Description

표시 장치, 액자, 공예, 용기 등에 사용되는 유리 기판은 작은 선팽창계수, 우수한 가스 배리어성, 높은 광투과도, 표면 평탄도, 뛰어난 내열성과 내화학성 등의 여러 장점을 가지고 있으나, 충격에 약하여 잘 깨지고 밀도가 높아서 무거운 단점이 있다.
최근, 액정이나 유기 발광 표시 장치, 전자 종이에 대한 관심이 급증하면서 이들 표시 장치의 기판을 유리에서 플라스틱으로 대체하는 연구가 활발히 진행되고 있다. 즉, 플라스틱 기판으로 유리 기판을 대체하면 표시 장치의 전체 무게가 가벼워지고 디자인의 유연성을 부여할 수 있으며, 충격에 강하며 연속 공정으로 제조할 경우 유리 기판에 비해 경제성을 가질 수 있다.
이러한 플라스틱 기판의 특성을 적극적으로 이용하기 위해, 플라스틱 기판에 다양한 처리를 수행하는 방법들이 연구되고 있다. 예를 들어, 대한민국 특허등록공보(10-1296623)에는 폴리 에틸렌 나프탈레이 트등의 플라스틱 상에 유기막을 코팅하여 열처리 함으로써 저가의 플라스틱 기판을 평탄화 및 균일화할 수 있음과 아울러 유기막을 경화시키고, 레이 공정 중 발생하는 공정 열로 인해 표시장치의 각 배선들이 올바르게 형성되지 못하는 것을 방지하여 표시장치의 제조 공정의 안정성을 향상 시키는 방법이 개시되어 있다.
본 발명이 해결하고자 하는 일 기술적 과제는, 고신뢰성의 무기막 구조체, 및 그 제조 방법을 제공하는 데 있다.

도 5를 참조하면, 기판이 준비된다(S110). 일 실시 예에 따르면, 상기 기판은 원자층 증착 및 분자층 증착을 위한 챔버 내에 준비될 수 있다. 상기 기판은 플렉시블한 기판일 수 있다. 예를 들어, 상기 기판은 플라스틱 기판일 수 있다. 또는, 상기 기판은, 반도체 기판, 또는 유리 기판일 수 있다. 또는, 상기 기판은, 트랜지스터, 메모리, 다이오드, 태양 전지, 광 소자, 생체 센서, 나노 전자 기계 시스템(NEMS), 마이크로 전자 기계 시스템(MEMS), 나노 소자, 또는 화학 센서 등이 적어도 하나 형성된 것일 수 있다.
상기 기판 상에 제1 소스 및 제2 소스를 제공하여, 제1 금속 산화물이 형성될 수 있다(S120). 상기 제1 소스는 금속 원소를 포함할 수 있고, 상기 제2 소스는 산소를 포함할 수 있다. 상기 제1 금속 산화물을 형성하기 위해 상기 제1 소스 및 상기 제2 소스를 상기 기판 상에 제공하는 단계는, 복수회 반복 수행될 수 있다. 예를 들어, 상기 제1 금속 산화물은, 상기 제1 소스를 제공하는 단계, 퍼지 가스를 제공하는 단계, 제2 소스를 제공하는 단계, 및 퍼지 가스를 제공하는 단계를 단위 공정으로, 상기 단위 공정을 복수회 반복 수행하여 형성될 수 있다.

상기 유기 링킹 물질은, 상기 제1 소스를 상기 제1 금속 산화물 상에 제공한 후, 상기 제3 소스를 제공하여 형성될 수 있다. 이로 인해, 상기 제1 금속 산화물 상에 제공된 상기 제1 소스에 포함된 금속 원소와 상기 제3 소스의 상기 유기 링커의 상기 제1 링키 원소가 결합될 수 있다. 일 실시 예에 따르면, 상기 유기 링킹 물질을 형성하기 위해, 상기 제1 소스 및 제3 소스를 제공하는 단계는 1회 수행될 수 있다.
일 실시 예에 따르면, 상기 제3 소스는 황(S)을 포함하는 유기 링커를 포함할 수 있다. 예를 들어, 상기 제3 소스는, 4-mercaptophenol, 2-sulfanylphenol, 3-Sulfanylphenol. benzenedithiol, 1,3-Benzenedithiol, 또는 1,4-Benzenedithiol 중에서 적어도 어느 하나를 포함할 수 있다.
