本実施形態に係るペースト状接着剤組成物は、金属粒子(A)と、加熱により重合する化合物(B)と、を含んでいる。本実施形態に係るペースト状接着剤組成物は、たとえば半導体素子を他の構造体に接着するためのダイアタッチ層を形成するために用いられるダイアタッチペーストである。他の構造体としては、とくに限定されないが、たとえば配線基板またはリードフレーム等の基材や、半導体素子、放熱板、磁気シールド等が挙げられる。また、ペースト状接着剤組成物は、たとえばこれらの他の構造体に対して放熱板を接着する接着剤層を形成するために用いられることもできる。なお、前記他の構造体は、本発明のペースト状接着剤組成物が接触する部分に銀等の本発明のペーストとシンタリング時に接着を促進する被膜を備えていることが好ましい。
本実施形態によれば、ペースト状接着剤組成物は、動的粘弾性測定を行った際に、140℃~180℃の温度域内において、せん断弾性率が5,000Pa以上100,000Pa以下である温度幅Wを10℃以上有する。これにより、シンタリングが進行する際に金属粒子(A)同士が他の成分を押しのけて接触し合うことが容易となる。このため、たとえば200℃未満という低温条件の熱処理により金属粒子(A)のシンタリングを進行させる場合においても、金属粒子(A)のシンタリングが妨げられず、かつ金属粒子(A)の均一な分散性を保つことができるようペースト状接着剤組成物の粘弾性が調整された一定の温度域を得ることができる。必ずしも明らかではないが、このような理由から、金属粒子(A)のシンタリングを接着剤層の面方向の中心部と周辺部において均一に進行させることが可能となると考えられる。
なお、この面方向の体積抵抗率の下限値は特に限定されるものではないが、たとえば、0.01×10-6Ω・cm以上である。
ペースト状接着剤組成物に含まれる金属粒子(A)は、ペースト状接着剤組成物に対して熱処理することによりシンタリングを起こして粒子連結構造を形成する。すなわち、ペースト状接着剤組成物を加熱して得られる接着剤層において、金属粒子(A)同士は互いに融着して存在することとなる。これにより、ペースト状接着剤組成物を加熱して得られる接着剤層について、その熱伝導性や導電性、基材や半導体素子、放熱板等への密着性を向上させることができる。
金属粒子(A)が炭素を含有する場合の一例として、金属粒子(A)に炭素を含む滑剤を付着させる態様が挙げられる。このような滑剤としては、たとえば高級脂肪酸、高級脂肪酸金属塩、高級脂肪酸アミド、および高級脂肪酸エステルが挙げられる。滑剤の含有量は、金属粒子(A)全体に対してたとえば0.01質量%以上5質量%以下であることが好ましい。これにより、炭素を焼結助剤として効果的に機能させつつ、熱伝導性の低下を抑制することが可能となる。
また、金属粒子(A)の最大粒径は、とくに限定されないが、たとえば1μm以上50μm以下とすることができ、3μm以上30μm以下であることがより好ましく、4μm以上18μm以下であることがとくに好ましい。これにより、シンタリングの均一性とディスペンス性のバランスをより効果的に向上させることが可能となる。
なお、本明細書において、上述の上限値と下限値は適宜組み合わせて、金属粒子(A)の平均粒径(D50)等を決定することができる。
加熱により重合する化合物(B)は、たとえばラジカル重合性二重結合を分子内に一つのみ有する化合物(B1)、およびエポキシ基を分子内に一つのみ有する化合物(B2)から選択される一種または二種以上を含むことができる。これにより、ペースト状接着剤組成物を熱処理した際に上記化合物(B)を直鎖状に重合させることが可能となる。このため、シンタリングの均一性やディスペンス性のバランスを向上させることができる。上記に例示したもののうち、ペースト状接着剤組成物を用いて得られる接着剤層の体積抵抗率を低減する観点からは、上記化合物(B1)を少なくとも含むことがより好ましい。
