본 발명은 쌍극자층을 포함하는 산화물 반도체 박막 트랜지스터에 관한 것으로서, 산화물 반도체 박막 트랜지스터는 게이트 전극, 게이트 절연층, 산화물 채널층, 쌍극자(Dipole) 층, 소스 전극 및 드레인 전극을 포함하고, 상기 쌍극자(Dipole) 층은 폴리에틸렌이민(polyethyleneimine, PEI) 용액이 상기 산화물 채널층과 상기 소스 전극 또는 상기 드레인 전극 중 적어도 하나의 사이에 증착되어 형성되고, 상기 사이에서 전기쌍극자를 형성하는 기술에 관한 것이다.
Description
본 발명은 전기쌍극자를 형성하는 층을 포함하는 산화물 반도체 박막 트랜지스터에 관한 것으로서, 보다 상세하게는 전기쌍극자를 형성하는 층을 통하여 산화물 반도체 박막 트랜지스터를 형성하는 채널층과 전극 사이에서 전극 접촉 저항을 제어하는 기술에 관한 것이다.
산화물을 이용한 산화물 반도체 박막 트랜지스터는 반도체 분야, 정보통신 분야 및 에너지 분야의 우수한 기반 소재로서 반도체 소자, 발광 다이오드, 태양전지, 환경정화용 소자, 및 디스플레이와 같은 다양한 분야들에서 많은 주목을 받고 있다.
일반적으로, P형 산화물 반도체 박막 트랜지스터는 그 제작에 있어서 상대적으로 큰 일함수(work function)로 인하여 오믹 컨택(Ohmic contact)을 형성하기 위해서는 일함수(work function)가 큰 금속 물질이 요구된다.
일함수가 높은 금속의 대표로 금(Au), 니켈(Ni), 백금(Pt) 등이 있으며, 일반적으로 일함수 때문에 금(Au), 니켈(Ni), 백금(Pt) 등 같이 특정 금속 물질로 전극이 제한되고, 일함수가 높은 금속은 주로 귀금속계로 이들의 가격이 높다는 단점이 존재한다.
따라서, 일함수가 상대적으로 낮은 금속을 전극으로 이용하여, 유사 또는 동일한 전달 특성을 나타낸다면, 산화물 반도체 박막 트랜지스터의 제작 비용 절감하는 효과를 제공할 것으로 기대된다.
본 발명은 전기쌍극자 형성층을 통하여 산화물 채널층과 전극 사이에서 전기쌍극자를 형성하는 것을 목적으로 할 수 있다.
본 발명은 산화물 채널층과 전극 사이에 쌍극자층을 증착 형성하여 쌍극자층의 비공유전자쌍이 산화물 채널층의 금속 양이온과 결합하여 표면에 전기쌍극자를 형성함으로써 쇼트키 컨택(Schottky Contact)에서 장벽(barrier)낮추는 것을 목적으로 할 수 있다.
본 발명은 P형 산화물 채널층과 전극 사이에서 전기쌍극자를 형성하는 층에 기반하여 전극을 알루미늄(Al)과 같은 일함수가 낮은 금속 물질을 전극으로 사용하더라도 TFT(thin film transistor)로 동작하는 산화물 반도체 박막 트랜지스터를 제공하는 것을 목적으로 할 수 있다.
본 발명은 산화물 채널층과 전극 사이에서 전기쌍극자를 형성하는 층에 기반하여 전극을 일함수가 낮은 금속 물질을 전극으로 사용하더라도 낮은 접촉 저항을 나타내는 산화물 반도체 박막 트랜지스터를 제공하는 것을 목적으로 할 수 있다.
본 발명은 금(Au), 백금(Pt)과 같은 값비싼 귀금속 물질을 사용하지 않으며 전극 물질 선택의 폭을 넓힘으로써 산화물 반도체 박막 트랜지스터의 제조 비용을 절감하는 것을 목적으로 할 수 있다.
본 발명의 일실시예에 따르면 산화물 반도체 박막 트랜지스터는 게이트 전극, 게이트 절연층, 산화물 채널층, 쌍극자(Dipole) 층, 소스 전극 및 드레인 전극을 포함하고, 상기 쌍극자(Dipole) 층은 폴리에틸렌이민(polyethyleneimine, PEI) 용액이 상기 산화물 채널층과 상기 소스 전극 또는 상기 드레인 전극 중 적어도 하나의 사이에 증착되어 형성되고, 상기 사이에서 전기쌍극자를 형성할 수 있다.
