Abstract
Description
また本発明は、フレキシブルデバイス用基板用基材及びその製造方法に関するものであり、より詳細には、ガラス層との密着性に優れていると共に、形成されるガラス層の表面欠陥を低減可能なフレキシブルデバイス用基板用基材及びその製造方法に関する。
更に本発明は、ビスマス系無鉛ガラス組成物に関するものであり、より詳細には、ブツやはじきの発生が有効に防止され、表面平滑性に優れたガラス層を形成可能なビスマス系無鉛ガラス組成物に関する。
下記特許文献1には、プラスチックフィルム基材上に、透明導電層、有機発光媒体層、陰極層を順次積層し、接着層を介して金属箔が積層された有機EL素子の構造が提案されているが、かかるプラスチックフィルム基材は水分バリア性の点で満足するものではない。
また下記特許文献2には、ステンレス基材上にポリイミド樹脂から成る平坦化層を設けたフレキシブルデバイス用基板が提案されているが、ポリイミド樹脂の吸水性が高いことから、やはり水分バリア性の点で満足するものではない。
更に下記特許文献3には、ステンレス基材上にシリカ系ガラスを製膜したフレキシブル太陽電池基板が提案されているが、シリカ系ガラスは一般にステンレスに比べて熱膨張係数が小さく、ステンレス基材に対する密着性に欠けると共に、シリカ系ガラスは曲げ加工や衝撃に弱いという問題を有している。
また薄膜電気回路やフレキシブルディスプレイの基板として利用可能なガラス基板も種々提案されているが(特許文献4等)、ガラス基板はひねりなどの曲げに弱いという特徴があり、フレキシブルデバイス用基板としてより強度の高いものが望まれている。
本発明者等は、ガラス層表面に形成されるこれらの微小欠陥についてその発生原因を研究した結果、ガラス層表面に形成されるこれらの微小欠陥は、ガラスからの結晶の発生や、気泡の破裂痕等を原因として形成され、特にはじきは気泡の破裂痕やガラスの結晶化などによるガラス層の乱れを基点とした表面張力の影響により発生することが分かった。
本発明の他の目的は、ガラス層の密着性に優れていると共に、形成されるガラス層表面のはじき等の表面欠陥の発生を有効に抑制可能なフレキシブルデバイス用基板用基材及びその製造方法を提供することである。
本発明の更に他の目的は、水分バリア性及び金属基板との密着性に優れていると共に、ブツやはじきの発生が有効に抑制された、表面平滑性に優れたガラス層を形成可能なビスマス系無鉛ガラス組成物を提供することである。
1.前記ビスマス系ガラスが、SiO2及び/又はAl2O3を含有し、SiO2の含有量が0~2重量%、Al2O3の含有量が0~1重量%の量(SiO2及びAl2O3の両方がゼロの場合を含まない)であること、
2.前記ビスマス系ガラスが、CuO及び/又はNiOを含有し、CuOの含有量が0~2重量%、NiOの含有量が0~2重量%の量(CuO及びNiOの両方がゼロの場合を含まない)であること、
3.前記ビスマス系ガラスが、Y2O3、ZrO2、La2O3、CeO2、TiO2、CoO、Fe2O3の何れかを1.5重量%以下(ゼロを含まない)の量で含有すること、
4.前記酸化物膜の表面の算術平均粗さ(Ra)が、30~100nmの範囲にあること、
5.前記酸化物膜の表面の最大高さ粗さ(Rz)が、420~900nmの範囲にあること、
6.前記酸化物膜の厚みが、40~1200nmの範囲にあること、
7.前記ガラス層の厚みが、2~45μmであること、
8.前記ニッケルめっき層表層又はニッケル系基材表層に、鉄が存在すること、
9.前記ニッケルめっき層表層又はニッケル系基材表層に存在する鉄のうち、金属鉄が3atomic%以下であること、
10.前記ニッケルめっき層表層又はニッケル系基材表層における酸素の割合が30atomic%以上であること、
11.前記ニッケルめっき層表層又はニッケル系基材表層に存在するニッケルのうち、金属ニッケルの割合が20atomic%以下であること、
12.前記ガラス層の厚み方向の任意の面における酸素量を100%とした場合に、前記ガラス層とニッケルめっき層又はニッケル系基材との界面における酸素量が80%以上であること、
13.前記ガラス層の表面に、電極層形成のための下地となる層が形成されており、該下地層が、ニッケル又は酸化インジウム錫から成ること、
が好適である。
本発明の上記フレキシルブルデバイス基板においては、上記下地層が、ニッケル,酸化インジウム錫,銀,金,銅,マグネシウム-銀,金-銅,銀-銅,酸化亜鉛,コバルト,パラジウムの何れかから成ることが好適である。
本発明のフレキシブルデバイス用基板の製造方法においては、
1.前記酸化物膜形成工程において、ニッケルめっき層又はニッケル系基材表面を、550~900℃の温度で焼成すること、
2.前記ガラス層形成工程において、ニッケルめっき層上、又はニッケル系基材上に塗工されたビスマス系ガラス組成物を、550~900℃の温度で10~300秒間焼成すること、
が好適である。
1.前記酸化物膜の算術平均粗さ(Ra)が、30~100nmの範囲にあること、
2.前記酸化物膜の表面の最大高さ粗さ(Rz)が、420~900nmの範囲にあること、
3.前記酸化物膜の厚みが、40~1200nmの範囲にあること、
4.前記酸化物膜の厚みが、500~1000nmの範囲にあること、
5.前記ニッケルめっき層の表層又はニッケル系基材表層に、鉄が存在すること、
6.前記ニッケルめっき層の表層又はニッケル系基材表層に存在する鉄のうち、金属鉄が3atomic%以下であること、
7.前記ニッケルめっき層表層又はニッケル系基材表層における酸素の割合が30atomic%以上であること、
8.前記ニッケルめっき層表層又はニッケル系基材表層に存在するニッケルのうち、金属ニッケルの割合が20atomic%以下であること、
が好適である。
本発明のビスマス系無鉛ガラス組成物においては、
1.SiO2及び/又はAl2O3を含有し、SiO2の含有量が0~2重量%、Al2O3の含有量が0~1重量%の量(SiO2及びAl2O3の両方がゼロの場合を含まない)であること、
2.CuO及び/又はNiOを含有し、CuOの含有量が0~2重量%、NiOの含有量が0~2重量%の量(CuO及びNiOの両方がゼロの場合を含まない)であること、
3.Y2O3、ZrO2、La2O3、CeO2、TiO2、CoO、Fe2O3の何れかを1.5重量%以下(ゼロを含まない)の量で含有すること、
が好適である。
また本発明においては、密な構造で水分の透過を完全に防ぐことが可能なガラス層を有していることから、水分バリア性にも優れており、有機EL関連用の基板として有効に使用できる。
