근래에 들어, 마이크로 또는 나노 단위의 크기를 갖는 미소 구조물들은 MEMS(Micro Electro Mechanical System) 소자, 미소 전자 소자 또는 광전자 소자 등에 이용되고 있는데, 이러한 소자들의 설계 및 제작을 위해서는 그것들에 이용되는 미소 구조물들의 형상과 그 미소 구조물들의 기계적 물성 테스트가 요구된다.

또한, 상기 탐침부는, 상기 제1 AFM 탐침을 이용하여 상기 시편을 스캔하여 상기 대상 시료를 선정하고, 상기 대상 시료를 요청된 방향으로 회전시키거나 상기 대상 시료를 지지하고 있는 바인딩 분자층을 조절하면서 상기 대상 시료를 다시 스캔하여 상기 대상 시료의 위치와 형태를 측정하는 것을 특징으로 한다.
또한, 상기 탐침부는, 상기 바인딩 분자층의 조절 시 레이저 조사장치를 통해 상기 바인딩 분자층을 이루고 있는 바인딩 분자의 진동 주파수 또는 전자 여기 에너지에 해당하는 특정 파장의 레이저를 조사하여 상기 바인딩 분자층을 분자층 단위로 선택적으로 제거시키는 것을 특징으로 한다.
또한, 상기 레이저 조사장치는, 상기 제1 AFM 탐침의 외부에 위치하거나 또는 near-field scanning optical microscope 형태로 제작되어 상기 제1 AFM 탐침의 내부에 위치되는 것을 특징으로 한다.
또한, 상기 탐침부는, 상기 제1 AFM 탐침을 통해 상기 대상 시료에 대한 위치와 형태를 확인한 경우, 상기 대상 시료의 위치로 상기 제2 AFM 탐침을 이동시키고, 상기 제2 AFM 탐침을 이용하여 상기 대상 시료에 대해 원자해상도로 스캔하여 상기 대상 시료에 대한 3차원 형상을 측정하는 것을 특징으로 한다.
또한, 상기 탐침부는, 상기 대상 시료의 위치로 상기 제2 AFM 탐침을 이동시킴에 있어서, 광학현미경을 이용하여 상기 제1 AFM 탐침과 상기 대상 시료간 제1 위치관계 영상을 촬영한 후, 제2 AFM 탐침을 상기 대상 시료로 이동시키면서 상기 제2 AFM 탐침과 상기 대상 시료간 제2 위치관계 영상을 촬영하여 상기 제2 위치관계 영상이 상기 제1 위치관계 영상과 일치하는 위치로 상기 제2 AFM 탐침을 이동시키는 것을 특징으로 한다.
또한, 상기 탐침부는, 상기 제1 AFM 탐침을 상하로 이동시키는 제1 모터와, 상기 제2 AFM 탐침을 상하로 이동시키는 제2 모터를 더 포함하며, 상기 제1 측정 또는 제2 측정 수행 시 상기 제1 모터 또는 제2 모터를 통해 상기 제1 AFM 탐침 또는 제2 AFM 탐침을 상기 시편의 상부에서 상기 대상 시료의 측정에 필요한 기설정된 높이로 이동시키는 것을 특징으로 한다.
또한, 상기 탐침부는, 상기 제1 AFM 탐침과 제2 AFM 탐침 각각에 연결되어 상기 제1 AFM 탐침과 상기 2 AFM 탐침을 통해 측정된 상기 대상 시료에 대한 스캔 영상을 생성하는 스캐너를 더 포함하는 것을 특징으로 한다.
또한, 상기 제1 AFM 탐침은 고해상도를 가지며, 상기 제2 AFM 탐침은 원자해상도를 가지는 것을 특징으로 한다.
또한, 상기 스캔 장치는, 상기 대상 시료에 대한 실제 측정전에 상기 제1 AFM 탐침과 제2 AFM 탐침간 상대 위치에 대한 캘리브레이션을 수행하는 캘리브레이션부를 더 포함하는 것을 특징으로 한다.
또한, 상기 캘리브레이션부는, 상기 캘리브레이션의 수행에 있어서, 상기 제1 AFM 탐침으로 상기 대상 시료의 특정 위치를 측정하여 기준이 되는 제1 영상을 정한 후, 상기 제1 거리를 이용하여 상기 제2 AFM 탐침을 상기 제1 영상이 촬영된 위치로 이동시켜 제2 영상을 촬영하도록 한 후, 상기 제2 영상이 제1 영상과 동일한 영상이 되도록 상기 제1 거리에 대한 캘리브레이션을 수행하는 것을 특징으로 한다.
또한, 상기 제1 AFM 탐침을 크리닝하기 위한 제1 시료가 놓여지는 제1 시편과, 상기 제2 AFM 탐침을 크리닝하기 위한 제2 시료가 놓여지는 제2 시편을 포함하며, 상기 제1 시편과 제2 시편은 상기 대상 시료가 놓여지는 시편을 중심으로 좌우에 배치되는 것을 특징으로 한다.
또한, 상기 제1 AFM 탐침 및 제2 AFM 탐침은, 상기 제1 AFM 탐침 또는 제2 AFM 탐침으로부터 측정된 영상의 화질이 기설정된 해상도 이하로 저하되는 경우 상기 제1 시편 또는 제2 시편으로 각각 이동되어 상기 제1 시료 또는 제2 시료를 통한 크리닝 과정이 수행되는 것을 특징으로 한다.
또한, 상기 제1 AFM 탐침 및 상기 제2 AFM 탐침은, 상기 대상 시료가 동결되지 않은 액체 속의 기판 표면에 흡착된 경우에도 상기 대상 시료에 대한 위치와 형태 또는 3차원 형상의 측정이 가능한 것을 특징으로 한다.
또한, 복수의 AFM 탐침을 이용한 스캔방법으로서, 시편의 상부에 측정이 필요한 대상 시료를 위치시키는 단계와, 서로 다른 해상도를 가지는 복수의 AFM 탐침 중 제1 AFM 탐침을 이용하여 상기 시편상 상기 대상 시료의 위치와 형태를 측정하는 제1 측정 단계와, 상기 복수의 AFM 탐침 중 제2 AFM 탐침을 이용하여 상기 대상 시료의 3차원 형상을 측정하는 제2 측정 단계를 포함한다.
또한, 상기 제1 측정 단계는, 상기 제1 AFM 탐침을 이용하여 상기 시편을 스캔하여 상기 대상 시료를 선정하는 단계와, 상기 대상 시료를 요청된 방향으로 회전시키거나 상기 대상 시료를 지지하고 있는 바인딩 분자층을 조절하는 단계와, 상기 대상 시료를 스캔하여 상기 대상 시료의 위치와 형태를 측정하는 단계를 포함하는 것을 특징으로 한다.
또한, 상기 분자층을 조절하는 단계는, 상기 바인딩 분자층을 이루고 있는 바인딩 분자의 진동 주파수 또는 전자 여기 에너지에 해당하는 특정 파장의 레이저를 조사하여 상기 바인딩 분자층을 분자층 단위로 선택적으로 제거시키는 단계인 것을 특징으로 한다.
