本願は、日本国特願2017-193467号の優先権を主張し、引用によって本願明細書の記載に組み込まれる。
本発明は、はんだ付けに用いられるはんだ合金、該はんだ合金の粉末を含むはんだ接合材料、及び、該はんだ接合材料を用いて接合された電子回路基板に関する。
従来、電子部品等の接合部品と基板とをはんだ付けして電子回路基板を作製する際には、はんだ合金の粉末とフラックスとを含むはんだペーストが使用されている。該はんだペーストは、基板表面の電極部に塗布されると共に、該電極部に接合部品の電極部を接触させた状態で、所定温度(リフロー温度)で加熱される。これにより、はんだ合金が溶融してはんだ接合部が形成され、該はんだ接合部を介して基板と接合部品とが接合される。
前記はんだ合金の組成としては、錫(以下、Snとも記す)を主成分とし、銀(以下、Agとも記す)、及び、銅(以下、Cuとも記す)を含有するもの(以下、SAC系合金とも記す)が知られている。斯かるSAC系合金には、アンチモン(以下、Sbとも記す)が含有される場合がある。Sbを含有することで、前記はんだ接合部の耐熱性、接合強度、及び、接合信頼性を向上させることが可能となる。
しかしながら、SAC系合金は、Sbを含有することにより融点が高くなるため、リフロー温度を高く設定する必要がある。このように、リフロー温度が高く設定されると、電子回路を構成する耐熱性の低い電子部品がリフロー温度の熱で損傷することにより、電子回路基板の品質が低下する虞がある。
そこで、Sbと共にビスマス(以下、Biとも記す)を含有させたSAC系合金が提案されている(例えば、特許文献1)。このようなSb及びBiを含有するSAC系合金は、Biを含有することにより融点が低くなるため、リフロー温度を低く設定することができ(例えば、235±5℃)、その結果、電子回路基板の品質の低下を抑制することができる。
近年、例えば自動車のエンジン近傍には、多くの電子回路基板が設置されている。このような電子回路基板は、エンジンの運転及び停止が繰り返されることにより、厳しい温度サイクル条件下(例えば、-30℃~120℃の温度サイクル)に曝される。上述のSb及びBiを含有するSAC系合金を用いてはんだ付けされた電子回路基板は、このような厳しい温度サイクル条件下においても、前記はんだ接合部が優れた耐熱疲労特性を示すことが知られている(例えば、特許文献2)。
電子部品等の接合部品と基板とをはんだ付けする方法の一つとして、基板に形成されたスルーホールに接合部品(例えば、リード端子)を挿入してはんだ付けを行う、スルーホール接合方法がある。このような方法では、スルーホールに挿入された接合部品が、基板のランドと接合部品との間に形成されるはんだフィレットを介して基板に接続される。上述のSb及びBiを含有するSAC系合金を用いてスルーホール接合を行うと、前記はんだ接合部において、はんだフィレットが基板のランドから剥離する現象(以下、リフトオフとも記す)が発生するという問題があった。リフトオフが発生すると、はんだフィレットと基板のランドとの接合面積が減少するため、前記はんだ接合部における接合強度が低下し、電子回路基板の品質の低下につながる。
本発明は、このような問題を解決するためになされたものであり、従来のSAC系合金と同様のリフロー温度(例えば、ピーク温度が240℃)ではんだ付けが可能であると共に、厳しい温度サイクル条件下(例えば、-30℃~120℃の温度サイクル)においても優れた耐久性を有し、かつ、リフトオフの発生を抑制することが可能なはんだ接合部を形成することができるはんだ合金、はんだ接合材料及び電子回路基板を提供することを課題とする。
本発明者らは、SAC系合金に含有されるBiが、はんだ接合部におけるリフトオフ発生の要因であることを見出した。そして、本発明者らは、SAC系合金がBiの代わりに所定量のインジウム(以下、Inとも記す)を含有することにより、従来のSAC系合金と同様のリフロー温度(例えば、ピーク温度が240℃)ではんだ付けが可能であると共に、厳しい温度サイクル条件下(例えば、-30℃~120℃の温度サイクル)においても優れた耐久性を有し、かつ、リフトオフの発生を抑制することが可能なはんだ接合部を形成することができることを見出した。本発明の要旨は、以下の通りである。
