Abstract

周期的な分極反転構造を有する薄膜基板と支持基板とを積層した構造を有する波長変換素子において、光を従来よりも小さい断面積に閉じ込めることにより高効率な波長変換を実現可能な波長変換素子の作製方法を提供すること。二次非線形光学結晶からなる第1の基板に対して、周期的な分極反転構造を形成するとともに、一方の基板面からイオンを打ち込むことによって当該第1の基板内にダメージ層を形成して接合用の第1の基板を得る工程(S11,12)と、前記第1の基板よりも屈折率が小さい接合面を有する第2の基板を該接合面において前記第1の基板の前記一方の基板面と直接的に接合する工程(S13)と、支持基板である前記第2の基板に直接的に接合された前記第1の基板を前記ダメージ層を境に剥離して、前記第1の基板の一部を除去する工程(S14)とを含む。

Description

波長変換素子およびその作製方法
 本発明は非線形光学効果を用いた光学素子に関し、具体的には、光通信システムや光信号処理において用いられる波長変換素子およびその作製方法に関する。
(非線形光学への期待&非線形光学の基本的効果)
 非線形光学効果を用いた光応用技術は、新しい光通信分野や光を用いた量子情報処理分野において期待されている。非線形光学効果の中でも基本的な効果として波長変換が知られている。波長変換では非線形光学媒質へ入射する光を別の周波数を有する光に変換することができる。この特性を利用し、レーザー単体では発振が困難な波長帯の光を生み出す技術として広く知られている。特に2次非線形材料で大きな非線形定数を持つニオブ酸リチウム(LiNbO3)を用いた周期分極反転構造を持つ導波路は、その非線形光学効果の効率の高さから既に市販されている光源内に組み込まれている。
 二次非線形光学効果では、波長λ1、λ2の光を入力して新たな波長λ3を発生させる波長変換において、下記(式1)が成り立つ場合、和周波発生(SFG:Sum Frequency Generation)とよぶ。

 特に、λ1=λ2の場合、(式1)を変形して以下の(式2)が得られる。

 (式2)を満たす波長変換を第二高調波発生(SHG:Second Harmonic Generation)とよぶ。
 また、下記(式3)を満たす波長変換を差周波発生(DFG:Difference Frequency Generation)とよぶ。

 さらにはλ1のみ入力し(式3)を満たすλ2、λ3を発生する光パラメトリック効果も存在する。特にSHG、SFGは入力光に対して短波長の光、すなわちエネルギーの高い光を新たに発生し、可視光域の発生などに良く利用される。
 これらの二次非線形光学効果を効率良く起こすためには、相互作用する3波長の位相不整合量が0であることが求められる。そこで二次非線形光学材料の分極を周期的に反転させることにより疑似的に位相不整合量を0にすることができる。その時の反転周期をΛとすると、(式1)で示される和周波発生において波長λ1、λ2、λ3に対して以下の(式4)を満たすΛを設定すれば良い。
   n3/λ3-n2/λ2-n1/λ1-1/Λ=0   (式4)
 ここでn1は波長λ1での屈折率、n2は波長λ2での屈折率、n3は波長λ3での屈折率である。
 このような周期分極反転構造に加え、導波路化することにより高効率な波長変換が可能となる。非線形光学効果は非線形相互作用を引き起こす光の重なり密度が高いほどその効果も大きくなる。従って、光を小さい断面積に閉じ込めることが可能な導波路構造を採用すれば、高効率な波長変換が可能になるといえる。

(従来の製造方法)
 従来、薄膜基板を有する波長変換素子を作製するためには、支持基板上に導波路基板を貼り合わせ後に導波路基板を研磨によって薄膜化していた(特許文献1)。しかしこの手法では面内均一性を担保しながら例えば1ミクロン以下という極薄い膜厚を獲得することは難しく、また貼り合わせた基板のほとんどを研磨により削ってしまい、コスト面からも望ましくなかった。
(近年のスマートカット技術)
 研磨以外の手法で薄膜基板を獲得する方法として、SOITECH(商標)社のイオン打ち込みによる薄膜基板獲得技術(スマートカット(商標)技術)が知られている(非特許文献1)。この手法では、ある一定のイオンドーズ量および一定の加速電圧の下、基板表面から加速されたイオンを注入し、基板表面から一定の深さにダメージ層を生成する。この基板に熱を加えると、ダメージ層を境目に剥離が生じる。この原理を応用したのが「スマートカット技術」であり、シリコンフォトニクス技術を支える基盤技術である。
 この手法では、剥離面を最後に研磨することで平坦な基板表面を獲得することができる。
(スマートカット技術を用いた薄膜LN)
