Description

廃液処理方法および廃液処理装置
 本発明は、半導体基板の処理に使用したエッチング液等の薬液に含まれる金属を除去して当該薬液を再生する廃液処理方法および廃液処理装置に関する。
 半導体製造プロセスのうちバックエンドプロセス(BEOL:Back End Of the Line)ではエッチング法も用いられており、種々のエッチング液が開発されている。典型的には、エッチング液は金属を溶解するため、金属を含んだエッチング液が廃液として処分されることとなる。
 エッチング液の中には高価なものも多く開発されており、そのようなエッチング液からは何らかの方法によって溶解している金属を除去することにより、エッチング液を再生することが望ましい。このため、従来よりエッチング液に溶解している金属を除去・回収する技術が種々検討されており、例えば特許文献1には、エッチング液中に溶解した金属をキレート形成基を有する担体を用いて補足することによりエッチング液を再生する技術が提案されている。
特開2013-119665号公報
 しかし、従来開発されているエッチング液の再生法には、コストが過大であったり処理能力が不十分であるなどの問題のあるものも多かった。このため、特に高価なエッチング液の如き薬液から金属を除去して当該薬液を再生する技術の開発が望まれている。
 本発明は、上記課題に鑑みてなされたものであり、薬液に含まれる金属を除去して当該薬液を再生することができる廃液処理方法および廃液処理装置を提供することを目的とする。
 上記課題を解決するため、この発明の第1の態様は、半導体基板の処理に使用した薬液に含まれる金属を除去する廃液処理方法において、半導体基板の処理に使用された薬液を回収する回収工程と、前記回収工程にて回収された薬液にポリ酸を混合し、当該薬液中に含まれている金属をポリ酸に取り込むことによって当該薬液から金属を除去する除去工程と、を備える。
 また、第2の態様は、第1の態様に係る廃液処理方法において、前記ポリ酸は、欠損部位を有する欠損型錯体である。
 また、第3の態様は、第2の態様に係る廃液処理方法において、前記回収工程にて回収された薬液とポリ酸とをpH値2~3で反応させることによって、当該薬液中に含まれている金属をポリ酸の欠損部位に取り込む。
 また、第4の態様は、第3の態様に係る廃液処理方法において、金属を取り込んだポリ酸と前記薬液との混合液にカウンターカチオンを投入して当該ポリ酸と当該カウンターカチオンとの塩を沈殿させる沈殿工程をさらに備える。
 また、第5の態様は、第4の態様に係る廃液処理方法において、前記混合液から前記沈殿工程にて生成した沈殿物を取り除いた薬液を半導体基板の処理に再利用する再利用工程をさらに備える。
 また、第6の態様は、半導体基板の処理に使用した薬液に含まれる金属を除去する廃液処理装置において、半導体基板に薬液を供給して基板処理を行う基板処理部と、前記基板処理部から排出された使用済みの薬液を回収して貯留する貯留部と、使用済みの薬液が貯留された前記貯留部にポリ酸を供給するポリ酸供給部と、を備える。
 また、第7の態様は、第6の態様に係る廃液処理装置において、前記ポリ酸は、欠損部位を有する欠損型錯体である。
 また、第8の態様は、第7の態様に係る廃液処理装置において、前記貯留部に貯留された薬液とポリ酸との混合液のpH値を2~3に調整するpH調整部をさらに備える。
 また、第9の態様は、第8の態様に係る廃液処理装置において、前記貯留部に貯留された薬液とポリ酸との混合液にカウンターカチオンを投入するカチオン投入部をさらに備える。
 また、第10の態様は、第9の態様に係る廃液処理装置において、カウンターカチオンが投入されて生成した沈殿物を前記混合液から取り除いた薬液を前記基板処理部に還流する還流部をさらに備える。
 第1から第5の態様に係る廃液処理方法によれば、半導体基板の処理に使用された薬液にポリ酸を混合し、当該薬液中に含まれている金属をポリ酸に取り込むことによって当該薬液から金属を除去することにより当該薬液を再生することができる。
