Abstract

ガスの急激な体積増加を抑え、基板を安定して支持する静電チャック、真空処理装置及び基板処理方法を提供する。静電チャックは、基板を支持する第1面と、第1面とは反対側の第2面とを有するチャックプレートを具備する。チャックプレートには、基板を第1面で支持した際に基板と第1面との間において基板から放出されるガスを基板と第1面との間から排気する排気路が設けられている。

Description

静電チャック、真空処理装置及び基板処理方法
 本発明は、静電チャック、真空処理装置及び基板処理方法に関する。
 電子部品の製造工程では、電子部品の基材となる基板が減圧雰囲気でステージに支持され、成膜、エッチング、イオン注入等のプロセス加工が施される。プロセス加工は、例えば、基板が静電チャックに吸着された状態で行われる(例えば、特許文献1参照)。

 しかしながら、静電チャックに吸着された状態で基板にイオン注入等のプロセス加工を施すと、該加工によって基板が暖められ、静電チャックと基板との間にガスが溜る場合がある。このような状態のまま、静電吸着を解除すると、残留ガスの急激な体積増加によって、基板が静電チャックから飛び上がる現象が起き得る。
 このような現象が起きると、プロセス加工が無事に終了しても、その後に基板の搬送不良が生じたり、あるいは基板に傷が付いたりする可能性がある。
 以上のような事情に鑑み、本発明の目的は、上記ガスの急激な体積増加を抑え、基板を安定して支持する静電チャック、真空処理装置及び基板処理方法を提供することにある。
 上記目的を達成するため、本発明の一形態に係る静電チャックは、基板を支持する第1面と、上記第1面とは反対側の第2面とを有するチャックプレートを具備する。チャックプレートには、上記基板を上記第1面で支持した際に上記基板と上記第1面との間において上記基板から放出されるガスを上記基板と上記第1面との間から排気する排気路が設けられている。
 このような静電チャックによれば、基板を第1面で支持した際に基板と第1面との間において基板から放出されるガスを基板と第1面との間から排気する排気路が設けられているので、静電吸着が解除されても急激なガスの体積膨脹が抑えられ、基板のチャックプレートからの飛び上がりが防止できる。
 静電チャックにおいては、上記排気路は、上記第1面に設けられた溝と、上記溝に連通し、上記第1面から上記第2面にまで貫通する第1貫通孔とを有してもよい。
 このような静電チャックによれば、排気路が第1面に設けられた溝と、溝に連通し、第1面から第2面にまで貫通する第1貫通孔を有しているため、基板から放出されるガスが排気路を通じて第2面側に効率よく排気される。
 静電チャックにおいては、上記溝は、上記チャックプレートの中心から上記チャックプレートの外に向かう方向に延在する複数の第1溝部と、上記複数の第1溝部に交差し、上記チャックプレートの上記中心を中心として環状に形成された複数の第2溝部とを有してもよい。
 このような静電チャックによれば、溝がチャックプレートの中心からチャックプレートの外に向かって延在する複数の第1溝部と、環状に形成された複数の第2溝部とを有しているため、基板から放出されるガスが溝を通じて第2面側に効率よく排気される。
 静電チャックにおいては、上記排気路は、上記第1面に設けられた線状の堤部と、上記第1面から上記第2面にまで貫通する第1貫通孔とを有してもよい。
 このような静電チャックによれば、排気路が第1面に設けられた堤部と、第1面から第2面にまで貫通する第1貫通孔を有しているため、基板から放出されるガスが排気路を通じて第2面側に効率よく排気される。
 静電チャックにおいては、上記第1面に、複数の凸部と、上記複数の凸部を囲む環状の凸部とが設けられ、上記複数の凸部の上記第1面からの高さが上記環状の凸部の高さ以下に構成されてもよい。
 このような静電チャックによれば、第1面に、凸状のエンボス加工が施されているので、基板から放出されるガスが第1面を経由し排気路を通じて第2面側に効率よく排気される。また、環状の凸部によりガスが基板とチャックプレートとの間から漏れにくくなる。