 近年、このイオン打ち込みによる薄膜基板獲得技術を二次非線形光学結晶であるニオブ酸リチウムや、ニオブ酸タンタルに対して施すことで、薄膜化されたLN(Lithium niobate:ニオブ酸リチウム)、LT(Lithium Tantalate:タンタル酸リチウム)基板を作製し、販売するメーカが増えている。図1は市販の薄膜LN複合基板の製造工程を示す図である。図1に示すように、LN基板300の一方からHeイオンを注入してLN基板300の表面近傍にイオン注入層101を形成し(図1(a))、イオン注入層101側からSiO2層201とSi/LN層202とを積層した支持基板200に貼り合わせる(図1(b))。イオン注入層101に沿ってLN基板300の一部400を薄膜100を残して剥離すると(図1(c))、薄膜LN複合基板500を得ることができる(図1(d))。
 しかしながら、これらの基板にはまだ分極反転処理は施されていない。
(薄膜LNへの疑似位相整合の生成)
 「スマートカット技術」により薄膜化された薄膜LNに疑似位相整合(QPM:Quasi-Phase Matching)を生成することを考える。疑似位相整合は二次非線形光学結晶に周期的な分極反転構造を形成することにより実現される。しかしながら、上述のように「スマートカット技術」により薄膜化された基板は、支持基板が既に貼り合わされているため、その後に分極反転構造を作製することは非常に難しい。屈折率が異なる唯一の軸(z軸)が基板面に垂直な方向になるようにカットされたzカット基板では基板の貼り合わせ層の下にメタル層をあらかじめ作成し、基板の上面とメタル層の間で電界印加を行う必要があるが、そのパターニング精度は悪い(非特許文献2)。また、金属層を含んだ下基板を準備する必要があるため工程数も多くなってしまう。
 一方で屈折率が変化するz軸を面内に含むxカット基板、yカット基板では基板表面にのみ電極を蒸着し、電界印加をすることでその分極方向を変調可能であるが、将来の集積化を目標とした時には、xカット基板、yカット基板よりもzカット基板に利点があるといえる。これは、xカットまたはyカットの基板上に導波路を作製すると、導波路の進行方向により屈折率に起因する特性が異なってしまうからである。特性が異なると、リング共振器やAWGなどの機能素子が作りにくく、例えば曲げ導波路を作製した場合には偏波が回りやすいという問題がある。一方でzカットの基板上に導波路を作製すると、面内で等方的であるため、集積化に適し、機能素子が作製しやすい。
(zカット基板に対するQPM生成の有用性)
 近年の薄膜LN技術は、小コア化による二次非線形光学効果やポッケルス効果の増大を目論むだけでなく、他の機能素子との集積容易性に注目が集まっている(非特許文献3)。
 このような集積デバイスでは、基板面内において縦横に光導波路が形成されることが容易に想像される。ここで、xカット基板、yカット基板では、結晶の非対称性に起因した複屈折性が問題となる。つまり、結晶基板のz軸方向が面内に含まれているため、形成される導波路の方向によってその屈折率が変わってしまう。その結果、集積したい光学素子に制限が加わり、設計難易度が格段に上がってしまう。
 また非線形光学係数は基板のz軸方向と平行な電場成分を含む光に対して大きな係数を有するため、基板のz軸方向に平行な導波路ではz軸方向に十分大きな電場成分を持つことができずに非線形光学効果を最大限に引き出すことができない。二次非線形光学効果を発揮する結晶は原理的に必ず結晶の非対称性が存在するため、上記の問題はLNに限らない。
 以上のような理由から、集積化を目標とした場合はzカット基板を採用することが望ましいといえるが、zカットLN基板においても、品質の良いQPMを実現する周期的な分極反転構造を有する薄膜基板を獲得する効果的な手法はこれまで示されていない。
 本発明はかかる従来の問題を鑑みてなされたものであって、本発明の課題は、周期的な分極反転構造を有する薄膜基板と支持基板とを積層した構造を有する波長変換素子において、光を従来よりも小さい断面積に閉じ込めることにより高効率な波長変換を実現可能な波長変換素子およびその作製方法を提供することにある。
 上記の課題を解決するために、一実施形態に記載された波長変換素子は、周期的な分極反転構造を有する極薄い薄膜基板と、前記薄膜基板に直接的に接合され、前記薄膜基板に直接的に接合された表面における屈折率が前記薄膜基板の屈折率よりも小さい支持基板と、を備えることを特徴とする。
 他の実施形態に記載された波長変換素子の作製方法は、二次非線形光学結晶からなる第1の基板に対して、周期的な分極反転構造を形成するとともに、一方の基板面からイオンを打ち込むことによって当該第1の基板内にダメージ層を形成して接合用の第1の基板を得る接合用基板形成工程と、前記第1の基板よりも屈折率が小さい接合面を有する第2の基板を該接合面において前記第1の基板の前記一方の基板面と直接的に接合する接合工程と、支持基板である前記第2の基板に直接的に接合された前記第1の基板を前記ダメージ層を境に剥離して、前記第1の基板の一部を除去することにより、極薄い薄膜基板を前記支持基板上に直接的に接合した波長変換素子を得る基板剥離工程とを含むことを特徴とする。

