カイラル磁性体であるβ-Mn型結晶構造を有する材料は、ゼロ℃以上でスキルミオン結晶相を有する。β-Mn型結晶構造である化合物として、CoxZnyMnzからなり、x+y+z=20、及び、0≦x、y、z≦20を満たす材料がある。より具体的な例として、Co8Zn8Mn4がある。Co8Zn8Mn4は、300K(27℃)でスキルミオン結晶を有する。

次に、β-Mn型結晶構造をもつ磁性体であり、CoxZnyMnz、x+y+z=20、0≦x、y、z≦20であるCo8Zn10Mn2についての実施例を述べる。
次に、β-Mn型結晶構造をもつ磁性体であり、CoxZnyMnz 、x+y+z=20、0≦x、y、z≦20であるCo8Zn9Mn3についての実施例を述べる。Co8Zn9Mn3は、バルク多結晶体である。
次に、β-Mn型結晶構造をもつ磁性体であり、CoxZnyMnz 、x+y+z=20、0≦x、y、z≦20の実施例を述べる。本例では、x=y=10、z=0の場合であるCo10Zn10について説明する。Co10Zn10は、バルク多結晶体である。
図21は、Au4Al型結晶構造を示す。Au4Al型結晶構造は、カイラル構造をもつ空間群P213型結晶構造である。スキルミオン結晶相を有するFeGe等のB20結晶構造は、空間群P213型結晶構造である。らせん構造Au4Al型構造を有する材料は、単位胞に20個の原子からなる立方晶構造をもつ。20個の元素の空間配置は、4個が等価なaサイト、4個が等価なa´サイトと12個の等価なbサイトからなる。aサイト及びa´サイトは3回回転軸上に位置する。bサイトは回転軸上にはない。図21は1個のa´サイトの111方向からみたAu4Al型結晶構造を示す。20個の元素それぞれが111軸に対して120度回転しても元の結晶位置と重なる3回対称性を有する。aサイト及びa´サイトは、3回回転軸上に位置する。次に、Au4Al型結晶構造であるFe5Ni3Si2とCr3Ni5Si2の混晶での実施例を示す。
Claims (18)
- カイラル磁性体を有し、スキルミオンを生成するための磁気素子であって、
前記カイラル磁性体はβ-Mn型結晶構造もしくはAu4Al型結晶構造を有する磁性材料からなる磁気素子。 - 前記β-Mn型結晶構造を有する磁性材料は、複数の元素A、B、Cを用いた化学式AxByCzからなり、x+y+z=20、及び、0≦x、y、z≦20を満たす請求項1に記載の磁気素子。
- 前記β-Mn型結晶構造を有する磁性材料は、
複数の元素A、B、Cを用いた化学式Ax1By1Cz1からなり、x1+y1+z1=20、及び、0≦x1、y1、z1≦20を満たす材料Mと、
複数の元素A'、B'、C' を用いた化学式A'x2B'y2C'z2からなり、x2+y2+z2=20、及び、0≦x2、y2、z2≦20を満たす材料Nとの混晶M1-dNd(0≦d≦1)である請求項1に記載の磁気素子。 - 前記β-Mn型結晶構造を有する磁性材料は、化合物CoxZnyMnzからなり、x+y+z=20、及び、0≦x、y、z≦20を満たす請求項1又は2に記載の磁気素子。
- 前記Au4Al型結晶構造を有する磁性材料は、複数の元素A、B、Cを用いた化学式AxByCzからなり、x+y=a、z=bとしてaとbの構成比が4:1を満たす請求項1に記載の磁気素子。
- 前記Au4Al型結晶構造を有する磁性材料は、
複数の元素A、B、Cを用いた化学式Ax1By1Cz1からなり、x1+y1=a1、z1=b1としてa1とb1の構成比が4:1を満たす材料Mと、
複数の元素A'、B'、C' を用いた化学式A'x2B'y2C'z2からなり、x2+y2=a2、z2=b2としてa2とb2の構成比が4:1を満たす材料Nとの混晶M1-dNd(0≦d≦1)である請求項1に記載の磁気素子。 - 前記Au4Al型結晶構造を有する磁性材料は、Fe5Ni3Si2とCr3Ni5Si2との混晶である請求項1に記載の磁気素子。
- 前記カイラル磁性体は薄層状の磁性体からなる請求項1から7のいずれか1項に記載の磁気素子。
- 前記カイラル磁性体の2次元材料として形成した部分の厚さは、100nm以下である請求項1から8のいずれか一項に記載の磁気素子。
- 前記カイラル磁性体は、印加磁場に応じて、前記スキルミオンが生成するスキルミオン結晶相と強磁性相とが少なくとも発現する、
請求項1から9のいずれか一項に記載の磁気素子。 - 薄層状に形成した前記カイラル磁性体の2次元面に略垂直な磁場を印加することにより、前記スキルミオンの生成、消去、及び転送の少なくともいずれかを制御するスキルミオン制御部を有する
請求項1から10のいずれか一項に記載の磁気素子。 - 厚さ方向に複数積層した請求項1から11のいずれか一項に記載の磁気素子を有する
スキルミオンメモリ。 - 請求項1から11のいずれか一項に記載の磁気素子と、
前記カイラル磁性体に対向して設け、前記カイラル磁性体に磁場を印加する磁場発生部と、
を備えるスキルミオンメモリ。 - 基板と、
前記基板上に形成した半導体素子と、
前記半導体素子の上方に積層した、請求項1から11のいずれか一項に記載の磁気素子と、
前記カイラル磁性体に対向して設け、前記カイラル磁性体に磁場を印加する磁場発生部と
を備えるスキルミオンメモリ。 - 請求項12から14のいずれか一項に記載のスキルミオンメモリと、固体電子デバイスとを同一チップ内に備えるスキルミオンメモリ搭載固体電子デバイス。
- 請求項12から14のいずれか一項に記載のスキルミオンメモリを搭載したデータ記録装置。
- 請求項12から14のいずれか一項に記載のスキルミオンメモリを搭載したデータ処理装置。
- 請求項12から14のいずれか一項に記載のスキルミオンメモリを搭載した通信装置。
