Description
本発明はかかる課題を解決することを目的とするものであって、シアン酸エステル化合物とマレイミド化合物を含む樹脂組成物であって、耐熱性等の各種性能に優れ、かつ、電気特性に優れた樹脂組成物、ならびに、硬化物、プリプレグ、金属箔張積層板、樹脂シート、プリント配線板、樹脂組成物の製造方法、誘電率および/または誘電正接の低下剤を提供することを目的とする。
<1>シアン酸エステル化合物(A)および下記式(1)で表されるビスマレイミド化合物(B)を含有する樹脂組成物;
<2>式(1)中、Xは炭素数1~3のアルキレン基であり、R1~R3は、各々独立に水素原子、メチル基またはエチル基を表し、aは各々独立に0~2の整数を表す、<1>に記載の樹脂組成物。
<3>前記ビスマレイミド化合物(B)が下記式(2)で表される、<1>に記載の樹脂組成物。

シアン酸エステル化合物(A)に、式(1)で表されるビスマレイミド化合物(B)を配合することにより、各種性能(低吸水率、低加熱減量、良好なワニスの外観)を維持しつつ、誘電率(Dk)および誘電正接(Df)を低くすることが可能になる。さらに、プリプレグとしたときの外観や、金属箔張積層板としたときの、ピール強度、耐熱性、難燃性なども高いレベルを維持できる。
以下、本発明の実施形態(以下、「本実施形態」ともいう)を例に用いて、本発明について詳細に説明する。
本実施形態におけるシアン酸エステル化合物(A)は、シアネート構造を有する化合物である限り、特に定めるものでは無い。
シアン酸エステル化合物(A)としては、例えば、ナフトールアラルキル型シアン酸エステル化合物(ナフトールアラルキル型シアネート)、ナフチレンエーテル型シアン酸エステル化合物、キシレン樹脂型シアン酸エステル化合物、トリスフェノールメタン型シアン酸エステル化合物、およびアダマンタン骨格型シアン酸エステル化合物からなる群より選択される少なくとも1種が挙げられる。これらの中でも、めっき密着性および低吸水性がより一層向上する観点から、ナフトールアラルキル型シアン酸エステル化合物、ナフチレンエーテル型シアン酸エステル化合物、およびキシレン樹脂型シアン酸エステル化合物からなる群より選択される少なくとも1種であることが好ましく、ナフトールアラルキル型シアン酸エステル化合物であることがより好ましい。これらのシアン酸エステル化合物は、公知の方法により調製してもよく、市販品を用いてもよい。なお、ナフトールアラルキル骨格、ナフチレンエーテル骨格、キシレン骨格、トリスフェノールメタン骨格、またはアダマンタン骨格を有するシアン酸エステル化合物は、比較的、官能基当量数が大きく、未反応のシアン酸エステル基が少なくなるため、吸水性がより一層低下する傾向にある。また、芳香族骨格またはアダマンタン骨格を有することに主に起因して、めっき密着性がより一層向上する傾向にある。
本実施形態における樹脂組成物は、シアン酸エステル化合物を1種のみ含んでいてもよいし、2種以上含んでいてもよい。2種以上含む場合、合計量が前記範囲となることが好ましい。
本実施形態における樹脂組成物は、下記式(1)で表されるビスマレイミド化合物(B)を含有する。
R1~R3は、各々独立に水素原子または炭素数1~3のアルキル基を表し、水素原子、メチル基またはエチル基が好ましく、水素原子がより好ましい。
aは各々独立に0~2の整数を表すことが好ましく、0または1がより好ましく、0がさらに好ましい。
前記ビスマレイミド化合物(B)は、式(1-2)で表されることが好ましい。
式(1-2)における、X、R1~R3およびaは、各々、式(1)におけるX、R1~R3およびaと同義であり、好ましい範囲も同様である。式(1-2)で表されるビスマレイミド化合物を用いることにより、樹脂組成物の電気特性および耐熱性(特に、加熱減量の抑制)がより向上する傾向にある。
特に、前記ビスマレイミド化合物(B)の含有量の下限値は、固形分(溶媒以外の成分)に対し、5質量%以上であることが好ましく、10質量%以上であることがより好ましく、20質量%以上であることがさらに好ましい。上限値としては、90質量%以下であることが好ましく、70質量%以下であることがより好ましく、50質量%以下であることがさらに好ましい。
また、ビスマレイミド化合物(B)の含有量は、溶媒で希釈した後の樹脂組成物中(溶媒を含む樹脂組成物中)、0.1~30質量%であることが好ましい。前記ビスマレイミド化合物(B)の含有量の下限値は、前記ビスマレイミド化合物(B)の含有量の下限値は、1質量%以上であることが好ましく、5質量%以上であることがより好ましく、10質量%以上であることがさらに好ましい。上限値としては、25質量%以下であることが好ましく、20質量%以下であることがより好ましく、17.5質量%以下であることがさらに好ましい。
このような範囲とすることにより、ワニス外観、さらには、プリプレグとしたときの外観、積層板の電気特性をより向上させることができる。
本実施形態に係る樹脂組成物は、ビスマレイミド化合物(B)を1種のみ含んでいてもよいし、2種以上含んでいてもよい。2種以上含む場合、合計量が前記範囲となることが好ましい。

本実施形態に係る樹脂組成物は、シアン酸エステル化合物(A)およびビスマレイミド化合物(B)以外の他の樹脂成分を含んでいてもよい。他の樹脂成分としては、ビスマレイミド化合物(B)以外のマレイミド化合物、エポキシ樹脂、フェノール樹脂、オキセタン樹脂、ベンゾオキサジン化合物、重合可能な不飽和基を有する化合物、炭素-炭素不飽和二重結合(マレイミドを除く)を含有する置換基により末端変性された変性ポリフェニレンエーテル、エラストマーおよび活性エステル化合物よりなる群から選択される1種以上が例示され、ビスマレイミド化合物(B)以外のマレイミド化合物、エポキシ樹脂、フェノール樹脂、オキセタン樹脂、ベンゾオキサジン化合物、および重合可能な不飽和基を有する化合物よりなる群から選択される1種以上であることが好ましく、少なくとも、ビスマレイミド化合物(B)以外のマレイミド化合物を含むことがより好ましい。このような他の樹脂成分を配合することにより、前記外観をより向上させつつ、他の特性もより良好なものとすることができる。
ビスマレイミド化合物(B)以外のマレイミド化合物(以下、他のマレイミド化合物ともいう)は、ビスマレイミド化合物(B)以外のマレイミド化合物であって、分子中に2つ以上のマレイミド基を有する化合物であれば特に限定されない。特に、溶媒に対する溶解性の高いマレイミド化合物を用いることにより、電気特性を向上させつつ、ワニスの外観、さらには、ワニスから得られるプリプレグの外観を向上させることができる。本実施形態で用いられる他のマレイミド化合物は、例えば、メチルエチルケトンに対する25℃における溶解度が5質量%以上であることが好ましく、10質量%以上であることがより好ましく、20質量%以上であることがさらに好ましい。メチルエチルケトンは、沸点が比較的低いため、溶媒を乾燥させる際に乾燥温度を低くでき、乾燥時の樹脂成分の不要な硬化を効果的に抑制できる。
他のマレイミド化合物の一例として、式(1-3)で表されるマレイミド化合物が挙げられる。式(1-3)で表されるマレイミド化合物を用いることにより、プリント配線板用材料(例えば、積層板、金属箔張積層板)等に用いると、優れた耐熱性を付与できるとともに、ピール強度、低吸水性、耐デスミア性、および耐燃性を向上できる。