本発明に係るはんだ合金は、はんだ付けに用いられ、化学組成が、質量%で、銀(以下、Agとも記す):2.0~4.0%、銅(以下、Cuとも記す):0.6~1.2%、アンチモン(以下、Sbとも記す):2.0~5.0%、インジウム(以下、Inとも記す):1.1~3.5%、ニッケル(以下、Niとも記す):0~0.20%、コバルト(以下、Coとも記す):0~0.20%、ゲルマニウム(以下、Geとも記す):0~0.05%、並びに、残部:錫(以下、Snとも記す)及び不純物である。
Ni及びCoの合計含有量は、質量%で、0.01~0.20%であることが好ましい。
前記化学組成として、質量%で、Ge:0.001~0.05%を含有することが好ましい。
本発明に係るはんだ合金は、下記(i)式を満足することが好ましい。

以下、本発明の実施形態に係るはんだ合金、はんだ接合材料及び電子回路基板について説明する。
<はんだ合金>
本実施形態に係るはんだ合金は、はんだ付けに用いられ、化学組成が、質量%で、Ag:2.0~4.0%、Cu:0.6~1.2%、Sb:2.0~5.0%、In:1.1~3.5%、Ni:0~0.20%、Co:0~0.20%、Ge:0~0.05%、並びに、残部:Sn及び不純物である。はんだ合金の形態としては、例えば、棒はんだ、はんだワイヤ、はんだ粉末、はんだ箔、成型はんだ等が挙げられる。
本実施形態に係るはんだ合金は、はんだ付けに用いられ、化学組成が、質量%で、Ag:2.0~4.0%、Cu:0.6~1.2%、Sb:2.0~5.0%、In:1.1~3.5%、Ni:0~0.20%、Co:0~0.20%、Ge:0~0.05%、並びに、残部:Sn及び不純物である。はんだ合金の形態としては、例えば、棒はんだ、はんだワイヤ、はんだ粉末、はんだ箔、成型はんだ等が挙げられる。
前記はんだ合金において、Agは必ず含有される成分であり、その含有量は2.0~4.0質量%である。Agの含有量が上記範囲内であると、厳しい温度サイクル条件下(例えば、-30℃~120℃の温度サイクル)においても優れた耐久性を有し、かつ、リフトオフの発生を抑制することが可能なはんだ接合部を形成することができる。Agの含有量は、2.5質量%以上であることが好ましく、3.0質量%以上であることがより好ましい。また、Agの含有量は、3.8質量%以下であることが好ましく、3.4重量%以下であることがより好ましい。
前記はんだ合金において、Cuは必ず含有される成分であり、その含有量は0.6~1.2質量%である。Cuの含有量が上記範囲内であると、厳しい温度サイクル条件下(例えば、-30℃~120℃の温度サイクル)においても優れた耐久性を有し、かつ、リフトオフの発生を抑制することが可能なはんだ接合部を形成することができる。Cuの含有量は、0.7質量%以上であることが好ましい。また、Cuの含有量は、0.9質量%以下であることが好ましく、0.8重量%以下であることがより好ましい。
前記はんだ合金は、下記(i)式を満足することが好ましい。Ag及びCuは、いずれも前記はんだ合金の融点を低下させるために含有される元素である。さらに、Agは、Cuよりもはんだの濡れ広がり性を向上させる元素である。そのため、前記はんだ合金は、Cuに対するAgの比が下記(i)式を満足することにより、はんだの濡れ広がり性を向上させることができる。

前記はんだ合金において、Sbは必ず含有される成分であり、その含有量は2.0~5.0質量%である。Sbの含有量が上記範囲内であると、厳しい温度サイクル条件下(例えば、-30℃~120℃の温度サイクル)においても優れた耐久性を有し、かつ、リフトオフの発生を抑制することが可能なはんだ接合部を形成することができる。Sbの含有量は、2.2質量%以上であることが好ましく、2.5質量%以上であることがより好ましい。また、Sbの含有量は、4.5質量%以下であることが好ましく、4.0重量%以下であることがより好ましい。
前記はんだ合金において、Inは必ず含有される成分である。Inは、Snに固溶されることによりはんだ接合部の延性を低下させることなく、接合強度を向上させる元素である。また、Inは、はんだ合金の融点を降下させる元素である。前記はんだ合金において、Inの含有量は1.1~3.5質量%である。Inの含有量が1.1質量%以上であると、従来のSAC系合金と同様のリフロー温度(例えば、ピーク温度が240℃)ではんだ付けが可能であると共に、厳しい温度サイクル条件下(例えば、-30℃~120℃の温度サイクル)においても優れた耐久性を有することが可能なはんだ接合部を形成することができる。また、Inの含有量が3.5質量%以下であると、リフトオフの発生を抑制することが可能なはんだ接合部を形成することができる。Inの含有量は、1.3質量%以上であることが好ましく、1.5質量%以上であることがより好ましい。また、Inの含有量は、3.2質量%以下であることが好ましく、3.0重量%以下であることがより好ましい。
