Description
本発明は、電子デバイスの製造方法に関する。
電子デバイスは、基板と、基板上に順に形成された陽極、少なくとも一つの機能層及び陰極とを備える(特許文献1参照)。陽極全体に均一に電圧を供給するために、例えば、基板上に、金属配線がネットワーク状に配置されたネットワーク構造部を有する基板電極を形成し、その基板電極上に陽極を形成する場合がある。基板電極の表面に機能層の特性を低下させる原因となる物質が付着しないように、基板電極をUVオゾン処理することが知られている。
金属配線がネットワーク状に配置されたネットワーク構造部を有する基板電極が基板上に形成されている電子デバイスにおいて、基板電極をUVオゾン処理し、例えば基板電極上に、陽極としての導電層を塗布法で形成すると、デバイス特性が不安定になる場合があった。
そこで、本発明は、安定したデバイス特性を実現可能な電子デバイスを製造する方法を提供することを目的とする。
本願発明者は、金属配線がネットワーク状に配置されたネットワーク構造部を有する基板電極上に導電層を塗布法で形成した際に電子デバイスのデバイス特性が不安定になる点を鋭意検討した。その結果、上記UVオゾン処理された基板電極上に導電層を塗布法で形成した際、金属配線近傍において導電層を形成するための塗布液の濡れ広がりが不十分であることから、基板電極と対向電極との間に短絡等が生じ、リーク電流が発生し易くなるという知見を得て本願発明に至った。
本発明の一側面に係る電子デバイスの製造方法は、基板に形成されている基板電極であって、金属配線がネットワーク状に配置されたネットワーク構造部を有する上記基板電極をUVオゾン処理するUVオゾン処理工程と、塗布法を用いて導電層を、上記基板電極の少なくとも上記ネットワーク構造部上に形成する導電層形成工程と、少なくとも一つの機能層を含むデバイス機能部を、上記導電層上に形成するデバイス機能部形成工程と、上記デバイス機能部上に対向電極を形成する対向電極形成工程と、を備え、上記UVオゾン処理工程では、上記UVオゾン処理後の上記金属配線のシート抵抗値が800mΩ/□以下となるように、上記基板電極をUVオゾン処理する。
上記製造方法では、金属配線がネットワーク状に配置されたネットワーク構造部を有する基板電極を備える電子デバイスを製造できる。上記製造方法は、UVオゾン処理工程を有するため、基板電極が有する金属配線の濡れ性が向上する。そのため、基板電極の少なくともネットワーク構造部上に導電層を形成しても、基板電極において導電層を形成すべき領域に導電層が濡れ広がる。そのため、例えば基板電極と対向電極との短絡によるリーク電流が抑制される。その結果、安定したデバイス特性を実現できる。金属配線をUVオゾン処理すると金属配線の導電性が低下する場合がある。しかしながら、上記UVオゾン処理工程では、UVオゾン処理後の上記金属配線のシート抵抗値が800mΩ/□以下となるように上記基板電極をUVオゾン処理するため、基板電極の導電性を確保できる。
上記導電層を形成するための塗布法とは、ネットワーク構造部上の塗布面に、導電層を形成するための材料を含む液を塗布して、該材料を含む塗布膜を形成し、該塗布膜を乾燥して導電層を形成する方法である。上記導電層は、例えば高分子導電層である。
上記基板は、基板本体と、上記基板本体の主面上に形成されたバリア層とを有してもよい。これにより、デバイス機能部の劣化を抑制し得る。
一実施形態に係る電子デバイスの製造方法は、上記UVオゾン処理工程で、上記UVオゾン処理後の上記金属配線のシート抵抗値が800mΩ/□以下となるように上記基板電極へのUV照射条件を最適化する最適化工程を更に備えてもよい。これにより、基板電極の導電性をより確実に確保できる。
本発明によれば、安定したデバイス特性を実現可能な電子デバイスを製造する方法を提供できる。
以下、添付図面を参照して、本発明の好適な実施形態について詳細に説明する。図面の説明において同一又は相当要素には同一符号を付し、重複する説明は省略する。図面の寸法比率は、説明のものと必ずしも一致していない。
図1に示されるように、有機ELデバイス(電子デバイス)10は、基板12と、基板電極14と、高分子導電層(導電層)16と、有機EL部18と、対向電極20と、を備えている。本実施形態の有機ELデバイス10はボトムエミッション型の有機ELデバイスである。有機ELデバイス10において、高分子導電層16が陽極として機能し、対向電極20は陰極として機能する。基板電極14は、陽極である高分子導電層16の電圧を供給する補助電極として機能し得る。