상기 유기 링킹 물질의 상기 제1 링킹 원소는, 상술된 바와 같이, 상기 제3 소스보다 먼저 상기 제1 금속 산화물 상에 제공된 상기 제1 소스의 금속 원소와 결합될 수 있다. 예를 들어, 상기 제3 소스가 4-mercaptophenol이고, 상기 제1 소스가 Trimethylaluminum인 경우, 상기 유기 링킹 물질의 상기 제1 링킹 원소는 산소(O)이고, 상기 제1 링킹 원소는 알루미늄(Al)과 결합될 수 있다.
상기 유기 링킹 물질이 형성된 후, 상기 유기 링킹 물질 상에 상기 제1 소스 및 상기 제2 소스를 제공하여, 제2 금속 산화물이 형성될 수 있다(S140). 상기 제2 금속 산화물은, 상기 제1 소스를 제공하는 단계, 퍼지 가스를 제공하는 단계, 상기 제2 소스를 제공하는 단계, 및 퍼지 가스를 제공하는 단계를 단위 공정으로, 상기 단위 공정을 복수회 수행하여 형성될 수 있다.
상기 유기 링킹 물질 상에 제공된 상기 제1 소스에 포함된 상기 금속 원소는, 상기 유기 링킹 물질의 상기 제2 링킹 원소와 결합될 수 있다. 다시 말하면, 상기 제2 금속 산화물의 최하부의 금속 원소와 상기 제2 링킹 원소가 결합될 수 있다. 이 경우, 상기 제2 링킹 원소는 상기 최하부의 제2 금속 산화물의 복수의 금속 원소들과 결합될 수 있고, 상기 제2 링킹 원소와 상기 복수의 금속 원소들의 결합은, 도 2를 참조하여 설명된 것과 같이, 배위 결합일 수 있다. 상기 최하부의 제2 금속 산화물 상에 위치한 상기 제2 금속 산화물의 나머지 일부분의 금속 원소는 상기 유기 링킹 물질의 상기 제2 링킹 원소와 결합되지 않을 수 있다.
일 실시 예에 따르면, 상기 제2 금속 산화물을 형성하기 위해 상기 제1 소스 및 제2 소스를 제공하는 단계를 반복 수행하는 횟수는, 상기 제1 금속 산화물을 형성하기 위해 상기 제1 소스 및 제2 소스를 제공하는 단계를 반복 수행하는 횟수와 서로 동일할 수 있다. 또는 이와는 달리, 다른 실시 예에 따르면, 상기 제2 금속 산화물을 형성하기 위해 상기 제1 소스 및 제2 소스를 제공하는 단계를 반복 수행하는 회수는, 상기 제1 금속 산화물을 형성하기 위해 상기 제1 소스 및 제2 소스를 제공하는 단계를 반복 수행하는 횟수와 서로 다를 수 있다.
일 실시 예에 따르면, 상기 제2 금속 산화물을 형성하는 공정은, 상기 제1 금속 산화물을 형성하기 위한 공정(예를 들어, 원자층 증착법)과 실질적으로 서로 동일할 수 있다. 또는, 이와는 달리, 다른 실시 예에 따르면, 상기 제2 금속 산화물은, 상기 제1 금속 산화물과 다른 공정으로 형성될 수 있다.
상기 제2 금속 산화물이 형성된 후, 상기 제2 금속 산화물 상에, 도 5를 참조하여 설명된 상기 유기 링킹 물질을 형성하기 위해 상기 제1 및 제3 소스들을 제공하는 공정이 더 수행될 수 있다. 즉, 상기 제1 및 제2 소스들을 제공하여 금속 산화물을 형성하는 공정과 상기 제1 및 제3 소스들을 제공하여 유기 링킹 물질을 형성하는 공정이 단위 공정으로 정의되고, 상기 단위 공정이 복수회 반복하여 수행되어, 본 발명의 실시 예에 따른 무기막 구조체가 형성될 수 있다.
이하, 상술된 본 발명의 실시 예에 따른 무기막 구조체, 또는 그 제조 방법에 따라 제조된 무기막 구조체를 포함하는 표시 장치의 실시 예들이 도 6 및 도 7 참조하여 설명된다.