更に、ガラス層の上に電極層形成のための下地となる下地層が形成されていることにより、電極層のフレキシブルデバイス用基板との密着性が向上し、電極層の剥離を有効に防止することができる。
更にまた本発明のフレキシブルデバイス用基板の製造方法によれば、表面欠陥のないフレキシブルデバイス用基板を連続的に製造することができ、生産性及び経済性にも優れている。
また、酸化物膜表面に凹凸が形成されていることにより、ガラス層形成時のガラスの引き拡がりを抑制できることから、ガラス層の表面のはじきの発生を有効に抑制することができる。
更に本発明のフレキシブルデバイス用基板用基材の製造方法によれば、ニッケルめっき金属基材又はニッケル系基材を酸素含有雰囲気中で仮焼することにより、ニッケルめっき層表面又はニッケル系基材表面に上記機能を有する酸化物膜を形成することが可能であり、その結果、表面欠陥のないガラス層を形成可能な、表面に凹凸を有する酸化物膜を容易且つ連続的に製造することができ、生産性及び経済性にも優れている。
しかも金属基材との密着性に優れていると共に、薄層でもブツやはじきの発生がないことから、フレキシブルデバイス用基板などの有機EL関連用の基板に好適に使用できる。
また本発明のビスマス系無鉛ガラス組成物は、密な構造で水分の透過を完全に防ぐことが可能であることから、金属基板を用いた電子デバイス用の絶縁層として優れた水分バリア性を発現することが可能である。
本発明のフレキシブルデバイス用基板用基材は、金属基材の少なくとも一方の表面にニッケルめっき層が形成されて成るニッケルめっき金属基材又はニッケル系基材であって、前記ニッケルめっき層表面又はニッケル系基材表面には、表面に凹凸を有する酸化物膜が形成されていることが重要な特徴である。
図1は、金属基材10の表面にニッケルめっき層11が形成されたニッケルめっき金属基材を用いた、本発明のフレキシブルデバイス用基板用基材の断面構造を示す図であり、ニッケルめっき層11の表面に、酸化物膜12が形成されており、この酸化物膜12の表面が凹凸12aに形成されている。
本発明のフレキシブルデバイス用基板用基材に用いられる、ニッケルめっき層を形成する金属基材としては、これに限定されないが、鉄、ステンレス、チタン、アルミニウム、銅等を使用することができ、熱膨張係数が8×10-6~25×10-6/℃、特に10×10-6~20×10-6/℃の範囲にあるものを使用することが好ましい。
また本発明においては、ニッケルめっき層を形成することなく、金属基材自体をニッケル系基材、すなわち、純ニッケル板又はニッケル合金板とすることもできる。ニッケル合金板において、ニッケルと合金可能な金属としては、鉄(Fe)、銅(Cu)、クロム(Cr)を用いることができる。
金属基材又はニッケル系基材の厚みは、10~200μm、特に20~100μmの範囲にあることが好適であり、これにより十分なフレキシブル性を得ることができる。
本発明のフレキシブルデバイス用基板用基材において、金属基材表面に形成されるニッケルめっき層は、ニッケルめっきによって形成される層であり、後述するように電解めっき又は無電解めっきの何れであってもよい。ニッケルめっき層は、図1に示した例では、金属基材の一方の表面にのみ形成されていたが、もちろん金属基材の両面に形成されていてもよい。
ニッケルめっき層の厚みは、上記酸化物膜を含んだ値で0.1~10μm、特に0.5~5μmの範囲にあることが好適であり、上記範囲よりもニッケルめっき層の厚みが薄いと、上記範囲にある場合に比してガラス層の密着性が劣るようになり、一方、上記範囲よりもニッケルめっき層の厚みが厚くても更なる効果は期待できず、経済性に劣るようになる。
ニッケルめっき層は、金属基材との界面に合金層を有していてもよい。
前述したとおり、本発明においては、ニッケルめっき層又はニッケル系基材の表面に、表面が凹凸の酸化物膜が形成されていることが重要な特徴であり、この酸化物とガラスとが反応することにより密着層が形成され、ガラス層の密着性が向上される。従って、ニッケルめっき層又はニッケル系基材の表面に存在する金属ニッケルは20atomic%以下、特に18atomic%以下であることが好ましい。
酸化物膜は、ニッケルめっき層又はニッケル系基材の表面が後述する酸素含有雰囲気中で仮焼されることにより形成されるニッケル酸化物から少なくとも成るが、ニッケル酸化物と金属基材から拡散した金属の酸化物から成っていてもよい。
すなわち、金属素材として鋼板を用いた場合や、ニッケル系基材としてニッケル-鉄合金板を用いた場合には、ニッケルめっき層又はニッケル系基材の表面に鉄が存在することが望ましく、この表面に存在する鉄は酸化物として存在することにより、上記ニッケル酸化物と相俟ってガラス層の密着性をさらに向上できることから、ニッケルめっき層表層又はニッケル系基材表層に存在する鉄のうち金属鉄は3atomic%以下であることが好ましい。
尚、ニッケルめっき層又はニッケル系基材表面にガラス層を形成した場合、ニッケルめっき層又はニッケル系基材とガラス層の界面(以下、「(ニッケルめっき層/ガラス層)界面」ということがある)における酸素量は、後述するガラス層の厚み方向の任意の面(以下、「ガラス層内部」ということがある)における酸素量を100%とした場合に、80%以上、特に85~100%であることが好ましい。すなわち、ニッケルめっき層又はニッケル系基材がガラス層の界面において、ガラス層に存在する酸素量に近い酸素量を有していることにより、ニッケルめっき層又はニッケル系基材の表面はガラス層からのアンカー効果を受けていると考えられ、後述する実施例の結果からも明らかなように、界面における層間密着性が顕著に向上する。尚、ガラス層の厚み方向の任意の面とは、ニッケルめっき層又はニッケル系基材表面との界面付近や後述する下地層を形成するような表面付近を除いた外部の影響をほとんど受けることがなく、どの任意の面においてもガラス層の組成がほぼ同じであるガラス層の厚み方向の任意の面を意味する。
酸化物膜表面における凹凸(表面粗度)は、算術平均粗さ(Ra)が30~100nm、特に50~90nmの範囲にあり、最大高さ粗さ(Rz)が420~900nm、特に600~850nmの範囲にあるように形成されていることが望ましい。
