Abstract
合金や金属酸化物の表面を十分な研磨速度で研磨可能であり高品位な鏡面を得ることが可能な研磨材、研磨用組成物、及び研磨方法を提供する。研磨材は、α化率が80%以上で且つ体積基準の積算粒子径分布における50%粒子径が0.15μm以上0.35μm以下であるアルミナを含有する。研磨用組成物は、この研磨材を含有し、pHが7以下である。この研磨材及び研磨用組成物は、合金及び金属酸化物の少なくとも一方を含有する研磨対象物の研磨に使用される。
Description
本発明は、研磨材、研磨用組成物、及び研磨方法に関する。
従来から、合金やその陽極酸化皮膜やセラミックの表面の研磨による鏡面仕上げや平滑化が行われてきた。しかしながら、従来の研磨方法では、より高品位な鏡面を効率的に得ることができない場合があった。
例えば合金の場合は、主成分の元素と主成分とは硬度の異なる元素とが混在しているため、研磨後の合金の表面に突起、凹み、スクラッチ等の各種欠陥が生じる場合があった。したがって、研磨により合金を高度に鏡面仕上することは容易ではなかった(特許文献1、2を参照)。
例えば合金の場合は、主成分の元素と主成分とは硬度の異なる元素とが混在しているため、研磨後の合金の表面に突起、凹み、スクラッチ等の各種欠陥が生じる場合があった。したがって、研磨により合金を高度に鏡面仕上することは容易ではなかった(特許文献1、2を参照)。
また、陽極酸化皮膜の場合は、コロイダルシリカを砥粒として使用した従来の研磨用組成物を用いて仕上げ研磨を行うと、十分な研磨速度が得られない場合があった(特許文献3を参照)。
さらに、硬脆材料である金属酸化物の表面を研磨し鏡面仕上げや平滑化を行うには、従来はダイヤモンド砥粒を含有する研磨用組成物が使用されるが、ダイヤモンド砥粒を含有する研磨用組成物は高価である上、スクラッチが生じやすく高品位な鏡面が得られにくいという問題があった。また、コロイダルシリカを砥粒として使用した従来の研磨用組成物では、スクラッチは生じないが十分な研磨速度が得られない場合があった(特許文献4、5を参照)。
さらに、硬脆材料である金属酸化物の表面を研磨し鏡面仕上げや平滑化を行うには、従来はダイヤモンド砥粒を含有する研磨用組成物が使用されるが、ダイヤモンド砥粒を含有する研磨用組成物は高価である上、スクラッチが生じやすく高品位な鏡面が得られにくいという問題があった。また、コロイダルシリカを砥粒として使用した従来の研磨用組成物では、スクラッチは生じないが十分な研磨速度が得られない場合があった(特許文献4、5を参照)。
そこで、本発明は上記のような従来技術が有する問題点を解決し、合金や金属酸化物の表面を十分な研磨速度で研磨可能であり高品位な鏡面を得ることが可能な研磨材、研磨用組成物、及び研磨方法を提供することを課題とする。
前記課題を解決するため、本発明の一態様に係る研磨材は、合金及び金属酸化物の少なくとも一方を含有する研磨対象物の研磨に使用され、α化率が80%以上で且つ体積基準の積算粒子径分布における50%粒子径が0.15μm以上0.35μm以下であるアルミナを含有することを要旨とする。
また、本発明の他の態様に係る研磨用組成物は、上記一態様に係る研磨材を含有し、pHが7以下であることを要旨とする。
さらに、本発明の他の態様に係る研磨方法は、上記他の態様に係る研磨用組成物を用いて、合金及び金属酸化物の少なくとも一方を含有する研磨対象物を研磨することを要旨とする。
さらに、本発明の他の態様に係る研磨方法は、上記他の態様に係る研磨用組成物を用いて、合金及び金属酸化物の少なくとも一方を含有する研磨対象物を研磨することを要旨とする。
本発明によれば、合金や金属酸化物の表面を十分な研磨速度で研磨可能であり高品位な鏡面を得ることが可能である。
本発明の一実施形態について詳細に説明する。なお、以下の実施形態は本発明の一例を示したものであって、本発明は本実施形態に限定されるものではない。また、以下の実施形態には種々の変更又は改良を加えることが可能であり、その様な変更又は改良を加えた形態も本発明に含まれ得る。
本実施形態の研磨材は、合金及び金属酸化物の少なくとも一方を含有する研磨対象物の研磨に使用され、α化率が80%以上で且つ体積基準の積算粒子径分布における50%粒子径が0.15μm以上0.35μm以下であるアルミナを含有する。また、本実施形態の研磨用組成物は、本実施形態の研磨材を含有し、pHが7以下である。
このような本実施形態の研磨材及び研磨用組成物は、合金及び金属酸化物の少なくとも一方を含有する研磨対象物の研磨に使用することができる。そして、本実施形態の研磨材、研磨用組成物を使用して研磨対象物を研磨すれば、合金や金属酸化物の表面を十分な研磨速度で研磨可能であり高品位な鏡面を得ることが可能である。詳述すると、本実施形態の研磨材、研磨用組成物を使用して研磨対象物を研磨すれば、合金及び金属酸化物の少なくとも一方を含有する研磨対象物の表面を十分な研磨速度で研磨可能であるとともに、研磨対象物の表面の平滑性を向上させて、高光沢でスクラッチ等の欠陥の少ない高品位な鏡面を得ることが可能である。
以下に、本実施形態の研磨材及び研磨用組成物について詳細に説明する。なお、以下に説明する種々の操作や物性の測定は、特に断りがない限り、室温(20℃以上25℃以下)、相対湿度40%以上50%以下の条件下で行われたものである。

1.研磨対象物について
1-1 合金について
本実施形態の研磨材及び研磨用組成物は、合金を含有する研磨対象物を研磨する用途に用いることができる。合金は、主成分となる金属種と、主成分の金属種とは異なる金属種とを含有する。金属種の数は特に限定されるものではなく、2種でもよいし3種以上でもよい。また、合金を製造する方法は特に限定されるものではないが、例えば鋳造、鍛造、又は圧延を用いることができる。