도 6은 본 발명의 실시 예에 따른 무기막 구조체를 포함하는 표시 장치의 일 실시 예를 설명하기 위한 것이다.
도 6을 참조하면, 기판(SUB) 상에 본 발명의 실시 예에 따른 무기막 구조체(10)가 제공된다. 상기 무기막 구조체(10)는, 도 1 내지 도 4를 참조하여 설명된 무기막 구조체, 또는, 도 5를 참조하여 설명된 무기막 구조체의 제조 방법에 따라 형성된 무기막 구조체일 수 있다.
상기 무기막 구조체(10) 상에 선택 소자층(SDL, selective device layer)가 배치될 수 있다. 상기 무기막 구조체(10)는, 상기 선택 소자층(SDL) 및 상기 기판(SUB) 사이에 배치될 수 있다. 상기 선택 소자층(SDL)은, 표시 장치에 포함된 화소 셀들을 선택하기 위한 소자들을 포함할 수 있다. 예를 들어, 상기 선택 소자층(SDL)은 박막 트랜지스터, 또는 다이오드 중에서 적어도 어느 하나를 포함할 수 있다.
상기 선택 소자층(SDL) 상에 광 소자층(ODL, optical device layer)가 배치될 수 있다. 상기 광 소자층(ODL)은, 표시 장치에 포함된 화소 셀들이 광을 방출하기 위한 소자들을 포함할 수 있다. 예를 들어, 상기 광 소자층(ODL)은, 유기 발광 다이오드, 또는 액정층 중에서 적어도 어느 하나를 포함할 수 있다.
도 6을 참조하여 설명된 것과 달리, 상기 무기막 구조체(10)는, 광 소자층(ODL) 상에 배치될 수 있다. 이를, 도 7을 참조하여 설명한다.
도 7은 본 발명의 실시 예에 따른 무기막 구조체를 포함하는 표시 장치의 다른 실시 예를 설명하기 위한 것이다.
도 7을 참조하면, 도 6을 참조하여 설명된 기판(SUB), 상기 기판(SUB) 상의 선택 소자층(SDL), 및 상기 선택 소자층(SDL) 상의 광 소자층(ODL)이 제공된다. 상기 무기막 구조체(10)는, 상기 광 소자층(ODL) 상에 배치될 수 있다. 다시 말하면, 상기 무기막 구조체(10) 및 상기 기판(SUB) 사이에, 상기 선택 소자층(SDL) 및 상기 광 소자층(ODL)이 배치될 수 있다.
또는, 본 발명이 또 다른 실시 예에 따르면, 도 6 및 도 7에 도시된 것과 달리, 상기 무기막 구조체(10)는, 상기 기판(SUB)과 상기 선택 소자층(SDL) 사이, 및 상기 광 소자층(ODL) 상에 동시에 제공될 수도 있다.
본 발명의 실시 예들에 따른 표시 장치는, 플렉시블함과 동시에 높은 항투습도 및 항투산소도를 갖는 무기막 구조체를 포함할 수 있다. 이로 인해, 장수명 및 고신뢰성을 갖는 플렉시블한 표시 장치가 제공될 수 있다.
도 6 및 도 7의 실시 예들에서 표시 장치에 본 발명의 실시 예에 따른 무기막 구조체가 포함되는 것으로 설명하였지만, 이에 한정되지 아니하고, 다양한 전자기기에 본 발명의 실시 예에 따른 무기막 구조체가 적용될 수 있다.
이하, 본 발명의 실시 예들에 따른 무기막 구조체들의 특성 테스트 결과가 설명된다.
도 8은 본 발명의 실시 예에 따른 무기막 구조체의 탄성 계수를 설명하기 위한 그래프이고, 도 9는 본 발명의 실시 예에 따른 무기막 구조체의 경도를 설명하기 위한 그래프이다.
도 8 및 도 9를 참조하면, 본 발명의 실시 예들에 따른 무기막 구조체들의 특성을 테스트하기 위해, 제1 소스로 Trimethylaluminum 및 제2 소스로 H2O을 사용하여 Al2O3를 증착하는 제1 공정, 및 상기 제1 소스 및 제3 소스로 4-mercaptophenol을 사용하여 Al2O3 상에 유기 링킹 물질을 증착하는 제2 공정을 복수회 반복 수행하여 본 발명의 실시 예들에 따른 무기막들을 제조하였다.