前記式(1-3)中、複数存在するRは、それぞれ独立して、水素原子、炭素数1~5のアルキル基(例えば、メチル基、エチル基、n-プロピル基、イソプロピル基、n-ブチル基、イソブチル基、t-ブチル基、n-ペンチル基等)、またはフェニル基を表す。これらの中でも、耐燃性およびピール強度をより一層向上する観点から、水素原子、メチル基、およびフェニル基からなる群より選択される基であることが好ましく、水素原子およびメチル基の一方であることがより好ましく、水素原子であることがさらに好ましい。
特に、本実施形態における樹脂組成物は、式(1)で表されるビスマレイミド化合物と、式(1-3)で表されるマレイミド化合物の両方を含むことが好ましい。樹脂組成物における、式(1)で表されるビスマレイミド化合物と、式(1-3)で表されるマレイミド化合物の質量比率は、1:0.1~2.0であることが好ましく、1:1.0~2.0であることがより好ましく、1:1.2~1.8であることがさらに好ましく、1:1.4~1.6であることが一層好ましい。このような比率とすることにより、得られるワニスの外観と硬化物の電気特性を高い次元で両立させることができる。
本実施形態における樹脂組成物は、他のマレイミド化合物を1種のみ含んでいてもよいし、2種以上含んでいてもよい。2種以上含む場合、合計量が前記範囲となることが好ましい。
エポキシ樹脂は、1分子中に2個以上のエポキシ基を有する化合物または樹脂であれば特に限定されない。
エポキシ樹脂は、例えば、ビスフェノールA型エポキシ樹脂、ビスフェノールE型エポキシ樹脂、ビスフェノールF型エポキシ樹脂、ビスフェノールS型エポキシ樹脂、フェノールノボラック型エポキシ樹脂、ビスフェノールAノボラック型エポキシ樹脂、グリシジルエステル型エポキシ樹脂、アラルキルノボラック型エポキシ樹脂、ビフェニルアラルキル型エポキシ樹脂、ナフチレンエーテル型エポキシ樹脂、クレゾールノボラック型エポキシ樹脂、多官能フェノール型エポキシ樹脂、ナフタレン型エポキシ樹脂、アントラセン型エポキシ樹脂、ナフタレン骨格変性ノボラック型エポキシ樹脂、フェノールアラルキル型エポキシ樹脂、ナフトールアラルキル型エポキシ樹脂、ジシクロペンタジエン型エポキシ樹脂、ビフェニル型エポキシ樹脂、脂環式エポキシ樹脂、ポリオール型エポキシ樹脂、リン含有エポキシ樹脂、グリシジルアミン、グリシジルエステル、ブタジエン等の二重結合をエポキシ化した化合物、水酸基含有シリコーン樹脂類とエピクロロヒドリンとの反応により得られる化合物等が挙げられる。これらの中でも、難燃性および耐熱性をより一層向上する観点から、ビフェニルアラルキル型エポキシ樹脂、ナフチレンエーテル型エポキシ樹脂、多官能フェノール型エポキシ樹脂、ナフタレン型エポキシ樹脂であることが好ましく、ビフェニルアラルキル型エポキシ樹脂であることがより好ましい。
本実施形態における樹脂組成物は、エポキシ樹脂を1種のみ含んでいてもよいし、2種以上含んでいてもよい。2種以上含む場合、合計量が前記範囲となることが好ましい。
また、本実施形態における樹脂組成物は、エポキシ樹脂を実質的に含まない構成とすることもできる。実質的に含まないとは、エポキシ樹脂の含有量が樹脂組成物中の樹脂成分の総量100質量部に対し、0.1質量部未満であることをいう。
フェノール樹脂は、1分子中に2個以上のフェノール性のヒドロキシ基を有する化合物または樹脂であれば特に限定されない。
フェノール樹脂は、例えば、ビスフェノールA型フェノール樹脂、ビスフェノールE型フェノール樹脂、ビスフェノールF型フェノール樹脂、ビスフェノールS型フェノール樹脂、フェノールノボラック樹脂、ビスフェノールAノボラック型フェノール樹脂、グリシジルエステル型フェノール樹脂、アラルキルノボラックフェノール樹脂、ビフェニルアラルキル型フェノール樹脂、クレゾールノボラック型フェノール樹脂、多官能フェノール樹脂、ナフトール樹脂、ナフトールノボラック樹脂、多官能ナフトール樹脂、アントラセン型フェノール樹脂、ナフタレン骨格変性ノボラック型フェノール樹脂、フェノールアラルキル型フェノール樹脂、ナフトールアラルキル型フェノール樹脂、ジシクロペンタジエン型フェノール樹脂、ビフェニル型フェノール樹脂、脂環式フェノール樹脂、ポリオール型フェノール樹脂、リン含有フェノール樹脂、水酸基含有シリコーン樹脂類等が挙げられる。これらの中でも、耐燃性をより一層向上する観点から、ビフェニルアラルキル型フェノール樹脂、ナフトールアラルキル型フェノール樹脂、リン含有フェノール樹脂、および水酸基含有シリコーン樹脂からなる群より選択される少なくとも1種であることが好ましい。
本実施形態における樹脂組成物は、フェノール樹脂を1種のみ含んでいてもよいし、2種以上含んでいてもよい。2種以上含む場合、合計量が前記範囲となることが好ましい。
また、本実施形態における樹脂組成物は、フェノール樹脂を実質的に含まない構成とすることもできる。実質的に含まないとは、フェノール樹脂の含有量が樹脂組成物中の樹脂成分の総量100質量部に対し、0.1質量部未満であることをいう。
オキセタン樹脂としては、オキセタニル基を2つ以上有する化合物であれば、特に限定されない。
オキセタン樹脂としては、例えば、オキセタン、アルキルオキセタン(例えば、2-メチルオキセタン、2,2-ジメチルオキセタン、3-メチルオキセタン、3,3-ジメチルオキセタン等)、3-メチル-3-メトキシメチルオキセタン、3,3-ジ(トリフルオロメチル)パーフルオキセタン、2-クロロメチルオキセタン、3,3-ビス(クロロメチル)オキセタン、ビフェニル型オキセタン、OXT-101(東亞合成(株)製品)、OXT-121(東亞合成(株)製品)等が挙げられる。
本実施形態における樹脂組成物は、オキセタン樹脂を1種のみ含んでいてもよいし、2種以上含んでいてもよい。2種以上含む場合、合計量が前記範囲となることが好ましい。
また、本実施形態における樹脂組成物は、オキセタン樹脂を実質的に含まない構成とすることもできる。実質的に含まないとは、オキセタン樹脂の含有量が樹脂組成物中の樹脂成分の総量100質量部に対し、0.1質量部未満であることをいう。
ベンゾオキサジン化合物としては、1分子中に2個以上のジヒドロベンゾオキサジン環を有する化合物であれば特に限定されない。
ベンゾオキサジン化合物としては、例えば、ビスフェノールA型ベンゾオキサジンBA-BXZ(小西化学(株)製品)、ビスフェノールF型ベンゾオキサジンBF-BXZ(小西化学(株)製品)、ビスフェノールS型ベンゾオキサジンBS-BXZ(小西化学(株)製品)等が挙げられる。
本実施形態における樹脂組成物は、ベンゾオキサジン化合物を1種のみ含んでいてもよいし、2種以上含んでいてもよい。2種以上含む場合、合計量が前記範囲となることが好ましい。
また、本実施形態における樹脂組成物は、ベンゾオキサジン化合物を実質的に含まない構成とすることもできる。実質的に含まないとは、ベンゾオキサジン化合物の含有量が樹脂組成物中の樹脂成分の総量100質量部に対し、0.1質量部未満であることをいう。