基板12は基板本体22を有する。基板本体22は、可視光(波長400nm~800nmの光)に対して透光性を有する部材から構成されている。基板本体22としては、例えば、ガラス等が挙げられる。基板本体22がガラスである場合、その厚さは、例えば、0.05mm~1.1mmである。

基板本体22が樹脂である場合、その材料としては、例えば、プラスチックフィルムが挙げられる。基板本体22の材料は、例えば、ポリエーテルスルホン(PES);ポリエチレンテレフタレート(PET)、ポリエチレンナフタレート(PEN)等のポリエステル樹脂;ポリエチレン(PE)、ポリプロピレン(PP)、環状ポリオレフィン等のポリオレフィン樹脂;ポリアミド樹脂;ポリカーボネート樹脂;ポリスチレン樹脂;ポリビニルアルコール樹脂;エチレン-酢酸ビニル共重合体のケン化物;ポリアクリロニトリル樹脂;アセタール樹脂;ポリイミド樹脂;エポキシ樹脂等が挙げられる。
基板本体22の材料は、上記樹脂の中でも、耐熱性が高く、線膨張率が低く、かつ、製造コストが低いことから、ポリエステル樹脂、又はポリオレフィン樹脂が好ましく、ポリエチレンテレフタレート、又はポリエチレンナフタレートがさらに好ましい。これらの樹脂は、1種を単独で用いてもよいし、2種以上を組み合わせて用いてもよい。
基板本体22の一方の主面22a上にはバリア層24が配置されている。バリア層24は、水分や酸素等をバリアする機能を有する層である。バリア層24は、例えばケイ素、酸素及び炭素から形成された膜、ケイ素、酸素、炭素及び窒素から形成された膜、又は、金属酸化物から形成された膜で有り得る。具体的には、バリア層24の材料の例は、酸化ケイ素、窒化ケイ素、酸窒化ケイ素、酸化アルミニウム等である。バリア層24の厚さの例は、100nm以上10μm以下である。
基板本体22の他方の主面22bは発光面である。基板本体22の他方の主面22bには、光取り出しフィルム等が設けられていてもよい。
基板12がバリア層24を有する形態では、バリア層24のうち基板本体22と反対側の面が基板12の主面12aである。基板12は基板本体22を有していれば、バリア層24を有しなくてもよい。基板12が基板本体22自体である場合、基板本体22の主面22aが基板12の主面12aである。
[基板電極]
基板電極14は、基板12の主面12a上に配置されている。基板電極14は、図1及び図2に示したように、金属配線26がネットワーク状に配置されたネットワーク構造部28を備える。金属配線26は、銀、銅、モリブデン、アルミニウム、クロム、およびこれらの合金等の金属を含み、銀または銀合金を含むことが好ましい。金属配線26が銀または銀合金を含む場合、金属配線26における銀原子の含有率は90%以上であり、96%以上であり得る。
基板電極14は、基板12の主面12a上に配置されている。基板電極14は、図1及び図2に示したように、金属配線26がネットワーク状に配置されたネットワーク構造部28を備える。金属配線26は、銀、銅、モリブデン、アルミニウム、クロム、およびこれらの合金等の金属を含み、銀または銀合金を含むことが好ましい。金属配線26が銀または銀合金を含む場合、金属配線26における銀原子の含有率は90%以上であり、96%以上であり得る。
ネットワーク構造部28は、図2に示されるように、複数の開口部30を有する所定のパターンを有する。所定パターンは、例えば格子状のパターンである。格子状のパターンの場合、複数の開口部30は網目に対応する。網目の形状としては、例えば長方形又は正方形のような四角形、三角形、及び、六角形が挙げられる。
金属配線26は、例えば金属細線、ナノワイヤなどであり得る。金属配線26の線幅は、例えば0.5μm以上500μm以下である。金属配線26は、例えば線間隔が50μm以上であるように配置され得る。これにより、基板12側から光を取り出しやすい。金属配線26の厚さは例えば10nm以上500nm以下であり、50nm以上300nm以下が好ましい。
開口部30の形状及び線間隔を例示したが、それらに応じて規定される所定パターンは、基板電極14が、有機ELデバイス10において光を取り出し得るネットワーク構造部28を形成可能なパターンであればよい。
[高分子導電層]