またこの酸化物膜の厚みは、40~1200nm、好ましくは500~1000nm、より好ましくは500~900nmの範囲にあることが望ましい。上記範囲よりも酸化物膜の厚みが薄い場合には、上記範囲にある場合に比してニッケルめっき層又はニッケル系基材の表面改質が不十分になるおそれがあり、一方上記範囲よりも酸化物膜の厚みが厚い場合には、上記範囲にある場合に比してニッケルめっき層表層又はニッケル系基材表層の合金化が進みニッケルめっき層表層又はニッケル系基材表層が脆弱化されるおそれがあり、ニッケルめっき層表層又はニッケル系基材表層が剥離するおそれがある。
本発明のフレキシブルデバイス用基板用基材は、金属基材の少なくとも一方の表面にニッケルめっき層が形成されて成るニッケルめっき金属基材又はニッケル系基材を酸素含有雰囲気中で焼成することにより、ニッケルめっき層表面又はニッケル系基材表面に酸化物膜を形成する酸化物膜形成工程、を含む製造方法により製造することができる。
本発明のフレキシブルデバイス用基板用基板において、ニッケルめっき金属基材におけるニッケルめっき層の形成方法自体は従来公知の方法により行うことができる。
ニッケルめっき層形成工程においては、用いる金属基材によって処理方法が異なるが、金属基材として鋼板を使用する場合には、めっき処理に先立って、アルカリ電解等により脱脂を行い、水洗した後、硫酸浸漬等による酸洗等の従来公知の前処理を施す。
前処理が施された金属基材を、前述したとおり、電解めっき、無電解めっき等従来公知のめっき方法によってニッケルめっき層を形成することができる。連続生産性の観点から電解めっきによることが好ましい。ニッケルめっき浴は、ワット浴、スルファミン酸浴等一般に広く使用されている浴を公知の処方に従って、公知の電解条件で使用することができる。尚、ニッケルめっき層は前述したとおり、0.1~10μm、特に0.5~5μmの範囲の厚みとなるように形成されることが好ましい。
本発明のフレキシブルデバイス用基板用基材の製造方法においては、ニッケルめっき金属基材のニッケルめっき層表面又はニッケル系基材表面を酸素含有雰囲気中で仮焼することにより、ニッケルめっき層表面又はニッケル系基材表面に凹凸を有する酸化物膜を形成することが重要である。
仮焼条件は、前述した酸化物膜が形成される限り、特に限定されないが、仮焼温度が550~900℃、特に750~850℃の温度であることが好ましい。仮焼時間は、酸素含有雰囲気の酸素濃度、仮焼温度によって適宜変更することができるが、大気中で上記温度範囲で仮焼する場合には、上記仮焼温度で、5~120秒間仮焼することが好適である。酸化物膜は、前述したとおり、40~1200nm、好ましくは500~1000nm、より好ましくは500~900nmの範囲となるように形成されることが好ましい。
尚、本工程の酸化物膜形成のための焼成により、仮焼条件によっては、ニッケルめっき層或いはニッケル系基材の表面に合金層が形成される場合がある。
本発明のフレキシブルデバイス用基板用基材は、前述したとおり、絶縁層としてガラス層を有するフレキシブルデバイス用基板の基材として好適に用いることができる。
本発明のフレキシブルデバイス用基板用基材において、その表面に凹凸を有する酸化物膜上に形成可能なガラス層としては、従来より有機EL照明等の絶縁層或いは透明基板として使用されていたものを制限なく使用することができ、これに限定されないが、錫-リン酸系ガラス、ビスマス系ガラス、バナジウム系ガラス、鉛系ガラス等の低融点ガラスを例示することができる。これらの中でも、水分バリア性に優れ、金属基材との密着性に優れたビスマス系ガラスを好適に積層することができる。
ビスマス系ガラスとしては、軟化点温度が300~500℃の電気絶縁性を有するビスマス系ガラスが好適であり、特にガラス組成としてBi2O3を主成分(特に70重量%以上)含有するものが好ましい。
本発明のフレキシブルデバイス用基板用基材上に形成されたガラス層は、表面粗度(Ra)が10nm以下と平滑であり、はじきという表面欠陥もない。
本発明のフレキシブルデバイス用基板は、金属基材の少なくとも一方の表面にニッケルめっき層が形成されて成るニッケルめっき金属基材又はニッケル系基材と、前記ニッケルめっき層又はニッケル系基材の上に電気絶縁性を有するビスマス系ガラスが層状に形成されたガラス層とを有するフレキシブルデバイス用基板であって、前記ニッケルめっき層表面又はニッケル系基材表面には、表面に凹凸を有する酸化物膜が形成されていること、及び前記ビスマス系ガラスが、Bi2O3を70~84重量%、ZnOを10~12重量%、B2O3を6~12重量%の量で含有することを重要な特徴とする。
すなわち、本発明のフレキシブルデバイス用基板は、前述したフレキシブルデバイス用基板用基材のニッケルめっき層又はニッケル系基材の上に形成された凹凸表面を有する酸化物膜上に、絶縁層として、Bi2O3、ZnO、B2O3を含有するビスマス系ガラス組成物から成るガラス層を形成して成るものである。
図2は、金属基材10の表面にニッケルめっき層11が形成されたニッケルめっき金属基材(図1に示すフレキシブルデバイス用基板用基材1)を用いた、本発明のフレキシルブルデバイス用基板2の断面構造の一例を示す図であり、ニッケルめっき層11の表面にガラス層13が形成され、ニッケルめっき層11の表面に形成された酸化物膜12の表面が凹凸12aに形成されている。
ビスマス系ガラスは、優れた水分バリア性、及び金属基材との優れた密着性を有することは知られているが、本発明においては、このようなビスマス系ガラスにおいて、主成分たるBi2O3と共に、ZnO及びB2O3を必須の成分として含有し、且つこれらの成分の配合が共晶点周辺の範囲にあることにより、結晶化しにくいガラスネットワーク構造を形成でき、上述したニッケルめっき層との組み合わせと相俟って、ガラス表面にはじきの発生が有効に抑制されたフレキシブルデバイス用基板を提供することが可能になる。
上記ビスマス系ガラスは、Bi2O3が70~84重量%、ZnOが10~12重量%、B2O3が6~12重量%の量で含有されていることが重要であり、これらの成分が上記範囲にあることにより、ガラス層の結晶化が抑制され、はじきの発生が有効に抑制される。
また本発明のフレキシブルデバイス用基板に用いる上記ビスマス系ガラスは、上記必須成分に加えて、更にCuO及び/又はNiOが、CuOを0~2重量%、NiOを0~2重量%の量(CuO及びNiOの両方がゼロの場合を含まない)で含有されていることが好適であり、これらの少なくとも一方の成分が配合されていることにより、ニッケルめっき層との密着性が更に向上され、はじき抑制効果が更に改善される。