重合可能な不飽和基を有する化合物としては、特に限定されず、重合可能な不飽和基を2つ以上有する化合物であればよい。
重合可能な不飽和基を有する化合物は、例えば、ビニル化合物(例えば、エチレン、プロピレン、スチレン、ジビニルベンゼン、ジビニルビフェニル等)、アクリレート類(例えば、メチル(メタ)アクリレート等)、モノまたはポリアルコールの(メタ)アクリレート類(例えば、2-ヒドロキシプロピル(メタ)アクリレート、ポリプロピレングリコールジ(メタ)アクリレート、トリメチロールプロパンジ(メタ)アクリレート、トリメチロールプロパントリ(メタ)アクリレート、ペンタエリスリトールテトラ(メタ)アクリレート、ジペンタエリスリトールヘキサ(メタ)アクリレート等)、エポキシ(メタ)アクリレート類(例えば、ビスフェノールA型エポキシ(メタ)アクリレート、ビスフェノールF型エポキシ(メタ)アクリレート等)、ベンゾシクロベテン樹脂等が挙げられる。
本実施形態における樹脂組成物は、重合可能な不飽和基を有する化合物を1種のみ含んでいてもよいし、2種以上含んでいてもよい。2種以上含む場合、合計量が前記範囲となることが好ましい。
また、本実施形態における樹脂組成物は、重合可能な不飽和基を有する化合物を実質的に含まない構成とすることもできる。実質的に含まないとは、重合可能な不飽和基を有する化合物の含有量が樹脂組成物中の樹脂成分の総量100質量部に対し、0.1質量部未満であることをいう。
炭素-炭素不飽和二重結合(マレイミドを除く)を含有する置換基により末端変性された変性ポリフェニレンエーテルは、例えば、ポリフェニレンエーテルの末端の全部または一部が、炭素-炭素不飽和二重結合を有する置換基により末端変性された変性物である。炭素-炭素不飽和二重結合を有する置換基としては、マレイミド基以外であれば特に限定されるものではないが、例えば、エチレン性不飽和基が挙げられる。エチレン性不飽和基としては、エテニル基、アリル基、アクリル基、メタクリル基、プロペニル基、ブテニル基、ヘキセニル基およびオクテニル基等のアルケニル基、シクロペンテニル基およびシクロヘキセニル基等のシクロアルケニル基、ビニルベンジル基およびビニルナフチル基等のアルケニルアリール基が挙げられ、ビニルベンジル基が好ましい。本明細書にいう「ポリフェニレンエーテル」とは、下記式(X1)で表されるフェニレンエーテル骨格を有する化合物をいう。

また、変性ポリフェニレンエーテルのGPCによるポリスチレン換算の重量平均分子量は、800以上10000以下であることが好ましく、800以上5000以下であることがより好ましい。前記下限値以上とすることにより、誘電率および誘電正接がより低くなる傾向にあり、前記上限値以下とすることにより、溶媒への溶解性、低粘度および成形性がより向上する傾向にある。
さらに、変性ポリフェニレンエーテルの末端の炭素-炭素不飽和二重結合当量は、炭素-炭素不飽和二重結合1つあたり400~5000gであることが好ましく、400g~2500gであることがより好ましい。前記下限値以上とすることにより、誘電率および誘電正接がより低くなる傾向にある。前記上限値以下とすることにより、溶媒への溶解性、低粘度および成形性がより向上する傾向にある。
本実施形態における樹脂組成物は、変性ポリフェニレンエーテルを1種のみ含んでいてもよいし、2種以上含んでいてもよい。2種以上含む場合、合計量が前記範囲となることが好ましい。
エラストマーは、特に限定されず、公知のエラストマーを広く用いることができる。
エラストマーとしては、例えば、ポリイソプレン、ポリブタジエン、スチレンブタジエン、ブチルゴム、エチレンプロピレンゴム、スチレンブタジエンエチレン、スチレンブタジエンスチレン、スチレンイソプレンスチレン、スチレンエチレンブチレンスチレン、スチレンプロピレンスチレン、スチレンエチレンプロピレンスチレン、フッ素ゴム、シリコーンゴム、それらの水添化合物、それらのアルキル化合物、およびそれらの共重合体からなる群より選択される少なくとも1種が挙げられる。これらの中でも、電気特性に優れる観点から、スチレンブタジエン、スチレンブタジエンエチレン、スチレンブタジエンスチレン、スチレンイソプレンスチレン、スチレンエチレンブチレンスチレン、スチレンプロピレンスチレン、スチレンエチレンプロピレンスチレン、それらの水添化合物、それらのアルキル化合物、およびそれらの共重合体からなる群より選択される少なくとも1種であることが好ましく、変性ポリフェニレンエーテルとの相溶性により一層優れる観点から、スチレンブタジエンゴム、ブタジエンゴム、およびイソプレンゴムからなる群より選択される少なくとも1種であることがより好ましい。
本実施形態における樹脂組成物は、エラストマーを1種のみ含んでいてもよいし、2種以上含んでいてもよい。2種以上含む場合、合計量が前記範囲となることが好ましい。
また、本実施形態における樹脂組成物は、エラストマーを実質的に含まない構成とすることもできる。実質的に含まないとは、エラストマーの含有量が樹脂組成物中の樹脂成分の総量100質量部に対し、1質量部未満であることをいう。
活性エステル化合物は、特に限定されず、例えば、1分子中に2個以上の活性エステル基を有する化合物が挙げられる。
活性エステル化合物は、直鎖状若しくは分岐状または環状の化合物であってもよい。これらの中でも、耐熱性を一層向上させる点から、カルボン酸化合物および/またはチオカルボン酸化合物と、ヒドロキシ化合物および/またはチオール化合物とを反応させることにより得られる活性エステル化合物が好ましく、カルボン酸化合物と、フェノール化合物、ナフトール化合物、およびチオール化合物からなる群より選択される1種以上の化合物とを反応させることにより得られる活性エステル化合物がより好ましく、カルボン酸化合物とフェノール性水酸基を有する芳香族化合物とを反応させることにより得られ、1分子中に2個以上の活性エステル基を有する芳香族化合物がさらに好ましく、2個以上のカルボン酸を1分子中に有する化合物と、フェノール性水酸基を有する芳香族化合物とを反応させることにより得られ、1分子中に2個以上の活性エステル基を有する芳香族化合物が特に好ましい。前記のカルボン酸化合物としては、安息香酸、酢酸、コハク酸、マレイン酸、イタコン酸、フタル酸、イソフタル酸、テレフタル酸、およびピロメリット酸からなる群より選ばれる1種以上が挙げられ、これらの中でも、耐熱性をより一層向上させる観点から、コハク酸、マレイン酸、イタコン酸、フタル酸、イソフタル酸、およびテレフタル酸からなる群より選ばれる1種以上が好ましく、イソフタル酸およびテレフタル酸からなる群より選ばれる1種以上がより好ましい。前記のチオカルボン酸化合物としては、チオ酢酸およびチオ安息香酸からなる群から選ばれる1種以上が挙げられる。