상기 본 발명의 실시 예에 따른 무기막 구조체에 대한 비교 예로, 유기 링킹 물질을 증착하는 상기 제2 공정이 수행되지 않은 무기막 구조체를 제조하였다.
상술된 본 발명의 실시 예에 따른 무기막 구조체 및 비교 예에 따른 무기막 구조체를 제조하여, 탄성 계수(elastic modulus) 및 경도(hardness)를 측정하였다. 도 8 및 도 9에서 알 수 있듯이, 본 발명의 실시 예에 따른 무기막 구조체는, 비교 예에 따른 무기막 구조체와 비교하여, 탄성 계수 및 경도가 낮은 것을 확인할 수 있다. 즉, 본 발명의 실시 예에 따라 유기 링킹 물질을 포함하는 무기막 구조체가, 유기 링킹 물질을 포함하지 않는 무기막 구조체와 비교하여, 플렉시블 특성이 더 우수한 것을 확인할 수 있다.
도 10은 본 발명의 실시 예에 따른 무기막 구조체의 항투습도를 설명하기 위한 그래프이다.
도 10을 참조하면, 도 8 및 도 9를 참조하여 설명된 것과 같이, Trimethylaluminum 및 4-mercaptophenol을 이용하여 칼슘 닷(Ca Dot)이 144개 삽입된 본 발명의 실시 예에 따른 무기막 구조체와, Trimethylaluminum을 이용하여 칼슘 닷(Ca Dot)이 144개 삽입된 유기 링킹 물질이 생략된 비교 예에 따른 무기막 구조체를 제조하였다. 70℃ 및 습도 70% 조건에서, 실시 예 및 비교 예에 따른 무기막 구조체들에 포함된 칼슘 닷들의 시간에 따른 변화량을 관찰하여, 그래프로 도시하였다.
시간이 흐름에 따라, 비교 예에 따름 무기막 구조체에 포함된 칼슘 닷은 급격하게 감소되었으나, 본 발명의 실시 예에 따른 무기막 구조체들에 포함된 칼슘 닷은, 비교 예에 따른 무기막 구조체와 비교하여, 감소량이 현저하게 적은 것을 확인할 수 있다.
아래 <표 1>은 본 발명의 실시 예들에 따른 무기막 구조체 및 비교 예에 따른 무기막 구조체의 WVTR이다. 아래 <표 1>, 및 도 10에서 알 수 있듯이, 본 발명의 실시 예에 따라 유기 링킹 물질을 포함하는 무기막 구조체는, 비교 예에 따른 무기막 구조체와 비교하여, 현저하게 우수한 항투습도/항투산소도를 갖는 것을 확인할 수 있다. 즉, 유기 링킹 물질을 무기막에 함유시키는 방법이, 무기막의 항투습도/항투산소도를 향상시키는 효율적인 방법임을 알 수 있다.

도 11은 본 발명의 실시 예에 따른 무기막 구조체의 플렉시블 특성을 설명하기 위한 그래프이다.
도 11을 참조하면, 도 8 및 도 9를 참조하여 설명된 것과 같이, Trimethylaluminum 및 4-mercaptophenol을 이용하여 칼슘 닷(Ca Dot)이 144개 삽입된 본 발명의 실시 예에 따른 무기막 구조체와, Trimethylaluminum을 이용하여 칼슘 닷(Ca Dot)이 144개 삽입된 유기 링킹 물질이 생략된 비교 예에 따른 무기막 구조체를 제조하였다. Bending radius 0.5cm 및 1.5cm 조건, 및 70℃ 및 습도 70% 조건에서, 실시 예 및 비교 예에 따른 무기막 구조체들에 포함된 칼슘 닷들의 시간에 따른 변화량을 관찰하여, 그래프로 도시하였다.
시간이 흐름에 따라, 비교 예에 따름 무기막 구조체에 포함된 칼슘 닷은 급격하게 감소되었으나, 본 발명의 실시 예에 따른 무기막 구조체들에 포함된 칼슘 닷은, 비교 예에 따른 무기막 구조체와 비교하여, 감소량이 현저하게 적은 것을 확인할 수 있다.
