Abstract
일 실시 예에 따른 스퍼터링 장치는, 미세 패턴을 구비하는 기판을 지지한 상태로 회전 가능한 스테이지; 상기 기판과 마주하는 타겟; 및 상기 스테이지 및 타겟 사이에 배치되는 차단 바디와, 상기 차단 바디에 형성되고 상기 타겟으로부터 분리되어 상기 기판으로 진행하는 성막 물질의 적어도 일부를 통과시키는 통과 홀을 포함하는 차단 부재를 포함할 수 있다.
Description
아래의 설명은 스퍼터링 장치에 관한 것이다.
스퍼터링 장치의 경우, 기판 상에 성막 물질을 균일하게 성막하는 것이 중요하다. 타겟은 기판과 나란하게 배치된다. 타겟으로부터 분리되어 기판을 향하는 성막 물질은 기판의 법선 방향으로 진행하기도 하지만, 기판의 법선에 대해 일정 각도 기울어진 경로를 따라 진행하기도 한다. 따라서, 기판의 중앙부는 상대적으로 균일한 성막이 이루어지나, 기판의 테두리부는 상대적으로 불균일한 성막이 이루어질 수 있다. 기판이 올바로 기능하기 위해서는 균일한 성막이 이루어져야 한다. 특히, 미세 패턴을 갖는 웨이퍼의 경우 보다 균일한 성막이 요구된다.
전술한 배경기술은 발명자가 본 발명의 도출과정에서 보유하거나 습득한 것으로서, 반드시 본 발명의 출원 전에 일반 공중에 공개된 공지기술이라고 할 수는 없다.
일 실시 예의 목적은, 기판의 법선에 대해 일정 각도 기울어진 경로를 따라 기판으로 진입하는 성막 물질을 대부분 차단하는 방식으로, 기판 상에 균일한 성막을 구현할 수 있는 스퍼터링 장치를 제공하는 것이다.
일 실시 예에 목적은, 타겟의 경시변화에 대응하여 기판 상에 균일한 성막을 구현할 수 있는 스퍼터링 장치를 제공하는 것이다.
일 실시 예에 따른 스퍼터링 장치는, 미세 패턴을 구비하는 기판을 지지한 상태로 회전 가능한 스테이지; 상기 기판과 마주하는 타겟; 및 상기 스테이지 및 타겟 사이에 배치되는 차단 바디와, 상기 차단 바디에 형성되고 상기 타겟으로부터 분리되어 상기 기판으로 진행하는 성막 물질의 적어도 일부를 통과시키는 통과 홀을 포함하는 차단 부재를 포함할 수 있다.
상기 타겟으로부터 상기 스테이지를 바라볼 때, 상기 통과 홀의 꼭지점은 상기 기판의 중심에 오버랩될 수 있다.

일 실시 예에 따른 스퍼터링 장치는, 기판의 법선에 대해 일정 각도 기울어진 경로를 따라 기판으로 진입하는 성막 물질을 대부분 차단함으로써, 기판 상에 균일한 성막을 구현할 수 있다.
일 실시 예에 따른 스퍼터링 장치는, 차단 부재를 이동시킴으로써 타겟의 경시변화에 대응하여 기판 상에 균일한 성막을 구현할 수 있다.
도 1은 일 실시 예에 따른 스퍼터링 장치를 개념적으로 도시하는 측면도이다.

이하, 실시 예들을 예시적인 도면을 통해 상세하게 설명한다. 각 도면의 구성요소들에 참조부호를 부가함에 있어서, 동일한 구성요소들에 대해서는 비록 다른 도면상에 표시되더라도 가능한 한 동일한 부호를 가지도록 하고 있음에 유의해야 한다. 또한, 실시 예를 설명함에 있어, 관련된 공지 구성 또는 기능에 대한 구체적인 설명이 실시 예에 대한 이해를 방해한다고 판단되는 경우에는 그 상세한 설명은 생략한다.
또한, 실시 예의 구성 요소를 설명하는 데 있어서, 제 1, 제 2, A, B, (a), (b) 등의 용어를 사용할 수 있다. 이러한 용어는 그 구성 요소를 다른 구성 요소와 구별하기 위한 것일 뿐, 그 용어에 의해 해당 구성 요소의 본질이나 차례 또는 순서 등이 한정되지 않는다. 어떤 구성 요소가 다른 구성요소에 "연결", "결합" 또는 "접속"된다고 기재된 경우, 그 구성 요소는 그 다른 구성요소에 직접적으로 연결되거나 접속될 수 있지만, 각 구성 요소 사이에 또 다른 구성 요소가 "연결", "결합" 또는 "접속"될 수도 있다고 이해되어야 할 것이다.