更に本発明のフレキシブルデバイス用基板に用いる上記ビスマス系ガラスは、上記必須成分に加えて、Y2O3、ZrO2、La2O3、CeO2、TiO2、CoO、Fe2O3の何れかを1.5重量%以下(ゼロを含まない)の量で含有することが好適であり、これにより、ガラスの耐久性を向上させることができ、また、フレキシブルデバイス用基板の反りを有効に防止することができる。尚、これらの成分は、複数種を組み合わせで使用することも可能であるが、その場合には、合計量が1.5重量%以下であることが好ましい。
本発明のフレキシブルデバイス用基板においては、ガラス層表面に直接アノード又はカソード等の電極層を形成することができるが、好適には図3に示すように、ガラス層13の表面に、ニッケル(Ni)、酸化インジウム錫(ITO)、銀(Ag)、金(Au)、銅(Cu)、マグネシウム-銀(MgAg)、金-銅(AuCu)、銀-銅(AgCu)、酸化亜鉛(ZnO)、コバルト(Co)、パラジウム(Pd)等から成る下地層14を形成することが、電極層の密着性の点から好ましい。
この下地層は、有機EL基板に使用されるアルミニウム(Al)、銀(Ag)、金(Au)やこれらの合金等から成るすべての電極層に対して優れた密着性を発現できるが、特にアルミニウム(Al)、銀(Ag)から成る電極層を形成する場合には、下地層は上記金属又は酸化金属等の中でもニッケル、酸化インジウム錫から成ることが好適である。
下地層の厚みは、5~100nmの範囲にあることが好ましい。上記範囲よりも薄い場合には、電極層の密着性を充分に向上することができないおそれがあり、一方上記範囲よりも厚くても更なる密着性の向上を期待できず、経済的に劣るだけである。
尚、この下地層は、フレキシブルデバイス用基板に用いられる電気絶縁性を有するビスマス系ガラス全般に対して優れた密着性を有していることから、前述した特定のビスマス系ガラスを用いた場合に限定されず、フレキシブルデバイス用基板において電極層を形成する場合に、この下地層を好適に使用することができる。
本発明のフレキシブルデバイス用基板は、金属基材の少なくとも一方の表面にニッケルめっき層が形成されて成るニッケルめっき金属基材又はニッケル系基材を酸素含有雰囲気中で焼成することにより、ニッケルめっき層表面又はニッケル系基材表面に酸化物膜を形成する酸化物膜形成工程前記酸化物膜上に、Bi2O3,ZnO,B2O3を含有するビスマス系ガラス層を形成するガラス層形成工程、を含む製造方法により製造することができる。
すなわち、本発明のフレキシブルデバイス用基板は、前述したフレキシブルデバイス用基板用基材の製造方法における、ニッケルめっき層形成工程、酸化物膜形成工程を経た後、後述するガラス層形成工程を経て形成される。
また上記ガラス層形成工程の後に、ガラス層の表面に、ニッケル、酸化インジウム錫等から成る電極層を形成するための下地層を形成する工程を有することもできる。
前述した酸化物膜形成工程により、酸化物膜が形成されたニッケルめっき層上に、Bi2O3,ZnO,B2O3を含有するビスマス系ガラス層を形成する。
ガラス層の形成工程は、この手順に限定されないが、大まかに言って、ガラス粉体とビヒクルを混合・分散してガラスペーストを調製し、このガラスペーストをニッケルめっき層表面の酸化物膜上に塗工・乾燥した後、焼成することにより形成することができる。
ガラス層形成に用いるガラス粉体は、Bi2O3,ZnO,B2O3を基本構成とし、前述したとおり、Bi2O3が70~84重量%、ZnOが10~12重量%、B2O3が6~12重量%の量で含有されているガラスフリットを用いる。
また前述したとおり、ガラス組成物には上記必須成分以外に、ガラスの安定性の見地から、更にSiO2及び/又はAl2O3が、SiO2が0~2重量%、Al2O3が0~1重量%の量で含有されていること、ニッケルめっき層との密着性を向上する見地から、CuO及び/又はNiOが、CuOを0~2重量%、NiOを0~2重量%の量で含有されていること、また、安定性向上、焼成後の基板の反りを防止する見地から、Y2O3、ZrO2、La2O3、CeO2、TiO2、CoO、Fe2O3の何れかが1.5重量%以下の量で含有されていることが好適である。
ガラスペーストは、上記ガラス粉体とビヒクルとを、ビーズミルやペイントシェーカー、ロールミル等で均一に混合し、分散させることにより得られる。また分散性の観点から、分散液とすることもできる。
ビヒクルとしては、従来公知の溶剤系又は水系のビヒクルを用いることができ、これに限定されないが、以下の有機バインダ及び溶剤を例示することができる。
有機バインダとしては、これに限定されないが、メチルセルロース、エチルセルロース、カルボキシメチルセルロース、オキシエチルセルロース、ベンジルセルロース、プロピルセルロース、ニトロセルロース等のセルロース系樹脂;メチルメタクリレート、エチルメタクリレート、ブチルメタクリレート、2-ヒドロキシエチルメタクリレート、ブチルアクリレート、2-ヒドロキシエチルアクリレート等のアクリル系モノマーの1種以上を重合して得られるアクリル系樹脂等の有機樹脂;ポリプロピレンカーボネート等の脂肪族ポリオレフィン系カーボネート樹脂を例示することができる。
また溶剤は用いる有機バインダによって適宜選択され、これに限定されないが、セルロース系樹脂の場合は、水、ターピネオール、ブチルカルビトールアセテート、エチルカルビトールアセテート等;アクリル系樹脂の場合は、メチルエチルケトン、ターピネオール、ブチルカルビトールアセテート、エチルカルビトールアセテート等;脂肪族ポリオレフィン系カーボネートの場合は、炭酸プロピレン、トリアセチン等;の溶媒を用いることができる。
また、ガラスペーストには、必要に応じて、公知の増粘剤、分散剤等を公知の処方に従って添加することもできる。
調製されたガラスペーストを、ガラスペーストの粘度に対応した塗工方法でニッケルめっき層上に塗工する。塗工方法としては、これに限定されないが、バーコーター、ダイコーター、ロールコーター、グラビアコーター、スクリーン印刷等によっては行うことができ、形成されるガラス層の厚みが2~45μmとなるように、塗工することが望ましい。
塗工されたガラスペーストは、80~180℃の温度で乾燥する。乾燥後、必要により、脱バインダ処理を行う。脱バインダ処理は、180~450℃の温度で10分以上加熱することが好ましい。
乾燥後、必要により脱バインダ処理に賦された塗工面を、550~900℃、好適には650~850℃の温度で、10~300秒間、焼成することによりガラス層が形成される。上記範囲よりも焼成温度が低い場合には、上記範囲にある場合に比して溶融が不十分になるおそれがあり、一方上記範囲よりも焼成温度が高い場合には、上記範囲にある場合に比してニッケルめっき層に影響を与えるおそれがある。
