Abstract

本発明の熱伝導性ペーストは、熱硬化性樹脂と熱伝導性フィラーとを含むものであり、濡れ広がり面積の割合が90%以上であり、熱伝導性フィラーの平均粒径D50をDとし、熱伝導性フィラーを除いた当該熱伝導性ペーストの、室温25℃における粘度をηとし、当該熱伝導性ペースト中における熱伝導性フィラーの沈降度合いを、S=D/ηとしたとき、Sが8[10-12・m・s/kg]以上900[10-12・m・s/kg]以下である。

Description

熱伝導性ペーストおよび電子装置
 本発明は、熱伝導性ペーストおよび電子装置に関する。
 これまでの半導体チップとフレームとを接着するために用いる熱伝導性ペーストにおいては、熱伝導性を向上させる目的で様々な開発がなされている。この種の技術としては、特許文献1に記載の技術がある。同文献によれば、銀が90質量%であるアクリル樹脂含有高熱伝導性ペーストが記載されている(特許文献1の実施例など)。

 しかしながら、上記文献に記載の熱伝導性ペーストにおいては、保存安定性および取扱性の点で改善の余地を有していることが判明した。
 本発明者は、熱伝導性ペーストの状態について着眼し、場面ごとに検討したところ、保存した後の熱伝導性ペーストにおいては、熱伝導性フィラーの分離が生じること、使用時における熱伝導性ペーストにおいては、糸引きが生じることが判明した。
 たとえば、熱伝導率を向上させる目的で、熱伝導性ペースト中における熱伝導性フィラーの含有量を高めると、熱伝導性ペーストが高粘度化しないように、銀サイズを大きくし、かつ樹脂の分子量を小さくすることが求められる。このため、熱伝導性ペーストにおいて、熱伝導性フィラーが分離しやすくなることがあった。
 一方、熱伝導性フィラーの分離を抑制する目的で、樹脂の分子量を大きくすると反対に、使用時において、糸引きが発生することがあった。
 このように、熱伝導性ペーストの状態は、異なる場面、すなわち、保存場面と使用場面とで、トレードオフの関係になっていることが分かった。
 このような知見に基づいて、鋭意検討した結果、本発明者は、熱伝導性ペーストの保存時状態を、熱伝導性ペーストの濡れ広がり度合いによって評価でき、熱伝導性ペーストの使用時の状態を、熱伝導性ペーストの沈降度合いによって評価できることを見出した。そして、熱伝導性ペーストの濡れ広がり度合いを高めるとともに、熱伝導性フィラーの沈降度合いを最適な値にすることで、保存安定性および取扱性を向上させることができることを見出し、本発明を完成するに至った。
 本発明によれば、
 熱硬化性樹脂と熱伝導性フィラーとを含む、熱伝導性ペーストであって、
 下記の測定方法で算出された濡れ広がり面積の割合が90%以上であり、
 前記熱伝導性フィラーの平均粒径D50をDとし、前記熱伝導性フィラーを除いた当該熱伝導性ペーストの、室温25℃における粘度をηとし、当該熱伝導性ペースト中における前記熱伝導性フィラーの沈降度合いを、S=D/ηとしたとき、Sが8[10-12・m・s/kg]以上900[10-12・m・s/kg]以下である、熱伝導性ペーストが提供される。
(濡れ広がり面積の測定方法)
 リードフレームの表面に当該熱伝導性ペーストを対角線状に交差するように塗布する。次いで、室温25℃で8時間静置する。次いで、2mm×2mmのシリコンベアチップを前記リードフレームに当該熱伝導性ペーストを介してマウントした後、前記シリコンベアチップの表面に対する、当該熱伝導性ペーストの上記濡れ広がり面積の割合を算出する。
 また、本発明によれば、上記熱伝導性ペーストの硬化物を備える、電子装置が提供される。
 本発明によれば、保存安定性および取扱性に優れた熱伝導性ペーストおよびそれを用いた電子装置が提供される。
 上述した目的、およびその他の目的、特徴および利点は、以下に述べる好適な実施の形態、およびそれに付随する以下の図面によってさらに明らかになる。

 以下、実施の形態について、図面を用いて説明する。尚、すべての図面において、同様な構成要素には同様の符号を付し、適宜説明を省略する。
 本実施形態の熱伝導性ペーストは、熱硬化性樹脂と熱伝導性フィラーとを含むことができる。
 本実施形態の熱伝導性ペーストにおいて、下記の測定方法で算出された濡れ広がり面積の割合が90%以上とすることができる。また、本実施形態の熱伝導性ペースト中における熱伝導性フィラーの沈降度合いを、S=D/ηとしたとき、Sが8[10-12・m・s/kg]以上900[10-12・m・s/kg]以下とすることができる。
 本実施形態において、熱伝導性フィラーの平均粒径D50をDとし、熱伝導性フィラーを除いた当該熱伝導性ペーストの、室温25℃における粘度をηとする。
 また、本実施形態において、濡れ広がり面積の測定方法として、次のような方法を用いることができる。まず、リードフレームの表面に当該熱伝導性ペーストを対角線状に交差するように塗布する。次いで、室温25℃で8時間静置する。次いで、2mm×2mmの表面を有するシリコンベアチップをリードフレームに当該熱伝導性ペーストを介してマウントした後、シリコンベアチップの表面積に対する、当該熱伝導性ペーストの上記濡れ広がり面積の割合(%)を算出する。
 本発明者は、熱伝導性ペーストの濡れ広がり面積を指標として使用することにより、熱伝導性ペーストの保存時の状態を適切に評価することができ、熱伝導性フィラーの粒径と樹脂粘度との関係で表される熱伝導性フィラーの沈降指数を指標とすることにより、熱伝導性ペーストの使用時の状態を適切に評価できることを見出した。
 このような知見に基づいて、鋭意検討した結果、本発明者は、濡れ広がり面積の割合を90%以上とし、熱伝導性フィラーの沈降度合いSを8[10-12・m・s/kg]以上900[10-12・m・s/kg]以下となるように適切に制御することにより、熱伝導性フィラーの分離を抑制できるとともに、熱伝導性フィラーの糸引きを抑制でき、保存安定性および取扱性を向上させることができることが判明し、本発明を完成するに至った。
 本実施形態の熱伝導性ペーストによれば、保存時および使用時において適切なペースト状態を維持することができるため、熱伝導性や金属密着性などの特性について、所望なものとすることができる。また、本実施形態によれば、保存後においても、設計通りの熱伝導性ペーストの特性を実現することができる。