또한, 상기 레이저는, 상기 제1 AFM 탐침의 외부에 위치되거나 또는 near-field scanning optical microscope 형태로 제작되어 상기 제1 AFM 탐침의 내부에 위치된 레이저 조사장치로부터 조사되는 것을 특징으로 한다.
또한, 상기 제2 측정 단계는, 상기 제2 AFM 탐침을 이용하여 상기 대상 시료에 대해 원자해상도로 스캔하여 상기 대상 시료에 대한 3차원 형상을 측정하는 단계인 것을 특징으로 한다.
또한, 상기 제1 측정 단계를 수행하기 전에, 상기 제1 AFM 탐침과 제2 AFM 탐침간 상대 위치에 대한 캘리브레이션을 수행하는 단계를 더 포함하는 것을 특징으로 한다.
또한, 상기 캘리브레이션을 수행하는 단계는, 상기 제1 AFM 탐침으로 상기 대상 시료의 특정 위치를 측정하여 기준이 되는 제1 영상을 정하는 단계와, 상기 제1 AFM 탐침과 제2 AFM 탐침간 기설정된 이격 거리를 이용하여 상기 제2 AFM 탐침을 상기 제1 영상이 촬영된 위치로 이동시키는 단계와, 상기 이동시키는 위치에서 상기 제2 AFM 탐침으로 제2 영상을 촬영하는 단계와, 상기 제2 영상이 제1 영상과 동일한 영상이 되도록 상기 이격 거리에 대한 캘리브레이션을 수행하는 단계를 포함하는 것을 특징으로 한다.
또한, 상기 제1 AFM 탐침 또는 제2 AFM 탐침으로부터 측정된 영상의 화질이 기설정된 해상도 이하로 저하되는 경우 해당 AFM 탐침에 대한 크리닝을 수행하는 단계를 더 포함하는 것을 특징으로 한다.
또한, 상기 크리닝을 수행하는 단계는, 상기 제1 AFM 탐침을 크리닝하기 위한 제1 시료가 놓여진 제1 시편으로 이동시켜 크리닝하는 단계와, 상기 제2 AFM 탐침을 크리닝하기 위한 제2 시료가 놓여진 제2 시편으로 이동시켜 크리닝하는 단계를 포함하는 것을 특징으로 한다.
또한, 상기 제1 시편과 제2 시편은 상기 대상 시료가 놓여지는 시편을 중심으로 각각 제1 AFM 탐침과 제2 AFM 탐침이 수평 모터를 통해 이동되어 접근이 가능한 위치에 배치되는 것을 특징으로 한다.
또한, 상기 제1 AFM 탐침은 고해상도를 가지며, 상기 제2 AFM 탐침은 원자해상도를 가지는 것을 특징으로 한다.
본 발명의 실시예에 따르면, 독립 나노 구조체의 3차원 구조에 대한 AFM 정밀 측정 방법은 독립 나노 구조체의 움직임과 변형을 방지하며 안정적으로 독립 나노 구조체를 AFM 측정할 수 있는 이점이 있다.
또한, 독립 나노 구조체를 다양한 각도에서 AFM 측정할 수 있는 이점이 있다.
또한, 본 발명의 실시예에 따른 독립 나노 구조체 스캔 장치 및 이를 이용한 스캔 방법에 따르면, 고해상도 AFM 탐침을 이용하여 나노 구조체의 시편상 위치와 형태를 확인한 후, 확인된 나도 구조체에 대해 원자해상도 AFM 탐침을 이용한 스캔을 통해 3차원 형상을 측정함으로써 나노 구조체에 대한 보다 정밀한 측정이 가능하도록 하는 이점이 있다.

이하, 첨부된 도면을 참조하여 본 발명의 동작 원리를 상세히 설명한다. 하기에서 본 발명을 설명함에 있어서 공지 기능 또는 구성에 대한 구체적인 설명이 본 발명의 요지를 불필요하게 흐릴 수 있다고 판단되는 경우에는 그 상세한 설명을 생략할 것이다. 그리고 후술되는 용어들은 본 발명에서의 기능을 고려하여 정의된 용어들로서 이는 사용자, 운용자의 의도 또는 관례 등에 따라 달라질 수 있다. 그러므로 그 정의는 본 명세서 전반에 걸친 내용을 토대로 내려져야 할 것이다.
도 1은 본 발명의 실시 예에 따른 복수의 AFM 탐침을 가지는 나노 구조체 스캔장치의 상세 블록 구성을 도시한 것으로, 시편(102), 모터부(108), 탐침부(100), 캘리브레이션부(122) 등을 포함할 수 있다.
이하, 도 1을 참조하여 본 발명의 실시예에 따른 스캔장치(100)의 각 구성요소에서의 동작을 상세히 설명하기로 한다.
먼저, 시편(102)은 측정이 요구되는 대상 시료(150)가 놓여지는 물체로, 시편(102)을 가로(X,Y) 방향으로 이동시킬 수 있는 모터부(108)상 일정 영역에 형성될 수 있다. 또한, 이러한 시편(102)의 좌우로는 고해상도를 가지는 제1 AFM 탐침(112)의 크리닝(cleaning)을 위한 제1 시편(104), 원자해상도를 가지는 제2 AFM 탐침(114)의 크리닝을 위한 제2 시편(106) 등이 수평하게 배치될 수 있으나 이에 한정되는 것은 아니다. 또한, 이러한 시편(102)의 상부에는 AFM 탐침을 이용한 측정이 요구되는 독립 나노 구조체 등의 대상 시료(150)가 놓여질 수 있다.
또한, 제1 시편(104)은 제1 AFM 탐침(112)을 고해상도로 유지시키기 위한 시료가 놓여지는 시편을 말하는 것으로, 이러한 시료는 예를 들어 금(Au) 등이 될 수 있다. 또한, 제2 시편(106)은 제2 AFM 탐침(114)을 원자해상도로 유지시키기 위한 시료가 놓여지는 시편을 말하는 것으로, 이러한 시료는 예를 들어 일산화탄소 분자(CO)가 증착된 구리(Cu) 등이 될 수 있다.
모터부(108)는 시편(102), 제1 시편(104), 제2 시편(106)에 하부에 설치되어 AFM 측정 동작 시, 시편(102), 제1 시편(104), 제2 시편(106)을 가로(X,Y 방향)으로 이동시켜 각각의 시편이 탐침부(110)내 제1 AFM 탐침(112) 또는 제2 AFM 탐침(114)의 하부에 위치되도록 하는 장치로, 내부에 시편(102)을 중심으로 탐침부(110)내 구비된 제1 AFM 탐침(112) 및 제2 AFM 탐침(114)의 위치를 측정하는 위치 센서(position sensor)(도시하지 않음)를 포함할 수 있다.
또한, 이러한 모터부(108)는 도 1에서는 시편(102), 제1 시편(104), 제2 시편(106)에 하부에 설치되는 것을 예로써 설명하였으나, 도 2에서 보여지는 바와 같이 제1 AFM 탐침(112)과 제2 AFM 탐침(114)에 연결되도록 설치되어 AFM 측정 동작 시 제1 AFM 탐침(112)과 제2 AFM 탐침(114)을 각각의 시편 상부로 이동시킬 수도 있다.
