Description

レーザ加工装置及びレーザ出力装置
 本開示は、レーザ加工装置及びレーザ出力装置に関する。
 特許文献1には、ワークを保持する保持機構と、保持機構に保持されたワークにレーザ光を照射するレーザ照射機構と、を備えるレーザ加工装置が記載されている。このレーザ加工装置のレーザ照射機構においては、レーザ発振器から集光レンズに至るレーザ光の光路上に配置された各構成が1つの筐体内に配置されており、その筐体が、レーザ加工装置の基台に立設された壁部に固定されている。
特許第5456510号公報
 上述したようなレーザ加工装置においては、レーザ光を集光する集光光学系側の構成を加工対象物に対して移動させる場合がある。その一方で、そのような場合にも、装置の大型化を抑制することは極めて重要である。
 本開示の第1形態は、装置の大型化を抑制しつつ、集光光学系側の構成を加工対象物に対して移動させることができるレーザ加工装置を提供することを目的とする。
 また、上述したようなレーザ加工装置においては、加工対象物の仕様、加工条件等に応じて、加工に適したレーザ光の波長が異なる場合がある。
 本開示の第2形態は、レーザ光の波長が互いに異なる複数のレーザ光源を用いることができるレーザ加工装置を提供することを目的とする。
 また、上述したようなレーザ加工装置には、レーザ光を変調しつつ反射する反射型空間光変調器が設けられる場合がある。そのような場合には、反射型空間光変調器の反射面でのレーザ光の像(反射型空間光変調器において変調されたレーザ光の像)を集光光学系の入射瞳面に精度良く転像(結像)することが極めて重要である。
 本開示の第3形態は、反射型空間光変調器の反射面でのレーザ光の像を集光光学系の入射瞳面に容易に且つ精度良く転像することができるレーザ加工装置を提供することを目的とする。
 また、上述したようなレーザ加工装置には、レーザ光を変調しつつ反射する反射型空間光変調器が設けられる場合がある。そのような場合には、反射型空間光変調器の反射面でのレーザ光の像(反射型空間光変調器において変調されたレーザ光の像)を集光光学系の入射瞳面に精度良く転像(結像)することが極めて重要である。
 本開示の第4形態は、反射型空間光変調器の反射面でのレーザ光の像を集光光学系の入射瞳面に精度良く転像することができるレーザ加工装置を提供することを目的とする。
 また、上述したようなレーザ加工装置においては、加工対象物に対してレーザ光を集光する集光光学系とは別軸に設けられたセンサを用いて、加工対象物のレーザ光入射面の変位データを取得する場合がある。その一方で、そのような場合にも、装置の大型化を抑制することは極めて重要である。
 本開示の第5形態は、装置の大型化を抑制しつつ、加工対象物のレーザ光入射面の変位データを取得することができるレーザ加工装置を提供することを目的とする。
 また、上述したようなレーザ加工装置においては、加工対象物の仕様、加工条件等に応じて、加工に適したレーザ光の波長が異なる場合がある。そのような場合に、レーザ光源を含む部分をレーザ加工装置に対して容易に着脱することができると、極めて有効である。
 本開示の一形態は、レーザ加工装置に対して容易に着脱することができるレーザ出力装置を提供することを目的とする。
 本開示の第1形態に係るレーザ加工装置は、装置フレームと、装置フレームに取り付けられ、加工対象物を支持する支持部と、装置フレームに取り付けられたレーザ出力部と、レーザ出力部に対して移動可能となるように装置フレームに取り付けられたレーザ集光部と、を備え、レーザ出力部は、レーザ光を出射するレーザ光源を有し、レーザ集光部は、レーザ光を変調しつつ反射する反射型空間光変調器と、加工対象物に対してレーザ光を集光する集光光学系と、反射型空間光変調器の反射面と集光光学系の入射瞳面とが結像関係にある両側テレセントリック光学系を構成する結像光学系と、を有する。
 このレーザ加工装置では、反射型空間光変調器、集光光学系及び結像光学系を有するレーザ集光部が、レーザ光源を有するレーザ出力部に対して移動可能である。したがって、例えば、レーザ光源から集光光学系に至るレーザ光の光路上に配置された各構成の全体を移動させる場合に比べ、移動対象となるレーザ集光部を軽量化することができ、レーザ集光部を移動させるための機構を小型化することができる。しかも、反射型空間光変調器、集光光学系及び結像光学系は一体として移動させられ、互いの位置関係が維持されるため、反射型空間光変調器の反射面でのレーザ光の像(反射型空間光変調器において変調されたレーザ光の像)を集光光学系の入射瞳面に精度良く転像(結像)することができる。よって、このレーザ加工装置によれば、装置の大型化を抑制しつつ、集光光学系側の構成を加工対象物に対して移動させることができる。
 本開示の第1形態に係るレーザ加工装置では、レーザ出力部からのレーザ光の出射方向は、レーザ集光部の移動方向に一致していてもよい。これにより、レーザ出力部に対してレーザ集光部が移動しても、レーザ集光部に入射するレーザ光の位置が変化するのを抑制することができる。
 本開示の第1形態に係るレーザ加工装置では、レーザ出力部は、レーザ光を平行化するレーザ光平行化部を更に有してもよい。これにより、レーザ出力部に対してレーザ集光部が移動しても、レーザ集光部に入射するレーザ光の径が変化するのを抑制することができる。なお、レーザ光平行化部によってレーザ光が完全な平行光とされず、例えばレーザ光の広がり角が多少あったとしても、反射型空間光変調器においてレーザ光を平行化することができる。
 本開示の第1形態に係るレーザ加工装置では、レーザ集光部は、反射型空間光変調器から結像光学系を介して集光光学系に至るレーザ光の光路が内部に設定された筐体を更に有し、筐体には、レーザ出力部から出射されたレーザ光を筐体内に入射させる光入射部が設けられていてもよい。これにより、反射型空間光変調器から結像光学系を介して集光光学系に至るレーザ光の光路の状態を一定に維持しつつ、レーザ出力部に対してレーザ集光部を移動させることができる。
 本開示の第1形態に係るレーザ加工装置では、レーザ集光部は、レーザ集光部の移動方向において光入射部と対向するように筐体内に配置されたミラーを更に有し、ミラーは、光入射部から筐体内に入射したレーザ光を反射型空間光変調器に向けて反射してもよい。これにより、レーザ出力部からレーザ集光部に入射したレーザ光を反射型空間光変調器に所望の角度で入射させることができる。
 本開示の第1形態に係るレーザ加工装置では、支持部は、レーザ集光部の移動方向に垂直な平面に沿って移動可能となるように装置フレームに取り付けられていてもよい。これにより、加工対象物に対して所望の位置にレーザ光の集光点を位置させることに加え、レーザ集光部の移動方向に垂直な平面に平行な方向において、加工対象物に対してレーザ光をスキャンすることができる。
 本開示の第1形態に係るレーザ加工装置では、支持部は、第1移動機構を介して装置フレームに取り付けられており、レーザ集光部は、第2移動機構を介して装置フレームに取り付けられていてもよい。これにより、支持部及びレーザ集光部のそれぞれの移動を確実に実施することができる。
 本開示の第2形態に係るレーザ加工装置は、装置フレームと、装置フレームに取り付けられ、加工対象物を支持する支持部と、装置フレームに対して着脱可能であるレーザ出力部と、装置フレームに取り付けられたレーザ集光部と、を備え、レーザ出力部は、レーザ光を出射するレーザ光源と、レーザ光の出力を調整する出力調整部と、を有し、レーザ集光部は、レーザ光を変調しつつ反射する反射型空間光変調器と、加工対象物に対してレーザ光を集光する集光光学系と、反射型空間光変調器の反射面と集光光学系の入射瞳面とが結像関係にある両側テレセントリック光学系を構成する結像光学系と、を有する。
 このレーザ加工装置では、反射型空間光変調器、集光光学系及び結像光学系を有するレーザ集光部とは別体で、レーザ光源及び出力調整部を有するレーザ出力部が装置フレームに対して着脱可能である。したがって、加工対象物の仕様、加工条件等に応じて、加工に適したレーザ光の波長が異なる場合には、所望の波長を有するレーザ光を出射するレーザ光源、及び波長依存性を有する出力調整部を纏めて交換することができる。よって、このレーザ加工装置によれば、レーザ光の波長が互いに異なる複数のレーザ光源を用いることができる。
 本開示の第2形態に係るレーザ加工装置では、レーザ出力部は、レーザ光源及び出力調整部を支持し且つ装置フレームに対して着脱可能である取付ベースを更に有し、レーザ出力部は、取付ベースを介して装置フレームに取り付けられていてもよい。これにより、装置フレームに対してレーザ出力部を容易に着脱することができる。
 本開示の第2形態に係るレーザ加工装置では、レーザ出力部は、レーザ出力部から出射されるレーザ光の光軸を調整するためのミラーを更に有してもよい。これにより、例えば装置フレームにレーザ出力部を取り付けた際に、レーザ集光部に入射するレーザ光の光軸の位置及び角度を調整することができる。
 本開示の第2形態に係るレーザ加工装置では、出力調整部は、レーザ光の偏光方向を調整してもよい。これにより、例えば装置フレームにレーザ出力部を取り付けた際に、レーザ集光部に入射するレーザ光の偏光方向、延いてはレーザ集光部から出射されるレーザ光の偏光方向を調整することができる。
 本開示の第2形態に係るレーザ加工装置では、出力調整部は、λ/2波長板及び偏光板を含んでもよい。これにより、波長依存性を有するλ/2波長板及び偏光板を、レーザ光源と纏めて交換することができる。
 本開示の第2形態に係るレーザ加工装置では、レーザ出力部は、レーザ光の径を調整しつつレーザ光を平行化するレーザ光平行化部を更に有してもよい。これにより、例えばレーザ出力部に対してレーザ集光部が移動する場合にも、レーザ集光部に入射するレーザ光の状態を一定に維持することができる。
 本開示の第2形態に係るレーザ加工装置では、反射型空間光変調器、集光光学系及び結像光学系は、500~550nm、1000~1150nm及び1300~1400nmの波長帯に対応していてもよい。これにより、各波長帯のレーザ光を出射するレーザ出力部をレーザ加工装置に取り付けることができる。なお、500~550nmの波長帯のレーザ光Lは、例えばサファイアからなる基板に対する内部吸収型レーザ加工に適している。1000~1150nm及び1300~1400nmの各波長帯のレーザ光Lは、例えばシリコンからなる基板に対する内部吸収型レーザ加工に適している。
 本開示の第3形態に係るレーザ加工装置は、加工対象物を支持する支持部と、レーザ光を出射するレーザ光源と、レーザ光を変調しつつ反射する反射型空間光変調器と、加工対象物に対してレーザ光を集光する集光光学系と、反射型空間光変調器の反射面と集光光学系の入射瞳面とが結像関係にある両側テレセントリック光学系を構成する結像光学系と、を備え、反射型空間光変調器から集光光学系に至るレーザ光の光路のうち、少なくとも結像光学系を通過するレーザ光の光路は、一直線であり、両側テレセントリック光学系の倍率Mは、0.5<M<1又は1<M<2を満たす。
 このレーザ加工装置では、両側テレセントリック光学系の倍率Mが1ではない。これにより、結像光学系が光軸に沿って移動すると、集光光学系側の共役点が移動する。具体的には、倍率M<1(縮小系)の場合、結像光学系が光軸に沿って集光光学系側に移動すると、集光光学系側の共役点が反射型空間光変調器の反対側に移動する。一方、倍率M>1(拡大系)の場合、結像光学系が光軸に沿って反射型空間光変調器側に移動すると、集光光学系側の共役点が反射型空間光変調器の反対側に移動する。したがって、例えば集光光学系の取付位置にずれが生じた場合に、集光光学系の入射瞳面に集光光学系側の共役点を位置合わせすることができる。しかも、少なくとも結像光学系を通過するレーザ光の光路が一直線であるため、結像光学系を光軸に沿って容易に移動させることができる。よって、このレーザ加工装置によれば、反射型空間光変調器の反射面でのレーザ光の像を集光光学系の入射瞳面に容易に且つ精度良く転像することができる。なお、(両側テレセントリック光学系の倍率M)=(集光光学系の入射瞳面での像の大きさ)/(反射型空間光変調器の反射面での像の大きさ)である。
 なお、0.5<M<1とすることで、反射型空間光変調器の反射面でのレーザ光の有効径を大きくすることができ、高精細な位相パターンでレーザ光を変調することができる。一方、1<M<2とすることで、反射型空間光変調器の反射面でのレーザ光の有効径を小さくすることができ、反射型空間光変調器に入射するレーザ光の光軸と、反射型空間光変調器から出射されるレーザ光の光軸とがなす角度を小さくすることができる。反射型空間光変調器に対するレーザ光の入射角及び反射角を抑えることは、回折効率の低下を抑制して反射型空間光変調器の性能を十分に発揮させる上で重要である。
 本開示の第3形態に係るレーザ加工装置では、結像光学系が反射型空間光変調器側の第1レンズ系及び集光光学系側の第2レンズ系を含み、倍率M、第1レンズ系の第1焦点距離f1及び第2レンズ系の第2焦点距離f2がM=f2/f1を満たす場合がある。
 本開示の第3形態に係るレーザ加工装置では、倍率Mは、0.6≦M≦0.95を満たしてもよい。これにより、上述した0.5<M<1とした場合に奏される効果を維持しつつ、反射型空間光変調器から集光光学系に至るレーザ光の光路が長くなるのをより確実に抑制することができる。
 本開示の第3形態に係るレーザ加工装置では、倍率Mは、1.05≦M≦1.7を満たしてもよい。これにより、上述した1<M<2とした場合に奏される効果を維持しつつ、反射型空間光変調器から集光光学系に至るレーザ光の光路が長くなるのをより確実に抑制することができる。