ペースト状接着剤組成物は、たとえば硬化剤(C)を含むことができる。硬化剤(C)としては、加熱により重合する化合物(B)の重合反応を促進させるものであればとくに限定されない。これにより、上記化合物(B)の重合反応を促進させて、ペースト状接着剤組成物を用いて得られる機械特性の向上に寄与することができる。
具体的には、硬化剤(C)として、ビスフェノールA、ビスフェノールF、ビスフェノールS、ビフェノール、フェニルフェノール等の化合物や、フェノールノボラック型の樹脂等を含ませることができる。
ペースト状接着剤組成物は、たとえば重合禁止剤(D)を含むことができる。重合禁止剤(D)としては、ペースト状接着剤組成物に含まれる化合物の重合反応を抑える化合物が使用される。これにより、ペースト状接着剤組成物の保管特性をより向上させることができる。重合禁止剤(D)は、とくに限定されないが、たとえばヒドロキノン、p-tert-ブチルカテコール、およびモノ-tert-ブチルヒドロキノンに例示されるヒドロキノン類、ヒドロキノンモノメチルエーテル、およびジ-p-クレゾールに例示されるフェノール類、p-ベンゾキノン、ナフトキノン、およびp-トルキノンに例示されるキノン類、ならびにナフテン酸銅に例示される銅塩から選択される一種または二種以上を含むことができる。
図1は、本実施形態に係る半導体装置100を示す断面図である。本実施形態に係る半導体装置100は、基材30と、ペースト状接着剤組成物の熱処理体であるダイアタッチ層10を介して基材30上に搭載された半導体素子20と、を備えている。半導体素子20と基材30は、たとえばボンディングワイヤ40等を介して電気的に接続される。また、半導体素子20は、たとえば封止樹脂50により封止される。ダイアタッチ層10の膜厚は、とくに限定されないが、たとえば5μm以上100μm以下である。
本実施形態に係る半導体装置100の一例としては、たとえば一辺が5mm以上の辺を有する矩形状の大チップを、半導体素子20として用いたものを挙げることができる。この場合、ダイアタッチ層の面積も大きくなることから、ダイアタッチ層の中心部と周辺部における金属粒子のシンタリングを均一に行うことが困難となるおそれがあった。本実施形態によれば、このような大チップを用いる場合であっても、上述したペースト状接着剤組成物を用いてダイアタッチ層を形成することにより、ダイアタッチ層の中心部と周辺部における金属粒子のシンタリングの均一性を非常に良好なものとすることができる。
本変形例に係る半導体装置100において、基材30は、たとえばインターポーザである。インターポーザである基材30のうち、半導体素子20が搭載される一面と反対側の他面には、たとえば複数の半田ボール52が形成される。この場合、半導体装置100は、半田ボール52を介して他の配線基板へ接続されることとなる。
以下、半導体装置100の製造方法を詳細に説明する。
本実施形態においては、たとえばペースト状接着剤組成物を200℃未満の温度条件で加熱する工程(以下、第1熱処理ともよぶ)の後に、ペースト状接着剤組成物を200℃以上の温度条件で加熱する工程(以下、第2熱処理ともよぶ)を行うことができる。このように、第1熱処理において200℃未満という低温条件で本実施形態に係るペースト状接着剤組成物を加熱することにより、金属粒子(A)のシンタリングの進行がバインダ成分(加熱により重合する化合物(B))等によって妨げられることをより確実に抑制することができる。このため、ダイアタッチ層の周辺部および中心部において、ともにより均一かつ十分に金属粒子(A)をシンタリングさせることが可能となる。