탐침부(110)는 시편(102)상 놓여진 대상 시료(150)를 측정하기 위한 서로 다른 해상도를 가지는 복수의 AFM 탐침을 구비할 수 있으며, 복수의 AFM 탐침을 이용하여 대상 시료(150)에 대한 3차원 형상 등의 측정을 수행할 수 있다.
이러한, 탐침부(110)는 앞서 설명한 바와 같이 고해상도를 가지는 제1 AFM 탐침(112)과 원자해상도를 가지는 제2 AFM 탐침(114)을 포함할 수 있으며, 제1 AFM 탐침(112)으로는 시편(102)상 대상 시료(150)의 위치와 형태를 측정할 수 있고, 제2 AFM 탐침(114)으로는 대상 시료(150)의 3차원 형상을 측정할 수 있으나, 이에 한정되는 것은 아니다. 이때, 또한 제1 AFM 탐침(112)과 제2 AFM 탐침(114)은 기설정된 제1 거리(d)로 이격되어 함께 이동될 수 있다.
또한, 제1 AFM 탐침(112) 및 제2 AFM 탐침(114)은, 도 19에 도시된 바와 같이 대상 시료(150)가 동결되지 않은 액체(180) 속의 기판(190) 표면에 흡착된 경우에도 대상 시료(150)에 대한 위치와 형태 또는 3차원 형상의 측정이 가능하다.
또한, 탐침부(110)는 제1 AFM 탐침(112) 또는 제2 AFM 탐침(114)을 상하 방향으로 이동시키는 제1 모터(z motor)(116) 및 제2 모터(118)를 구비하며, 이러한 제1 모터(116)와 제2 모터(118)는 제1 AFM 탐침(112) 또는 제2 AFM 탐침(114)을 시편(102), 제1 시편(104), 제2 시편(106)의 상부에서 각각의 시편을 향하여 상승시키거나 하강시킬 수 있고, 대상 시료(150)의 측정 시에는 제1 AFM 탐침(112) 또는 제2 AFM 탐침(112)을 시편(102)의 상부에서 대상 시료(150)의 측정에 필요한 기설정된 높이로 이동시킬 수 있다.
또한, 탐침부(110)는 제1 AFM 탐침(112)과 제2 AFM 탐침(112) 각각에 연결되는 스캐너(scanner)(120)를 구비할 수 있으며, 이러한 스캐너(102)는 제1 AFM 탐침(112)과 2 AFM 탐침(114)을 통해 측정된 대상 시료(150)에 대한 스캔 영상을 생성할 수 있다.
캘리브레이션부(calibration)(122)는 제2 AFM 탐침(114)을 이용한 대상 시료(150)에 대한 실제 측정전에 제1 AFM 탐침(112)과 제2 AFM 탐침(114)간 상대 위치에 대한 캘리브레이션을 수행한다. 즉, 예를 들어 제1 AFM 탐침(112)과 제2 AFM 탐침(114)간 기설정된 제1 거리(d)는 실제 측정 시 오차가 발생할 수 있는데, 캘리브레이션부(122)는 제1 거리(d)에 대해 발생한 오차값을 측정하고 실제 측정전에 이러한 오차값을 보상하여 보다 정확한 측정이 가능하도록 한다.
즉, 예들 들어 캘리브레이션부(122)는 캘리브레이션의 수행에 있어서, 도 15에서 보여지는 바와 같이 제1 AFM 탐침(112)으로 대상 시료(150)의 특정 위치를 측정하여 기준이 되는 제1 영상을 정하고, 도 16에서 보여지는 바와 같이 제1 AFM 탐침(112)과 제2 AFM 탐침(114)간 이격거리인 제1 거리(d)를 이용하여 제2 AFM 탐침(114)을 제1 영상이 촬영된 위치로 이동시켜 제2 영상을 촬영하도록 한 후, 제2 영상이 제1 영상과 동일한 영상이 되도록 제1 거리에 대한 오차를 보상함으로써 캘리브레이션을 수행할 수 있다.
이하에서는, 복수의 AFM 탐침을 이용하여 독립 나노 구조체 등의 대상 시료(150)에 대해 3차원 형상을 측정하는 등의 AFM 측정 동작을 보다 상세히 설명하기로 한다.
즉, 대상 시료(150)에 대한 AFM 측정이 시작되는 경우, 탐침부(110)내 제1 AFM 탐침(112)은 도 3에서 보여지는 바와 같이 제1 시편(104) 쪽으로 이동될 수 있다. 이때, 제1 AFM 탐침(112)을 제1 시편(104)의 위치로 이동시킴에 있어서, 시편(102), 제1 시편(104), 제2 시편(106)을 가로 방향(X,Y 방향)으로 이동시키는 모터부(108)를 이용하여 제1 시편(104)을 이동시킬 수도 있으며, 다른 실시 예로써, 도 2에서 보여지는 바와 같이 모터부(108)가 탐침부(110) 쪽에 연결된 경우에는 모터부(108)를 이용하여 탐침부(110)를 이동시키는 것을 통해 구현할 수도 있다
이어, 제1 AFM 탐침(112)은 도 4에서와 같이 제1 모터(116)에 의해 제1 시편(104)상으로 하강되어 제1 시편(104)을 통해 고해상도로 크리닝이 수행된다.
위와 같이 크리닝이 수행된 후, 제1 AFM 탐침(112)은 도 5에서와 같이 대상 시료(150)가 놓여진 시편(102)으로 이동된 후, 도 6에서와 같이 제1 모터(116)에 의해 대상 시료(150)가 놓여진 시편(102)으로 하강되어 시편(102)을 스캔하면서 대상 시료(150)를 선정하게 된다. 또한, 대상 시료(150)를 요청된 방향으로 회전시키거나 대상 시료(150)를 지지하고 있는 바인딩(binding) 분자층을 조절하면서 대상 시료(150)를 다시 스캔하여 시편(102)상 대상 시료(150)의 위치와 형태를 측정하게 된다.
이때, 바인딩 분자층(700)은 독립 나노 구조체 등의 대상 시료(150)를 고정하기 위해 대상 시료(150)의 주위에 성장시킨 다층의 미세 분자층을 말하는 것으로, 예를 들어 도 7의 (a)에서와 같이 대상 시료(150)의 주위에 다층으로 형성될 수 있으며, 바인딩 분자층(700)의 조절 시 도 7의 (b)에서 보여지는 바와 같이 분자층 단위로 제거될 수 있다.
이때, 탐침부(110)는 위와 같은 바인딩 분자층(700)의 조절을 위한 장치로서, 도 8, 도 9에서 도시된 바와 같이 레이저 조사장치(800, 900)를 구비할 수 있다.
도 8은 레이저 조사장치(800)를 제1 AFM 탐침(112)의 외부에 위치시킨 예를 도시한 것이며, 도 9는 레이저 조사장치(900)를 near-field scanning optical microscope 형태로 제작하여 제1 AFM 탐침(112)의 내부에 위치시킨 예를 도시한 것이다.
