La présente invention concerne un dispositif semi-conducteur de puissance comprenant une zone de drain d'un premier type de conductivité, une zone de dérive du premier type de conductivité disposé sur la zone de drain, la zone de dérive ayant une concentration de dopage inférieure à la concentration de dopage de la zone de drain ; une zone de corps d'un deuxième type de conductivité, opposé au premier type de conductivité, disposée au-dessus de la zone de dérive ; une zone de source du premier type de conductivité, disposée dans la zone de corps ; un contact ohmique de source qui est disposé sur la zone de source ; une zone de grille de tranchée qui est en contact avec la zone de source, la zone de corps et la zone de source de dérive, les zones de source et de corps étant disposées au fond d'une tranchée dans laquelle une zone de grille de tranchée est disposée et la zone de grille de tranchée étant conçue pour former un canal dans la zone de corps entre la zone de source et la zone de dérive ; et un contact Schottky formé sur une surface du dispositif semi-conducteur de puissance, le contact Schottky s'étendant depuis un bord de la zone de grille de tranchée.