 本開示の第3形態に係るレーザ加工装置では、第1レンズ系及び第2レンズ系は、ホルダに保持されており、ホルダは、レーザ光の光軸に沿った方向における第1レンズ系及び第2レンズ系の互いの位置関係を一定に維持しており、レーザ光の光軸に沿った方向における第1レンズ系及び第2レンズ系の位置調整は、ホルダの位置調整によって実施されてもよい。これにより、第1レンズ系及び第2レンズ系の互いの位置関係を一定に維持しつつ、第1レンズ系及び第2レンズ系の位置調整(延いては共役点の位置調整)を容易に且つ確実に実施することができる。
 本開示の第4形態に係るレーザ加工装置は、加工対象物を支持する支持部と、レーザ光を出射するレーザ光源と、レーザ光を変調しつつ反射する反射型空間光変調器と、加工対象物に対してレーザ光を集光する集光光学系と、反射型空間光変調器の反射面と集光光学系の入射瞳面とが結像関係にある両側テレセントリック光学系を構成する結像光学系と、結像光学系を通過したレーザ光を集光光学系に向けて反射するミラーと、を備え、反射型空間光変調器は、レーザ光を所定の平面に沿って鋭角に反射し、反射型空間光変調器から結像光学系を介してミラーに至るレーザ光の光路は、平面に沿うように設定されており、ミラーから集光光学系に至るレーザ光の光路は、平面と交差する方向に沿うように設定されている。
 このレーザ加工装置では、反射型空間光変調器から結像光学系を介してミラーに至るレーザ光の光路が、所定の平面(反射型空間光変調器に対して入出射するレーザ光の光路を含む平面)に沿うように設定されており、ミラーから集光光学系に至るレーザ光の光路が、当該平面と交差する方向に沿うように設定されている。これにより、例えば、反射型空間光変調器にレーザ光をP偏光として反射させ且つミラーにレーザ光をS偏光として反射させることができる。これは、反射型空間光変調器の反射面でのレーザ光の像を集光光学系の入射瞳面に精度良く転像する上で重要である。更に、反射型空間光変調器がレーザ光を鋭角に反射する。反射型空間光変調器に対するレーザ光の入射角及び反射角を抑えることは、回折効率の低下を抑制して反射型空間光変調器の性能を十分に発揮させる上で重要である。以上により、このレーザ加工装置によれば、反射型空間光変調器の反射面でのレーザ光の像を集光光学系の入射瞳面に精度良く転像することができる。
 本開示の第4形態に係るレーザ加工装置では、ミラーから集光光学系に至るレーザ光の光路は、平面と直交する方向に沿うように設定されており、ミラーは、レーザ光を直角に反射してもよい。これにより、反射型空間光変調器から集光光学系に至るレーザ光の光路を直角に取り回すことができる。
 本開示の第4形態に係るレーザ加工装置では、ミラーは、ダイクロイックミラーであってもよい。これにより、ダイクロイックミラーを透過したレーザ光の一部を様々な用途に利用することができる。
 本開示の第4形態に係るレーザ加工装置では、反射型空間光変調器は、レーザ光をP偏光として反射し、ミラーは、レーザ光をS偏光として反射してもよい。これにより、反射型空間光変調器の反射面でのレーザ光の像を集光光学系の入射瞳面に精度良く転像することができる。
 本開示の第4形態に係るレーザ加工装置は、レーザ光源から反射型空間光変調器に至るレーザ光の光路上に配置され、レーザ光の偏光方向を調整する偏光方向調整部を更に備えてもよい。これにより、反射型空間光変調器がレーザ光を鋭角に反射することに備えてレーザ光の偏光方向を調整することができるので、レーザ光源から反射型空間光変調器に至るレーザ光の光路を直角に取り回すことができる。
 本開示の第5形態に係るレーザ加工装置は、加工対象物を支持する支持部と、レーザ光を出射するレーザ光源と、レーザ光を変調しつつ反射する反射型空間光変調器と、加工対象物に対してレーザ光を集光する集光光学系と、反射型空間光変調器の反射面と集光光学系の入射瞳面とが結像関係にある両側テレセントリック光学系を構成する結像光学系と、結像光学系を通過したレーザ光を集光光学系に向けて反射するミラーと、加工対象物のレーザ光入射面の変位データを取得する第1センサと、を備え、ミラーから集光光学系に至るレーザ光の光路は、第1方向に沿うように設定されており、反射型空間光変調器から結像光学系を介してミラーに至るレーザ光の光路は、第1方向に垂直な第2方向に沿うように設定されており、第1センサは、第1方向及び第2方向に垂直な第3方向において集光光学系の一方の側に配置されている。
 このレーザ加工装置では、集光光学系に対して第1センサが相対的に先行するように、加工対象物に対してレーザ光をスキャンすることで、加工対象物の任意の箇所でのレーザ光入射面の変位データを、当該箇所にレーザ光が照射される前に取得することができる。これにより、例えば、加工対象物のレーザ光入射面とレーザ光の集光点との距離が一定に維持されるように、加工対象物に対してレーザ光をスキャンすることができる。更に、第1センサが、反射型空間光変調器から集光光学系に至るレーザ光の光路が配置される平面に対して一方の側に配置されている。つまり、反射型空間光変調器から集光光学系に至るレーザ光の光路上に配置された各構成に対して、第1センサが効率良く配置されている。よって、このレーザ加工装置によれば、装置の大型化を抑制しつつ、加工対象物のレーザ光入射面の変位データを取得することができる。
 本開示の第5形態に係るレーザ加工装置では、ミラーは、ダイクロイックミラーであってもよい。これにより、ダイクロイックミラーを透過したレーザ光の一部を様々な用途に利用することができる。
 本開示の第5形態に係るレーザ加工装置では、ミラーは、レーザ光をS偏光として反射してもよい。これにより、第3方向に沿って加工対象物に対してレーザ光をスキャンすることで、レーザ光のスキャン方向とレーザ光の偏光方向とを互いに一致させることができる。
 本開示の第5形態に係るレーザ加工装置は、少なくとも反射型空間光変調器、集光光学系、結像光学系、ミラー及び第1センサを支持する筐体と、第1方向に沿って筐体を移動させる移動機構と、を更に備え、集光光学系及び第1センサは、第2方向における筐体の一方の端部側に取り付けられており、移動機構は、第3方向における筐体の一方の側面に取り付けられていてもよい。これにより、装置の大型化を抑制しつつ、反射型空間光変調器、集光光学系、結像光学系、ミラー及び第1センサを一体として移動させることができる。
 本開示の第5形態に係るレーザ加工装置は、第1方向に沿って集光光学系を移動させる駆動機構を更に備え、集光光学系は、駆動機構を介して、第2方向における筐体の一方の端部側に取り付けられていてもよい。これにより、例えば、加工対象物のレーザ光入射面とレーザ光の集光点との距離が一定に維持されるように、集光光学系を移動させることができる。
 本開示の第5形態に係るレーザ加工装置では、反射型空間光変調器は、第2方向における筐体の他方の端部側に取り付けられていてもよい。これにより、筐体に対して各構成を効率良く配置することができる。
 本開示の第5形態に係るレーザ加工装置は、加工対象物のレーザ光入射面の変位データを取得する第2センサを更に備え、第2センサは、第3方向において集光光学系の他方の側に配置されていてもよい。これにより、集光光学系に対して第1センサが相対的に先行するように、加工対象物に対してレーザ光をスキャンする際には、第1センサを用いてレーザ光入射面の変位データを取得することができる。一方、集光光学系に対して第2センサが相対的に先行するように、加工対象物に対してレーザ光をスキャンする際には、第2センサを用いてレーザ光入射面の変位データを取得することができる。更に、第1センサが、反射型空間光変調器から集光光学系に至るレーザ光の光路が配置される平面に対して一方の側に配置されており、第2センサが、反射型空間光変調器から集光光学系に至るレーザ光の光路が配置される平面に対して他方の側に配置されている。これにより、反射型空間光変調器から集光光学系に至るレーザ光の光路上に配置された各構成に対して、第1センサ及び第2センサを効率良く配置することができる。
 本開示の一形態に係るレーザ出力装置は、レーザ光を出射するレーザ光源と、レーザ光源から出射されたレーザ光の出力を調整する出力調整部と、出力調整部を通過したレーザ光を外部に出射するミラーユニットと、レーザ光源、出力調整部及びミラーユニットが配置された主面を有する取付ベースと、を備え、レーザ光源から出力調整部を介してミラーユニットに至るレーザ光の光路は、主面に平行な平面に沿うように設定されており、ミラーユニットは、レーザ光の光軸を調整するためのミラーを有し、平面と交差する方向に沿ってレーザ光を外部に出射する。
 このレーザ出力装置では、レーザ光源、出力調整部及びミラーユニットが取付ベースの主面に配置されている。これにより、例えばレーザ加工装置の装置フレームに対して取付ベースを着脱することで、レーザ加工装置に対してレーザ出力装置を容易に着脱することができる。また、レーザ光源から出力調整部を介してミラーユニットに至るレーザ光の光路が、取付ベースの主面に平行な平面に沿うように設定されており、ミラーユニットが、当該平面と交差する方向に沿ってレーザ光を外部に出射する。これにより、例えばレーザ光の出射方向が鉛直方向に沿っている場合、レーザ出力装置が低背化されるので、レーザ加工装置に対してレーザ出力装置を容易に着脱することができる。更に、ミラーユニットが、レーザ光の光軸を調整するためのミラーを有している。これにより、例えばレーザ加工装置の装置フレームにレーザ出力装置を取り付けた際に、レーザ加工装置側に設けられたレーザ集光部(加工対象物に対してレーザ光を集光する集光光学系を少なくとも備える構成)に入射するレーザ光の光軸の位置及び角度を調整することができる。以上により、このレーザ出力装置は、レーザ加工装置に対して容易に着脱することができる。
 本開示の一形態に係るレーザ出力装置では、ミラーユニットは、平面と直交する方向に沿ってレーザ光を外部に出射してもよい。これにより、ミラーユニットにおけるレーザ光の光軸の調整を容易化することができる。
 本開示の一形態に係るレーザ出力装置では、出力調整部は、レーザ光源から出射されたレーザ光の偏光方向を調整してもよい。これにより、例えばレーザ加工装置の装置フレームにレーザ出力装置を取り付けた際に、レーザ加工装置側に設けられたレーザ集光部に入射するレーザ光の偏光方向、延いてはレーザ集光部から出射されるレーザ光の偏光方向を調整することができる。
 本開示の一形態に係るレーザ出力装置では、出力調整部は、レーザ光源から出射されたレーザ光が平面に平行な第1軸線に沿って入射するλ/2波長板と、第1軸線を中心線としてλ/2波長板が回転可能となるように、λ/2波長板を保持する第1ホルダと、λ/2波長板を通過したレーザ光が平面に平行な第2軸線に沿って入射する偏光部材と、第2軸線を中心線として偏光部材が回転可能となるように、偏光部材を保持する第2ホルダと、を有してもよい。これにより、レーザ光源から出射されたレーザ光の出力及び偏光方向を簡易な構成で調整することができる。更に、このような出力調整部をレーザ出力装置が備えることで、レーザ光源から出射されるレーザ光の波長に応じたλ/2波長板及び偏光部材を用いることができる。
 本開示の一形態に係るレーザ出力装置は、第2軸線を中心線として偏光部材と一体で回転可能となるように第2ホルダに保持され、偏光部材を透過することで第2軸線上から外れたレーザ光の光軸を第2軸線上に戻す光路補正部材を更に備えてもよい。これにより、偏光部材を透過することによるレーザ光の光路のずれを補正することができる。
 本開示の一形態に係るレーザ出力装置では、第1軸線と第2軸線とは、互いに一致していてもよい。これにより、装置の簡易化及び小型化を図ることができる。
 本開示の一形態に係るレーザ出力装置では、ミラーユニットは、支持ベースと、ミラーである第1ミラー及び第2ミラーと、を有し、支持ベースは、位置調整可能となるように、取付ベースに取り付けられており、第1ミラーは、角度調整可能となるように支持ベースに取り付けられ、出力調整部を通過したレーザ光を平面に平行な方向に沿って反射し、第2ミラーは、角度調整可能となるように支持ベースに取り付けられ、第1ミラーによって反射されたレーザ光を平面と交差する方向に沿って反射してもよい。これにより、例えばレーザ加工装置の装置フレームにレーザ出力装置を取り付けた際に、レーザ加工装置側に設けられたレーザ集光部に入射するレーザ光の光軸の位置及び角度をより精度良く調整することができる。しかも、支持ベースを取付ベースに対して位置調整することで、第1ミラー及び第2ミラーを一体で容易に位置調整することができる。
 本開示の一形態に係るレーザ出力装置は、出力調整部からミラーユニットに至るレーザ光の光路上に配置され、レーザ光の径を調整しつつレーザ光を平行化するレーザ光平行化部を更に備えてもよい。これにより、例えば、レーザ出力装置に対して、レーザ加工装置側に設けられたレーザ集光部が移動する場合にも、レーザ集光部に入射するレーザ光の状態を一定に維持することができる。
 本開示の一形態に係るレーザ出力装置は、レーザ光源から出力調整部に至るレーザ光の光路上に配置され、レーザ光の光路を開閉するシャッタを更に備え、レーザ光源は、レーザ光の出力のON/OFFを切り替える機能を有してもよい。これにより、レーザ出力装置からのレーザ光の出力のON/OFFの切り替えを、レーザ光源でのレーザ光の出力のON/OFFの切り替えによって実施することができる。加えて、シャッタによって、例えばレーザ出力装置からレーザ光が不意に出射されることを防止することができる。
 本開示の第1形態によれば、装置の大型化を抑制しつつ、集光光学系側の構成を加工対象物に対して移動させることができるレーザ加工装置を提供することが可能となる。
 本開示の第2形態によれば、レーザ光の波長が互いに異なる複数のレーザ光源を用いることができるレーザ加工装置を提供することが可能となる。