高分子導電層16は、基板電極14のうち少なくともネットワーク構造部28を含む所定領域上に配置されている。高分子導電層16がネットワーク構造部28上に配置されていることから、高分子導電層16は、基板電極14の開口部30から露出する基板12上にも配置されている。高分子導電層16の材料には、光透過性を示す高分子系材料が用いられる。光透過性を示す高分子系材料としては、例えばポリアニリン及びその誘導体、ポリチオフェン及びその誘導体等が挙げられる。
高分子導電層16は、基板電極14のうち少なくともネットワーク構造部28を含む所定領域上に配置されている。高分子導電層16がネットワーク構造部28上に配置されていることから、高分子導電層16は、基板電極14の開口部30から露出する基板12上にも配置されている。高分子導電層16の材料には、光透過性を示す高分子系材料が用いられる。光透過性を示す高分子系材料としては、例えばポリアニリン及びその誘導体、ポリチオフェン及びその誘導体等が挙げられる。
高分子導電層16の厚さは、光の透過性、電気伝導度等を考慮して決定できる。高分子導電層16の厚さは、通常、10nm~1μmであり、好ましくは10nm~500nmであり、さらに好ましくは10nm~300nmである。
[有機EL部]
有機EL部18は、高分子導電層16の主面(基板電極14又は基板12に接する面の反対側)上に配置されている。有機EL部18は、有機ELデバイス10に供給された電圧に応じて、電荷の移動及び電荷の再結合などの有機ELデバイス10の発光に寄与する機能部である。有機EL部18の厚さは通常50nm~500nmである。
有機EL部18は、高分子導電層16の主面(基板電極14又は基板12に接する面の反対側)上に配置されている。有機EL部18は、有機ELデバイス10に供給された電圧に応じて、電荷の移動及び電荷の再結合などの有機ELデバイス10の発光に寄与する機能部である。有機EL部18の厚さは通常50nm~500nmである。
有機EL部18は発光層を含んでいる。発光層は、光(可視光を含む)を発する機能を有する機能層である。発光層は有機層であり、通常、主として蛍光及び/又はりん光を発光する発光材料、或いは該発光材料とこれを補助する発光層用ドーパント材料を含む。発光層用ドーパント材料は、例えば発光効率の向上及び発光波長の変化の少なくとも一方のために加えられる。蛍光及び/又はりん光を発光する発光材料は、低分子化合物であってもよいし、高分子化合物であってもよい。発光層を構成する有機物としては、例えば下記の色素系材料、金属錯体系材料、高分子系材料等の蛍光及び/又はりん光を発光する発光材料や、下記の発光層用ドーパント材料等が挙げられる。
(色素系材料)
色素系材料としては、例えばシクロペンタミン及びその誘導体、テトラフェニルブタジエン及びその誘導体、トリフェニルアミン及びその誘導体、オキサジアゾール及びその誘導体、ピラゾロキノリン及びその誘導体、ジスチリルベンゼン及びその誘導体、ジスチリルアリーレン及びその誘導体、ピロール及びその誘導体、チオフェン化合物、ピリジン化合物、ペリノン及びその誘導体、ペリレン及びその誘導体、オリゴチオフェン及びその誘導体、オキサジアゾールダイマー、ピラゾリンダイマー、キナクリドン及びその誘導体、クマリン及びその誘導体等が挙げられる。
色素系材料としては、例えばシクロペンタミン及びその誘導体、テトラフェニルブタジエン及びその誘導体、トリフェニルアミン及びその誘導体、オキサジアゾール及びその誘導体、ピラゾロキノリン及びその誘導体、ジスチリルベンゼン及びその誘導体、ジスチリルアリーレン及びその誘導体、ピロール及びその誘導体、チオフェン化合物、ピリジン化合物、ペリノン及びその誘導体、ペリレン及びその誘導体、オリゴチオフェン及びその誘導体、オキサジアゾールダイマー、ピラゾリンダイマー、キナクリドン及びその誘導体、クマリン及びその誘導体等が挙げられる。
(金属錯体系材料)
金属錯体系材料としては、例えばTb、Eu、Dy等の希土類金属、又はAl、Zn、Be、Pt、Ir等を中心金属に有し、オキサジアゾール、チアジアゾール、フェニルピリジン、フェニルベンゾイミダゾール、キノリン構造等を配位子に有する金属錯体等を挙げることができる。金属錯体としては、例えばイリジウム錯体、白金錯体等の三重項励起状態からの発光を有する金属錯体、アルミニウムキノリノール錯体、ベンゾキノリノールベリリウム錯体、ベンゾオキサゾリル亜鉛錯体、ベンゾチアゾール亜鉛錯体、アゾメチル亜鉛錯体、ポルフィリン亜鉛錯体、フェナントロリンユーロピウム錯体等が挙げられる。
