 両面冷却構造が採用されたパワーモジュールにおいて2個の放熱面に樹脂が付着した場合は、2個の放熱面を冷却器に接続することが困難になる。このため、2個の放熱面に付着した樹脂を除去し2個の放熱面を露出させる研磨工程が必要になる。
 しかし、研磨工程は、特殊な装置、及び長い加工時間を必要とし、パワーモジュールの生産性の低下の原因となる。また、研磨工程は、研磨工程において発生した金属粉を洗浄、清掃等により完全に除去しない限り、絶縁不良等のパワーモジュールの信頼性の低下の原因となる。
 また、両面冷却構造が採用されたパワーモジュールにおいて放熱部材を位置決めするための構造が採用される場合は、当該構造が液体封止材の漏れ出しの原因となる場合がある。例えば、特許文献2に記載されたパワーモジュールにおいては、第2の冷却器と凹溝との間に形成される隙間を経由して液体封止材が漏れ出す可能性がある。この問題は、液体封止材の流動性を確保するために液体封止材が60℃程度まで加熱されて液体封止材の粘度が2から6Pa・Sまで低下させられ、液体封止材がわずかな隙間に侵入しうるようになった場合に特に顕著になる。
 これらの問題は、複数の半導体素子が実装されたパワーモジュールだけでなく、ひとつの半導体素子が実装されたディスクリート部品においても生じる。
 本発明は、これらの問題に鑑みてなされた。本発明が解決しようとする課題は、2個の放熱面に付着した樹脂を除去し2個の放熱面を露出させる研磨工程を不要とし、半導体装置の生産性及び信頼性を向上することである。また、本発明が解決しようとする他の課題は、液体封止材の漏れ出しを抑制することである。
 本発明は、半導体装置に向けられる。
 半導体装置は、第1の放熱部材、枠部材、第2の放熱部材、半導体素子及び封止樹脂部を備える。
 枠部材には、第1の放熱部材が埋設されている。
 枠部材は、枠状部及び位置決め部を備える。位置決め部は、枠状部の内側にある。第2の放熱部材は、位置決め部に当たり、位置決め部により位置決めされる。
 第1の放熱部材の第1の放熱面及び第2の放熱部材の第2の放熱面は、互いに反対の方向を向き、外部に露出する。
 半導体素子は、第1の放熱部材と第2の放熱部材とに挟まれる。
 封止樹脂部は、枠部材と第2の放熱部材との間隙を充填し、半導体素子を封止する。
 本発明は、当該半導体装置を備える電力変換装置にも向けられる。
 本発明は、半導体装置の製造方法にも向けられる。
 当該半導体装置の製造方法においては、第1の放熱面を有する第1の放熱部材が埋設されており、枠状部と当該枠状部の内側にある位置決め部とを備える枠部材がインサート成形により成形される。
 その後に、第1の放熱部材の第1の放熱面及び第2の放熱部材の第2の放熱面が互いに反対の方向を向き、第2の放熱部材が位置決め部に当たり、第2の放熱部材が位置決め部により位置決めされるように、第1の放熱部材と第2の放熱部材とで半導体素子が挟まれる。
 その後に、枠部材と第2の放熱部材との間隙に封止樹脂からなる液体封止材が流し込まれ硬化させられる。
 本発明によれば、第1の放熱部材が枠部材に埋設され、封止樹脂部が枠部材と第2の放熱部材との間隙を充填する。このため、半導体装置の製造の途上において第1の放熱部材の第1の放熱面及び第2の放熱部材の第2の放熱面に樹脂が付着することを抑制することができる。これにより、第1の放熱部材の第1の放熱面及び第2の放熱部材の第2の放熱面に付着した樹脂を除去し第1の放熱部材の第1の放熱面及び第2の放熱部材の第2の放熱面を露出させる研磨工程が不要になり、半導体装置の生産性及び信頼性を向上することができる。
 また、本発明によれば、放熱部材を位置決めするための位置決め部が枠状部の内側にある。このため、位置決め部が液体封止材の漏れ出しの原因とならず、液体封止材の漏れ出しを抑制することができる。

 1 実施の形態1
 1.1 パワーモジュールの概略
 図1は、実施の形態1のパワーモジュールを模式的に図示する上面図である。図2は、実施の形態1のパワーモジュールから下述する上面ヒートスプレッダ、第1の上面はんだ層、第2の上面はんだ層、第3の上面はんだ層及び封止樹脂部を除去したものを模式的に図示する上面図である。図3は、実施の形態1のパワーモジュールから下述する封止樹脂部を除去したものを模式的に図示する分解斜視図である。図4及び図5は、実施の形態1のパワーモジュールを模式的に図示する断面図である。図4及び図5は、それぞれ図1に描かれる切断線A-A及びB-Bの位置における断面を図示する。
 実施の形態1のパワーモジュール1000は、図1から図5までに図示されるように、インサートモールドフレーム1020、第1の半導体素子1021、第2の半導体素子1022、第1の下面はんだ層1023、第2の下面はんだ層1024、上面ヒートスプレッダ1025、第1の上面はんだ層1026、第2の上面はんだ層1027、第3の上面はんだ層1028、ボンディングワイヤ1029及び封止樹脂部1030を備える。パワーモジュール1000がこれらの要素以外を備えてもよい。
 1.2 インサートモールドフレーム
 インサートモールドフレーム1020は、図1から図5までに図示されるように、下面ヒートスプレッダ1040、信号端子1041、第1の外部端子1042、第2の外部端子1043及び枠部材1044を備える。インサートモールドフレーム1020がこれらの要素以外の要素を備えてもよい。下面ヒートスプレッダ1040、信号端子1041、第1の外部端子1042及び第2の外部端子1043は、枠部材1044に埋設されている。
 インサートモールドフレーム1020は、下面ヒートスプレッダ1040、信号端子1041、第1の外部端子1042及び第2の外部端子1043を挟み込んだ金型の隙間に樹脂の硬化前流動体を注入し、注入した樹脂の硬化前流動体を硬化させることにより、成形される。このため、信号端子1041、第1の外部端子1042及び第2の外部端子1043が枠部材1044を貫通する場合でも、封止樹脂部1030の前駆体である液体封止材が漏れ出す隙間が信号端子1041、第1の外部端子1042及び第2の外部端子1043と枠部材1044との間に形成されることを抑制することができる。また、インサートモールドフレーム1020が成形される際の樹脂の硬化前流動体の注入の圧力は、トランスファーモールドフレームが成形される際のそれよりも低い。このため、インサートモールドフレーム1020が成形される際に下面ヒートスプレッダ1040の表面等の上に樹脂の硬化物からなる薄い膜が形成されることは起こりにくい。また、当該膜が形成された場合でも、当該膜を除去することは容易である。
 1.3 半導体素子、ヒートスプレッダ、信号端子及び外部端子の接合
 第1の半導体素子1021は、図4及び図5に図示されるように、裏面電極1060を備える。第2の半導体素子1022は、図4及び図5に図示されるように、裏面電極1080を備える。
 第1の半導体素子1021の裏面電極1060及び第2の半導体素子1022の裏面電極1080は、図4及び図5に図示されるように、それぞれ第1の下面はんだ層1023及び第2の下面はんだ層1024を介して、下面ヒートスプレッダ1040の上面1100にはんだ接合される。これにより、第1の半導体素子1021及び第2の半導体素子1022が、下面ヒートスプレッダ1040にダイボンドされ、下面ヒートスプレッダ1040に機械的及び熱的に結合され、下面ヒートスプレッダ1040に電気的に接続される。
 第1の半導体素子1021は、図2から図5までに図示されるように、表面電極1061をさらに備える。第2の半導体素子1022は、図2から図5までに図示されるように、表面電極1081をさらに備える。
 第1の半導体素子1021の表面電極1061及び第2の半導体素子1022の表面電極1081は、図4及び図5に図示されるように、それぞれ第1の上面はんだ層1026及び第2の上面はんだ層1027を介して、上面ヒートスプレッダ1025の下面1120にはんだ接合される。これにより、第1の半導体素子1021及び第2の半導体素子1022が、上面ヒートスプレッダ1025にダイボンドされ、上面ヒートスプレッダ1025に機械的及び熱的に結合され、上面ヒートスプレッダ1025に電気的に接続される。
