Abstract
本技術は、歩留まりをより高くすることができるようにする固体撮像装置およびその製造方法、並びに電子機器に関する。 固体撮像装置は、受光部を有する光学センサと、光学センサの受光部側に設けられたカバーガラスとを備える。カバーガラスは、光学センサ側の面を囲う稜部に面取り部を有する。本技術は、例えばCMOSイメージセンサ用のパッケージに適用することができる。
Description
本技術は、固体撮像装置およびその製造方法、並びに電子機器に関し、特に、歩留まりをより高くすることができるようにする固体撮像装置およびその製造方法、並びに電子機器に関する。
イメージセンサ用パッケージの小型化および薄型化を目的として、イメージセンサの上面に直接カバーガラスを貼り合わせた構造が知られている(例えば、特許文献1,2)。
上述した構造のパッケージにおいては、近年、イメージセンサの受光部の面積拡大に伴い、カバーガラスのサイズも拡大する傾向にある。これにより、カバーガラスとイメージセンサ周縁部に設けられるボンディングパッドとの距離が近くなり、結果として、設計誤差によって歩留まりが低下するおそれがある。
本技術は、このような状況に鑑みてなされたものであり、歩留まりをより高くすることができるようにするものである。
本技術の固体撮像装置は、受光部を有する光学センサと、前記光学センサの受光部側に設けられたカバーガラスとを備え、前記カバーガラスは、前記光学センサ側の面を囲う稜部に面取り部を有する。
本技術の固体撮像装置の製造方法は、受光部を有する光学センサと、前記光学センサの受光部側に設けられたカバーガラスとを備え、前記カバーガラスは、前記光学センサ側の面を囲う稜部に面取り部を有する固体撮像装置の製造方法であって、前記カバーガラスよりも大きいガラス材料に、前記カバーガラスの大きさに沿って、テーパ形状の断面を有する第1の溝を形成する第1のステップと、前記第1の溝に沿って、その開口部の幅より狭い第2の溝を形成することで、前記ガラス材料を切断する第2のステップとを含む。
本技術においては、カバーガラスに、光学センサ側の面を囲う稜部に面取り部が設けられる。
本技術によれば、歩留まりをより高くすることが可能となる。

<1.従来の固体撮像装置の構造>

図1の固体撮像装置10は、基板11、光学センサとしてのCMOS(Complementary Metal Oxide Semiconductor)イメージセンサ12(以下、単に、イメージセンサ12という)、ワイヤ13、透明樹脂14、カバーガラス15、および封止樹脂16から構成される。
イメージセンサ12は受光部12aを有し、カバーガラス15は、イメージセンサ12の受光部12aに、接着剤としての透明樹脂14を介して貼り合わせられている。
また、基板11とイメージセンサ12とは、それぞれに設けられたボンディングパッド13a,13bおよびワイヤ13を介して電気的に接続される。
図1に示される構造により、イメージセンサ用パッケージの小型化および薄型化を実現することができる。
このような構造のイメージセンサ用パッケージにおいては、図2に示されるように、受光部12aから所定の角度θで広がる集光ゾーンが存在する。角度θは、例えば22°乃至25°程度とされる。
ここで、図2において、カバーガラス15の貼り付け位置が図中左側にずれた場合、図3に示されるように、本来、受光部12aに入射する光の一部が、封止樹脂16に遮られてしまう。その結果、受光部12aの端部12bが影になり、いわゆるケラレの原因となる。
また、近年の画素サイズの拡大に伴い、カバーガラス15のサイズも拡大する傾向にある。しかしながら、カバーガラス15のサイズを大きくした場合、図4に示されるように、カバーガラス15の端部とボンディングパッド13bとの距離が近くなり、接触の危険性が増大する。
図5は、上述した固体撮像装置10のカバーガラス15周辺における設計限界について説明する図である。
図5において、d1は、ケラレが発生しないためのマージンを示しており、d2は、カバーガラス15の端部とボンディングパッド13bとが接触しないためのマージンを示している。また、d3は、受光部12aとボンディングパッド13bとの最短距離を示している。
ここで、例えば、カバーガラス15のxy平面上での貼り付け誤差として、x,y方向それぞれの誤差を0.075mm、回転方向の誤差を0.5°とする。また、カバーガラス15自体の外形誤差を±0.03mmとし、カバーガラス15のチッピングを0.065mmとする。
上述した条件の場合、マージンd1として0.12mm、マージンd2として0.081mmだけ必要となるが、この場合、最短距離d3としては0.46mmが限界となる。このことは、現状、設計マージンが極めて小さい状態で量産をするか、または、画素サイズの拡大を制限しなければならないことを示している。なお、上述した条件における誤差の値は一例であるが、少なくとも、これらの誤差が設計の自由度に影響を及ぼしているということができる。
<2.本技術の固体撮像装置の構造>
図6は、本技術を適用した固体撮像装置の一実施の形態の構造を示す断面図である。