상기 쌍극자(Dipole) 층은 스핀 코팅(spin coating), 잉크 젯(ink jet) 또는 슬롯 다이(slot die) 중 어느 하나를 통해 상기 산화물 채널층 상에서 상기 폴리에틸렌이민(polyethyleneimine, PEI) 용액이 증착되어 형성될 수 있다.
상기 쌍극자(Dipole) 층은 상기 폴리에틸렌이민(polyethyleneimine, PEI) 용액에 기반하여 질소(nitrogen)의 비공유전자쌍이 상기 산화물 채널층의 금속 양이온과 결합하여 상기 산화물 채널층과 형성하는 표면 상에 전기쌍극자를 형성할 수 있다.
상기 쌍극자(Dipole) 층의 제1측은 상기 비공유전자쌍에 기반하여 음의 전하를 나타내고, 상기 쌍극자(Dipole) 층의 제2측은 상대적으로 양의 전하를 나타낼 수 있다.
상기 전기쌍극자는 상기 소스 전극 또는 상기 드레인 전극 중 어느 하나와 상기 산화물 채널층 사이의 쇼트키 장벽(Schottky barrier)을 감소시킴으로써, 상기 소스 전극 또는 상기 드레인 전극 중 어느 하나와 상기 산화물 채널층 사이의 접촉 저항을 감소시킬 수 있다.
상기 쌍극자(Dipole) 층은 상기 소스 전극 또는 상기 드레인 전극 중 어느 하나와 상기 산화물 채널층 사이의 접합 계면에서의 정공의 이동을 지원할 수 있다.
상기 소스 전극 또는 상기 드레인 전극 중 어느 하나는 오믹 컨택(Ohmic Contact)을 형성하기 위한 일함수의 기준값보다 낮은 일함수를 갖는 금속물질을 이용하여 형성될 수 있다.
상기 산화물 채널층은 구리 산화물 또는 주석 산화물 중 어느 하나를 이용하여 형성될 수 있다.
본 발명은 전기쌍극자 형성층을 통하여 산화물 채널층과 전극 사이에서 전기쌍극자를 형성할 수 있다.
본 발명은 산화물 채널층과 전극 사이에 쌍극자층을 증착 형성하여 쌍극자층의 비공유전자쌍이 산화물 채널층의 금속 양이온과 결합하여 표면에 전기쌍극자를 형성함으로써 쇼트키 컨택(Schottky Contact)에서 장벽(barrier)낮출 수 있다.

게이트 절연층(120)은 게이트 전극(110) 상에 열산화(thermal oxidation) 기법으로 이산화규소(SiO2)를 약 120nm 두께로 성장시켜 형성될 수 있다.
산화물 채널층(130)은 반도체 형성 장비인 RF 스퍼터(sputter)를 사용하여 산화구리(Cu2O) 등의 산화물을 0.7 mTorr의 아르곤(Ar) 분위기에서 100와트(W)의 파워(power)로 5분간 증착하고, 이 후 용광로(Furnace)를 사용하여 진공 분위기에서 800C°로 1분간 열처리 공정을 추가 진행하여 형성될 수 있다.
예를 들어, 산화물 채널층(130)은 구리 산화물 또는 주석 산화물 중 어느 하나를 이용하여 형성될 수 있으며, P형 접합을 형성하는 P형 산화물질 중 어느 하나를 이용하여 P형 산화물 채널층으로 형성될 수 있다.
또한, P형 산화물질 중 어느 하나는 높은 일함수의 전극을 요구하는 물질일 수 있다.

본 발명의 일실시예에 따르면 쌍극자층(140)은 폴리에틸렌이민(polyethyleneimine, PEI) 용액이 산화물 채널층(130) 상에 증착되어 형성될 수 있다.

본 발명의 일실시예에 따르면 쌍극자층(140)은 폴리에틸렌이민(polyethyleneimine, PEI) 용액이 산화물 채널층(130)과 소스 전극(150) 또는 드레인 전극(160) 중 적어도 하나의 사이에 증착되어 형성되고, 산화물 채널층(130)과 전극 사이에서 전기쌍극자를 형성할 수 있다.
즉, 본 발명은 전기쌍극자 형성층을 통하여 산화물 채널층과 전극 사이에서 전기쌍극자를 형성할 수 있다. 여기서, 전기쌍극자 형성층은 쌍극자층(140)을 지칭할 수 있다.