本発明のフレキシブルデバイス用基板においては、ガラス層に直接電極層を形成することもできるが、前述したとおり、下地層を形成し、この下地層上に電極層を形成することが好適である。
下地層は、ニッケル、酸化インジウム錫等の下地層を構成する金属又は金属酸化物等をスパッタリング法、蒸着法、CVD法等従来公知の方法によって形成することができるが、特にスパッタで成膜することが好適である。
スパッタの条件は特に限定されず、5~100nmの範囲の厚みの下地層を形成し得る限り、従来公知の条件で行うことができる。また下地層の形成に先立って、従来公知の洗浄・乾燥方法によりガラス層表面を清浄化することが好ましい。
図4は、図2に示した本発明のフレキシブルデバイス用基板を用いた、有機ELデバイス用基板の一例の断面構造を示す図である。
全体を2で示すフレキシブルデバイス用基板は、両面にニッケルめっき層11a,11bが形成された金属基材10の一方のニッケルめっき層11aの表面に、表面に凹凸を有する酸化物膜12が形成され、この酸化物膜12上にガラス層13が形成されている。
全体を3で示す本発明の有機ELデバイス用基板は、上記フレキシブルデバイス用基板のガラス13層上に形成された電極層(Ag、Al)20、電極層20の上に形成された有機薄膜発光層21、有機薄膜発光層21の上に形成された透明電極層22、を少なくとも有しているが、図4に示す具体例では、透明電極層22の上に透明封止層23、透明封止材24が更に積層されていると共に、ニッケルめっき層11bの上に耐食性層25が積層されている。
また図5は、図3に示したガラス13層の上に下地層14を形成したフレキシブルデバイス用基板2’を用いて形成された有機ELデバイス用基板3’の断面構造を示す図である。
本発明のビスマス系無鉛ガラス組成物は、Bi2O3を70~84重量%、ZnOを10~12重量%、B2O3を6~12重量%の量で含有することが重要な特徴であり、これらの成分が上記範囲で含有され、共晶点周辺の範囲にあることにより、結晶化しにくいガラスが形成される。
また、ZnOは、ガラスを安定化し、ガラス溶融時に失透を抑制するための成分であり、10~12重量%、特に10.5~11重量%の量で含有されていることが好適である。上記範囲よりもZnOの含有量が少ないと、ガラスの耐久性が低下すると共に、失透しやすくなる。またガラス転移温度が高くなり、焼成されたガラスの平滑性が低下する。一方上記範囲よりもZnOの含有量が多いと、結晶化が促進され、ブツやはじき発生のおそれがあると共に、耐久性が低下する。
更にB2O3はガラスネットワークを形成する成分であり、6~12重量%、特に6~7重量%の量で含有されていることが好適である。上記範囲よりB2O3の含有量が少ないと、ガラスが不安定になって耐久性が低下すると共に、焼成時に結晶化しやすくなり、ブツやはじき発生のおそれがある。その一方上記範囲よりもB2O3の含有量が多いと、耐水性が低下する。
SiO2は、B2O3と共にガラスネットワークを形成し、ガラスを更に安定化させることが可能になる。SiO2の配合量は、2重量%以下、特に1.2~1.5重量%の範囲にあることが好適である。上記範囲よりもSiO2の配合量が多いと、上記範囲で配合した場合に比してガラスの溶融性が低下するおそれがある。
また、Al2O3を配合することにより、ガラスを更に安定化することが可能になる。Al2O3の配合量は1重量%以下、特に0.4~0.6重量%の範囲であることが好適である。上記範囲よりもAl2O3の配合量が多いと、上記範囲で配合した場合に比してガラスの溶融性が低下するおそれがある。
CuOを2重量%以下、特に1.3~1.6重量%の量で配合することにより、ガラスの溶融性が向上される。上記範囲よりもCuOの配合量が多いと、金属基材への密着性が低下するおそれがある。
またNiOを2重量%以下、特に1.3~1.6重量%の量で配合することにより、CuOを配合した場合と同様に、ガラスの溶融性が向上される。上記範囲よりもNiOの配合量が多いと、金属基材への密着性が低下するおそれがある。
Y2O3、ZrO2、La2O3、CeO2、TiO2、CoO、Fe2O3の何れかを上記量で含有することにより、ガラスの耐久性を向上することができるが、上記範囲よりもこれらの成分の配合量が多くなると、却ってガラスの耐久性を低下させるおそれがある。尚、これらの成分は、複数種を組み合わせで使用することも可能であるが、その場合には、合計量が1.5重量%以下であることが好ましい。
本発明のビスマス系無鉛ガラス組成物ペーストは、上述したガラス組成物の粉体及びビヒクルから成り、ガラス組成物粉体の平均粒径は20μm以下であることが重要な特徴である。
ガラス組成物粉体と共にペーストを構成するビヒクルは、ペーストの粘性を調整するために用いられ、有機バインダを溶剤に溶解して調製される。
ガラス組成物ペーストは、上述したガラス組成物粉体を30~80重量%、有機バインダを0~10重量%(ゼロを含まない)、溶媒を10~70重量%の量で含有することが好適である。上記範囲よりもガラス組成物粉体の量が少ない場合には、ペースト粘度が低くなり、所望厚みのガラス層の形成が難しくなり、その一方上記範囲よりもガラス組成物粉体の量が多い場合には、ペースト粘度が高くなりすぎて塗工性に劣るようになる。また上記範囲よりも有機バインダの量が少ない場合には、塗工性に劣るようになり、その一方上記範囲よりも有機バインダの量が多いと、焼成後に有機物の未焼成物が残留するおそれがある。更に上記範囲よりも溶媒の量が少ない場合には、ペースト粘度が高くなりすぎて塗工性に劣るようになり、その一方上記範囲よりも溶媒の量が多いと、ペースト粘度が低くなりすぎ、所望厚みのガラス層の形成が困難になる。
また溶剤は用いる有機バインダによって適宜選択され、これに限定されないが、セルロース系樹脂の場合は、水、ターピネオール、ブチルカルビトールアセテート、エチルカルビトールアセテート等;アクリル系樹脂の場合は、メチルエチルケトン、ターピネオール、ブチルカルビトールアセテート、エチルカルビトールアセテート等;脂肪族ポリオレフィン系カーボネートの場合は、炭酸プロピレン、トリアセチン等;の溶媒を用いることができる。
ガラス組成物粉体は、上述したガラス組成物を混合し、800~1200℃の温度で加熱して溶融ガラス化し、急冷してガラスフリットを得た後、これを粉砕することにより得られる。粉砕方法としては、JET粉砕、ラピッドミル粉砕、ボールミル粉砕等従来公知の方法を挙げることができる。