図6の固体撮像装置30は、基板31、光学センサとしてのCMOSイメージセンサ32(以下、単に、イメージセンサ32という)、ワイヤ33、透明樹脂34、カバーガラス35、および封止樹脂36から構成される。
基板31は、セラミック、有機材料、プラスチック、またはガラスなどの材料によって形成される。基板31を形成する材料は、これらのいずれであってもよい。
イメージセンサ32は、基板31上にダイボンディングされる。イメージセンサ32は、光電変換素子を含む単位画素(単に、画素ともいう)が行列状に2次元配置されてなる受光部32aを有しており、受光部32aに入射した光量に応じた電荷量を物理量として画素単位で検知する。
ワイヤ33は、Au、Ag、またはCuなどの材料によって形成される。ワイヤ33は、基板31とイメージセンサ32とを電気的に接続する。
基板31上のイメージセンサ32を除く周縁部には、ボンディングパッド33aが設けられており、イメージセンサ32の受光部32aを除く周縁部には、ボンディングパッド33bが設けられている。ワイヤボンディングによって、ボンディングパッド33aとボンディングパッド33bとがワイヤ33により接続されることで、基板31とイメージセンサ32とが電気的に接続される。
イメージセンサ32の受光部32a側には、接着剤としての透明樹脂34によってカバーガラス35が貼り付けられている。
また、図7に示されるように、カバーガラス35は、イメージセンサ32側の面を囲う稜部に面取り部C1を有する。
図7の例では、面取り部C1は、逆R面に形成されている。このように、カバーガラス35下面の稜部に、面取り部C1が設けられることで、カバーガラス35とワイヤ33(ボンディングパッド33b)との間にクリアランスを確保することができる。なお、このクリアランスをより確実に確保するために、ワイヤ33のアーチ部分の高さは低い方が望ましい。なお、受光部32aの端部とボンディングパッド33bとの最短距離は、0.5mm以下とされる。
封止樹脂36は、ボンディングパッド33aとボンディングパッド33bとに接続されるワイヤ33とともに、面取り部C1を含むカバーガラス35の周囲を封止する。封止樹脂36は、モールド工法やポッティング工法により形成される。
なお、図6および図7の例では、透明樹脂34は、イメージセンサ32とカバーガラス35下面との間を全て満たすように形成(塗布)されるものとした。これに限らず、例えば、図8に示されるように、透明樹脂34は、イメージセンサ32の受光部12aの外周部分のみに形成されるようにしてもよい。
また、図6および図7の例では、面取り部C1は、逆R面に形成されるものとした。これに限らず、例えば、図9に示されるように、面取り部C2が、C面に形成されるようにしてもよい。図9の例においても、カバーガラス35下面の稜部に、面取り部C2が設けられることで、カバーガラス35とワイヤ33(ボンディングパッド33b)との間にクリアランスを確保することができる。
以上の構成によれば、従来の固体撮像装置の構造と比較して、カバーガラスとワイヤとのクリアランスを大きくすることができるため、組み立て誤差によるカバーガラスとワイヤとの接触を防ぐことができ、歩留まりをより高くすることが可能となる。
また、設計上、カバーガラスの端部をよりワイヤ側に近づけることができるので、ケラレの発生を抑制し、設計の自由度を高めることが可能となる。
さらに、イメージセンサ32において、受光部32aの端部とボンディングパッド33bとの距離が小さい場合、すなわち、イメージセンサ32全体の面積に対する受光部32aの面積が大きい場合であっても、設計を成り立たせることができるため、近年の画素サイズの拡大にも対応することが可能となる。
また、カバーガラスに面取り部を設けることにより、カバーガラスの側面と封止樹脂との界面長が長くなる。これにより、耐水試験などの際に発生する受光部への水の侵入を防ぎ、パッケージの気密性を向上させることができる。
なお、面取り部のないカバーガラスにおいては、その下面の稜部にチッピングやクラックが発生することが多く、その結果、カバーガラス自体が割れるおそれがあった。一方、本技術の固体撮像装置においては、カバーガラスに面取り部を設けることにより、チッピングやクラックの発生を抑制することができ、カバーガラスが割れるのを防ぐことができるようになる。
<3.固体撮像装置の製造工程>
ここで、上述した固体撮像装置30の製造工程について説明する。