다음으로, 쉐도우 마스크(Shadow mask)를 통하여 패터닝(pattern)을 진행하여 산화물 반도체 박막 트랜지터(100)가 제작될 수 있으며, 산화물 반도체 박막 트랜지스터(100)는 1000 um의 너비(width)와 150 um의 길이(length)를 가질 수 있다.
본 발명은 산화물 채널층과 전극 사이에서 전기쌍극자를 형성하는 층에 기반하여 전극을 알루미늄(Al)과 같은 일함수가 낮은 금속 물질을 전극으로 사용하더라도 TFT(thin film transistor)로 동작하는 산화물 반도체 박막 트랜지스터를 제공할 수 있다.
도 2는 본 발명의 일실시예에 따른 산화물 반도체 박막 트랜지스터의 전달 특성을 설명하는 도면이다.
보다 구체적으로, 도 2는 산화물 반도체 박막 트랜지스터를 구성하는 전극의 종류에 따른 전달 특성을 예시한다.
도 2를 참고하면, 그래프는 게이트 전압 대 드레인 전류를 나타내고, 백금 전극(200), 쌍자극층 기반 알루미늄 전극(210), 알루미늄 전극(220)을 나타낸다.
백금 전극(200)은 상대적으로 높은 일함수에 기반하여 쌍자극층 기반 알루미늄 전극(210)과 알루미늄 전극(220)에 대비하여 높은 전달 특성을 나타낸다.
쌍자극층 기반 알루미늄 전극(210)은 일함수가 낮은 금속물질인 알루미늄을 이용하는 것으로 백금 전극(200)에 대비하여 낮은 전달 특성을 나타내나, 동일한 금속물질을 이용한 알루미늄 전극(220)에 대비하여 높은 전달 특성을 나타낸다.
따라서, 본 발명은 산화물 채널층과 전극 사이에서 전기쌍극자를 형성하는 층에 기반하여 전극을 일함수가 낮은 금속 물질을 전극으로 사용하더라도 낮은 접촉 저항을 나타내는 산화물 반도체 박막 트랜지스터를 제공할 수 있다.
또한, 본 발명은 금(Au), 백금(Pt)과 같은 값비싼 귀금속 물질을 사용하지 않으며 전극 물질 선택의 폭을 넓힘으로써 산화물 반도체 박막 트랜지스터의 제조 비용을 절감할 수 있다.
도 3a는 종래 기술에 따른 산화물 반도체 박막 트랜지스터의 출력 특성을 설명하는 도면이다.
구체적으로, 도 3a는 알루미늄 전극을 이용하는 산화물 반도체 박막 트랜지스터의 출력 특성을 예시한다.
도 3a를 참고하면, 알루미늄 전극은 게이트 전압의 변화(0V 내지 -40V)에 따라 드레인 전압과 드레인 전류의 비율이 낮게 변화된다.
도 3b는 본 발명의 일실시예에 따른 산화물 반도체 박막 트랜지스터의 출력 특성을 설명하는 도면이다.
구체적으로, 도 3b는 쌍자극층 기반 알루미늄 전극을 이용하는 산화물 반도체 박막 트랜지스터의 출력 특성을 예시한다.
도 3b를 참고하면, 쌍자극층 기반 알루미늄 전극은 게이트 전압의 변화(0V 내지 -40V)에 따라 드레인 전압과 드레인 전류의 비율이 알루미늄 전극에 대비하여 높게 변화된다.
도 3a에 도 3b를 대비하면, 산화물 채널층과 전극 사이에 쌍자극층을 도입한 산화물 반도체 박막 트랜지스터에 대비하여 알루미늄 전극만 이용하는 산화물 반도체 박막 트랜지스터의 출력 특성에서 드레인 전압이 높더라도 포화상태(saturation)가 제대로 일어나지 않는 것을 확인할 수 있다.
또한, 드레인 전류도 쌍자극층 기반 알루미늄 전극을 이용한 경우에 대비하여 매우 낮을 수 있다.
도 4a 및 도 4b는 종래 기술에 따른 산화물 반도체 박막 트랜지스터의 계면 접촉 저항을 설명하는 도면이고, 도 4c는 본 발명의 일실시예에 따른 산화물 반도체 박막 트랜지스터의 계면 접촉 저항을 설명하는 도면이다.
도 4a 내지 도 4c는 전극 구조에 따른 TLM (transfer length method) 피팅 곡선(fitting curve)을 나타낸다.