 以下、本発明の実施の形態について、詳細に説明する。
 図2は、本実施形態の波長変換素子を示す概略構成図である。本実施形態に記載された波長変換素子1は、図2に示すように、周期的な分極反転構造11を有する極薄い薄膜基板10と、この薄膜基板10に直接的に接合され、薄膜基板10に直接的に接合された表面における屈折率が薄膜基板10の屈折率よりも小さい支持基板20とを備えている。
 本明細書において「極薄い」とは、周期的な分極反転構造を有する薄膜基板と支持基板とを積層した構造を有する従来の波長変換素子における薄膜基板の厚みよりも厚みが十分に小さいことをいい、例えば1μm程度以下の厚みのことをいう。従来の波長変換素子では、周期的な分極反転構造を有する薄膜基板は研磨によって薄膜化されていたので、例えば5μm程度の厚みとならざるを得なかった。
 また本明細書において「直接的に接合」とは2つの基板の間に金属層やバッファー層がないように基板同士を直接的に接合することをいい、2つの基板を接合するための接着剤を介した接合手法をも含む概念である。
 薄膜基板10は、光導波路として機能する基板であり、その導波方向において周期的な分極反転構造11を有する。薄膜基板10としては、例えば、ニオブ酸リチウムや、ニオブ酸タンタルなどの二次非線形光学効果を有する結晶である二次非線形光学結晶を用いることができる。
 薄膜基板10は、単層の基板としてもよいが、複数の薄膜基板10を積層して構成してもよい。この場合、分極反転構造11の周期は、各層において同じでも異なるように形成したものでもよい。
 支持基板20は、薄膜基板10を支持する基板であり、薄膜基板10の屈折率よりも小さい屈折率を有する基板を用いてもよく、薄膜基板10に直接的に接合された表面における屈折率が薄膜基板10の屈折率よりも小さくなるように構成された複合基板を用いてもよい。支持基板20は半導体基板であってもメタル基板であってもよい。本実施形態の波長変換素子の支持基板20は従来の支持基板よりも設計自由度が高い。
 本実施形態の波長変換素子1は、薄膜基板10の屈折率よりも小さい支持基板20が光導波路となる周期的な分極反転構造11を有する極薄い薄膜基板10に直接的に接合されているため、光を従来よりも小さい断面積に閉じ込めつつ導波する光に光損失が発生することを防止することができる。
 従来でも、極薄い薄膜基板を支持基板に積層した構成は「スマートカット技術」を用いて形成することが可能ではある。しかしながら、「スマートカット技術」により薄膜化された薄膜LNを有する従来の薄膜LN複合基板を用いて波長変換素子を得ようとする場合、薄膜基板に分極反転構造を生成するために強電界を印加する必要がある。この強電界によって支持基板が破壊されるので、強電界から支持基板を保護するために電磁遮蔽用のメタル層が薄膜基板と支持基板との間に必要となる。薄膜基板と支持基板との間にメタル層が存在すると、光の通り道に金属が存在することとなり光損失が発生する。このメタル層による光損失を防止するためにはバッファー層を設けることも考えられるが、素子全体の厚みが増す上に工程数も増加するため、現実的ではない。
 本実施形態の波長変換素子は、あらかじめ周期的な分極反転構造が形成され、スマートカットのためのイオン注入によりダメージ層が形成された基板を第1の基板として用い、この第1の基板を支持基板となる第2の基板に直接的に接合した後、ダメージ層における剥離を行って第1の基板を極薄い薄膜基板とすることによって複合基板を作製して得られる。
 図3は、本実施形態の波長変換素子の作製方法を示すフロー図であり、図4は各工程を説明するための図である。図3、4を用いて本実施形態の波長変換素子の作製方法を説明する。
 まず、本実施形態の波長変換素子の作製方法では、周期的な分極反転構造を形成するために二次非線形光学結晶に対して分極反転を行う(S11)。S11の分極反転工程により、周期的な分極反転構造11を有する第1の基板30が得られる(図4(a))。
 S11の分極反転工程では第1の基板30として用いられる二次非線形光学結晶基板に対して、二次非線形光学デバイスとして機能するための所望のパターンとなるように結晶の自発分極方向を制御して周期的な分極反転構造11を形成する。基板を構成する結晶キュリー温度以下において、電界印加することでその自発分極方向を変化させる。なお、第1の基板を構成する物質は、ニオブ酸リチウム、タンタル酸リチウム、BBO(β-ホウ酸バリウム)、KTP(チタン酸リン酸カリウム)、KTN(タンタル酸ニオブ酸カリウム)等の二次非線形光学効果を有する強誘電体や半導体、もしくはそれらに添加物を加えた化合物などあればよい。第1の基板は例えば、LiNbO3、KNbO3、LiTaO3、LiNb(x)Ta(1-x)O3(0≦x≦1)、もしくはKTiOPO4、またはこれらにMg、Zn、Sc、Inからなる群から選ばれた少なくとも一種を添加物として含有している。