어느 하나의 실시 예에 포함된 구성요소와, 공통적인 기능을 포함하는 구성요소는, 다른 실시 예에서 동일한 명칭을 사용하여 설명하기로 한다. 반대되는 기재가 없는 이상, 어느 하나의 실시 예에 기재한 설명은 다른 실시 예에도 적용될 수 있으며, 중복되는 범위에서 구체적인 설명은 생략하기로 한다.
도 1은 일 실시 예에 따른 스퍼터링 장치를 개념적으로 도시하는 측면도이다.
도 1을 참조하면, 스퍼터링 장치(1)는 챔버(91), 타겟(92), 자석 집합체(93), 기판(S), 스테이지(11), 차단 부재(12) 및 구동부(13)를 포함할 수 있다.
챔버(91)는 스퍼터링 장치(1)의 구성 요소들을 수용할 수 있다. 챔버(91)에는 양전압이 인가될 수 있다. 양전압이 인가된 챔버(91)는 타겟(92)으로부터 분리된 양이온인 성막 물질이 챔버(91)의 내벽에 부착되는 것을 방지할 수 있다. 챔버(91)는 성막 물질이 차단 부재(12)의 외측으로 진행하는 것을 차단할 수 있다. 예를 들어, 타겟(92)으로부터 스테이지(11)를 바라볼 때, 기판(S) 및 스테이지(11)는 관통 홀(121a)을 통해서만 보여지고, 나머지 영역은 챔버(91) 및 차단 부재(12)에 의해 가려질 수 있다.
타겟(92)은 기판(S)에 성막될 물질로 구성된다. 타겟(92)은 기판(S)과 마주할 수 있다. 타겟(92)은 금속 물질 또는 금속 물질을 포함하는 합금일 수 있다. 또한, 타겟(92)은 금속 산화물, 금속 질화물 또는 유전체일 수도 있다. 예를 들어, 타겟(92)은 Mg, Ti, Zr, V, Nb, Ta, Cr, Mo, W, Pd, Pt, Cu, Ag, Au, Zn, Al, In, C, Si 및 Sn 등에서 선택되는 원소를 주성분으로 하는 재료를 포함할 수 있다.
자석 집합체(93)는 전자석 및 영구 자석을 포함할 수 있다. 자석 집합체(93)는 전자석 및 영구 자석을 이용하여 타겟(92) 상에 일정한 강도의 고정 자기장을 형성할 수 있다. 고정 자기장과 외부로부터 인가된 전기장에 의해 타겟(92) 표면에 플라즈마가 형성될 수 있다. 플라즈마의 밀도는 고정 자기장 및 인가된 전기장에 의해 결정된다. 플라즈마로 인해 타겟(92) 표면에서 스퍼터링이 발생하고, 타겟(92)으로부터 분리된 성막 물질은 기판(S)으로 진행할 수 있다.
기판(S)은 반도체, FPD(LCD, OLED 등), 태양 전지 등을 제조하기 위한 기판일 수 있다. 기판(S)은 다수의 미세 패턴들을 구비하는 웨이퍼일 수 있다. 기판(S)이 미세 패턴을 구비하는 웨이퍼일 경우, 기판(S) 상에 성막 물질을 균일하게 성막하는 것을 기판(S)의 품질 향상을 위한 중요 요소가 된다.
스테이지(11)는 성막 물질이 기판(20)에 균일하게 성막될 수 있도록 기판(S)을 고정한다. 스테이지(11)는 기판(S)이 안착되면 고정 수단 등을 이용하여 기판(S)의 가장자리를 고정하거나, 기판(S)의 뒷면에서 기판(S)을 고정할 수 있다. 스테이지(11)는 회전 축(A1)을 중심으로 회전할 수 있다. 스테이지(11)의 회전 축(A1)은 기판(S)의 중심을 통과할 수 있다.