도 4a는 산화물 반도체 박막 트랜지스터에서 백금(Pt) 전극을 이용하는 경우로서, 접촉 저항 값이 5.35 kΩ·cm로 낮은 수치를 나타내었다.
도 4b는 산화물 반도체 박막 트랜지스터에서 알루미늄(Al) 전극을 이용하는 경우로서, 도 4a의 경우에 대비하여 13.87 kΩ·cm로 2배 이상 증가될 수 있다. 즉, 알루미늄 전극을 사용할 시, 쇼트키 컨택(Schottky contact)을 형성하기 때문에 접촉 저항이 대폭 상승할 수 있다.
도 4c는 산화물 반도체 박막 트랜지스터에서 알루미늄 전극과 산화물 채널층 사이에 쌍극자층을 삽입한 경우로서, 접촉 저항 값이 8.86 kΩ·cm로 도 4b에 대비하여 상대적으로 낮은 접촉 저항 값을 나타낸다.
즉, 산화물 반도체 박막 트랜지스터에서 알루미늄 전극과 산화물 채널층 사이에 쌍극자층을 삽입할 경우, 오믹과 같은 컨택(Ohmic-like contact)을 형성하기 때문에 Al 전극 대비 접촉 저항이 감소할 수 있다.
도 5a는 종래 기술에 따른 산화물 반도체 박막 트랜지스터의 에너지 밴다이어그램을 설명하고, 도 5b는 본 발명의 일실시예에 따른 산화물 반도체 박막 트랜지스터의 에너지 밴다이어그램을 설명하는 도면이다.
보다 구체적으로, 도 5a 및 도 5b는 알루미늄 전극을 이용한 산화물 반도체 박막 트랜지스터에서 산화물 채널층과 전극 사이에 쌍극자층을 삽입한 경우와 반대의 경우를 에너지 밴다이어그램을 이용하여 대비한다.
도 5a를 참고하면, 전극(500)과 산화물 채널층(510) 사이에 쇼트키 장벽(Schottky barrier)이 형성되고, 정공(h)은 전극(500)에서 산화물 채널층으로 이동하지 못한다.
한편, 도 5b를 참고하면, 전극(520)과 산화물 채널층(540) 사이에 쌍극자층(530)이 형성되고, 형성된 쌍극자층의 질소(nitrogen)의 비공유전자쌍이 산화물 채널층(540)의 금속 양이온과 결합하여 전기쌍극자를 형성할 수 있다.
따라서, 형성된 쌍극자층은 산화물 채널층 사이의 접합 계면에서의 에너지 밴드를 축소하는 밴드 벤딩(band bending)과 쇼트키 장벽(Schottky barrier)을 감소시켜 정공(h)의 이동을 지원한다.
또한, 쌍극자층은 유기물질로 형성되어 두께가 얇아 정공(h)이 터널링(tunneling)을 통하여 이동할 수 있도록 지원한다.
도 6은 본 발명의 일실시예에 따른 산화물 반도체 박막 트랜지스터의 삼차원 구조를 설명하는 도면이다.
도 6을 참고하면, 산화물 반도체 박막 트랜지스터(600)는 게이트 전극(610)이 형성되고, 게이트 전극(610) 상에 게이트 절연층(620)이 형성되며, 게이트 절연층(620) 상에 산화물 채널층(630)이 형성되고, 산화물 채널층(630) 상에 쌍극자층(640)이 형성되며, 쌍극자층(640) 상에 전극(650)이 형성될 수 있다.
예를 들어, 전극(650)은 소스 전극 및 드레인 전극을 포함할 수 있다.
일례로, 게이트 전극(610), 게이트 절연층(620), 게이트 절연층(620), 산화물 채널층(630), 쌍극자층(640) 및 전극(650)의 형성물질은 도 1에 대한 설명과 동일하다.
도 7은 본 발명의 일실시예에 따른 산화물 반도체 박막 트랜지스터의 전기적 특성을 종래 기술과 대비하여 설명하는 도면이다.
도 7을 참고하면, 그래프의 가로축은 게이트 전압의 변화를 나타내고, 세로축은 커패시턴스(capacitance)의 변화를 나타낸다.
산화물 반도체 박막 트랜지스터에서 쌍극자층을 포함하지 않는 경우에 해당하는 커패시턴스-전압 변화(710)와 산화물 반도체 박막 트랜지스터에서 쌍극자층을 포함하는 경우에 해당하는 커패시턴스-전압 변화(710)를 비교하면, 게이트 전압 변화에 따라 커패시턴스 수치가 상대적으로 감소한다.