 静電チャックにおいては、上記チャックプレートの上記第2面に対向する第3面と、上記第3面と反対側の第4面とを有するチャック基体をさらに具備してもよい。上記チャック基体には、上記第3面から上記第4面にまで貫通する第2貫通孔が設けられ、上記第2貫通孔が上記第1貫通孔に連通可能に構成されてもよい。
 このような静電チャックによれば、チャックプレートの第2面に対向する第3面と、第3面と反対側の第4面とを有するチャック基体に、第3面から第4面にまで貫通する第2貫通孔が設けられているので、基板から放出されるガスが排気路を通じて第4面側に効率よく排気される。
 上記目的を達成するため、本発明の一形態に係る真空処理装置は、真空容器と、上記静電チャックと、支持台と、防着板とを具備する。上記支持台は、上記真空容器に収容され、上記静電チャックを支持する第5面と、上記第5面とは反対側の第6面とを有する。上記防着板は、上記支持台を囲み、上記静電チャックが配置される第1領域と、上記支持台が配置される第2領域とに上記真空容器の内部を区画する。上記支持台には、上記排気路を通じて導かれた上記ガスを上記第2領域にまで排気する別の排気路が設けられている。
 このような真空処理装置によれば、排気路から導かれたガスが第2領域に排気されるので、静電吸着が解除されても急激なガスの体積膨脹が抑えられ、基板のチャックプレートからの飛び上がりが防止できる。
 上記目的を達成するため、本発明の一形態に係る基板処理方法では、上記静電チャックが準備される。凸状のエンボス加工により複数の凸部が形成された上記第1面に上記基板が載置される。上記第1面に上記基板を静電吸着することにより、上記第1面に上記基板が載置されたとき、上記複数の凸部の上記第1面からの高さhが上記高さhよりも低い高さhに調整される。上記基板にプロセス加工が施される。上記静電吸着を緩和することにより、上記プロセス加工中に発した上記ガスが上記基板と上記第1面との間から排気される。
 このような基板処理方法によれば、基板を第1面で支持した際に基板と第1面との間において基板から放出されるガスを基板と第1面との間から排気する排気路が設けられているので、静電吸着が解除されても急激なガスの体積膨脹が抑えられ、基板のチャックプレートからの飛び上がりが防止できる。
 以上述べたように、本発明によれば、上記ガスの急激な体積増加を抑え、基板を安定して支持する静電チャック、真空処理装置及び基板処理方法が提供される。

 以下、図面を参照しながら、本発明の実施形態を説明する。各図面には、XYZ軸座標が導入される場合がある。例えば、X軸方向またはY軸方向は、チャックプレート10の面内方向であり、Z軸方向は、チャックプレート10の面内方向に対して直交する方向である。また、同一の部材または同一の機能を有する部材には同一の符号を付す場合があり、その部材を説明した後には適宜説明を省略する場合がある。

 図1(a)には、静電チャック1の平面を示すために基板90が示されていない。図1(b)~図2(b)には、静電チャック1に基板90が載置された状態が示されている。
 静電チャック1は、例えば、真空容器内で処理される基板90を吸着保持する静電チャックである。静電チャック1は、チャックプレート10と、チャック基体20とを具備する。基板90は、例えば、半導体ウェーハである。
 チャックプレート10は、基板90を支持する上面10u(第1面)と、上面10uとは反対側の下面10d(第2面)とを有する。チャックプレート10の平面形状は、特に限らないが、例えば、円形である。チャックプレート10は、弾性体であり、例えば、誘電体樹脂(例えば、シリコーン)で構成されている。
 チャックプレート10は、その上面10u及び内部に排気路100を有する。基板90が上面10uに支持された場合、基板90と上面10uとの間において基板90から放出されるガスは、排気路100によって基板90と上面10uとの間から排気される。
 排気路100は、チャックプレート10の上面10uに設けられた溝110と、溝110に連通する貫通孔120(第1貫通孔)とを有する。
 溝110は、複数の溝部111(第1溝部)と、複数の溝部111に交差する複数の溝部112a、112b、112c(第2溝部)とを有する。溝110の平面形状は、図示された例に限らない。