 一般的には、方向が制御された自発分極の形成は、電界印加に限らず、電子ビームを打ち込むことによっても形成できる。しかしながら、電界印加による手法は電子ビームの打ち込みによる手法に比べて生産性に優れているためよく用いられる。
 図5は二次非線形光学結晶の結晶方位について説明するための図であり、(a)はxカット、(b)はyカット、(c)はzカットの基板平面31をそれぞれ示す。図6は電界印加手法を説明する図であり、(a)、(b)はそれぞれxカット基板、zカット基板のそれぞれにおける電圧印加法とそれによる分極反転領域を示している。図7は分極反転領域のドメイン成長過程を説明する図である。ここで、方向が制御された自発分極を形成するために電界印加する電界印加法についてさらに説明する。
 電界印加法は、基板の結晶方向によって大まかに二種類の手法が挙げられる。二次非線形光学結晶において自発分極を生じさせる二次非線形光学効果はその原子配置の中心対称性が破れた物質において現れる特性であり、二次非線形光学結晶には屈折率が他の二軸と異なる空間軸(異常光線軸)が存在するといえる。本明細書においてはこの屈折率が他の二軸と異なる空間軸をz軸として説明しており、この場合、媒質の分極方向はz軸に平行となる。図6に示すように、基板平面にz軸が含まれる場合と、基板平面とz軸が直交する場合とでは電界印加方法が異なる。これは効率的に電界印加を行うにはz軸方向に対して強い電界がかるような手法をとるべきだからである。電界印加手法において電界印加のために用いられる電極は、液体・固体を問わない。例えば液体電極や金属電極がこれにあたる。
 基板平面31内にz軸が含まれる場合(図5(a):xカット、図5(b):yカット)、図6(a)に示すように基板30の表面に平行な軸に強い電界をかけるため同一平面上に電極51、52を作製する。この手法では基板30の表面であればあるほど電界強度が強くなるため、分極反転領域p1は一様のパターンとならず、基板の表面と裏面で分極反転のパターニング精度が異なる。
 基板平面31がz軸と垂直である場合(図5(c):zカット)、図6(b)に示すように基板の上下面に電極を作製し、基板30と垂直方向に強い電界を印加する。このときの分極反転領域p2のドメイン成長過程は図7に示されており、(a)の各生成段階から(b)の成長し、(c)の裏面到達に至る。さらに(d)に示すようにそのドメイン壁が次第に左右に移動する。すなわち、図7に示すように一般に分極反転は核となる分極反転領域がz軸に細く伸びて、裏面に到達した後は幅広に成長するので、基板平面がz軸と垂直である場合は分極反転領域p2は一様のパターンとなるため、z軸方向に均一な分極反転パターンが生成される。
 本実施形態の作製方法では、複合基板でない単一基板で分極反転することによりパターニング精度の良い分極反転基板を獲得できるところが従来手法と比べて優れた点となる。この点、薄膜基板と支持基板がすでに直接的に接合された複合基板に後から分極反転を形成することは困難といえる。
 本実施形態の作製方法は、zカット基板に分極反転を形成する場合の方がパターニング精度の良い分極反転基板を獲得できるという点でより効果的ではある。しかしながら、xカット基板、yカット基板でも、下基板に強い電界がかからないので、複合基板の選択肢が格段に広がる。後から分極反転をする方法では必然的に下基板が分極反転時の電界に耐えるものである必要があるが、先に分極反転を行う本作製手法では接合する支持基板は電界に弱いものでもよい。これを利用すれば、分極反転パターンの異なる複数の薄膜LNを層状に積み重ねることもでき、光学設計の幅が広がる。
 図3に戻ると、次に、周期的な分極反転構造が形成された第1の基板に対して、イオンを打ち込む(S12)。S12のイオン打ち込み工程により、ダメージ層12が形成された第1の基板30が得られる(図4(b))。S12のイオン打ち込み工程では第1の基板に対し、一方の面からヘリウム、水素イオン、もしくはリチウムイオンを打ち込むことにより、後述する基板剥離工程において剥離面となるダメージ層を生成することができる。イオンは制御された加速電圧と制御されたドーズ量のもと基板表面から打ち込まれ、表面からある一定の深さにトラップされる。使用するイオンは水素、ヘリウム、リチウムといった第1の基板を構成する原子よりも小さいものが望ましい。