 第1の半導体素子1021は、図2から図5までに図示されるように、信号電極1062をさらに備える。信号電極1062は、ボンディングワイヤ1029を介して、信号端子1041に電気的に接続される。
 第1の外部端子1042は、図4に図示されるように、下面ヒートスプレッダ1040の上面1100に接合される。これにより、第1の外部端子1042が、下面ヒートスプレッダ1040に電気的に接続される。また、第1の外部端子1042が、下面ヒートスプレッダ1040を介して、第1の半導体素子1021の裏面電極1060及び第2の半導体素子1022の裏面電極1080に電気的に接続される。
 第2の外部端子1043は、図5に図示されるように、第3の上面はんだ層1028を介して、上面ヒートスプレッダ1025の下面1120にはんだ接合される。これにより、第2の外部端子1043が、上面ヒートスプレッダ1025に電気的に接続される。また、第2の外部端子1043が、上面ヒートスプレッダ1025を介して、第1の半導体素子1021の表面電極1061及び第2の半導体素子1022の表面電極1081に電気的に接続される。
 はんだを接合媒体として用いるはんだ接合が、他の種類の接合に置き換えられてもよい。例えば、はんだ接合が、導電性接着剤の硬化物、Ag焼結材、Cu焼結材等を接合媒体として用いる接合に置き換えられてもよい。導電性接着剤は、例えばエポキシ樹脂及びAgフィラーを含む。Agフィラーは、エポキシ樹脂に分散させられている。Ag焼結材及びCu焼結材は、それぞれAgナノ粒子及びCuナノ粒子を低温焼成することにより得られる。
 1.4 放熱経路
 下面ヒートスプレッダ1040と上面ヒートスプレッダ1025との間には、図4及び図5に図示されるように、第1の半導体素子1021及び第2の半導体素子1022が挟まれる。第1の半導体素子1021及び第2の半導体素子1022が発した熱は、下面ヒートスプレッダ1040及び上面ヒートスプレッダ1025を通過し、下面ヒートスプレッダ1040の下面1101及び上面ヒートスプレッダ1025の上面1121から放たれる。また、下面ヒートスプレッダ1040の下面1101は、第1の方向D1を向き、上面ヒートスプレッダ1025の上面1121は、第1の方向D1とは反対の第2の方向D2を向く。これにより、下面ヒートスプレッダ1040の下面1101及び上面ヒートスプレッダ1025の上面1121が放熱面となり、下面ヒートスプレッダ1040及び上面ヒートスプレッダ1025が、それぞれ両面冷却構造を構成する第1の放熱部材及び第2の放熱部材となる。
 下面ヒートスプレッダ1040の下面1101及び上面ヒートスプレッダ1025の上面1121は、樹脂に覆われることなく外部に露出する。これにより、下面ヒートスプレッダ1040の下面1101及び上面ヒートスプレッダ1025の上面1121を冷却器に密着させることができ、下面ヒートスプレッダ1040の下面1101及び上面ヒートスプレッダ1025の上面1121から効率的に熱を放つことができる。
 1.5 半導体素子の封止
 封止樹脂部1030は、封止樹脂の硬化物からなり、図4及び図5に図示されるように、インサートモールドフレーム1020と上面ヒートスプレッダ1025との間隙1140を充填する。間隙1140の主要部分は、下面ヒートスプレッダ1040と上面ヒートスプレッダ1025との間隙、及び枠部材1044と上面ヒートスプレッダ1025との間隙からなる。これにより、下面ヒートスプレッダ1040と上面ヒートスプレッダ1025とに挟まれる第1の半導体素子1021及び第2の半導体素子1022が封止される。
 1.6 上面ヒートスプレッダの位置決め
 枠部材1044は、図2及び図3に図示されるように、枠状部1160及び段差部1161を備える。
 枠状部1160は、枠状の形状を有する。段差部1161は、枠状部1160の内側にある。段差部1161の段差面1180は、枠状部1160の最も第2の方向D2寄りにある端部1200との間に段差を有する。上面ヒートスプレッダ1025は、段差部1161の段差面1180に当たり、段差部1161の段差面1180により位置決めされる。これにより、段差部1161の段差面1180が上面ヒートスプレッダ1025を位置決めする位置決め部となり、上面ヒートスプレッダ1025が望ましい位置に位置決めされ、パワーモジュール1000の厚さの精度を向上することができる。
 当該望ましい位置は、図4及び図5に図示されるように、上面ヒートスプレッダ1025の上面1121が枠部材1044から第2の方向D2にわずかにはみ出す位置である。これにより、封止樹脂部1030の前駆体である液体封止材が上面ヒートスプレッダ1025の上面1121にかぶることを抑制することができ、上面ヒートスプレッダ1025の上面1121に樹脂が付着することを抑制することができる。
 上面ヒートスプレッダ1025が位置決めされる位置は、インサートモールドフレーム1020の底面から段差部1161の段差面1180までの高さにより決まる。当該高さは、段差部1161が枠状部1160のどこに配置されるかにより決まる。段差部1161の段差面1180は、互いに離れた複数の部分1171,1172,1173及び1174を備える。複数の部分1171,1172,1173及び1174は、同一平面を構成し、上面ヒートスプレッダ1025の、第1の方向D1を向く下面1120に接触する。これにより、上面ヒートスプレッダ1025が、段差部1161の段差面1180の複数の部分1171,1172,1173及び1174により構成される同一平面上に位置決めされる。また、第1の上面はんだ層1026、第2の上面はんだ層1027及び第3の上面はんだ層1028の厚さを望ましい厚さに維持することができ、第1の上面はんだ層1026、第2の上面はんだ層1027及び第3の上面はんだ層1028が過剰につぶれることを抑制することができる。
 段差部1161は、図2及び図3に図示されるように、望ましくは第2の方向D2に伸びる半円柱状の形状を有する。これにより、インサートモールドフレーム1020のインサート成形に用いられる金型を作製する際に加工が容易になり、封止樹脂部1030の前駆体である液体封止材を箱内空間1220に注入する際に段差部1161が液体封止材の流れを阻害することを抑制することができる。
 1.7 インサートモールドフレーム内への封止樹脂部の収容
 下面ヒートスプレッダ1040及び枠部材1044は、図3、図4及び図5に図示されるように、側壁が主に枠状部1160により構成され、底が主に下面ヒートスプレッダ1040により構成される無蓋箱状の形状を形成する。封止樹脂部1030は、当該無蓋箱状の形状により定義される箱内空間1220に収まり、箱内空間1220からはみ出さない。これにより、封止樹脂部1030の前駆体である液体封止材が上面ヒートスプレッダ1025の上面1121にかぶることをさらに抑制することができ、上面ヒートスプレッダ1025の上面1121に樹脂が付着することをさらに抑制することができる。
 1.8 液状封止材の注入位置
 上面ヒートスプレッダ1025は、図1から図5までに図示されるように、箱内空間1220の入口開口の平面形状より小さい平面形状を有する。また、上面ヒートスプレッダ1025は、枠状部1160に載ることなく枠状部1160内に収容することができる形状を有する。これにより、上面ヒートスプレッダ1025と枠状部1160との間に図1、図2及び図5に図示される隙間1260が形成され、形成された隙間1260から封止樹脂部1030の前駆体である液体封止材をインサートモールドフレーム1020と上面ヒートスプレッダ1025との間隙1140に容易に注入することができる。上面ヒートスプレッダ1025の端面1122は、上面ヒートスプレッダ1025の上面1121の縁から上面ヒートスプレッダ1025の下面1120の縁まで延びる。上面ヒートスプレッダ1025の端面1122の全体は、枠状部1160から離れている。これにより、上面ヒートスプレッダ1025の端面1122の全体と枠状部1160との間に空間が形成される。当該空間には、インサートモールドフレーム1020と上面ヒートスプレッダ1025との間隙1140に液体封止材が注入される際に、液体封止材を吐出するノズルが挿入される。当該空間によれば、箱内空間1220内のガスの入れ替わりが容易になる。