 複数の溝部111は、チャックプレート10の中心からチャックプレート10の外に向かって放射状に延在する。複数の溝部111は、チャックプレート10の中心を中心に、例えば、等間隔で並ぶ。複数の溝部111のそれぞれは、チャックプレート10の中心付近に配置された貫通孔120と、チャックプレート10の外周付近に配置された貫通孔120に連通している。さらに、複数の溝部111のそれぞれは、溝部112bを横切り、溝部112bに連通する。
 複数の溝部112a、112b、112cのそれぞれは、チャックプレート10の中心を中心として環状に形成されている。複数の溝部112a、112b、112cにおいて、溝部112aは、チャックプレート10の中心付近に配置され、溝部112cは、チャックプレート10の外周付近に配置されている。溝部112bは、溝部112aと溝部112cとの間に配置される。
 溝部112aは、チャックプレート10の中心付近に配置された複数の貫通孔120に連通している。溝部112cは、チャックプレート10の外周付近に配置された複数の貫通孔120に連通している。溝部112bは、複数の溝部111に連通している。
 チャックプレート10の上面10uの少なくとも一部、例えば、全域には、凸状のエンボス加工が施されている(図2(b))。図1(a)には、上面10uにエンボス加工が施された領域10Eが破線で示されている。このエンボス加工により上面10uには、複数の凸部113が形成されている。複数の凸部113のそれぞれにおける上面は、上に凸の曲面となっている。複数の凸部113の上面10uからの高さhは、溝部111の上面10uからの深さよりも低く構成されている。
 例えば、チャックプレート10に基板90が支持されていない場合、凸部113の高さhは、30μm以上150μm以下である。複数の凸部113のピッチは、100μm以上500μm以下である。この高さhは、チャックプレート10が弾性体であることから、チャックプレート10が基板90を吸引する吸引力によって変化する。例えば、吸引力が増加するにつれ、凸部113、113eが潰れて、高さhが小さくなっていく。
 また、基板90が上面10uに支持されているとき、チャックプレート10の平面内で隣接する凸部113の谷部114は、溝部111、112a、112b、112cのいずれかに連通している。
 また、チャックプレート10の外周には、基板90に接する凸部113eが形成されている。凸部113eの高さは、凸部113の高さと同じである。凸部113eをZ軸方向に上面視した場合、円環状になっている。すなわち、複数の凸部113は、凸部113eにより囲まれている。複数の凸部113の上面10uからの高さは、環状の凸部113eの上面10uからの高さ以下に構成されている。換言すれば、チャックプレート10に基板90が支持されているとき、凸部113と谷部114により構成される空間とは、基板90と凸部113eとによってシールドされる。
 貫通孔120は、上面10uから下面10dにまで貫通する。複数の貫通孔120は、チャックプレート10の中心からチャックプレート10の外に向かって列状に並ぶ。また、複数の貫通孔120は、チャックプレート10の中心を中心に、例えば、等間隔で並ぶ。例えば、複数の貫通孔120は、チャックプレート10の中心を中心に60°間隔で配置されている。
 チャック基体20は、チャックプレート10の下面10dに対向する上面20u(第3面)と、上面20uと反対側の下面20d(第4面)とを有する。この上面20uとチャックプレート10の下面10dとは、接着剤層80によって接合されている。チャック基体20の平面形状は、例えば、円形である。チャック基体20の外径は、チャックプレート10の外径と同じとしてもよく、チャックプレート10の外径よりも大きくてもよい。チャック基体20の上面20uは、例えば、平坦面である。
 チャック基体20は、上面20uから下面20dにまで貫通する貫通孔220(第2貫通孔)を有する。チャックプレート10がチャック基体20に固定されたとき、貫通孔220は、貫通孔120に連通している。貫通孔220は、ネジが配置されるネジ孔としても機能する。チャック基体20は、例えば、アルミニウム、ステンレス鋼等で構成されている。