 第6から第10の態様に係る廃液処理装置によれば、半導体基板に薬液を供給して基板処理を行う基板処理部から排出された使用済みの薬液にポリ酸を供給するため、当該薬液中に含まれている金属をポリ酸に取り込むことによって当該薬液から金属を除去して当該薬液を再生することができる。

 以下、図面を参照しつつ本発明の実施の形態について詳細に説明する。
 図1は、本発明に係る廃液処理装置の全体概略構成を示す図である。この廃液処理装置1は、半導体基板Wの処理に使用した薬液に含まれる金属を除去して当該薬液を再生・再利用する。廃液処理装置1は、主たる要素として、半導体基板Wの薬液処理を行う基板処理部10と、基板処理部10から排出された薬液を回収して貯留する貯留タンク20と、貯留タンク20にポリ酸を供給するポリ酸供給部30と、金属を取り除いて再生した薬液を基板処理部10に還流する還流機構60と、を備える。また、廃液処理装置1は、貯留タンク20にカウンターカチオンを投入するカチオン投入部40と、貯留タンク20内の溶液のpH値を調整するpH調整部50と、を備える。さらに、廃液処理装置1は、装置の各機構部を制御して装置全体を管理する制御部90を備える。
 制御部90は、各種演算処理を行う回路であるCPU、基本プログラムを記憶する読み出し専用のメモリであるROM、各種情報を記憶する読み書き自在のメモリであるRAMおよび制御用ソフトウェアやデータなどを記憶しておく磁気ディスクを備えて構成される。制御部90のCPUが所定の処理プログラムを実行することによって、廃液処理装置1に設けられた各動作機構が制御されて半導体基板Wの処理および廃液処理が進行する。
 基板処理部10は、半導体基板Wに薬液を供給して所定の表面処理を行う枚葉式の装置であり、吐出ノズル11、スピンチャック12およびカップ13等を備える。本実施形態においては薬液として、例えばHFまたはNHFベースの水溶液に緩衝剤、防腐剤を添加した薬液をエッチング液として使用しており、基板処理部10では半導体基板Wの表面のエッチング処理が行われる。基板処理部10では、スピンチャック12に保持した半導体基板Wの表面に吐出ノズル11から薬液を吐出してエッチング処理を進行させる。なお、必要に応じてスピンチャック12によって半導体基板Wを回転させつつエッチング処理を行うようにしても良い。この場合、回転する半導体基板Wから飛散した薬液をカップ13によって受け止めて回収する。
 基板処理部10にて半導体基板Wの表面処理に使用された薬液は廃液ライン15を通って貯留タンク20に回収される。貯留タンク20には、使用済みの薬液が貯留される。この使用済みの薬液中には、基板処理部10におけるエッチング処理によって溶解した金属成分(イオン)が含まれている。使用済みの薬液中に含まれる金属の種類は、基板処理部10でのエッチング処理の対象となった半導体基板Wに成膜されていた薄膜の種類に依存しており、例えばチタン(Ti)や銅(Cu)等が溶解している。
 ポリ酸供給部30は、貯留タンク20にポリ酸を供給する。ポリ酸とは、オキソ酸が縮合してできた陰イオン種である。オキソ酸は、原子にヒドロキシル基(-OH)とオキソ基(=O)とが結合し、そのヒドロキシル基が酸性プロトンを与える化合物である。例えば、炭素(C)のオキソ酸が炭酸であり、硫黄(S)のオキソ酸が硫酸であり、特に遷移金属のオキソ酸は金属オキソ酸と呼ばれる。ポリ酸は、金属を含む金属オキソ酸が縮合して生成されるものであるため、金属酸化物の分子状イオン種とみなすことができ、ポリオキソメタレート(POM:polyoxometalate)とも称される。