1-1 合金について
本実施形態の研磨材及び研磨用組成物は、合金を含有する研磨対象物を研磨する用途に用いることができる。合金は、主成分となる金属種と、主成分の金属種とは異なる金属種とを含有する。金属種の数は特に限定されるものではなく、2種でもよいし3種以上でもよい。また、合金を製造する方法は特に限定されるものではないが、例えば鋳造、鍛造、又は圧延を用いることができる。
合金に含有される金属種のうち主成分の金属種は、アルミニウム、チタン、マグネシウム、鉄、ニッケル、銅からなる群より選択されるいずれか1種であることが好ましい。より好ましい合金は、主成分の金属種がアルミニウム、チタン、マグネシウム、又は鉄であり、さらに好ましい合金は、主成分の金属種がアルミニウム又は鉄である。合金は、主成分の金属種に基づいて名称が付される。よって、合金としては、例えば、アルミニウム合金、チタン合金、マグネシウム合金、鉄合金(例えばステンレス鋼)、ニッケル合金、銅合金等が挙げられる。
アルミニウム合金は、アルミニウムを主成分とし、主成分の金属種とは異なる金属種として、例えば、ケイ素、鉄、銅、マンガン、マグネシウム、亜鉛、及びクロムから選択される少なくとも1種をさらに含有する。アルミニウム合金中のアルミニウム以外の金属種の含有量は、例えば0.1質量%以上、より具体的には0.1質量%以上10質量%以下である。アルミニウム合金の例としては、日本工業規格(JIS)H4000:2006、H4040:2006、及びH4100:2006に記載されている合金番号2000番台、3000番台、4000番台、5000番台、6000番台、7000番台、8000番台のものが挙げられる。
チタン合金は、チタンを主成分とし、主成分の金属種とは異なる金属種として、例えば、アルミニウム、鉄、及びバナジウムから選択される少なくとも1種をさらに含有する。チタン合金中のチタン以外の金属種の含有量は、例えば3.5質量%以上30質量%以下である。チタン合金の例としては、日本工業規格(JIS)H4600:2012に記載されている種類において、11~23種、50種、60種、61種、及び80種のものが挙げられる。
マグネシウム合金は、マグネシウムを主成分とし、主成分の金属種とは異なる金属種として、例えば、アルミニウム、亜鉛、マンガン、ジルコニウム、及び希土類元素から選択される少なくとも1種をさらに含有する。マグネシウム合金中のマグネシウム以外の金属種の含有量は、例えば0.3質量%以上10質量%以下である。マグネシウム合金の例としては、日本工業規格(JIS)H4201:2011、H4203:2011、及びH4204:2011に記載されているAZ10、31、61、63、80、81、91、92等が挙げられる。
鉄合金(例えばステンレス鋼)は、鉄を主成分とし、主成分の金属種とは異なる金属種として、例えば、クロム、ニッケル、モリブデン、及びマンガンから選択される少なくとも1種をさらに含有する。鉄合金中の鉄以外の金属種の含有量は、例えば10質量%以上50質量%以下である。ステンレス鋼の例としては、日本工業規格(JIS)G4303:2005に記載される種類の記号において、SUS201、303、303Se、304、304L、304NI、305、305JI、309S、310S、316、316L、321、347、384、XM7、303F、303C、430、430F、434、410、416、420J1、420J2、420F、420C、631J1等が挙げられる。
ニッケル合金は、ニッケルを主成分とし、主成分の金属種とは異なる金属種として、例えば、鉄、クロム、モリブデン、及びコバルトから選択される少なくとも1種をさらに含有する。ニッケル合金中のニッケル以外の金属種の含有量は、例えば20質量%以上75質量%以下である。ニッケル合金の例としては、日本工業規格(JIS)H4551:2000に記載される合金番号において、NCF600,601、625、750、800、800H、825、NW0276、4400、6002、6022等が挙げられる。
銅合金は、銅を主成分とし、主成分の金属種とは異なる金属種として、例えば、鉄、鉛、亜鉛、及び錫から選択される少なくとも1種をさらに含有する。銅合金中の銅以外の金属種の含有量は、例えば3質量%以上50質量%以下である。銅合金の例としては、日本工業規格(JIS)H3100:2006に記載される合金番号において、C2100、2200、2300、2400、2600、2680、2720、2801、3560、3561、3710、3713、4250、4430、4621、4640、6140、6161、6280、6301、7060、7150、1401、2051、6711、6712等が挙げられる。
1-2 金属酸化物について
本実施形態の研磨材及び研磨用組成物は、金属酸化物を含有する研磨対象物を研磨する用途に用いることができる。金属酸化物は、金属若しくは半金属の酸化物又はこれらの複合酸化物であり、例えば、周期律表の第3、4、13族の元素から選ばれる1種以上の金属若しくは半金属の酸化物又はこれらの複合酸化物が挙げられる。具体的には、酸化ケイ素(シリカ)、酸化アルミニウム(アルミナ)、酸化チタン(チタニア)、酸化ジルコニウム(ジルコニア)、酸化ガリウム、酸化イットリウム(イットリア)、酸化ゲルマニウムの他、これらの複合酸化物があげられる。これらの金属酸化物の中では、特に酸化ケイ素、酸化アルミニウム(コランダムなど)、酸化ジルコニウム、酸化イットリウムが好適である。