一方で、本実施形態においては、25℃から200℃以上の温度T3まで昇温を止めずに昇温させた後、温度T3の温度条件で一定時間加熱することによってペースト状接着剤組成物を熱処理してもよい。この場合には、昇温工程のうちの200℃に到達する前までを第1熱処理として扱い、200℃から温度T3まで昇温して温度T3で熱処理する工程を第2熱処理として扱うことができる。T3は、たとえば200℃以上350℃以下とすることができる。
放熱板の接着方法は、たとえば次のように行うことができる。まず、上述のペースト状接着剤組成物を介して、半導体装置に放熱板を接着する。次いで、ペースト状接着剤組成物を熱処理する。ペースト状接着剤組成物に対する熱処理は、たとえば上述の半導体装置100の製造方法におけるペースト状接着剤組成物を熱処理してダイアタッチ層10を形成する工程と同様にして行うことが可能である。これにより、ペースト状接着剤組成物中の金属粒子(A)にシンタリングが生じ、金属粒子(A)間には粒子連結構造が形成され、放熱板を接着する接着剤層が形成されることとなる。このようにして、放熱板を半導体装置に接着することができる。
各実施例および各比較例について、ペースト状接着剤組成物を調製した。この調製は、表1、表2および表3に示す配合に従い各成分を均一に混合することにより行った。なお、表1、表2および表3に示す成分の詳細は以下のとおりである。また、表1、表2および表3中における各成分の配合割合は、ペースト状接着剤組成物全体に対する各成分の配合割合(重量%)を示している。

化合物5:ビスフェールF型エポキシ樹脂(SB-403S、日本化薬工業(株)製)
化合物6:ポリエチレングリコール♯200ジメタクリレート(ライトエステル4EG、共栄社化学(株)製)
化合物7:1,6-ヘキサンジオールジメタクリレート(ライトエステル1.6HX、共栄社化学(株)製)
硬化剤1:ジクミルパーオキサイド(パーカドックスBC、化薬アクゾ(株)製)
硬化剤2:イミダゾール(2PHZ-PW、四国化成工業(株)製)
硬化剤3:ビスフェノールF(DIC-BPF、DIC(株)製)
各実施例および各比較例について、得られたペースト状接着剤組成物のアセトン不溶分を次のようにして測定した。まず、遠心分離および115メッシュ(目開き125μm)のフィルター濾過によりペースト状接着剤組成物から金属粒子(A)を除去した。次いで、金属粒子(A)を除去したペースト状接着剤組成物を、180℃、2時間の条件で加熱して測定試料を得た。次いで、液温25℃のアセトン約900gの入った密閉容器に測定試料約100gを精秤して投入した後20分間振盪して得たアセトン溶液と、アセトン約100gを用いて該密閉容器内を洗い流して得たアセトン溶液とを、115メッシュ(目開き125μm)のJIS標準ふるいで篩分した。次いで、アセトン約100gを上記ふるい全体に通過させた。次いで、ふるい上の残存物を風乾させた後、当該残存物の重量を測定した。測定結果から、残存物の測定試料全体に対する割合(重量%)を算出し、これをアセトン不溶分(重量%)とした。表1~3では、アセトン不溶分が5重量%以下であったものを「5以下」、5重量%超過であったものを「5超過」としてそれぞれ示している。
各実施例および各比較例について、得られたペースト状接着剤組成物に対して動的粘弾性測定を行った。測定は、レオメータ(HAAKE RheoWin、Thermo Scientific社製)を用いて測定周波数1Hz、昇温速度5℃/分、測定温度範囲25℃~250℃の条件で行った。測定結果から、140℃~180℃の温度域内における、せん断弾性率が5,000Pa以上100,000Pa以下である温度幅W(℃)を算出した。結果を表1~3に示す。
各実施例および各比較例について、次のようにして熱伝導率を測定した。まず、得られたペースト状接着剤組成物を塗布した後、これを窒素雰囲気下で25℃から250℃まで昇温速度5℃/minで昇温した後、250℃、2時間の条件で加熱してサンプル(膜厚1000μm)を得た。次いで、レーザーフラッシュ法によって上記サンプルの厚み方向の熱伝導率を測定した。結果を表1~3に示す。