 1.9 封止樹脂部の材質
 封止樹脂は、ダイレクトポッティング樹脂である。ダイレクトポッティング樹脂は、エポキシ樹脂、及びシリカフィラー等のフィラーを含む。フィラーは、エポキシ樹脂に分散させられている。ダイレクトポッティング樹脂が、インサートモールドフレーム1020と上面ヒートスプレッダ1025との間隙1140に流し込むことができ、常温で、又は加熱若しくは紫外線(UV)照射により硬化させることができる他の種類の液体封止材に置き換えられてもよい。例えば、ダイレクトポッティング樹脂が液状ゲルに置き換えられてもよい。
 1.10 ヒートスプレッダの材質
 下面ヒートスプレッダ1040及び上面ヒートスプレッダ1025は、Cuからなる。Cuが、高い放熱性、高い導電性及び高いはんだ濡れ性を有する他の種類の金属又は合金に置き換えられてもよい。例えば、CuがNi、又はNiを主成分とする合金に置き換えられてもよい。
 1種類の金属からなる下面ヒートスプレッダ1040及び上面ヒートスプレッダ1025が、2種類以上の金属又は合金からなるヒートスプレッダに置き換えられてもよい。例えば、下面ヒートスプレッダ1040及び上面ヒートスプレッダ1025が、高い放熱性及び高い導電性を有する金属又は合金からなる母材、並びに高いはんだ濡れ性を有する金属又は合金からなる最表面層からなるヒートスプレッダに置き換えられてもよい。母材は、望ましくはCu、Al若しくはNi、又はCu、Al若しくはNiを主成分として含む合金からなる。母材は、高いはんだ濡れ性を有する金属又は合金により構成される必要はなく、Al等の高いはんだ濡れ性を有しない金属又は合金により構成されてもよい。最表面層は、望ましくはCu、Ni、Au若しくはAg、又はCu、Ni、Au若しくはAgを主成分として含む合金からなる。
 1.11 枠部材の材質
 枠部材1044は、ポリフェニレンサルファイド(PPS)樹脂の硬化物からなる。PPS樹脂が、他の種類の樹脂に置き換えられてもよい。例えば、PPS樹脂が、液晶ポリマー(LCP)樹脂に置き換えられてもよい。
 1.12 半導体素子の裏面電極及び表面電極の材質
 第1の半導体素子1021の裏面電極1060及び表面電極1061、並びに第2の半導体素子1022の裏面電極1080及び表面電極1081は、はんだ、Ag焼結材等の接合媒体を用いて接合先に接合することができる材質からなり、望ましくはCu、Au、Ag若しくはPt、又はCu、Au、Ag若しくはPtを主成分として含む合金からなる。
 1.13 ボンディングワイヤの材質
 ボンディングワイヤ1029は、Alワイヤである。Alワイヤが他の種類の導体ワイヤに置き換えられてもよい。例えば、Alワイヤが、Cuワイヤ、Al被覆Cuワイヤ、Auワイヤ等に置き換えられてもよい。
 1.14 第1の半導体素子及び第2の半導体素子の種類
 第1の半導体素子1021及び第2の半導体素子1022は、パワー半導体素子である。
 第1の半導体素子1021の裏面電極1060及び表面電極1061は、それぞれ第1の半導体素子1021の第1の主電極及び第2の主電極である。第1の半導体素子1021の信号電極1062は、第1の半導体素子1021の裏面電極1060と第1の半導体素子1021の表面電極1061との間の導通状態を制御するための電極である。第1の半導体素子1021の信号電極1062には、第1の半導体素子1021の裏面電極1060と第1の半導体素子1021の表面電極1061との間の導通状態を制御するための信号が入力される。
 第1の半導体素子1021は、例えばSi半導体である絶縁ゲートバイポーラトランジスタ(IGBT)である。また、第2の半導体素子1022は、例えばダイオードである。第1の半導体素子1021がIGBTであり第2の半導体素子1022がダイオードである場合は、第1の半導体素子1021の裏面電極1060、表面電極1061及び信号電極1062は、それぞれIGBTのコレクタ、エミッタ及びゲートである。また、第2の半導体素子1022の裏面電極1080及び表面電極1081は、それぞれダイオードのカソード及びアノードである。この場合は、パワーモジュール1000は、インバータの1個のアームを構成することができ、当該IGBTからなるスイッチング素子、及び当該ダイオードからなる還流ダイオードの対が1対だけ内蔵された1in1のモジュール構成を有する。コレクタとエミッタとが入れ替えられアノードとカソードとが入れ替えられてもよい。
 第1の半導体素子1021及び第2の半導体素子1022が、集積回路(IC)、金属酸化物半導体電界効果トランジスタ(MOSFET)等であってもよい。
 1.15 寸法の例
 下面ヒートスプレッダ1040は、例えば外形寸法35mm×22mm及び厚さ3mmを有する。信号端子1041は、例えば厚さ0.4mmを有する。第1の外部端子1042及び第2の外部端子1043は、例えば厚さ0.8mmを有する。枠部材1044は、例えば外形寸法48mm×28mm及び高さ6.2mmを有する。第1の半導体素子1021がIGBTである場合は、当該IGBTは、例えば外形寸法15mm×15mm及び厚さ0.3mmを有する。第2の半導体素子1022がダイオードである場合は、当該ダイオードは、例えば外形寸法15mm×15mm及び厚さ0.3mmを有する。上面ヒートスプレッダ1025は、例えば外形寸法30mm×20mm及び厚さ3mmを有する。段差部1161の段差面1180は、例えば底面からの高さ3.6mmを有する。
 1.16 パワーモジュールの製造方法
 図6は、実施の形態1のパワーモジュールの製造の流れを示すフローチャートである。図7から図10までは、実施の形態1のパワーモジュールの製造の途上で得られる中間品を模式的に図示する断面図である。
 パワーモジュール1000の製造においては、図6に示される工程S101からS105までが順次に実行される。
 工程S101においては、図7に図示されるインサートモールドフレーム1020がインサート成形により成形される。図7に図示されない第1の外部端子1042は、この段階で下面ヒートスプレッダ1040に既に接合されている。
 工程S102においては、図7に図示されるように第1の半導体素子1021及び第2の半導体素子1022がそれぞれ第1の下面はんだシート1300及び第2の下面はんだシート1301を挟んで下面ヒートスプレッダ1040上に置かれた中間品が準備される。また、当該中間品がリフロー炉により加熱される。これにより、第1の下面はんだシート1300及び第2の下面はんだシート1301が、それぞれ第1の下面はんだ層1023及び第2の下面はんだ層1024に変化し、第1の半導体素子1021及び第2の半導体素子1022が下面ヒートスプレッダ1040にはんだ接合される。
 工程S103においては、図8に図示されるように、ボンディングワイヤ1029の一端が第1の半導体素子1021の信号電極1062にボンディングされ、ボンディングワイヤ1029の他端が信号端子1041にボンディングされる。これにより、第1の半導体素子1021の信号電極1062は、ボンディングワイヤ1029を介して、信号端子1041に電気的に接続される。
 工程S104においては、上面ヒートスプレッダ1025が段差部1161の段差面1180上に置かれた中間品が準備される。その際には、図9に図示されるように、上面ヒートスプレッダ1025が、それぞれ第1の上面はんだシート1303、第2の上面はんだシート1304及び第3の上面はんだシート1305を挟んで第1の半導体素子1021、第2の半導体素子1022及び第2の外部端子1043上に配置される。また、当該中間品がリフロー炉により加熱される。これにより、第1の上面はんだシート1303、第2の上面はんだシート1304及び第3の上面はんだシート1305が、それぞれ第1の上面はんだ層1026、第2の上面はんだ層1027及び第3の上面はんだ層1028に変化し、第1の半導体素子1021、第2の半導体素子1022及び第2の外部端子1043が上面ヒートスプレッダ1025にはんだ接合される。