 本開示の第3形態によれば、反射型空間光変調器の反射面でのレーザ光の像を集光光学系の入射瞳面に容易に且つ精度良く転像することができるレーザ加工装置を提供することが可能となる。
 本開示の第4形態によれば、反射型空間光変調器の反射面でのレーザ光の像を集光光学系の入射瞳面に精度良く転像することができるレーザ加工装置を提供することが可能となる。
 本開示の第5形態によれば、装置の大型化を抑制しつつ、加工対象物のレーザ光入射面の変位データを取得することができるレーザ加工装置を提供することが可能となる。
 本開示の一形態によれば、レーザ加工装置に対して容易に着脱することができるレーザ出力装置を提供することが可能となる。

 以下、本開示の実施形態について、図面を参照して詳細に説明する。なお、各図において同一又は相当部分には同一符号を付し、重複する説明を省略する。
 実施形態に係るレーザ加工装置(後述)では、加工対象物にレーザ光を集光することにより、切断予定ラインに沿って加工対象物に改質領域を形成する。そこで、まず、改質領域の形成について、図1~図6を参照して説明する。
 図1に示されるように、レーザ加工装置100は、レーザ光Lをパルス発振するレーザ光源101と、レーザ光Lの光軸(光路)の向きを90°変えるように配置されたダイクロイックミラー103と、レーザ光Lを集光するための集光用レンズ105と、を備えている。また、レーザ加工装置100は、集光用レンズ105で集光されたレーザ光Lが照射される加工対象物1を支持するための支持台107と、支持台107を移動させるためのステージ111と、レーザ光Lの出力やパルス幅、パルス波形等を調節するためにレーザ光源101を制御するレーザ光源制御部102と、ステージ111の移動を制御するステージ制御部115と、を備えている。
 レーザ加工装置100においては、レーザ光源101から出射されたレーザ光Lは、ダイクロイックミラー103によってその光軸の向きを90°変えられ、支持台107上に載置された加工対象物1の内部に集光用レンズ105によって集光される。これと共に、ステージ111が移動させられ、加工対象物1がレーザ光Lに対して切断予定ライン5に沿って相対移動させられる。これにより、切断予定ライン5に沿った改質領域が加工対象物1に形成される。なお、ここでは、レーザ光Lを相対的に移動させるためにステージ111を移動させたが、集光用レンズ105を移動させてもよいし、或いはこれらの両方を移動させてもよい。
 加工対象物1としては、半導体材料で形成された半導体基板や圧電材料で形成された圧電基板等を含む板状の部材(例えば、基板、ウェハ等)が用いられる。図2に示されるように、加工対象物1には、加工対象物1を切断するための切断予定ライン5が設定されている。切断予定ライン5は、直線状に延びた仮想線である。加工対象物1の内部に改質領域を形成する場合、図3に示されるように、加工対象物1の内部に集光点(集光位置)Pを合わせた状態で、レーザ光Lを切断予定ライン5に沿って(すなわち、図2の矢印A方向に)相対的に移動させる。これにより、図4、図5及び図6に示されるように、改質領域7が切断予定ライン5に沿って加工対象物1に形成され、切断予定ライン5に沿って形成された改質領域7が切断起点領域8となる。
 集光点Pとは、レーザ光Lが集光する箇所のことである。切断予定ライン5は、直線状に限らず曲線状であってもよいし、これらが組み合わされた3次元状であってもよいし、座標指定されたものであってもよい。切断予定ライン5は、仮想線に限らず加工対象物1の表面3に実際に引かれた線であってもよい。改質領域7は、連続的に形成される場合もあるし、断続的に形成される場合もある。改質領域7は列状でも点状でもよく、要は、改質領域7は少なくとも加工対象物1の内部に形成されていればよい。また、改質領域7を起点に亀裂が形成される場合があり、亀裂及び改質領域7は、加工対象物1の外表面(表面3、裏面、若しくは外周面)に露出していてもよい。改質領域7を形成する際のレーザ光入射面は、加工対象物1の表面3に限定されるものではなく、加工対象物1の裏面であってもよい。
 ちなみに、加工対象物1の内部に改質領域7を形成する場合には、レーザ光Lは、加工対象物1を透過すると共に、加工対象物1の内部に位置する集光点P近傍にて特に吸収される。これにより、加工対象物1に改質領域7が形成される(すなわち、内部吸収型レーザ加工)。この場合、加工対象物1の表面3ではレーザ光Lが殆ど吸収されないので、加工対象物1の表面3が溶融することはない。一方、加工対象物1の表面3に改質領域7を形成する場合には、レーザ光Lは、表面3に位置する集光点P近傍にて特に吸収され、表面3から溶融され除去されて、穴や溝等の除去部が形成される(表面吸収型レーザ加工)。
 改質領域7は、密度、屈折率、機械的強度やその他の物理的特性が周囲とは異なる状態になった領域をいう。改質領域7としては、例えば、溶融処理領域(一旦溶融後再固化した領域、溶融状態中の領域及び溶融から再固化する状態中の領域のうち少なくとも何れか一つを意味する)、クラック領域、絶縁破壊領域、屈折率変化領域等があり、これらが混在した領域もある。更に、改質領域7としては、加工対象物1の材料において改質領域7の密度が非改質領域の密度と比較して変化した領域や、格子欠陥が形成された領域がある。加工対象物1の材料が単結晶シリコンである場合、改質領域7は、高転位密度領域ともいえる。
 溶融処理領域、屈折率変化領域、改質領域7の密度が非改質領域の密度と比較して変化した領域、及び、格子欠陥が形成された領域は、更に、それら領域の内部や改質領域7と非改質領域との界面に亀裂(割れ、マイクロクラック)を内包している場合がある。内包される亀裂は、改質領域7の全面に渡る場合や一部分のみや複数部分に形成される場合がある。加工対象物1は、結晶構造を有する結晶材料からなる基板を含む。例えば加工対象物1は、窒化ガリウム(GaN)、シリコン(Si)、シリコンカーバイド(SiC)、LiTaO、及び、サファイア(Al)の少なくとも何れかで形成された基板を含む。換言すると、加工対象物1は、例えば、窒化ガリウム基板、シリコン基板、SiC基板、LiTaO基板、又はサファイア基板を含む。結晶材料は、異方性結晶及び等方性結晶の何れであってもよい。また、加工対象物1は、非結晶構造(非晶質構造)を有する非結晶材料からなる基板を含んでいてもよく、例えばガラス基板を含んでいてもよい。
 実施形態では、切断予定ライン5に沿って改質スポット(加工痕)を複数形成することにより、改質領域7を形成することができる。この場合、複数の改質スポットが集まることによって改質領域7となる。改質スポットとは、パルスレーザ光の1パルスのショット(つまり1パルスのレーザ照射:レーザショット)で形成される改質部分である。改質スポットとしては、クラックスポット、溶融処理スポット若しくは屈折率変化スポット、又はこれらの少なくとも1つが混在するもの等が挙げられる。改質スポットについては、要求される切断精度、要求される切断面の平坦性、加工対象物1の厚さ、種類、結晶方位等を考慮して、その大きさや発生する亀裂の長さを適宜制御することができる。また、実施形態では、切断予定ライン5に沿って、改質スポットを改質領域7として形成することができる。
[実施形態に係るレーザ加工装置]
 次に、実施形態に係るレーザ加工装置について説明する。以下の説明では、水平面内において互いに直交する方向をX軸方向及びY軸方向とし、鉛直方向をZ軸方向とする。
[レーザ加工装置の全体構成]
 図7に示されるように、レーザ加工装置200は、装置フレーム210と、第1移動機構220と、支持台(支持部)230と、第2移動機構240と、を備えている。更に、レーザ加工装置200は、レーザ出力部(レーザ出力装置)300と、レーザ集光部400と、制御部500と、を備えている。
 第1移動機構220は、装置フレーム210に取り付けられている。第1移動機構220は、第1レールユニット221と、第2レールユニット222と、可動ベース223と、を有している。第1レールユニット221は、装置フレーム210に取り付けられている。第1レールユニット221には、Y軸方向に沿って延在する一対のレール221a,221bが設けられている。第2レールユニット222は、Y軸方向に沿って移動可能となるように、第1レールユニット221の一対のレール221a,221bに取り付けられている。第2レールユニット222には、X軸方向に沿って延在する一対のレール222a,222bが設けられている。可動ベース223は、X軸方向に沿って移動可能となるように、第2レールユニット222の一対のレール222a,222bに取り付けられている。可動ベース223は、Z軸方向に平行な軸線を中心線として回転可能である。
 支持台230は、可動ベース223に取り付けられている。支持台230は、加工対象物1を支持する。加工対象物1は、例えば、シリコン等の半導体材料からなる基板の表面側に複数の機能素子(フォトダイオード等の受光素子、レーザダイオード等の発光素子、又は回路として形成された回路素子等)がマトリックス状に形成されたものである。加工対象物1が支持台230に支持される際には、図8に示されるように、環状のフレーム11に張られたフィルム12上に、例えば加工対象物1の表面1a(複数の機能素子側の面)が貼付される。支持台230は、クランプによってフレーム11を保持すると共に真空チャックテーブルによってフィルム12を吸着することで、加工対象物1を支持する。支持台230上において、加工対象物1には、互いに平行な複数の切断予定ライン5a、及び互いに平行な複数の切断予定ライン5bが、隣り合う機能素子の間を通るように格子状に設定される。
 図7に示されるように、支持台230は、第1移動機構220において第2レールユニット222が動作することで、Y軸方向に沿って移動させられる。また、支持台230は、第1移動機構220において可動ベース223が動作することで、X軸方向に沿って移動させられる。更に、支持台230は、第1移動機構220において可動ベース223が動作することで、Z軸方向に平行な軸線を中心線として回転させられる。このように、支持台230は、X軸方向及びY軸方向に沿って移動可能となり且つZ軸方向に平行な軸線を中心線として回転可能となるように、装置フレーム210に取り付けられている。
 レーザ出力部300は、装置フレーム210に取り付けられている。レーザ集光部400は、第2移動機構240を介して装置フレーム210に取り付けられている。レーザ集光部400は、第2移動機構240が動作することで、Z軸方向に沿って移動させられる。このように、レーザ集光部400は、レーザ出力部300に対してZ軸方向に沿って移動可能となるように、装置フレーム210に取り付けられている。
 制御部500は、CPU(Central Processing Unit)、ROM(Read Only Memory)及びRAM(Random Access Memory)等によって構成されている。制御部500は、レーザ加工装置200の各部の動作を制御する。
 一例として、レーザ加工装置200では、次のように、各切断予定ライン5a,5b(図8参照)に沿って加工対象物1の内部に改質領域が形成される。
 まず、加工対象物1の裏面1b(図8参照)がレーザ光入射面となるように、加工対象物1が支持台230に支持され、加工対象物1の各切断予定ライン5aがX軸方向に平行な方向に合わされる。続いて、加工対象物1の内部において加工対象物1のレーザ光入射面から所定距離だけ離間した位置にレーザ光Lの集光点が位置するように、第2移動機構240によってレーザ集光部400が移動させられる。続いて、加工対象物1のレーザ光入射面とレーザ光Lの集光点との距離が一定に維持されつつ、各切断予定ライン5aに沿ってレーザ光Lの集光点が相対的に移動させられる。これにより、各切断予定ライン5aに沿って加工対象物1の内部に改質領域が形成される。
 各切断予定ライン5aに沿っての改質領域の形成が終了すると、第1移動機構220によって支持台230が回転させられ、加工対象物1の各切断予定ライン5bがX軸方向に平行な方向に合わされる。続いて、加工対象物1の内部において加工対象物1のレーザ光入射面から所定距離だけ離間した位置にレーザ光Lの集光点が位置するように、第2移動機構240によってレーザ集光部400が移動させられる。続いて、加工対象物1のレーザ光入射面とレーザ光Lの集光点との距離が一定に維持されつつ、各切断予定ライン5bに沿ってレーザ光Lの集光点が相対的に移動させられる。これにより、各切断予定ライン5bに沿って加工対象物1の内部に改質領域が形成される。
 このように、レーザ加工装置200では、X軸方向に平行な方向が加工方向(レーザ光Lのスキャン方向)とされている。なお、各切断予定ライン5aに沿ったレーザ光Lの集光点の相対的な移動、及び各切断予定ライン5bに沿ったレーザ光Lの集光点の相対的な移動は、第1移動機構220によって支持台230がX軸方向に沿って移動させられることで、実施される。また、各切断予定ライン5a間におけるレーザ光Lの集光点の相対的な移動、及び各切断予定ライン5b間におけるレーザ光Lの集光点の相対的な移動は、第1移動機構220によって支持台230がY軸方向に沿って移動させられることで、実施される。
 図9に示されるように、レーザ出力部300は、取付ベース301と、カバー302と、複数のミラー303,304と、を有している。更に、レーザ出力部300は、レーザ発振器(レーザ光源)310と、シャッタ320と、λ/2波長板ユニット(出力調整部、偏光方向調整部)330と、偏光板ユニット(出力調整部、偏光方向調整部)340と、ビームエキスパンダ(レーザ光平行化部)350と、ミラーユニット360と、を有している。