各実施例および各比較例について、次のようにして体積抵抗率を測定した。まず、得られたペースト状接着剤組成物を塗布した後、これを窒素雰囲気下で25℃から250℃まで昇温速度5℃/minで昇温した後、250℃、2時間の条件で加熱してサンプル(幅4mm、長さ40mm、厚さ40μm)を得た。次いで、上記サンプルの平面方向の体積抵抗率を、JIS K 6911に準拠して測定した。結果を表1~3に示す。
実施例6について、ペースト状接着剤組成物の5%重量減少温度を測定した。測定は、ペースト状接着剤組成物10mgに対して、昇温速度5℃/分の条件でTG/DTA(熱重量/示差熱分析)測定を行うことにより行った。窒素雰囲気および空気雰囲気のそれぞれの条件で測定を行ったところ、いずれも5%重量減少温度が130℃であった。
各実施例および各比較例について、次のようにしてディスペンス性を評価した。まず、得られたペースト状接着剤脂組成物をシリンジに詰め、ノズル径が内径200μmのニードルを取り付け、自動ディスペンサーでペーストをドット状に塗布した。そして、塗布時の糸引き性を目視で観察し、糸引きおよびドットの変形が観察されないものを◎、糸引きまたはドットの変形のいずれか一方が観察されないものを○、どちらも観察されたものを×とした。
各実施例および各比較例について、次のように半導体装置1を作製した。まず、10mm×10mm×350μmtの裏面をAuめっきした矩形状のシリコンチップを、Agめっきした銅フレーム(11mm×11mm×150μmt)上に、上記で得られたペースト状接着剤組成物を介してマウントして積層体を得た。次いで、当該積層体を、オーブン中、残留酸素濃度1000ppm未満である窒素雰囲気下において、25℃から250℃まで昇温速度5℃/minで昇温した後250℃で2時間加熱した。これにより、ペースト状接着剤組成物中の金属粒子(A)をシンタリングさせて、厚さ60μmのダイアタッチ層を形成した。このようにして、半導体装置1を得た。
各実施例および各比較例について、半導体装置1のダイアタッチ層の断面構造を観察した。ここでは、ダイアタッチ層のうちの面方向における中心部と周辺部を観察した。そして、中心部および周辺部の双方における金属粒子(A)のシンタリングが十分であったものを○とし、中心部または周辺部における金属粒子(A)のシンタリングが不十分であったものを×として、シンタリングが均一に行われ得るか否かの評価を行った。結果を表1~3に示す。
また、実施例1~15においては、熱伝導性および導電性の観点からも、比較例1~5と比較して良好な結果が得られた。このように、実施例によれば、熱伝導性および導電性のバランスに優れたダイアタッチ層が実現されていることも分かる。
Claims (24)
- 金属粒子(A)と、
加熱により重合する化合物(B)と、
を含み、
熱処理により前記金属粒子(A)がシンタリングを起こして粒子連結構造を形成し、
測定周波数1Hzの条件で動的粘弾性測定を行った際に、140℃~180℃の温度域内において、せん断弾性率が5,000Pa以上100,000Pa以下である温度幅を10℃以上有し、
前記金属粒子(A)を除去した後に180℃、2時間の条件で加熱して得られる試料のアセトン不溶分が5重量%以下であるペースト状接着剤組成物。 - 請求項1に記載のペースト状接着剤組成物において、
当該ペースト状接着剤組成物を塗布して得た塗布膜を25℃から250℃まで昇温速度5℃/分で昇温した後、250℃、2時間の条件で加熱して得られる膜について、厚み方向における熱伝導率が15W/mK以上であるペースト状接着剤組成物。 - 請求項1または2に記載のペースト状接着剤組成物において、