 工程S102及びS104により、下面ヒートスプレッダ1040の下面1101及び上面ヒートスプレッダ1025の上面1121が互いに反対の方向に向くように、下面ヒートスプレッダ1040と上面ヒートスプレッダ1025とで第1の半導体素子1021及び第2の半導体素子1022が挟まれ、下面ヒートスプレッダ1040及び上面ヒートスプレッダ1025が第1の半導体素子1021及び第2の半導体素子1022を挟んで互いに対向する。
 工程S105においては、図10に図示されるように、ダイレクトポッティング樹脂1320が60℃に加熱された状態で間隙1140に流し込まれ、流し込まれたダイレクトポッティング樹脂1320に対して真空脱泡及び加熱が行われる。加熱は、1.5時間に渡って100℃を維持した後に1.5時間に渡って140℃を維持する加熱プロファイルにしたがって行われる。これにより、流し込まれたダイレクトポッティング樹脂1320が硬化し封止樹脂部1030に変化し、図1から図5までに図示されるパワーモジュール1000が完成する。
 完成したパワーモジュール1000は、工程S104において上面ヒートスプレッダ1025が段差部1161の段差面1180上に置かれることにより、枠部材1044の高さ5.2mmより厚い総厚6.6mmを有する。これにより、上面ヒートスプレッダ1025の上面1121が枠部材1044から突出し、下面ヒートスプレッダ1040の下面1101及び上面ヒートスプレッダ1025の上面1121を冷却器に確実に接触させることができる。
 1.17 実施の形態1の効果
 実施の形態1によれば、下面ヒートスプレッダ1040が枠部材1044に埋設され、封止樹脂部1030が枠部材1044と上面ヒートスプレッダ1025との間隙を充填する。このため、パワーモジュール1000の製造の途上において下面ヒートスプレッダ1040の下面1101及び上面ヒートスプレッダ1025の上面1121に樹脂が付着することを抑制することができる。これにより、下面ヒートスプレッダ1040の下面1101及び上面ヒートスプレッダ1025の上面1121に付着した樹脂を除去し下面ヒートスプレッダ1040の下面1101及び上面ヒートスプレッダ1025の上面1121を露出させる研磨工程が不要になり、パワーモジュール1000の生産性及び信頼性を向上することができる。
 また、実施の形態1によれば、上面ヒートスプレッダ1025を位置決めするための、段差部1161の段差面1180が枠状部1160の内側にある。このため、段差部1161の段差面1180が封止樹脂部1030の前駆体である液体封止材の漏れ出しの原因とならず、液体封止材の漏れ出しを抑制することができる。
 1.18 変形例
 パワーモジュール1000は、1個の第1の半導体素子1021及び1個の第2の半導体素子1022からなる合計2個の半導体素子が実装された半導体装置である。合計1個の半導体素子が実装された半導体装置であるディスクリート部品、又は合計3個以上の半導体素子が実装された半導体装置であるパワーモジュールにおいて上述した技術が採用されてもよい。3個以上の半導体素子が実装されたパワーモジュールにおいて上述した技術が採用される場合は、IGBTからなるスイッチング素子、及びダイオードからなる還流ダイオードの対が2対以上内蔵されたモジュール構成をパワーモジュールが有してもよい。例えば、パワーモジュールが、当該対が2対内蔵された2in1のモジュール構成を有してもよく、当該対が6対内蔵された6in1のモジュール構成を有してもよい。
 1.19 上面ヒートスプレッダの形状の別例
 図11は、実施の形態1の第1の別例のパワーモジュールの断面を模式的に図示する断面図である。図12は、実施の形態1の第2の別例のパワーモジュールの断面を模式的に図示する断面図である。図11及び図12は、図1に描かれた切断線A-Aの位置における断面を図示する。
 図11に図示される実施の形態1の第1の別例のパワーモジュール1000においては、上面ヒートスプレッダ1025の端面1122が、上面ヒートスプレッダ1025の上面1121の縁から上面ヒートスプレッダ1025の下面1120の縁まで延びる。下面1120が占める面積は、上面1121が占める面積より小さい。端面1122は、上面1121の縁から第1の方向D1に離れるにつれて連続的に内側方向に移動する斜め面である。
 図12に図示される実施の形態1の第2の別例のパワーモジュール1000においては、上面ヒートスプレッダ1025の端面1122が、上面ヒートスプレッダ1025の上面1121の縁から上面ヒートスプレッダ1025の下面1120の縁まで延びる。下面1120が占める面積は、上面1121が占める面積より小さい。上面ヒートスプレッダ1025の端面1122は、上面1121の縁から第1の方向D1に離れるにつれて不連続的に内側方向に移動する段差形成面である。
 上面ヒートスプレッダ1025の端面1122が上述した斜め面又は段差形成面である場合は、封止樹脂部1030の前駆体である液体封止材が上面ヒートスプレッダ1025の上面1121上に這い上がることを抑制することができる。
 2 実施の形態2
 2.1 実施の形態1と実施の形態2との主な相違点
 図13は、実施の形態2のパワーモジュールから第1の上面はんだ層、第2の上面はんだ層、第3の上面はんだ層及び封止樹脂部を除去したものを模式的に図示する分解上面図である。図14は、実施の形態2のパワーモジュールを模式的に図示する断面図である。図14は、図13に描かれる切断線C-Cの位置における断面を図示する。
 図13及び図14に図示される実施の形態2のパワーモジュール2000は、主に下記の相違点で図1から図5までに図示される実施の形態1のパワーモジュール1000と相違する。
 実施の形態1のパワーモジュール1000は、1個の第1の半導体素子1021及び1個の第2の半導体素子1022からなる合計2個の半導体素子が実装された半導体装置である。これに対して、実施の形態2のパワーモジュール2000は、2個の第1の半導体素子1021及び2個の第2の半導体素子1022からなる合計4個の半導体素子が実装された半導体装置である。
 また、実施の形態1のパワーモジュール1000においては、下面ヒートスプレッダ1040及び上面ヒートスプレッダ1025が、それぞれ両面冷却構造を構成する第1の放熱部材及び第2の放熱部材となる。これに対して、実施の形態2のパワーモジュール2000においては、下面絶縁回路基板2040及び上面絶縁回路基板2025が、それぞれ両面冷却構造を構成する第1の放熱部材及び第2の放熱部材となる。
 以下では、上記の相違点に関連して実施の形態2のパワーモジュール2000において採用される構成が説明される。説明されない構成については、実施の形態1のパワーモジュール1000において採用された構成が実施の形態2のパワーモジュール2000においても採用される。
 2.2 絶縁回路基板の構造
 下面絶縁回路基板2040は、図14に図示されるように、ベース2400、絶縁層2401及び導体層2402を備える。下面絶縁回路基板2040は、ベース2400上に絶縁層2401及び導体層2402が積層された積層構造を有する。絶縁層2401は、ベース2400と導体層2402との間にあり、ベース2400を導体層2402から電気的に絶縁する。
 上面絶縁回路基板2025は、図14に図示されるように、ベース2420、絶縁層2421及び導体層2422を備える。上面絶縁回路基板2025は、ベース2420上に絶縁層2421及び導体層2422が積層された構造を有する。絶縁層2421は、ベース2420と導体層2422との間にあり、ベース2420を導体層2422から電気的に絶縁する。導体層2422は、図13に図示されるように、パワーモジュール2000を2in1のモジュール構成を有するパワーモジュールにするために必要な回路配線を形成するパターンを有する。
 実施の形態1のパワーモジュール1000に備えられる下面ヒートスプレッダ1040及び上面ヒートスプレッダ1025の両方又は片方が下面絶縁回路基板2040及び上面絶縁回路基板2025の積層構造と同様の積層構造を有する絶縁回路基板に置き換えられてもよい。