 取付ベース301は、複数のミラー303,304、レーザ発振器310、シャッタ320、λ/2波長板ユニット330、偏光板ユニット340、ビームエキスパンダ350及びミラーユニット360を支持している。複数のミラー303,304、レーザ発振器310、シャッタ320、λ/2波長板ユニット330、偏光板ユニット340、ビームエキスパンダ350及びミラーユニット360は、取付ベース301の主面301aに取り付けられている。取付ベース301は、板状の部材であり、装置フレーム210(図7参照)に対して着脱可能である。レーザ出力部300は、取付ベース301を介して装置フレーム210に取り付けられている。つまり、レーザ出力部300は、装置フレーム210に対して着脱可能である。
 カバー302は、取付ベース301の主面301a上において、複数のミラー303,304、レーザ発振器310、シャッタ320、λ/2波長板ユニット330、偏光板ユニット340、ビームエキスパンダ350及びミラーユニット360を覆っている。カバー302は、取付ベース301に対して着脱可能である。
 レーザ発振器310は、直線偏光のレーザ光LをX軸方向に沿ってパルス発振する。レーザ発振器310から出射されるレーザ光Lの波長は、500~550nm、1000~1150nm又は1300~1400nmのいずれかの波長帯に含まれる。500~550nmの波長帯のレーザ光Lは、例えばサファイアからなる基板に対する内部吸収型レーザ加工に適している。1000~1150nm及び1300~1400nmの各波長帯のレーザ光Lは、例えばシリコンからなる基板に対する内部吸収型レーザ加工に適している。レーザ発振器310から出射されるレーザ光Lの偏光方向は、例えば、Y軸方向に平行な方向である。レーザ発振器310から出射されたレーザ光Lは、ミラー303によって反射され、Y軸方向に沿ってシャッタ320に入射する。
 レーザ発振器310では、次のように、レーザ光Lの出力のON/OFFが切り替えられる。レーザ発振器310が固体レーザで構成されている場合、共振器内に設けられたQスイッチ(AOM(音響光学変調器)、EOM(電気光学変調器)等)のON/OFFが切り替えられることで、レーザ光Lの出力のON/OFFが高速に切り替えられる。レーザ発振器310がファイバレーザで構成されている場合、シードレーザ、アンプ(励起用)レーザを構成する半導体レーザの出力のON/OFFが切り替えられることで、レーザ光Lの出力のON/OFFが高速に切り替えられる。レーザ発振器310が外部変調素子を用いている場合、共振器外に設けられた外部変調素子(AOM、EOM等)のON/OFFが切り替えられることで、レーザ光Lの出力のON/OFFが高速に切り替えられる。
 シャッタ320は、機械式の機構によってレーザ光Lの光路を開閉する。レーザ出力部300からのレーザ光Lの出力のON/OFFの切り替えは、上述したように、レーザ発振器310でのレーザ光Lの出力のON/OFFの切り替えによって実施されるが、シャッタ320が設けられていることで、例えばレーザ出力部300からレーザ光Lが不意に出射されることが防止される。シャッタ320を通過したレーザ光Lは、ミラー304によって反射され、X軸方向に沿ってλ/2波長板ユニット330及び偏光板ユニット340に順次入射する。
 λ/2波長板ユニット330及び偏光板ユニット340は、レーザ光Lの出力(光強度)を調整する出力調整部として機能する。また、λ/2波長板ユニット330及び偏光板ユニット340は、レーザ光Lの偏光方向を調整する偏光方向調整部として機能する。これらの詳細については後述する。λ/2波長板ユニット330及び偏光板ユニット340を順次通過したレーザ光Lは、X軸方向に沿ってビームエキスパンダ350に入射する。
 ビームエキスパンダ350は、レーザ光Lの径を調整しつつ、レーザ光Lを平行化する。ビームエキスパンダ350を通過したレーザ光Lは、X軸方向に沿ってミラーユニット360に入射する。
 ミラーユニット360は、支持ベース361と、複数のミラー362,363と、を有している。支持ベース361は、複数のミラー362,363を支持している。支持ベース361は、X軸方向及びY軸方向に沿って位置調整可能となるように、取付ベース301に取り付けられている。ミラー(第1ミラー)362は、ビームエキスパンダ350を通過したレーザ光LをY軸方向に反射する。ミラー362は、その反射面が例えばZ軸に平行な軸線回りに角度調整可能となるように、支持ベース361に取り付けられている。ミラー(第2ミラー)363は、ミラー362によって反射されたレーザ光LをZ軸方向に反射する。ミラー363は、その反射面が例えばX軸に平行な軸線回りに角度調整可能となり且つY軸方向に沿って位置調整可能となるように、支持ベース361に取り付けられている。ミラー363によって反射されたレーザ光Lは、支持ベース361に形成された開口361aを通過し、Z軸方向に沿ってレーザ集光部400(図7参照)に入射する。つまり、レーザ出力部300によるレーザ光Lの出射方向は、レーザ集光部400の移動方向に一致している。上述したように、各ミラー362,363は、反射面の角度を調整するための機構を有している。ミラーユニット360では、取付ベース301に対する支持ベース361の位置調整、支持ベース361に対するミラー363の位置調整、及び各ミラー362,363の反射面の角度調整が実施されることで、レーザ出力部300から出射されるレーザ光Lの光軸の位置及び角度がレーザ集光部400に対して合わされる。つまり、複数のミラー362,363は、レーザ出力部300から出射されるレーザ光Lの光軸を調整するための構成である。
 図10に示されるように、レーザ集光部400は、筐体401を有している。筐体401は、Y軸方向を長手方向とする直方体状の形状を呈している。筐体401の一方の側面401eには、第2移動機構240が取り付けられている(図11及び図13参照)。筐体401には、ミラーユニット360の開口361aとZ軸方向において対向するように、円筒状の光入射部401aが設けられている。光入射部401aは、レーザ出力部300から出射されたレーザ光Lを筐体401内に入射させる。ミラーユニット360と光入射部401aとは、第2移動機構240によってレーザ集光部400がZ軸方向に沿って移動させられた際に互いに接触することがない距離だけ、互いに離間している。
 図11及び図12に示されるように、レーザ集光部400は、ミラー402と、ダイクロイックミラー403と、を有している。更に、レーザ集光部400は、反射型空間光変調器410と、4fレンズユニット420と、集光レンズユニット(集光光学系)430と、駆動機構440と、一対の測距センサ(第1センサ及び第2センサ)450と、を有している。
 ミラー402は、光入射部401aとZ軸方向において対向するように、筐体401の底面401bに取り付けられている。ミラー402は、光入射部401aを介して筐体401内に入射したレーザ光LをXY平面に平行な方向に反射する。ミラー402には、レーザ出力部300のビームエキスパンダ350によって平行化されたレーザ光LがZ軸方向に沿って入射する。つまり、ミラー402には、レーザ光Lが平行光としてZ軸方向に沿って入射する。そのため、第2移動機構240によってレーザ集光部400がZ軸方向に沿って移動させられても、Z軸方向に沿ってミラー402に入射するレーザ光Lの状態は一定に維持される。ミラー402によって反射されたレーザ光Lは、反射型空間光変調器410に入射する。
 反射型空間光変調器410は、反射面410aが筐体401内に臨んだ状態で、Y軸方向における筐体401の端部401cに取り付けられている。反射型空間光変調器410は、例えば反射型液晶(LCOS:Liquid Crystal on Silicon)の空間光変調器(SLM:Spatial Light Modulator)であり、レーザ光Lを変調しつつ、レーザ光LをY軸方向に反射する。反射型空間光変調器410によって変調されると共に反射されたレーザ光Lは、Y軸方向に沿って4fレンズユニット420に入射する。ここで、XY平面に平行な平面内において、反射型空間光変調器410に入射するレーザ光Lの光軸と、反射型空間光変調器410から出射されるレーザ光Lの光軸とがなす角度αは、鋭角(例えば、10~60°)とされている。つまり、レーザ光Lは、反射型空間光変調器410においてXY平面に沿って鋭角に反射される。これは、レーザ光Lの入射角及び反射角を抑えて回折効率の低下を抑制し、反射型空間光変調器410の性能を十分に発揮させるためである。なお、反射型空間光変調器410では、例えば、液晶が用いられた光変調層の厚さが数μm~数十μm程度と極めて薄いため、反射面410aは、光変調層の光入出射面と実質的に同じと捉えることができる。
 4fレンズユニット420は、ホルダ421と、反射型空間光変調器410側のレンズ(第1レンズ系、結像光学系)422と、集光レンズユニット430側のレンズ(第2レンズ系、結像光学系)423と、スリット部材424と、を有している。ホルダ421は、一対のレンズ422,423及びスリット部材424を保持している。ホルダ421は、レーザ光Lの光軸に沿った方向における一対のレンズ422,423及びスリット部材424の互いの位置関係を一定に維持している。一対のレンズ422,423は、反射型空間光変調器410の反射面410aと集光レンズユニット430の入射瞳面430aとが結像関係にある両側テレセントリック光学系を構成している。これにより、反射型空間光変調器410の反射面410aでのレーザ光Lの像(反射型空間光変調器410において変調されたレーザ光Lの像)が、集光レンズユニット430の入射瞳面430aに転像(結像)される。スリット部材424には、スリット424aが形成されている。スリット424aは、レンズ422とレンズ423との間であって、レンズ422の焦点面付近に位置している。反射型空間光変調器410によって変調されると共に反射されたレーザ光Lのうち不要な部分は、スリット部材424によって遮断される。4fレンズユニット420を通過したレーザ光Lは、Y軸方向に沿ってダイクロイックミラー403に入射する。
 ダイクロイックミラー403は、レーザ光Lの大部分(例えば、95~99.5%)をZ軸方向に反射し、レーザ光Lの一部(例えば、0.5~5%)をY軸方向に沿って透過させる。レーザ光Lの大部分は、ダイクロイックミラー403においてZX平面に沿って直角に反射される。ダイクロイックミラー403によって反射されたレーザ光Lは、Z軸方向に沿って集光レンズユニット430に入射する。
 集光レンズユニット430は、Y軸方向における筐体401の端部401d(端部401cの反対側の端部)に、駆動機構440を介して取り付けられている。集光レンズユニット430は、ホルダ431と、複数のレンズ432と、を有している。ホルダ431は、複数のレンズ432を保持している。複数のレンズ432は、支持台230に支持された加工対象物1(図7参照)に対してレーザ光Lを集光する。駆動機構440は、圧電素子の駆動力によって、集光レンズユニット430をZ軸方向に沿って移動させる。
 一対の測距センサ450は、X軸方向において集光レンズユニット430の両側に位置するように、筐体401の端部401dに取り付けられている。各測距センサ450は、支持台230に支持された加工対象物1(図7参照)のレーザ光入射面に対して測距用の光(例えば、レーザ光)を出射し、当該レーザ光入射面によって反射された測距用の光を検出することで、加工対象物1のレーザ光入射面の変位データを取得する。なお、測距センサ450には、三角測距方式、レーザ共焦点方式、白色共焦点方式、分光干渉方式、非点収差方式等のセンサを利用することができる。
 レーザ加工装置200では、上述したように、X軸方向に平行な方向が加工方向(レーザ光Lのスキャン方向)とされている。そのため、各切断予定ライン5a,5bに沿ってレーザ光Lの集光点が相対的に移動させられる際に、一対の測距センサ450のうち集光レンズユニット430に対して相対的に先行する測距センサ450が、各切断予定ライン5a,5bに沿った加工対象物1のレーザ光入射面の変位データを取得する。そして、加工対象物1のレーザ光入射面とレーザ光Lの集光点との距離が一定に維持されるように、駆動機構440が、測距センサ450によって取得された変位データに基づいて集光レンズユニット430をZ軸方向に沿って移動させる。
 レーザ集光部400は、ビームスプリッタ461と、一対のレンズ462,463と、レーザ光Lの強度分布モニタ用のカメラ464と、を有している。ビームスプリッタ461は、ダイクロイックミラー403を透過したレーザ光Lを反射成分と透過成分とに分ける。ビームスプリッタ461によって反射されたレーザ光Lは、Z軸方向に沿って一対のレンズ462,463及びカメラ464に順次入射する。一対のレンズ462,463は、集光レンズユニット430の入射瞳面430aとカメラ464の撮像面とが結像関係にある両側テレセントリック光学系を構成している。これにより、集光レンズユニット430の入射瞳面430aでのレーザ光Lの像が、カメラ464の撮像面に転像(結像)される。上述したように、集光レンズユニット430の入射瞳面430aでのレーザ光Lの像は、反射型空間光変調器410において変調されたレーザ光Lの像である。したがって、レーザ加工装置200では、カメラ464による撮像結果を監視することで、反射型空間光変調器410の動作状態を把握することができる。