前記のフェノール化合物またはナフトール化合物としては、ハイドロキノン、レゾルシン、ビスフェノールA、ビスフェノールF、ビスフェノールS、フェノールフタリン、メチル化ビスフェノールA、メチル化ビスフェノールF、メチル化ビスフェノールS、フェノール、o-クレゾール、m-クレゾール、p-クレゾール、カテコール、α-ナフトール、β-ナフトール、1,5-ジヒドロキシナフタレン、1,6-ジヒドロキシナフタレン、2,6-ジヒドロキシナフタレン、ジヒドロキシベンゾフェノン、トリヒドロキシベンゾフェノン、テトラヒドロキシベンゾフェノン、フロログルシン、ベンゼントリオール、ジシクロペンタジエニルジフェノール、およびフェノールノボラックからなる群より選ばれる1種以上が挙げられ、耐熱性および溶媒溶解性をより一層向上させる観点から、ビスフェノールA、ビスフェノールF、ビスフェノールS、メチル化ビスフェノールA、メチル化ビスフェノールF、メチル化ビスフェノールS、カテコール、α-ナフトール、β-ナフトール、1,5-ジヒドロキシナフタレン、1,6-ジヒドロキシナフタレン、2,6-ジヒドロキシナフタレン、ジヒドロキシベンゾフェノン、トリヒドロキシベンゾフェノン、テトラヒドロキシベンゾフェノン、フロログルシン、ベンゼントリオール、ジシクロペンタジエニルジフェノール、フェノールノボラックが好ましく、カテコール、1,5-ジヒドロキシナフタレン、1,6-ジヒドロキシナフタレン、2,6-ジヒドロキシナフタレン、ジヒドロキシベンゾフェノン、トリヒドロキシベンゾフェノン、テトラヒドロキシベンゾフェノン、フロログルシン、ベンゼントリオール、ジシクロペンタジエニルジフェノール、およびフェノールノボラックからなる群より選ばれる1種以上がより好ましく、1,5-ジヒドロキシナフタレン、1,6-ジヒドロキシナフタレン、2,6-ジヒドロキシナフタレン、ジヒドロキシベンゾフェノン、トリヒドロキシベンゾフェノン、テトラヒドロキシベンゾフェノン、ジシクロペンタジエニルジフェノール、およびフェノールノボラックからなる群より選ばれる1種以上がさらに好ましく、ジヒドロキシベンゾフェノン、トリヒドロキシベンゾフェノン、テトラヒドロキシベンゾフェノン、ジシクロペンタジエニルジフェノール、およびフェノールノボラックからなる群より選ばれる1種以上(好ましくジシクロペンタジエニルジフェノールおよびフェノールノボラックからなる群より選ばれる1種以上、より好ましくはジシクロペンタジエニルジフェノール)であることが特に好ましい。前記のチオール化合物としては、ベンゼンジチオールおよびトリアジンジチオールからなる群より選ばれる1種以上が挙げられる。また、活性エステル化合物は、エポキシ樹脂との相溶性を一層向上させる観点から、2個以上のカルボン酸を1分子中に有し、かつ脂肪族鎖を含む化合物であることが好ましく、耐熱性を一層向上させる観点から、芳香族環を有する化合物であることが好ましい。より具体的な活性エステル化合物としては、特開2004-277460号公報に記載の活性エステル化合物が挙げられる。
本実施形態における樹脂組成物は、活性エステル化合物を1種のみ含んでいてもよいし、2種以上含んでいてもよい。2種以上含む場合、合計量が前記範囲となることが好ましい。
また、本実施形態における樹脂組成物は、活性エステル化合物を実質的に含まない構成とすることもできる。実質的に含まないとは、活性エステル化合物の含有量が樹脂組成物中の樹脂成分の総量100質量部に対し、1質量部未満であることをいう。
本実施形態における樹脂組成物が、後述する充填材(C)を含む場合、樹脂成分の合計量は、樹脂組成物の溶媒を除いた成分の30質量%以上であることが好ましく、35質量%以上であることが好ましく、40質量%以上であることがより好ましい。上限としては、70質量%以下であることが好ましく、65質量%以下であることがより好ましく、60質量%以下であることがさらに好ましい。
前記いずれの場合においても、樹脂成分の90質量%以上が、シアン酸エステル化合物(A)と、式(1)で表されるビスマレイミド化合物(B)と、他のマレイミド化合物から構成されることが好ましい。
本実施形態に係る樹脂組成物は、低誘電率性、低誘電正接性、耐燃性および低熱膨張性の向上のため、充填材(C)を含むことが好ましい。本実施形態で使用される充填材(C)としては、公知のものを適宜使用することができ、その種類は特に限定されず、当業界において一般に使用されているものを好適に用いることができる。具体的には、天然シリカ、溶融シリカ、合成シリカ、アモルファスシリカ、アエロジル、中空シリカ等のシリカ類、ホワイトカーボン、チタンホワイト、酸化亜鉛、酸化マグネシウム、酸化ジルコニウム、窒化ホウ素、凝集窒化ホウ素、窒化ケイ素、窒化アルミニウム、硫酸バリウム、水酸化アルミニウム、水酸化アルミニウム加熱処理品(水酸化アルミニウムを加熱処理し、結晶水の一部を減じたもの)、ベーマイト、水酸化マグネシウム等の金属水和物、酸化モリブデンやモリブデン酸亜鉛等のモリブデン化合物、ホウ酸亜鉛、錫酸亜鉛、アルミナ、クレー、カオリン、タルク、焼成クレー、焼成カオリン、焼成タルク、マイカ、E-ガラス、A-ガラス、NE-ガラス、C-ガラス、L-ガラス、D-ガラス、S-ガラス、M-ガラスG20、ガラス短繊維(Eガラス、Tガラス、Dガラス、Sガラス、Qガラス等のガラス微粉末類を含む。)、中空ガラス、球状ガラスなど無機系の充填材の他、スチレン型、ブタジエン型、アクリル型などのゴムパウダー、コアシェル型のゴムパウダー、シリコーンレジンパウダー、シリコーンゴムパウダー、シリコーン複合パウダーなど有機系の充填材などが挙げられる。
これらの中でも、シリカ、水酸化アルミニウム、ベーマイト、酸化マグネシウムおよび水酸化マグネシウムからなる群から選択される1種または2種以上が好適であり、シリカがより好ましい。シリカは、球状のシリカが好ましい。球状シリカは、また、中空シリカであってもよい。
これらの充填材(C)を使用することで、樹脂組成物の熱膨張特性、寸法安定性、難燃性などの特性が向上する。
本実施形態における樹脂組成物は、充填材(C)を1種のみ含んでいてもよいし、2種以上含んでいてもよい。2種以上含む場合、合計量が前記範囲となることが好ましい。
一方、本実施形態では、樹脂組成物が、前記充填材(C)を実質的に含まない構成であってもよい。実質的に含まないとは、充填材(C)の含有量が、樹脂成分の含有量の1質量%未満であることをいい、0.1質量%以下であることが好ましい。
本実施形態に係る樹脂組成物は、硬化促進剤をさらに含んでもよい。硬化促進剤としては、特に限定されないが、例えば、トリフェニルイミダゾール等のイミダゾール類;過酸化ベンゾイル、ラウロイルパーオキサイド、アセチルパーオキサイド、パラクロロベンゾイルパーオキサイド、ジ-tert-ブチル-ジ-パーフタレートなどの有機過酸化物;アゾビスニトリルなどのアゾ化合物;N,N-ジメチルベンジルアミン、N,N-ジメチルアニリン、N,N-ジメチルトルイジン、2-N-エチルアニリノエタノール、トリ-n-ブチルアミン、ピリジン、キノリン、N-メチルモルホリン、トリエタノールアミン、トリエチレンジアミン、テトラメチルブタンジアミン、N-メチルピペリジンなどの第3級アミン類;フェノール、キシレノール、クレゾール、レゾルシン、カテコールなどのフェノール類;ナフテン酸鉛、ステアリン酸鉛、ナフテン酸亜鉛、オクチル酸亜鉛、オクチル酸マンガン、オレイン酸錫、ジブチル錫マレート、ナフテン酸マンガン、ナフテン酸コバルト、アセチルアセトン鉄などの有機金属塩;これら有機金属塩をフェノール、ビスフェノールなどの水酸基含有化合物に溶解してなるもの;塩化錫、塩化亜鉛、塩化アルミニウムなどの無機金属塩;ジオクチル錫オキサイド、その他のアルキル錫、アルキル錫オキサイドなどの有機錫化合物;などが挙げられる。