前記はんだ合金は、下記(ii)式を満足することが好ましい。Sb及びInは、いずれもSnに固溶して強度を向上させる元素であるが、Sbは、過剰に含有されると、前記はんだ合金の融点を上昇させ、かつ、はんだの濡れ広がり性を低下させる場合がある。また、Inは、過剰に含有されると、前記はんだ合金の融点を低下させるものの、はんだの濡れ広がり性を低下させる場合がある。よって、SbとInとの差が下記(ii)式を満足することにより、低いリフロー温度でも充分にはんだを溶融し、かつ、はんだの濡れ広がり性を向上させることができる。

前記はんだ合金は、下記(iii)式を満足することが好ましい。Sn,Cu,Sb及びInは、強度向上及び融点調整のために含有される元素であるが、これらの元素を過剰に含有すると、はんだ合金の溶融温度幅が広がり、リフトオフの発生要因となる偏析が発生する場合がある。よって、これらの元素の合計含有量が下記(iii)式を満足することにより、リフトオフの発生をより抑制し、接合信頼性を向上させることができる。

前記はんだ合金において、Niは必要に応じて含有される成分であり、その含有量は、0.20質量%以下である。Niの含有量が上記範囲内であると、Ni,Sn及びCuを含む化合物を、Sn母相中に微細に分散させた状態で析出させることができる。その結果、はんだ接合部の耐熱性及び強度を向上させることができる。Ni含有量が0.20質量%を超えると、析出された化合物が粗大化することにより、温度サイクル中に発生する熱応力の応力集中が起こる。その結果、応力集中を起こす部分が起点となって、クラックが発生する恐れがある。Niの含有量は、0.01質量%以上であることが好ましく、0.03質量%以上であることがより好ましく、0.07質量%以上であることが特に好ましい。また、Niの含有量は、0.15質量%以下であることが好ましい。
前記はんだ合金において、Coは必要に応じて含有される成分であり、その含有量は、0.20質量%以下である。Coの含有量が上記範囲内であると、Co,Sn及びCuを含む化合物を、Sn母相中に微細に分散させた状態で析出させることができる。その結果、はんだ接合部の耐熱性及び強度を向上させることができる。Co含有量が0.20質量%を超えると、析出された化合物が粗大化することにより、温度サイクル中に発生する熱応力の応力集中が起こる。その結果、応力集中を起こす部分が起点となって、クラックが発生する恐れがある。Coの含有量は、0.01質量%以上であることが好ましく、0.03質量%以上であることがより好ましい。また、Coの含有量は、0.15質量%以下であることが好ましい。
前記はんだ合金において、Ni及びCoの合計含有量は、質量%で、0.01~0.20%であることが好ましい。Ni及びCoの合計含有量が上記範囲内であると、Ni,Co,Sn及びCuを含む化合物を、Sn母相中に微細に分散させた状態で析出させることができる。その結果、はんだ接合部の耐熱性及び強度を向上させることができる。Ni及びCo含有量が0.20質量%を超えると、析出された化合物が粗大化することにより、温度サイクル中に発生する熱応力の応力集中が起こる。その結果、応力集中を起こす部分が起点となって、クラックが発生する恐れがある。Ni及びCoの合計含有量は、0.03質量%以上であることがより好ましく、0.15質量%以下であることがより好ましい。なお、前記はんだ合金がNi又はCoのいずれか一方を含む場合、前記合計含有量は、Ni又はCoのいずれか一方の含有量を意味する。
前記はんだ合金において、Geは必要に応じて含有される成分であり、その含有量は、0.05質量%以下である。Geの含有量が上記範囲内であると、はんだ合金の酸化を抑制することができる。これにより、溶融したはんだ合金表面の酸化物量を低減させることができるため、はんだの濡れ広がり性を向上させることができる。Geの含有量が0.05質量%を超えると、溶融したはんだ合金表面でGeが優先的に酸化されることにより、はんだの濡れ広がり性が低下する。Geの含有量は、0.001質量%以上であることが好ましく、0.01質量%以上であることがより好ましい。また、Geの含有量は、0.03質量%以下であることが好ましい。