図10は、固体撮像装置30の製造処理について説明するフローチャートであり、図11および図12は、固体撮像装置30の製造における各工程について説明する図である。
図10の処理は、基板31上に接着剤が塗布された状態で開始される。
ステップS31において、図11の工程Aに示されるように、基板31上にイメージセンサ32がボンディングされる。その後、所定の時間加熱されることで、接着剤が硬化される。
ステップS32において、図11の工程Bに示されるように、基板31上のボンディングパッド33aと、イメージセンサ32上のボンディングパッド33bとが、ワイヤボンディングによりワイヤ33を介して電気的に接続される。
ステップS33において、図11の工程Cに示されるように、イメージセンサ32上面に接着剤34Pが塗布される。
ステップS34において、図12の工程Dに示されるように、イメージセンサ32上面に、カバーガラス35がボンディングされる。その後、所定の条件によって接着剤34Pが硬化されることで、透明樹脂34が形成される。
ステップS35において、図12の工程Eに示されるように、ワイヤ33とともに、面取り部C1を含むカバーガラス35の周囲が、モールド工法またはポッティング工法により、封止樹脂36で封止される。
以上のようにして、本技術の固体撮像装置30が製造される。
<4.カバーガラスの形成工程>
次に、本技術の固体撮像装置30におけるカバーガラス35の形成工程について説明する。

図13は、カバーガラス35の形成処理について説明するフローチャートであり、図14は、カバーガラス35の形成における各工程について説明する図である。
ステップS51において、カバーガラス35のサイズより大きいガラス材料に、第1の溝が形成される。
具体的には、まず、図14の工程Aに示されるように、ガラス材料35Mに、所定の幅(例えば0.5mm)のダイシングブレード51により第1の溝が形成される。
ここで、ダイシングブレード51の先端が丸みを帯びている場合、図14の工程Bに示されるように、形成される第1の溝の断面はU字型となる。また、図示はしないが、ダイシングブレード51の先端が90°の角度をなす場合、形成される第1の溝の断面は90°の角度をなすV字型となる。
なお、第1の溝は、その深さが、ガラス材料35Mの厚さの半分より浅くなるように形成されるようにする。
ステップS52において、第1の溝に沿って第2の溝が形成されることで、ガラス材料35Mが切断される。
具体的には、図14の工程Cに示されるように、第1の溝の開口部の幅、すなわちダイシングブレード51の幅より狭い幅(例えば0.2mm)のダイシングブレード52により、第1の溝に沿ってガラス材料35Mが切断される。
これにより、図14の工程Dに示されるように、個片化されたガラス材料35Mとして、面取り部C1を有するカバーガラス35が形成される。
なお、第1の溝が90°の角度をなすV字型の断面を有するように形成された場合には、図9を参照して説明した面取り部C2を有するカバーガラス35が形成されるようになる。
また、以上においては、ダイシングブレード51を用いた機械加工によって、第1の溝がU字型の断面を有するように形成されるものとしたが、エッチングのような化学的加工によって、第1の溝がU字型の断面を有するように形成されるようにすることもできる。
なお、本技術は、固体撮像装置への適用に限られるものではなく、撮像装置にも適用可能である。ここで、撮像装置とは、デジタルスチルカメラやデジタルビデオカメラ等のカメラシステムや、携帯電話機等の撮像機能を有する電子機器のことをいう。なお、電子機器に搭載されるモジュール状の形態、すなわちカメラモジュールを撮像装置とする場合もある。
<5.電子機器の構成例>
ここで、図15を参照して、本技術を適用した電子機器の構成例について説明する。