 静電チャック1における排気路100は、チャックプレート10に設けられた溝110及び貫通孔120と、チャック基体20に設けられた貫通孔220とによって構成される。複数の貫通孔220のそれぞれがチャック基体20の上面20uから下面20dにまで貫通している必要はなく、例えば、複数の貫通孔220の少なくとも2つが合流し下面20dにまで抜ける通路がチャック基体20の内部に設けられてもよい。
 また、チャック基体20の上面20uには、上面20uの面内方向に並ぶ電極40、41が設けられている。電極40、41とチャック基体20との間には、絶縁層81が設けられ、電極40、41とチャック基体20とは絶縁が保たれている。電極40と電極41との間には、外部に設けられた電源42により、例えば、直流電圧が印加される。これにより、チャックプレート10の上面10uでは、基板90を吸引する静電力が生じて、上面10uに基板90が吸着保持される。また、チャック基体20には、基板90の温度を調節する温調機構が設けられてよい。
 図3は、本実施形態の真空処理装置の模式的断面図である。図3には、静電チャック1が真空容器内で支持台に取り付けられた様子が例示されている。
 真空処理装置5は、真空容器51と、静電チャック1と、支持台50と、防着板52、排気機構55と、搬送機構60を具備する。
 真空容器51は、減圧状態が維持可能な真空容器であり、静電チャック1、支持台50、及び防着板52を収容する。
 支持台50は、静電チャック1を支持する上面50u(第5面)と、上面50uとは反対側の下面50d(第6面)と、上面50uと下面50dとに連なる側面50wとを有する。支持台50には、基板90の温度を調節する温調機構が設けられてよい。
 静電チャック1は、チャック基体20の貫通孔220に配置されたネジ30により、支持台50に固定される。
 ネジ30は、所謂、気抜きネジである。例えば、ネジ30には、その中心線に沿ってネジ30を貫通する貫通孔320が設けられている。この貫通孔320も排気路100の一部として機能する。
 防着板52は、真空容器51内で、支持台50を囲む。防着板52の配置により、真空容器51の内部は、静電チャック1が配置される第1領域S1(上部空間)と、支持台50が配置される第2領域S2(下部空間)とに区画される。
 支持台50には、上面50uから下面50dにまで、または、上面50uから側面50wにまで貫通し、排気路100に連通する貫通孔520が設けられている。支持台50に、別の排気路としても貫通孔520が設けられたことから、静電チャック1の排気路100を通じて導かれた放出ガスは、第2領域S2にまで排気される。
 搬送機構60は、例えば、搬送アームであって、基板90の外周を係止し、基板90を静電チャック1から上昇させたり、静電チャック1に向けて下降させたりする。また、搬送機構60は、静電チャック1から上昇させた基板90を真空容器10から搬出したり、あるいは、基板90を真空容器10に搬入させたりすることができる。なお、基板90の昇降については、所謂、押上ピンを利用してもよい。
 また、真空処理装置5には、支持台50を回転させる回転機構、支持台50を上下に昇降させる昇降機構等が設けられてもよい。また、真空処理装置5には、排気機構55のほか、第1領域S1を排気する排気機構を設けてもよい。
 真空処理装置5は、例えば、スパッタリング、化学気相成長法、イオン注入等に適用される。本実施形態では、一例として、真空処理装置5がイオン注入装置のエンドステーションに適用される例を示す。
 図4は、イオン注入装置のブロック構成図である。
 イオン注入装置1000は、イオン源1001と、質量分離器1002と、質量分離スリット1003と、加速管1004と、四重極レンズ1005と、走査器1006と、平行化装置1007と、エンドステーションである真空処理装置5とを具備する。
 イオン源1001は、イオンを生成する。質量分離器1002は、イオン、電子等の荷電粒子が磁場又は電場中で偏向される性質を利用して、磁場あるいは電場、又はその双方を発生して、基板90中に注入したいイオン種を特定する。 加速管1004は、質量分離スリット1003を通過した所望のイオン種を加速または減速する。加速管1004は、複数の電極対に高電圧を印加して、静電界の作用により、イオンを所望の注入エネルギーに加速または減速する。四重極レンズ1005は、加速管1004を通過したイオンのビーム形状を調整する。