前記はんだ合金において、残部はSn及び不純物である。ここで、不純物とは、製造過程において不可避的に混入する成分であって、本発明の効果に影響を与えない範囲で許容されるものを意味する。
前記はんだ合金は、溶融温度幅が20℃以下であることが好ましく、15℃以下であることがより好ましい。リフトオフは、はんだの凝固過程において、はんだ合金に含まれる僅かなBi又は多量のInが偏析することにより発生する。ここで、偏析は、はんだの凝固開始から凝固完了にかけて進行する。そのため、溶融温度幅を20℃以下にすることにより、リフトオフの発生を抑制することができる。なお、本明細書において、溶融温度幅とは、はんだの溶融初期温度と外挿した溶融終端温度との差をいい、5℃/minの加熱速度で取得した示差走査熱量測定(DSC)曲線を用いて算出することができる。
本実施形態に係るはんだ合金は、従来のSAC系合金と同様のリフロー温度(例えば、ピーク温度が240℃)ではんだ付けが可能であると共に、厳しい温度サイクル条件下(例えば、-30℃~120℃の温度サイクル)においても優れた耐久性を有し、かつ、リフトオフの発生を抑制することが可能なはんだ接合部を形成することができる。
<はんだ接合材料>
本実施形態に係るはんだ接合材料は、上述のはんだ合金とフラックスとを含有する。前記はんだ接合材料とは、はんだ合金にフラックス等を混ぜてはんだ付けしやすくした材料である。前記はんだ接合材料は、上述のはんだ合金の粉末とフラックスとを含有するはんだペーストであってもよいし、上述のはんだ合金を用いたはんだワイヤの芯にフラックスを入れたやに入りはんだであってもよい。
本実施形態に係るはんだ接合材料は、上述のはんだ合金とフラックスとを含有する。前記はんだ接合材料とは、はんだ合金にフラックス等を混ぜてはんだ付けしやすくした材料である。前記はんだ接合材料は、上述のはんだ合金の粉末とフラックスとを含有するはんだペーストであってもよいし、上述のはんだ合金を用いたはんだワイヤの芯にフラックスを入れたやに入りはんだであってもよい。
前記フラックスとしては、特に限定されるものではなく、公知のフラックス(例えば、ロジン系、合成樹脂系)を用いることができる。
前記はんだ接合材料がはんだペーストである場合、前記はんだペースト中の前記はんだ合金の粉末の含有量は、特に限定されるものではなく、例えば、80~92質量%とすることができる。また、前記はんだペースト中の前記フラックスの含有量は、特に限定されるものではなく、例えば、8~20質量%とすることができる。
前記はんだ接合材料がやに入りはんだである場合、前記やに入りはんだ中の前記はんだ合金の含有量は、特に限定されるものではなく、例えば、95~99.5質量%とすることができる。また、前記やに入りはんだ中の前記フラックスの含有量は、特に限定されるものではなく、例えば、0.5~5質量%とすることができる。
本実施形態に係るはんだ接合材料は、従来のSAC系合金と同様のリフロー温度(例えば、ピーク温度が240℃)ではんだ付けが可能であると共に、厳しい温度サイクル条件下(例えば、-30℃~120℃の温度サイクル)においても優れた耐久性を有し、かつ、リフトオフの発生を抑制することが可能なはんだ接合部を形成することができる。また、前記はんだ接合材料がやに入りはんだである場合、こて先の温度を低下させることができるため、電子部品の熱損傷を抑制することができる。
<電子回路基板>
本実施形態に係る電子回路基板は、本実施形態に係るはんだ接合材料を用いてはんだ付けされたものである。

前記電子回路基板は、本実施形態に係るはんだ接合材料を用いて、電子部品等の接合部品と基板とをはんだ付けすることにより作製される。前記電子部品としては、特に限定されるものではなく、例えば、チップ部品(ICチップ等)、抵抗器、ダイオード、コンデンサ、トランジスタ等の公知の電子部品を用いることができる。
本実施形態に係る電子回路基板は、従来のSAC系合金と同様のリフロー温度(例えば、ピーク温度が240℃)ではんだ付けされるため、品質の低下を抑制することができる。また、本実施形態に係る電子回路基板は、厳しい温度サイクル条件下(例えば、-30℃~120℃の温度サイクル)においても優れた耐久性を有し、かつ、リフトオフの発生を抑制することが可能なはんだ接合部を有することができる。