 本実施形態では、たとえ熱伝導性ペースト中に含まれる各成分の種類や配合量、熱伝導性ペーストの調製方法等を適切に選択することにより、上記濡れ広がり面積および沈降度合いSを制御することが可能である。これらの中でも、たとえば、アクリル化合物や熱硬化性樹脂として低分子量モノマーを使用すること、熱伝導性フィラーの粒径や含有量を小さくすること等が、上記濡れ広がり面積および沈降度合いSを所望の数値範囲とするための要素として挙げられる。
 本実施形態によれば、熱伝導性および保存安定性に優れた熱伝導性ペーストを実現することができる。
 本実施形態の熱伝導性ペーストは、プリント回路基板などの基材と半導体素子などの電子部品とを接合する接着層に用いることができる。すなわち、本実施形態の熱伝導性ペーストの硬化物からなる樹脂接着層は、ダイアタッチ材として用いることができる。本実施形態の熱伝導性ペーストの硬化物を使用することにより、熱伝導性フィラーが適切に分散しているため、電子部品の放熱性に優れており、電子部品と基材との金属密着性(吸湿後の金属密着性)に優れたダイアタッチ材を実現することができる。
 また、本実施形態の熱伝導性ペースト中の熱伝導性フィラーの含有量が低い場合においても、熱伝導率を高く維持することができる。すなわち、熱伝導フィラー低含有量の熱伝導性ペーストにおいても高伝導率を実現できる。一例としては、当該熱伝導性フィラーの含有量が、80質量%以下である場合においても、熱伝導率が5W/mK以上、より好ましくは10W/mK以上を実現することができる。
 以下、本実施形態の熱伝導性ペーストの成分について説明する。
(熱硬化性樹脂)
 熱伝導性ペーストに含まれる熱硬化性樹脂としては、加熱により3次元的網目構造を形成する一般的な熱硬化性樹脂を用いることができる。本実施形態において、熱硬化性樹脂は、とくに限定されないが、たとえばシアネート樹脂、エポキシ樹脂、ラジカル重合性の炭素-炭素二重結合を1分子内に2つ以上有する樹脂、およびマレイミド樹脂から選択される一種または二種以上を含むことができる。これらの中でも、熱伝導性ペーストの接着性を向上させる観点からは、エポキシ樹脂を含むことがとくに好ましい。
 熱硬化性樹脂として用いられるエポキシ樹脂としては、1分子内にグリシジル基を2つ以上有するモノマー、オリゴマー、ポリマー全般を用いることができ、その分子量や分子構造は特に限定されない。本実施形態におけるエポキシ樹脂としては、たとえばビフェニル型エポキシ樹脂;ビスフェノールA型エポキシ樹脂、ビスフェノールF型エポキシ樹脂、テトラメチルビスフェノールF型エポキシ樹脂等のビスフェノール型エポキシ樹脂;スチルベン型エポキシ樹脂;フェノールノボラック型エポキシ樹脂、クレゾールノボラック型エポキシ樹脂等のノボラック型エポキシ樹脂;トリフェノールメタン型エポキシ樹脂、アルキル変性トリフェノールメタン型エポキシ樹脂等の多官能エポキシ樹脂;フェニレン骨格を有するフェノールアラルキル型エポキシ樹脂、ビフェニレン骨格を有するフェノールアラルキル型エポキシ樹脂等のアラルキル型エポキシ樹脂;ジヒドロキシナフタレン型エポキシ樹脂、ジヒドロキシナフタレンの2量体をグリシジルエーテル化して得られるエポキシ樹脂等のナフトール型エポキシ樹脂;トリグリシジルイソシアヌレート、モノアリルジグリシジルイソシアヌレート等のトリアジン核含有エポキシ樹脂;ジシクロペンタジエン変性フェノール型エポキシ樹脂等の有橋環状炭化水素化合物変性フェノール型エポキシ樹脂が挙げられる。また、エポキシ樹脂としては、たとえばグリシジル基を1分子内に2つ以上含む化合物のうちの、ビスフェノールA、ビスフェノールF、ビフェノールなどのビスフェノール化合物またはこれらの誘導体、水素添加ビスフェノールA、水素添加ビスフェノールF、水素添加ビフェノール、シクロヘキサンジオール、シクロヘキサンジメタノール、シクロヘキサンジエタノールなどの脂環構造を有するジオールまたはこれらの誘導体、ブタンジオール、ヘキサンジオール、オクタンジオール、ノナンジオール、デカンジオールなどの脂肪族ジオールまたはこれらの誘導体などをエポキシ化した2官能のもの、トリヒドロキシフェニルメタン骨格、アミノフェノール骨格を有する3官能のもの、を用いることも可能である。熱硬化性樹脂としてのエポキシ樹脂は、上記に例示されたものから選択される一種または二種以上を含むことができる。
 これらの中でも、塗布作業性や接着性を向上させる観点から、ビスフェノール型エポキシ樹脂を含むことがより好ましく、ビスフェノールF型エポキシ樹脂を含むことがとくに好ましい。また、本実施形態においては、塗布作業性をより効果的に向上させる観点からは、室温(25℃)において液状である液状エポキシ樹脂を含むことがより好ましい。
 熱硬化性樹脂として用いられるシアネート樹脂は、とくに限定されないが、たとえば1,3-ジシアナトベンゼン、1,4-ジシアナトベンゼン、1,3,5-トリシアナトベンゼン、1,3-ジシアナトナフタレン、1,4-ジシアナトナフタレン、1,6-ジシアナトナフタレン、1,8-ジシアナトナフタレン、2,6-ジシアナトナフタレン、2,7-ジシアナトナフタレン、1,3,6-トリシアナトナフタレン、4,4’-ジシアナトビフェニル、ビス(4-シアナトフェニル)メタン、ビス(3,5-ジメチル-4-シアナトフェニル)メタン、2,2-ビス(4-シアナトフェニル)プロパン、2,2-ビス(3,5-ジブロモ-4-シアナトフェニル)プロパン、ビス(4-シアナトフェニル)エーテル、ビス(4-シアナトフェニル)チオエーテル、ビス(4-シアナトフェニル)スルホン、トリス(4-シアナトフェニル)ホスファイト、トリス(4-シアナトフェニル)ホスフェート、ノボラック樹脂とハロゲン化シアンとの反応により得られるシアネート類、ならびにこれらの多官能シアネート樹脂のシアネート基を三量化することによって形成されるトリアジン環を有するプレポリマーから選択される一種または二種以上を含むことができる。上記プレポリマーは、上記の多官能シアネート樹脂モノマーを、たとえば鉱酸、ルイス酸などの酸、ナトリウムアルコラート、第三級アミン類などの塩基、または炭酸ナトリウムなどの塩類を触媒として重合させることにより得ることができる。