金属錯体系材料としては、例えばTb、Eu、Dy等の希土類金属、又はAl、Zn、Be、Pt、Ir等を中心金属に有し、オキサジアゾール、チアジアゾール、フェニルピリジン、フェニルベンゾイミダゾール、キノリン構造等を配位子に有する金属錯体等を挙げることができる。金属錯体としては、例えばイリジウム錯体、白金錯体等の三重項励起状態からの発光を有する金属錯体、アルミニウムキノリノール錯体、ベンゾキノリノールベリリウム錯体、ベンゾオキサゾリル亜鉛錯体、ベンゾチアゾール亜鉛錯体、アゾメチル亜鉛錯体、ポルフィリン亜鉛錯体、フェナントロリンユーロピウム錯体等が挙げられる。
(高分子系材料)
高分子系材料としては、例えばポリパラフェニレンビニレン及びその誘導体、ポリチオフェン及びその誘導体、ポリパラフェニレン及びその誘導体、ポリシラン及びその誘導体、ポリアセチレン及びその誘導体、ポリフルオレン及びその誘導体、ポリビニルカルバゾール及びその誘導体、上記色素系材料、又は金属錯体系材料を高分子化した材料等が挙げられる。
高分子系材料としては、例えばポリパラフェニレンビニレン及びその誘導体、ポリチオフェン及びその誘導体、ポリパラフェニレン及びその誘導体、ポリシラン及びその誘導体、ポリアセチレン及びその誘導体、ポリフルオレン及びその誘導体、ポリビニルカルバゾール及びその誘導体、上記色素系材料、又は金属錯体系材料を高分子化した材料等が挙げられる。
(発光層用ドーパント材料)
発光層用ドーパント材料としては、例えばペリレン及びその誘導体、クマリン及びその誘導体、ルブレン及びその誘導体、キナクリドン及びその誘導体、スクアリリウム及びその誘導体、ポルフィリン及びその誘導体、スチリル色素、テトラセン及びその誘導体、ピラゾロン及びその誘導体、デカシクレン及びその誘導体、フェノキサゾン及びその誘導体等が挙げられる。
発光層用ドーパント材料としては、例えばペリレン及びその誘導体、クマリン及びその誘導体、ルブレン及びその誘導体、キナクリドン及びその誘導体、スクアリリウム及びその誘導体、ポルフィリン及びその誘導体、スチリル色素、テトラセン及びその誘導体、ピラゾロン及びその誘導体、デカシクレン及びその誘導体、フェノキサゾン及びその誘導体等が挙げられる。
有機EL部18は発光層の他、種々の機能層を有してもよい。高分子導電層16と発光層との間に設けられる機能層としては、例えば正孔注入層、正孔輸送層等が挙げられる。発光層と対向電極20との間に設けられる機能層としては、例えば電子輸送層、電子注入層等が挙げられる。
正孔注入層は、高分子導電層16から発光層への正孔注入効率を向上させる機能を有する機能層である。正孔輸送層は、高分子導電層16、正孔注入層、又は正孔輸送層のうち高分子導電層16により近い部分から発光層への正孔注入効率を向上させる機能を有する機能層である。電子輸送層は、対向電極20、電子注入層、又は電子輸送層のうち対向電極20により近い部分から発光層への電子注入効率を向上させる機能を有する機能層である。電子注入層は、対向電極20から発光層への電子注入効率を向上させる機能を有する機能層である。
有機EL部18の層構成の例を以下に示す。下記層構成の例では、陽極(高分子導電層16)と陰極(対向電極20)と各種機能層の配置関係を示すために陽極及び陰極も括弧書きで記載している。

対向電極20として、例えば、導電性金属酸化物や、導電性有機物等から形成された透明導電性電極が用いられ得る。導電性金属酸化物としては、具体的には、酸化インジウム、酸化亜鉛、酸化スズ、ITO、IZO等が挙げられ、導電性有機物としてポリアニリン及びその誘導体、ポリチオフェン及びその誘導体等が挙げられる。対向電極20は、2層以上を積層した積層体で構成されていてもよい。上記電子注入層は対向電極20の一部であってもよい。
対向電極20の厚さは、電気伝導度、耐久性を考慮して設定される。対向電極20の厚さは、通常、10nm~10μmであり、好ましくは20nm~1μmであり、さらに好ましくは50nm~500nmである。
次に、有機ELデバイス10の製造方法の一例を説明する。図3に示したように、有機ELデバイス10は、基板電極形成工程S01、UVオゾン処理工程S02、導電層形成工程S03、有機EL部形成工程(デバイス機能部形成工程)S04及び対向電極形成工程S05を順に実施することで製造される。以下、各工程を説明する。
[基板電極形成工程]
基板電極形成工程S01では、基板12上に基板電極14を形成する。基板電極14は、例えばフォトリソグラフィー法を利用して形成され得る。この場合、最初に、物理蒸着(PVD)法、スパッタリング法等により、基板電極14となるべき金属層を形成する。その後、金属層を、フォトリソグラフィー法を用いて所定のパターンにパターニングすることで、ネットワーク構造部28を有する基板電極14が得られる。