 ポリ酸を構成する基本単位は、遷移金属イオンに酸化物イオン(O2-)が4~6配位してできる四面体、四角錐、八面体などの多面体である。図2は、ポリ酸の基本構造の一例を示す図である。図2には、代表的なポリ酸の基本構造であるMO八面体を示す。MO八面体の場合、正八面体の重心位置に遷移金属イオンが存在している。MO八面体の重心に位置する遷移金属(M)のイオンは、典型的にはモリブデン(Mo6+)、バナジウム(V5+)、タングステン(W6+)、ニオブ(Nb5+)、タンタル(Ta5+)などである。その遷移金属イオンの周囲を取り囲むように、6個の酸化物イオンが正八面体の頂点の位置に配位されてMO八面体が構成される。
 このような多面体が多数縮合して稜や頂点を共有して構成された多核錯体がポリ酸である。図3および図4は、代表的なポリ酸の構造を示す図である。図3には、[XM1240]n-で表されるケギン型(Keggin type)構造を示す。図4には、[X1862]n-で表されるドーソン型(Dawson type)構造を示す。いずれの構造についても、ケギン型構造では1個、ドーソン型構造では2個の核となる金属(X)の周囲に多数のMO八面体が配位されている。核となる金属(X)は、例えばシリコン(Si)、リン(P)、硫黄(S)などである。
 このような構造を有するポリ酸は、硫酸や塩酸に匹敵する強酸でありながら金属腐食性が低く、それに加えて酸化還元性を併せ持つという特性を有する。また、ポリ酸は、水および極性溶媒に高い溶解性を示すが、溶液中でもポリ酸の構造は維持される。さらに、ポリ酸は、基本単位である多面体が1~2個欠損した欠損型錯体としても溶液中で安定して存在できるという重要な特性を有する。例えば、図3,4に示した構造のポリ酸からMO八面体が1~2個欠損した構造であってもpH値が2~7の溶液中では安定して存在できる。そして、ポリ酸の欠損型錯体は、その欠損部位に異種金属(ポリ酸を構成する金属X,Mとは異なる種類の金属)のオキソ酸を取り込むことができるのである。換言すれば、ポリ酸を構成する金属Mの一部は異種金属にて置換可能なのである。本発明は、ポリ酸のかかる特性に着目して完成されたものである。
 図1に戻り、ポリ酸供給部30は、欠損部位を有する欠損型錯体のポリ酸を貯留タンク20に供給する。ポリ酸供給部30は、ポリ酸タンク31および図示を省略する供給ポンプやバルブ等を備える。ポリ酸タンク31には、予め調製された欠損型錯体のポリ酸の溶液が貯留されている。この溶液のpH値は、欠損型錯体のポリ酸が安定して存在できる2~7である。ポリ酸供給部30は、その欠損型錯体のポリ酸の溶液を使用済みの薬液が貯留された貯留タンク20に供給する。
 ポリ酸供給部30からポリ酸が供給されることによって、貯留タンク20内には使用済みの薬液と欠損型錯体のポリ酸との混合液が存在することとなる。pH調整部50は、その混合液のpH値を2~3に調整する。具体的には、pH調整部50は、貯留タンク20にpH調整剤(例えば、酸性溶液)を投入して混合液のpH値を2~3に調整する。貯留タンク20に貯留された使用済みの薬液と欠損型錯体のポリ酸との混合液のpH値が2~3であれば、当該薬液中に含まれている金属イオンがオキソ酸としてポリ酸の欠損部位に取り込まれる反応が進行する。その結果、基板処理部10から排出された使用済みの薬液からは金属が除去されることとなる。
 但し、ポリ酸の溶液は強酸であり、基板処理部10にて使用された薬液も酸性である場合には、特段のpH値調整を行わなくても使用済みの薬液とポリ酸との混合液自体のpH値が2~3の範囲内におさまっていることもある。このような場合であれば、pH調整部50は貯留タンク20内のpH調整を行わない。pH調整を行わなくても使用済みの薬液とポリ酸との混合液のpH値が2~3であれば、当該薬液中に含まれている金属イオンがオキソ酸としてポリ酸の欠損部位に取り込まれる反応が進行する。