 以上のS11およびS12の2つの工程により直接的接合用の第1の基板10(図4(b))が得られる。ここで重要なのは、直接的接合用の第1の基板は上記2つの工程(S11、S12)の順番を逆に実行しても直接的接合用の第1の基板が得られるので、本実施形態の波長変換素子の作製方法では、2つの工程はその順番の前後を問わないということである。しかしながら、2つの工程のどちらを先に実行するかによる違いもある。例えば、S11の分極反転工程よりも先にS12のイオン打ち込み工程を施す場合は、その実施温度を気にする必要がなく、深くまでイオンを打ち込めるため、厚めの薄膜を作製するのに有効である。一方で、S11の分極反転工程の後からS12のイオン打ち込み工程を行う場合は、すでに形成された分極反転パターンが壊れないよう、キュリー温度以下でイオンを打ち込む必要がある。
 以上の工程(S11、S12)により得られた直接的接合用の第1の基板30を支持基板となる第2の基板20に直接的に接合する(S13)。S13の基板接合工程では、S12のイオン打ち込み工程によってイオンを打ち込んだ表面において第1の基板30を支持基板20と直接的に接合して複合基板を得る(図4(c))。本明細書において「直接的に接合」とは2つの基板の間に金属層やバッファー層がないように基板同士を接合することをいい、接着剤を介した接合手法をも含む概念である。接着剤を用いる場合は、目的とする光学デバイスによって接着剤の種類を選定するのがよい。二次非線形光学デバイスでは二次高調波発生により短波長かつ高強度の光がデバイス内を導波するため、光劣化しやすい有機材料による接合は望ましくない場合がある。接着剤を介さない直接的に接合の場合は接合強度を上げるために高温下で接合を行う場合があるが、その際はパターニングされた分極方向を崩さないために二次非線形光学結晶のキュリー温度で熱処理を行わなければならない。
 次に、S13の基板接合工程で獲得した接合基板に対し熱処理を施すことで、基板内のダメージ層を境に基板を剥離して薄膜基板と支持基板とが積層された複合基板を得る(S14)。パターニングされた分極方向を崩さないために、S14の基板剥離工程における熱処理温度は二次非線形光学結晶のキュリー温度以下で行わなければならない。
 さらに、複合基板の荒れている基板剥離面を研磨して滑らかにすることによって、光学基板としての性能を高める基板表面処理工程(S15)を行う。一般的に、導波路の表面構造が滑らかな方が光学基板として性能が良いといえる。
 さらに、S11からS15までの工程において生じた結晶欠陥を埋める結晶欠陥補填工程(S16)を行う。一般的に結晶欠陥は熱処理工程等で生じ、結晶品質を下げてしまう。光学用途の場合はこの欠陥が光散乱や光損傷を引き起こし、デバイス性能を下げてしまうことが懸念されるので、結晶欠陥をなくすことが望ましい。
 S16の結晶欠陥補填工程では、結晶欠陥を補填するための原子を注入する。酸素原子などの欠陥を埋める原子雰囲気下で熱処理(キュリー温度以下)を行うことによる結晶欠陥補填もあれば、特定の加速電圧および特定のドーズ量の元欠陥を埋める原子(ニオブ酸リチウムの場合、リチウムイオンと酸素イオン)を基板表面から打ち込むことによる結晶欠陥補填もある。注入される原子はイオンの状態でもよい。熱処理による結晶欠陥補填は基板の表面から原子が入り込んでいくが、一方の原子打ち込みによる結晶欠陥補填では打ち込み時の加速電圧を徐々に変化させることで結晶内の所望の位置の結晶欠陥を埋めることが可能となる。
 以上のS11からS16の各工程を行うことにより得られた所望のQPMが実現されるように周期的な分極反転構造が形成された薄膜基板を有する複合基板はその結晶品質の劣化も少なく、品質の良い波長変換素子1(図2参照)となる。特に、精度の良いQPMパターンを実現する周期的な分極反転構造が形成されたzカット薄膜基板を有する波長変換素子を得るにあたって当手法は有効な手法である。
 また、本実施形態の波長変換素子の作製方法では、剥離後に複合基板から除去した第1の基板の一部を再利用することが可能であり、複数枚の薄膜基板を積層した波長変換素子を獲得するには有利となる。基板剥離後のウェハ表面は結晶の品質が悪いが、剥離により波長変換素子から除去した第1の基板の一部の剥離後の表面を研磨することにより再利用可能な分極反転構造付基板を確保することができる。この場合、S11の分極反転工程を省きつつ、第1の基板の代わりに再利用可能な分極反転構造付基板を用いてS12イオン打ち込み工程からS14の基板剥離工程を行うことによって、結晶品質が揃っており、分極反転構造の揃った複数枚の基板を確保できるので、生産効率・基板品質の観点において好ましい手法といえる。もちろん、再利用可能な分極反転構造付基板として異なる周期の分極反転構造の基板を用いてもよい。