基板電極形成工程S01では、基板12上に基板電極14を形成する。基板電極14は、例えばフォトリソグラフィー法を利用して形成され得る。この場合、最初に、物理蒸着(PVD)法、スパッタリング法等により、基板電極14となるべき金属層を形成する。その後、金属層を、フォトリソグラフィー法を用いて所定のパターンにパターニングすることで、ネットワーク構造部28を有する基板電極14が得られる。
基板電極14は、リフトオフ法を用いて形成されてもよい。この場合、最初に、所定パターンの基板電極14が形成されるべき領域が開口されているマスクを形成する。その後、物理蒸着、スパッタリング法等によりマスクの開口部に金属を堆積させて金属配線26を形成する。続いて、マスクを除去することで、ネットワーク構造部28を有する基板電極14が得られる。
基板電極14は、インクジェット印刷法、グラビア印刷法、スクリーン印刷法等の種々の塗布法を用いて形成されてもよい。この場合、例えば、インクジェット印刷法等によって、ナノ構造体が分散されたインクを、基板電極14の所定のパターンで印刷する。その後、焼成することによりネットワーク構造部28を有する基板電極14が得られる。
[UVオゾン処理工程]
UVオゾン処理工程S02では、基板12に形成されておりネットワーク構造部28を有する基板電極14に紫外線(UV)を照射し、基板電極14をUVオゾン処理する。照射する紫外線の波長は、例えば185nm~254nmである。紫外線を出力する紫外線源の例は低圧水銀ランプである。UVオゾン処理工程S02では、UVオゾン処理後の金属配線26のシート抵抗値が800mΩ/□以下となるようにUVオゾン処理する。UVオゾン処理工程S02では、好ましくは、600mΩ/□以下となるようにUVオゾン処理する。上記シート抵抗値とは、シート表面の抵抗値であり、四端子法で測定された場合の値である。シート抵抗値の次元はΩ(オーム)であるが、本明細書では、電気抵抗との違いを明確にするためシート抵抗に関する技術分野で使用されている「Ω/□」(Ω毎スクウェア、Ω/sq)を用いている。
UVオゾン処理工程S02では、基板12に形成されておりネットワーク構造部28を有する基板電極14に紫外線(UV)を照射し、基板電極14をUVオゾン処理する。照射する紫外線の波長は、例えば185nm~254nmである。紫外線を出力する紫外線源の例は低圧水銀ランプである。UVオゾン処理工程S02では、UVオゾン処理後の金属配線26のシート抵抗値が800mΩ/□以下となるようにUVオゾン処理する。UVオゾン処理工程S02では、好ましくは、600mΩ/□以下となるようにUVオゾン処理する。上記シート抵抗値とは、シート表面の抵抗値であり、四端子法で測定された場合の値である。シート抵抗値の次元はΩ(オーム)であるが、本明細書では、電気抵抗との違いを明確にするためシート抵抗に関する技術分野で使用されている「Ω/□」(Ω毎スクウェア、Ω/sq)を用いている。
例えば、UV積算照度(mJ/cm2)が7250mJ/cm2以下(更には、7000mJ/cm2以下)であれば、800mΩ/□以下のシート抵抗値を実現し易く、UV積算照度(mJ/cm2)が6000mJ/cm2以下であれば600mΩ/□以下のシート抵抗値を実現し易い。本明細書記載のUV積算照度(mJ/cm2)は、紫外線光源として低圧水銀ランプを用い、測定波長域が230nm~280nmであり、ピーク感度波長が255nmであるUV照度計を使用してUV測定を行った場合の値である。
[導電層形成工程]
導電層形成工程S03では、基板12上であり、且つ基板電極14においてネットワーク構造部28を含む所定領域上に高分子導電層16を、塗布法を用いて形成する。塗布法は、形成すべき層の材料を含む液を、層が形成されるべき下地上の塗布面に塗布して、該材料を含む塗布膜を形成し、該塗布膜を乾燥して層を形成する方法である。塗布法としては、例えば、スリットコート法、マイクログラビアコート法、グラビアコート法、バーコート法、ロールコート法、ワイヤーバーコート法、インクジェット印刷法、スプレーコート法、スクリーン印刷法、フレキソ印刷法、オフセット印刷法及びノズル印刷法等が挙げられる。