 熱硬化性樹脂として用いられるラジカル重合性の炭素-炭素二重結合を1分子内に2つ以上有する樹脂としては、たとえば分子内に(メタ)アクリロイル基を二つ以上有するラジカル重合性のアクリル樹脂を使用することができる。本実施形態においては、上記アクリル樹脂として、分子量が500~10000であるポリエーテル、ポリエステル、ポリカーボネート、またはポリ(メタ)アクリレートであって、(メタ)アクリル基を有する化合物を含むことができる。なお、熱硬化性樹脂としてラジカル重合性の炭素-炭素二重結合を1分子内に2つ以上有する樹脂を用いる場合、熱伝導性ペーストは、たとえば熱ラジカル重合開始剤等の重合開始剤を含むことができる。
 熱硬化性樹脂として用いられるマレイミド樹脂は、とくに限定されないが、たとえばN,N’-(4,4’-ジフェニルメタン)ビスマレイミド、ビス(3-エチル-5-メチル-4-マレイミドフェニル)メタン、2,2-ビス[4-(4-マレイミドフェノキシ)フェニル]プロパンなどのビスマレイミド樹脂から選択される一種または二種以上を含むことができる。
 また、本実施形態に係る熱硬化性樹脂は、ビフェニル骨格を有する樹脂として、ビフェニル骨格を有するエポキシ樹脂(ビフェニル型エポキシ樹脂)を含むことができる。これにより、熱伝導性ペーストの熱伝導性および金属密着性を向上させることができる。
 ビフェニル骨格を有するエポキシ樹脂は、その分子構造内にビフェニル骨格を有し、かつ、エポキシ基を2個以上有するものであれば、その構造は特に限定するものではないが、例えば、ビフェノールまたはその誘導体をエピクロロヒドリンで処理した2官能エポキシ樹脂、ビフェニレン骨格を有するフェノールアラルキル型エポキシ樹脂、ビフェニレン骨格を有するナフトールアラルキル型エポキシ樹脂などが挙げられ、これらを単独で用いても混合して用いても差し支えない。これらの中でも、特に分子内にエポキシ基が2個のものは、耐熱性の向上が優れたものとなるため好ましい。そのようなエポキシ樹脂としては、ビフェニル型エポキシ樹脂、テトラメチルビフェニル型エポキシ樹脂などの、ビフェノール誘導体をエピクロロヒドリンで処理した2官能エポキシ樹脂;ビフェニレン骨格を有するフェノールアラルキル型エポキシ樹脂のうち、エポキシ基が2個であるもの(フェノール核体数が2であると表現されることもある);ビフェニレン骨格を有するナフトールアラルキル型樹脂のうち、エポキシ基が2個であるもの;などが挙げられる。
 本実施形態の熱硬化性樹脂の重量平均分子量としては、例えば、100以500以下でもよく、好ましくは150以上450以下であり、より好ましくは200以上400以下である。
 本実施形態において、熱伝導性ペースト中における熱硬化性樹脂の含有量は、熱伝導性ペースト全体に対して、例えば、5質量%以上であることが好ましく、6質量%以上であることがより好ましく、7質量%以上であることがさらに好ましい。これにより、熱伝導性ペーストの流動性を向上させ、塗布作業性のさらなる向上を図ることができる。一方で、熱伝導性ペースト中における熱硬化性樹脂の含有量は、熱伝導性ペースト全体に対して、例えば、30質量%以下であることが好ましく、25質量%以下であることがより好ましく、15質量%以下であることがさらに好ましい。これにより、熱伝導性ペーストを用いて形成される接着層の耐リフロー性や耐湿性を向上させることができる。
(アクリル化合物)
 本実施形態の熱伝導性ペーストは、アクリル化合物を含むことができる。
 本実施形態に係るアクリル化合物としては、(メタ)アクリルモノマーを含むことが好ましい。本実施形態において、(メタ)アクリルモノマーとは、アクリレートモノマー、メタクリレートモノマーまたはこれらの混合物を表し、少なくとも1以上の官能基(アクリル基またはメタクリル基)を有するモノマーを表す。
 本実施形態において、(メタ)アクリルモノマーは、2つ以上官能基を有するモノマーであってもよい。これにより、金属密着性を向上させることができる。
 本実施形態に係る(メタ)アクリルモノマーは、モノマーが重合したアクリルポリマーとは異なるものであり、少なくとも1以上のエチレン性不飽和二重結合を有するモノマーである。かかる(メタ)アクリルモノマーの分子量として、特に限定されないが、例えば、下限値は、150以上でもよく、好ましくは160以上であり、より好ましくは180以上であり、一方、上限値は2000以下でもよく、好ましくは1000以下であり、より好ましくは600以下である。
 本実施形態に係る(メタ)アクリルモノマーは、モノマーが重合したアクリルポリマーとは異なるものであり、少なくとも1以上のエチレン性不飽和二重結合を有するモノマーである。かかる(メタ)アクリルモノマーの分子量として、特に限定されないが、例えば、下限値は、150以上でもよく、好ましくは160以上であり、より好ましくは180以上であり、一方、上限値は2000以下でもよく、好ましくは1000以下であり、より好ましくは600以下である。
 また、2官能(メタ)アクリルモノマーとしては、例えば、グリセリンジ(メタ)アクリレート、トリメチロールプロパンジ(メタ)アクリレート、ペンタエリスリトールジ(メタ)アクリレート、ジンクジ(メタ)アクリレート、エチレングリコールジ(メタ)アクリレート、プロピレングリコールジ(メタ)アクリレート、1,4-ブタンジオールジ(メタ)アクリレート、1,6-ヘキサンジオールジ(メタ)アクリレート、1,9-ノナンジオールジ(メタ)アクリレート、1,3-ブタンジオールジ(メタ)アクリレート、1,10-デカンジオールジ(メタ)アクリレート、テトラメチレングリコールジ(メタ)アクリレート等が挙げられる。これらを単独で用いても2種以上を組み合わせて用いてもよい。
 本実施形態(メタ)アクリルモノマーは、(メタ)アクリルモノマーの他に、他のアクリル化合物を含むことができる。他のアクリル化合物としては、例えば、単官能アクリレート、多官能アクリレート、単官能メタクリレート、多官能メタクリレート、ウレタンアクリレート、ウレタンメタクリレート、エポキシアクリレート、エポキシメタクリレート、ポリエステルアクリレート、または尿素アクリレート等のモノマー、オリゴマー、これらの混合物を使用してもよい。これらは1種または2種以上使用してもよい。