 本実施形態の波長変換素子の作製方法は、周期的な分極反転構造が形成され、剥離のためのダメージ層が形成された第1の基板を支持基板となる第2の基板に直接的に接合するので、第1の基板がzカット基板である場合だけでなく、xカット基板、yカット基板等他の結晶方位の基板である場合でも有用な手法である。薄膜LNの支持基板である第2の基板に対して強い電界をかける必要が無いため、強い電界をかけることができない基板を支持基板として選択できるというメリットが存在する。例えば、既に回路が作製された半導体基板上に分極の制御された薄膜結晶を積層したい場合、本実施形態の作製手法が有効となる。また、本実施形態の作製手法により、分極反転パターンの異なる複数の薄膜結晶基板を積層することが可能となり、光学設計の幅が格段に広がる。
 本実施形態の波長変換素子の作製方法を具体的に作製した例を以下に示す。
 この実施例では、S11の分極反転工程を行った後にS12のイオン打ち込み工程を行うことにより接合用の第1の基板を得る態様である。
 第1の基板は表面に光学研磨処理が施されたニオブ酸リチウム(LN)基板であり、z軸(異常光線軸)が基板平面と垂直になるように切り出されたzカット基板である。なお、本第一の基板を構成する物質は、ニオブ酸リチウム、タンタル酸リチウム、BBO、KTP、KTN等の二次非線形光学効果を有する強誘電体や半導体、もしくはそれらに添加物を加えた化合物などあればよい。
 第1の基板は一度その分極方向が一方向にそろえられた後に、所望の分極反転パターンとなるようにその基板表面に金属電極がリフトオフ法により作製された。その後、金属電極に電界を印加することで分極反転された第1の基板を獲得した。分極反転で用いる電極は金属電極に限らず、液体電極等でもよい。
 分極反転後よく洗浄されたLN基板に対し、その一方の表面からヘリウムイオンを打ち込み、基板内にダメージ層を生成した。なお、打ち込むイオンは、水素イオンやリチウムイオンでもよい。ダメージ層が生成された第1の基板は、再度よく洗浄された後に、ダメージ層に近い面(一方の表面)において第2の基板と直接的に接合された。第2の基板を構成する物質は薄膜基板を用いた光デバイスにおいて、薄膜基板内に光が閉じこもるような材料選定が必要となる。第2の基板は単一物質による基板であってもよいし、二層以上の複合基板であってもよい。
 第1の基板と接合する第2の基板の接合面を構成する表面層は第1の基板を構成する物質よりも屈折率が低くなるようにSiO2とした。この表面を構成する物質は、ケイ素、二酸化ケイ素、ニオブ酸リチウム、インジウムリン、酸化アルミニウム、ポリマー等の誘電体や半導体、もしくはそれらに添加物を加えた化合物など、使用する光に対して透明かつ第1の基板に対して屈折率の低いものであればよい。本実施例では第2の基板には2ミクロンのSiO2層の下に約500ミクロンのLN支持基板層からなる二層の基板を用いた。第1の基板と熱膨張係数の近い材料で支持基板層を作製することが望ましい。第1の基板をLNとしたときは、支持基板層を構成する材料としては、ニオブ酸リチウム、タンタル酸リチウム、もしくはそれらに添加物を加えた化合物などであればよい。
 第1の基板と第2の基板とを直接的に接合した後、アニール炉を用いて高温雰囲気に基板をさらすことで基板を剥離した。この時第1の基板にパターニングされた分極反転が壊れぬよう、第1の基板を構成する物質のキュリー温度以下の温度とした。
 剥離後得られた分極反転済みの薄膜基板の膜厚分布を測定したところ、面内において平均700nmの均一な薄膜基板を獲得することができた。また、獲得した薄膜基板に対し、CMP処理を行ったところ表面光学材料の基板として十分な表面平滑性を獲得できた。獲得された基板の表面をふっ硝酸によりウェットエッチングし、その分極反転パターンの検査を行ったところ、所望の分極反転構造が残っていることが確認できた。したがって本作製手法により精度の良い分極反転構造付きzカット薄膜基板と支持基板とを積層した波長変換素子を獲得することができた。
 作製された波長変換素子に対し、酸素雰囲気下で熱処理を行うことで基板作製工程中生じた結晶中の酸素欠陥を補填した。
 第1の基板に分極反転を施さない領域を設けることで、分極反転構造付きzカット薄膜基板を光導波路構造に加工した際、分極反転を施さない領域に形成された光導波路における複屈折の問題が解消される。
 基板の剥離工程で剥離により除去された第1の基板の一部は表面にダメージ層が残存しているが、QPMパターン付きの基板である。この基板の表面をCMP研磨行い表面のダメージ層を取り除いた後、研磨した面から再度ヘリウムイオンを打ち込み、基板内にダメージ層を生成した。
 さらにダメージ層を生成した基板と前述とは別の第2の基板とを張り合わせ、熱処理による剥離を行うことで、新たな分極反転構造付きzカット薄膜基板と支持基板とを積層した波長変換素子を獲得した。
 新たな波長変換素子に対して一枚目の波長変換素子と同様の評価を行ったところ、一枚目の基板と遜色のない波長変換素子を獲得できた。この手法を繰り返すことで、均一な分極反転構造付きzカット薄膜基板と支持基板とを積層した波長変換素子を獲得可能であることを示している。