導電層形成工程S03では、基板12上であり、且つ基板電極14においてネットワーク構造部28を含む所定領域上に高分子導電層16を、塗布法を用いて形成する。塗布法は、形成すべき層の材料を含む液を、層が形成されるべき下地上の塗布面に塗布して、該材料を含む塗布膜を形成し、該塗布膜を乾燥して層を形成する方法である。塗布法としては、例えば、スリットコート法、マイクログラビアコート法、グラビアコート法、バーコート法、ロールコート法、ワイヤーバーコート法、インクジェット印刷法、スプレーコート法、スクリーン印刷法、フレキソ印刷法、オフセット印刷法及びノズル印刷法等が挙げられる。
[有機EL部形成工程]
有機EL部形成工程S04では、高分子導電層16上に有機EL部18を形成する。有機EL部18が発光層である場合、高分子導電層16上に発光層を形成する。発光層は、ドライ成膜法で形成されてもよいし、塗布法で形成されてもよい。ドライ成膜法としては、例えば、真空蒸着法、スパッタ法、イオンプレーティング法、CVD法などが挙げられる。塗布法の例は高分子導電層16を形成する場合と同様である。有機EL部18が、発光層を含む複数の機能層の積層体である場合、有機EL部18が有する複数の層を高分子導電層16側から順に形成すればよい。各機能層の形成方法の例は発光層の場合と同様である。
有機EL部形成工程S04では、高分子導電層16上に有機EL部18を形成する。有機EL部18が発光層である場合、高分子導電層16上に発光層を形成する。発光層は、ドライ成膜法で形成されてもよいし、塗布法で形成されてもよい。ドライ成膜法としては、例えば、真空蒸着法、スパッタ法、イオンプレーティング法、CVD法などが挙げられる。塗布法の例は高分子導電層16を形成する場合と同様である。有機EL部18が、発光層を含む複数の機能層の積層体である場合、有機EL部18が有する複数の層を高分子導電層16側から順に形成すればよい。各機能層の形成方法の例は発光層の場合と同様である。
[対向電極形成工程]
対向電極形成工程S06では、有機EL部18上に対向電極20を形成する。対向電極20は、ドライ成膜法で形成されてもよいし、塗布法で形成されてもよい。ドライ成膜法及び塗布法の例は、有機EL部形成工程S04の説明で挙げた例と同様である。
対向電極形成工程S06では、有機EL部18上に対向電極20を形成する。対向電極20は、ドライ成膜法で形成されてもよいし、塗布法で形成されてもよい。ドライ成膜法及び塗布法の例は、有機EL部形成工程S04の説明で挙げた例と同様である。
以上により、図1に示された有機ELデバイス10が製造される。有機ELデバイス10では、有機EL部18に含まれる有機層の劣化を防止するために、対向電極20上に、有機EL部18を少なくとも封止する封止部材等が設けられてもよい。
上記製造方法では、可撓性を有する帯状の基板12(又は基板本体22)を使用できる。この場合、巻出し部から基板12を繰り出し、巻取り部で基板12を巻き取るまで、基板12を長手方向に搬送しながら上記各工程を実施するロールツーロール方式で有機ELデバイス10を製造してもよい。ロールツーロール方式で有機ELデバイス10を製造する場合、全工程を連続的にロールツーロール方式で実施してもよいし、全工程のうちから選択した工程をロールツーロール方式で行ってもよい。
次に、本実施形態に係る有機ELデバイス10の製造方法の作用効果を、UVオゾン処理工程S02を有しない場合と対比して説明する。
まず、UVオゾン処理工程S02を有しない場合を説明する。UVオゾン処理を施していない基板電極が設けられた基板上に塗布法を用いて導電層を形成した場合、製造された有機ELデバイスのデバイス特性が不安定になる場合がある。この点を本願発明者は鋭意検討し、基板電極にUVオゾン処理を施していない場合、金属配線近傍の導電層の濡れ広がり(濡れ性)が不十分であることで上記のようにデバイス特性が不安定になることを見いだした。すなわち、金属配線近傍の導電層の濡れ広がりが不十分であると、導電層上に形成される有機EL部(デバイス機能部)が成膜不良となる。その結果、例えば基板電極と対向電極とが短絡等の不具合によってリーク電流が生じる確率が高くなり、デバイス特性が不安定になると考えられる。