 他のアクリル化合物としては、例えば、2-ヒドロキシエチル(メタ)アクリレート、2-ヒドロキシプロピル(メタ)アクリレート、3-ヒドロキシプロピル(メタ)アクリレート、2-ヒドロキシブチル(メタ)アクリレート、3-ヒドロキシブチル(メタ)アクリレート、4-ヒドロキシブチル(メタ)アクリレート、1,2-シクロヘキサンジオールモノ(メタ)アクリレート、1,3-シクロヘキサンジオールモノ(メタ)アクリレート、1,4-シクロヘキサンジオールモノ(メタ)アクリレート、1,2-シクロヘキサンジメタノールモノ(メタ)アクリレート、1,3-シクロヘキサンジメタノールモノ(メタ)アクリレート、1,4-シクロヘキサンジメタノールモノ(メタ)アクリレート、1,2-シクロヘキサンジエタノールモノ(メタ)アクリレート、1,3-シクロヘキサンジエタノールモノ(メタ)アクリレート、1,4-シクロヘキサンジエタノールモノ(メタ)アクリレート、グリセリンモノ(メタ)アクリレート、トリメチロールプロパンモノ(メタ)アクリレート、ペンタエリスリトールモノ(メタ)アクリレート、ペンタエリスリトールトリ(メタ)アクリレート、ネオペンチルグリコールモノ(メタ)アクリレートなどの水酸基を有する(メタ)アクリレートやこれら水酸基を有する(メタ)アクリレートとジカルボン酸またはその誘導体を反応させて得られるカルボキシ基を有する(メタ)アクリレートなどが挙げられる。ここで使用可能なジカルボン酸としては、例えばしゅう酸、マロン酸、コハク酸、グルタル酸、アジピン酸、ピメリン酸、スベリン酸、アゼライン酸、セバシン酸、マレイン酸、フマル酸、フタル酸、テトラヒドロフタル酸、ヘキサヒドロフタル酸およびこれらの誘導体が挙げられる。
 また、他のアクリル化合物としては、例えば、メチル(メタ)アクリレート、エチル(メタ)アクリレート、n-ブチル(メタ)アクリレート、イソブチル(メタ)アクリレート、ターシャルブチル(メタ)アクリレート、イソデシル(メタ)アクリレート、ラウリル(メタ)アクリレート、トリデシル(メタ)アクリレート、セチル(メタ)アクリレート、ステアリル(メタ)アクリレート、イソアミル(メタ)アクリレート、イソステアリル(メタ)アクリレート、ベヘニル(メタ)アクリレート、2-エチルヘキシル(メタ)アクリレート、その他のアルキル(メタ)アクリレート、シクロヘキシル(メタ)アクリレート、ターシャルブチルシクロヘキシル(メタ)アクリレート、テトラヒドロフルフリル(メタ)アクリレート、ベンジル(メタ)アクリレート、フェノキシエチル(メタ)アクリレート、イソボルニル(メタ)アクリレート、グリシジル(メタ)アクリレート、トリメチロールプロパントリ(メタ)アクリレート、ジンクモノ(メタ)アクリレート、ジメチルアミノエチル(メタ)アクリレート、ジエチルアミノエチル(メタ)アクリレート、ネオペンチルグリコール(メタ)アクリレート、トリフロロエチル(メタ)アクリレート、2,2,3,3-テトラフロロプロピル(メタ)アクリレート、2,2,3,3,4,4-ヘキサフロロブチル(メタ)アクリレート、パーフロロオクチル(メタ)アクリレート、パーフロロオクチルエチル(メタ)アクリレート、メトキシエチル(メタ)アクリレート、ブトキシエチル(メタ)アクリレート、エトキシジエチレングリコール(メタ)アクリレート、メトキシポリアルキレングリコールモノ(メタ)アクリレート、オクトキシポリアルキレングリコールモノ(メタ)アクリレート、ラウロキシポリアルキレングリコールモノ(メタ)アクリレート、ステアロキシポリアルキレングリコールモノ(メタ)アクリレート、アリロキシポリアルキレングリコールモノ(メタ)アクリレート、ノニルフェノキシポリアルキレングリコールモノ(メタ)アクリレート、N,N’-メチレンビス(メタ)アクリルアミド、N,N’-エチレンビス(メタ)アクリルアミド、1,2-ジ(メタ)アクリルアミドエチレングリコール、ジ(メタ)アクリロイロキシメチルトリシクロデカン、N-(メタ)アクリロイロキシエチルマレイミド、N-(メタ)アクリロイロキシエチルヘキサヒドロフタルイミド、N-(メタ)アクリロイロキシエチルフタルイミド、n-ビニル-2-ピロリドン、スチレン誘導体、α-メチルスチレン誘導体などを使用することも可能である。
 本実施形態において、(メタ)アクリルモノマーの含有量の下限値は、熱伝導性ペースト全体に対して、例えば、1質量%以上であり、好ましくは3質量%以上であり、より好ましくは5質量%以上である。これにより、吐出安定性や金属密着性を高めることができる。また、粘度を低減させることもできる。(メタ)アクリルモノマーの含有量の上限値は、熱伝導性ペースト全体に対して、例えば、15質量%以下であり、好ましくは12質量%以下であり、より好ましくは10質量%以下である。これにより、熱伝導性ペーストの諸特性のバランスを図ることができる。
(熱伝導性フィラー)
 本実施形態の熱伝導性ペーストは、熱伝導性フィラーを含むことができる。
 熱伝導性フィラーとしては、熱伝導性に優れたフィラーであれば特に限定されないが、例えば、金属、酸化物、または窒化物を含むことができる。
 上記金属フィラーとしては、例えば、銀粉、金粉、銅粉等の金属粉が挙げられる。上記酸化物フィラーとしては、例えば、タルク、焼成クレー、未焼成クレー、マイカ、ガラス等のケイ酸塩;酸化チタン、アルミナ、マグネシア、ベーマイト、シリカ、溶融シリカ等の酸化物粒子や、水酸化アルミニウム、水酸化マグネシウム、水酸化カルシウム等の水酸化物粒子が挙げられる。上記窒化物フィラーとしては、例えば、窒化アルミニウム、窒化ホウ素、窒化ケイ素、窒化炭素等の窒化物粒子が挙げられる。
 また、本実施形態の熱伝導性フィラーとしては、硫酸バリウム、硫酸カルシウム、亜硫酸カルシウム等の硫酸塩または亜硫酸塩;ホウ酸亜鉛、メタホウ酸バリウム、ホウ酸アルミニウム、ホウ酸カルシウム、ホウ酸ナトリウム等のホウ酸塩、;チタン酸ストロンチウム、チタン酸バリウム等のチタン酸塩等の他の無機充填材を含んでもよい。
 これらを単独で用いても2種以上を組み合わせて用いてもよい。
 また、本実施形態の熱伝導性フィラーとしては、導電性の観点から、銀、銅、アルミナからなる群から選択される一種以上を含有することが好ましい。また、これにより、長期作業性を向上させることができる。
 本実施形態の熱伝導性フィラーの形状として、フレーク形状、球形状などが挙げられる。この中でも、熱伝導性ペーストの流動性の観点から、球形状が好ましい。
