[構成]
図1および図2は、本開示の第1の実施の形態に係る撮像素子(撮像素子1)の模式的な構成を表したものである。図1は撮像素子1の断面構成、図2は撮像素子1の平面構成をそれぞれ表している。撮像素子1は、例えばIII-V族半導体などの化合物半導体材料を用いた赤外線センサ等に適用されるものであり、例えば、可視領域(例えば380nm以上780nm未満)~短赤外領域(例えば780nm以上2400nm未満)の波長の光に、光電変換機能を有している。この撮像素子1には、例えばマトリクス状に2次元配置された複数の受光単位領域P(画素P)が設けられている。ここでは、本技術の光電変換素子の一具体例として撮像素子1を挙げて説明する。
撮像素子1は、例えば次のようにして製造することができる。図4A~図5Cは、撮像素子1の製造工程を工程順に表したものである。
図6に示したように、撮像素子1では、第2電極16およびコンタクト層15を介して、光吸収層14へ光L(例えば可視領域および赤外領域の波長の光)が入射すると、この光Lが光吸収層14において吸収される。これにより、光吸収層14では正孔(ホール)および電子の対が発生する(光電変換される)。このとき、例えば第1電極11に所定の電圧が印加されると、光吸収層14に電位勾配が生じ、発生した電荷のうち一方の電荷(例えば電子)が、信号電荷として光吸収層14と第2半導体層13との界面近傍の一時滞留部(後述の図7の一時滞留部14P)に移動する。
本実施の形態の撮像素子1は、隣り合う画素Pの間に拡散領域Dが設けられているので、隣り合う画素Pが拡散領域Dにより電気的に分離される。また、pn接合が第1半導体層12(n型)および第2半導体層13(p型)により設けられているので、光吸収層14のバンドギャップエネルギーよりも大きいバンドギャップエネルギーを有する半導体層間(第1半導体層12と第2半導体層13との間)近傍に空乏層が形成される。これにより、隣り合う画素P間での信号電荷の移動を抑えるとともに、暗電流を低減することが可能となる。以下、これについて説明する。
図16は、上記第1の実施の形態の変形例1に係る撮像素子(撮像素子1A)の模式的な断面構成を表したものである。この撮像素子1Aは、第2半導体層13と光吸収層14との間に電荷収集層(電荷収集層21)を有している。この点を除き、撮像素子1Aは撮像素子1と同様の構成および効果を有している。
図17は、変形例2に係る撮像素子(撮像素子1B)の模式的な断面構成を表したものである。この撮像素子1Bは、第2半導体層13と光吸収層14との間に障壁緩和層(障壁緩和層22)を有している。この点を除き、撮像素子1Bは撮像素子1と同様の構成および効果を有している。
図18は、変形例3に係る撮像素子(撮像素子1C)の模式的な断面構成を表したものである。この撮像素子1Cでは、第2半導体層(第2半導体層13C)が、光吸収層14で発生した信号をアバランシェ増幅するようになっている。この点を除き、撮像素子1Bは撮像素子1と同様の構成および効果を有している。
図19は、変形例4に係る撮像素子(撮像素子1D)の模式的な断面構成を表したものである。この撮像素子1Dの被覆膜(被覆膜18D)は、拡散領域Dの導電型(例えばp型)とは逆の導電型の電荷(例えば電子)を含んでいる。この点を除き、撮像素子1Dは撮像素子1と同様の構成および効果を有している。
図20は、変形例5に係る撮像素子(撮像素子1E)の一部の模式的な構成を表したものである。図20(A)は、撮像素子1Eの一部の模式的な平面構成、図20(B)は、図20(A)に示したB-B線に沿った断面構成をそれぞれ表している。この撮像素子1Eは、拡散領域Dに電気的に接続された第3電極(第3電極24)を有している。この点を除き、撮像素子1Eは撮像素子1と同様の構成および効果を有している。
図21は、変形例6に係る撮像素子(撮像素子1F)の模式的な断面構成を表したものである。この撮像素子1Fでは、光吸収層14で発生した正孔を信号電荷として読み出すようになっている。この点を除き、撮像素子1Fは撮像素子1と同様の構成および効果を有している。
図22は、第2の実施の形態に係る撮像素子(撮像素子2)の断面構成を模式的に表したものである。この撮像素子2では、第1半導体層12および第2半導体層13に溝(溝G1,第1溝)が設けられ、画素P毎に第1半導体層12および第2半導体層13が分離されている。この点を除き、撮像素子2は、撮像素子1と同様の構成を有し、その作用および効果も同様である。
図24は、変形例7に係る撮像素子(撮像素子2A)の模式的な断面構成を表したものである。この撮像素子2Aでは、溝G1が光吸収層14内にも設けられている。この点を除き、撮像素子2Aは撮像素子2と同様の構成および効果を有している。
図26は、変形例8に係る撮像素子(撮像素子2B)の模式的な断面構成を表したものである。この撮像素子2Bの絶縁膜(絶縁膜17B)は、溝G1の側壁の一部を覆っている。この点を除き、撮像素子2Bは撮像素子2と同様の構成および効果を有している。
図29は、変形例9に係る撮像素子(撮像素子2C)の模式的な構成を表したものである。図29(A)は、撮像素子2Cの模式的な平面構成、図29(B)は、図29(A)に示したB-B線に沿った断面構成を表している。この撮像素子2Cは、溝G1に埋設された遮光部材(遮光部材25)を有している。この点を除き、撮像素子2Cは撮像素子2と同様の構成および効果を有している。