図15に示される電子機器200は、光学レンズ201、シャッタ装置202、固体撮像装置203、駆動回路204、および信号処理回路205を備えている。図15においては、固体撮像装置203として、上述した本技術の固体撮像装置1を電子機器(デジタルスチルカメラ)に設けた場合の実施の形態を示す。
光学レンズ201は、被写体からの像光(入射光)を固体撮像装置203の撮像面上に結像させる。これにより、信号電荷が一定期間、固体撮像装置203内に蓄積される。シャッタ装置202は、固体撮像装置203に対する光照射期間および遮光期間を制御する。
駆動回路204は、シャッタ装置202および固体撮像装置203に、駆動信号を供給する。シャッタ装置202に供給される駆動信号は、シャッタ装置202のシャッタ動作を制御するための信号である。固体撮像装置203に供給される駆動信号は、固体撮像装置203の信号転送動作を制御するための信号である。固体撮像装置203は、駆動回路204から供給される駆動信号(タイミング信号)により信号転送を行う。信号処理回路205は、固体撮像装置203から出力された信号に対して各種の信号処理を行う。信号処理が行われた映像信号は、メモリなどの記憶媒体に記憶されたり、モニタに出力される。
本実施の形態の電子機器200においては、固体撮像装置203において、ケラレの発生を抑制することができるため、結果として、高画質の画像を撮影可能な電子機器を提供することが可能となる。

最後に、本技術を適用した固体撮像装置が備えるイメージセンサの使用例について説明する。

上述したイメージセンサは、例えば、以下のように、可視光や、赤外光、紫外光、X線等の光をセンシングする様々なケースに使用することができる。
・デジタルカメラや、カメラ機能付きの携帯機器等の、鑑賞の用に供される画像を撮影する装置
・自動停止等の安全運転や、運転者の状態の認識等のために、自動車の前方や後方、周囲、車内等を撮影する車載用センサ、走行車両や道路を監視する監視カメラ、車両間等の測距を行う測距センサ等の、交通の用に供される装置
・ユーザのジェスチャを撮影して、そのジェスチャに従った機器操作を行うために、TVや、冷蔵庫、エアーコンディショナ等の家電に供される装置
・内視鏡や、赤外光の受光による血管撮影を行う装置等の、医療やヘルスケアの用に供される装置
・防犯用途の監視カメラや、人物認証用途のカメラ等の、セキュリティの用に供される装置
・肌を撮影する肌測定器や、頭皮を撮影するマイクロスコープ等の、美容の用に供される装置
・スポーツ用途等向けのアクションカメラやウェアラブルカメラ等の、スポーツの用に供される装置
・畑や作物の状態を監視するためのカメラ等の、農業の用に供される装置
・自動停止等の安全運転や、運転者の状態の認識等のために、自動車の前方や後方、周囲、車内等を撮影する車載用センサ、走行車両や道路を監視する監視カメラ、車両間等の測距を行う測距センサ等の、交通の用に供される装置
・ユーザのジェスチャを撮影して、そのジェスチャに従った機器操作を行うために、TVや、冷蔵庫、エアーコンディショナ等の家電に供される装置

なお、本技術の実施の形態は、上述した実施の形態に限定されるものではなく、本技術の要旨を逸脱しない範囲において種々の変更が可能である。
さらに、本技術は以下のような構成をとることができる。