 また、熱伝導性フィラーの平均粒径D50の下限値は、例えば、0.1μm以上でもよく、好ましくは0.3μm以上であり、より好ましくは0.5μm以上である。これにより、熱伝導性ペーストの熱伝導率を向上させることができる。一方で、熱伝導性フィラーの平均粒径D50の上限値は、例えば、10μm以下でもよく、好ましくは8μm以下であり、より好ましくは5μm以下である。これにより、熱伝導性ペーストの保存安定性を向上させることができる。
 また、熱伝導性フィラーの平均粒径D95の下限値は、例えば、1μm以上でもよく、好ましくは2μm以上であり、より好ましくは3μm以上である。これにより、熱伝導性ペーストの熱伝導率を向上させることができる。一方で、熱伝導性フィラーの平均粒径D95の上限値は、例えば、15μm以下でもよく、好ましくは13μm以下であり、より好ましくは10μm以下である。これにより、熱伝導性ペーストの保存安定性を向上させることができる。
 なお、熱伝導性フィラーの平均粒径は、たとえばレーザー回折散乱法、または動的光散乱法等によって測定することができる。
 本実施形態において、熱伝導性ペースト中における熱伝導性フィラーの含有量は、熱伝導性ペースト全体に対して、例えば、50質量%以上であることが好ましく、60質量%以上であることがより好ましい。これにより、熱伝導性ペーストを用いて形成される接着層について、低熱膨張性や、耐湿信頼性、耐リフロー性をより効果的に向上させることができる。一方で、熱伝導性ペースト中における熱伝導性フィラーの含有量は、熱伝導性ペースト全体に対して、例えば、88質量%以下であり、好ましくは83質量%以下であり、より好ましくは80質量%以下である。これにより、熱伝導性ペーストの流動性を向上させ、塗布作業性や接着層の均一性を向上させることができる。
(硬化剤)
 熱伝導性ペーストは、硬化剤を含むことができる。これにより、熱伝導性ペーストの硬化性を向上させることができる。硬化剤は、たとえば脂肪族アミン、芳香族アミン、ジシアンジアミド、ジヒドラジド化合物、酸無水物、およびフェノール化合物から選択される一種または二種以上を含むことができる。これらの中でも、ジシアンジアミドおよびフェノール化合物のうちの少なくとも一方を含むことが、製造安定性を向上させる観点からとくに好ましい。
 硬化剤として用いられるジヒドラジド化合物としては、アジピン酸ジヒドラジド、ドデカン酸ジヒドラジド、イソフタル酸ジヒドラジド、p-オキシ安息香酸ジヒドラジドなどのカルボン酸ジヒドラジドなどが挙げられる。また、硬化剤として用いられる酸無水物としてはフタル酸無水物、テトラヒドロ無水フタル酸、ヘキサヒドロ無水フタル酸、エンドメチレンテトラヒドロフタル酸無水物、ドデセニルコハク酸無水物、無水マレイン酸とポリブタジエンの反応物、無水マレイン酸とスチレンの共重合体等が挙げられる。
 硬化剤として用いられるフェノール化合物は、1分子内にフェノール性水酸基を2つ以上有する化合物である。より好ましい1分子内のフェノール性水酸基の数は2~5であり、とくに好ましい1分子内のフェノール性水酸基数は2つまたは3つである。これにより、熱伝導性ペーストの塗布作業性をより効果的に向上させることができるとともに、硬化時に架橋構造を形成して熱伝導性ペーストの硬化物特性を優れたものとすることができる。上記フェノール化合物は、たとえばビスフェノールF、ビスフェノールA、ビスフェノールS、テトラメチルビスフェノールA、テトラメチルビスフェノールF、テトラメチルビスフェノールS、ジヒドロキシジフェニルエーテル、ジヒドロキシベンゾフェノン、テトラメチルビフェノール、エチリデンビスフェノール、メチルエチリデンビス(メチルフェノール)、シクロへキシリデンビスフェノール、ビフェノールなどのビスフェノール類およびその誘導体、トリ(ヒドロキシフェニル)メタン、トリ(ヒドロキシフェニル)エタンなどの3官能のフェノール類およびその誘導体、フェノールノボラック、クレゾールノボラックなどのフェノール類とホルムアルデヒドを反応することで得られる化合物で2核体または3核体がメインのものおよびその誘導体から選択される一種または二種以上を含むことができる。これらの中でも、ビスフェノール類を含むことがより好ましく、ビスフェノールFを含むことがとくに好ましい。
 また、本実施形態に係る硬化剤は、ビフェニル骨格を有する樹脂として、ビフェニル骨格を有するフェノール樹脂(フェノール化合物)を含むことができる。これにより、熱伝導性ペーストの熱伝導性および金属密着性を向上させることができる。
 ビフェニル骨格を有するフェノール樹脂としては、その分子構造内にビフェニル骨格を有し、かつ、フェノール基を2個以上有するものであれば、その構造は特に限定するものではない。
 本実施形態において、熱伝導性ペースト中における硬化剤の含有量は、熱伝導性ペースト全体に対して0.5質量%以上であることが好ましく、1.0質量%以上であることがより好ましい。これにより、熱伝導性ペーストの硬化性を、より効果的に向上させることができる。一方で、熱伝導性ペースト中における硬化剤の含有量は、熱伝導性ペースト全体に対して10質量%以下であることが好ましく、7質量%以下であることがより好ましい。これにより、熱伝導性ペーストを用いて形成される接着層の、低熱膨張性や、耐リフロー性、耐湿性を向上させることができる。
 本実施形態において、ビフェニル骨格を有する樹脂の含有量の下限値は、熱伝導性ペースト全体に対して、例えば、1質量%以上であり、好ましくは1.5質量%以上であり、より好ましくは2質量%以上である。これにより、熱伝導性を高めることができる。ビフェニル骨格を有する樹脂の含有量の上限値は、熱伝導性ペースト全体に対して、例えば、15質量%以下であり、好ましくは10質量%以下であり、より好ましくは7質量%以下である。これにより、熱伝導率と粘度などの熱伝導性ペーストの諸特性のバランスを図ることができる。
 本実施形態において、ビフェニル骨格を有する樹脂および(メタ)アクリルモノマーの含有量の下限値は、熱伝導性ペースト全体に対して、例えば、3質量%以上であり、好ましくは5質量%以上であり、より好ましくは6質量%以上である。これにより、熱伝導性および金属密着性を高めることができる。ビフェニル骨格を有する樹脂および(メタ)アクリルモノマーの含有量の上限値は、熱伝導性ペースト全体に対して、例えば、20質量%以下であり、好ましくは18質量%以下であり、より好ましくは15質量%以下である。これにより、熱伝導率と硬化特性等の熱伝導性ペーストの諸特性のバランスを図ることができる。