本発明においては、ガラス組成物粉体の平均粒径が20μm以下、好ましくは1~10μm、より好ましくは1~5μmの範囲にあることが、平滑なガラス表面を得る上で重要であり、このような微細な粉体を得るためには、上記粉砕方法の中でもJET粉砕によることが好適である。
尚、本発明においてガラス組成物粉体の平均粒径は、レーザ回折・散乱法による測定値である。
混合・分散の方法は、撹拌翼を備えた回転式の混合機やビーズミル、ペイントシェーカー、ロールミル、メノウ乳鉢、超音波等による分散方法を例示できるが、好適には、ビーズミル、ペイントシェーカー、ロールミルによって、混合・分散することが望ましい。
また、ガラス組成物ペーストには、必要に応じて、公知の増粘剤、分散剤等を公知の処方に従って添加することもできる。
本発明のガラス組成物ペーストは、前述した本発明のフレキシブルデバイス用基板用基材に限定されず、ガラス基板、セラミックス基板、アルミニウム基板、ステンレス基板、鋼板及びNiをはじめとする各種めっき鋼板、チタン基板等の基板に、例えばバーコーター、ダイコーター、ロールコーター、グラビアコーター、スクリーン印刷、オフセット印刷、アプリケーター等によって塗工することができる。
塗工されたガラスペーストは、80~180℃の温度で乾燥する。乾燥後、必要により、脱バインダ処理を行う。脱バインダ処理は、180~450℃の温度で10分以上加熱することが好ましい。
乾燥後、必要により脱バインダ処理に賦された塗工面を、550~900℃、好適には650~850℃の温度で、10~300秒間、焼成することによりガラス層が形成される。上記範囲よりも焼成温度が低い場合には、上記範囲にある場合に比して溶融が不十分になるおそれがあり、一方上記範囲よりも焼成温度が高い場合には、上記範囲にある場合に比して基板に影響を与えるおそれがある。
(基材No.1~11,No.15)
1.ニッケルめっき鋼板
[金属基材]
金属基材として、下記に示す化学組成を有する普通鋼の冷間圧延板(厚さ50μm)を焼鈍脱脂して得られた鋼板を準備した。
組成:C;0.03重量%、Si;0.01重量%、Mn;0.25重量%、P;0.008重量%、S;0.005重量%、Al;0.051重量%、残部;Feおよび不可避的に含有する成分を含む。
[ニッケルめっき層の形成]
次いで、準備した鋼板(サイズ:縦12cm、横10cm、厚み50μm)について、アルカリ電解脱脂、硫酸浸漬の酸洗を行った後、下記条件にてニッケルめっきを行い、厚さ1μm、表面粗度(Ra)30.1nmのニッケルめっき層を両面に形成した。
浴組成:硫酸ニッケル300g/L、塩化ニッケル40g/L、ほう酸35g/L、ピット抑制剤(ラウリル硫酸ナトリウム)0.4mL/L
pH:4~4.6
浴温:55℃~60℃
電流密度:25A/dm2
2.純ニッケル板
ニッケル系基材として、厚さ100μmの純ニッケル板を準備した。
上記ニッケルめっき鋼板及び純ニッケル板を用いて、表1に示す条件で、基材No.1~3,No.5~7,No.15のニッケルめっき鋼板、及び基材No.13,No.14の純ニッケル板を薄鋼板熱処理シュミレーター(真空理工株式会社製、品番;CCT-AV)を用いて仮焼した。基材No.4,No.12は比較のため仮焼を行わなかった。また基材No.8~No.11についてはNH雰囲気下で仮焼した。
仮焼されたニッケルめっき鋼板、基材No.4のニッケルめっき鋼板、仮焼された純ニッケル板及び基材No.12の純ニッケル板について、表面粗度として算術平均粗さ(Ra)及び最大高さ粗さ(Rz)、表面酸化物の厚みについて調べた。結果を表1にあわせて示す。
また、基材No.1,No.2,No.6,No.10について仮焼後のニッケルめっき層表面のSEM写真、及び基材No.4のニッケルめっき層表面のSEM写真を図6に示す。
尚、表1の酸化物膜の厚み、表面粗度(Ra,Rz)については、以下の方法により測定した。
算術平均粗さ(Ra)及び最大高さ粗さ(Rz):JIS B 0601に準拠して、顕微鏡(オリンパス社製、ナノサーチ顕微鏡、品番;OLS3500)のSPM測定モードで測定した。
酸化物膜厚み:フィールドエミッションオージェマイクロプローブ(AES:日本電子社製 品番JAMP-9500F)を用いて測定した。
上記基材No.1,No.4,No.6,No.10,No.11の表層について、炭素,酸素,鉄,ニッケルの割合(合計100atomic%)と、金属鉄,鉄酸化物の割合(合計100atomic%),及び金属ニッケル、ニッケル酸化物の割合(合計100atomic%)とを、スキャニングXPSマイクロプローブ(XPS装置 アルバックファイ社製 品番PHI5000VersaProbeII)を用いて測定した。結果を表2に示す。
上記基材No.1,No.4,No.6,No.12~No.14の表層について、上記スキャニングXPSマイクロプローブを用いて鉄の存在を確認した。結果を表3に示す。
脱脂工程:基材No.1~No.15を用い、各基材の表面をアルコールに浸したガーゼで拭き取り、脱脂した。
塗膜形成工程:有機溶剤とバインダとを混合したビヒクルを用意し、ビヒクルと、表4に記載されたガラス組成No.A~No.Kのビスマス系ガラスフリットとを重量比が25:75になるように乳鉢で混合し、セラミック製ロールにて分散処理を行ない、塗膜形成用ガラスペーストを作製した。そして、基材No.1~No.15の表面に塗膜形成用ガラスペーストを焼成後の膜厚が20μmになるようにバーコーターで塗布し、塗膜を形成した。
7.フレキシブルデバイス用基板評価(ガラス層評価)
基材(基材No.)と塗膜形成用ガラスペースト(ガラス組成No.)を表5の様に組み合わせて、フレキシブルデバイス用基板を作製した。ガラス焼成工程は、電気炉を用いて、乾燥(温度:110℃、時間:20分)、脱バインダ(温度:330℃、時間:20分)、焼成(温度:750℃、時間:15秒)である。
得られたフレキシブルデバイス用基板について、ガラス層中の気泡の有無、はじきの有無、結晶化(ブツ)の有無について、下記のように評価した。結果を表5に示す。
はじきの主原因は気泡であるが、気泡起因以外のはじきもあるため、気泡の有無と、全はじき(気泡起因のものを含む)の有無を分けて評価した。
[気泡評価]
気泡評価は、100×100mmサイズのフレキシブルデバイス用基板につき、光学顕微鏡にて焦点を各基材表面(各基材とガラス層の界面)からガラス層表面方向に焦点移動していく際に気泡が確認できるか否かで判断した。
[はじき評価]