 2.3 インサートモールドフレーム
 下面絶縁回路基板2040は、実施の形態1のパワーモジュール1000に備えられる下面ヒートスプレッダ1040と同様に、図13及び図14に図示されるように、信号端子1041、第1の外部端子1042及び第2の外部端子1043とともに枠部材1044に埋設され、信号端子1041、第1の外部端子1042、第2の外部端子1043及び枠部材1044とともにインサートモールドフレーム1020を構成する。
 2.4 半導体素子、絶縁回路基板及び外部端子の接合
 第1の半導体素子1021の裏面電極1060及び第2の半導体素子1022の裏面電極1080は、図14に図示されるように、それぞれ第1の下面はんだ層1023及び第2の下面はんだ層1024を介して、下面絶縁回路基板2040の導体層2402の上面2440にはんだ接合される。これにより、第1の半導体素子1021及び第2の半導体素子1022が、下面絶縁回路基板2040にダイボンドされ、下面絶縁回路基板2040に機械的及び熱的に結合され、導体層2402に電気的に接続される。
 第1の半導体素子1021の表面電極1061及び第2の半導体素子1022の表面電極1081は、図14に図示されるように、それぞれ第1の上面はんだ層1026及び第2の上面はんだ層1027を介して、上面絶縁回路基板2025の導体層2422の下面2460にはんだ接合される。これにより、第1の半導体素子1021及び第2の半導体素子1022が、上面絶縁回路基板2025にダイボンドされ、上面絶縁回路基板2025に機械的及び熱的に結合され、導体層2422に電気的に接続される。
 第1の外部端子1042は、下面絶縁回路基板2040の導体層2402に接合される。これにより、第1の外部端子1042が導体層2402に電気的に接続される。また、第1の外部端子1042が、下面絶縁回路基板2040の導体層2402を介して、第1の半導体素子1021の裏面電極1060及び第2の半導体素子1022の裏面電極1080に電気的に接続される。
 第2の外部端子1043は、図14に図示されるように、第3の上面はんだ層1028を介して、上面絶縁回路基板2025の導体層2422の下面2460にはんだ接合される。これにより、第2の外部端子1043が、上面絶縁回路基板2025の導体層2422に電気的に接続される。また、第2の外部端子1043が、上面絶縁回路基板2025の導体層2422を介して、第1の半導体素子1021の表面電極1061及び第2の半導体素子1022の表面電極1081に電気的に接続される。
 2.5 放熱経路
 下面絶縁回路基板2040と上面絶縁回路基板2025との間には、図13及び図14に図示されるように、第1の半導体素子1021及び第2の半導体素子1022が挟まれる。第1の半導体素子1021及び第2の半導体素子1022が発した熱は、下面絶縁回路基板2040及び上面絶縁回路基板2025を通過し、下面絶縁回路基板2040のベース2420の下面2480及び上面絶縁回路基板2025のベース2400の上面2500から放たれる。また、ベース2420の下面2480は、第1の方向D1を向き、ベース2400の上面2500は、第1の方向D1とは反対の第2の方向D2を向く。これにより、ベース2420の下面2480及びベース2400の上面2500が放熱面となり、下面絶縁回路基板2040及び上面絶縁回路基板2025が、それぞれ両面冷却構造を構成する第1の放熱部材及び第2の放熱部材となる。
 2.6 上面絶縁回路基板の位置決め
 上面絶縁回路基板2025は、実施の形態1のパワーモジュール1000に備えられる上面ヒートスプレッダ1025と同様に、図13に図示される段差部1161の段差面1180に当たり、段差部1161の段差面1180により位置決めされる。
 2.7 絶縁回路基板の材質
 下面絶縁回路基板2040のベース2400及び上面絶縁回路基板2025のベース2420は、Cuからなる。当該Cuが高い放熱性を有する他の種類の金属又は合金に置き換えられてもよい。例えば、当該CuがAlに置き換えられてもよい。
 下面絶縁回路基板2040の導体層2402及び上面絶縁回路基板2025の導体層2422は、Cuからなる。当該Cuが、高い放熱性、高い導電性及び高いはんだ濡れ性を有する他の種類の導体に置き換えられてもよい。例えば、当該CuがNi又はNiを主成分とする合金に置き換えられてもよい。
 1種類の導体からなる下面絶縁回路基板2040の導体層2402及び上面絶縁回路基板2025の導体層2422が、2種類以上の導体からなる導体層に置き換えられてもよい。例えば、導体層2402及び2422が、高い放熱性及び高い導電性を有する導体からなる母材、並びに高いはんだ濡れ性を有する導体からなる最表面層からなる導体層に置き換えられてもよい。母材は、望ましくはCu、Al若しくはNi、又はCu、Al若しくはNiを主成分として含む合金からなる。母材は、高いはんだ濡れ性を有する金属又は合金により構成される必要はなく、Al等の高いはんだ濡れ性を有しない金属又は合金により構成されてもよい。最表面層は、望ましくはCu、Ni、Au若しくはAg、又はCu、Ni、Au若しくはAgを主成分として含む合金からなる。
 下面絶縁回路基板2040の絶縁層2401及び上面絶縁回路基板2025の絶縁層2421は、エポキシ樹脂層である。エポキシ樹脂層は、樹脂組成物の硬化物からなる。樹脂組成物は、エポキシ樹脂、及びBN(窒化ホウ素)フィラー、AlN(窒化アルミニウム)フィラー等のフィラーを含む。フィラーは、エポキシ樹脂に分散させられている。当該エポキシ樹脂層が、高い絶縁性及び高い放熱層を有する他の種類の層に置き換えられてもよい。
 下面絶縁回路基板2040のベース2420の下面2480及び上面絶縁回路基板2025のベース2400の上面2500は、樹脂に覆われることなく外部に露出する。これにより、ベース2420の下面2480及びベース2400の上面2500を冷却器に密着させることができ、ベース2420の下面2480及びベース2400の上面2500から効率的に熱を放つことができる。
 2.8 寸法の例
 下面絶縁回路基板2040は、例えば外形寸法35mm×48mm及び厚さ3mmを有する。信号端子1041は、例えば厚さ0.4mmを有する。第1の外部端子1042及び第2の外部端子1043は、例えば厚さ0.8mmを有する。枠部材1044は、例えば外形寸法48mm×56mm及び高さ6.2mmを有する。第1の半導体素子1021がIGBTである場合は、当該IGBTは、例えば外形寸法16mm×16mm及び厚さ0.3mmを有する。第2の半導体素子1022がダイオードである場合は、当該ダイオードは、例えば外形寸法16mm×16mm及び厚さ0.3mmを有する。上面絶縁回路基板2025は、外形寸法30mm×44mm及び厚さ3mmを有する。段差部1161の段差面1180は、例え底面からの高さ3.6mmを有する。
 2.9 パワーモジュールの製造方法
 図15は、実施の形態2のパワーモジュールの製造の流れを示すフローチャートである。
 パワーモジュール2000の製造においては、図15に示される工程S201からS205までが順次に実行される。
 工程S201においては、インサートモールドフレーム1020がインサート成形により成形される。第1の外部端子1042は、この段階で下面絶縁回路基板2040の導体層2402に既に接合されている。
 工程S202においては、第1の半導体素子1021及び第2の半導体素子1022がそれぞれ第1の下面はんだシート及び第2の下面はんだシートを挟んで下面絶縁回路基板2040の導体層2402の上面2440上に置かれた中間品が準備される。また、当該中間品がリフロー炉により加熱される。これにより、第1の下面はんだシート及び第2の下面はんだシートが、それぞれ第1の下面はんだ層1023及び第2の下面はんだ層1024に変化し、第1の半導体素子1021及び第2の半導体素子1022が導体層2402にはんだ接合される。