스테이지의 회전 축(A1)은, 타겟(92) 표면 중 플라즈마 밀도가 가장 높게 형성되는 지점으로부터 이격될 수 있다. 다시 말하면, 스테이지의 회전 축(A1)은, 타겟(92) 표면 중 플라즈마(plasma) 밀도가 가장 높게 형성되는 지점에서 타겟(92)에 대해 수직하게 연장되는 보조선(A2)으로부터 이격될 수 있다. 예를 들어, 도 1을 기준으로, 타겟(92) 표면 중 플라즈마 밀도가 가장 높게 형성되는 지점은 중심에 형성될 수 있다. 타겟(92) 중 플라즈마 밀도가 가장 높게 형성되는 지점은 다른 지점에 비해서, 성막 물질의 소모 속도가 빠를 수 있다. 그로 인해, 플라즈마 밀도가 가장 높게 형성되는 지점에서는 성막 물질이 보다 많이 분리될 수 있다. 예를 들어, 플라즈마 밀도가 가장 높게 형성되는 지점은 자석 집합체(93)로부터 인가되는 자장 중 수직 자장이 0인 지점일 수 있다.
타겟(92) 표면 중 플라즈마 밀도가 가장 높게 형성되는 지점은, 스테이지(11)의 회전 축(A1)에 나란한 방향을 기준으로, 통과 홀(121a)에 오버랩될 수 있다. 다시 말하면, 보조선(A2)은 통과 홀(121a)을 통과할 수 있다. 통과 홀(121a)은 타겟(92) 중 성막 물질이 가장 활발하게 수행되는 지점의 하측에 구비되므로, 기판(S) 상에 성막 물질을 효율적으로 성막할 수 있다.
차단 부재(12)는 타겟(92)으로부터 분리되어 기판(S)을 향해 진행하는 성막 물질의 적어도 일부를 차단할 수 있다. 다시 말하면, 차단 부재(12)는 타겟(92)으로부터 분리되어 기판(S)을 향해 진행하는 성막 물질의 일부를 차단하고, 일부를 통과시킬 수 있다. 차단 부재(12)는 차단 바디(121), 통과 홀(121a) 및 차단 돌출부(122)를 포함할 수 있다.
차단 바디(121)는 스테이지(11) 및 타겟(92) 사이에 배치될 수 있다. 차단 바디(121)는 기판(S) 위에 배치되어, 기판(S)으로 진입하는 성막 물질의 일부를 차단할 수 있다. 차단 바디(121)는 플레이트 형상이다. 스퍼터링이 진행되는 동안, 차단 바디(121)의 표면에는 성막 물질이 쌓일 수 있다. 성막 물질은 기판(S)의 법선과 나란한 경로로 기판(S)의 표면으로 진입하는 제 1 성막 물질(P1)과, 기판(S)의 법선에 대해 기울어진 경로를 따라 기판(S)의 표면으로 진입하는 제 2 성막 물질(P2)을 포함할 수 있다. 차단 바디(121)는 제 2 성막 물질(P2)을 대부분 차단할 수 있다. 또한, 차단 바디(121)는 통과 홀(121a)로 진입하는 제 1 성막 물질(P1)을 모두 통과시킬 수 있다. 결과적으로, 기판(S) 표면 상에 성막된 성막 물질 중 제 1 성막 물질(P1)의 양은 제 2 성막 물질(P2)의 양보다 많을 수 있고, 기판(S) 표면 상에는 균일한 성막이 구현될 수 있다. 차단 바디(121)는 회전하지 않을 수 있다. 예를 들어, 차단 바디(121)는 기판(S)에 병행할 수 있다.
통과 홀(121a)은 차단 바디(121)에 형성될 수 있다. 통과 홀(121A)은 타겟(92)으로부터 분리되어 기판(S)으로 진행하는 성막 물질의 적어도 일부를 통과시킬 수 있다. 스테이지(11)가 회전하는 동안, 기판(S) 표면에 대한 통과 홀(121a)의 상대적인 위치는 계속해서 변경될 수 있다. 따라서, 기판(S) 표면 전체적으로 균일한 성막이 구현될 수 있다.
차단 돌출부(122)는 차단 바디(121)의 테두리부로부터 상방으로 돌출 형성될 수 있다. 차단 돌출부(122)는 차단 바디(121) 및 챔버(91) 사이의 공간으로 성막 물질이 침투하는 것을 방지할 수 있다.
구동부(13)는 스테이지(11)의 회전 축(A1)에 대해 직교하는 방향으로 차단 부재(12)를 이동시킬 수 있다.
도 2는 일 실시 예에 따른 스테이지 및 기판을 개념적으로 도시하는 측면도 및 부분 확대도이다.