이러한 레이저 조사장치(800, 900)는 제1 AFM 탐침(112)이 대상 시료(150)의 위치와 형태를 측정하는 동작을 수행할 시 제1 AFM 탐침(112)과 연동하여 바인딩 분자층(700)의 조절을 수행할 수 있다.
즉, 레이저 조사장치(800, 900)는 바인딩 분자층(700)으로 바인딩 분자의 진동 주파수 또는 전자 여기 에너지에 해당하는 특정 파장의 레이저를 조사하여 바인딩 분자층(700)을 분자층 단위로 선택적으로 제거시킬 수 있도록 한다.
이때, 위와 같은 특정 파장을 선택함에 있어서는 도 10에서 보여지는 바와 같은 레이저의 파장에 따른 바인딩 분자의 흡수율 그래프를 참조하여 바인딩 분자가 가장 큰 흡수율을 가지게 되는 레이저의 파장을 선택할 수 있으며, 이러한 특정 파장의 레이저를 사용함에 따라 대상 시료(150)의 위 또는 주변에 붙어있는 바인딩 분자를 대상 시료(150)의 전체 온도를 변화시키는 것 없이 초저온에서도 선택적으로 분자층 단위로 제거시킬 수 있다.
이어, 위와 같이 제1 AFM 탐침(112)에 의한 대상 시료(150)의 위치 및 형태 등의 측정이 완료되는 경우, 탐침부(110)내 제2 AFM 탐침(114)은 도 11에서 보여지는 바와 같이 제2 시편(114) 쪽으로 이동된다.
이어, 탐침부(110)내 제2 AFM 탐침(114)이 도 12에서와 같이 제2 모터(118)에 의해 제2 시편(106)상으로 하강되어 제2 시편(106)을 통해 원자해상도로 크리닝이 수행된다.
위와 같이 크리닝이 수행된 후, 제2 AFM 탐침(114)은 도 13에서와 같이 대상 시료(150)가 놓여진 시편(102)으로 이동된 후, 도 14에서와 같이 제2 모터(118)에 의해 대상 시료(150)가 놓여진 시편(102)으로 하강되어 대상 시료(150)를 원자해상도로 스캔하여 대상 시료(150)에 대한 3차원 형상 등을 측정할 수 있다. 이때, 제2 AFM 탐침(114)은 제1 AFM 탐침(112)에 의해 확인된 시편(102)상 대상 시료(150)의 위치로 이동된 후, 대상 시료(150)의 측정을 위한 기설정된 일정 높이까지 하강되어 대상 시료(150)에 대한 스캔이 가능하게 될 수 있다.
이에 따라, 고해상도의 제1 AFM 탐침(112)으로 먼저 시편(102)상 대상 시료(150)를 선정하고 대상 시료(150)를 회전시키는 등의 조작을 통해 대상 시료(150)의 대략적인 형태를 확인한 후, 원자해상도의 제2 AFM 탐침(114)을 이용하여 대상 시료(150)의 3차원 형상 등을 측정하도록 함으로써, 독립 나노 구조체에 대한 보다 정밀한 측정이 가능하게 된다.
이때, 위와 같은 제1 AFM 탐침(112)과 제2 AFM 탐침(114)에 대해서는 주기적으로 해상도의 상태를 검사하여 각각의 AFM 탐침의 해상도가 기설정된 기준 해상도 이하로 되어 정밀한 측정이 어려운 것으로 판단되는 경우 도 4 또는 도 12에서와 같은 크리닝 동작을 실시하여 각각의 AFM 탐침의 해상도가 좋은 상태로 유지되도록 할 수 있다.
또한, 이때, 제2 AFM 탐침(114)을 제1 AFM 탐침(112)이 확인한 대상 시료(150)의 위치로 이동시킴에 있어서는, 제1 AFM 탐침(112)이 대상 시료(150)를 선정하는 동작 수행 시 모터부(108)에 내장된 위치 센서를 통해 파악된 위치 정보를 활용하거나, 도 15에서와 같이 고배율 광학 현미경(950)을 활용하여 대상 시료(150)에 대한 대략적인 위치를 찾고 제2 AFM 탐침(114)을 이용한 실제 스캔을 통해 대상 시료(150)의 위치를 확정할 수 있다.
즉, 고배율 광학 현미경(950)을 이용하는 경우 광학 현미경(950)으로 대상 시료(150)의 같은 위치에 제2 AFM 탐침(114)이 오는지 확인하면서 광학 해상도로 같은 위치가 되도록 한 후, 제2 AFM 탐침(114)으로 대상 시료(150)를 스캔하여 기준 형상의 위치가 예상 위치에 정확히 오는지 확인하는 것을 통해 대략적인 위치를 찾게 된다.
좀더, 자세히 설명하면, 위와 같은 제2 AFM 탐침(114)의 이동에 있어서, 예를 들어 탐침부(110)는 도 17에서와 같이 구비되는 광학현미경(950)을 이용하여 제1 AFM 탐침(112)과 대상 시료(150)간 제1 위치관계 영상을 촬영한 후, 도 18에서와 같이 제2 AFM 탐침(114)을 대상 시료(150)로 이동시키면서 제2 AFM 탐침(114)과 대상 시료(150)간 제2 위치관계 영상을 촬영하여 제2 위치관계 영상이 제1 위치관계 영상과 일치하는 위치로 제2 AFM 탐침(114)을 이동시킬 수 있다. 이때, 위와 같이 광학 해상도 기준으로 제2 AFM 탐침(114)을 이동시킨 후, 제2 AFM 탐침(114)을 통해 스캔한 기설정된 특정 기준 형상의 위치가 예상 위치에 정확히 왔는지 확인하고 오차가 있는 경우 예상값을 교정하여 캘리브레이션을 수행할 수 있다.
도 20은 본 발명의 실시예에 따른 복수의 AFM 탐침을 가지는 나노 구조체 스캔장치에서 나도 구조체의 AFM 측정 동작 제어 흐름을 도시한 것이다. 이하, 도 1 내지 도 20을 참조하여 본 발명의 실시 예를 상세히 설명하기로 한다.
먼저, 시편(102)상 독립 나노 구조체 등의 측정이 필요한 대상 시료(150)가 놓여질 수 있다(S100).
위와 같이, 대상 시료(150)가 놓여지는 경우 스캔장치(100)는 모터부(108)를 제어하여 제1 AFM 탐침(112)을 도 3에서 보여지는 바와 같이 제1 시편(104) 쪽으로 이동시킨다.
이어, 제1 모터(116)를 제어하여 도 4에서와 같이 제1 AFM 탐침(112)을 제1 시편(104)상으로 하강시켜 제1 시편(104)을 통해 제1 AFM 탐침(112)을 고해상도로 크리닝시키게 된다(S102).