 本実施形態において、(メタ)アクリルモノマーの含有量の下限値は、ビフェニル骨格を有する樹脂および(メタ)アクリルモノマーの合計量100質量%に対して、例えば、30質量%以上であり、好ましくは50質量%以上であり、より好ましくは60質量%以上である。これにより、熱伝導性および金属密着性を高めることができる。(メタ)アクリルモノマーの含有量の上限値は、ビフェニル骨格を有する樹脂および(メタ)アクリルモノマーの合計量100質量%に対して、例えば、95質量%以下であり、好ましくは90質量%以下であり、より好ましくは88質量%以下である。これにより、熱伝導率と硬化特性等の熱伝導性ペーストの諸特性のバランスを図ることができる。
 本実施形態において、ビフェニル骨格を有するフェノール樹脂および(メタ)アクリルモノマーの含有量の下限値は、熱伝導性ペースト全体に対して、例えば、3質量%以上であり、好ましくは5質量%以上であり、より好ましくは6質量%以上である。これにより、熱伝導性および金属密着性を高めることができる。ビフェニル骨格を有するフェノール樹脂および(メタ)アクリルモノマーの含有量の上限値は、熱伝導性ペースト全体に対して、例えば、20質量%以下であり、好ましくは18質量%以下であり、より好ましくは15質量%以下である。これにより、熱伝導率と硬化特性等の熱伝導性ペーストの諸特性のバランスを図ることができる。
(硬化促進剤)
 熱伝導性ペーストは、たとえば硬化促進剤を含むことができる。
 熱硬化性樹脂としてエポキシ樹脂を用いる場合には、硬化促進剤として、たとえばエポキシ樹脂と、硬化剤と、の架橋反応を促進させるものを用いることができる。このような硬化促進剤は、たとえばイミダゾール類、トリフェニルホスフィンまたはテトラフェニルホスフィンの塩類、ジアザビシクロウンデセンなどのアミン系化合物およびその塩類、t-ブチルクミルパーオキサイド、ジクミルパーオキサイド、α,α’-ビス(t-ブチルパーオキシ-m-イソプロピル)ベンゼン、2,5-ジメチル-2,5-ジ(t-ブチルパーオキシ)ヘキサン、2,5-ジメチル-2,5-ジ(t-ブチルパーオキシ)ヘキシン-3など有機過酸化物からなる群から選択される一種または二種以上を含むことができる。これらの中でも、2-メチルイミダゾール、2-エチルイミダゾール、2-フェニルイミダゾール、2-フェニル-4-メチルイミダゾール、2-フェニル-4-メチル-5-ヒドロキシメチルイミダゾール、2-フェニル-4,5-ジヒドロキシメチルイミダゾール、2-C1123-イミダゾール、2-メチルイミダゾールと2,4-ジアミノ-6-ビニルトリアジンとの付加物等のイミダゾール化合物が好適に用いられる。なかでもとくに好ましいのは融点が180℃以上のイミダゾール化合物である。
 熱硬化性樹脂としてシアネート樹脂を用いる場合には、硬化促進剤として、たとえばオクチル酸亜鉛、オクチル酸錫、ナフテン酸コバルト、ナフテン酸亜鉛、アセチルアセトン鉄などの有機金属錯体、塩化アルミニウム、塩化錫、塩化亜鉛などの金属塩、トリエチルアミン、ジメチルベンジルアミンなどのアミン類から選択される一種または二種以上を含むものを用いることができる。
 本実施形態において、熱伝導性ペースト中における硬化促進剤の含有量は、熱伝導性ペースト全体に対して0.05質量%以上であることが好ましく、0.1質量%以上であることがより好ましい。これにより、熱伝導性ペーストの硬化性を向上させることができる。一方で、熱伝導性ペースト中における硬化促進剤の含有量は、熱伝導性ペースト全体に対して1質量%以下であることが好ましく、0.8質量%以下であることがより好ましい。これにより、熱伝導性ペーストの流動性をより効果的に向上させることができる。
(反応性希釈剤)
 熱伝導性ペーストは、たとえば反応性希釈剤を含むことができる。
 反応性希釈剤は、たとえばフェニルグリシジルエーテル、クレジルグリシジルエーテル、t-ブチルフェニルグリシジルエーテルなどの1官能の芳香族グリシジルエーテル類、脂肪族グリシジルエーテル類から選択される一種または二種以上を含むことができる。これにより、塗布作業性をより効果的に向上させつつ、接着層の平坦化を図ることが可能となる。
 本実施形態において、熱伝導性ペースト中における反応性希釈剤の含有量は、熱伝導性ペースト全体に対して3質量%以上であることが好ましく、4質量%以上であることがより好ましい。これにより、熱伝導性ペーストの塗布作業性や、接着層の平坦性をより効果的に向上させることができる。一方で、熱伝導性ペースト中における反応性希釈剤の含有量は、熱伝導性ペースト全体に対して20質量%以下であることが好ましく、15質量%以下であることがより好ましい。これにより、塗布作業中における液だれの発生等を抑制して、塗布作業性の向上を図ることができる。また、熱伝導性ペーストの硬化性を向上させることも可能となる。
 また、本実施形態の熱伝導性ペーストは、溶剤を含まなくてもよい。ここでいう溶剤とは、熱伝導性ペースト中に含まれる熱硬化性樹脂の架橋反応に関与する反応性基を有していない非反応性溶剤であることを意味する。含まないとは、実質的に含まないことを意味し、熱伝導性ペースト全体に対する非反応性溶剤の含有量が0.1質量%以下である場合を指す。
 一方で、本実施形態の熱伝導性ペーストは、非反応性溶剤を含んでもよい。

 熱伝導性ペーストは、必要に応じてその他の添加剤が含まれていてもよい。その他の添加剤としては、エポキシシラン、メルカプトシラン、アミノシラン、アルキルシラン、ウレイドシラン、ビニルシラン、スルフィドシラン等のシランカップリング剤、チタネートカップリング剤、アルミニウムカップリング剤、アルミニウム/ジルコニウムカップリング剤等に例示されるカップリング剤、カーボンブラック等の着色剤、シリコーンオイル、シリコーンゴム等の固形低応力化成分、ハイドロタルサイト等の無機イオン交換体、消泡剤、界面活性剤、各種重合禁止剤、および酸化防止剤等が挙げられる。熱伝導性ペーストは、これらの添加剤のうち一種または二種以上を含むことが可能である。