 基板処理部10における半導体基板Wの処理によって薬液に溶解した金属がポリ酸に捕捉されることにより、貯留タンク20内には当該金属を取り込んだポリ酸と金属が除去された薬液との混合液が貯留されることとなる。カチオン投入部40は、その混合液に陰イオン種であるポリ酸のカウンターカチオンを投入する。カウンターカチオンとしては、例えば、n-BuNBrを用いることができる。カチオン投入部40が貯留タンク20内にカウンターカチオンを投入することによって、金属を取り込んだポリ酸とカウンターカチオンとが反応して塩として沈殿する。混合液中に沈殿物が生成することにより、薬液とポリ酸との混合液から金属を取り込んだポリ酸を分離することが可能となる。
 貯留タンク20内の混合液にカウンターカチオンを投入して沈殿物が生成した後、還流機構60によって混合液から沈殿物を除去して薬液を再生し、その薬液を再び基板処理部10に還流して再利用する。還流機構60は、還流配管61、除去バルブ62a,62b、除去フィルタ63a,63b、主バルブ64、還流ポンプ65および主フィルタ66を備える。還流配管61の基端側は貯留タンク20に接続され、先端側は吐出ノズル11に接続される。還流配管61は、経路途中にて二叉に分岐され、その一方に除去バルブ62aおよび除去フィルタ63aが設けられるとともに、他方に除去バルブ62bおよび除去フィルタ63bが設けられる。残余の要素である主バルブ64、還流ポンプ65および主フィルタ66は、いずれも二叉に分岐された還流配管61が再合流した経路に介挿されている。
 除去フィルタ63aと除去フィルタ63bとは択一的に使用される。すなわち、除去バルブ62aおよび除去バルブ62bはいずれか一方が選択的に開放される。主バルブ64を開放して還流ポンプ65が作動している状態にて、除去バルブ62bを閉止しつつ除去バルブ62aを開放すると、貯留タンク20内の沈殿物を含む混合液は除去フィルタ63aを通過することとなる。このとき、金属を取り込んだポリ酸を含む沈殿物は除去フィルタ63aによって混合液から取り除かれる。一方、主バルブ64を開放して還流ポンプ65が作動している状態にて、除去バルブ62aを閉止しつつ除去バルブ62bを開放すると、貯留タンク20内の沈殿物を含む混合液は除去フィルタ63bを通過することとなる。このとき、金属を取り込んだポリ酸を含む沈殿物は除去フィルタ63bによって混合液から取り除かれる。
 除去フィルタ63a,63bは、沈殿物を含む液から沈殿物を濾過する濾過フィルタであるため、比較的短時間で目詰まりを生じる。このため、除去フィルタ63aと除去フィルタ63bとは択一的に使用することとしている。除去フィルタ63aを使用している間に除去フィルタ63bを交換し、除去フィルタ63bを使用している間に除去フィルタ63aを交換することにより、フィルタの目詰まりに起因した配管の閉塞を防止することができる。なお、使用済みの除去フィルタ63a,63bに捕集されている沈殿物を回収し、その沈殿物から酸化還元反応を利用して金属を離脱させることによってポリ酸を再生して再利用するようにしても良い。
 除去フィルタ63aまたは除去フィルタ63bを通過することによって、混合液から金属を取り込んだポリ酸を含む沈殿物が除去され、薬液が再生されることとなる。再生された薬液は還流ポンプ65によって基板処理部10の吐出ノズル11に送給され、吐出ノズル11から半導体基板Wに吐出されることによって再利用される。
 本実施形態においては、金属を含む使用済みの薬液に欠損部位を有する欠損型錯体のポリ酸を混合し、その混合液のpH値を2~3とすることによってポリ酸の欠損部位に薬液に溶解している金属を取り込んでいる。これにより、半導体基板Wの処理時に薬液に含まれた金属を除去して当該薬液を再生することができる。基板処理部10にて使用される薬液には高価なものも存在しており、使用済みの薬液から金属を除去して再生することができれば、薬液を繰り返して再利用することができ、その結果処理コストの増大を抑制できる。
 以上、本発明の実施の形態について説明したが、この発明はその趣旨を逸脱しない限りにおいて上述したもの以外に種々の変更を行うことが可能である。例えば、上記実施形態においては、基板処理部10にて使用する薬液をエッチング液としていたが、これに限定されるものではなく、ポリマー除去液等の他の種類の薬液であっても良い。使用する薬液が高価なものであるほど、薬液を再生して再利用する効果は大きい。