그리고, 제1 AFM 탐침(112)에 대한 크리닝이 완료되는 경우, 스캔장치(100)는 크리닝이 수행된 제1 AFM 탐침(112)을 도 5에서와 같이 대상 시료(150)가 놓여진 시편(102)으로 이동시킨 후(S104), 도 6에서와 같이 제1 모터(116)에 의해 대상 시료(150)가 놓여진 시편(102)으로 하강시켜 제1 AFM 탐침(112)을 통해 시편(102)을 스캔하면서 대상 시료(150)를 선정하게 된다(S106).
이어, 위와 같은 스캔을 통해 시편(102)상 대상 시료(150)를 선정한 경우, 제1 AFM 탐침(112)을 이용하여 대상 시료(150)를 요청된 방향으로 회전시키거나 대상 시료(150)를 지지하고 있는 바인딩 분자층(700)을 조절하면서 대상 시료(150)를 다시 스캔하여 대상 시료(150)의 위치와 형태를 측정하게 된다(S108).
이때, 바인딩 분자층(700)의 조절에 있어서 스캔장치(100)는 예를 들어 레이저 조사장치(800, 900)를 통해 도 7의 (a)에서와 같이 대상 시료(150)의 주변에 고정된 다층의 미세 분자층인 바인딩 분자층(700)에 특정 파장의 레이저를 조사시켜 도 7의 (b)에서와 같이 분자층 단위로 제거시킬 수 있다.
위와 같이, 제1 AFM 탐침(112)에 의해 대상 시료(150)에 대한 시편(102)상 위치 및 대상 시료(150)의 형태에 대한 측정이 완료되는 경우, 스캔장치(100)는 제2 AFM 탐침(114)을 도 12에서와 같이 제2 모터(118)에 의해 제2 시편(106)상으로 하강시켜 제2 시편(107)을 통해 원자해상도로 크리닝시키게 된다(S110).
이어, 제2 AFM 탐침(114)에 대한 크리닝이 완료되는 경우, 스캔장치(100)는 크리닝이 수행된 제2 AFM 탐침(114)을 도 13에서와 같이 대상 시료(150)가 놓여진 시편(102)상 대상 시료(150)의 확인된 위치로 이동시킨 후, 도 14에서와 같이 제2 모터(118)에 의해 대상 시료(150)가 놓여진 시편(102)으로 하강시킨다(S112).
이때, 스캔장치(100)는 제2 AFM 탐침(114)을 하강시킴에 있어서, 대상 시료(150)의 측정을 위한 기설정된 일정 높이까지 하강시켜 대상 시료(150)에 대한 스캔이 가능하도록 할 수 있다.
이어, 스캔장치(100)는 제2 AFM 탐침(114)을 이용하여 독립 나노 구조체 등의 대상 시료(150)를 원자해상도로 스캔하여(S114) 대상 시료(150)에 대한 3차원 형상 등을 측정할 수 있다(S116).
이에 따라, 고해상도의 제1 AFM 탐침(112)으로 먼저 시편(102)상 대상 시료(150)를 선정하고 대상 시료(150)를 회전시키는 등의 조작을 통해 대상 시료(150)의 대략적인 형태를 확인한 후, 원자해상도의 제2 AFM 탐침(114)을 이용하여 대상 시료(150)의 3차원 형상 등을 측정하도록 함으로써, 독립 나노 구조체에 대한 보다 정밀한 측정이 가능하게 된다.
상기한 바와 같이, 본 발명의 실시예에 따르면, 서로 다른 해상도를 가지는 복수의 AFM 탐침을 가지는 독립 나노 구조체 스캔장치를 구현하고, 이러한 스캔장치에서 고해상도 AFM 탐침을 이용하여 나노 구조체의 시편상 위치와 형태를 확인한 후, 확인된 나도 구조체에 대해 원자해상도 AFM 탐침을 이용한 스캔을 통해 3차원 형상을 측정함으로써 나노 구조체에 대한 보다 정밀한 측정이 가능하도록 한다.
도 22는 본 발명의 제 1실시예에 따른 독립 나노 구조체의 3차원 구조에 대한 AFM 정밀 측정 방법의 제 1 흐름도이다.
본 발명의 제 1실시예에 따른 독립 나노 구조체의 3차원 구조에 대한 AFM 정밀 측정 방법은 도 22에 도시된 바와 같이, 고정 단계(S10), 평탄화 단계(S20) 및 측정 단계(S30)를 포함한다.
도 23는 도 22의 고정 단계에서 독립 나노 구조체를 고정시키는 모습을 보여주는 도이다.
상기 고정 단계(S10)는 도 23에 도시된 바와 같이, 독립 나노 구조체(1000)의 주위에 미세 분자(2000)를 다층으로 성장시켜 상기 독립 나노 구조체(1000)를 고정하는 단계이다.
구체적으로, 상기 고정 단계(S10)에서는 상기 독립 나노 구조체(1000)의 주위에 상기 미세 분자(2000)가 적층됨으로서 외력에 의해 상기 독립 나노 구조체(1000)가 움직이는 것을 방지할 수 있고, 또한, 상기 독립 나노 구조체(1000)에 포함된 빈 공간(1100)에 상기 미세 분자(2000)가 채워짐으로서 외력에 의해 상기 독립 나노 구조체(1000)가 변형되는 것을 방지할 수 있다.
여기서, 상기 독립 나노 구조체(1000)는 생물학, 의학, 약학, 재료학, 금속학, 물리학, 화학 등에서 연구 대상이 되는 모든 분자가 그 대상이 될 수 있는데, 예를 들어, 아미노산이나 당과 같이 분자량 수십의 작은 분자나, 단백질과 같이 분자량 수만 내지 수십만 이상의 거대 분자 및 이들 분자의 결합으로 된 생체조직 또는 복잡한 형태의 나노 구조체로 이루어질 수 있고, 상기 미세 분자(2000)는 불활성 기체 또는 화학적으로 안정하고 균일한 성장이 가능한 다원자 분자로 이루어지는 것을 특징으로 한다.
도 24는 도 22의 평탄화 단계에서 미세 분자를 평탄화시켜 독립 나노 구조체와 미세 분자를 구별시키는 모습을 보여주는 도이다.
상기 평탄화 단계(S20)는 도 4에 도시된 바와 같이, 상기 미세 분자(2000)를 열처리하여 상기 미세 분자(2000)의 표면을 평탄화시키는 단계로, 상기 평탄화 단계(S20)에서는 상기 미세 분자(2000)를 어닐링을 통해 평탄화시켜 상기 독립 나노 구조체(1000)와 상기 미세 분자(2000)를 구별시킬 수 있다.
즉, 상기 평탄화 단계(S20)에서는 미세 분자(2000)를 저온에서 낮은 열처리로 어닐링하여 깨끗한 결정 구조를 가지도록 할 수 있고, 상기 독립 나노 구조체(1000)와 구별되는 편평한 표면을 가지도록 함으로서 독립 나노 구조체(1000)의 위치와 범위를 AFM으로 용이하게 찾을 수 있도록 할 수 있다.
도 25는 도 22의 측정 단계에서 독립 나노 구조체를 AFM 탐침을 이용하여 측정하는 모습을 보여주는 도이다.