도 2를 참조하면, 스테이지(11)는 회전 축(A1)을 중심으로 회전 가능하다. 스테이지(11) 상에 안착된 기판(S)에는 성막 물질(P)이 성막될 수 있다. 스테이지(11)는 회전하므로 기판(S)이 타겟에 노출된 영역을 지속적으로 변경할 수 있으므로, 기판(S) 상에는 균일한 성막이 구현될 수 있다.
도 3은 일 실시 예에 따른 차단 부재 및 기판을 개념적으로 도시하는 평면도이고, 도 4는 일 실시 예에 따른 차단 부재 및 기판을 개념적으로 도시하는 평면도이고, 차단 부재가 일 방향으로 이동한 상태를 도시한다.
도 3 및 도 4를 참조하면, 구동부(13)는 차단 부재(12)를 이동시킬 수 있다. 예를 들어, 구동부(13)는 기판(S)에 평행 또는 수직한 방향으로 차단 부재(12)를 이동시킬 수 있다. 구동부(13)는 타겟의 금속의 종류, 타겟과 기판 사이의 거리 및 자력 집합체의 자장의 세기 중 적어도 하나 이상에 기초하여 차단 부재(12)를 이동시킬 수 있다.
구동부(13)는 타겟 표면의 불규칙한 소모에 따라 차단 부재(12)를 이동시킬 수 있다. 예를 들어, 타겟은 주위 플라즈마의 세기에 따라 불규칙하게 소모될 수 있다. 구동부(13)는 타겟의 소모량에 기초하여 차단 부재(12)를 이동시킴으로써, 기판(S) 상에 균일한 성막을 구현할 수 있다.
통과 홀(121a)은 기판(S)을 부채꼴 형상으로 타겟에 노출시킬 수 있다. 예를 들어, 통과 홀(121a)은 꼭지점(1211a)으로부터 멀어질수록 폭이 커지는 형상을 가질 수 있다. 예를 들어, 통과 홀(121a)은 부채꼴 형상을 가질 수 있다.
기판(S)은 타겟으로부터 스테이지를 바라볼 때, 통과 홀(121a)을 통해 외부로 노출되는 제 1 영역(S1)과, 차단 부재(12)에 의해 가려지는 제 2 영역(S2)과, 챔버(미도시)에 의해 가려지는 제 3 영역(S3)을 포함할 수 있다(도 1 참조).
예를 들어, 스퍼터링 초기 단계에서, 통과 홀(121a)은 타겟으로부터 스테이지를 바라볼 때, 통과 홀(121a)의 꼭지점(1211a)은 기판(S)의 중심에 오버랩될 수 있다. 스퍼터링이 진행되는 동안, 구동부(13)는 차단 부재(12)를 이동시킬 수 있고, 그에 따라 기판(S)의 중심으로부터 통과 홀(121a)의 꼭지점(1211a) 사이의 거리(d)는 증가할 수 있다. 이와 같은 작동에 의하면, 기판(S)의 중심에 상대적으로 많은 양의 성막 물질이 성막되는 것이 방지될 수 있고, 균일한 성막이 구현될 수 있다.
타겟으로부터 스테이지를 바라볼 때, 통과 홀(121a)의 외각 테두리(1212a)는 기판(S)의 테두리부로부터 이격될 수 있다. 다시 말하면, 차단 바디(121) 및 기판(S) 사이에는 오버랩되지 않는 영역(A)이 구비될 수 있다. 영역(A)은 차단 부재(12)에 쌓인 성막 물질이 기판(S)으로 낙하되는 것을 방지할 수 있다.
도 3 및 도 4에는, 차단 부재(12)가 하나의 통과 홀(121a)을 구비하는 것으로 도시되어 있으나, 이에 제한되지 않음을 밝혀 둔다. 예를 들어, 차단 부재는 서로 연통되지 않는 복수 개의 통과 홀(미도시)을 구비할 수 있다. 복수 개의 통과 홀 각각의 면적은 도시된 하나의 통과 홀(121a)의 면적보다 작을 수 있지만, 복수 개의 통과 홀의 면적의 합은 하나의 통과 홀(121a)의 면적과 대략 유사할 수 있다. 타겟으로부터 기판(S)으로 진행하는 성막 물질은 직진 성분과 사선 성분의 합이라고 할 수 있는데, 복수 개의 통과 홀을 포함하는 차단 부재(12)는, 성막 물질의 사선 성분을 효과적으로 차단할 수 있다. 다시 말하면, 복수 개의 통과 홀을 갖는 차단 부재는 하나의 통과 홀을 갖는 차단 부재에 비해 성막 물질의 사선 성분을 상대적으로 적은 양 통과시킬 수 있다.