 更に、レーザ集光部400は、ビームスプリッタ471と、レンズ472と、レーザ光Lの光軸位置モニタ用のカメラ473と、を有している。ビームスプリッタ471は、ビームスプリッタ461を透過したレーザ光Lを反射成分と透過成分とに分ける。ビームスプリッタ471によって反射されたレーザ光Lは、Z軸方向に沿ってレンズ472及びカメラ473に順次入射する。レンズ472は、入射したレーザ光Lをカメラ473の撮像面上に集光する。レーザ加工装置200では、カメラ464及びカメラ473のそれぞれによる撮像結果を監視しつつ、ミラーユニット360において、取付ベース301に対する支持ベース361の位置調整、支持ベース361に対するミラー363の位置調整、及び各ミラー362,363の反射面の角度調整を実施することで(図9及び図10参照)、集光レンズユニット430に入射するレーザ光Lの光軸のずれ(集光レンズユニット430に対するレーザ光の強度分布の位置ずれ、及び集光レンズユニット430に対するレーザ光Lの光軸の角度ずれ)を補正することができる。
 複数のビームスプリッタ461,471は、筐体401の端部401dからY軸方向に沿って延在する筒体404内に配置されている。一対のレンズ462,463は、Z軸方向に沿って筒体404上に立設された筒体405内に配置されており、カメラ464は、筒体405の端部に配置されている。レンズ472は、Z軸方向に沿って筒体404上に立設された筒体406内に配置されており、カメラ473は、筒体406の端部に配置されている。筒体405と筒体406とは、Y軸方向において互いに並設されている。なお、ビームスプリッタ471を透過したレーザ光Lは、筒体404の端部に設けられたダンパ等に吸収されるようにしてもよいし、或いは、適宜の用途で利用されるようにしてもよい。
 図12及び図13に示されるように、レーザ集光部400は、可視光源481と、複数のレンズ482と、レチクル483と、ミラー484と、ハーフミラー485と、ビームスプリッタ486と、レンズ487と、観察カメラ488と、を有している。可視光源481は、Z軸方向に沿って可視光Vを出射する。複数のレンズ482は、可視光源481から出射された可視光Vを平行化する。レチクル483は、可視光Vに目盛り線を付与する。ミラー484は、複数のレンズ482によって平行化された可視光VをX軸方向に反射する。ハーフミラー485は、ミラー484によって反射された可視光Vを反射成分と透過成分とに分ける。ハーフミラー485によって反射された可視光Vは、Z軸方向に沿ってビームスプリッタ486及びダイクロイックミラー403を順次透過し、集光レンズユニット430を介して、支持台230に支持された加工対象物1(図7参照)に照射される。
 加工対象物1に照射された可視光Vは、加工対象物1のレーザ光入射面によって反射され、集光レンズユニット430を介してダイクロイックミラー403に入射し、Z軸方向に沿ってダイクロイックミラー403を透過する。ビームスプリッタ486は、ダイクロイックミラー403を透過した可視光Vを反射成分と透過成分とに分ける。ビームスプリッタ486を透過した可視光Vは、ハーフミラー485を透過し、Z軸方向に沿ってレンズ487及び観察カメラ488に順次入射する。レンズ487は、入射した可視光Vを観察カメラ488の撮像面上に集光する。レーザ加工装置200では、観察カメラ488による撮像結果を観察することで、加工対象物1の状態を把握することができる。
 ミラー484、ハーフミラー485及びビームスプリッタ486は、筐体401の端部401d上に取り付けられたホルダ407内に配置されている。複数のレンズ482及びレチクル483は、Z軸方向に沿ってホルダ407上に立設された筒体408内に配置されており、可視光源481は、筒体408の端部に配置されている。レンズ487は、Z軸方向に沿ってホルダ407上に立設された筒体409内に配置されており、観察カメラ488は、筒体409の端部に配置されている。筒体408と筒体409とは、X軸方向において互いに並設されている。なお、X軸方向に沿ってハーフミラー485を透過した可視光V、及びビームスプリッタ486によってX軸方向に反射された可視光Vは、それぞれ、ホルダ407の壁部に設けられたダンパ等に吸収されるようにしてもよいし、或いは、適宜の用途で利用されるようにしてもよい。
 レーザ加工装置200では、レーザ出力部300の交換が想定されている。これは、加工対象物1の仕様、加工条件等に応じて、加工に適したレーザ光Lの波長が異なるからである。そのため、出射するレーザ光Lの波長が互いに異なる複数のレーザ出力部300が用意される。ここでは、出射するレーザ光Lの波長が500~550nmの波長帯に含まれるレーザ出力部300、出射するレーザ光Lの波長が1000~1150nmの波長帯に含まれるレーザ出力部300、及び出射するレーザ光Lの波長が1300~1400nmの波長帯に含まれるレーザ出力部300が用意される。
 一方、レーザ加工装置200では、レーザ集光部400の交換が想定されていない。これは、レーザ集光部400がマルチ波長に対応している(互いに連続しない複数の波長帯に対応している)からである。具体的には、ミラー402、反射型空間光変調器410、4fレンズユニット420の一対のレンズ422,423、ダイクロイックミラー403、及び集光レンズユニット430のレンズ432等がマルチ波長に対応している。ここでは、レーザ集光部400は、500~550nm、1000~1150nm及び1300~1400nmの波長帯に対応している。これは、レーザ集光部400の各構成に所定の誘電体多層膜をコーティングすること等、所望の光学性能が満足されるようにレーザ集光部400の各構成が設計されることで実現される。なお、レーザ出力部300において、λ/2波長板ユニット330はλ/2波長板を有しており、偏光板ユニット340は偏光板を有している。λ/2波長板及び偏光板は、波長依存性が高い光学素子である。そのため、λ/2波長板ユニット330及び偏光板ユニット340は、波長帯ごとに異なる構成としてレーザ出力部300に設けられている。
[レーザ加工装置におけるレーザ光の光路及び偏光方向]
 レーザ加工装置200では、支持台230に支持された加工対象物1に対して集光されるレーザ光Lの偏光方向は、図11に示されるように、X軸方向に平行な方向であり、加工方向(レーザ光Lのスキャン方向)に一致している。ここで、反射型空間光変調器410では、レーザ光LがP偏光として反射される。これは、反射型空間光変調器410の光変調層に液晶が用いられている場合において、反射型空間光変調器410に対して入出射するレーザ光Lの光軸を含む平面に平行な面内で液晶分子が傾斜するように、当該液晶が配向されているときには、偏波面の回転が抑制された状態でレーザ光Lに位相変調が施されるからである(例えば、特許第3878758号公報参照)。一方、ダイクロイックミラー403では、レーザ光LがS偏光として反射される。これは、レーザ光LをP偏光として反射させるよりも、レーザ光LをS偏光として反射させたほうが、ダイクロイックミラー403をマルチ波長に対応させるための誘電体多層膜のコーティング数が減少する等、ダイクロイックミラー403の設計が容易となるからである。
 したがって、レーザ集光部400では、ミラー402から反射型空間光変調器410及び4fレンズユニット420を介してダイクロイックミラー403に至る光路が、XY平面に沿うように設定されており、ダイクロイックミラー403から集光レンズユニット430に至る光路が、Z軸方向に沿うように設定されている。
 図9に示されるように、レーザ出力部300では、レーザ光Lの光路がX軸方向又はY軸方向(主面301aに平行な平面)に沿うように設定されている。具体的には、レーザ発振器310からミラー303に至る光路、並びに、ミラー304からλ/2波長板ユニット330、偏光板ユニット340及びビームエキスパンダ350を介してミラーユニット360に至る光路が、X軸方向に沿うように設定されており、ミラー303からシャッタ320を介してミラー304に至る光路、及び、ミラーユニット360においてミラー362からミラー363に至る光路が、Y軸方向に沿うように設定されている。
 ここで、Z軸方向に沿ってレーザ出力部300からレーザ集光部400に進行したレーザ光Lは、図11に示されるように、ミラー402によってXY平面に平行な方向に反射され、反射型空間光変調器410に入射する。このとき、XY平面に平行な平面内において、反射型空間光変調器410に入射するレーザ光Lの光軸と、反射型空間光変調器410から出射されるレーザ光Lの光軸とは、鋭角である角度αをなしている。一方、上述したように、レーザ出力部300では、レーザ光Lの光路がX軸方向又はY軸方向に沿うように設定されている。
 したがって、レーザ出力部300において、λ/2波長板ユニット330及び偏光板ユニット340を、レーザ光Lの出力を調整する出力調整部としてだけでなく、レーザ光Lの偏光方向を調整する偏光方向調整部としても機能させる必要がある。
[λ/2波長板ユニット及び偏光板ユニット]
 図14に示されるように、λ/2波長板ユニット330は、ホルダ(第1ホルダ)331と、λ/2波長板332と、を有している。ホルダ331は、X軸方向に平行な軸線(第1軸線)XLを中心線としてλ/2波長板332が回転可能となるように、λ/2波長板332を保持している。λ/2波長板332は、その光学軸(例えば、fast軸)に対して偏光方向が角度θだけ傾いてレーザ光Lが入射した場合に、軸線XLを中心線として偏光方向を角度2θだけ回転させてレーザ光Lを出射する(図15の(a)参照)。
 偏光板ユニット340は、ホルダ(第2ホルダ)341と、偏光板(偏光部材)342と、光路補正板(光路補正部材)343と、を有している。ホルダ341は、軸線(第2軸線)XLを中心線として偏光板342及び光路補正板343が一体で回転可能となるように、偏光板342及び光路補正板343を保持している。偏光板342の光入射面及び光出射面は、所定角度(例えば、ブリュスター角度)だけ傾いている。偏光板342は、レーザ光Lが入射した場合に、偏光板342の偏光軸に一致するレーザ光LのP偏光成分を透過させ、レーザ光LのS偏光成分を反射又は吸収する(図15の(b)参照)。光路補正板343の光入射面及び光出射面は、偏光板342の光入射面及び光出射面とは逆側に傾いている。光路補正板343は、偏光板342を透過することで軸線XL上から外れたレーザ光Lの光軸を軸線XL上に戻す。
 上述したように、レーザ集光部400では、XY平面に平行な平面内において、反射型空間光変調器410に入射するレーザ光Lの光軸と、反射型空間光変調器410から出射されるレーザ光Lの光軸とが、鋭角である角度αをなしている(図11参照)。一方、レーザ出力部300では、レーザ光Lの光路がX軸方向又はY軸方向に沿うように設定されている(図9参照)。
 そこで、偏光板ユニット340では、軸線XLを中心線として偏光板342及び光路補正板343が一体で回転させられ、図15の(b)に示されるように、Y軸方向に平行な方向に対して偏光板342の偏光軸が角度αだけ傾けられる。これにより、偏光板ユニット340から出射されるレーザ光Lの偏光方向が、Y軸方向に平行な方向に対して角度αだけ傾く。その結果、反射型空間光変調器410においてレーザ光LがP偏光として反射されると共に、ダイクロイックミラー403においてレーザ光LがS偏光として反射され、支持台230に支持された加工対象物1に対して集光されるレーザ光Lの偏光方向がX軸方向に平行な方向となる。
 また、図15の(b)に示されるように、偏光板ユニット340に入射するレーザ光Lの偏光方向が調整され、偏光板ユニット340から出射されるレーザ光Lの光強度が調整される。偏光板ユニット340に入射するレーザ光Lの偏光方向の調整は、λ/2波長板ユニット330において軸線XLを中心線としてλ/2波長板332が回転させられ、図15の(a)に示されるように、λ/2波長板332に入射するレーザ光Lの偏光方向(例えば、Y軸方向に平行な方向)に対するλ/2波長板332の光学軸の角度が調整されることで、実施される。
 以上のように、レーザ出力部300において、λ/2波長板ユニット330及び偏光板ユニット340は、レーザ光Lの出力を調整する出力調整部(上述した例では、出力減衰部)としてだけでなく、レーザ光Lの偏光方向を調整する偏光方向調整部としても機能している。
[4fレンズユニット]
 上述したように、4fレンズユニット420の一対のレンズ422,423は、反射型空間光変調器410の反射面410aと集光レンズユニット430の入射瞳面430aとが結像関係にある両側テレセントリック光学系を構成している。具体的には、図16に示されるように、反射型空間光変調器410側のレンズ422と反射型空間光変調器410の反射面410aとの間の光路の距離がレンズ422の第1焦点距離f1となり、集光レンズユニット430側のレンズ423と集光レンズユニット430の入射瞳面430aとの間の光路の距離がレンズ423の第2焦点距離f2となり、レンズ422とレンズ423との間の光路の距離が第1焦点距離f1と第2焦点距離f2との和(すなわち、f1+f2)となっている。反射型空間光変調器410から集光レンズユニット430に至る光路のうち一対のレンズ422,423間の光路は、一直線である。
 レーザ加工装置200では、反射型空間光変調器410の反射面410aでのレーザ光Lの有効径を大きくする観点から、両側テレセントリック光学系の倍率Mが、0.5<M<1(縮小系)を満たしている。反射型空間光変調器410の反射面410aでのレーザ光Lの有効径が大きいほど、高精細な位相パターンでレーザ光Lが変調される。反射型空間光変調器410から集光レンズユニット430に至るレーザ光Lの光路が長くなるのを抑制するという観点では、0.6≦M≦0.95であることがより好ましい。ここで、(両側テレセントリック光学系の倍率M)=(集光レンズユニット430の入射瞳面430aでの像の大きさ)/(反射型空間光変調器410の反射面410aでの物体の大きさ)である。レーザ加工装置200の場合、両側テレセントリック光学系の倍率M、レンズ422の第1焦点距離f1及びレンズ423の第2焦点距離f2が、M=f2/f1を満たしている。
