Abstract

L'invention concerne une technique permettant de mettre en oeuvre de manière stable un processus de formation de motif de réserve, lorsqu'un dispositif de traitement de substrat servant à appliquer une réserve et un dispositif de traitement de substrat servant à mettre en oeuvre un processus de développement constituent des dispositifs séparés. Une plaquette (W) ayant été soumise à un processus de chauffage après l'application d'une réserve dans un premier dispositif (1) de traitement de substrat, est à nouveau soumise à un processus de chauffage avant d'être exposée dans un second dispositif (2) de traitement de substrat. L'invention permet ainsi de réduire à un minimum la variation de la quantité de solvant restant dans la réserve entre les tranches (W), et de stabiliser le processus de formation du motif de réserve.