本実施形態に係る有機ELデバイス10の製造方法は、UVオゾン処理工程S02を備えており、基板電極14にUVオゾン処理を実施した後で高分子導電層(導電層)16を基板電極14が設けられた基板12上に形成する。これにより、基板電極14の表面の濡れ性がUVオゾン処理しない場合に比べて向上するため、高分子導電層16を、基板電極14の所定領域上に確実に形成できる。その結果、本実施形態に係る有機ELデバイス10の製造方法では、安定したデバイス特性を有する有機ELデバイス10を製造可能である。仮に不純物(例えば基板電極14上の層の特性低下の原因となる物質)が基板電極14の表面に付着していても、UVオゾン処理工程S02において基板電極14をUVオゾン処理するため、上記不純物は除去され得る。そのため、上記不純物による例えば高分子導電層16の特性低下又は有機EL部18が有する機能層の特性低下を防止できる。この点でも、安定したデバイス特性を有する有機ELデバイス10を製造可能である。
UVオゾン処理において、金属配線26がネットワーク状に配置されたネットワーク構造部28を有する基板電極14に紫外線を照射すると、金属配線26(基板電極14)の表面が酸化する。その結果、図4の実験結果から理解されるように、金属配線26(基板電極14)の表面のシート抵抗値が増加する。すなわち、金属配線26(基板電極14)の導電性が低下する。
図4は、金属配線26(基板電極14)と同じ材料からなる金属層を支持基板上に形成した後、UVオゾン処理した場合の金属層のシート抵抗値の測定結果を示すグラフである。図4の横軸は、UV積算照度(mJ/cm2)を示しており、縦軸はシート抵抗値(mΩ/□)を示している。実験に使用した紫外線源として、185nmから254nmの範囲のUVを放射する低圧水銀ランプを使用した。UV積算照度を得るためのUV照度計の測定波長域は230nmから280nmであり、ピーク感度波長は255nmであった。シート抵抗値は四端子法で測定した値である。
上記有機ELデバイス10の製造方法が備えるUVオゾン処理工程S02では、UVオゾン処理後の金属配線26のシート抵抗値が800mΩ/□以下となるように基板電極14をUVオゾン処理する。そのため、前述したように、高分子導電層16を、基板電極14の上記所定領域上に確実に形成しながら、基板電極14の酸化の影響を低減可能である。その結果、基板電極14の導電性を確保しながらデバイス特性の安定した有機ELデバイス10を製造できる。更に、基板電極14の導電性を確保できることから、シート抵抗値が800mΩ/□より大きい場合に比べて低い駆動電圧で動作可能な有機ELデバイス10が製造され得る。
UVオゾン処理工程S02では、シート抵抗値を抑えながら濡れ性を改善することが好ましい。よって、UVオゾン処理後の金属配線26のシート抵抗値が600mΩ/□以下となるようにUVオゾン処理することが好ましい。
一定の濡れ性を得るために、例えばUV積算照度(mJ/cm2)が500mJ/cm2以上となるようにUVを基板電極14に照射することが好ましい。ただし、UVオゾン処理工程S02で、紫外線(UV)を基板電極14に照射すれば濡れ性の改善は図れる。
図4に示したように、シート抵抗値はUV積算照度に応じて変化するため、UVの照射条件、例えば照射時間、照射量等を調整することで、シート抵抗値が800mΩ/□(以下、「所定の値」とも称す)以下となるようにUVオゾン処理を実施すればよい。シート抵抗値が所定の値以下となるためのUV照射条件は、例えば、予め実験などに基づいて最適化し得る。この場合、有機ELデバイス10の製造方法は、UVオゾン処理でのUV照射条件を最適化する最適化工程を有してもよい。上記最適化工程では、図4の結果を得た実験と同様の実験でUV照射条件を最適化できる。すなわち、まず、基板電極14と同じ材料(銀を含む材料)を支持基板上に成膜し金属層を形成する。次に、UVオゾン処理で使用する紫外線源をその金属層に照射して金属層をUVオゾン処理し、金属層のシート抵抗値を測定する。その後、図4に示したようなUV積算照度に対するシート抵抗値の変化曲線に基づいて、シート抵抗値が所定の値以下となるUV積算照度を得る。
図4に示したように、UV積算照度が一定の値(図4では、約7250mJ/cm2)まではシート抵抗値の増加量は小さい一方、上記一定の値を超えると急激にシート抵抗値は増加する。そのため、濡れ性を高めるために、例えば、シート抵抗値が所定の値以下となるUV積算照度であって、シート抵抗値の変化曲線における変曲点近傍のUV積算照度で基板電極14をUVオゾン処理することが好ましい。
UVオゾン処理工程S02において、UVオゾン処理後の金属配線26のシート抵抗値が800mΩ/□以下となるように基板電極14をUVオゾン処理することから、シート抵抗値を考慮せずにUVオゾン処理を実施する場合より、金属配線26の表面が劣化しにくい。例えばUVオゾン処理によって金属配線26の表面に微小突起などが形成されにくい。そのため、金属配線26の表面の劣化(例えば微小突起の発生)に起因したリーク電流も抑えられるので、上記有機ELデバイス10の製造方法では、より安定したデバイス特性を有する有機ELデバイス10を製造可能である。