상기 측정 단계(S30)는 도 25에 도시된 바와 같이, 상기 독립 나노 구조체(1000)의 상부에 AFM 탐침(3000)을 배치하여 상기 독립 나노 구조체(1000)를 측정하는 단계이다.
도 26은 본 발명의 제 1실시예에 따른 독립 나노 구조체의 3차원 구조에 대한 AFM 정밀 측정 방법의 제 2 흐름도이다.
본 발명의 제 1실시예에 따른 독립 나노 구조체의 3차원 구조에 대한 AFM 정밀 측정 방법은 도 26에 도시된 바와 같이, 상기 측정 단계(S30) 후, 조절 단계(S40) 및 재측정 단계(S50)를 더 포함할 수 있다.
상기 조절 단계(S40)는 상기 미세 분자(2000)를 층 단위로 제거하여 미세 분자(2000)의 높이를 조절하는 단계이다.
구체적으로, 상기 조절 단계(S40)에서는 상기 미세 분자(2000)를 열처리로 증발 또는 승화시켜 미세 분자(2000)의 높이를 낮추거나, 상기 미세 분자(2000)를 이온빔 스퍼터링을 통해 제거하여 미세 분자(2000)의 높이를 낮출 수 있다.
여기서, 전자인 열처리를 통해 미세 분자(2000)를 제거하는 방법은 상기 미세 분자(2000)의 순도가 높은 경우에 활용될 수 있고, 후자인 이온빔 스퍼터링을 통해 미세 분자(2000)를 제거하는 방법은 상기 미세 분자(2000)의 순도가 낮은 경우에 활용될 수 있다.
순도가 낮은 미세 분자(2000)의 경우 독립 나노 구조체(1000)로부터 증발 또는 승화시 상기 독립 나노 구조체(1000)의 표면에 침전물을 발생시켜 표면을 왜곡시킬 수 있기 때문에 상기 조절 단계(S40)에서는 이온건을 이용한 이온빔 스퍼터링을 통해 미세 분자(2000)는 물론 미세 분자(2000)에 포함된 불순물 분자나 이온을 동시에 제거함으로써 침전물에 의한 독립 나노 구조체(1000)의 표면 왜곡을 방지할 수 있다.
상기 재측정 단계(S50)는 상기 독립 나노 구조체(1000)를 상기 AFM 탐침(3000)을 이용하여 재측정하는 단계이다.
도 27은 도 26의 조절 단계 및 재측정 단계에서 미세 분자를 층 단위로 제거하며 독립 나노 구조체를 AFM 탐침을 이용하여 측정하는 모습을 보여주는 도이다.
본 발명의 제 1실시예에 따른 독립 나노 구조체의 3차원 구조에 대한 AFM 정밀 측정 방법에 따르면, 상기 조절 단계(S40) 및 상기 재측정 단계(S50)를 순차적으로 반복 수행하여 도 27에 도시된 바와 같이, 상기 미세 분자(2000)의 높이를 층 단위로 낮추면서 상기 독립 나노 구조체(1000)의 전체 상면 구조를 측정할 수 있다.
이하, 본 발명의 제 2실시예에 따른 독립 나노 구조체의 3차원 구조에 대한 AFM 정밀 측정 방법을 상세히 설명한다.
도 28은 본 발명의 제 2실시예에 따른 독립 나노 구조체의 3차원 구조에 대한 AFM 정밀 측정 방법의 흐름도이다.
본 발명의 제 2실시예에 따른 독립 나노 구조체의 3차원 구조에 대한 AFM 정밀 측정 방법은 도 28에 도시된 바와 같이, 제 1측정 단계(S100), 각도 가변 단계(S200) 및 제 2측정 단계(S300)를 포함한다.
도 29는 도 28의 제 1측정 단계에서 독립 나노 구조체를 AFM 측정하는 모습을 보여주는 도이다.
상기 제 1측정 단계(S100)는 도 29에 도시된 바와 같이, 독립 나노 구조체(1000)를 다층의 미세 분자(2000)로 고정한 후 상기 미세 분자(2000)를 층 단위로 제거하면서 상기 독립 나노 구조체(1000)를 AFM 탐침(3000)을 이용하여 측정하는 단계이다.

구체적으로, 상기 제 1측정 단계(S100)는 도 32에 도시된 바와 같이, 고정 공정(S10), 평탄화 공정(S20), 측정 공정(S30), 조절 공정(S40) 및 재측정 공정(S50)을 포함한다.
여기서, 상기 고정 공정(S10)은 도 29에 도시된 바와 같이, 상기 독립 나노 구조체(1000)의 주위에 미세 분자(2000)를 다층으로 성장시켜 상기 독립 나노 구조체(1000)를 고정하는 공정이고, 상기 평탄화 공정(S20)은 상기 미세 분자(2000)를 열처리하여 상기 미세 분자(2000)의 표면을 평탄화시키는 공정이며, 상기 측정 공정(S30)은 상기 독립 나노 구조체(100)의 상부에 AFM 탐침(3000)을 배치하여 상기 독립 나노 구조체(1000)를 측정하는 공정이다.
또한, 상기 조절 공정(S40)은 상기 미세 분자(2000)를 층 단위로 제거하여 미세 분자(2000)의 높이를 조절하는 공정이고, 상기 재측정 공정(S50)은 상기 독립 나노 구조체(1000)를 상기 AFM 탐침(3000)을 이용하여 재측정하는 공정으로, 상기 제 1측정 단계(S100)는 상기 조절 공정(S40) 및 상기 재측정 공정(S50)을 순차적으로 반복 수행하여 상기 미세 분자(2000)의 높이를 층 단위로 낮추면서 상기 독립 나노 구조체(1000)의 전체 상면 구조를 측정할 수 있다.
도 30는 도 28의 각도 가변 단계에서 독립 나노 구조체의 측정 각도를 가변시키는 모습을 보여주는 도이다.
상기 각도 가변 단계(S200)는 도 30에 도시된 바와 같이, 상기 AFM 탐침(3000)을 이용하여 상기 독립 나노 구조체(1000)의 배치 상태를 변경시킴으로써 상기 독립 나노 구조체(1000)의 측정 각도를 가변시키는 단계이다.
도 31은 도 28의 제 2측정 단계에서 독립 나노 구조체를 AFM 재측정하는 모습을 보여주는 도이다.
상기 제 2측정 단계(S300)는 도 31에 도시된 바와 같이, 상기 독립 나노 구조체(1000)를 다층의 상기 미세 분자(2000)로 재고정한 후 상기 미세 분자(2000)를 층 단위로 제거하면서 상기 독립 나노 구조체(1000)를 상기 AFM 탐침(3000)을 이용하여 재측정하는 단계로, 여기서, 상기 제 2측정 단계(S300)는 상기 제 1측정 단계(S300)와 그 구성 및 내용이 동일하므로 상세한 설명은 생략한다.
