- 一种半导体激光器,其特征在于,包括:衬底和层本体,所述层本体包括:在所述衬底上沿着预设方向依次形成的下波导层、下限制层、中心层、上限制层、光栅层、上波导层,和第一电极层;所述预设方向为从靠近所述衬底的一端至远离所述衬底的一端的方向;所述层本体沿着腔长方向划分为:激光区、第一隔离区,和滤波区;所述第一隔离区位于所述激光区和所述滤波区之间,所述第一隔离区包括对所述第一电极层刻蚀所形成的凹槽;其中,所述激光区内的所述第一电极层,用以接收第一激励电信号;所述激光区内所述上限制层、所述中心层和所述下限制层构成所述激光区的有源层,用以在所述第一激励电信号的作用下产生并传输光信号;所述滤波区内所述上限制层、所述中心层和所述下限制层构成所述滤波区的芯层,用以传输滤波后的光信号;所述激光区内的所述光栅层包括布拉格光栅,所述布拉格光栅用以选出单纵模;所述滤波区内的所述光栅层包括倾斜光栅,所述倾斜光栅用以进行光滤波。
- 根据权利要求1所述的半导体激光器,其特征在于,所述激光区的各叠层的材料结构,与所述滤波区的对应叠层的材料结构相同。
- 根据权利要求1所述的半导体激光器,其特征在于,所述布拉格光栅为λ/4波长的相移光栅,λ为所述激光区的激射波长。
- 根据权利要求2所述的半导体激光器,其特征在于,所述布拉格光栅在腔长方向上的长度为100微米-400微米中任一长度。
- 根据权利要求1所述的半导体激光器,其特征在于,所述布拉格光栅为如下任一:均匀折射率耦合光栅、增益耦合光栅、复耦合光栅;其中,所述增益耦合光栅为由周期变化的增益或损耗介质组成的光栅;所述复耦合光栅为包括所述折射率耦合光栅和所述增益耦合光栅的光栅。
- 根据权利要求1所述的半导体激光器,其特征在于,所述倾斜光栅为:预设倾斜角的均匀光栅,所述倾斜光栅的倾斜方向为垂直波导方向倾斜或相对波导方向倾斜。
- 根据权利要求6所述的半导体激光器,其特征在于,所述预设倾斜角为:2°-10°中任一角度。
- 根据权利要求1-7中任一项所述的半导体激光器,其特征在于,所述布拉格光栅满足下述公式(1):2 eff1Λ 1=λ 1 公式(1);其中,N eff1为所述激光区的有效波导折射率;Λ 1为所述布拉格光栅中单个周期的光栅长度;λ 1为所述布拉格光栅的布拉格波长。
- 根据权利要求8所述的半导体激光器,其特征在于,所述倾斜光栅满足下述公式(2):2 eff2Λ 2=λ 2 公式(2);N eff2为所述滤波区的有效波导折射率;Λ 2为所述倾斜光栅中单个周期的光栅长度; 2为所述倾斜光栅的滤波波长。
- 根据权利要求9所述的半导体激光器,其特征在于,若所述布拉格光栅为λ/4波长的相移光栅,λ为所述激光区的激射波长,则λ 2等于λ 1。
- 根据权利要求1-10中任一项所述的半导体激光器,其特征在于,所述倾斜光栅在腔长方向上的长度为150纳米。
- 根据权利要求1-11中任一项所述的半导体激光器,其特征在于,所述半导体激光器中,所述激光区侧的端面镀有高反射HR膜;所述半导体激光器中,所述滤波区侧的端面镀有增透AR膜。
- 根据权利要求1-12中任一项要求所述半导体激光器,其特征在于,所述激光区的激射波长中心值位于所述滤波区的过滤波长中心值对应频率的±50GHz范围内。
- 根据权利要求1-13中任一项所述的半导体激光器,其特征在于,所述第一电极层和所述上波导层之间还形成有接触层;所述凹槽为全部刻蚀所述第一电极层和所述接触层,并部分或全部刻蚀所述上波导层所形成的,所述激光区和所述滤波区的隔离电阻大于1千欧姆。
- 根据权利要求1-14中任一项所述的半导体激光器,其特征在于,所述激光区的有源层和所述滤波区的芯层不同,所述滤波区的芯层光荧光波长比所述激光区的有源层光荧光波长至少短100纳米。
- 根据权利要求1-15中任一项所述的半导体激光器,其特征在于,所述层本体中,所述滤波区对应的部分还包括在所述上波导层上沿着所述预设方向依次形成的接触层和第二电极层,用以根据接收第二激励电信号时,进行光信号的放大和滤波;或者,所述层本体中,所述滤波区对应的部分还包括在所述上波导层上沿着所述预设方向形成的所述接触层,但不包括所述第二电极层,用以进行光信号的滤波。
- 根据权利要求1-16中任一项所述的半导体激光器,其特征在于,所述中心层为半导体体材料构成的芯层、多量子阱层、量子线层或量子点层。
- 根据权利要求1-17中任一项中所述的半导体激光器,其特征在于,所述激光区在腔长方向上依次划分为:后反射区、增益区、相位区和前反射区;其中,相邻两个区之间存在第二隔离区,所述第二隔离区为全部刻蚀所述第一电极层,并部分或全部刻蚀所述上波导层所形成,相邻区的隔离电阻大于1千欧姆;所述激光区内,所述后反射区和所述前反射区的所述光栅层具有布拉格光栅;所述激光区至少包含所述后反射区和所述前反射区中的一个。
- 根据权利要求18所述的半导体激光器,其特征在于,所述相位区和所述反射区的有源层光荧光波长,比,所述增益区的有源层光荧光波长至少短100纳米;所述反射区为所述前反射区或所述后反射区。
- 一种光发射组件,其特征在于,包括:上述权利要求1-19中任一所述的半导体激光器。
- 一种光线路终端OLT,其特征在于,包括:光发射组件,所述光发射组件包括:上述权利要求1-19中任一所述的半导体激光器。
- 一种光网络单元ONU,其特征在于,包括:光发射组件,所述光发射组件包括:上述权利要求1-19中任一所述的半导体激光器。