 ダメージ層を生成と剥離とを繰り返すことによりQPM付の第1の基板は徐々に薄くなる。したがって各工程で第1の基板が破壊されない限りこの手法を繰り返すことができる。この繰り返し回数は、最初の第1の基板の厚さ、ダメージ層深さ、ダメージ層除去のためのCMPの量に依存する。今回用いた第1の基板のQPM作製時の基板厚さはおよそ300umであり、ダメージ層深さは700nm程度である。また第1の基板表面再生のためのCMPによる研磨量は200~300nmであった。
 この実施例では、S11の分極反転工程を行う前にS12のイオン打ち込み工程を行うことにより接合用の基板を得る。
 本実施例において用いる第1の基板は、表面に光学研磨処理が施されたニオブ酸リチウム(LN)基板であり、z軸(異常光線軸)が基板平面と垂直になるように切り出されたzカット基板である。なお、本第一の基板を構成する物質は、ニオブ酸リチウム、タンタル酸リチウム、BBO、KTP、KTN等の二次非線形光学効果を有する強誘電体や半導体、もしくはそれらに添加物を加えた化合物などあればよい。
 第1の基板は一度その分極方向が一方向にそろえられた後に、その表面からヘリウムイオンがうちこまれ、基板内部にダメージ層が形成された。なお、打ち込むまれるイオンは、水素イオンやリチウムイオンでもよい。
 基板内にダメージ層が生成されたあと、所望の分極反転パターンとなるようにその基板表面に金属電極がリフトオフ法により作製された。その後、金属電極に電界を印加することで分極反転された第1の基板を獲得した。分極反転で用いる電極は金属電極に限らず、液体電極等でもよい。
 ダメージ層とQPMパターンが生成された基板は再度よく洗浄された後に、第2の基板と直接的に接合された。第2の基板を構成する物質は薄膜基板を用いた光デバイスにおいて、薄膜化された第1の基板内に光が閉じこもるような材料選定が必要となる。第2の基板は単一物質による基板であってもよいし、二層以上の複合基板であってもよい。
 第1の基板と接合する第2の基板の接合面を構成する表面層は第1の基板を構成する物質よりも屈折率が低くなるようにSiO2とした。この表面を構成する物質は、ケイ素、二酸化ケイ素、ニオブ酸リチウム、インジウムリン、酸化アルミニウム、ポリマー等の誘電体や半導体、もしくはそれらに添加物を加えた化合物など、使用する光に対して透明かつ第1の基板に対して屈折率の低いものであればよい。本実施例では第2の基板には2ミクロンのSiO2層の下に約500ミクロンのLN支持基板層からなる二層の基板を用いた。第1の基板と熱膨張係数の近い材料で支持基板層を作製することが望ましい。第1の基板をLNとしたときは、支持基板として、ニオブ酸リチウム、タンタル酸リチウム、もしくはそれらに添加物を加えた化合物などあればよい。
 第1の基板と第2の基板を直接的に接合した後、アニール炉を用いて高温雰囲気に基板をさらすことで基板を剥離した。この時第1の基板にパターニングされた分極反転が壊れぬよう、第1の基板を構成する物質のキュリー温度以下の温度とした。
 剥離後得られた分極反転済みの基板の膜厚分布を測定したところ、面内において平均700nmの均一な薄膜基板を獲得することができた。また、獲得した薄膜基板に対し、CMP処理を行ったところ表面光学材料の基板として十分な表面平滑性を獲得できた。獲得された基板の表面をふっ硝酸によりウェットエッチングし、その分極反転パターンの検査を行ったところ、所望の分極反転構造が残っていることが確認できた。したがって本作製手法により精度の良い分極反転構造付きzカット薄膜基板と支持基板とを積層した波長変換素子を獲得することができた。
 作製された基板に対し、酸素雰囲気下で熱処理を行うことで基板作製工程中で生じた結晶中の酸素欠陥を補填した。
 この実施例では、第1の基板としてQPMパターン(周期)の異なる分極反転構造を持つ複数のLNを薄膜基板として層状に重ねた構成を備えた波長変換素子を作製する。
 第1の基板は表面に光学研磨処理が施されたニオブ酸リチウム(LN)基板であり、x軸(常光線軸)が基板平面と垂直になるように切り出されたxカット基板である。なお、基板の結晶方位はyカットやzカット等でも良い。また、第1の基板を構成する物質は、ニオブ酸リチウム、タンタル酸リチウム、BBO、KTP、KTN等の二次非線形光学効果を有する強誘電体や半導体、もしくはそれらに添加物を加えた化合物などあればよい。
 第1の基板は一度その分極方向が一方向にそろえられた後に、所望の分極反転パターンとなるようにその基板表面に金属電極がリフトオフ法により作製された。その後、金属電極に電界を印加することで分極反転された第1の基板を獲得した。分極反転で用いる電極は金属電極に限らず、液体電極等でもよい。