本実施形態の研磨材及び研磨用組成物は、金属酸化物を含有する研磨対象物を研磨する用途に用いることができる。金属酸化物は、金属若しくは半金属の酸化物又はこれらの複合酸化物であり、例えば、周期律表の第3、4、13族の元素から選ばれる1種以上の金属若しくは半金属の酸化物又はこれらの複合酸化物が挙げられる。具体的には、酸化ケイ素(シリカ)、酸化アルミニウム(アルミナ)、酸化チタン(チタニア)、酸化ジルコニウム(ジルコニア)、酸化ガリウム、酸化イットリウム(イットリア)、酸化ゲルマニウムの他、これらの複合酸化物があげられる。これらの金属酸化物の中では、特に酸化ケイ素、酸化アルミニウム(コランダムなど)、酸化ジルコニウム、酸化イットリウムが好適である。
なお、研磨対象物が含有する金属酸化物は、複数の金属又は半金属の酸化物の混合物であってもよいし、複数の複合酸化物の混合物であってもよいし、金属又は半金属の酸化物と複合酸化物との混合物であってもよい。また、研磨対象物が含有する金属酸化物は、金属若しくは半金属の酸化物又は複合酸化物と、それ以外の種類の材料(例えば金属、炭素、セラミック)との複合材料であってもよい。
さらに、研磨対象物が含有する金属酸化物は、単結晶、多結晶、焼結体(セラミック)等の形態であってもよい。金属酸化物がこのような形態である場合は、研磨対象物を、その全体が金属酸化物からなるものとすることができる。あるいは、研磨対象物が含有する金属酸化物は、純金属や合金を陽極酸化皮膜処理することによって形成される陽極酸化皮膜の形態であってもよい。すなわち、研磨対象物が含有する金属酸化物は、純金属や合金の陽極酸化皮膜のように、金属の表面に形成された、その金属自体が酸化した酸化物であってもよい。
金属酸化物がこのような形態である場合は、研磨対象物を、その一部分が金属酸化物からなり、その他の部分が他の材質からなるものとすることができる。金属酸化物が陽極酸化皮膜である場合は、研磨対象物は、その表面を含む一部分が金属酸化物からなり、その他の部分が純金属又は合金からなるものである。
陽極酸化皮膜の例としては、酸化アルミニウム、酸化チタン、酸化マグネシウム、又は酸化ジルコニウムで構成される皮膜があげられる。
陽極酸化皮膜の例としては、酸化アルミニウム、酸化チタン、酸化マグネシウム、又は酸化ジルコニウムで構成される皮膜があげられる。
また、金属酸化物とは異なる種類の材質(例えば金属、炭素、セラミック)の基材の表面に、溶射(例えばプラズマ溶射、フレーム溶射)、めっき、化学的蒸着(CVD)、物理的蒸着(PVD)等の皮膜処理によって皮膜を形成することにより、研磨対象物を構成してもよい。
溶射で形成される皮膜の例としては、酸化アルミニウム、酸化ジルコニウム、又は酸化イットリウムで構成される金属酸化物皮膜があげられる。
溶射で形成される皮膜の例としては、酸化アルミニウム、酸化ジルコニウム、又は酸化イットリウムで構成される金属酸化物皮膜があげられる。
めっきで形成される皮膜の例としては、亜鉛、ニッケル、クロム、錫、銅、又はその合金で構成される金属皮膜があげられる。
化学的蒸着で形成される皮膜の例としては、酸化ケイ素、酸化アルミニウム、又は窒化ケイ素で構成されるセラミック皮膜があげられる。
物理的蒸着で形成される皮膜の例としては、銅、クロム、チタン、銅合金、ニッケル合金、又は鉄合金で構成される金属皮膜があげられる。
化学的蒸着で形成される皮膜の例としては、酸化ケイ素、酸化アルミニウム、又は窒化ケイ素で構成されるセラミック皮膜があげられる。
物理的蒸着で形成される皮膜の例としては、銅、クロム、チタン、銅合金、ニッケル合金、又は鉄合金で構成される金属皮膜があげられる。
2.研磨材について
本実施形態の研磨材は、アルミナを含有する。アルミナには、α-アルミナ、β-アルミナ、γ-アルミナ、θ-アルミナ等の結晶形態が異なるものがあり、また、水和アルミナと呼ばれるアルミニウム化合物も存在する。研磨速度の観点からは、α-アルミナを主成分とする粒子を研磨材(砥粒)とし、この研磨材を含有する研磨用組成物を使用して研磨対象物の研磨を行うことが好ましい。
アルミナのα化率は、70%以上としてもよく、80%以上とすることが好ましく、90%以上とすることがより好ましい。アルミナのα化率は、X線回折測定による(113)面回折線の積分強度比から求めることができる。
本実施形態の研磨材は、アルミナを含有する。アルミナには、α-アルミナ、β-アルミナ、γ-アルミナ、θ-アルミナ等の結晶形態が異なるものがあり、また、水和アルミナと呼ばれるアルミニウム化合物も存在する。研磨速度の観点からは、α-アルミナを主成分とする粒子を研磨材(砥粒)とし、この研磨材を含有する研磨用組成物を使用して研磨対象物の研磨を行うことが好ましい。
アルミナのα化率は、70%以上としてもよく、80%以上とすることが好ましく、90%以上とすることがより好ましい。アルミナのα化率は、X線回折測定による(113)面回折線の積分強度比から求めることができる。
また、アルミナのBET比表面積は、5m2/g以上50m2/g以下としてもよく、15m2/g以上25m2/g以下とすることが好ましい。アルミナのBET比表面積が小さすぎると、うねりが除去できず平滑な面が得られないおそれがあり、大きすぎると十分な研磨速度を得られないおそれがある。アルミナのBET比表面積は、マイクロメリテックス社製の“Flow Sorb II 2300”を用いて測定することができる。比表面積を測定する際にアルミナに吸着させるガスとしては、窒素、アルゴン、クリプトン等があげられる。
さらに、アルミナの平均2次粒子径である体積基準の積算粒子径分布における50%粒子径(以下「D50」と記すこともある)は、0.15μm以上0.35μm以下であり、好ましくは0.16μm以上0.31μm以下であり、より好ましくは0.25μm以上0.29μm以下であり、さらに好ましくは0.26μm以上0.27μm以下である。