 工程S203においては、ボンディングワイヤ1029の一端が第1の半導体素子1021の信号電極1062にボンディングされ、ボンディングワイヤ1029の他端が信号端子1041にボンディングされる。これにより、信号電極1062は、ボンディングワイヤ1029を介して、信号端子1041に電気的に接続される。
 工程S204においては、上面絶縁回路基板2025が段差部1161の段差面1180上に置かれた中間品が準備される。その際には、上面絶縁回路基板2025がそれぞれ第1の上面はんだシート、第2の上面はんだシート及び第3の上面はんだシートを挟んで第1の半導体素子1021、第2の半導体素子1022及び第2の外部端子1043上に配置される。また、当該中間品がリフロー炉により加熱される。これにより、第1の上面はんだシート、第2の上面はんだシート及び第3の上面はんだシートが、それぞれ第1の上面はんだ層1026、第2の上面はんだ層1027及び第3の上面はんだ層1028に変化し、第1の半導体素子1021、第2の半導体素子1022及び第2の外部端子1043が上面絶縁回路基板2025の導体層2422にはんだ接合される。
 工程S202及びS204により、下面絶縁回路基板2040のベース2420の下面2480及び上面絶縁回路基板2025のベース2400の上面2500が互いに反対の方向を向くように、下面絶縁回路基板2040と上面絶縁回路基板2025とで第1の半導体素子1021及び第2の半導体素子1022が挟まれる。
 工程S205においては、ダイレクトポッティング樹脂が60℃に加熱された状態で間隙1140に流し込まれ、流し込まれたダイレクトポッティング樹脂に対して真空脱泡及び加熱が行われる。加熱は、1.5時間に渡って100℃を維持した後に1.5時間に渡って140℃を維持する加熱プロファイルにしたがって行われる。これにより、流し込まれたダイレクトポッティング樹脂が硬化し封止樹脂部1030に変化し、図13及び図14に図示されるパワーモジュール2000が完成する。
 完成したパワーモジュール2000は、工程S204において上面絶縁回路基板2025が段差部1161の段差面1180上に置かれることにより、枠部材1044の高さ5.2mmより厚い総厚6.6mmを有する。これにより、上面絶縁回路基板2025のベース2400の上面2500が枠部材1044から突出し、下面絶縁回路基板2040のベース2420の下面2480及び上面絶縁回路基板2025のベース2400の上面2500を冷却器に確実に接触させることができる。
 2.10 実施の形態2の効果
 実施の形態2によれば、下面絶縁回路基板2040が枠部材1044に埋設され、封止樹脂部1030が枠部材1044と上面絶縁回路基板2025との間隙を充填する。このため、パワーモジュール2000の製造の途上において下面絶縁回路基板2040のベース2420の下面2480及び上面絶縁回路基板2025のベース2400の上面2500に樹脂が付着することを抑制することができる。これにより、ベース2420の下面2480及びベース2400の上面2500に付着した樹脂を除去しベース2420の下面2480及びベース2400の上面2500を露出させる研磨工程が不要になり、パワーモジュール2000の生産性及び信頼性を向上することができる。
 また、実施の形態2によれば、上面ヒートスプレッダ1025を位置決めするための段差部1161の段差面1180が枠状部1160の内側にある。このため、段差部1161の段差面1180が封止樹脂部1030の前駆体である液体封止材の漏れ出しの原因とならず、液体封止材の漏れ出しを抑制することができる。
 加えて、実施の形態2によれば、上面絶縁回路基板2025のベース2420及び下面絶縁回路基板2040のベース2400が第1の半導体素子1021及び第2の半導体素子1022から電気的に絶縁される。このため、上面絶縁回路基板2025及び下面絶縁回路基板2040をはんだ等の高い熱伝導性を有する接合媒体を介して冷却器に接合することができる。また、2in1、6in1等のモジュール構成を有するパワーモジュールを容易に作製することができる。
 2.11 上面絶縁回路基板の構造の別例
 図16は、実施の形態2の別例のパワーモジュールから第1の上面はんだ層、第2の上面はんだ層、第3の上面はんだ層、第4のはんだ層、第5のはんだ層及び封止樹脂部を除去したものを模式的に図示する分解上面図である。図17及び図18は、実施の形態2の別例のパワーモジュールを模式的に図示する断面図である。図17及び図18は、それぞれ図16に描かれる切断線D-D及びE-Eの位置における断面を図示する。
 図16、図17及び図18に図示される実施の形態2の別例のパワーモジュール2000においては、上面絶縁回路基板2025が、信号回路2423を備える。信号電極1062は、第4の上面はんだ層2031を介して、信号回路2423の下面2461にはんだ接合される。これにより、信号電極1062は、信号回路2423に電気的に接続される。また、信号端子1041は、第5の上面はんだ層2032を介して、信号回路2423の下面2461にはんだ接合される。これにより、信号端子1041は、信号回路2423に電気的に接続され、信号回路2423を介して信号電極1062に電気的に接続される。絶縁層2421は、ベース2420と導体層2422及び信号回路2423との間にあり、ベース2420を導体層2422及び信号回路2423から電気的に絶縁する。これにより、信号電極1062を信号端子1041に電気的に接続するボンディングワイヤを省略することができる。
 段差部1161は、段差面1180に加えてテーパー面2182を有する。テーパー面2182は、段差面1180より第2の方向D2寄りにある。テーパー面2182は、間隙を挟む。間隙の幅は、第1の方向D1に進むにつれて第1の方向D1と垂直をなす方向の幅が狭くなる。これにより、上面絶縁回路基板2025は、段差面1180上に位置決めされる際に、テーパー面2182により第1の方向D1と垂直をなす方向の特定の位置に誘われ、当該特定の位置に位置決めされる。これにより、上面絶縁回路基板2025の位置決めの精度を向上することができる。これにより、第4の上面はんだ層2031を介して信号電極1062に電気的に接続される信号回路2423を備える場合に要求される、第1の半導体素子1021に対する上面絶縁回路基板2025の高い位置決めの精度を満足することができる。
 3 実施の形態3
 3.1 実施の形態1と実施の形態3との主な相違点
 図19は、実施の形態3のパワーモジュールを模式的に図示する上面図である。図20は、実施の形態3のパワーモジュールを模式的に図示する断面図である。図20は、図19に描かれる切断線F-Fの位置における断面を図示する。
 図19及び図20に図示される実施の形態3のパワーモジュール3000は、主に下記の相違点で図1から図5までに図示される実施の形態1のパワーモジュール1000と相違する。
 実施の形態1のパワーモジュール1000においては、上面ヒートスプレッダ1025が、開口部を有しない。これに対して、実施の形態3のパワーモジュール3000においては、上面ヒートスプレッダ1025が、第1の開口部3520、第2の開口部3521及び第3の開口部3522を有する。
 以下では、上記の相違点に関連して実施の形態3のパワーモジュール3000において採用される構成が説明される。説明されない構成については、実施の形態1のパワーモジュール1000において採用された構成が実施の形態3のパワーモジュール3000においても採用される。
 3.2 上面ヒートスプレッダの接合部及び開口部
 上面ヒートスプレッダ1025は、図20に図示されるように、第1の接合部3500、第2の接合部3501及び第3の接合部3502を備える。第1の接合部3500、第2の接合部3501及び第3の接合部3502は、それぞれ第1の上面はんだ層1026、第2の上面はんだ層1027及び第3の上面はんだ層1028を介して接合先である第1の半導体素子1021、第2の半導体素子1022及び第2の外部端子1043にはんだ接合される。