도 8a는 종래 기술에 따른 산화물 반도체 박막 트랜지스터의 정공 집적(hole accumulation)을 설명하고, 도 8b는 본 발명의 일실시예에 따른 산화물 반도체 박막 트랜지스터의 정공 집적(hole accumulation)을 설명하는 도면이다.
도 8a를 참고하면, 종래 기술에 따른 산화물 반도체 박막 트랜지스터(800)는 게이트 전극(801), 게이트 절연층(802), 산화물 채널층(803), 전극(804)을 포함하고, 집적 정공(805)에 해당하는 정공 운반체는 산화물 채널층(803)에서 게이트 절연층(802)에 전극(804)으로 이동하지 않는다.
도 8b를 참고하면, 본 발명의 일실시예에 따른 산화물 반도체 박막 트랜지스터(810)는 게이트 전극(811), 게이트 절연층(812), 산화물 채널층(813), 쌍극자층(814) 및 전극(815)을 포함하고, 포획 정공(816)에 해당하는 정공 운반체는 쌍극자층(814)으로 이동한다.
즉, 쌍극자층(814)과 산화물 채널층(813)의 계면에 형성되는 네거티브 전하(negative charge)에 의해, 일부 정공 운반체가 쌍극자층(814)과 산화물 채널층(813)의 계면에서의 네거티브 전하에 포획(trapped)되며 집적(accumulation) 되는 정공은 감소될 수 있다.
이를 통해 산화물 채널층(813)과 쌍극자층(814) 사이의 계면에 음의 전하를 띄고 있는 것이 확인될 수 있다.
도 9는 본 발명의 일실시예에 따른 산화물 반도체 박막 트랜지스터의 제조 방법과 관련된 흐름도를 설명하는 도면이다.
구체적으로, 도 9는 본 발명의 일실시예에 따른 산화물 반도체 박막 트랜지스터의 제조 방법을 예시한다.
도 9를 참고하면, 단계(901)에서 산화물 반도체 박막 트랜지스터의 제조 방법은 기판 상에 게이트 전극을 형성한다.
즉, 산화물 반도체 박막 트랜지스터의 제조 방법은 붕소가 고농도로 도핑된 Si 웨이퍼(wafer)를 이용하여 게이트 전극을 형성할 수 있다.
예를 들어, 게이트 전극은 기판으로서 P-타입(type)으로 붕소가 고농도로 도핑된 Si 웨이퍼(wafer)가 이용될 수 있다.
단계(902)에서 산화물 반도체 박막 트랜지스터의 제조 방법은 게이트 전극 상에 게이트 절연층을 형성한다.
즉, 산화물 반도체 박막 트랜지스터의 제조 방법은 게이트 전극 상에 열산화(thermal oxidation) 기법으로 이산화규소(SiO2)를 약 120nm 두께로 성장시켜 게이트 절연층을 형성할 수 있다.
예를 들어, 산화물 반도체 박막 트랜지스터의 제조 방법은 이산화규소를 증착하고, 핫플레이트에서 열처리를 통하여 게이트 절연층을 형성할 수 있다.
단계(903)에서 산화물 반도체 박막 트랜지스터의 제조 방법은 게이트 절연층 상에 산화물 채널층을 형성한다.
즉, 산화물 반도체 박막 트랜지스터의 제조 방법은 반도체 형성 장비인 RF 스퍼터(sputter)를 사용하여 산화구리(Cu2O) 등의 산화물을 0.7 mTorr의 Ar 분위기에서 100와트(W)의 파워(power)로 5분간 증착하고, 이 후, 용광로(Furnace)를 사용하여 진공 분위기에서 800C°로 1분간 열처리 공정을 추가 진행하여 산화물 채널층을 형성할 수 있다.
단계(904)에서 산화물 반도체 박막 트랜지스터의 제조 방법은 산화물 채널층 상에 쌍극자층을 형성한다.
즉, 산화물 반도체 박막 트랜지스터의 제조 방법은 폴리에틸렌이민(polyethyleneimine, PEI) 용액이 산화물 채널층 상에 증착할 수 있다.
예를 들어, 폴리에틸렌이민 용액의 경우 2-메톡시에탄올(2-methoxyethanol, 2ME)이 용매로서 이용될 수 있다.