 走査器1006は、四重極レンズ1005を通過したビーム状のイオンCの進行方向と直交する方向に一様な外部電界を発生し、この電界の極性や強度を変化させることによりイオンの偏向角度を制御する。走査器1006は、平行化装置1007の入力段に向けて所定方向にイオンビームを走査する。平行化装置1007は、イオンビームの広がりを抑え、一軸方向に走査された、基板90の表面に入射するイオンビームを形成する。平行化装置1007は、イオンビームを1つの軸方向に走査するビーム走査部として機能する。真空処理装置5に収容された基板90には、イオンビームが照射される。
 本実施形態に係る静電チャック1の作用について説明する。
 図5(a)、(b)は、静電チャックの作用の一例を説明する模式的断面図である。
 基板90の表面には、素子を形成するため、ウェーハプロセスが施される。さらに、ウェーハプロセスの一環として、基板90の裏面にイオン注入が施される場合がある。本実施形態では、裏面へのイオン注入を想定し、チャックプレート10に支持される側の基板面を基板90の表面、その反対側の面を基板90の裏面とする。
 この場合、素子が形成された基板90の表面は、チャックプレート10に接触指示されることから、基板90の表面には、レジスト等の保護層91が塗布される(図5(a))。
 この状態で、基板90の裏面にイオン注入が施されると、イオン照射によって基板90が暖まり、保護層91から、例えば、水蒸気、炭化ガス等のガスが放出される。
 ここで、仮に静電チャック1に排気路100、凸部113、113eが設けられていない場合に起り得る現象を考えてみる。
 この場合、基板90は、静電吸着によってチャックプレート10に強固に押し付けられる。さらに、放出ガスにとっては、排気路100のような逃げ道がない。従って、イオン注入によって保護層91から発生したガスは、基板90とチャックプレート10との間に残留しやすくなる。
 この状態のまま、イオン注入の完了後に基板90の静電吸着を解除すると、基板90と、チャックプレート10との間に溜った放出ガスが急激に膨脹して、基板90がチャックプレート10から飛び上がる現象が起こり得る。この結果、イオン注入が無事に終了したとしても、その後に基板90の搬送不良が生じたり、あるいは基板90の表面に傷がついたりする可能性がある。
 さらに、イオン注入中に基板90とチャックプレート10との間に溜った放出ガスが第1領域S1に漏れだした場合には、イオンビームが放出ガスに晒される。これにより、イオンビームの方向が変わったり、イオンが中和されたり、イオンビームのエネルギーが減少したりする。
 これに対し、図5(a)には、本実施形態の静電チャック1を用いた場合の作用が示されている。
 上述したように、基板90の裏面にイオン注入が施されると、裏面へのイオン照射に基板90が暖まり、保護層91からはガスが放出する。但し、静電チャック1を用いた場合には、静電吸着時には、チャックプレート10外周に設けられた凸部113eにより、チャックプレート10と基板90との間が封止される。これにより、放出ガスは、基板90とチャックプレート10との間から漏れにくくなる。
 一方、漏れないまま、放出ガスがチャックプレート10と基板90との間に溜ったとしても、チャックプレート10の上面10uには、複数の凸部113が離間して並んでいる。このため、放出ガスは、隣接する凸部113の間の谷部114を通じて、溝部111、112a~112cを経由し、貫通孔120を介して、チャックプレート10の下面10dの側に流れていく。
 さらに、貫通孔120は、チャック基体20の貫通孔220に連通している。これにより、放出ガスは、チャック基体20の上面20uから下面20dに向かって効率よく排気される。この放出ガスの流れが図5(a)では簡易的に矢印Gで表されている。
 また、静電チャック1が支持台50に取り付けられても、チャック基体20の貫通孔220が支持台50の貫通孔520に連通し、ネジ30には貫通孔320が設けられているために、放出ガスは、貫通孔320、貫通孔520を経由して、支持台50の上面50uから下面50dに向かって効率よく排気される(図5(b))。