 なお、反射型空間光変調器410の反射面410aでのレーザ光Lの有効径を小さくする観点から、両側テレセントリック光学系の倍率Mが、1<M<2(拡大系)を満たしていてもよい。反射型空間光変調器410の反射面410aでのレーザ光Lの有効径が小さいほど、ビームエキスパンダ350(図9参照)の倍率が小さくて済み、XY平面に平行な平面内において、反射型空間光変調器410に入射するレーザ光Lの光軸と、反射型空間光変調器410から出射されるレーザ光Lの光軸とがなす角度α(図11参照)が小さくなる。反射型空間光変調器410から集光レンズユニット430に至るレーザ光Lの光路が長くなるのを抑制するという観点では、1.05≦M≦1.7であることがより好ましい。
 4fレンズユニット420では、両側テレセントリック光学系の倍率Mが1ではないため、図17に示されるように、一対のレンズ422,423が光軸に沿って移動すると、集光レンズユニット430側の共役点が移動する。具体的には、倍率M<1(縮小系)の場合、一対のレンズ422,423が光軸に沿って集光レンズユニット430側に移動すると、集光レンズユニット430側の共役点が反射型空間光変調器410の反対側に移動する。一方、倍率M>1(拡大系)の場合、一対のレンズ422,423が光軸に沿って反射型空間光変調器410側に移動すると、集光レンズユニット430側の共役点が反射型空間光変調器410の反対側に移動する。これにより、例えば集光レンズユニット430の取付位置にずれが生じた場合に、集光レンズユニット430の入射瞳面430aに集光レンズユニット430側の共役点が位置合わせされる。4fレンズユニット420では、図11に示されるように、Y軸方向に延在する複数の長穴421aがホルダ421の底壁に形成されており、各長穴421aを介したボルト止めによって、ホルダ421が筐体401の底面401bに固定されている。これにより、光軸に沿った方向における一対のレンズ422,423の位置調整は、筐体401の底面401bに対するホルダ421の固定位置がY軸方向に沿って調整されることで、実施される。
[作用及び効果]
 レーザ加工装置200は、装置フレーム210と、装置フレーム210に取り付けられ、加工対象物1を支持する支持台230と、装置フレーム210に取り付けられたレーザ出力部300と、レーザ出力部300に対して移動可能となるように装置フレーム210に取り付けられたレーザ集光部400と、を備える。レーザ出力部300は、レーザ光Lを出射するレーザ発振器310を有する。レーザ集光部400は、レーザ光Lを変調しつつ反射する反射型空間光変調器410と、加工対象物1に対してレーザ光Lを集光する集光レンズユニット430と、反射型空間光変調器410の反射面410aと集光レンズユニット430の入射瞳面430aとが結像関係にある両側テレセントリック光学系を構成する一対のレンズ422,423と、を有する。
 レーザ加工装置200では、反射型空間光変調器410、集光レンズユニット430及び一対のレンズ422,423を有するレーザ集光部400が、レーザ発振器310を有するレーザ出力部300に対して移動可能である。したがって、例えば、レーザ発振器310から集光レンズユニット430に至るレーザ光Lの光路上に配置された各構成の全体を移動させる場合に比べ、移動対象となるレーザ集光部400を軽量化することができ、レーザ集光部400を移動させるための第2移動機構240を小型化することができる。しかも、反射型空間光変調器410、集光レンズユニット430及び一対のレンズ422,423は一体として移動させられ、互いの位置関係が維持されるため、反射型空間光変調器410の反射面410aでのレーザ光Lの像を集光レンズユニット430の入射瞳面430aに精度良く転像することができる。よって、レーザ加工装置200によれば、装置の大型化を抑制しつつ、集光レンズユニット430側の構成を加工対象物1に対して移動させることができる。
 レーザ加工装置200では、レーザ出力部300からのレーザ光Lの出射方向(Z軸方向)が、レーザ集光部400の移動方向(Z軸方向)に一致している。これにより、レーザ出力部300に対してレーザ集光部400が移動しても、レーザ集光部400に入射するレーザ光Lの位置が変化するのを抑制することができる。
 レーザ加工装置200では、レーザ出力部300が、レーザ光Lを平行化するビームエキスパンダ350を更に有する。これにより、レーザ出力部300に対してレーザ集光部400が移動しても、レーザ集光部400に入射するレーザ光Lの径が変化するのを抑制することができる。なお、ビームエキスパンダ350によってレーザ光Lが完全な平行光とされず、例えばレーザ光Lの広がり角が多少あったとしても、反射型空間光変調器410においてレーザ光Lを平行化することができる。
 レーザ加工装置200では、レーザ集光部400が、反射型空間光変調器410から一対のレンズ422,423を介して集光レンズユニット430に至るレーザ光Lの光路が内部に設定された筐体401を更に有し、筐体401に、レーザ出力部300から出射されたレーザ光Lを筐体401内に入射させる光入射部401aが設けられている。これにより、反射型空間光変調器410から一対のレンズ422,423を介して集光レンズユニット430に至るレーザ光Lの光路の状態を一定に維持しつつ、レーザ出力部300に対してレーザ集光部400を移動させることができる。
 レーザ加工装置200では、レーザ集光部400が、レーザ集光部400の移動方向(Z軸方向)において光入射部401aと対向するように筐体401内に配置されたミラー402を更に有し、ミラー402が、光入射部401aから筐体401内に入射したレーザ光Lを反射型空間光変調器410に向けて反射する。これにより、レーザ出力部300からレーザ集光部400に入射したレーザ光Lを反射型空間光変調器410に所望の角度で入射させることができる。
 レーザ加工装置200では、支持台230が、レーザ集光部400の移動方向(Z軸方向)に垂直な平面(XY平面)に沿って移動可能となるように装置フレーム210に取り付けられている。これにより、加工対象物1に対して所望の位置にレーザ光Lの集光点を位置させることに加え、レーザ集光部400の移動方向に垂直な平面に平行な方向において、加工対象物1に対してレーザ光Lをスキャンすることができる。
 レーザ加工装置200では、支持台230が、第1移動機構220を介して装置フレーム210に取り付けられており、レーザ集光部400が、第2移動機構240を介して装置フレーム210に取り付けられている。これにより、支持台230及びレーザ集光部400のそれぞれの移動を確実に実施することができる。
 また、レーザ加工装置200は、装置フレーム210と、装置フレーム210に取り付けられ、加工対象物1を支持する支持台230と、装置フレーム210に対して着脱可能であるレーザ出力部300と、装置フレーム210に取り付けられたレーザ集光部400と、を備える。レーザ出力部300は、レーザ光Lを出射するレーザ発振器310と、レーザ光Lの出力を調整するλ/2波長板ユニット330及び偏光板ユニット340と、を有する。レーザ集光部400は、レーザ光Lを変調しつつ反射する反射型空間光変調器410と、加工対象物1に対してレーザ光Lを集光する集光レンズユニット430と、反射型空間光変調器410の反射面410aと集光レンズユニット430の入射瞳面430aとが結像関係にある両側テレセントリック光学系を構成する一対のレンズ422,423と、を有する。この場合、レーザ集光部400が装置フレーム210に固定されていてもよい。そして、支持台230が、X軸方向及びY軸方向に沿ってだけでなくZ軸方向に沿っても移動可能となるように、装置フレーム210に取り付けられていてもよい。
 レーザ加工装置200では、反射型空間光変調器410、集光レンズユニット430及び一対のレンズ422,423を有するレーザ集光部400とは別体で、レーザ発振器310並びにλ/2波長板ユニット330及び偏光板ユニット340を有するレーザ出力部300が装置フレーム210に対して着脱可能である。したがって、加工対象物1の仕様、加工条件等に応じて、加工に適したレーザ光Lの波長が異なる場合には、所望の波長を有するレーザ光Lを出射するレーザ発振器310、並びに波長依存性を有するλ/2波長板ユニット330及び偏光板ユニット340を纏めて交換することができる。よって、レーザ加工装置200によれば、レーザ光Lの波長が互いに異なる複数のレーザ発振器310を用いることができる。
 レーザ加工装置200では、レーザ出力部300が、レーザ発振器310並びにλ/2波長板ユニット330及び偏光板ユニット340を支持し且つ装置フレーム210に対して着脱可能である取付ベース301を更に有し、レーザ出力部300が、取付ベース301を介して装置フレーム210に取り付けられている。これにより、装置フレーム210に対してレーザ出力部300を容易に着脱することができる。
 レーザ加工装置200では、レーザ出力部300が、レーザ出力部300から出射されるレーザ光Lの光軸を調整するためのミラー362,363を更に有する。これにより、例えば装置フレーム210にレーザ出力部300を取り付けた際に、レーザ集光部400に入射するレーザ光Lの光軸の位置及び角度を調整することができる。
 レーザ加工装置200では、λ/2波長板ユニット330及び偏光板ユニット340が、レーザ光Lの偏光方向を調整する。これにより、例えば装置フレーム210にレーザ出力部300を取り付けた際に、レーザ集光部400に入射するレーザ光Lの偏光方向、延いてはレーザ集光部400から出射されるレーザ光Lの偏光方向を調整することができる。
 レーザ加工装置200では、λ/2波長板ユニット330及び偏光板ユニット340が、λ/2波長板332及び偏光板342を含んでいる。これにより、波長依存性を有するλ/2波長板332及び偏光板342を、レーザ発振器310と纏めて交換することができる。
 レーザ加工装置200では、レーザ出力部300が、レーザ光Lの径を調整しつつレーザ光Lを平行化するビームエキスパンダ350を更に有する。これにより、例えばレーザ出力部300に対してレーザ集光部400が移動する場合にも、レーザ集光部400に入射するレーザ光Lの状態を一定に維持することができる。
 レーザ加工装置200では、反射型空間光変調器410、集光レンズユニット430及び一対のレンズ422,423が、500~550nm、1000~1150nm及び1300~1400nmの波長帯に対応している。これにより、各波長帯のレーザ光Lを出射するレーザ出力部300をレーザ加工装置200に取り付けることができる。なお、500~550nmの波長帯のレーザ光Lは、例えばサファイアからなる基板に対する内部吸収型レーザ加工に適している。1000~1150nm及び1300~1400nmの各波長帯のレーザ光Lは、例えばシリコンからなる基板に対する内部吸収型レーザ加工に適している。
 また、レーザ加工装置200は、加工対象物1を支持する支持台230と、レーザ光Lを出射するレーザ発振器310と、レーザ光Lを変調しつつ反射する反射型空間光変調器410と、加工対象物1に対してレーザ光Lを集光する集光レンズユニット430と、反射型空間光変調器410の反射面410aと集光レンズユニット430の入射瞳面430aとが結像関係にある両側テレセントリック光学系を構成する一対のレンズ422,423と、を備える。反射型空間光変調器410から集光レンズユニット430に至るレーザ光Lの光路のうち、少なくとも一対のレンズ422,423を通過する(すなわち、反射型空間光変調器410側のレンズ422から集光レンズユニット430側のレンズ423に至る)レーザ光Lの光路は、一直線である。両側テレセントリック光学系の倍率Mは、0.5<M<1又は1<M<2を満たす。なお、レーザ加工装置200では、両側テレセントリック光学系の倍率M、レンズ422の第1焦点距離f1及びレンズ423の第2焦点距離f2が、M=f2/f1を満たす。この場合、レーザ集光部400が装置フレーム210に固定されていてもよい。そして、支持台230が、X軸方向及びY軸方向に沿ってだけでなくZ軸方向に沿っても移動可能となるように、装置フレーム210に取り付けられていてもよい。
 レーザ加工装置200では、両側テレセントリック光学系の倍率Mが1ではない。これにより、一対のレンズ422,423が光軸に沿って移動すると、集光レンズユニット430側の共役点が移動する。具体的には、倍率M<1(縮小系)の場合、一対のレンズ422,423が光軸に沿って集光レンズユニット430側に移動すると、集光レンズユニット430側の共役点が反射型空間光変調器410の反対側に移動する。一方、倍率M>1(拡大系)の場合、一対のレンズ422,423が光軸に沿って反射型空間光変調器410側に移動すると、集光レンズユニット430側の共役点が反射型空間光変調器410の反対側に移動する。したがって、例えば集光レンズユニット430の取付位置にずれが生じた場合に、集光レンズユニット430の入射瞳面430aに集光レンズユニット430側の共役点を位置合わせすることができる。しかも、少なくとも反射型空間光変調器410側のレンズ422から集光レンズユニット430側のレンズ423に至るレーザ光Lの光路が一直線であるため、一対のレンズ422,レンズ423を光軸に沿って容易に移動させることができる。よって、レーザ加工装置200によれば、反射型空間光変調器410の反射面410aでのレーザ光Lの像を集光レンズユニット430の入射瞳面430aに容易に且つ精度良く転像することができる。