 第1の基板と第2の基板を直接的に接合した後、アニール炉を用いて高温雰囲気に基板をさらすことで第1の基板の一部を複合基板から剥離した。この時第1の基板にパターニングされた分極反転が壊れぬよう、第1の基板を構成する物質のキュリー温度以下の温度とした。
 剥離後、基板表面に対しCMP処理を行った。
 続いて、分極反転が制御された二次非線形光学効果を有する第3の基板に対しその表面からヘリウムイオンをうちこみ、基板内にダメージ層を生成した。なお、第3の基板は、第1の基板とは異なる周期の周期的な分極反転構造を有する基板である。また、基板の結晶方位は任意であり、その基板を構成する物質も第1の基板と同じである必要は無い。本実施例では、第3の基板として第1の基板とは異なる周期の分極反転構造を有するxカットLN基板を用いた。
 ダメージ層が生成された第3の基板は再度よく洗浄された後に、複合基板の薄膜基板の上に直接的に接合された。第1の基板と第3の基板を直接的に接合した後、アニール炉を用いて高温雰囲気に基板をさらすことで第3の基板の一部を複合基板から剥離した。この時第1の基板と第3の基板にパターニングされた分極反転が壊れぬように、それぞれを構成する物質のキュリー温度以下で剥離を行った。これにより分極反転パターンの異なる二層の薄膜基板を積層することに成功した。本手法を繰り返すことにより二層以上の積層構造を実現することが可能である。

Claims (11)

  1.  周期的な分極反転構造を有する極薄い薄膜基板と、
     前記薄膜基板に直接的に接合され、前記薄膜基板に直接的に接合された表面における屈折率が前記薄膜基板の屈折率よりも小さい支持基板と、
     を備えることを特徴とする波長変換素子。
  2.  前記極薄い薄膜基板が複数層積層されていることを特徴とする請求項1記載の波長変換素子。
  3.  二次非線形光学結晶からなる第1の基板に対して、周期的な分極反転構造を形成するとともに、一方の基板面からイオンを打ち込むことによって当該第1の基板内にダメージ層を形成して接合用の第1の基板を得る接合用基板形成工程と、
     前記第1の基板よりも屈折率が小さい接合面を有する第2の基板を該接合面において前記第1の基板の前記一方の基板面と直接的に接合する接合工程と、
     支持基板である前記第2の基板に直接的に接合された前記第1の基板を前記ダメージ層を境に剥離して、前記第1の基板の一部を除去することにより、極薄い薄膜基板を前記支持基板上に直接的に接合した波長変換素子を得る基板剥離工程と
     を含むことを特徴とする波長変換素子の作製方法。
  4.  前記接合用基板形成工程において、周期的な分極反転構造を形成した後に、前記ダメージ層を形成することを特徴とする請求項3に記載の波長変換素子の作製方法。
  5.  前記接合用基板形成工程において、前記ダメージ層を形成した後に、周期的な分極反転構造を形成することを特徴とする請求項3に記載の波長変換素子の作製方法。
  6.  前記基板剥離工程の後に前記極薄い薄膜基板の表面を研磨することにより滑らかにする基板表面処理工程と、前記基板剥離工程の後に前記極薄い薄膜基板に対して、結晶欠陥を補填するための原子を注入する結晶欠陥補填工程との少なくとも1つの工程をさらに含むことを特徴とする請求項3から5のいずれか1項に記載の波長変換素子の作製方法。
  7.  前記第1の基板は、屈折率が異なる唯一の軸が基板面に垂直な方向になるようにカットされた基板であることを特徴とする請求項3から6のいずれか1項に記載の波長変換素子の作製方法。
  8.  前記基板剥離工程において前記剥離により除去された前記第1の基板の前記一部の表面研磨を施して、一方の基板面からイオンを打ち込むことによって当該第1の基板の前記一部の基板内にダメージ層を形成して接合用の第3の基板を得る接合用基板再形成工程と、接合用基板再形成工程の後に、前記第1の基板に代えて前記第3の基板を用いて、前記接合工程と基板剥離工程とをさらに実行する薄膜基板積層工程とをさらに含むことを特徴とする、請求項3から7のいずれか1項に記載の波長変換素子の作製方法。
  9.  前記接合用基板形成工程は、前記第1の基板の一部にのみ周期的な分極反転構造を形成することを特徴とする請求項3から8のいずれか1項に記載の波長変換素子の作製方法。
  10.  前記第1の基板は、LiNbO3、KNbO3、LiTaO3、LiNb(x)Ta(1-x)O3(0≦x≦1)、もしくはKTiOPO4、またはこれらにMg、Zn、Sc、Inからなる群から選ばれた少なくとも一種を添加物として含有していることを特徴とする請求項3から9のいずれか1項に記載の波長変換素子の作製方法。
  11.  前記接合用基板形成工程において前記ダメージ層を形成するために打ち込まれるイオンは、第1の基板を構成する原子より小さい原子のイオンであることを特徴とする請求項3から10のいずれか1項に記載の波長変換素子の作製方法。