 特に、基板90と、支持台50の下面50dとは、防着板52により区分けされている。また、第2領域S2は、排気機構55により真空引されている。このため、第2領域S2に放出されたガスは、第2領域S2で排気機構55により排気される。これにより、放出ガスは、第1領域S1にまで漏れにくくなる。
 このように、本実施形態によれば、イオン注入工程が終了して、静電吸着が解除されても、基板90とチャックプレート10との間には、ガスが残留しにくくなる。これにより、放出ガスの急激な体積膨張によって基板90がチャックプレート10から飛び上がるという現象が回避される。また、放出ガスが第1領域S1に漏れにくくなることから、イオンビームの方向が変わったり、イオンが中和されたり、イオンビームのエネルギーが減少したりすることがなくなる。
 また、イオン注入により保護層91から放出されたガスは、自然に排気路100を通じて真空容器51外に排気されるため、保護層91の脱ガス処理(アニール処理)が不要になる。すなわち、静電チャック1を用いれば、ウェーハプロセスの生産性が向上する。
 また、基板90とチャックプレート10との間でのガス膨脹による基板90の静電チャック1からの外れと、放出ガスの排気とをより確実に行うには、下記の処理方法を適用してもよい。
 図6(a)~図6(d)は、基板処理方法の一例を示す模式的断面図である。
 例えば、図6(a)に示すように、静電チャック1が準備され、その上面10uに基板90が載置される。この状態での凸部113の高さをhとする。
 次に、図6(b)に示すように、上面10uに基板90が静電吸着される。これにより、凸部113、113eが潰れて、凸部113の高さが高さhよりも低い高さhに調整される。このときの静電吸着力は、基板90にプロセス加工が施されても、確実に基板90がチャックプレート10から外れない程度に調整される。
 次に、図6(c)に示すように、基板90にイオン注入等のプロセス加工が施される。この際、保護層91からはガスGが放出される。放出ガスGは、排気路100、貫通孔520を経由して、第2領域S2にまで排気される。但し、凸部113の高さが高さhよりも低い高さhになっているため、谷部114のコンダクタンスが相対的に低くなっている。
 このため、基板90とチャックプレート10との間には、プロセス加工中に若干のガスGが残留する可能性がある。この状態で、静電吸着を解除すると、残留ガスの急激な体積膨張によって基板90がチャックプレート10から飛び上がる可能性がある。
 これを回避するために、プロセス加工終了後、静電吸着を突然解除せずに、静電吸着を緩和しながら放出ガスGを基板90とチャックプレート10の上面10uとの間から排気する。
 例えば、図6(d)に示すように、静電吸着を高さがhであるときよりも弱く調整して、高さをh(h≦h≦h)になるように調整する。高さhからhへは、連続的に変えてもよく、段階的に変えてもよい。
 これにより、谷部114の容量は、高さがhであるときよりも上昇して谷部114のコンダクタンスが上昇する。この結果、プロセス加工中に発したガスGは、基板90とチャックプレート10の上面10uとの間から確実に排気される。この後、静電吸着を解除して、基板90を搬送機構60により搬送する。
 または、図6(c)に例示するイオン注入が完了したら、静電吸着を連続的または段階的に緩和して、高さがhまたはh近くになるまで静電吸着を解除してもよい。
 このような基板処理方法によれば、静電吸着が解除されても急激な放出ガスによる体積膨脹が抑えられ、基板90のチャックプレート10からの飛び上がりが防止できる。
 (変形例)
 図7は、本実施形態の変形例に係る静電チャックの模式的平面図である。
 静電チャック2においては、排気路100が上面10uに設けられた線状の堤部130と、貫通孔120とを有する。
 堤部130は、複数の堤部131(第1堤部)と、複数の堤部132a、132b、132c(第2堤部)とを有する。複数の堤部131(第1堤部)のそれぞれは、チャックプレート10の中心からチャックプレート10の外に向かう方向に延在する。複数の堤部132a、132b、132cは、複数の堤部131に交差し、チャックプレート10の中心を中心として環状に形成されている。複数の堤部131及び複数の堤部132a、132b、132cの上面10uからの高さは、凸部113eの高さ以下に構成されている。