 また、基板処理部10は、半導体基板Wを1枚ずつ処理する枚葉式に限定されるものではなく、処理槽に貯留した薬液に複数の半導体基板Wを浸漬して一括して表面処理を行うバッチ式の処理部であっても良い。基板処理部10がバッチ式の処理部であっても、処理槽から排出された薬液を上記実施形態と同様にして再生することにより同様の効果を得ることができる。
 また、上記実施形態においては、使用済みの薬液を回収する貯留タンク20に直接ポリ酸およびカウンターカチオンを投入して沈殿物を生成するようにしていたが、貯留タンク20とは別に沈殿物を生成して分離回収するための専用の沈殿槽を設けるようにしても良い。
 また、上記実施形態においては、基板処理部10から排出された薬液中にチタンや銅が含まれていたが、本発明によって除去の対象となる金属は、他にもタングステン(W)、タンタル(Ta)、ルテニウム(Ru)、コバルト(Co)等であっても良い。
 また、カウンターカチオンを投入するのに代えて、除去フィルタ63a,63bにイオン交換フィルタを用い、金属を取り込んだポリ酸を除去フィルタ63a,63bに析出させて薬液から分離するようにしても良い。
 本発明は、半導体基板の表面処理時に薬液中に溶解した金属を取り除いて当該薬液を再生して再利用する技術に好適である。

Claims (10)

  1.  半導体基板の処理に使用した薬液に含まれる金属を除去する廃液処理方法であって、
     半導体基板の処理に使用された薬液を回収する回収工程と、
     前記回収工程にて回収された薬液にポリ酸を混合し、当該薬液中に含まれている金属をポリ酸に取り込むことによって当該薬液から金属を除去する除去工程と、
    を備える廃液処理方法。
  2.  請求項1記載の廃液処理方法において、
     前記ポリ酸は、欠損部位を有する欠損型錯体である廃液処理方法。
  3.  請求項2記載の廃液処理方法において、
     前記回収工程にて回収された薬液とポリ酸とをpH値2~3で反応させることによって、当該薬液中に含まれている金属をポリ酸の欠損部位に取り込む廃液処理方法。
  4.  請求項3記載の廃液処理方法において、
     金属を取り込んだポリ酸と前記薬液との混合液にカウンターカチオンを投入して当該ポリ酸と当該カウンターカチオンとの塩を沈殿させる沈殿工程をさらに備える廃液処理方法。
  5.  請求項4記載の廃液処理方法において、
     前記混合液から前記沈殿工程にて生成した沈殿物を取り除いた薬液を半導体基板の処理に再利用する再利用工程をさらに備える廃液処理方法。
  6.  半導体基板の処理に使用した薬液に含まれる金属を除去する廃液処理装置であって、
     半導体基板に薬液を供給して基板処理を行う基板処理部と、
     前記基板処理部から排出された使用済みの薬液を回収して貯留する貯留部と、
     使用済みの薬液が貯留された前記貯留部にポリ酸を供給するポリ酸供給部と、
    を備える廃液処理装置。
  7.  請求項6記載の廃液処理装置において、
     前記ポリ酸は、欠損部位を有する欠損型錯体である廃液処理装置。
  8.  請求項7記載の廃液処理装置において、
     前記貯留部に貯留された薬液とポリ酸との混合液のpH値を2~3に調整するpH調整部をさらに備える廃液処理装置。
  9.  請求項8記載の廃液処理装置において、
     前記貯留部に貯留された薬液とポリ酸との混合液にカウンターカチオンを投入するカチオン投入部をさらに備える廃液処理装置。
  10.  請求項9記載の廃液処理装置において、
     カウンターカチオンが投入されて生成した沈殿物を前記混合液から取り除いた薬液を前記基板処理部に還流する還流部をさらに備える廃液処理装置。