好ましい硬化促進剤は、イミダゾール類および有機金属塩であり、イミダゾール類および有機金属塩の両方を組み合わせて用いることがより好ましい。
硬化促進剤は、1種を単独で、または2種以上を組み合わせて用いることができる。2種以上用いる場合は、合計量が前記範囲となる。
本実施形態に係る樹脂組成物は、溶媒を含有してもよく、有機溶媒を含有することが好ましい。この場合、本実施形態に係る樹脂組成物は、上述した各種樹脂成分の少なくとも一部、好ましくは全部が溶媒に溶解または相溶した形態(溶液またはワニス)である。溶媒としては、上述した各種樹脂成分の少なくとも一部、好ましくは全部を溶解または相溶可能な極性有機溶媒または無極性有機溶媒であれば特に限定されず、極性有機溶媒としては、例えば、ケトン類(例えば、アセトン、メチルエチルケトン、メチルイソブチルケトン等)、セロソルブ類(例えば、プロピレングリコールモノメチルエーテル、プロピレングリコールモノメチルエーテルアセテート等)、エステル類(例えば、乳酸エチル、酢酸メチル、酢酸エチル、酢酸ブチル、酢酸イソアミル、乳酸エチル、メトキシプロピオン酸メチル、ヒドロキシイソ酪酸メチル等)アミド類(例えば、ジメトキシアセトアミド、ジメチルホルムアミド類等)が挙げられ、無極性有機溶媒としては、芳香族炭化水素(例えば、トルエン、キシレン等)が挙げられる。
本実施形態に係る樹脂組成物が溶媒を含有する場合、その含有量は特に定めるものではないが、例えば、樹脂組成物の1質量%以上とすることができ、10質量%以上であってもよく、30質量%以上、40質量%以上であってもよい。また、上限値としては、99質量%以下とすることができ、80質量%以下であってもよく、70質量%以下、60質量%以下であってもよい。
溶媒は、1種を単独で、または2種以上を組み合わせて用いることができる。2種以上用いる場合は、合計量が前記範囲となる。
本実施形態に係る樹脂組成物は、樹脂組成物中の固形分量が10質量%以上であることが好ましく、15質量%以上であることがより好ましく、20質量%以上であることがさらに好ましく、30質量%以上であることが一層好ましく、40質量%以上、50質量%以上であってもよい。また、前記孤影分量の上限は、90質量%以下であることが好ましく、80質量%以下であることがより好ましく、70質量%以下であることがさらに好ましく、60質量%以下であってもよい。
尚、固形分とは、樹脂組成物中、溶媒を除いた成分をいう。
本実施形態に係る樹脂組成物は、前記の成分の他、本発明の効果を阻害しない範囲で、熱可塑性樹脂、およびそのオリゴマー等の種々の高分子化合物、各種添加剤を含有してもよい。添加剤としては、難燃剤、紫外線吸収剤、酸化防止剤、光重合開始剤、蛍光増白剤、光増感剤、染料、顔料、増粘剤、流動調整剤、滑剤、消泡剤、分散剤、レベリング剤、光沢剤、重合禁止剤等が挙げられる。これらの添加剤は、1種を単独で、または2種以上を組み合わせて用いることができる。
また、本実施形態に係る樹脂組成物は、難燃剤を実質的に含まない構成とすることもできる。実質的に含まないとは、難燃剤の含有量が、樹脂組成物の総量100質量部に対して0.01質量部未満であることをいい、0質量部であることが好ましい。本実施形態における樹脂組成物は、難燃剤を実質的に含まない構成としても、高い難燃性を維持できる点で価値がある。具体的には、本実施形態における樹脂組成物は、UL(Underwriters Laboratories Inc.)規格における、0.8mm(さらには0.4mm)の厚さに成形した材料(プリント配線板など)の難燃性をV-0とすることができる。難燃性は、後述する実施例の記載に従って測定される。
以下に、本実施形態のより具体的な形態を述べる。本実施形態はこれらに限定されるものではないことは言うまでもない。
本実施形態に係る樹脂組成物の第一の具体例は、樹脂組成物中の固形分が、90質量%以上(好ましくは95質量%以上)の樹脂成分を含む形態である。本実施形態において、樹脂成分は、シアン酸エステル化合物(A)と、式(1)で表されるビスマレイミド化合物(B)と、他のマレイミド化合物を含むことが好ましい。
第一の具体例の樹脂組成物は、0.8mm厚に成形した試験片の10GHzにおける誘電率(Dk)を3.0以下とすることができ、2.8以下とすることもできる。前記誘電率の下限値は、0が理想であるが、2.0以上が実際的である。また、第一の具体例の樹脂組成物は、0.8mm厚に成形した試験片の10GHzにおける誘電正接(Df)を0.0050以下とすることができ、0.0045未満とすることもでき、0.0044以下とすることもできる。前記誘電率の下限値は、0が理想であるが、0.0020以上が実際的である。誘電率および誘電正接は、後述する実施例に記載の方法で測定される。
第一の具体例の樹脂組成物は、0.8mm厚に成形した試験片の1%質量減少温度を370℃以上とすることができ、380℃以上とすることもできる。前記1%質量減少温度の上限値は、特に定めるものではないが、420℃以下が実際的である。
第一の具体例の樹脂組成物は、0.8mm厚に成形した試験片の450℃における質量減少率を19.0%以下とすることができ、18.0%以下とすることもできる。前記450℃における質量減少率の下限値は、0%が理想であるが、10%以上が実際的である。
本実施形態に係る樹脂組成物の製造方法は、シアン酸エステル化合物(A)と、式(1)で表されるビスマレイミド化合物(B)を含有する樹脂組成物の製造方法であって、シアン酸エステル化合物(A)とビスマレイミド化合物(B)と溶媒を混合することを含み、前記ビスマレイミド化合物(B)の含有量が、樹脂組成物の0.1~30質量%(好ましくは、0.1~20質量%)である。
このように、ビスマレイミド化合物(B)の含有量を前記範囲とすることにより、適切に溶媒に溶解させることが可能となり、ワニスの外観、さらには、プリプレグとしたときの外観をより向上させることが可能になる。特に、式(1)で表されるビスマレイミド化合物として、上述の式(1-2)で表されるビスマレイミド化合物を用いることにより、前記外観をより向上させることができる。
さらに、本実施形態に係る樹脂組成物の製造方法は、ビスマレイミド化合物(B)以外のマレイミド化合物、エポキシ樹脂、フェノール樹脂、オキセタン樹脂、ベンゾオキサジン化合物、重合可能な不飽和基を有する化合物、炭素-炭素不飽和二重結合(マレイミドを除く)を含有する置換基により末端変性された変性ポリフェニレンエーテル、エラストマーおよび活性エステル化合物よりなる群から選択される1種以上をさらに含有することが好ましく、ビスマレイミド化合物(B)以外のマレイミド化合物、エポキシ樹脂、フェノール樹脂、オキセタン樹脂、ベンゾオキサジン化合物、および重合可能な不飽和基を有する化合物よりなる群から選択される1種以上をさらに含有することがより好ましい。このような他の樹脂成分を配合することにより、前記外観をより向上させつつ、他の特性もより良好なものとすることができる。