 本実施形態の熱伝導性ペーストは、例えばペースト状であってもよい。
 本実施形態において、熱伝導性ペーストの調製方法は、とくに限定されないが、たとえば上述した各成分を予備混合した後、3本ロールを用いて混練を行い、さらに真空脱泡することにより、ペースト状の樹脂組成物を得ることができる。この際、たとえば予備混合を減圧下にて行う等、調製条件を適切に調整することによって、熱伝導性ペーストにおける長期作業性の向上に寄与することが可能である。
 本実施形態の電子装置(半導体装置100)について説明する。
 図1は、本実施形態に係る電子装置(半導体装置100)の一例を示す断面図である。
 本実施形態の電子装置(半導体装置100)は、本実施形態の熱伝導性ペーストの硬化物を備えるものである。かかる硬化物は、例えば、図1に示すように、基材(基板30)と電子部品(半導体素子20)とを接着する接着層10として使用することができる。
 本実施形態の半導体装置100は、例えば、基板30と、基板30上に接着層10を介して搭載された半導体素子20と、を備えることができる。半導体素子20と基板30は、たとえばボンディングワイヤ40により電気的に接続される。半導体素子20とボンディングワイヤ40は、たとえばエポキシ樹脂組成物等を硬化して形成されるモールド樹脂50により封止される。
 基板30は、たとえばリードフレームまたは有機基板である。図1においては、基板30が有機基板である場合が例示されている。この場合、基板30のうち半導体素子20が搭載される表面と反対側の裏面には、たとえば複数の半田ボール60が形成される。
 本実施形態に係る半導体装置100において、接着層10は、上述において例示した熱伝導性ペーストを硬化することにより形成される。このため、半導体装置100を安定的に製造することが可能である。
 本実施形態においては、たとえばMAP(Mold Array Package)成形品の製造に対しても、熱伝導性ペーストを適用することができる。この場合、ジェットディスペンサ法を用いて熱伝導性ペーストを基板上における複数の領域へ塗布することにより、基板上に複数の接着層を形成した後、各接着層上に半導体素子が搭載されることとなる。これにより、さらなる生産効率の向上を図ることができる。MAP成形品としては、たとえばMAP-BGA(Ball Grid Array)や、MAP-QFN(Quad Flat Non-Leaded Package)が挙げられる。
 以下、本発明について実施例を参照して詳細に説明するが、本発明は、これらの実施例の記載に何ら限定されるものではない。
(熱伝導性ペーストの調製)
 各実施例および各比較例のそれぞれについて、表1に示す配合に従って各成分を配合し、常圧で5分、70cmHgの減圧下で15分、予備混合した。次いで、3本ロールを用いて混練し、脱泡することにより熱伝導性ペーストを得た。なお、表1中における各成分の詳細は下記のとおりである。また、表1中の単位は、質量%である。
(熱硬化性樹脂)
熱硬化性樹脂1:ビスフェノールF型エポキシ樹脂(日本化薬製、SB-403S)
熱硬化性樹脂2:ビフェニル骨格を有するエポキシ樹脂(室温25℃で固体、三菱化学製、YX-4000K、重量平均分子量Mw:354)
(硬化剤)
硬化剤1:ビフェニル骨格を有するフェノール樹脂(室温25℃で固体、本州化学工業製、ビフェノール)
硬化剤2:ビスフェノールF骨格を有するフェノール樹脂(室温25℃で固体、DIC製、DIC-BPF)
硬化剤3:ジシアンジアミド(ADEKA製、EH-3636AS)
(熱伝導性フィラー)
熱伝導性フィラー1:銀粉(福田金属箔粉工業社製、AgC-2611、フレーク状)
熱伝導性フィラー2:銀粉(DOWAエレクトロニクス社製、AG2-1C、球状)
熱伝導性フィラー3:銀粉(福田金属箔粉工業社製、AgC-221A、フレーク状)
 熱伝導性フィラーのD50、D95はレーザー回折散乱法により測定した。
(アクリル化合物)
アクリル化合物1:(メタ)アクリルモノマー(1.6-ヘキサンジオールジメタクリレート、共栄化学社製、ライトエステル1.6HX)
アクリル化合物2:(メタ)アクリルモノマー(エチレングリコールジメタクリレート、共栄化学社製、ライトエステルEG)
アクリル化合物3:(メタ)アクリルモノマー(2-エチルヘキシルメタクリレート、共栄化学社製、ライトエステルEH)
(カップリング剤)
カップリング剤1:テトラスルフィドジトリエトキシシラン(大阪ソーダ製、CABRUS4)
(硬化促進剤)
硬化促進剤1:有機過酸化物(化薬アクゾ社製、パーカドックスBC)
硬化促進剤2:イミダゾール系(2-フェニル-4,5-ジヒドロキシメチルイミダゾール、四国化成工業製、2PHZ)
(溶剤)
溶剤1:エチレングリコールモノブチルエーテルアセテート(東京化成工業製、BCSA)
溶剤2:ブチルプロピレントリグリコール(日本乳化剤製、BFTG)
(反応性希釈剤)
反応性希釈剤1:モノエポキシモノマー(t-ブチルフェニルグリシジルエーテル、日本化薬製、SBT-H)
 得られた熱伝導性ペーストについて、以下のような評価を行った。評価結果を表1に示す。

(η:熱伝導性フィラーを含まない樹脂粘度)
 熱伝導性フィラーを使用しないで、上記表1に示す配合組成、配合比率を用いて、熱伝導性フィラーを含有しない熱伝導性ペーストPを作製した。ブルックフィールド粘度計(HADV-3Ultra、スピンドルCP-51(角度1.565°、半径1.2cm))を用い、25℃、100rpmの条件にて、作製直後の熱伝導性ペーストPにおける粘度(η)を測定した。粘度の単位はPa・Sである。評価結果を表1に示す。
 表1中の熱伝導性ペースト中における熱伝導性フィラーの沈降度合いを、S=D/ηとした。沈降度合いSにおいて、熱伝導性フィラーの平均粒径D50をDとし、熱伝導性フィラーを除いた熱伝導性ペーストPの上記粘度をηとした。
(熱伝導率)
 得られた熱伝導性ペーストを用いて1cm角、厚さ1mmのディスク状の試験片を作製した。(硬化条件は175℃4時間。ただし175℃までは室温から60分間かけて昇温した。)レーザーフラッシュ法(t1/2法)にて測定した熱拡散係数(α)、DSC法により測定した比熱(Cp)、JIS-K-6911準拠で測定した密度(ρ)より熱伝導率(=α×Cp×ρ)を算出し、5W/m・K以上の場合を合格とした。熱伝導率の単位はW/m・Kである。評価結果を表1に示す。