上記製造方法では、基板電極14の所定領域(設計段階での高分子導電層16の形成領域に相当)に高分子導電層16をより確実に形成できることから、所望の性能を実現可能な有機ELデバイス10を製造し易い。よって、上記有機ELデバイス10の製造方法では製造歩留まりも向上する。
次に、実施例を説明する。実施例の説明では、上記実施形態の有機ELデバイス10が有する各構成要素に対応する構成要素には、有機ELデバイス10の場合と同様の符号を付し、重複する説明を省略する。
実施例では、基板電極14が形成された基板12を使用した。基板12は、厚さが0.7mmであるガラス基板であった。基板12はバリア層24を有しなかった。基板電極14が有するネットワーク構造部28(金属配線26がネットワーク状に配置された部分)の開口部30の形状は六角形であった。基板電極14の厚さは100nmであった。よって、金属配線26の厚さも100nmであった。基板電極14の材料は、銀合金であった。
基板12上の基板電極14にUVオゾン処理を4分間実施した。そのときのUV積算照度は、4675mJ/cm2であった。実施例のUV積算照度に対応するシート抵抗値は、図4より、461mΩ/□である。紫外線光源には低圧水銀ランプを用い、測定波長域が230nm~280nmであり、ピーク感度波長が255nmであるUV照度計を使用してUV測定を行ってUV積算照度を得た。
その後、基板12上であり且つ基板電極14においてネットワーク構造部28を含む所定領域上に高分子導電層16をスピンコート法によって形成した。具体的には、上記所定領域上に高分子導電層16となる塗布液をスピンコートとし、塗布膜を大気雰囲気中において80℃で2分間加熱して乾燥させた後、130℃で15分間加熱して高分子導電層16を形成した。
続いて、高分子導電層16上に、有機EL部18と、陰極である対向電極20を、有機EL部18及び対向電極20の順に形成した。その後、基板12に対して封止部材を貼合して有機ELデバイス10を得た。有機EL部18は、高分子導電層16側から順に、正孔注入層、正孔輸送層、発光層、電子輸送層及び電子注入層を有していた。有機EL部18が有する上記複数の層は、スピンコート法で形成した。対向電極20は真空蒸着法で形成した。製造した有機ELデバイス10の発光部の大きさは、平面視において、10mm×10mmであった。
上記のように製造した実施例の有機ELデバイス10に、-5Vから6Vまで電圧を印加し、-4Vにおける電流密度と、輝度1000cd/m2における駆動電圧を測定した。その結果、-4Vにおける電流密度は、―3.3×10-3mA/cm2であり、駆動電圧は、4.14Vであった。
以上、本発明の実施形態及び実施例を説明した。しかしながら、本発明は、例示した実施形態及び実施例に限定されるものではなく、特許請求の範囲によって示される範囲が含まれるとともに、特許請求の範囲と均等の意味及び範囲内でのすべての変更が含まれることが意図される。
導電層は、塗布法で形成される層であれば、高分子導電層に限定されない。例えば、導電層の材料として、高分子材料以外に、例えば銀ナノ粒子を含む材料などが挙げられる。
例えば、導電層が陽極であり、対向電極が陰極である形態を説明したが、導電層が陰極であり、対向電極が陽極でもよい。
本発明は、有機ELデバイス以外の有機電子デバイス、例えば、有機太陽電池、有機フォトディテクタ、有機トランジスタ、有機トランジスタ等の有機物を材料として用いたデバイスにも適用可能である。本発明は、機能層が有機物を含まない電子デバイスにも適用可能である。

Claims (4)
- 基板に形成されている基板電極であって、金属配線がネットワーク状に配置されたネットワーク構造部を有する前記基板電極をUVオゾン処理するUVオゾン処理工程と、
塗布法を用いて導電層を、前記基板電極の少なくとも前記ネットワーク構造部上に形成する導電層形成工程と、
少なくとも一つの機能層を含むデバイス機能部を、前記導電層上に形成するデバイス機能部形成工程と、
前記デバイス機能部上に対向電極を形成する対向電極形成工程と、
を備え、
前記UVオゾン処理工程では、前記UVオゾン処理後の前記金属配線のシート抵抗値が800mΩ/□以下となるように、前記基板電極をUVオゾン処理する、