본 발명의 제 2실시예에 따른 독립 나노 구조체의 3차원 구조에 대한 AFM 정밀 측정 방법에 따르면, 상기 각도 가변 단계(S200) 및 상기 제 2측정 단계(S300)를 순차적으로 반복 수행하여 상기 독립 나노 구조체를 다양한 각도에서 측정할 수 있다.
이상과 같이 본 발명에 따른 독립 나노 구조체의 3차원 구조에 대한 AFM 정밀 측정 방법 및 복수의 AFM 탐침을 가지는 나노 구조체 스캔장치와 방법을 예시한 도면을 참조로 하여 설명하였으나, 본 명세서에 개시된 실시예와 도면에 의해 본 발명이 한정되는 것은 아니며, 본 발명의 기술사상 범위 내에서 당업자에 의해 다양한 변형이 이루어질 수 있음은 물론이다. 따라서 발명의 범위는 설명된 실시 예에 의하여 정할 것이 아니고 특허청구범위에 의해 정하여져야 한다.

  1. 대상 시료가 놓여지는 시편과,

  2. 제 1 항에 있어서,
    상기 탐침부는,
    상기 대상 시료에 대한 제1 측정을 수행하여 상기 시편상 상기 대상 시료의 위치와 형태를 측정하는 제1 AFM 탐침과,
    상기 제1 AFM 탐침과 기설정된 제1 거리로 이격되고, 상기 대상 시료에 대한 제2 측정을 수행하여 상기 대상 시료의 3차원 형상을 측정하는 제2 AFM 탐침

    상기 제1 AFM 탐침과 상기 제2 AFM 탐침 각각에 연결되어 상기 제1 AFM 탐침과 상기 2 AFM 탐침을 통해 측정된 상기 대상 시료에 대한 스캔 영상을 생성하는 스캐너를 더 포함하는 나노 구조체 스캔장치.
  10. 제 2 항에 있어서,
    상기 제1 AFM 탐침은 고해상도를 가지며, 상기 제2 AFM 탐침은 원자해상도를 가지는 나노 구조체 스캔장치.
  11. 제 2 항에 있어서,
    상기 대상 시료에 대한 실제 측정전에 상기 제1 AFM 탐침과 제2 AFM 탐침간 상대 위치에 대한 캘리브레이션을 수행하는 캘리브레이션부를 더 포함하는 나노 구조체 스캔장치.
  12. 제 11 항에 있어서,
    상기 캘리브레이션부는,
    상기 캘리브레이션의 수행에 있어서, 상기 제1 AFM 탐침으로 상기 대상 시료의 특정 위치를 측정하여 기준이 되는 제1 영상을 정한 후, 상기 제1 거리를 이용하여 상기 제2 AFM 탐침을 상기 제1 영상이 촬영된 위치로 이동시켜 제2 영상을 촬영하도록 한 후, 상기 제2 영상이 제1 영상과 동일한 영상이 되도록 상기 제1 거리에 대한 캘리브레이션을 수행하는 나노 구조체 스캔장치.
  13. 제 2 항에 있어서,
    상기 제1 AFM 탐침을 크리닝하기 위한 제1 시료가 놓여지는 제1 시편과,
    상기 제2 AFM 탐침을 크리닝하기 위한 제2 시료가 놓여지는 제2 시편을 포함하며,
    상기 제1 시편과 상기 제2 시편은 상기 대상 시료가 놓여지는 시편을 중심으로 좌우에 배치되는 나노 구조체 스캔장치.
  14. 제 13 항에 있어서,
    상기 제1 AFM 탐침 및 상기 제2 AFM 탐침은,
    상기 제1 AFM 탐침 또는 상기 제2 AFM 탐침으로부터 측정된 영상의 화질이 기설정된 해상도 이하로 저하되는 경우 상기 제1 시편 또는 상기 제2 시편으로 각각 이동되어 상기 제1 시료 또는 상기 제2 시료를 통한 크리닝 과정이 수행되는 나노 구조체 스캔장치.
  15. 제 2 항에 있어서,
    상기 제1 AFM 탐침 및 상기 제2 AFM 탐침은,
    상기 대상 시료가 동결되지 않은 액체 속의 기판 표면에 흡착된 경우에도 상기 대상 시료에 대한 위치와 형태 또는 3차원 형상의 측정이 가능한 나노 구조체 스캔장치.
  16. 시편의 상부에 측정이 필요한 대상 시료를 위치시키는 단계와,
    서로 다른 해상도를 가지는 복수의 AFM 탐침 중 제1 AFM 탐침을 이용하여 상기 시편상 상기 대상 시료의 위치와 형태를 측정하는 제1 측정 단계와,
    상기 복수의 AFM 탐침 중 제2 AFM 탐침을 이용하여 상기 대상 시료의 3차원 형상을 측정하는 제2 측정 단계
    를 포함하는 나노 구조체 스캔 방법.
  17. 제 16 항에 있어서,
    상기 제1 측정 단계는,
    상기 제1 AFM 탐침을 이용하여 상기 시편을 스캔하여 상기 대상 시료를 선정하는 단계와,
    상기 대상 시료를 요청된 방향으로 회전시키거나 상기 대상 시료를 지지하고 있는 바인딩 분자층을 조절하는 단계와
    상기 대상 시료를 스캔하여 상기 대상 시료의 위치와 형태를 측정하는 단계
    를 포함하는 나노 구조체 스캔 방법.
  18. 제 17 항에 있어서,
    상기 분자층을 조절하는 단계는,
    상기 바인딩 분자층을 이루고 있는 바인딩 분자의 진동 주파수 또는 전자 여기 에너지에 해당하는 특정 파장의 레이저를 조사하여 상기 바인딩 분자층을 분자층 단위로 선택적으로 제거시키는 단계를 포함하는 나노 구조체 스캔 방법.
  19. 제 18 항에 있어서,
    상기 레이저는,
    상기 제1 AFM 탐침의 외부에 위치되거나 또는 near-field scanning optical microscope 형태로 제작되어 상기 제1 AFM 탐침의 내부에 위치된 레이저 조사장치로부터 조사되는 나노 구조체 스캔 방법.
  20. 제 16 항에 있어서,
    상기 제2 측정 단계는,
    상기 제2 AFM 탐침을 이용하여 상기 대상 시료에 대해 원자해상도로 스캔하여 상기 대상 시료에 대한 3차원 형상을 측정하는 단계를 포함하는 나노 구조체 스캔 방법.
  21. 제 16 항에 있어서,
    상기 제1 측정 단계를 수행하기 전에, 상기 제1 AFM 탐침과 제2 AFM 탐침간 상대 위치에 대한 캘리브레이션을 수행하는 단계를 더 포함하는 나노 구조체 스캔 방법.
  22. 제 21 항에 있어서,
    상기 캘리브레이션을 수행하는 단계는,
    상기 제1 AFM 탐침으로 상기 대상 시료의 특정 위치를 측정하여 기준이 되는 제1 영상을 정하는 단계와,
    상기 제1 AFM 탐침과 제2 AFM 탐침간 기설정된 이격 거리를 이용하여 상기 제2 AFM 탐침을 상기 제1 영상이 촬영된 위치로 이동시키는 단계와,
    상기 이동시키는 위치에서 상기 제2 AFM 탐침으로 제2 영상을 촬영하는 단계와,
    상기 제2 영상이 제1 영상과 동일한 영상이 되도록 상기 이격 거리에 대한 캘리브레이션을 수행하는 단계
    를 포함하는 나노 구조체 스캔 방법.