한편, 스테이지(11, 도 1 참조)의 회전 축(A1, 도 1 참조)는 복수 개의 통과 홀 사이를 통과할 수 있다. 예를 들어, 복수 개의 통과 홀 각각의 일 꼭지점은 회전 축(A1)에 접하고, 복수 개의 통과 홀은 회전 축(A1)을 기준으로 서로 다른 쪽에 배치될 수 있다. 이와 같은 구조에 의하면, 복수 개의 통과 홀을 갖는 차단 부재(12)는 기판(S) 중심부를 상대적으로 긴 시간 동안 타겟에 노출시킬 수 있고, 그에 따라 기판(S) 중심부의 바텀 커버리지(bottom coverage)가 향상될 수 있다.
이상과 같이 비록 한정된 도면에 의해 실시 예들이 설명되었으나, 해당 기술분야에서 통상의 지식을 가진 자라면 상기의 기재로부터 다양한 수정 및 변형이 가능하다. 예를 들어, 설명된 기술들이 설명된 방법과 다른 순서로 수행되거나, 및/또는 설명된 구조, 장치 등의 구성요소들이 설명된 방법과 다른 형태로 결합 또는 조합되거나, 다른 구성요소 또는 균등물에 의하여 대치되거나 치환되더라도 적절한 결과가 달성될 수 있다.
Claims (13)
- 미세 패턴을 구비하는 기판을 지지한 상태로 회전 가능한 스테이지;상기 기판과 마주하는 타겟; 및상기 스테이지 및 타겟 사이에 배치되는 차단 바디와, 상기 차단 바디에 형성되고 상기 타겟으로부터 분리되어 상기 기판으로 진행하는 성막 물질의 적어도 일부를 통과시키는 통과 홀을 포함하는 차단 부재;를 포함하는 스퍼터링 장치.
- 제 1 항에 있어서,상기 타겟으로부터 상기 스테이지를 바라볼 때, 상기 통과 홀의 꼭지점은 상기 기판의 중심에 오버랩되는 스퍼터링 장치.
- 제 2 항에 있어서,상기 통과 홀은 상기 꼭지점으로부터 멀어질수록 폭이 커지는 형상을 갖는 스퍼터링 장치.
- 제 1 항에 있어서,상기 통과 홀은 부채꼴 형상을 갖는 스퍼터링 장치.
- 제 1 항에 있어서,상기 타겟으로부터 상기 스테이지를 바라볼 때, 상기 통과 홀의 외각 테두리는 상기 기판의 테두리로부터 이격되는 스퍼터링 장치.
- 제 1 항에 있어서,상기 스테이지의 회전 축은 상기 기판의 중심을 통과하는 스퍼터링 장치.
- 제 6 항에 있어서,상기 스테이지의 회전 축은, 상기 타겟 표면 중 플라즈마 밀도가 가장 높게 형성되는 지점으로부터 이격되는 스퍼터링 장치.
- 제 7 항에 있어서,상기 플라즈마 밀도가 가장 높게 형성되는 지점은, 상기 스테이지의 회전 축에 나란한 방향을 기준으로, 상기 통과 홀에 오버랩되는 스퍼터링 장치.
- 제 1 항에 있어서,상기 스테이지의 회전 축과 나란한 방향 또는 상기 스테이지의 회전 축에 대해 직교하는 방향으로 상기 차단 부재를 이동시킬 수 있는 구동부를 더 포함하는 스퍼터링 장치.
- 제 1 항에 있어서,상기 타겟으로부터 상기 스테이지를 바라볼 때, 스퍼터링이 진행되는 동안, 상기 기판의 중심으로부터 상기 통과 홀의 꼭지점 사이의 거리는 증가하는 스퍼터링 장치.
- 제 1 항에 있어서,상기 차단 부재는. 상기 차단 바디의 테두리부로부터 상방으로 돌출 형성되는 차단 돌출부를 더 포함하는 스퍼터링 장치.
- 제 1 항에 있어서,상기 통과 홀은 복수 개가 구비되고,상기 복수 개의 연통 홀은 서로 연통되지 않는 스퍼터링 장치.
- 제 12 항에 있어서,상기 스테이지의 회전 축은 상기 복수 개의 연통 홀 사이를 통과하는 스퍼터링 장치.