(室温保存性)
 5ccのシリンジ(武蔵社製)に、得られた熱伝導性ペーストを詰め、中栓、外栓をした後、シリンジ立てにセットし25℃の恒温漕で48h処理をした。その後、外観を目視で確認し、熱伝導性ペーストの分離の有無を確認した。表1中において、分離がない場合を○、分離がある場合を×で示した。評価結果を表1に示す。
(濡れ広がり性)
 銅製のリードフレームの表面に、得られた熱伝導性ペーストを対角線状に交差するように塗布した。次いで、室温25℃で8時間静置した。次いで、2mm×2mmの表面を有するシリコンベアチップ(厚み0.525mm)を、当該熱伝導性ペーストを介してリードフレームに、50g、50msの荷重でマウントした後、X線装置にて観察した。X線観察により得られた画像を二値化することにより、シリコンベアチップの表面積100%に対する、当該熱伝導性ペーストの濡れ広がり面積の割合(%)を算出した。評価結果を表1に示す。
(吐出安定性(糸引き発生率))
 5ccのシリンジ(武蔵社製)に詰めた、得られた熱伝導性ペーストをShotmaster300(武蔵社製)にセットし、吐出圧100kPa、吐出時間100msにて打点塗布を実施した(280打点)。その後、塗布形状が円形でないものの数(糸引き数)を目視で確認し、280打点に対する割合を計算し糸引き発生率(%)とした。評価結果を表1に示す。
(吸湿後ダイシェア強度)
 得られた熱伝導性ペーストを用いて、Agメッキチップ(縦×横×厚み:2mmx2mmx0.35mm)を支持体Agメッキフレーム(新光製、銅のリードフレームにAgのメッキを施したもの)上にマウントし、オーブンを用いて175℃60分(25℃から175℃まで昇温速度5℃/分)の硬化温度プロファイルにて硬化してサンプル1を作成した。
 また、得られた熱伝導性ペーストを用いて、Auメッキチップ(縦×横×厚み:2mmx2mmx0.35mm)をAuメッキチップ(縦×横×厚み:5mmx5mmx0.35mm)上にマウントし、オーブンを用いて175℃60分(25℃から175℃まで昇温速度5℃/分)の硬化温度プロファイルにて硬化してサンプル2を作成した。
 得られたサンプル1、2について、85℃、湿度85%の条件の下で72時間吸湿処理した後、260℃における熱時ダイシェア強度を測定した(単位:N/1mm)。評価結果を表1に示す。
 実施例1~7の熱伝導性ペーストは、比較例2と比べて、室温保存性(保存安定性)に優れており、比較例1、2と比べて、吐出安定性(取扱性)に優れていることが分かった。また、実施例1~7の熱伝導性ペーストは、熱伝導性やダイシェア強度(金属密着性)についても優れていることが分かった。
 この出願は、2016年10月31日に出願された日本出願特願2016-213664号を基礎とする優先権を主張し、その開示の全てをここに取り込む。

Claims (15)

  1.  熱硬化性樹脂と熱伝導性フィラーとを含む、熱伝導性ペーストであって、
     下記の測定方法で算出された濡れ広がり面積の割合が90%以上であり、
     前記熱伝導性フィラーの平均粒径D50をDとし、前記熱伝導性フィラーを除いた当該熱伝導性ペーストの、室温25℃における粘度をηとし、当該熱伝導性ペースト中における前記熱伝導性フィラーの沈降度合いを、S=D/ηとしたとき、Sが8[10-12・m・s/kg]以上900[10-12・m・s/kg]以下である、熱伝導性ペースト。
    (濡れ広がり面積の測定方法)
     リードフレームの表面に当該熱伝導性ペーストを対角線状に交差するように塗布する。次いで、室温25℃で8時間静置する。次いで、2mm×2mmのシリコンベアチップを前記リードフレームに当該熱伝導性ペーストを介してマウントした後、前記シリコンベアチップの表面に対する、当該熱伝導性ペーストの上記濡れ広がり面積の割合を算出する。
  2.  請求項1に記載の熱伝導性ペーストであって、
     当該熱伝導性ペーストの硬化物の熱伝導率が5W/mK以上である、熱伝導性ペースト。
  3.  請求項1または2に記載の熱伝導性ペーストであって、
     前記熱伝導性フィラーの平均粒径D50が、0.1μm以上10μm以下である、熱伝導性ペースト。
  4.  請求項1から3のいずれか1項に記載の熱伝導性ペーストであって、
     前記熱伝導性フィラーのD95が、15μm以下である、熱伝導性ペースト。
  5.  請求項1から4のいずれか1項に記載の熱伝導性ペーストであって、
     前記熱伝導性フィラーが、金属、酸化物、または窒化物を含む、熱伝導性ペースト。
  6.  請求項1から5のいずれか1項に記載の熱伝導性ペーストであって、
     前記熱伝導性フィラーの含有量は、当該熱伝導性ペースト全体に対して、50質量%以上88質量%以下である、熱伝導性ペースト。
  7.  請求項1から6のいずれか1項に記載の熱伝導性ペーストであって、
     前記熱硬化性樹脂の重量平均分子量が、100以上500以下である、熱伝導性ペースト。
  8.  請求項1から7のいずれか1項に記載の熱伝導性ペーストであって、
     前記熱硬化性樹脂は、ビフェニル骨格を有する樹脂を含む、熱伝導性ペースト。
  9.  請求項1から8のいずれか1項に記載の熱伝導性ペーストであって、
     前記熱硬化性樹脂は、エポキシ樹脂を含む、熱伝導性ペースト。
  10.  請求項1から9のいずれか1項に記載の熱伝導性ペーストであって、
     硬化剤を含む、熱伝導性ペースト。
  11.  請求項1から10のいずれか1項に記載の熱伝導性ペーストであって、
     アクリル化合物を含む、熱伝導性ペースト。
  12.  請求項1から11のいずれか1項に記載の熱伝導性ペーストであって、
     反応性希釈剤を含む、熱伝導性ペースト。
  13.  請求項1から12のいずれか1項に記載の熱伝導性ペーストであって、
     硬化促進剤を含む、熱伝導性ペースト。
  14.  請求項1から13のいずれか1項に記載の熱伝導性ペーストであって、
     溶剤を含まない、熱伝導性ペースト。
  15.  請求項1から14のいずれか1項に記載の熱伝導性ペーストの硬化物を備える、電子装置。