아래 <표 2>은 본 발명의 실시 예들에 따른 무기막 구조체 및 비교 예에 따른 무기막 구조체의 WVTR이다. 아래 <표 2>, 및 도 11에서 알 수 있듯이, 본 발명의 실시 예에 따라 유기 링킹 물질을 포함하는 무기막 구조체는, 비교 예에 따른 무기막 구조체와 비교하여, bending된 상태에서도 현저하게 우수한 항투습도/항투산소도를 갖는 것을 확인할 수 있다. 즉, 유기 링킹 물질을 무기막에 함유시키는 방법이, 플렉시블한 상태에서 무기막의 항투습도/항투산소도를 향상시키는 효율적인 방법임을 알 수 있다.

이상, 본 발명을 바람직한 실시 예를 사용하여 상세히 설명하였으나, 본 발명의 범위는 특정 실시 예에 한정되는 것은 아니며, 첨부된 특허청구범위에 의하여 해석되어야 할 것이다. 또한, 이 기술분야에서 통상의 지식을 습득한 자라면, 본 발명의 범위에서 벗어나지 않으면서도 많은 수정과 변형이 가능함을 이해하여야 할 것이다.
본 발명의 실시 예에 따른 무기막 구조체 및 그 제조 방법은, 표시 소자, 메모리 소자 등 다양한 전자 장치의 신뢰성을 향상시키는 데 사용될 수 있다.
Claims (20)
- 금속 산화물; 및상기 금속 산화물의 금속 원소와 결합된 링킹 원소(linking atom)를 포함하는 유기 링킹 물질(organic linking material)을 포함하는 무기막 구조체.
- 제1 항에 있어서,상기 유기 링킹 물질은, 상기 유기 링킹 물질 아래에 위치하는 상기 금속 산화물의 금속 원소와, 상기 유기 링킹 물질 상에 위치하는 상기 금속 산화물의 금속 원소를 연결하는 것을 포함하는 무기막 구조체.
- 제1 항에 있어서,상기 유기 링킹 물질은, 서로 인접한 제1 유기 링커 및 제2 유기 링커를 포함하고,상기 제1 유기 링커의 링킹 원소와 상기 제2 유기 링커의 링킹 원소는 서로 결합된 것을 포함하는 무기막 구조체.
- 제3 항에 있어서,상기 제1 유기 링커의 링킹 원소와 상기 제2 유기 링커의 링킹 원소는, 각각, 상기 금속 산화물에 포함된 복수의 금속 원소와 결합되는 것을 포함하는 무기막 구조체.
- 제4 항에 있어서,상기 제1 유기 링커의 링킹 원소와 상기 제2 유기 링커의 링킹 원소는, 동일한 개수의 금속 원소와 결합되는 것을 포함하는 무기막 구조체.
- 제4 항에 있어서,상기 링킹 원소는, 상기 금속 산화물에 포함된 상기 복수의 금속 원소와 배위 결합되는 것을 포함하는 무기막 구조체.
- 제1 항에 있어서,상기 유기 링킹의 물질의 함량이 상기 금속 산화물의 함량보다 낮은 것을 포함하는 무기막 구조체.
- 제1 항에 있어서,상기 유기 링킹 물질은, 제1 링킹 원소, 및 제2 링킹 원소를 포함하고,상기 제1 링킹 원소 및 제2 링킹 원소 중 적어도 어느 하나는 산소족 원소(chalcogen atom)을 포함하는 무기막 구조체.
- 제8 항에 있어서,상기 제1 링킹 원소와 결합된 상기 금속 산화물의 금속 원소의 개수와, 상기 제2 링킹 원소와 결합된 상기 금속 산화물의 금속 원소의 개수는, 서로 다른 것을 포함하는 무기막 구조체.
- 제8 항에 있어서,상기 제1 링킹 원소와 상기 금속 원소의 결합 종류는, 상기 제2 링킹 원소와 상기 금속 원소의 결합 종류와 서로 다른 것을 포함하는 무기막 구조체.
- 제1 항에 있어서,상기 유기 링킹 물질은, 복수의 유기 링커를 포함하고,서로 동일한 레벨(level)에 위치하는 상기 복수의 유기 링커들은, 하나의 그룹(group)로 정의되고,서로 이격된 복수의 그룹을 함유하는 것을 포함하는 무기막 구조체.