また、アルミナの体積基準の積算粒子径分布における10%粒子径(以下「D10」と記すこともある)は、50%粒子径未満で且つ0.10μm以上0.25μm以下であり、好ましくは50%粒子径未満で且つ0.13μm以上0.23μm以下であり、より好ましくは50%粒子径未満で且つ0.18μm以上0.20μm以下であり、さらに好ましくは50%粒子径未満で且つ0.19μm以上0.20μm以下である。
さらに、アルミナの体積基準の積算粒子径分布における90%粒子径(以下「D90」と記すこともある)は、50%粒子径超過で且つ0.18μm以上0.45μm以下であり、好ましくは50%粒子径超過で且つ0.20μm以上0.42μm以下であり、より好ましくは50%粒子径超過で且つ0.35μm以上0.39μm以下であり、さらに好ましくは50%粒子径超過で且つ0.36μm以上0.37μm以下である。
アルミナの上記粒子径が小さすぎると十分な研磨速度を得られないおそれがあり、大きすぎるとうねりが除去できず平滑な面が得られないおそれがある。
また、D50に対するD90の比率(D90/D50)は、1.1以上2.5以下としてもよく、好ましくは1.1以上1.7以下、より好ましくは1.2以上1.5以下である。
また、D50に対するD90の比率(D90/D50)は、1.1以上2.5以下としてもよく、好ましくは1.1以上1.7以下、より好ましくは1.2以上1.5以下である。
さらに、D10に対するD90の比率(D90/D10)は、1.2以上6.5以下としてもよく、好ましくは1.3以上2.5以下、より好ましくは1.7以上2.1以下である。
さらに、D10に対するD50の比率(D50/D10)は、1.1以上2.0以下としてもよく、好ましくは1.1以上1.8以下、より好ましくは1.2以上1.6以下である。
さらに、D10に対するD50の比率(D50/D10)は、1.1以上2.0以下としてもよく、好ましくは1.1以上1.8以下、より好ましくは1.2以上1.6以下である。
これらの比率が小さすぎるとアルミナの製造コストが高くなる場合があり、大きすぎると研磨対象物の表面にスクラッチが生じるおそれがある。
なお、D10、D50、D90とは、体積基準の積算粒子径分布において小粒径側からの積算度数がそれぞれ10%、50%、90%となる粒子径である。これらD10、D50、D90は、レーザー回折/散乱式粒子径分布測定装置(例えば、株式会社堀場製作所製の“LA-950”)を用いて測定することができる。
なお、D10、D50、D90とは、体積基準の積算粒子径分布において小粒径側からの積算度数がそれぞれ10%、50%、90%となる粒子径である。これらD10、D50、D90は、レーザー回折/散乱式粒子径分布測定装置(例えば、株式会社堀場製作所製の“LA-950”)を用いて測定することができる。
さらに、本実施形態の研磨用組成物中の研磨材の含有量は0.5質量%以上40質量%以下としてもよく、好ましくは1質量%以上20質量%以下である。研磨材の含有量が少なすぎると十分な研磨速度が得られないおそれがあり、多すぎると研磨用組成物が高コストとなるおそれがある。
3.研磨用組成物について
本実施形態の研磨用組成物は、上記本実施形態の研磨材を含有し、そのpHは7以下である。本実施形態の研磨用組成物は、研磨材の他、所望により液状媒体や添加剤を含有していてもよい。

3-1 液状媒体について
本実施形態の研磨用組成物は、研磨材を分散させ他の成分を分散又は溶解する分散媒又は溶媒としての液状媒体を含有してスラリー状をなしていてもよい。液状媒体としては、水が好ましく、他の成分の作用を阻害することを抑制するという観点から、不純物をできる限り含有しない水が好ましい。具体的には、イオン交換樹脂にて不純物イオンを除去した後、フィルタを通して異物を除去した純水や超純水、又は蒸留水が好ましい。
本実施形態の研磨用組成物は、研磨材を分散させ他の成分を分散又は溶解する分散媒又は溶媒としての液状媒体を含有してスラリー状をなしていてもよい。液状媒体としては、水が好ましく、他の成分の作用を阻害することを抑制するという観点から、不純物をできる限り含有しない水が好ましい。具体的には、イオン交換樹脂にて不純物イオンを除去した後、フィルタを通して異物を除去した純水や超純水、又は蒸留水が好ましい。
3-2 pH及びpH調整剤について
本実施形態の研磨用組成物のpHは7.0以下であり、好ましくは4.0以下である。また、本実施形態の研磨用組成物のpHは2.0以上であることが好ましい。pHが上記の範囲内にある場合は、研磨速度が優れている。また、pHが上記範囲内にある研磨用組成物は安全性が高いため、安全に取り扱うことができる。
本実施形態の研磨用組成物のpHは7.0以下であり、好ましくは4.0以下である。また、本実施形態の研磨用組成物のpHは2.0以上であることが好ましい。pHが上記の範囲内にある場合は、研磨速度が優れている。また、pHが上記範囲内にある研磨用組成物は安全性が高いため、安全に取り扱うことができる。
本実施形態の研磨用組成物のpHの調整は、添加剤であるpH調整剤によって行ってもよい。pH調整剤は、研磨用組成物のpHを調整し、これにより、研磨対象物の研磨速度や研磨材の分散性等を制御することができる。pH調整剤は、1種を単独で用いてもよいし、2種以上を混合しても用いてもよい。