 なお、0.5<M<1とすることで、反射型空間光変調器410の反射面410aでのレーザ光Lの有効径を大きくすることができ、高精細な位相パターンでレーザ光Lを変調することができる。一方、1<M<2とすることで、反射型空間光変調器410の反射面410aでのレーザ光Lの有効径を小さくすることができ、反射型空間光変調器410に入射するレーザ光Lの光軸と、反射型空間光変調器410から出射されるレーザ光Lの光軸とがなす角度αを小さくすることができる。反射型空間光変調器410に対するレーザ光Lの入射角及び反射角を抑えることは、回折効率の低下を抑制して反射型空間光変調器410の性能を十分に発揮させる上で重要である。
 レーザ加工装置200では、倍率Mが、0.6≦M≦0.95を満たしてもよい。これにより、上述した0.5<M<1とした場合に奏される効果を維持しつつ、反射型空間光変調器410から集光レンズユニット430に至るレーザ光Lの光路が長くなるのをより確実に抑制することができる。
 レーザ加工装置200では、倍率Mが、1.05≦M≦1.7を満たしてもよい。これにより、上述した1<M<2とした場合に奏される効果を維持しつつ、反射型空間光変調器410から集光レンズユニット430に至るレーザ光Lの光路が長くなるのをより確実に抑制することができる。
 レーザ加工装置200では、一対のレンズ422,423が、ホルダ421に保持されており、ホルダ421が、レーザ光Lの光軸に沿った方向における一対のレンズ422,423の互いの位置関係を一定に維持しており、レーザ光Lの光軸に沿った方向(Y軸方向)における一対のレンズ422,423の位置調整が、ホルダ421の位置調整によって実施される。これにより、一対のレンズ422,423の互いの位置関係を一定に維持しつつ、一対のレンズ422,423の位置調整(延いては共役点の位置調整)を容易に且つ確実に実施することができる。
 また、レーザ加工装置200は、加工対象物1を支持する支持台230と、レーザ光Lを出射するレーザ発振器310と、レーザ光Lを変調しつつ反射する反射型空間光変調器410と、加工対象物1に対してレーザ光Lを集光する集光レンズユニット430と、反射型空間光変調器410の反射面410aと集光レンズユニット430の入射瞳面430aとが結像関係にある両側テレセントリック光学系を構成する一対のレンズ422,423と、一対のレンズ422,423を通過したレーザ光Lを集光レンズユニット430に向けて反射するダイクロイックミラー403と、を備える。反射型空間光変調器410は、レーザ光Lを所定の平面(反射型空間光変調器410に対して入出射するレーザ光Lの光路を含む平面、XY平面に平行な平面)に沿って鋭角に反射する。反射型空間光変調器410から一対のレンズ422,423を介してダイクロイックミラー403に至るレーザ光Lの光路は、当該平面に沿うように設定されている。ダイクロイックミラー403から集光レンズユニット430に至るレーザ光Lの光路は、当該平面と交差する方向(Z軸方向)に沿うように設定されている。この場合、レーザ集光部400が装置フレーム210に固定されていてもよい。そして、支持台230が、X軸方向及びY軸方向に沿ってだけでなくZ軸方向に沿っても移動可能となるように、装置フレーム210に取り付けられていてもよい。
 レーザ加工装置200では、反射型空間光変調器410から一対のレンズ422,423を介してダイクロイックミラー403に至るレーザ光Lの光路が、所定の平面に沿うように設定されており、ダイクロイックミラー403から集光レンズユニット430に至るレーザ光Lの光路が、当該平面と交差する方向に沿うように設定されている。これにより、例えば、反射型空間光変調器410にレーザ光LをP偏光として反射させ且つミラーにレーザ光LをS偏光として反射させることができる。これは、反射型空間光変調器410の反射面410aでのレーザ光Lの像を集光レンズユニット430の入射瞳面430aに精度良く転像する上で重要である。更に、反射型空間光変調器410がレーザ光Lを鋭角に反射する。反射型空間光変調器410に対するレーザ光Lの入射角及び反射角を抑えることは、回折効率の低下を抑制して反射型空間光変調器410の性能を十分に発揮させる上で重要である。以上により、レーザ加工装置200によれば、反射型空間光変調器410の反射面410aでのレーザ光Lの像を集光レンズユニット430の入射瞳面430aに精度良く転像することができる。
 レーザ加工装置200では、ダイクロイックミラー403から集光レンズユニット430に至るレーザ光Lの光路が、上述した平面(XY平面に平行な平面)と直交する方向に沿うように設定されており、ダイクロイックミラー403が、レーザ光Lを直角に反射する。これにより、反射型空間光変調器410から集光レンズユニット430に至るレーザ光Lの光路を直角に取り回すことができる。
 レーザ加工装置200では、一対のレンズ422,423を通過したレーザ光Lを集光レンズユニット430に向けて反射するミラーが、ダイクロイックミラー403である。これにより、ダイクロイックミラー403を透過したレーザ光Lの一部を様々な用途に利用することができる。
 レーザ加工装置200では、反射型空間光変調器410が、レーザ光LをP偏光として反射し、ダイクロイックミラー403が、レーザ光LをS偏光として反射する。これにより、反射型空間光変調器410の反射面410aでのレーザ光Lの像を集光レンズユニット430の入射瞳面430aに精度良く転像することができる。
 レーザ加工装置200は、レーザ発振器310から反射型空間光変調器410に至るレーザ光Lの光路上に配置され、レーザ光Lの偏光方向を調整するλ/2波長板ユニット330及び偏光板ユニット340を更に備える。これにより、反射型空間光変調器410がレーザ光Lを鋭角に反射することに備えてレーザ光Lの偏光方向を調整することができるので、レーザ発振器310から反射型空間光変調器410に至るレーザ光Lの光路を直角に取り回すことができる。
 また、レーザ加工装置200は、加工対象物1を支持する支持台230と、レーザ光Lを出射するレーザ発振器310と、レーザ光Lを変調しつつ反射する反射型空間光変調器410と、加工対象物1に対してレーザ光Lを集光する集光レンズユニット430と、反射型空間光変調器410の反射面410aと集光レンズユニット430の入射瞳面430aとが結像関係にある両側テレセントリック光学系を構成する一対のレンズ422,423と、一対のレンズ422,423を通過したレーザ光Lを集光レンズユニット430に向けて反射するダイクロイックミラー403と、加工対象物1のレーザ光入射面の変位データを取得する一方の測距センサ450と、を備える。ダイクロイックミラー403から集光レンズユニット430に至るレーザ光Lの光路は、第1方向(Z軸方向)に沿うように設定されている。反射型空間光変調器410から一対のレンズ422,423を介してダイクロイックミラー403に至るレーザ光Lの光路は、第1方向に垂直な第2方向(Y軸方向)に沿うように設定されている。一方の測距センサ450は、第1方向及び第2方向に垂直な第3方向(X軸方向)において集光レンズユニット430の一方の側に配置されている。この場合、レーザ集光部400が装置フレーム210に固定されていてもよい。そして、支持台230が、X軸方向及びY軸方向に沿ってだけでなくZ軸方向に沿っても移動可能となるように、装置フレーム210に取り付けられていてもよい。
 レーザ加工装置200では、集光レンズユニット430に対して一方の測距センサ450が相対的に先行するように、加工対象物1に対してレーザ光Lをスキャンすることで、加工対象物1の任意の箇所でのレーザ光入射面の変位データを、当該箇所にレーザ光Lが照射される前に取得することができる。これにより、例えば、加工対象物1のレーザ光入射面とレーザ光Lの集光点との距離が一定に維持されるように、加工対象物1に対してレーザ光Lをスキャンすることができる。更に、一方の測距センサ450が、反射型空間光変調器410から集光レンズユニット430に至るレーザ光Lの光路が配置される平面(YZ平面に平行な平面)に対して一方の側に配置されている。つまり、反射型空間光変調器410から集光レンズユニット430に至るレーザ光Lの光路上に配置された各構成に対して、一方の測距センサ450が効率良く配置されている。よって、レーザ加工装置200によれば、装置の大型化を抑制しつつ、加工対象物1のレーザ光入射面の変位データを取得することができる。
 レーザ加工装置200では、一対のレンズ422,423を通過したレーザ光Lを集光レンズユニット430に向けて反射するミラーが、ダイクロイックミラー403である。これにより、ダイクロイックミラー403を透過したレーザ光Lの一部を様々な用途に利用することができる。
 レーザ加工装置200では、ダイクロイックミラー403が、レーザ光LをS偏光として反射する。これにより、第3方向(X軸方向)に沿って加工対象物1に対してレーザ光Lをスキャンすることで、レーザ光Lのスキャン方向とレーザ光Lの偏光方向とを互いに一致させることができる。例えば、切断予定ラインに沿って加工対象物1の内部に改質領域を形成する場合には、レーザ光Lのスキャン方向とレーザ光Lの偏光方向とを互いに一致させることで、改質領域を効率良く形成することができる。
 レーザ加工装置200は、少なくとも反射型空間光変調器410、集光レンズユニット430、一対のレンズ422,423、ダイクロイックミラー403及び一方の測距センサ450を支持する筐体401と、第1方向(Z軸方向)に沿って筐体401を移動させる第2移動機構240と、を更に備える。集光レンズユニット430及び一方の測距センサ450は、第2方向(Y軸方向)における筐体401の端部401dに取り付けられている。第2移動機構240は、第3方向(X軸方向)における筐体401の一方の側面401eに取り付けられている。これにより、装置の大型化を抑制しつつ、反射型空間光変調器410、集光レンズユニット430、一対のレンズ422,423、ダイクロイックミラー403及び一方の測距センサ450を一体として移動させることができる。
 レーザ加工装置200は、第1方向(Z軸方向)に沿って集光レンズユニット430を移動させる駆動機構440を更に備える。集光レンズユニット430は、駆動機構440を介して、第2方向(Y軸方向)における筐体401の端部401dに取り付けられている。これにより、例えば、加工対象物1のレーザ光入射面とレーザ光Lの集光点との距離が一定に維持されるように、集光レンズユニット430を移動させることができる。
 レーザ加工装置200では、反射型空間光変調器410が、第2方向(Y軸方向)における筐体401の端部401cに取り付けられている。これにより、筐体401に対して各構成を効率良く配置することができる。
 レーザ加工装置200は、加工対象物1のレーザ光入射面の変位データを取得する他方の測距センサ450を更に備える。他方の測距センサ450は、第3方向(X軸方向)において集光レンズユニット430の他方の側に配置されている。これにより、集光レンズユニット430に対して一方の測距センサ450が相対的に先行するように、加工対象物1に対してレーザ光Lをスキャンする際には、一方の測距センサ450を用いてレーザ光入射面の変位データを取得することができる。一方、集光レンズユニット430に対して他方の測距センサ450が相対的に先行するように、加工対象物1に対してレーザ光Lをスキャンする際には、他方の測距センサ450を用いてレーザ光入射面の変位データを取得することができる。更に、一方の測距センサ450が、反射型空間光変調器410から集光レンズユニット430に至るレーザ光Lの光路が配置される平面(YZ平面に平行な平面)に対して一方の側に配置されており、他方の測距センサ450が、当該平面に対して他方の側に配置されている。これにより、反射型空間光変調器410から集光レンズユニット430に至るレーザ光Lの光路上に配置された各構成に対して、一対の測距センサ450を効率良く配置することができる。
 また、レーザ出力部300は、レーザ光Lを出射するレーザ発振器310と、レーザ発振器310から出射されたレーザ光Lの出力を調整するλ/2波長板ユニット330及び偏光板ユニット340と、λ/2波長板ユニット330及び偏光板ユニット340を通過したレーザ光Lを外部に出射するミラーユニット360と、レーザ発振器310、λ/2波長板ユニット330及び偏光板ユニット340並びにミラーユニット360が配置された主面301aを有する取付ベース301と、を備える。レーザ発振器310からλ/2波長板ユニット330及び偏光板ユニット340を介してミラーユニット360に至るレーザ光Lの光路は、主面301aに平行な平面に沿うように設定されている。ミラーユニット360は、レーザ光Lの光軸を調整するためのミラー362,363を有し、当該平面と交差する方向(Z軸方向)に沿ってレーザ光Lを外部に出射する。この場合、レーザ集光部400が装置フレーム210に固定されていてもよい。そして、支持台230が、X軸方向及びY軸方向に沿ってだけでなくZ軸方向に沿っても移動可能となるように、装置フレーム210に取り付けられていてもよい。
 レーザ出力部300では、レーザ発振器310、λ/2波長板ユニット330及び偏光板ユニット340並びにミラーユニット360が取付ベース301の主面301aに配置されている。これにより、レーザ加工装置200の装置フレーム210に対して取付ベース301を着脱することで、レーザ加工装置200に対してレーザ出力部300を容易に着脱することができる。また、レーザ発振器310からλ/2波長板ユニット330及び偏光板ユニット340を介してミラーユニット360に至るレーザ光Lの光路が、取付ベース301の主面301aに平行な平面に沿うように設定されており、ミラーユニット360が、当該平面と交差する方向に沿ってレーザ光Lを外部に出射する。これにより、例えばレーザ光Lの出射方向が鉛直方向に沿っている場合、レーザ出力部300が低背化されるので、レーザ加工装置200に対してレーザ出力部300を容易に着脱することができる。更に、ミラーユニット360が、レーザ光Lの光軸を調整するためのミラー362,363を有している。これにより、レーザ加工装置200の装置フレーム210にレーザ出力部300を取り付けた際に、レーザ集光部400に入射するレーザ光Lの光軸の位置及び角度を調整することができる。以上により、レーザ出力部300は、レーザ加工装置200に対して容易に着脱することができる。