- 제1 항에 있어서,상기 유기 링킹 물질은 유기 링커를 포함하고,상기 유기 링커는, 유기 화합물, 상기 유기 화합물과 결합된 제1 링킹 원소, 및 상기 유기 화합물과 결합된 제2 링킹 원소를 포함하는 무기막 구조체.
- 제12 항에 있어서,상기 제1 링킹 원소 및 상기 제2 링킹 원소는, 상기 유기 화합물에 대해서 para에 위치하는 것을 포함하는 무기막 구조체.
- 제12 항에 있어서,상기 제1 링킹 원소는, 상기 유기 링커 아래에 위치한 상기 금속 산화물에 포함된 금속 원소와 결합되고,상기 제2 링킹 원소는, 상기 유기 링커 상에 위치한 상기 금속 산화물에 포함된 금속 원소와 결합되되,상기 제2 링킹 원소와 결합된 금속 원소의 개수는, 상기 제1 링킹 원소와 결합된 금속 원소의 개수보다 많은 것을 포함하는 무기막 구조체.
- 기판 상의 선택 소자층;상기 선택 소자층 상의 광 소자층; 및상기 광 소자층 상에 배치되거나, 또는 상기 기판 및 상기 선택 소자층 사이에 배치되고, 금속 산화물, 및 상기 금속 산화물의 금속 원소와 결합된 링킹 원소를 포함하는 유기 링킹 물질을 포함하는 무기막 구조체를 포함하는 표시 장치.
- 제15 항에 있어서,상기 유기 링킹 물질은, 서로 인접한 제1 유기 링커 및 제2 유기 링커를 포함하고,상기 제1 유기 링커의 링킹 원소와 상기 제2 유기 링커의 링킹 원소는 서로 결합된 것을 포함하는 표시 장치.
- 기판을 준비하는 단계;상기 기판 상에, 금속을 포함하는 제1 소스 및 산소를 포함하는 제2 소스를 제공하여, 제1 금속 산화물을 형성하는 단계; 및상기 제1 금속 산화물 상에, 상기 제1 소스, 및 제1 및 제2 링킹 원소들을 갖는 유기 링커을 포함하는 제3 소스를 제공하여, 상기 제1 금속 산화물 상에 제공된 상기 제1 소스의 금속 원소와 결합된 상기 제1 링킹 원소를 갖는 유기 링킹 물질을 형성하는 단계; 및상기 유기 링킹 물질 상에 상기 제1 소스 및 상기 제2 소스를 제공하여, 상기 유기 링커의 상기 제2 링킹 원소와 결합된 금속 원소를 갖는 제2 금속 산화물을 형성하는 단계를 포함하는 무기막 구조체의 제조 방법.
- 제17 항에 있어서,상기 제1 금속 산화물을 형성하기 위해 상기 제1 소스 및 제2 소스를 상기 기판 상에 제공하는 단계는 복수회 반복 수행되고,상기 제2 금속 산화물을 형성하기 위해 상기 제1 소스 및 제2 소스를 상기 유기 링킹 물질 상에 제공하는 단계는 복수회 반복 수행되는 것을 포함하는 무기막 구조체의 제조 방법.
- 제18 항에 있어서,상기 제1 금속 산화물을 형성하기 위해 상기 제1 소스 및 제2 소스를 상기 기판 상에 제공하는 단계와, 상기 제2 금속 산화물을 형성하기 위해 상기 제1 소스 및 제2 소스를 상기 유기 링킹 물질 상에 제공하는 단계는, 동일한 횟수로 반복 수행되는 것을 포함하는 무기막 구조체의 제조 방법.
- 제17 항에 있어서,상기 유기 링킹 물질을 형성하기 위해 상기 제1 소스 및 제3 소스를 제공하는 횟수는, 상기 제1 금속 산화물을 형성하기 위해 상기 제1 소스 및 제2 소스를 제공하는 횟수, 및 상기 제2 금속 산화물을 형성하기 위해 상기 제1 소스 및 제2 소스를 제공하는 횟수보다 적은 것을 포함하는 무기막 구조체의 제조 방법.