 このような構成でも、放出ガスGは、基板90とチャックプレート10との間を潜り、いずれかの貫通孔120にまで到達する。そして、放出ガスGは、貫通孔120を介して基板90とチャックプレート10との間から排気される。
 以上、本発明の実施形態について説明したが、本発明は上述の実施形態にのみ限定されるものではなく種々変更を加え得ることは勿論である。各実施形態は、独立の形態とは限らず、技術的に可能な限り複合することができる。

Claims (8)

  1.  基板を支持する第1面と、前記第1面とは反対側の第2面とを有するチャックプレートを具備し、前記基板を前記第1面で支持した際に前記基板と前記第1面との間において前記基板から放出されるガスを前記基板と前記第1面との間から排気する排気路が設けられた静電チャック。
  2.  請求項1に記載の静電チャックであって、
     前記排気路は、
     前記第1面に設けられた溝と、
     前記溝に連通し、前記第1面から前記第2面にまで貫通する第1貫通孔と
     を有する静電チャック。
  3.  請求項2に記載の静電チャックであって、
     前記溝は、
     前記チャックプレートの中心から前記チャックプレートの外に向かう方向に延在する複数の第1溝部と、
     前記複数の第1溝部に交差し、前記チャックプレートの前記中心を中心として環状に形成された複数の第2溝部と
     を有する静電チャック。
  4.  請求項1に記載の静電チャックであって、
     前記排気路は、
     前記第1面に設けられた線状の堤部と、
     前記第1面から前記第2面にまで貫通する第1貫通孔と
     を有する静電チャック。
  5.  請求項1~4のいずれか1つに記載の静電チャックであって、
     前記第1面に、複数の凸部と、前記複数の凸部を囲む環状の凸部とが設けられ、
     前記複数の凸部の前記第1面からの高さが前記環状の凸部の高さ以下に構成されている
     静電チャック。
  6.  請求項1~5のいずれか1つに記載の静電チャックであって、
     前記チャックプレートの前記第2面に対向する第3面と、前記第3面と反対側の第4面とを有するチャック基体をさらに具備し、
     前記チャック基体には、前記第3面から前記第4面にまで貫通する第2貫通孔が設けられ、前記第2貫通孔が前記第1貫通孔に連通可能に構成された
     静電チャック。
  7.  真空容器と、
     前記真空容器に収容され、基板を支持する第1面と、前記第1面とは反対側の第2面とを有するチャックプレートを具備し、前記基板を前記第1面で支持した際に前記基板と前記第1面との間において前記基板から放出されるガスを前記基板と前記第1面との間から排気する排気路が設けられた静電チャックと、
     前記真空容器に収容され、前記静電チャックを支持する第5面と、前記第5面とは反対側の第6面とを有する支持台と、
     前記支持台を囲み、前記静電チャックが配置される第1領域と、前記支持台が配置される第2領域とに前記真空容器の内部を区画する防着板と、
     を具備し、
     前記支持台には、前記排気路を通じて導かれた前記ガスを前記第2領域にまで排気する別の排気路が設けられている真空処理装置。
  8.  基板を支持する第1面と、前記第1面とは反対側の第2面とを有し、弾性体で構成されたチャックプレートを具備し、前記基板を前記第1面で支持した際に前記基板と前記第1面との間において前記基板から放出されるガスを前記基板と前記第1面との間から排気する排気路が前記チャックプレートに設けられた静電チャックを準備し、
     凸状のエンボス加工により複数の凸部が形成された前記第1面に前記基板を載置し、
     前記第1面に前記基板を静電吸着することにより、前記第1面に前記基板が載置されたときの前記複数の凸部の前記第1面からの高さhを前記高さhよりも低い高さhに調整し、
     前記基板にプロセス加工を施し、
     前記静電吸着を緩和することにより、前記プロセス加工中に発した前記ガスを前記基板と前記第1面との間から排気する
     基板処理方法。