 レーザ出力部300では、ミラーユニット360が、主面301aに平行な平面と直交する方向に沿ってレーザ光Lを外部に出射する。これにより、ミラーユニット360におけるレーザ光Lの光軸の調整を容易化することができる。
 レーザ出力部300では、λ/2波長板ユニット330及び偏光板ユニット340が、レーザ発振器310から出射されたレーザ光Lの偏光方向を調整する。これにより、レーザ加工装置200の装置フレーム210にレーザ出力部300を取り付けた際に、レーザ集光部400に入射するレーザ光Lの偏光方向、延いてはレーザ集光部400から出射されるレーザ光Lの偏光方向を調整することができる。
 レーザ出力部300では、λ/2波長板ユニット330及び偏光板ユニット340が、レーザ発振器310から出射されたレーザ光Lが軸線XL(主面301aに平行な軸線)に沿って入射するλ/2波長板332と、軸線XLを中心線としてλ/2波長板332が回転可能となるように、λ/2波長板332を保持するホルダ331と、λ/2波長板332を通過したレーザ光Lが軸線XLに沿って入射する偏光板342と、軸線XLを中心線として偏光板342が回転可能となるように、偏光板342を保持するホルダ341と、を有する。これにより、レーザ発振器310から出射されたレーザ光Lの出力及び偏光方向を簡易な構成で調整することができる。更に、このようなλ/2波長板ユニット330及び偏光板ユニット340をレーザ出力部300が備えることで、レーザ発振器310から出射されるレーザ光Lの波長に応じたλ/2波長板332及び偏光板342を用いることができる。
 レーザ出力部300は、軸線XLを中心線として偏光板342と一体で回転可能となるようにホルダ341に保持され、偏光板342を透過することで軸線XL上から外れたレーザ光Lの光軸を軸線XL上に戻す光路補正板343を更に備えている。これにより、偏光板342を透過することによるレーザ光Lの光路のずれを補正することができる。
 レーザ出力部300では、λ/2波長板332が回転する軸線と、偏光板342が回転する軸線とが、軸線XLであり、互いに一致している。つまり、λ/2波長板332及び偏光板342が同一の軸線XLを中心線として回転可能である。これにより、レーザ出力部300の簡易化及び小型化を図ることができる。
 レーザ出力部300では、ミラーユニット360が、支持ベース361と、ミラー362,363と、を有し、支持ベース361が、位置調整可能となるように、取付ベース301に取り付けられており、ミラー362が、角度調整可能となるように支持ベース361に取り付けられ、λ/2波長板ユニット330及び偏光板ユニット340を通過したレーザ光Lを主面301aに平行な方向に沿って反射し、ミラー363が、角度調整可能となるように支持ベース361に取り付けられ、ミラー362によって反射されたレーザ光Lを主面301aと交差する方向に沿って反射する。これにより、レーザ加工装置200の装置フレーム210にレーザ出力部300を取り付けた際に、レーザ集光部400に入射するレーザ光Lの光軸の位置及び角度をより精度良く調整することができる。しかも、支持ベース361を取付ベース301に対して位置調整することで、ミラー362,363を一体で容易に位置調整することができる。
 レーザ出力部300は、λ/2波長板ユニット330及び偏光板ユニット340からミラーユニット360に至るレーザ光Lの光路上に配置され、レーザ光Lの径を調整しつつレーザ光Lを平行化するビームエキスパンダ350を更に備える。これにより、レーザ出力部300に対してレーザ集光部400が移動する場合にも、レーザ集光部400に入射するレーザ光Lの状態を一定に維持することができる。
 レーザ出力部300は、レーザ発振器310からλ/2波長板ユニット330及び偏光板ユニット340に至るレーザ光Lの光路上に配置され、レーザ光Lの光路を開閉するシャッタ320を更に備える。これにより、レーザ出力部300からのレーザ光Lの出力のON/OFFの切り替えを、レーザ発振器310でのレーザ光Lの出力のON/OFFの切り替えによって実施することができる。加えて、シャッタ320によって、例えばレーザ出力部300からレーザ光Lが不意に出射されることを防止することができる。
[変形例]
 以上、本開示の実施形態について説明したが、本開示は、上述した実施形態に限定されるものではない。
 例えば、図18及び図19に示されるように、λ/2波長板ユニット330と偏光板ユニット340とが一体化されていてもよい。この場合、λ/2波長板332を保持するホルダ331は、軸線XLを中心線として回転可能となるように、フレーム370の一方の端面に取り付けられている。偏光板342及び光路補正板343を保持するホルダ341は、軸線XLを中心線として回転可能となるように、フレーム370の他方の端面に取り付けられている。フレーム370は、取付ベース301の主面301aに取り付けられている。なお、ホルダ341には、偏光板342によって反射されたレーザ光LのS偏光成分を吸収するダンパ344が設けられている。
 また、偏光板ユニット340に、偏光板342以外の偏光部材が設けられてもよい。一例として、偏光板342及び光路補正板343に替えて、キューブ状の偏光部材が用いられてもよい。キューブ状の偏光部材とは、直方体状の形状を呈する部材であって、当該部材において互いに対向する側面が光入射面及び光出射面とされ且つその間に偏光板の機能を有する層が設けられた部材である。
 また、λ/2波長板332が回転する軸線と、偏光板342が回転する軸線とは、互いに一致していなくてもよい。
 また、レーザ出力部300は、レーザ出力部300から出射されるレーザ光Lの光軸を調整するためのミラー362,363を有していたが、レーザ出力部300から出射されるレーザ光Lの光軸を調整するためのミラーを少なくとも1つ有していればよい。
 また、反射型空間光変調器410の反射面410aと集光レンズユニット430の入射瞳面430aとが結像関係にある両側テレセントリック光学系を構成する結像光学系は、一対のレンズ422,423に限定されず、反射型空間光変調器410側の第1レンズ系(例えば、接合レンズ、3つ以上のレンズ等)及び集光レンズユニット430側の第2レンズ系(例えば、接合レンズ、3つ以上のレンズ等)を含むもの等であってもよい。
 また、レーザ集光部400においては、一対のレンズ422,423を通過したレーザ光Lを集光レンズユニット430に向けて反射するミラーが、ダイクロイックミラー403であったが、当該ミラーは、全反射ミラーであってもよい。
 また、集光レンズユニット430及び一対の測距センサ450は、Y軸方向における筐体401の端部401dに取り付けられていたが、Y軸方向における筐体401の中心位置よりも端部401d側に片寄って取り付けられていればよい。反射型空間光変調器410は、Y軸方向における筐体401の端部401cに取り付けられていたが、Y軸方向における筐体401の中心位置よりも端部401c側に片寄って取り付けられていればよい。また、測距センサ450は、X軸方向において集光レンズユニット430の片側のみに配置されていてもよい。
 また、本開示のレーザ加工装置は、加工対象物1の内部に改質領域を形成するものに限定されず、アブレーション等、他のレーザ加工を実施するものであってもよい。

Claims (40)

  1.  装置フレームと、
     前記装置フレームに取り付けられ、加工対象物を支持する支持部と、
     前記装置フレームに取り付けられたレーザ出力部と、
     前記レーザ出力部に対して移動可能となるように前記装置フレームに取り付けられたレーザ集光部と、を備え、
     前記レーザ出力部は、レーザ光を出射するレーザ光源を有し、
     前記レーザ集光部は、
     前記レーザ光を変調しつつ反射する反射型空間光変調器と、
     前記加工対象物に対して前記レーザ光を集光する集光光学系と、
     前記反射型空間光変調器の反射面と前記集光光学系の入射瞳面とが結像関係にある両側テレセントリック光学系を構成する結像光学系と、を有する、レーザ加工装置。
  2.  前記レーザ出力部からの前記レーザ光の出射方向は、前記レーザ集光部の移動方向に一致している、請求項1記載のレーザ加工装置。
  3.  前記レーザ出力部は、前記レーザ光を平行化するレーザ光平行化部を更に有する、請求項2記載のレーザ加工装置。
  4.  前記レーザ集光部は、前記反射型空間光変調器から前記結像光学系を介して前記集光光学系に至る前記レーザ光の光路が内部に設定された筐体を更に有し、
     前記筐体には、前記レーザ出力部から出射された前記レーザ光を前記筐体内に入射させる光入射部が設けられている、請求項1~3のいずれか一項記載のレーザ加工装置。
  5.  前記レーザ集光部は、前記レーザ集光部の移動方向において前記光入射部と対向するように前記筐体内に配置されたミラーを更に有し、
     前記ミラーは、前記光入射部から前記筐体内に入射した前記レーザ光を前記反射型空間光変調器に向けて反射する、請求項4記載のレーザ加工装置。
  6.  前記支持部は、前記レーザ集光部の移動方向に垂直な平面に沿って移動可能となるように前記装置フレームに取り付けられている、請求項1~5のいずれか一項記載のレーザ加工装置。
  7.  前記支持部は、第1移動機構を介して前記装置フレームに取り付けられており、
     前記レーザ集光部は、第2移動機構を介して前記装置フレームに取り付けられている、請求項6記載のレーザ加工装置。
  8.  装置フレームと、
     前記装置フレームに取り付けられ、加工対象物を支持する支持部と、
     前記装置フレームに対して着脱可能であるレーザ出力部と、
     前記装置フレームに取り付けられたレーザ集光部と、を備え、
     前記レーザ出力部は、
     レーザ光を出射するレーザ光源と、
     前記レーザ光の出力を調整する出力調整部と、を有し、
     前記レーザ集光部は、
     前記レーザ光を変調しつつ反射する反射型空間光変調器と、
     前記加工対象物に対して前記レーザ光を集光する集光光学系と、
     前記反射型空間光変調器の反射面と前記集光光学系の入射瞳面とが結像関係にある両側テレセントリック光学系を構成する結像光学系と、を有する、レーザ加工装置。
  9.  前記レーザ出力部は、前記レーザ光源及び前記出力調整部を支持し且つ前記装置フレームに対して着脱可能である取付ベースを更に有し、
     前記レーザ出力部は、前記取付ベースを介して前記装置フレームに取り付けられている、請求項8記載のレーザ加工装置。
  10.  前記レーザ出力部は、前記レーザ出力部から出射される前記レーザ光の光軸を調整するためのミラーを更に有する、請求項8又は9記載のレーザ加工装置。
  11.  前記出力調整部は、前記レーザ光の偏光方向を調整する、請求項8~10のいずれか一項記載のレーザ加工装置。
  12.  前記出力調整部は、λ/2波長板及び偏光板を含む、請求項11記載のレーザ加工装置。
  13.  前記レーザ出力部は、前記レーザ光の径を調整しつつ前記レーザ光を平行化するレーザ光平行化部を更に有する、請求項8~12のいずれか一項記載のレーザ加工装置。
  14.  前記反射型空間光変調器、前記集光光学系及び前記結像光学系は、500~550nm、1000~1150nm及び1300~1400nmの波長帯に対応している、請求項8~13のいずれか一項記載のレーザ加工装置。
  15.  加工対象物を支持する支持部と、
     レーザ光を出射するレーザ光源と、
     前記レーザ光を変調しつつ反射する反射型空間光変調器と、
     前記加工対象物に対して前記レーザ光を集光する集光光学系と、
     前記反射型空間光変調器の反射面と前記集光光学系の入射瞳面とが結像関係にある両側テレセントリック光学系を構成する結像光学系と、を備え、
     前記反射型空間光変調器から前記集光光学系に至る前記レーザ光の光路のうち、少なくとも前記結像光学系を通過する前記レーザ光の光路は、一直線であり、
     前記両側テレセントリック光学系の倍率Mは、0.5<M<1又は1<M<2を満たす、レーザ加工装置。
  16.  前記結像光学系は、前記反射型空間光変調器側の第1レンズ系及び前記集光光学系側の第2レンズ系を含み、
     前記倍率M、前記第1レンズ系の第1焦点距離f1及び前記第2レンズ系の第2焦点距離f2は、M=f2/f1を満たす、請求項15記載のレーザ加工装置。
  17.  前記倍率Mは、0.6≦M≦0.95を満たす、請求項15又は16記載のレーザ加工装置。
  18.  前記倍率Mは、1.05≦M≦1.7を満たす、請求項15又は16記載のレーザ加工装置。
  19.  前記第1レンズ系及び前記第2レンズ系は、ホルダに保持されており、
     前記ホルダは、前記レーザ光の光軸に沿った方向における前記第1レンズ系及び前記第2レンズ系の互いの位置関係を一定に維持しており、
     前記レーザ光の光軸に沿った方向における前記第1レンズ系及び前記第2レンズ系の位置調整は、前記ホルダの位置調整によって実施される、請求項16記載のレーザ加工装置。