以下、本発明の実施例について説明するが、本発明は、以下の実施例に限定されるものではない。
<溶融温度幅の算出>
溶融温度幅は、5℃/minの加熱速度で取得した示差走査熱量測定(DSC)曲線を用いて、はんだの溶融初期温度と外挿した溶融終端温度との差を求めることにより算出した。ここで、溶融初期温度は、上述のDSC曲線を用いて、JIS Z 3198-1で規定されたはんだ固相線を求める手法によって算出した。また、外挿した溶融終端温度は、上述のDSC曲線を用いて、JIS Z 3198-1で規定された外挿溶融終了温度を求める手法によって算出した。なお、DSCでは、一方のアルミニウム製容器ホルダーに、表1及び表2に示す化学組成を有する各はんだ合金のインゴット片約10mgを詰めて蓋を載せ、密閉した。また、他方のアルミニウム製容器ホルダーには何も入れずに蓋を載せ、密閉した。測定条件は、測定温度範囲を室温~300℃、窒素(不活性ガス)流量を40mL/minとした。算出した溶融温度幅を表1及び2に示す。
溶融温度幅は、5℃/minの加熱速度で取得した示差走査熱量測定(DSC)曲線を用いて、はんだの溶融初期温度と外挿した溶融終端温度との差を求めることにより算出した。ここで、溶融初期温度は、上述のDSC曲線を用いて、JIS Z 3198-1で規定されたはんだ固相線を求める手法によって算出した。また、外挿した溶融終端温度は、上述のDSC曲線を用いて、JIS Z 3198-1で規定された外挿溶融終了温度を求める手法によって算出した。なお、DSCでは、一方のアルミニウム製容器ホルダーに、表1及び表2に示す化学組成を有する各はんだ合金のインゴット片約10mgを詰めて蓋を載せ、密閉した。また、他方のアルミニウム製容器ホルダーには何も入れずに蓋を載せ、密閉した。測定条件は、測定温度範囲を室温~300℃、窒素(不活性ガス)流量を40mL/minとした。算出した溶融温度幅を表1及び2に示す。
<はんだ箔の作製>
表1及び表2に示す化学組成を有する各はんだ合金インゴットを作製し、圧延機により所定の厚さの箔に圧延することにより、実施例1~20及び比較例1~19のはんだ箔を作製した。

<冷熱サイクル後の耐久性評価>
厚さ1.6mmのガラスエポキシ基板(FR-4,Cu-OSP)上に、実施例1~20及び比較例1~19の各はんだ箔(長さ3.2mm×幅1.6mm×厚さ80μm;以下、はんだプリフォームと記す)にフラックスを塗布したもの及びチップ抵抗(幅6.3mm×奥行3.0mm×高さ0.5mm)をリフロー法によって4チップ実装することにより、実施例1~20及び比較例1~19の各試験基板を作製した。リフローは、窒素をフローすることにより酸素濃度を1000ppmに制御した雰囲気下で、ピーク温度が240℃、ピーク保持時間が20秒の条件で行った。その後、各試験基板をヒートサイクル試験機(エスペック株式会社製、TSA-73EL)に投入し、-30℃で20分間保持した後、120℃で20分間保持する冷熱サイクルを2000サイクル行った。その後、ヒートサイクル試験機から取り出した各試験基板を、該試験基板の上面に垂直な方向にチップ部品の中央部で切断し、機械式の精密研磨を行った。そして、その断面におけるはんだ組織を光学顕微鏡(株式会社ハイロックス社製、KH-8700)を用いて350倍で観察した。各試験基板で各チップに接合されているはんだ組織中に進展しているクラックの全長を測定し、全4チップにおける平均値を算出した後、下記基準に基づき耐久性の評価を行った。結果を表1及び2に示す。なお、下記基準において、A~Cに該当する試験基板については耐久性が良好、D及びEに該当する試験基板については耐久性が劣ると判断した。
A:クラック全長の平均値が100μm未満。
B:クラック全長の平均値が100μm以上150μm未満。
C:クラック全長の平均値が150μm以上200μm未満。
D:クラック全長の平均値が200μm以上300μm未満。
E:クラック全長の平均値が300μm以上、又は、はんだ組織を横切るクラック(貫通クラック)が発生。