当該ペースト状接着剤組成物を塗布して得た塗布膜を25℃から250℃まで昇温速度5℃/分で昇温した後、250℃、2時間の条件で加熱して得られる膜について、面方向における体積抵抗率が25×10-6Ω・cm以下であるペースト状接着剤組成物。 - 請求項1~3のいずれか一項に記載のペースト状接着剤組成物において、
前記ペースト状接着剤組成物全体に対する前記金属粒子(A)の含有量が80重量%以上95重量%以下であるペースト状接着剤組成物。 - 請求項1~4のいずれか一項に記載のペースト状接着剤組成物において、
前記化合物(B)は、ラジカル重合性二重結合を分子内に一つのみ有する化合物を含むペースト状接着剤組成物。 - 請求項1~5のいずれか一項に記載のペースト状接着剤組成物において、
前記化合物(B)は、(メタ)アクリル基を有する化合物を含むペースト状接着剤組成物。 - 請求項1~6のいずれか一項に記載のペースト状接着剤組成物において、
前記化合物(B)は、(メタ)アクリル酸エステルを含むペースト状接着剤組成物。 - 請求項1~10のいずれか一項に記載のペースト状接着剤組成物において、
前記化合物(B)は、エポキシ基を分子内に一つのみ有する化合物を含むペースト状接着剤組成物。 - 請求項1~11のいずれか一項に記載のペースト状接着剤組成物において、
3級アミノ基を有する化合物をさらに含むペースト状接着剤組成物。 - 請求項1~12のいずれか一項に記載のペースト状接着剤組成物において、
5%重量減少温度が100℃以上180℃以下であるペースト状接着剤組成物。 - 請求項1~13のいずれか一項に記載のペースト状接着剤組成物において、
前記金属粒子(A)は、Ag、Au、およびCuからなる群から選択される一種または二種以上を含むペースト状接着剤組成物。 - 請求項1~14のいずれか一項に記載のペースト状接着剤組成物において、
前記金属粒子(A)は、球状粒子を含むペースト状接着剤組成物。 - 請求項1~15のいずれか一項に記載のペースト状接着剤組成物において、
前記金属粒子(A)は、平均粒径D50が0.1μm以上であるペースト状接着剤組成物。 - 基材と、
請求項1~16のいずれか一項に記載のペースト状接着剤組成物の熱処理体である接着剤層を介して前記基材上に搭載された半導体素子と、
を備える半導体装置。 - 請求項17に記載の半導体装置において、
前記半導体素子の平面形状は、5mm以上の辺を有する矩形である半導体装置。 - 請求項1~16のいずれか一項に記載のペースト状接着剤組成物を介して、基材上に半導体素子を搭載する工程と、
前記ペースト状接着剤組成物を加熱する工程と、
を含む半導体装置の製造方法。 - 請求項19に記載の半導体装置の製造方法において、
前記ペースト状接着剤組成物を加熱する前記工程は、
前記ペースト状接着剤組成物を、200℃未満の温度条件で加熱する工程と、
前記ペースト状接着剤組成物を、200℃以上の温度条件で加熱する工程と、
を含む半導体装置の製造方法。 - 請求項19または20に記載の半導体装置の製造方法において、
前記ペースト状接着剤組成物を加熱する前記工程は、前記ペースト状接着剤組成物に対して加圧しながら行われる半導体装置の製造方法。 - 請求項1~16のいずれか一項に記載のペースト状接着剤組成物を介して、半導体装置に放熱板を接着する工程と、
前記ペースト状接着剤組成物を加熱する工程と、
を含む放熱板の接着方法。 - 請求項22に記載の放熱板の接着方法において、
前記ペースト状接着剤組成物を加熱する前記工程は、
前記ペースト状接着剤組成物を、200℃未満の温度条件で加熱する工程と、
前記ペースト状接着剤組成物を、200℃以上の温度条件で加熱する工程と、
を含む放熱板の接着方法。 - 請求項22または23に記載の放熱板の接着方法において、
前記ペースト状接着剤組成物を加熱する前記工程は、前記ペースト状接着剤組成物に対して加圧しながら行われる放熱板の接着方法。