pH調整剤としては、公知の酸、塩基、又はそれらの塩を使用することができる。pH調整剤として使用できる酸の具体例としては、塩酸、硫酸、硝酸、フッ酸、ホウ酸、炭酸、次亜リン酸、亜リン酸、及びリン酸等の無機酸や、ギ酸、酢酸、プロピオン酸、酪酸、吉草酸、2-メチル酪酸、n-ヘキサン酸、3,3-ジメチル酪酸、2-エチル酪酸、4-メチルペンタン酸、n-ヘプタン酸、2-メチルヘキサン酸、n-オクタン酸、2-エチルヘキサン酸、安息香酸、グリコール酸、サリチル酸、グリセリン酸、シュウ酸、マロン酸、コハク酸、グルタル酸、アジピン酸、ピメリン酸、マレイン酸、フタル酸、リンゴ酸、酒石酸、クエン酸、乳酸、ジグリコール酸、2-フランカルボン酸、2,5-フランジカルボン酸、3-フランカルボン酸、2-テトラヒドロフランカルボン酸、メトキシ酢酸、メトキシフェニル酢酸、及びフェノキシ酢酸等の有機酸が挙げられる。
pH調整剤として無機酸を使用する場合は、硫酸、硝酸、塩酸、リン酸等が研磨速度向上の観点から好ましく、pH調整剤として有機酸を使用する場合は、グリコール酸、コハク酸、マレイン酸、クエン酸、酒石酸、リンゴ酸、グルコン酸、及びイタコン酸等が好ましい。
pH調整剤として使用できる塩基としては、脂肪族アミン、芳香族アミン等のアミン、水酸化第四アンモニウム等の有機塩基、水酸化カリウム等のアルカリ金属の水酸化物、アルカリ土類金属の水酸化物、及びアンモニア等が挙げられる。これらの塩基の中でも、入手容易性から水酸化カリウム、アンモニアが好ましい。
また、前記の酸の代わりに、又は前記の酸と組み合わせて、前記酸のアンモニウム塩やアルカリ金属塩等の塩をpH調整剤として用いてもよい。特に、弱酸と強塩基の塩、強酸と弱塩基の塩、又は弱酸と弱塩基の塩の場合には、pHの緩衝作用を期待することができ、さらに強酸と強塩基の塩の場合には、少量で、pHだけでなく電導度の調整が可能である。
pH調整剤の添加量は特に限定されるものではなく、研磨用組成物が所望のpHとなるように適宜調整すればよい。

3-3 その他の添加剤について
本実施形態の研磨用組成物は、その性能を向上させるために、必要に応じて、pH調整剤以外の添加剤をさらに含有してもよい。例えば、研磨用組成物は、錯化剤、エッチング剤、酸化剤等の研磨速度をさらに高める作用を有する添加剤を含有してもよい。また、研磨用組成物は、研磨対象物の表面や研磨材の表面に作用する水溶性重合体(共重合体やその塩、誘導体でもよい)を含有してもよい。さらに、研磨用組成物は、研磨材の分散性を向上させる分散剤や研磨材の凝集体の再分散を容易にする分散助剤のような添加剤を含有してもよい。さらに、研磨用組成物は、防腐剤、防黴剤、防錆剤のような公知の添加剤を含有してもよい。
本実施形態の研磨用組成物は、その性能を向上させるために、必要に応じて、pH調整剤以外の添加剤をさらに含有してもよい。例えば、研磨用組成物は、錯化剤、エッチング剤、酸化剤等の研磨速度をさらに高める作用を有する添加剤を含有してもよい。また、研磨用組成物は、研磨対象物の表面や研磨材の表面に作用する水溶性重合体(共重合体やその塩、誘導体でもよい)を含有してもよい。さらに、研磨用組成物は、研磨材の分散性を向上させる分散剤や研磨材の凝集体の再分散を容易にする分散助剤のような添加剤を含有してもよい。さらに、研磨用組成物は、防腐剤、防黴剤、防錆剤のような公知の添加剤を含有してもよい。
これらの各種添加剤は、研磨用組成物において通常添加できるものとして、多くの特許文献等において公知であり、添加剤の種類及び添加量は特に限定されるものではない。ただし、これらの添加剤を添加する場合の添加量は、研磨用組成物全体に対して、それぞれ1質量%未満であることが好ましく、それぞれ0.5質量%未満であることがより好ましい。これらの添加剤は、1種を単独で用いてもよいし、2種以上を併用してもよい。
錯化剤の例としては、無機酸、有機酸、アミノ酸、ニトリル化合物、及びキレート剤等が挙げられる。無機酸の具体例としては、硫酸、硝酸、ホウ酸、炭酸等が挙げられる。有機酸の具体例としては、ギ酸、酢酸、プロピオン酸、酪酸、吉草酸、2-メチル酪酸、n-ヘキサン酸、3,3-ジメチル酪酸、2-エチル酪酸、4-メチルペンタン酸、n-ヘプタン酸、2-メチルヘキサン酸、n-オクタン酸、2-エチルヘキサン酸、安息香酸、グリコール酸、サリチル酸、グリセリン酸、シュウ酸、マロン酸、コハク酸、グルタル酸、アジピン酸、ピメリン酸、マレイン酸、フタル酸、リンゴ酸、酒石酸、クエン酸、乳酸等が挙げられる。メタンスルホン酸、エタンスルホン酸、及びイセチオン酸等の有機硫酸も使用可能である。無機酸又は有機酸の代わりにあるいは無機酸又は有機酸と組み合わせて、無機酸又は有機酸のアルカリ金属塩等の塩を用いてもよい。これらの錯化剤の中でもグリシン、アラニン、リンゴ酸、酒石酸、クエン酸、グリコール酸、イセチオン酸、又はそれらの塩が好ましい。
キレート剤の例としては、グルコン酸等のカルボン酸系キレート剤や、エチレンジアミン、ジエチレントリアミン、トリメチルテトラアミン等のアミン系キレート剤や、エチレンジアミン四酢酸、ニトリロ三酢酸、ヒドロキシエチルエチレンジアミン三酢酸、トリエチレンテトラミン六酢酸、ジエチレントリアミン五酢酸等のポリアミノポリカルボン酸系キレート剤があげられる。また、2-アミノエチルホスホン酸、1-ヒドロキシエチリデン-1,1-ジホスホン酸、アミノトリ(メチレンホスホン酸)、エチレンジアミンテトラキス(メチレンホスホン酸)、ジエチレントリアミンペンタ(メチレンホスホン酸)、エタン-1,1-ジホスホン酸、エタン-1,1,2-トリホスホン酸、メタンヒドロキシホスホン酸、1-ホスホノブタン-2,3,4-トリカルボン酸等の有機ホスホン酸系キレート剤や、フェノール誘導体や、1,3-ジケトン等も、キレート剤の例として挙げることができる。
エッチング剤の例としては、硝酸、硫酸、塩酸、リン酸、フッ酸等の無機酸や、酢酸、クエン酸、酒石酸、メタンスルホン酸等の有機酸や、水酸化カリウム、水酸化ナトリウム、アンモニア等の無機アルカリや、アミン、第四級アンモニウム水酸化物等の有機アルカリ等が挙げられる。