  23. 제 16 항에 있어서,
    상기 제1 AFM 탐침 또는 제2 AFM 탐침으로부터 측정된 영상의 화질이 기설정된 해상도 이하로 저하되는 경우 해당 AFM 탐침에 대한 크리닝을 수행하는 단계를 더 포함하는 나노 구조체 스캔 방법.
  24. 제 23 항에 있어서,
    상기 크리닝을 수행하는 단계는,
    상기 제1 AFM 탐침을 크리닝하기 위한 제1 시료가 놓여진 제1 시편으로 이동시켜 크리닝하는 단계와,
    상기 제2 AFM 탐침을 크리닝하기 위한 제2 시료가 놓여진 제2 시편으로 이동시켜 크리닝하는 단계
    를 포함하는 나노 구조체 스캔 방법.
  25. 제 23 항에 있어서,
    상기 제1 시편과 상기 제2 시편은 상기 대상 시료가 놓여지는 시편을 중심으로 좌우에 상기 제1 AFM 탐침과 상기 제2 AFM 탐침이 수평 모터를 통해 이동되어 접근이 가능한 위치에 배치되는 나노 구조체 스캔 방법.
  26. 제 16 항에 있어서,
    상기 제1 AFM 탐침은 고해상도를 가지며, 상기 제2 AFM 탐침은 원자해상도를 가지는 나노 구조체 스캔 방법.
  27. 독립 나노 구조체의 주위에 미세 분자를 다층으로 성장시켜 상기 독립 나노 구조체를 고정하는 고정 단계;
    상기 미세 분자를 열처리하여 상기 미세 분자의 표면을 평탄화시키는 평탄화 단계; 및
    상기 독립 나노 구조체의 상부에 AFM 탐침을 배치하여 상기 독립 나노 구조체를 측정하는 측정 단계;
    를 포함하는 독립 나노 구조체의 3차원 구조에 대한 AFM 정밀 측정 방법.
  28. 제 27 항에 있어서,
    상기 고정 단계에서는,
    상기 독립 나노 구조체에 포함된 빈 공간을 상기 미세 분자가 채워져 외력에 의한 상기 독립 나노 구조체의 변형을 방지하는 독립 나노 구조체의 3차원 구조에 대한 AFM 정밀 측정 방법.
  29. 제 27 항에 있어서,
    상기 평탄화 단계에서는,
    상기 미세 분자를 어닐링을 통해 평탄화시켜 상기 독립 나노 구조체와 상기 미세 분자를 구별시키는 독립 나노 구조체의 3차원 구조에 대한 AFM 정밀 측정 방법.
  30. 제 27 항에 있어서,
    상기 미세 분자는 불활성 기체 또는 화학적으로 안정하고 균일한 성장이 가능한 다원자 분자로 이루어지는 독립 나노 구조체의 3차원 구조에 대한 AFM 정밀 측정 방법.
  31. 제 27 항에 있어서,
    상기 독립 나노 구조체는 분자량이 수십인 분자로부터 분자량이 수만 내지 수십만인 분자 및 이들 분자의 결합으로 된 생체조직 또는 복잡한 형태의 나노 구조체로 이루어지는 독립 나노 구조체의 3차원 구조에 대한 AFM 정밀 측정 방법.
  32. 제 27 항에 있어서,
    상기 측정 단계 후,
    상기 미세 분자를 층 단위로 제거하여 미세 분자의 높이를 조절하는 조절 단계; 및
    상기 독립 나노 구조체를 상기 AFM 탐침을 이용하여 재측정하는 재측정 단계;를 더 포함하고,
    상기 조절 단계 및 상기 재측정 단계를 순차적으로 반복 수행하여 상기 미세 분자의 높이를 층 단위로 낮추면서 상기 독립 나노 구조체의 전체 상면 구조를 측정하는 독립 나노 구조체의 3차원 구조에 대한 AFM 정밀 측정 방법.
  33. 제 32 항에 있어서,
    상기 조절 단계에서는 상기 미세 분자를 열처리로 증발 또는 승화시켜 미세 분자의 높이를 낮추는 독립 나노 구조체의 3차원 구조에 대한 AFM 정밀 측정 방법.
  34. 제 32 항에 있어서,
    상기 조절 단계에서는 상기 미세 분자를 이온빔 스퍼터링을 통해 제거하여 미세 분자의 높이를 낮추는 독립 나노 구조체의 3차원 구조에 대한 AFM 정밀 측정 방법.
  35. 독립 나노 구조체를 다층의 미세 분자로 고정한 후 상기 미세 분자를 층 단위로 제거하면서 상기 독립 나노 구조체를 AFM 탐침을 이용하여 측정하는 제 1측정 단계;
    상기 독립 나노 구조체의 측정 각도를 가변시키는 각도 가변 단계; 및
    상기 독립 나노 구조체를 다층의 상기 미세 분자로 재고정한 후 상기 미세 분자를 층 단위로 제거하면서 상기 독립 나노 구조체를 상기 AFM 탐침을 이용하여 재측정하는 제 2측정 단계를 포함하고,
    상기 각도 가변 단계 및 상기 제 2측정 단계를 순차적으로 반복 수행하여 다양한 각도에서 상기 독립 나노 구조체를 측정하는 독립 나노 구조체의 3차원 구조에 대한 AFM 정밀 측정 방법.
  36. 제 35 항에 있어서,
    상기 제 1측정단계 및 상기 제 2측정 단계는
    상기 독립 나노 구조체의 주위에 미세 분자를 다층으로 성장시켜 상기 독립 나노 구조체를 고정하는 고정 공정;
    상기 미세 분자를 열처리하여 상기 미세 분자의 표면을 평탄화시키는 평탄화 공정;
    상기 독립 나노 구조체의 상부에 AFM 탐침을 배치하여 상기 독립 나노 구조체를 측정하는 측정 공정;
    상기 미세 분자를 층 단위로 제거하여 미세 분자의 높이를 조절하는 조절 공정; 및
    상기 독립 나노 구조체를 상기 AFM 탐침을 이용하여 재측정하는 재측정 공정을 각각 포함하고,
    상기 조절 공정 및 상기 재측정 공정을 순차적으로 반복 수행하여 상기 미세 분자의 높이를 층 단위로 낮추면서 상기 독립 나노 구조체의 전체 상면 구조를 측정하는 독립 나노 구조체의 3차원 구조에 대한 AFM 정밀 측정 방법.
  37. 제 35 항에 있어서,
    상기 각도 가변 단계는 상기 AFM 탐침을 이용하여 상기 독립 나노 구조체의 배치 상태를 변경시켜 상기 독립 나노 구조체(100)의 측정 각도를 가변시키는 독립 나노 구조체의 3차원 구조에 대한 AFM 정밀 측정 방법.