本実施形態に係る樹脂組成物は、硬化物として用いられる。具体的には、本実施形態に係る樹脂組成物は、低誘電率材料および/または低誘電正接材料として、プリント配線板の絶縁層、半導体パッケージ用材料として好適に用いることができる。本実施形態に係る樹脂組成物は、プリプレグ、プリプレグを用いた金属箔張積層板、樹脂シート、およびプリント配線板を構成する材料として好適に用いることができる。
本実施形態に係る樹脂組成物は、プリント配線板の絶縁層、プリプレグ、樹脂シート等の層状(フィルム状、シート状等を含む趣旨である)の成形品の材料として用いられるが、かかる層状の成形品としたとき、その厚さは、5μm以上であることが好ましく、10μm以上であることがより好ましい。成形品の厚さの上限値としては、200μm以下であることが好ましく、180μm以下であることがより好ましい。尚、前記層状の成形品の厚さは、例えば、本実施形態に係る樹脂組成物をガラスクロス等の基材に含浸させたものである場合、基材を含む厚さを意味する。
本実施形態に係る樹脂組成物から形成される材料は、露光現像してパターンを形成する用途に用いてもよいし、露光現像しない用途に用いてもよい。特に、露光現像しない用途に適している。
本実施形態のプリプレグは、基材(プリプレグ基材)と、本実施形態に係る樹脂組成物から形成される。本実施形態のプリプレグは、例えば、本実施形態に係る樹脂組成物を基材に適用(例えば、含浸または塗布)させた後、加熱(例えば、120~220℃で2~15分乾燥させる方法等)によって半硬化させることにより得られる。この場合、基材に対する樹脂組成物(樹脂組成物の硬化物も含む)の付着量、すなわち半硬化後のプリプレグの総量に対する樹脂組成物量(充填材を含む)は、20~99質量%の範囲であることが好ましい。
本実施形態の金属箔張積層板は、少なくとも1枚の本実施形態のプリプレグから形成された層と、前記プリプレグから形成された層の片面または両面に配置された金属箔とを含む。本実施形態の金属箔張積層板は、例えば、本実施形態のプリプレグを少なくとも1枚配置し(好ましくは2枚以上重ね)、その片面または両面に金属箔を配置して積層成形する方法で作製できる。より詳細には、プリプレグの片面または両面に銅、アルミニウム等の金属箔を配置して積層成形することにより作製できる。プリプレグの枚数としては、1~10枚が好ましく、2~10枚がより好ましく、2~7枚がさらに好ましい。金属箔としては、プリント配線板用材料に用いられるものであれば特に限定されないが、例えば、圧延銅箔、電解銅箔等の銅箔が挙げられる。金属箔(銅箔)の厚さは、特に限定されず、1.5μm以上、さらには、2~70μm程度であってもよい。成形方法としては、プリント配線板用積層板および多層板を成形する際に通常用いられる方法が挙げられ、より詳細には多段プレス機、多段真空プレス機、連続成形機、オートクレーブ成形機等を使用して、温度180~350℃程度、加熱時間100~300分程度、面圧20~100kg/cm2程度で積層成形する方法が挙げられる。また、本実施形態のプリプレグと、別途作製した内層用の配線板(内層回路板ともいう)とを組み合わせて積層成形することにより、多層板とすることもできる。多層板の製造方法としては、例えば、本実施形態のプリプレグ1枚の両面に35μm程度の金属箔(銅箔)を配置し、前記の成形方法にて積層形成した後、内層回路を形成し、この回路に黒化処理を実施して内層回路板を形成し、この後、この内層回路板と本実施形態のプリプレグとを交互に1枚ずつ配置し、さらに最外層に金属箔(銅箔)を配置して、前記条件にて好ましくは真空下で積層成形することにより、多層板を作製することができる。本実施形態の金属箔張積層板は、プリント配線板として好適に使用することができる。
本実施形態のプリント配線板は、絶縁層と、前記絶縁層の表面に配置された導体層とを含むプリント配線板であって、前記絶縁層が、本実施形態に係る樹脂組成物から形成された層および本実施形態のプリプレグから形成された層の少なくとも一方を含む。このようなプリント配線板は、常法に従って製造でき、その製造方法は特に限定されない。以下、プリント配線板の製造方法の一例を示す。まず上述した銅箔張積層板等の金属箔張積層板を用意する。次に、金属箔張積層板の表面にエッチング処理を施して内層回路の形成を行い、内層基板を作製する。この内層基板の内層回路表面に、必要に応じて接着強度を高めるための表面処理を行い、次いでその内層回路表面に上述したプリプレグを所要枚数重ね、さらにその外側に外層回路用の金属箔を積層し、加熱加圧して一体成形する。このようにして、内層回路と外層回路用の金属箔との間に、基材および熱硬化性樹脂組成物の硬化物からなる絶縁層が形成された多層の積層板が製造される。次いで、この多層の積層板にスルーホールやバイアホール用の穴あけ加工を施した後、この穴の壁面に内層回路と外層回路用の金属箔とを導通させるめっき金属皮膜を形成し、さらに外層回路用の金属箔にエッチング処理を施して外層回路を形成することで、プリント配線板が製造される。
本実施形態の樹脂シートは、支持体と、前記支持体の表面に配置された本実施形態に係る樹脂組成物から形成された層を含む。樹脂シートは、ビルドアップ用フィルムまたはドライフィルムソルダーレジストとして使用することができる。樹脂シートの製造方法としては、特に限定されないが、例えば、前記の本実施形態に係る樹脂組成物を溶媒に溶解させた溶液を支持体に塗布(塗工)し乾燥することで樹脂シートを得る方法が挙げられる。
本実施形態の誘電率および/または誘電正接の低下剤は、式(1)で表されるビスマレイミド化合物(B)を含む。式(1)で表されるビスマレイミド化合物を、シアン酸エステル化合物(A)やビスマレイミド化合物(B)以外のマレイミド化合物、その他の樹脂成分に配合することにより、樹脂組成物の誘電率および/または誘電正接を低下することが可能になる。特に、本実施形態の誘電率および/または誘電正接の低下剤は、誘電正接低下剤として効果的である。式(1)で表されるビスマレイミド化合物の好ましい範囲は、上述と同様である。
1-ナフトールアラルキル樹脂(新日鉄住金化学株式会社製)300g(OH基換算1.28mol)およびトリエチルアミン194.6g(1.92mol)(ヒドロキシ基1molに対して1.5mol)をジクロロメタン1800gに溶解させ、これを溶液1とした。
塩化シアン125.9g(2.05mol)(ヒドロキシ基1molに対して1.6mol)、ジクロロメタン293.8g、36%塩酸194.5g(1.92mol)(ヒドロキシ基1モルに対して1.5モル)、水1205.9gを、撹拌下、液温-2~-0.5℃に保ちながら、溶液1を30分かけて注下した。溶液1注下終了後、同温度にて30分撹拌した後、トリエチルアミン65g(0.64mol)(ヒドロキシ基1molに対して0.5mol)をジクロロメタン65gに溶解させた溶液(溶液2)を10分かけて注下した。溶液2注下終了後、同温度にて30分撹拌して反応を完結させた。
その後反応液を静置して有機相と水相を分離した。得られた有機相を水1300gで5回洗浄した。水洗5回目の廃水の電気伝導度は5μS/cmであり、水による洗浄により、除けるイオン性化合物は十分に除けられたことを確認した。