酸化剤の例としては、過酸化水素、過酢酸、過炭酸塩、過酸化尿素、過塩素酸塩、過硫酸塩、硝酸、過マンガン酸カリウム等が挙げられる。
酸化剤の例としては、過酸化水素、過酢酸、過炭酸塩、過酸化尿素、過塩素酸塩、過硫酸塩、硝酸、過マンガン酸カリウム等が挙げられる。
水溶性重合体(共重合体やその塩、誘導体でもよい)の例としては、ポリアクリル酸塩等のポリカルボン酸や、ポリホスホン酸や、ポリスチレンスルホン酸等のポリスルホン酸や、キタンサンガム、アルギン酸ナトリウム等の多糖類や、ヒドロキシエチルセルロース、カルボキシメチルセルロース等のセルロース誘導体が挙げられる。また、ポリエチレングリコール、ポリビニルアルコール、ポリビニルピロリドン、ソルビタンモノオレエート、単一種又は複数種のオキシアルキレン単位を有するオキシアルキレン系重合体等も、水溶性重合体の例として挙げることができる。
分散助剤の例としては、ピロリン酸塩や、ヘキサメタリン酸塩等の縮合リン酸塩等が挙げられる。防腐剤の例としては、次亜塩素酸ナトリウム等が挙げられる。防黴剤の例としては、オキサゾリジン-2,5-ジオン等のオキサゾリン等が挙げられる。
防食剤の例としては、界面活性剤、アルコール類、高分子、樹脂、アミン類、ピリジン類、テトラフェニルホスホニウム塩、ベンゾトリアゾール類、トリアゾール類、テトラゾール類、安息香酸等が挙げられる。

界面活性剤としては、ノニオン性界面活性剤、アニオン性界面活性剤、カチオン性界面活性剤、両性界面活性剤が挙げられる。ノニオン性界面活性剤としては、エーテル型、エーテルエステル型、エステル型、含窒素型が挙げられ、アニオン性界面活性剤としては、カルボン酸塩、スルホン酸塩、硫酸エステル塩、リン酸エステル塩が挙げられる。また、カチオン性界面活性剤としては、脂肪族アミン塩、脂肪族四級アンモニウム塩、塩化ベンザルコニウム塩、塩化ベンゼトニウム、ピリジニウム塩、イミダゾリニウム塩が挙げられ、両性界面活性剤としては、カルボキシベタイン型、アミノカルボン酸塩、イミダゾリニウムベタイン、レシチン、アルキルアミンオキサイドが挙げられる。
防腐剤の例としては、次亜塩素酸ナトリウム等があげられる。また、防黴剤の例としては、オキサゾリジン-2,5-ジオン等のオキサゾリン等があげられる。

4.研磨用組成物の製造方法について
本実施形態の研磨用組成物の製造方法は特に限定されるものではなく、アルミナと、所望により各種添加剤とを、水等の液状溶媒中で撹拌、混合することによって製造することができる。例えば、アルミナと、pH調整剤等の各種添加剤とを、水中で撹拌、混合することによって製造することができる。各成分を混合する際の温度は特に限定されるものではないが、10℃以上40℃以下が好ましく、溶解速度を向上させるために加熱してもよい。また、混合時間も特に限定されない。
本実施形態の研磨用組成物の製造方法は特に限定されるものではなく、アルミナと、所望により各種添加剤とを、水等の液状溶媒中で撹拌、混合することによって製造することができる。例えば、アルミナと、pH調整剤等の各種添加剤とを、水中で撹拌、混合することによって製造することができる。各成分を混合する際の温度は特に限定されるものではないが、10℃以上40℃以下が好ましく、溶解速度を向上させるために加熱してもよい。また、混合時間も特に限定されない。
本実施形態の研磨用組成物は、一剤型であってもよいし、二剤型以上の多剤型であってもよい。また、研磨用組成物の供給経路を複数有する研磨装置を用いて研磨対象物の研磨を行う場合であれば、以下のようにして研磨を行ってもよい。すなわち、研磨用組成物の原料となる原料組成物を予め複数調製しておき、それら複数の原料組成物を供給経路を介して研磨装置内に供給し、研磨装置内でそれら複数の原料組成物が混合されて研磨用組成物を形成するようにして研磨を行ってもよい。
本実施形態の研磨用組成物は、研磨用組成物の原液を水で希釈することにより調製されてもよい。研磨用組成物が二剤型である場合には、研磨用組成物の原料となる二つの原料組成物の混合と希釈の順序は任意である。例えば、一方の原料組成物を水で希釈した後、他方の原料組成物と混合してもよいし、両方の原料組成物の混合と水での希釈を同時に行ってもよいし、あるいは、両方の原料組成物を混合した後に水で希釈してもよい。
5.研磨装置及び研磨方法について
本実施形態の研磨用組成物は、例えば、金属酸化物の結晶からなる研磨対象物の研磨で通常に用いられる研磨装置及び研磨条件で使用することができる。研磨装置としては、一般的な片面研磨装置や両面研磨装置が使用可能である。片面研磨装置を用いて研磨する場合には、キャリアと呼ばれる保持具を用いて研磨対象物を保持し、研磨用組成物を供給しながら、研磨パッドが貼付された定盤を研磨対象物の片面に押しつけ、定盤を回転させることにより研磨対象物の片面を研磨する。両面研磨装置を用いて研磨する場合には、キャリアを用いて研磨対象物を保持し、研磨用組成物を供給しながら、研磨パッドが貼付された定盤を研磨対象物の両面に押しつけ、研磨パッドと研磨対象物を相反する方向に回転させることにより研磨対象物の両面を研磨する。いずれの研磨装置を用いた場合でも、研磨パッド及び研磨用組成物と研磨対象物との間の摩擦による物理的作用と、研磨用組成物が研磨対象物にもたらす化学的作用によって、研磨対象物は研磨される。