図30は、第3の実施の形態に係る撮像素子(撮像素子3)の構成を模式的に表したものである。図30(A)は、撮像素子3の模式的な断面構成、図30(B)は、撮像素子3の模式的な平面構成をそれぞれ表しており、図30(B)に示したA-A線に沿った断面構成が図30(A)に表されている。この撮像素子3の第2電極(第2電極26)は、遮光性を有している。この点を除き、撮像素子3は、撮像素子1と同様の構成を有し、その作用および効果も同様である。
図32は、変形例10に係る撮像素子(撮像素子3A)の模式的な断面構成を表したものである。この撮像素子3Aは、コンタクト層15および光吸収層14の第2面S2側に拡散領域(拡散領域DA,第2拡散領域)が設けられている。この点を除き、撮像素子3Aは撮像素子3と同様の構成および効果を有している。
図34は、変形例11に係る撮像素子(撮像素子3B)の模式的な断面構成を表したものである。この撮像素子3Bは、隣り合う絶縁膜27の間に溝(溝G2,第2溝)が設けられ、この溝G2に遮光部材(遮光部材25B)が埋設されている。この点を除き、撮像素子3Bは撮像素子3と同様の構成および効果を有している。
図37は、変形例12に係る撮像素子(撮像素子3C)の模式的な断面構成を表したものである。この撮像素子3Cは、上記撮像素子3Bの遮光部材25Bに代えて、第4電極(第4電極24C)を有している。この点を除き、撮像素子3Cは撮像素子3と同様の構成および効果を有している。
図39は、変形例13に係る撮像素子(撮像素子2D)の模式的な断面構成を表したものである。この撮像素子2Dでは、溝G1が光吸収層14を貫通し、その底部が光吸収層14の第2面S2まで達している。この点を除き、撮像素子2Dは撮像素子2と同様の構成および効果を有している。
図41は、変形例14に係る撮像素子(撮像素子2F)の模式的な構成を表したものである。この撮像素子2Fは、上記撮像素子2Cの遮光部材25に代えて、第3電極(第3電極24)を有している。この点を除き、撮像素子2Fは、撮像素子2と同様の構成および効果を有している。
図43は、変形例15に係る撮像素子(撮像素子4A)の模式的な構成を表したものである。この撮像素子4Aでは、光吸収層14が不純物密度の異なる複数の層(例えば、2層(14A,14B))を有している。この点を除き、撮像素子4Aは、撮像素子2と同様の構成および効果を有している。
図44は、変形例16に係る撮像素子(撮像素子4B)の模式的な構成を表したものである。この撮像素子4Bでは、例えば光吸収層14を貫通する溝G1と共に、第2半導体層13内に底面を有する溝G3が設けられている。
図46は、変形例17に係る撮像素子(撮像素子4D)の模式的な構成を表したものである。この撮像素子4Dは、第1電極11と第1半導体層12との間にコンタクト層32を有している。この点を除き、撮像素子4Dは、撮像素子2と同様の構成および効果を有している。
図47は、変形例18に係る撮像素子(撮像素子4E)の模式的な構成を表したものである。この撮像素子4Eは、第1電極11の下層にコンタクト層33を有している。この点を除き、撮像素子4Eは、撮像素子2と同様の構成および効果を有している。
図48は、変形例19に係る撮像素子(撮像素子4F)の模式的な構成を表したものである。この撮像素子4Fは、第2電極16の光入射側に保護膜34を有している。この点を除き、撮像素子4Fは、撮像素子2と同様の構成および効果を有している。
図49は、変形例20に係る撮像素子(撮像素子4H)の模式的な構成を表したものである。この撮像素子4Hは、第2電極16の光入射側に、画素P間に保護膜34を介して遮光膜35を有している。この点を除き、撮像素子4Hは、撮像素子2と同様の構成および効果を有している。
図53は、上記実施の形態等において説明した撮像素子1(または、撮像素子1A~3C、以下、まとめて撮像素子1という)の機能構成を表したものである。撮像素子1は、例えば赤外線イメージセンサであり、例えば画素領域10Aと、この画素領域10Aを駆動する回路部130とを有している。回路部130は、例えば行走査部131、水平選択部133、列走査部134およびシステム制御部132を有している。
上述の撮像素子1は、例えば赤外領域を撮像可能なカメラなど、様々なタイプの電子機器に適用することができる。図55に、その一例として、電子機器4(カメラ)の概略構成を示す。この電子機器4は、例えば静止画または動画を撮影可能なカメラであり、撮像素子1と、光学系(光学レンズ)310と、シャッタ装置311と、撮像素子1およびシャッタ装置311を駆動する駆動部313と、信号処理部312とを有する。
本開示に係る技術は、様々な製品へ応用することができる。例えば、本開示に係る技術は、内視鏡手術システムに適用されてもよい。

- 光入射面を有するとともに、化合物半導体材料を含む光吸収層と、
前記光吸収層の前記光入射面と反対面に対向して、画素毎に設けられた第1電極と、
前記光吸収層のバンドギャップエネルギーよりも大きいバンドギャップエネルギーを有するとともに、前記光吸収層と前記第1電極との間に設けられた、第1導電型の第1半導体層と、
前記光吸収層のバンドギャップエネルギーよりも大きいバンドギャップエネルギーを有するとともに、前記第1半導体層と前記光吸収層との間に設けられた、第2導電型の第2半導体層と、
隣り合う前記画素の間に、前記第2半導体層と前記光吸収層とに跨って設けられた、第2導電型の第1拡散領域と
を備えた光電変換素子。 - 前記第1拡散領域は、平面視で格子状に設けられている