水洗後の有機相を減圧下で濃縮し、最終的に90℃で1時間濃縮乾固させて目的とするナフトールアラルキル型のシアン酸エステル化合物(SNCN)(橙色粘性物)を331g得た。得られたSNCNの質量平均分子量は600であった。また、SNCNのIRスペクトルは2250cm-1(シアン酸エステル基)の吸収を示し、且つ、ヒドロキシ基の吸収は示さなかった。得られたSNCNのシアネート基の当量は、256g/eqであった。
撹拌機、窒素導入管、ディーンスターク、冷却器および温度計を備えたフラスコに、17.23g(50.0mmol)の東京化成工業社製の1,3-ビス[2-(4-アミノフェニル)-2-プロピル]ベンゼン、および溶媒としてN,N-ジメチルホルムアミド120.0gを装入し、窒素ガスを通じながら撹拌溶解した。この溶液に、10.8g(110mmol)の無水マレイン酸を加え、室温にて一晩撹拌した。その後、触媒としてp-トルエンスルホン酸一水和物0.951g(5.00mmol)および脱水共沸溶媒としてトルエン60gを装入し、共沸撹拌を6時間実施した。この際、トルエンと水との蒸発が生じ、それらの一部は冷却器にて凝縮した。ディーンスタークにトラップされた水とトルエンとを分離した後、トルエンのみ系内に還流し、一部は窒素ガスの流通により、冷却管上部から系外へ留去した。
反応混合物を冷却後、エバポレーターにてトルエンを留去した。その後、得られた溶液を1質量%重曹水に投入して過剰に用いた無水マレイン酸およびp-トルエンスルホン酸を除去した。得られた粗生成物をN,N-ジメチルホルムアミドに溶解し、メタノールを加えて再沈殿させ、析出物を濾取・乾燥した。この操作を3回繰り返し、4,4’-ビスマレイミドジフェニルエーテルを得た(収率70%)。
得られたBMI-Bisanilin-Mのマレイミド基の当量は、252.3g/eqであった。
撹拌機、窒素導入管、ディーンスターク、冷却器および温度計を備えたフラスコに、17.23g(50.0mmol)の東京化成工業社製の1,4-ビス[2-(4-アミノフェニル)-2-プロピル]ベンゼン、および溶媒としてN,N-ジメチルホルムアミド120.0gを装入し、窒素ガスを通じながら撹拌溶解した。この溶液に、10.8g(110mmol)の無水マレイン酸を加え、室温にて一晩撹拌した。その後、触媒としてp-トルエンスルホン酸一水和物0.951g(5.00mmol)および脱水共沸溶媒としてトルエン60gを装入し、共沸撹拌を6時間実施した。この際、トルエンと水との蒸発が生じ、それらの一部は冷却器にて凝縮した。ディーンスタークにトラップされた水とトルエンとを分離した後、トルエンのみ系内に還流し、一部は窒素ガスの流通により、冷却管上部から系外へ留去した。

得られたBMI-Bisanilin-Pの官能基当量は、252.3g/eqであった。
合成例1で得られたSNCN50質量部、合成例2で得られたBMI-Bisanilin-M20質量部、ビフェニルアラルキル型ポリマレイミド化合物(「MIR-3000」、日本化薬社製、マレイミド基の当量は275g/eq)30質量部、TPIZ(2,4,5-トリフェニルイミダゾール、硬化促進剤)0.5質量部、オクチル酸亜鉛(「Oct-Zn」、日本化学産業社製、硬化促進剤)0.10質量部を、メチルエチルケトンを溶媒として用いて、固形分濃度50質量%となるよう溶解させて混合し、ワニスを得た。なお、前記各成分の含有量は、固形分量を示す。得られたワニスの外観を後述の方法に従って評価した。
得られた0.8mm厚の試験片について、以下の方法に従って吸水率、電気特性(DkおよびDf)、加熱減量を測定した。
得られたワニスについて、外観を目視にて以下の通り評価した。評価A~Cが実用レベルである。
A:均一で析出物が認められなかった。
B:均一で殆ど析出物が認められなかった。
C:やや不均一であり、析出物が多少認められた。
D:不均一であり、析出物が多く認められた。
得られた0.8mm厚の試験片を用い、JIS C6481に準じて、プレッシャークッカー(PCT)試験機を用いて、120℃、0.1MPa、5時間水蒸気処理した後の重量変化から、吸水率を算出した。ただし、JIS C6481において、サンプルサイズは、0.8mm厚の試験片を30mm×30mmに変更した。
プレッシャークッカー試験機は、平山製作所(株)製品、PC-3型を用いた。
結果を下記表1に示す。
得られた0.8mm厚の試験片について、摂動法空洞共振器を用いて、10GHzにおける誘電率(Dk)および誘電正接(Df)を測定した。
摂動法空洞共振器は、アジレントテクノロジー(株)製品、Agilent8722ESを用いた。
結果を下記表1に示す。
熱重量測定装置を用いて、窒素雰囲気下、昇温速度10℃/分の条件で硬化物の熱重量分析を行った。
熱重量測定装置は、エスアイアイ・ナノテクノロジー社製「TGA5200」を用いた。
結果を下記表1に示す。
実施例1において、BMI-Bisanilin-Mを、等量の合成例3で得られたBMI-Bisanilin-Pに変更し、他は同様に行った。結果を下記表1に示す。
実施例1において、BMI-Bisanilin-Mを使用せず、MIR-3000の含有量を50質量部とした他は、同様に行った。結果を下記表1に示す。
実施例1において、SNCNおよびMIR-3000を使用せず、BMI-Bisanilin-Mの含有量を100質量部とした他は、同様に行った。結果を下記表1に示す。
実施例1において、SNCN、MIR-3000およびBMI-Bisanilin-Mを使用せず、BMI-Bisanilin-Pの含有量を100質量部とした他は、同様に行った。結果を下記表1に示す。
合成例1で得られたSNCN50質量部、合成例2で得られたBMI-Bisanilin-M20質量部、ビフェニルアラルキル型ポリマレイミド化合物(「MIR-3000」、日本化薬社製)30質量部、球状シリカ(SC2050-MB、(株)アドマテックス製、平均粒子径0.5μm)100質量部、TPIZ(2,4,5-トリフェニルイミダゾール、硬化促進剤)0.5質量部、オクチル酸亜鉛(「Oct-Zn」、日本化学産業社製、硬化促進剤)0.10質量部を、メチルエチルケトンを溶媒に用いて固形分濃度50質量%となるように溶解させて混合し、ワニスを得た。なお、前記の各含有量は、固形分量を示す。得られたワニスの外観を後述の方法に従って評価した。
得られたプリプレグを4枚または8枚重ねた状態で、両面に12μm銅箔(3EC-M3-VLP、三井金属鉱業(株)製)を配置し、圧力40kg/cm2、温度220℃で120分間真空プレスを行い、厚さ0.4mmおよび0.8mmの銅箔張積層板を得た。
得られた銅箔張積層板について、ピール強度、曲げ物性、吸水率、電気特性(DkおよびDf)、ガラス転移温度、難燃性、熱膨張率、加熱減量および熱伝導率を測定した。
得られたワニスについて、外観を目視にて以下の通り評価した。評価A~Cが実用レベルである。
A:均一で析出物が認められなかった。
B:均一で殆ど析出物が認められなかった。
C:やや不均一であり、析出物が多少認められた。
D:不均一であり、析出物が多く認められた。
得られたプリプレグについて、外観を目視にて以下の通り評価した。評価A~Cが実用レベルである。
A:均一で析出物が認められなかった。
B:均一で殆ど析出物が認められなかった。
C:やや不均一であり、析出物が多少認められた。
D:不均一であり、析出物が多く認められた。