はじき評価は、同じ100×100mmサイズのフレキシブルデバイス用基板につき、目視確認できるはじきの個数を下記の評価基準で評価した。

[結晶化評価]
結晶化評価は、同じ100×100mmサイズのフレキシブルデバイス用基板につき、目視確認できる結晶化の有無を評価した。

上記気泡評価、はじき評価及び結晶化評価から、下記の基準で総合評価を行った。

実施例12、比較例1について、ガラス層内部((ニッケルめっき層/ガラス層)界面から0.4μmガラス側の箇所)の酸素量と、(ニッケルめっき層/ガラス層)界面の酸素量とを、TEM(電界放射型透過電子顕微鏡)を用いて測定した。ガラス層内部の酸素量を100%とすると、(ニッケルめっき層/ガラス層)界面における酸素量は実施例12では89.1%であるのに対し、比較例1では75.3%であった。実施例12の(ニッケルめっき層/ガラス層)界面のTEM写真を図7(A)に、比較例1の(ニッケルめっき層/ガラス層)界面のTEM写真を図7(B)にそれぞれ示した。
上記実施例12のフレキシブルデバイス用基板を用い、20mm×20mmの小片にカットし、ガラス層表面を下記洗浄方法により表面を洗浄した。洗浄されたガラス層表面に、下記成膜方法に従い、ニッケル、酸化インジウム錫(酸化錫10重量%)から成る下地層を形成すると共に、該下地層上にアルミニウムから成る電極層(アノード)を形成した。電極形成後のフレキシルブルデバイス用基板について以下の評価を行った。下記表6に、下地層及び電極層の種類、厚み及び成膜レート、並びに評価結果を示した。
洗剤、イオン交換水、アルコールの順で順次洗浄し、ドライヤーで乾燥した。
(1)洗浄済みのフレキシルデバイス用基板をRFマグネトロンスパッタ装置にセットし、1×10-5Pa台まで真空を引いた。
(2)成膜チャンバー内の圧力が0.3Paになるようにアルゴン(Ar)を導入した。
(3)表6に示した成膜レートで所定時間成膜した。
評価はクロスカット部とクロスカット部以外の部位の両者について、テープ剥離法で行った。
クロスカット部は以下(1)~(4)に示すクロスカット法(JIS K5600-5-6準拠)により切り込みを入れ、テープ剥離後、25マスのうち剥離しなかったマスの数をカウントした。クロスカット部以外の領域については剥離の有無を評価した。
(1)カッターナイフを用い、成膜面に2mm間隔の直角格子パターンの切り込みを作成した(2mm間隔 25マス)。
(2)粘着テープ(特殊アクリル系粘着剤3M製PPS-15)を格子パターン上に貼り付け、プラスチック消しゴムでこすり、粘着テープを付着させる。
(3)粘着テープを試験片に対して60度に近い角度で一気に剥す。
(4)粘着テープによって剥離しなかった成膜領域のマスの数をカウントした。
(実施例1~9、比較例1~3)
ガラス組成物:表7に示す組成のビスマス系ガラス組成物を用いた。
ビヒクル:有機バインダとしてメチルセルロース、溶媒として水から成り、これらが1:99の重量比で配合されて成るビヒクルを用いた。
表7に示すガラス組成物粉体と、ビヒクルを重量比が50:50になるように乳鉢で混合し、セラミック製ロールにて分散処理を行ない、ガラス層形成用ガラスペーストを作製した。
基板として、Niめっき鋼板を用い、アルコールに浸したガーゼで表面を拭き取り、脱脂した後、熱処理されたNiめっき層上に、バーコーターで焼成後の膜厚が20μmになるようにガラスペーストを塗布し、塗膜を形成した。次いで、電気炉を用いて、乾燥(温度:120℃、時間:20分)、焼成(温度:750℃、時間:15秒)を行い、フレキシブルデバイス用基板を作成した。
形成されたガラス層について、ガラス膜中のはじきの有無、結晶化(ブツ)の有無について、下記のように評価した。結果を表7に示す。
尚、評価基準は以下の通りである。
[はじきの判断基準]
100×100mmサイズのフレキシブルデバイス用基板につき、目視確認できるはじきの有無を以下の評価基準で評価した。
◎:はじきは皆無
○:はじき個数5個未満
△:はじき個数が5個以上10個未満
×:はじき個数が10個以上
[結晶化]
100×100mmサイズのフレキシブルデバイス用基板につき、目視で確認できる結晶化の有無で判断した。
本発明のフレキシブルデバイス用基板用基材においては、ガラス層の密着性に優れていると共に、形成されるガラス層表面のはじき等表面欠陥の発生を有効に抑制可能であることから、特にガラス層を絶縁層とする、有機EL照明、有機ELディスプレイ、有機薄膜太陽電池等に用いられるフレキシブルデバイス用基板の基板として好適に使用することができる。
また本発明のフレキシブルデバイス用基板用基材は、上記ガラス層が形成される用途に特に好適に使用できるが、これに限定されず、スパッタリングや蒸着による無機膜や、或いはポリイミド樹脂等の樹脂膜を形成することも可能である。
本発明のビスマス系無鉛ガラス組成物は、ブツやはじきの発生のない表面平滑性に優れたガラス層を形成できることから、電子デバイス用基板、特に有機EL関連のフレキシブルデバイス基板に有効に利用できる。
Claims (35)
- 金属基材の少なくとも一方の表面にニッケルめっき層が形成されて成るニッケルめっき金属基材又はニッケル系基材と、前記ニッケルめっき層又はニッケル系基材の上に電気絶縁性を有するビスマス系ガラスが層状に形成されたガラス層とを有するフレキシブルデバイス用基板であって、
前記ニッケルめっき層表面又はニッケル系基材表面には、表面に凹凸を有する酸化物膜が形成されており、
前記ビスマス系ガラスが、Bi2O3を70~84重量%、ZnOを10~12重量%、B2O3を6~12重量%の量で含有することを特徴とするフレキシブルデバイス用基板。 - 前記ビスマス系ガラスが、SiO2及び/又はAl2O3を含有し、SiO2の含有量が0~2重量%、Al2O3の含有量が0~1重量%の量(SiO2及びAl2O3の両方がゼロの場合を含まない)である請求項1記載のフレキシブルデバイス用基板。
- 前記ビスマス系ガラスが、CuO及び/又はNiOを含有し、CuOの含有量が0~2重量%、NiOの含有量が0~2重量%の量(CuO及びNiOの両方がゼロの場合を含まない)である請求項1又は2記載のフレキシブルデバイス用基板。
- 前記ビスマス系ガラスが、Y2O3、ZrO2、La2O3、CeO2、TiO2、CoO、Fe2O3の何れかを1.5重量%以下(ゼロを含まない)の量で含有する請求項1~3の何れかに記載のフレキシブルデバイス用基板。
- 前記酸化物膜の表面の算術平均粗さ(Ra)が、30~100nmの範囲にある請求項1~4の何れかに記載のフレキシブルデバイス用基板。