 上面ヒートスプレッダ1025は、第1の開口部3520、第2の開口部3521及び第3の開口部3522をそれぞれ第1の接合部3500、第2の接合部3501及び第3の接合部3502に有する。第1の開口部3520、第2の開口部3521及び第3の開口部3522は、第2の方向D2に上面ヒートスプレッダ1025を貫通する。
 パワーモジュール3000は、パワーモジュール1000と同様に製造することができる。したがって、パワーモジュール3000が製造される際には、第1の上面はんだシート1303、第2の上面はんだシート1304及び第3の上面はんだシート1305をそれぞれ第1の上面はんだ層1026、第2の上面はんだ層1027及び第3の上面はんだ層1028に変化させることにより、第1の上面はんだ層1026、第2の上面はんだ層1027及び第3の上面はんだ層1028を形成することができる。ただし、パワーモジュール3000が製造される際には、はんだの溶融物を第1の開口部3520、第2の開口部3521及び第3の開口部3522を経由して注入し、第1の開口部3520、第2の開口部3521及び第3の開口部3522を経由して注入したはんだの溶融物をそれぞれ第1の上面はんだ層1026、第2の上面はんだ層1027及び第3の上面はんだ層1028に変化させることにより、第1の上面はんだ層1026、第2の上面はんだ層1027及び第3の上面はんだ層1028を形成することもできる。はんだの溶融物に代えてAg焼結材の前駆体であるAgナノ粒子を含むペーストが注入されてもよい。パワーモジュール3000の製造の途上で第1の開口部3520、第2の開口部3521及び第3の開口部3522の全部又は一部にダイレクトポッティング樹脂1320が流れ込んでもよい。
 3.3 実施の形態3の効果
 実施の形態3によれば、実施の形態1と同様に、パワーモジュール3000の生産性及び信頼性を向上することができる。また、液体封止材の漏れ出しを抑制することができる。
 加えて、実施の形態3によれば、第1の開口部3520、第2の開口部3521及び第3の開口部3522をそれぞれ第1の接合部3500、第2の接合部3501及び第3の接合部3502から余剰のはんだを逃がすことに用いることができ、第1の接合部3500、第2の接合部3501及び第3の接合部3502が形成されているか否かの検査に用いることができる。
 4 実施の形態4
 図21は、実施の形態4のパワーモジュールを模式的に図示する上面図である。図22は、実施の形態4のパワーモジュールから上面ヒートスプレッダ、第1の上面はんだ層、第2の上面はんだ層、第3の上面はんだ層及び封止樹脂部を除去したものを模式的に図示する上面図である。図23、図24及び図25は、実施の形態4のパワーモジュールを模式的に図示する断面図である。図23、図24及び図25は、それぞれ図21に描かれる切断線G-G、H-H及びI-Iの位置における断面を図示する。
 図21から図25までに図示される実施の形態4のパワーモジュール4000は、主に下記の相違点で図1から図5までに図示される実施の形態1のパワーモジュール1000と相違する。
 実施の形態1のパワーモジュール1000においては、第1の外部端子1042及び第2の外部端子1043が、枠部材1044から同じ方向に突出する。また、信号端子1041が、枠部材1044から、第1の外部端子1042及び第2の外部端子1043が突出する方向と反対の方向に突出する。これに対して、実施の形態4のパワーモジュール4000においては、信号端子1041、第1の外部端子1042及び第2の外部端子1043が、枠部材1044から同じ方向に突出する。これにより、パワーモジュールを他の装置に組み込む際の組み込みの自由度が高くなる。
 説明されない構成については、実施の形態1のパワーモジュール1000において採用された構成が実施の形態4のパワーモジュール4000においても採用される。実施の形態2のパワーモジュール2000又は実施の形態3のパワーモジュール3000において採用された構成が実施の形態4のパワーモジュール4000においても採用されてもよい。
 5 実施の形態5
 図26は、実施の形態5のパワーモジュールを模式的に図示する断面図である。図27は、実施の形態5のパワーモジュールが冷却用の放熱部材に挿入された状態を模式的に図示する断面図である。
 図26に図示される実施の形態5のパワーモジュール5000は、主に下記の相違点で図1から図5までに図示される実施の形態1のパワーモジュール1000と相違する。
 実施の形態1のパワーモジュール1000においては、上面ヒートスプレッダ1025の上面1121が下面ヒートスプレッダ1040の下面1101と平行をなす位置に上面ヒートスプレッダ1025が位置決めされる。これに対して、実施の形態5のパワーモジュール5000においては、上面ヒートスプレッダ1025の上面1121が下面ヒートスプレッダ1040の下面1101に対して傾斜する位置に上面ヒートスプレッダ1025が位置決めされる。上面ヒートスプレッダ1025の上面1121を下面ヒートスプレッダ1040の下面1101に対して傾斜させることは、段差部1161の段差面1180の複数の部分1171,1172,1173及び1174の高さを互いに異ならせることにより実現することができる。これにより、テーパー状の形状を有するパワーモジュール5000が得られる。また、図27に図示されるように、製法上の制約によりパワーモジュール5000が挿入される挿入穴に抜き勾配がついている場合であっても、挿入穴に挿入されたパワーモジュール5000に備えられる上面ヒートスプレッダ1025の上面1121、及び挿入穴に挿入されたパワーモジュール5000に備えられる下面ヒートスプレッダ1040の下面1101を放熱部材5500に十分に接触させることができ、放熱性を向上することができる。
 説明されない構成については、実施の形態1のパワーモジュール1000において採用された構成が実施の形態5のパワーモジュール5000においても採用される。実施の形態2のパワーモジュール2000、実施の形態3のパワーモジュール3000又は実施の形態4のパワーモジュール4000において採用された構成が実施の形態5のパワーモジュール5000において採用されてもよい。
 6 実施の形態6
 本実施の形態は、上述した実施の形態1-5にかかる半導体装置を電力変換装置に適用したものである。実施の形態1-5にかかる半導体装置の適用は特定の電力変換装置に限定されるものではないが、以下、実施の形態6として、三相のインバータに実施の形態1-5にかかる半導体装置を適用した場合について説明する。
 図28は、本実施の形態にかかる電力変換装置を適用した電力変換システムの構成を示すブロック図である。
 図28に示す電力変換システムは、電源100、電力変換装置200、負荷300から構成される。電源100は、直流電源であり、電力変換装置200に直流電力を供給する。電源100は種々のもので構成することが可能であり、例えば、直流系統、太陽電池、蓄電池で構成することができるし、交流系統に接続された整流回路やAC/DCコンバータで構成することとしてもよい。また、電源100を、直流系統から出力される直流電力を所定の電力に変換するDC/DCコンバータによって構成することとしてもよい。
 電力変換装置200は、電源100と負荷300の間に接続された三相のインバータであり、電源100から供給された直流電力を交流電力に変換し、負荷300に交流電力を供給する。電力変換装置200は、図28に示すように、直流電力を交流電力に変換して出力する主変換回路201と、主変換回路201を制御する制御信号を主変換回路201に出力する制御回路203とを備えている。
 負荷300は、電力変換装置200から供給された交流電力によって駆動される三相の電動機である。なお、負荷300は特定の用途に限られるものではなく、各種電気機器に搭載された電動機であり、例えば、ハイブリッド自動車や電気自動車、鉄道車両、エレベーター、もしくは、空調機器向けの電動機として用いられる。