本実施形態の研磨用組成物は、例えば、金属酸化物の結晶からなる研磨対象物の研磨で通常に用いられる研磨装置及び研磨条件で使用することができる。研磨装置としては、一般的な片面研磨装置や両面研磨装置が使用可能である。片面研磨装置を用いて研磨する場合には、キャリアと呼ばれる保持具を用いて研磨対象物を保持し、研磨用組成物を供給しながら、研磨パッドが貼付された定盤を研磨対象物の片面に押しつけ、定盤を回転させることにより研磨対象物の片面を研磨する。両面研磨装置を用いて研磨する場合には、キャリアを用いて研磨対象物を保持し、研磨用組成物を供給しながら、研磨パッドが貼付された定盤を研磨対象物の両面に押しつけ、研磨パッドと研磨対象物を相反する方向に回転させることにより研磨対象物の両面を研磨する。いずれの研磨装置を用いた場合でも、研磨パッド及び研磨用組成物と研磨対象物との間の摩擦による物理的作用と、研磨用組成物が研磨対象物にもたらす化学的作用によって、研磨対象物は研磨される。
研磨条件のうち研磨荷重(研磨時に研磨対象物に負荷する圧力)については特に限定されないが、一般に研磨荷重が大きいほど研磨材と研磨対象物との間の摩擦力が高くなる。その結果、機械的加工特性が向上し、研磨速度が上昇する。研磨荷重は2kPa(20gf/cm2)以上98kPa(1000gf/cm2)以下であることが好ましく、より好ましくは3kPa(30gf/cm2)以上78kPa(800gf/cm2)以下、さらに好ましくは3kPa(30gf/cm2)以上59kPa(600gf/cm2)以下である。研磨荷重が上記の範囲内にある場合は、十分に高い研磨速度が発揮されることに加えて、研磨対象物の破損や表面欠陥の発生を低減することができる。
また、研磨条件のうち線速度(研磨時の研磨パッドと研磨対象物との相対速度)は、一般に、研磨パッドの回転速度、キャリアの回転速度、研磨対象物の大きさ、研磨対象物の数等の影響を受ける。線速度が大きい場合は、研磨対象物に研磨材が接触する頻度が高くなるため、研磨対象物と研磨材との間に働く摩擦力が大きくなり、研磨対象物に対する機械的研磨作用が大きくなる。また、摩擦によって発生する熱が、研磨用組成物による化学的研磨作用を高めることがある。
線速度は特に限定されないが、10m/分以上300m/分以下であることが好ましく、より好ましくは30m/分以上250m/分以下である。線速度が上記の範囲内にある場合は、十分に高い研磨速度が達成されることに加えて、研磨対象物に対し適度な摩擦力を付与することができる。一方で、研磨パッドと研磨対象物との間に直接発生する摩擦は、研磨に寄与しないため、極力小さいことが好ましい。
さらに、研磨条件のうち研磨用組成物の供給速度は、研磨対象物の種類や、研磨装置の種類や、他の研磨条件に依存するが、研磨用組成物が研磨対象物及び研磨パッドの全体に均一に供給されるのに十分な供給速度であることが好ましい。
研磨パッドの種類は特に限定されるものではなく、材質、厚さ、硬度等の物性が種々異なるものを用いることができる。例えば、ポリウレタンタイプ、不織布タイプ、スウェードタイプ等の種々の材質の研磨パッドを用いることができる。また、砥粒を含む研磨パッド、砥粒を含まない研磨パッドのいずれの研磨パッドも用いることができる。
研磨パッドの種類は特に限定されるものではなく、材質、厚さ、硬度等の物性が種々異なるものを用いることができる。例えば、ポリウレタンタイプ、不織布タイプ、スウェードタイプ等の種々の材質の研磨パッドを用いることができる。また、砥粒を含む研磨パッド、砥粒を含まない研磨パッドのいずれの研磨パッドも用いることができる。
さらに、本実施形態の研磨用組成物は、研磨対象物の研磨に使用された後に回収し、研磨対象物の研磨に再使用することができる。研磨用組成物を再使用する方法の一例としては、研磨装置から排出された使用済みの研磨用組成物をタンクに回収し、タンク内から再度研磨装置内へ循環させて研磨に使用する方法が挙げられる。研磨用組成物を循環使用すれば、廃液として排出される研磨用組成物の量を減らすことができるので、環境負荷を低減することができる。また、使用する研磨用組成物の量を減らすことができるので、研磨対象物の研磨に要する製造コストを抑制することができる。
本実施形態の研磨用組成物を再使用する際には、研磨に使用したことにより消費、損失された研磨材、添加剤等の一部又は全部を、組成調整剤として添加した上で再使用するとよい。研磨材、添加剤等を任意の混合比率で混合したものを組成調整剤として用いてもよいし、研磨材、添加剤等をそのまま単独で組成調整剤として用いてもよい。組成調整剤を追加で添加することにより、研磨用組成物が再使用されるのに好適な組成に調整され、好適な研磨を行うことができる。組成調整剤に含有される研磨材、添加剤の濃度は任意であり、特に限定されず、タンクの大きさや研磨条件に応じて適宜調整すればよい。
〔実施例〕
以下に実施例及び比較例を示し、本発明をさらに具体的に説明する。
まず、アルミナ粒子、pH調整剤(クエン酸)、水溶性重合体(ポリアクリル酸ナトリウム)、及び純水を混合して、13種の研磨用組成物を製造した。研磨用組成物中の各成分の含有量は表1に記載の通りであり、残部は純水である。アルミナ粒子としては、性状(α化率、D10、D50、D90、比表面積)が異なる7種のうちのいずれかを使用した。アルミナ粒子のα化率、D10、D50、D90、比表面積は、表1に記載の通りである。また、各研磨用組成物のpHは、表1に記載の通りである。
以下に実施例及び比較例を示し、本発明をさらに具体的に説明する。
まず、アルミナ粒子、pH調整剤(クエン酸)、水溶性重合体(ポリアクリル酸ナトリウム)、及び純水を混合して、13種の研磨用組成物を製造した。研磨用組成物中の各成分の含有量は表1に記載の通りであり、残部は純水である。アルミナ粒子としては、性状(α化率、D10、D50、D90、比表面積)が異なる7種のうちのいずれかを使用した。アルミナ粒子のα化率、D10、D50、D90、比表面積は、表1に記載の通りである。また、各研磨用組成物のpHは、表1に記載の通りである。