前記で得られた0.8mm厚の銅箔張積層板をカットした試験片(30mm×150mm×厚さ0.8mm)を用い、JIS C6481のプリント配線板用銅張積層板試験方法(5.7 引き剥がし強さ参照。)に準じて、銅箔の引き剥がし強度を3回測定し、下限値の平均値を測定値とした。結果を表2に示す。
前記で得られた0.8mm厚の銅箔張積層板の表層にある銅箔をエッチングにより除去し、JIS K6911に準じてオートグラフ試験機を用いて、試験片の両端部分を支点で支えて両端支持ばりとし、その中央部に上部から集中荷重を加えたときの最大曲げ応力を測定し、曲げ強度を得た。
また、銅箔張積層板の銅箔を除去した試験片を使用し、JIS K6911に準じてオートグラフ試験機を用いて、弾性限度内の荷重たわみ曲線の直線部における曲げ応力に対する試験片の変形抵抗度を単位ひずみ当たりの曲げ応力で測定し、曲げ弾性率を得た。
オートグラフ試験機は、(株)島津製作所製AG-Xplusを用いた。
結果を表2に示す。
得られた0.8mm厚の銅箔張積層板を30mm×30mmにカットしたサンプルを、JIS C6481に準拠して、プレッシャークッカー(PCT)試験機を用いて、120℃、0.1MPa、5時間処理した後の重量変化から、吸水率を算出した。
プレッシャークッカー試験機は、平山製作所(株)製品、PC-3型を用いた。
結果を表2に示す。
得られた厚さ0.4mm厚および0.8mmm厚の銅箔張積層板の銅箔をエッチングにより除去したサンプルを用いて、2GHzおよび10GHzにおける誘電率(Dk)および誘電正接(Df)をそれぞれ測定した。
摂動法空洞共振器は、アジレントテクノロジー(株)製品、Agilent8722ESを用いた。
結果を表2に示す。
ガラス転移温度(Tg)は、得られた0.8mm厚の銅箔張積層板の両面の銅箔をエッチングにより除去した後に、JIS C6481に準拠して動的粘弾性分析装置でDMA(Dynamic Mechanical Analysis)法により測定した。下記表2において、E''は、損失弾性率を、tanδは損失正接を示す。
動的粘弾性分析装置は、TAインスツルメント製のものを用いた。
結果を表2に示す。
各実施例および比較例で得られた金属箔張積層板の両面の銅箔をエッチングにより除去した。次に両面の銅箔を除去した試料を用いて、UL94垂直燃焼試験法に準拠して難燃性試験を実施した。
結果を表2に示す。
得られた厚さ0.8mmの銅箔張積層板の銅箔をエッチングにより除去したサンプルを用いて、JlS C 6481に規定されるTMA法(Thermo-mechanical analysis)により積層板の絶縁層についてガラスクロスの熱膨張率(x方向、y方向およびz方向)を測定し、その値を求めた。具体的には、前記で得られた銅箔張積層板の両面の銅箔をエッチングにより除去した後に、4.5mm×16mmの評価基板を作製し、熱機械分析装置(TAインスツルメント製)で40℃から340℃まで毎分10℃で昇温し、60℃から120℃における、x方向、y方向およびz方向の熱膨張率(ppm/K)をそれぞれ測定した。
結果を表2に示す。
熱重量測定装置を用いて、窒素雰囲気下、昇温速度10℃/分の条件で、得られた厚さ0.8mmの銅箔張積層板の銅箔をエッチングにより除去したサンプルの熱重量分析を行った。
熱重量測定装置は、エスアイアイ・ナノテクノロジー社製「TGA5200」を用いた。
結果を表2に示す。
各実施例および比較例で得られた銅箔張積層板の密度および比熱を測定した。
比熱は、TAインスツルメント製品のQ100型DSCにより測定した。
また、前記の銅箔張積層板の厚さ方向における銅箔張積層板の熱拡散率を測定した。
熱拡散率は、キセノンフラッシュアナライザ(Bruker:LFA447Nanoflash)により測定した。熱伝導率は下記式により算出した。
熱伝導率(W/m・K)
=密度(kg/m3)×比熱(kJ/kg・K)×熱拡散率(m2/S)×1000
結果を表2に示す。
実施例3において、BMI-Bisanilin-Mを、等量の合成例3で得られたBMI-Bisanilin-Pに変更し、他は同様に行った。結果を下記表2に示す。
実施例3において、BMI-Bisanilin-Mを使用せず、MIR-3000の含有量を50質量部とした他は、同様に行った。結果を下記表2に示す。
Claims (18)
- 式(1)中、Xは炭素数1~3のアルキレン基であり、R1~R3は、各々独立に水素原子、メチル基またはエチル基を表し、aは各々独立に0~2の整数を表す、請求項1に記載の樹脂組成物。
- さらに溶媒を含有する、請求項1~3のいずれか1項に記載の樹脂組成物。
- 前記ビスマレイミド化合物(B)の含有量が、樹脂組成物の0.1~30質量%である請求項4に記載の樹脂組成物。
- 前記シアン酸エステル化合物(A)および前記ビスマレイミド化合物(B)の含有割合が、前記ビスマレイミド化合物(B)の不飽和イミド基と前記シアン酸エステル化合物(A)のシアネート基との当量比(不飽和イミド基の当量/シアネート基の当量)で表して、0.01以上1.1未満である、請求項1~5のいずれか1項に記載の樹脂組成物。
- 前記ビスマレイミド化合物(B)以外のマレイミド化合物、エポキシ樹脂、フェノール樹脂、オキセタン樹脂、ベンゾオキサジン化合物、重合可能な不飽和基を有する化合物、炭素-炭素不飽和二重結合(マレイミドを除く)を含有する置換基により末端変性された変性ポリフェニレンエーテル、エラストマーおよび活性エステル化合物よりなる群から選択される1種以上をさらに含有する、請求項1~6のいずれか1項に記載の樹脂組成物。
- さらに充填材(C)を含有する、請求項1~7のいずれか1項に記載の樹脂組成物。
- 前記充填材(C)の含有量が、前記樹脂組成物中の樹脂成分の総量100質量部に対して、50~1600質量部である、請求項8に記載の樹脂組成物。
- 低誘電率材料および/または低誘電正接材料である、請求項1~9のいずれか1項に記載の樹脂組成物。
- 請求項1~10のいずれか1項に記載の樹脂組成物の硬化物。
- 基材と、請求項1~10のいずれか1項に記載の樹脂組成物から形成されたプリプレグ。
- 少なくとも1枚の請求項12に記載のプリプレグから形成された層と、前記プリプレグから形成された層の片面または両面に配置された金属箔とを含む、金属箔張積層板。
- 支持体と、前記支持体の表面に配置された請求項1~10のいずれか1項に記載の樹脂組成物から形成された層を含む樹脂シート。
- 絶縁層と、前記絶縁層の表面に配置された導体層とを含むプリント配線板であって、
前記絶縁層が、請求項1~10のいずれか1項に記載の樹脂組成物から形成された層および請求項12に記載のプリプレグから形成された層の少なくとも一方を含むプリント配線板。 - さらに、前記ビスマレイミド化合物(B)以外のマレイミド化合物、エポキシ樹脂、フェノール樹脂、オキセタン樹脂、ベンゾオキサジン化合物、重合可能な不飽和基を有する化合物、炭素-炭素不飽和二重結合(マレイミドを除く)を含有する置換基により末端変性された変性ポリフェニレンエーテル、エラストマーおよび活性エステル化合物よりなる群から選択される1種以上を含有する、請求項16に記載の樹脂組成物の製造方法。