 以下、電力変換装置200の詳細を説明する。主変換回路201は、スイッチング素子と還流ダイオードを備えており(図示せず)、スイッチング素子がスイッチングすることによって、電源100から供給される直流電力を交流電力に変換し、負荷300に供給する。主変換回路201の具体的な回路構成は種々のものがあるが、本実施の形態にかかる主変換回路201は2レベルの三相フルブリッジ回路であり、6つのスイッチング素子とそれぞれのスイッチング素子に逆並列された6つの還流ダイオードから構成することができる。主変換回路201の各スイッチング素子や各還流ダイオードは、上述した実施の形態1-5のいずれかに相当する半導体モジュール202によって構成する。6つのスイッチング素子は2つのスイッチング素子ごとに直列接続され上下アームを構成し、各上下アームはフルブリッジ回路の各相(U相、V相、W相)を構成する。そして、各上下アームの出力端子、すなわち主変換回路201の3つの出力端子は、負荷300に接続される。
 また、主変換回路201は、各スイッチング素子を駆動する駆動回路(図示なし)を備えているが、駆動回路は半導体モジュール202に内蔵されていてもよいし、半導体モジュール202とは別に駆動回路を備える構成であってもよい。駆動回路は、主変換回路201のスイッチング素子を駆動する駆動信号を生成し、主変換回路201のスイッチング素子の制御電極に供給する。具体的には、後述する制御回路203からの制御信号に従い、スイッチング素子をオン状態にする駆動信号とスイッチング素子をオフ状態にする駆動信号とを各スイッチング素子の制御電極に出力する。スイッチング素子をオン状態に維持する場合、駆動信号はスイッチング素子の閾値電圧以上の電圧信号(オン信号)であり、スイッチング素子をオフ状態に維持する場合、駆動信号はスイッチング素子の閾値電圧以下の電圧信号(オフ信号)となる。
 制御回路203は、負荷300に所望の電力が供給されるよう主変換回路201のスイッチング素子を制御する。具体的には、負荷300に供給すべき電力に基づいて主変換回路201の各スイッチング素子がオン状態となるべき時間(オン時間)を算出する。例えば、出力すべき電圧に応じてスイッチング素子のオン時間を変調するPWM制御によって主変換回路201を制御することができる。そして、各時点においてオン状態となるべきスイッチング素子にはオン信号を、オフ状態となるべきスイッチング素子にはオフ信号が出力されるよう、主変換回路201が備える駆動回路に制御指令(制御信号)を出力する。駆動回路は、この制御信号に従い、各スイッチング素子の制御電極にオン信号又はオフ信号を駆動信号として出力する。
 本実施の形態に係る電力変換装置では、主変換回路201のスイッチング素子と還流ダイオードとして実施の形態1-5にかかる半導体モジュールを適用するため、生産性及び信頼性を向上することを実現することができる。
 本実施の形態では、2レベルの三相インバータにて実施の形態1-5にかかる半導体装置を適用する例を説明したが、実施の形態1-5にかかる半導体装置の適用は、これに限られるものではなく、種々の電力変換装置に適用することができる。本実施の形態では、2レベルの電力変換装置としたが3レベルやマルチレベルの電力変換装置であっても構わないし、単相負荷に電力を供給する場合には単相のインバータにて実施の形態1-5にかかる半導体装置を適用しても構わない。また、直流負荷等に電力を供給する場合にはDC/DCコンバータやAC/DCコンバータにて実施の形態1-5にかかる半導体装置を適用することも可能である。
 また、実施の形態1-5にかかる半導体装置を適用した電力変換装置は、上述した負荷が電動機の場合に限定されるものではなく、例えば、放電加工機やレーザー加工機、又は誘導加熱調理器や非接触器給電システムの電源装置として用いることもでき、さらには太陽光発電システムや蓄電システム等のパワーコンディショナーとして用いることも可能である。
 なお、本発明は、その発明の範囲内において、実施の形態を適宜、変形、省略することが可能である。
 この発明は詳細に説明されたが、上記した説明は、すべての局面において、例示であって、この発明がそれに限定されるものではない。例示されていない無数の変形例が、この発明の範囲から外れることなく想定され得るものと解される。

Claims (20)

  1.  外部に露出し第1の方向を向く第1の放熱面を有する第1の放熱部材と、
     前記第1の放熱部材が埋設されており、枠状部と前記枠状部の内側にある位置決め部とを備える枠部材と、
     外部に露出し前記第1の方向とは反対の第2の方向を向く第2の放熱面を有し、前記位置決め部に当たり、前記位置決め部により位置決めされる第2の放熱部材と、
     前記第1の放熱部材と前記第2の放熱部材とに挟まれる半導体素子と、
     前記枠部材と前記第2の放熱部材との間隙を充填し、前記半導体素子を封止する封止樹脂部と、
    を備える半導体装置。
  2.  前記位置決め部は、前記第2の放熱面が前記枠部材から前記第2の方向にはみ出す位置に前記第2の放熱部材を位置決めする
    請求項1の半導体装置。
  3.  前記位置決め部は、前記第2の放熱面が前記第1の放熱面に対して傾斜する位置に前記第2の放熱部材を位置決めする
    請求項1又は2の半導体装置。
  4.  前記枠状部は、最も前記第2の方向寄りにある端部を有し、
     前記枠部材は、前記枠状部の内側にあり前記位置決め部を有し前記端部との間に段差を有する段差部を備える

  5.  前記段差部は、半円柱状の形状を有する

  6.  前記第2の放熱部材は、前記第1の方向を向く面を有し、

  7.  前記第2の放熱部材は、前記第2の放熱面の縁から延び前記縁から前記第1の方向に離れるにつれて内側方向に移動する端面を有する

  8.  前記第2の放熱部材は、前記第1の方向を向く面を有し、
     前記枠部材は、前記第1の方向に進むにつれて前記第1の方向と垂直をなす方向の幅が狭くなる間隙を挟み前記位置決め部から連続し前記位置決め部より前記第2の方向寄りにあるテーパー面を有する

  9.  前記第1の放熱部材及び前記枠部材は、無蓋箱状の形状を形成し、
     前記封止樹脂部は、前記無蓋箱状の形状により定義される箱内空間に収まる
    請求項1から8までのいずれかの半導体装置。
  10.  前記第1の放熱部材及び前記枠部材は、無蓋箱状の形状を形成し、
     前記第2の放熱部材は、前記無蓋箱状の形状により定義される箱内空間の入口開口の平面形状より小さい平面形状を有する
    請求項1から9までのいずれかの半導体装置。
  11.  前記第2の放熱部材は、前記第2の放熱面の縁から延びる端面を有し、
     前記端面の全体は、前記枠状部から離れている

  12.  前記第1の放熱部材及び前記第2の放熱部材の少なくとも一方は、金属又は合金からなり放熱面を有するヒートスプレッダを備える

  13.  前記第1の放熱部材及び前記第2の放熱部材の少なくとも一方は、金属又は合金からなり放熱面を有するベースと、前記半導体素子に電気的に接続される導体層と、前記ベースを前記導体層から電気的に絶縁する絶縁層と、を備える絶縁回路基板を備える

  14.  前記半導体素子は、第1の主電極と、第2の主電極と、前記第1の主電極と前記第2の主電極との間の導通状態を制御するための信号電極と、を備え、

  19.  請求項1から18までのいずれかの半導体装置を有し、入力される電力を変換して出力する主変換回路と、
     前記主変換回路を制御する制御信号を前記主変換回路に出力する制御回路と、
    を備える電力変換装置。
  20.  a) 第1の放熱面を有する第1の放熱部材が埋設されており、枠状部と前記枠状部の内側にある位置決め部とを備える枠部材をインサート成形により成形する工程と、
     b) 工程a)の後に、前記第1の放熱面及び第2の放熱部材の第2の放熱面が互いに反対の方向を向き前記第2の放熱部材が前記位置決め部に当たり前記第2の放熱部材が前記位置決め部により位置決めされるように前記第1の放熱部材と前記第2の放熱部材とで半導体素子を挟む工程と、
     c) 工程b)の後に、前記枠部材と前記第2の放熱部材との間隙に封止樹脂からなる液体封止材を流し込み硬化させる工程と、
    を備える半導体装置の製造方法。