なお、アルミナ粒子のα化率は、株式会社リガク製のX線回折装置Ultima IVを使用して測定した(113)面回折線の積分強度比より算出した。また、アルミナ粒子のD10、D50、D90は、株式会社堀場製作所製のレーザー回折/散乱式粒子径分布測定装置LA-950を使用して測定した。さらに、アルミナ粒子のBET比表面積は、マイクロメリテックス社製の比表面積測定装置Flow Sorb II 2300を使用して測定した。
次に、13種の研磨用組成物を使用して研磨対象物の研磨を行い、研磨速度、被研磨面の表面粗さRz、及び被研磨面のヘイズを測定した。研磨対象物は、7000番台アルミニウム合金製の基板(一辺32mmの正方形状)、陽極酸化皮膜を有するアルミニウム製の基板(一辺60mmの正方形状)、SUS304製の基板(直径25mmの円形状)、SUS316L製の基板(一辺45mmの正方形状)のうちのいずれかを使用した。研磨用組成物と基板との種類の組み合わせは、表1に示す通りである。
研磨条件は以下の通りである。

研磨パッド:ポリウレタン製研磨パッド
研磨荷重:17.1kPa(175gf/cm2)
定盤の回転速度:90min-1
研磨速度(線速度):71.5m/分
研磨時間:15分
研磨用組成物の供給速度:26mL/分
<7000番台アルミニウム合金製の基板の研磨条件>
研磨装置:片面研磨装置(定盤の直径:380mm)
研磨パッド:ポリウレタン製研磨パッド
研磨荷重:17.1kPa(175gf/cm2)
定盤の回転速度:90min-1
研磨速度(線速度):71.5m/分
研磨時間:15分
研磨用組成物の供給速度:26mL/分
<陽極酸化皮膜を有するアルミニウム製の基板の研磨条件>
研磨装置:片面研磨装置(定盤の直径:65mm)
研磨パッド:ポリウレタン製研磨パッド
研磨荷重:3.7kPa(38gf/cm2)
定盤の回転速度:1000min-1
研磨速度(線速度):108m/分
研磨時間:5分
研磨用組成物の供給速度:15mL/分
研磨装置:片面研磨装置(定盤の直径:65mm)
研磨パッド:ポリウレタン製研磨パッド

研磨速度(線速度):57.3m/分
研磨時間:10分
研磨用組成物の供給速度:35mL/分
研磨速度、被研磨面の表面粗さRz、及び被研磨面のヘイズの測定方法は、以下の通りである。研磨速度は、研磨前後の基板の質量を測定し、その差から算出した。
研磨対象物の被研磨面の表面粗さRzは、7000番台アルミニウム合金製の基板とSUS304製の基板については、Zygo社製の表面形状測定機 ZYGO New View 5032で測定し、陽極酸化皮膜を有するアルミニウム製の基板については、株式会社東京精密製の触針式表面粗さ形状測定機 SURFCOM 1500DXで測定し、SUS316L製の基板については、株式会社キーエンス製の表面形状測定機 VK-X200で測定した。
研磨対象物の被研磨面の表面粗さRzは、7000番台アルミニウム合金製の基板とSUS304製の基板については、Zygo社製の表面形状測定機 ZYGO New View 5032で測定し、陽極酸化皮膜を有するアルミニウム製の基板については、株式会社東京精密製の触針式表面粗さ形状測定機 SURFCOM 1500DXで測定し、SUS316L製の基板については、株式会社キーエンス製の表面形状測定機 VK-X200で測定した。
研磨対象物の被研磨面のヘイズについては、研磨後の基板を蛍光灯照明下にて目視にて確認し、白濁欠陥が生じている部分が基板表面の面積の10%未満であった場合は「ヘイズなし」と評価し、白濁欠陥が生じている部分が基板表面の面積の10%以上であった場合は「ヘイズあり」と評価した。
結果を表1に示す。なお、7000番台アルミニウム合金製の基板とSUS304製の基板とSUS316L製の基板については、それぞれ3枚の基板を研磨し、研磨速度及び表面粗さRzは3枚の基板の結果の平均値を表1に示した。陽極酸化皮膜を有するアルミニウム製の基板については、1枚の基板を研磨し、その基板の研磨速度及び表面粗さRzを表1に示した。
表1に示す結果から分かるように、実施例1~4は、基板の表面が十分な研磨速度で研磨されているとともに、表面粗さRz及びヘイズも良好であった。また、実施例5は、pHが7.0超過の例であるが、基板の表面が十分な研磨速度で研磨されていた。これに対して、比較例1~8は、研磨速度は十分であるものの、表面粗さRz及びヘイズの一方又は両方が不良であった。
Claims (9)
- 合金及び金属酸化物の少なくとも一方を含有する研磨対象物の研磨に使用され、α化率が80%以上で且つ体積基準の積算粒子径分布における50%粒子径が0.15μm以上0.35μm以下であるアルミナを含有する研磨材。
- 前記アルミナのBET比表面積が15m2/g以上25m2/g以下である請求項1に記載の研磨材。
- 前記アルミナの体積基準の積算粒子径分布における10%粒子径が、前記50%粒子径未満で且つ0.10μm以上0.25μm以下である請求項1又は請求項2に記載の研磨材。
- 前記アルミナの体積基準の積算粒子径分布における90%粒子径が、前記50%粒子径超過で且つ0.20μm以上0.45μm以下である請求項1~3のいずれか一項に記載の研磨材。
- 請求項1~4のいずれか一項に記載の研磨材を含有し、pHが7以下である研磨用組成物。
- 請求項5に記載の研磨用組成物を用いて、合金及び金属酸化物の少なくとも一方を含有する研磨対象物を研磨する研磨方法。
- 前記研磨対象物は、その表面を含む一部分が金属酸化物からなり、その他の部分が合金からなる請求項6に記載の研磨方法。
- 前記合金がアルミニウム、チタン、鉄、及びマグネシウムの少なくとも1種を含有する請求項6又は請求項7に記載の研磨方法。
- 前記金属酸化物が酸化ケイ素、酸化アルミニウム、及び酸化ジルコニウムの少なくとも1種を含有する請求項6又は請求項7に記載の研磨方法。