또한, 산화물 반도체 박막 트랜지스터의 제조 방법은 스핀 코팅 장비(Spin-coater)로 폴리에틸렌이민 용액이 증착한 후, 약 110C°로 핫플레이트(Hot plate)에서 10분간 가열하여 용매를 증발시켜 쌍극자층을 형성할 수 있다.
또한, 산화물 반도체 박막 트랜지스터의 제조 방법은 스핀 코팅(spin coating), 잉크 젯(ink jet) 또는 슬롯 다이(slot die) 중 어느 하나를 통해 산화물 채널층 상에서 폴리에틸렌이민(polyethyleneimine, PEI) 용액을 증착한 후, 열처리를 통하여 쌍극자층을 형성할 수 있다.
단계(905)에서 산화물 반도체 박막 트랜지스터의 제조 방법은 쌍극자층 상에 소스 및 드레인 전극을 형성한다.
즉, 산화물 반도체 박막 트랜지스터의 제조 방법은 금속물질을 스퍼터링(sputtering)을 통해 증착하여 쌍극자층 상에 소스 및 드레인 전극을 형성할 수 있다.
따라서, 본 발명은 산화물 채널층과 전극 사이에서 전기쌍극자를 형성하는 층에 기반하여 전극을 알루미늄(Al)과 같은 일함수가 낮은 금속 물질을 전극으로 사용하더라도 TFT(thin film transistor)로 동작하는 산화물 반도체 박막 트랜지스터를 제공할 수 있다.

Claims (8)
- 게이트 전극; 게이트 절연층; 산화물 채널층; 쌍극자(Dipole) 층; 소스 전극; 및 드레인 전극을 포함하고,상기 쌍극자(Dipole) 층은 폴리에틸렌이민(polyethyleneimine, PEI) 용액이 상기 산화물 채널층과 상기 소스 전극 또는 상기 드레인 전극 중 적어도 하나의 사이에 증착되어 형성되고, 상기 사이에서 전기쌍극자를 형성하는산화물 반도체 박막 트랜지스터.
- 제1항에 있어서,상기 쌍극자(Dipole) 층은 스핀 코팅(spin coating), 잉크 젯(ink jet) 또는 슬롯 다이(slot die) 중 어느 하나를 통해 상기 산화물 채널층 상에서 상기 폴리에틸렌이민(polyethyleneimine, PEI) 용액이 증착되어 형성되는산화물 반도체 박막 트랜지스터.
- 제1항에 있어서,상기 쌍극자(Dipole) 층은 상기 폴리에틸렌이민(polyethyleneimine, PEI) 용액에 기반하여 질소(nitrogen)의 비공유전자쌍이 상기 산화물 채널층의 금속 양이온과 결합하여 상기 산화물 채널층과 형성하는 표면 상에 전기쌍극자를 형성하는산화물 반도체 박막 트랜지스터.
- 제3항에 있어서,상기 쌍극자(Dipole) 층의 제1측은 상기 비공유전자쌍에 기반하여 음의 전하를 나타내고,상기 쌍극자(Dipole) 층의 제2측은 상대적으로 양의 전하를 나타내는산화물 반도체 박막 트랜지스터.
- 제3항에 있어서,상기 전기쌍극자는 상기 소스 전극 또는 상기 드레인 전극 중 어느 하나와 상기 산화물 채널층 사이의 쇼트키 장벽(Schottky barrier)을 감소시킴으로써, 상기 소스 전극 또는 상기 드레인 전극 중 어느 하나와 상기 산화물 채널층 사이의 접촉 저항을 감소시키는산화물 반도체 박막 트랜지스터.
- 제1항에 있어서,상기 쌍극자(Dipole) 층은 상기 소스 전극 또는 상기 드레인 전극 중 어느 하나와 상기 산화물 채널층 사이의 접합 계면에서의 정공의 이동을 지원하는산화물 반도체 박막 트랜지스터.
- 제1항에 있어서,상기 소스 전극 또는 상기 드레인 전극 중 어느 하나는 오믹 컨택(Ohmic Contact)을 형성하기 위한 일함수의 기준값보다 낮은 일함수를 갖는 금속물질을 이용하여 형성되는산화물 반도체 박막 트랜지스터.
- 제1항에 있어서,상기 산화물 채널층은 구리 산화물 또는 주석 산화물 중 어느 하나를 이용하여 형성되는산화물 반도체 박막 트랜지스터.