厚さ1.6mmのガラスエポキシ基板(FR-4,Cu-OSP)上に、実施例1~20及び比較例1~19の各はんだ箔(長さ3.2mm×幅1.6mm×厚さ80μm;以下、はんだプリフォームと記す)にフラックスを塗布したもの及びチップ抵抗(幅6.3mm×奥行3.0mm×高さ0.5mm)をリフロー法によって4チップ実装することにより、実施例1~20及び比較例1~19の各試験基板を作製した。リフローは、窒素をフローすることにより酸素濃度を1000ppmに制御した雰囲気下で、ピーク温度が240℃、ピーク保持時間が20秒の条件で行った。その後、各試験基板をヒートサイクル試験機(エスペック株式会社製、TSA-73EL)に投入し、-30℃で20分間保持した後、120℃で20分間保持する冷熱サイクルを2000サイクル行った。その後、ヒートサイクル試験機から取り出した各試験基板を、該試験基板の上面に垂直な方向にチップ部品の中央部で切断し、機械式の精密研磨を行った。そして、その断面におけるはんだ組織を光学顕微鏡(株式会社ハイロックス社製、KH-8700)を用いて350倍で観察した。各試験基板で各チップに接合されているはんだ組織中に進展しているクラックの全長を測定し、全4チップにおける平均値を算出した後、下記基準に基づき耐久性の評価を行った。結果を表1及び2に示す。なお、下記基準において、A~Cに該当する試験基板については耐久性が良好、D及びEに該当する試験基板については耐久性が劣ると判断した。
A:クラック全長の平均値が100μm未満。
B:クラック全長の平均値が100μm以上150μm未満。
C:クラック全長の平均値が150μm以上200μm未満。
D:クラック全長の平均値が200μm以上300μm未満。
E:クラック全長の平均値が300μm以上、又は、はんだ組織を横切るクラック(貫通クラック)が発生。
<リフトオフの評価>
ガラスエポキシ基板(FR-4,Cu-OSP)に形成されたスルーホールにL字型ヘッダーピン(ピン数:20ピン、ピン径:0.64mm、ピッチ:2.54mm)と、フラックスを塗布した実施例1~20及び比較例1~19の各はんだプリフォーム(幅7mm×長さ56mm×厚さ100μm)を挿入し、リフロー法にてスルーホール接合を行うことにより、実施例1~20及び比較例1~19の各試験基板を作製した。リフローは、ピーク温度:240℃、ピーク温度での保持時間:20秒の条件で行った。その後、150倍の光学顕微鏡(株式会社ハイロックス社製、KH-8700)を用いて、各試験基板のはんだフィレットと基板ランドとの間におけるリフトオフの有無を外観で観察した。結果を表1及び2に示す。

<はんだ付け性の評価>
はんだ付け性の評価は、冷熱サイクル後の耐久性評価に用いた実施例1~20及び比較例1~19の各試験基板を用いて行った。そして、各試験基板のチップ抵抗の電極部における基板と平行な上面において、はんだの濡れ広がった面積率を算出することにより、はんだ付け性を評価した。なお、全4チップのはんだの濡れ広がった面積率の平均値が80%以上である試験基板を良好、前記面積率の平均値が80%未満である試験基板を不良であると判断し、結果を表1及び表2に示す。
はんだ付け性の評価は、冷熱サイクル後の耐久性評価に用いた実施例1~20及び比較例1~19の各試験基板を用いて行った。そして、各試験基板のチップ抵抗の電極部における基板と平行な上面において、はんだの濡れ広がった面積率を算出することにより、はんだ付け性を評価した。なお、全4チップのはんだの濡れ広がった面積率の平均値が80%以上である試験基板を良好、前記面積率の平均値が80%未満である試験基板を不良であると判断し、結果を表1及び表2に示す。
表1及び2に示すように、本発明の構成要件をすべて満たす実施例1~20のはんだ合金では、従来のSAC系合金と同様のリフロー温度(ピーク温度:240℃)ではんだ付け性が良好であると共に、厳しい温度サイクル条件下(-30℃~120℃の温度サイクル)においても優れた耐久性を有し、かつ、リフトオフの発生を抑制することが可能なはんだ接合部を形成することができた。
一方、比較例1のはんだ合金は、Sbを含有しないため、厳しい温度サイクル条件下(-30℃~120℃の温度サイクル)において、はんだ接合部のクラックの進展が大きかった。比較例2~5及び7~13のはんだ合金は、Biを含有するため、はんだ接合部においてリフトオフが発生した。比較例4~6,14,15及び17~19のはんだ合金は、Inの含有量が3.5質量%を超えるため、はんだ接合部においてリフトオフが発生した。比較例16のはんだ合金は、Inの含有量が1.1質量%未満であるため、従来のSAC系合金と同様のリフロー温度(240℃)ではんだ付け性が不良であった。