- 前記酸化物膜の表面の最大高さ粗さ(Rz)が、420~900nmの範囲にある請求項1~5の何れかに記載のフレキシブルデバイス用基板。
- 前記酸化物膜の厚みが、40~1200nmの範囲にある請求項1~6の何れかに記載のフレキシブルデバイス用基板。
- 前記ガラス層の厚みが、2~45μmである請求項1~7の何れかに記載のフレキシブルデバイス用基板。
- 前記ニッケルめっき層表層又はニッケル系基材表層に、鉄が存在する請求項1~8の何れかに記載のフレキシブルデバイス用基板。
- 前記ニッケルめっき層表層又はニッケル系基材表層に存在する鉄のうち、金属鉄が3atomic%以下である請求項9記載のフレキシルブルデバイス用基板。
- 前記ニッケルめっき層表層又はニッケル系基材表層における酸素の割合が30atomic%以上である請求項1~10の何れかに記載のフレキシブルデバイス用基板。
- 前記ニッケルめっき層表層又はニッケル系基材表層に存在するニッケルのうち、金属ニッケルの割合が20atomic%以下である請求項1~11の何れかに記載のフレキシブルデバイス用基板。
- 前記ガラス層の厚み方向の任意の面における酸素量を100%とした場合に、前記ガラス層とニッケルめっき層又はニッケル系基材の界面における酸素量が80%以上である請求項1~12の何れかに記載のフレキシブルデバイス用基板。
- 前記ガラス層の表面に、電極層形成のための下地となる層が形成されており、該下地層が、ニッケル、酸化インジウム錫の何れかから成る請求項1~13の何れかに記載のフレキシブルデバイス用基板。
- 金属基材の少なくとも一方の表面にニッケルめっき層が形成されて成るニッケルめっき金属基材又はニッケル系基材と、前記ニッケルめっき層又はニッケル系基材の上に電気絶縁性を有するビスマス系ガラスが層状に形成されたガラス層と、該ガラス層の表面に電極層形成のための下地となる下地層とを有することを特徴とするフレキシブルデバイス用基板。
- 前記下地層が、ニッケル,酸化インジウム錫,銀,金,銅,マグネシウム-銀,金-銅,銀-銅,酸化亜鉛,コバルト,パラジウムの何れかから成る請求項15記載のフレキシブルデバイス用基板。
- 金属基材の少なくとも一方の表面にニッケルめっき層が形成されて成るニッケルめっき金属基材又はニッケル系基材を酸素含有雰囲気中で焼成することにより、ニッケルめっき層表面又はニッケル系基材表面に酸化物膜を形成する酸化物膜形成工程、
前記酸化物膜上に、Bi2O3,ZnO,B2O3を含有するビスマス系ガラス層を形成するガラス層形成工程、
を含むことを特徴とするフレキシブルデバイス用基板の製造方法。 - 前記酸化物膜形成工程において、ニッケルめっき層又はニッケル系基材表面を、550~900℃の温度で焼成する請求項17記載のフレキシブルデバイス用基板の製造方法。
- 前記ガラス層形成工程において、ニッケルめっき層上又はニッケル系基材上に塗工されたビスマス系ガラス組成物を、550~900℃の温度で10~300秒間焼成する請求項17又は18に記載のフレキシブルデバイス用基板の製造方法。
- 請求項1~16の何れかに記載のフレキシブルデバイス用基板と、該フレキシブルデバイス用基板の前記ガラス層又は前記下地層の上に形成された電極層と、該電極層の上に形成された有機薄膜発光層と、該有機薄膜発光層の上に形成された透明電極層とを有することを特徴とする有機ELデバイス用基板。
- 金属基材の少なくとも一方の表面にニッケルめっき層が形成されて成るニッケルめっき金属基材又はニッケル系基材から成るフレキシブルデバイス用基板用基材であって、
前記ニッケルめっき層表面又はニッケル系基材表面には、凹凸を有する酸化物膜が形成されていることを特徴とするフレキシブルデバイス用基板用基材。 - 前記酸化物膜の算術平均粗さ(Ra)が、30~100nmの範囲にある請求項21記載のフレキシブルデバイス用基板用基材。
- 前記酸化物膜の表面の最大高さ粗さ(Rz)が、420~900nmの範囲にある請求項21又は22記載のフレキシブルデバイス用基板用基材。
- 前記酸化物膜の厚みが、40~1200nmの範囲にある請求項21~23の何れかに記載のフレキシブルデバイス用基板用基材。
- 前記酸化物膜の厚みが、500~1000nmの範囲にある請求項21~24の何れかに記載のフレキシブルデバイス用基板用基材。
- 前記ニッケルめっき層の表層又はニッケル系基材表層に、鉄が存在する請求項21~25の何れかに記載のフレキシブルデバイス用基板用基材。
- 前記ニッケルめっき層の表層又はニッケル系基材表層に存在する鉄のうち、金属鉄が3atomic%以下である請求項26記載のフレキシルブルデバイス用基板用基材。
- 前記ニッケルめっき層表層又はニッケル系基材表層における酸素の割合が30atomic%以上である請求項21~27記載のフレキシブルデバイス用基板用基材。
- 前記ニッケルめっき層表層又はニッケル系基材表層に存在するニッケルのうち、金属ニッケルの割合が20atomic%以下である請求項21~28の何れかに記載のフレキシブルデバイス用基板用基材。
- 金属基材の少なくとも一方の表面にニッケルめっき層が形成されて成るニッケルめっき金属基材又はニッケル系基材を酸素含有雰囲気中で焼成することにより、ニッケルめっき層表面又はニッケル系基材表面に酸化物膜を形成することを特徴とするフレキシブルデバイス用基板用基材の製造方法。
- Bi2O3を70~84重量%、ZnOを10~12重量%、B2O3を6~12重量%の量で含有することを特徴とするビスマス系無鉛ガラス組成物。
- SiO2及び/又はAl2O3を含有し、SiO2の含有量が0~2重量%、Al2O3の含有量が0~1重量%の量(SiO2及びAl2O3の両方がゼロの場合を含まない)である請求項31記載のビスマス系無鉛ガラス組成物。
- CuO及び/又はNiOを含有し、CuOの含有量が0~2重量%、NiOの含有量が0~2重量%の量(CuO及びNiOの両方がゼロの場合を含まない)である請求項31又は32記載のビスマス系無鉛ガラス組成物。
- Y2O3、ZrO2、La2O3、CeO2、TiO2、CoO、Fe2O3の何れかを1.5重量%以下(ゼロを含まない)の量で含有する請求項31~33の何れかに記載のビスマス系無鉛ガラス組成物。
- 請求項31~34の何れかに記載のガラス組成物の粉体及びビヒクルから成るビスマス系無鉛ガラス組成物ペーストであって、前記ガラス組成物粉体の平均粒径が20μm以下であることを特徴とするビスマス系無鉛ガラス組成物ペースト。
