上記特許文献3及び特許文献4には、バッキングプレート一体型スパッタリングターゲットが記載されているが、これらの製造条件はフランジ部が同時に塑性加工されているため、フランジ部の塑性加工に伴いターゲットの周囲から中心部へ向かって歪を与え、ターゲットの硬度にばらつきが出る可能性があるという問題がある。
特に、バッキングプレート一体型のチタン製スパッタリングターゲットのバッキングプレートとなるフランジ部のビッカース硬度Hvが110以上で、チタン製ターゲットのスパッタリング面の硬さが均一であるバッキングプレート一体型の金属製スパッタリングターゲットを提供することを課題とする。
1)バッキングプレート一体型の金属製スパッタリングターゲットであって、周囲がバッキングプレートとなるターゲットと一体のフランジ部を備え、該フランジ部は部分的な鍛造を繰り返し行った組織を備えることを特徴とするバッキングプレート一体型の金属製スパッタリングターゲット。
2)鍛造した後のターゲットの外周を切削し、鍛造により歪みの入った部分を除去したターゲットであることを特徴とする上記1)に記載のバッキングプレート一体型金属製スパッタリングターゲット。
3)円盤型、楕円型又は矩形であることを特徴とする上記1)~2)のいずれか一項に記載のバッキングプレート一体型の金属製スパッタリングターゲット。
4)バッキングプレート一体型の金属製スパッタリングターゲットが、チタン又はチタン合金からなり、バッキングプレートとなるフランジ部のビッカース硬度Hvが110以上であることを特徴とする上記1)~3)のいずれか一項に記載のバッキングプレート一体型の金属製スパッタリングターゲット。
5)バッキングプレート一体型の金属製スパッタリングターゲットを製造する方法であって、バッキングプレートとなるフランジ部を鍛造する際に、部分的な鍛造を行い、最終的に材料の全外周を鍛造してフランジ部とすることを特徴とするバッキングプレート一体型金属製スパッタリングターゲットの製造方法。
6)1回の鍛造で、金属材料の全周の1/5以下とすることを特徴とする上記5)に記載のバッキングプレート一体型金属製スパッタリングターゲットの製造方法。

また、製造コストを削減するためにターゲットとバッキングプレートを一体型にして、ターゲット自体の厚みを厚くすることが求められているが、バッキングプレート自体が別物なので、その分だけ厚みに制限があるという問題がある。
上記の通り、本発明のフランジ部は、部分的な鍛造を繰り返し行った組織を備えるが、この組織は実質的には鍛造組織である。しかし、部分的な鍛造は、一度に鍛造する場合に比べて、歪みの発生量が少なくなるので、従来の鍛造法(一度に鍛造する方法)に比べて、ターゲットに及ぼす歪みを大きく低減できる特徴を有する。

これはスパッタリング特性に影響を与えることになる。このように歪みが入ったターゲットの外周部は、切削により除去する必要がある。歪みの発生量が多い程、ターゲットの周縁部から切削量が増加するので、歩留まりが低下し、生産コストを増加させる原因となる。
1回の鍛造で、ターゲットへの歪みの発生量を低減でき、さらに全周の鍛造を実施しても、1回の鍛造によって発生する少量の歪みの繰り返しなので、ターゲット周縁への歪みの発生は大きく低減できる。
この鍛造は、押圧冶具のサイズを変更することにより鍛造の大きさと頻度を任意に調節できる。すなわち複数回の鍛造を行うことによりバッキングプレート一体型金属製スパッタリングターゲットを製造できる。
通常、鍛造品のターゲットのスパッタ面に歪みが入る部分は、外周から3mm以内であり、切削して除去する量は極めて少ないと言える。
このようにして、周面がターゲットよりも低い面であるバッキングプレートとなるフランジ部を作製し、ターゲットのスパッタリング面の硬さを均一としたバッキングプレート一体型の金属製スパッタリングターゲットを製造できる。
そして、フランジ部の機械的強度を高めてスパッタリング中の反りを抑え、また上記のようにターゲットのスパッタ面への歪みの残留を無くすことにより、スパッタリング特性を安定化させることができる。
このような特性の向上は、本願発明のバッキングプレート一体型金属製スパッタリングターゲット及び同ターゲットの製造方法において、共通する属性と言える。
Tiワンピースターゲット用圧延板に対し、前記図2を用いて説明した部分押しによる鍛造を実施した。チタンの加熱温度は500℃、フランジ部の鍛造圧下率は30%とした。スパッタ面中心部の硬さがHv=100に対し、フランジ部は塑性変形により硬さはHv=110~140であった。スパッタ面外周部は最外周から2.0mmの範囲が鍛造時の歪みにより、硬さHvが110以上となった。
フランジ部の硬さ測定は、90°毎に4か所測定した。具体的には、測定位置をフランジ部に沿って90°ずつ周回させながら、その周回したフランジ長さの中心位置を測定した。
スパッタ評価を行った結果、ユニフォーミティは約4%と良好であり、パーティクルも7個/waferと少なかった。使用後のターゲット反りは0.1mmであり良好なTi製スパッタリングターゲットを得ることができた。
Tiワンピースターゲット用圧延板に対し、前記図2を用いて説明した部分押しによる鍛造を実施した。チタンは室温の25℃、フランジ部の鍛造圧下率は20%とした。
スパッタ面中心部の硬さがHv=100に対し、フランジ部は塑性変形により硬さはHv=160~170であった。ターゲットの外周部は最外周から3.0mmの範囲が鍛造時の歪みにより、硬さHvは120以上となった。
スパッタ評価を行った結果、ユニフォーミティは約4.5%と良好であり、パーティクルも6個/waferと少なかった。使用後のターゲット反りは0.1mmであり良好なTi製スパッタリングターゲットを得ることができた。
Tiワンピースターゲット用圧延板に対し、前記図2を用いて説明した部分押しによる鍛造を実施した。チタンの加熱温度は700℃、フランジ部の鍛造圧下率は30%とした。
スパッタ面中心部の硬さがHv=100に対し、フランジ部は塑性変形により硬さはHv=110~130であった。ターゲットの面外周部は最外周から1.5mmの範囲が鍛造時の歪みにより、硬さHvは110以上となった。
スパッタ評価を行った結果、ユニフォーミティは約5%と良好であり、パーティクルも9個/waferと少なかった。使用後のターゲット反りは0.2mmであり良好なTi製スパッタリングターゲットを得ることができた。

Tiワンピースターゲット用圧延板に対し、従来法である全面押しによる型鍛造を実施した。チタンの加熱温度は500℃、フランジ部の鍛造圧下率は30%とした。スパッタ面中心部の硬さがHv=100に対し、スパッタ面外周部は最外周から5.0mmの範囲で硬さHvは110以上であった。この最外周の硬い部分は、仕上げ加工をしても完全には取り除くことができず3.0mm程度残ってしまった。
スパッタ評価を行った結果、パーティクルは8個/wafer、使用後のターゲット反りは0.1mmと良好であったが、ユニフォーミティは約7%と悪かった。
Tiワンピースターゲット用圧延板に対し、削り出しでターゲットを作製した。スパッタ面、フランジ部とも硬さはHv=100程度であった。スパッタ評価の結果、ユニフォーミティは6%とやや悪く、パーティクルも13個/waferと多かった。使用後のターゲット反りは0.5mmであった。この比較例の大きな問題は、大量の切削による材料の無駄が発生すること、そしてフランジ部の強度が不足するために、スパッタリング中に熱による反りが大きく発生し、ユニフォーミティが悪化したことである。
Tiワンピースターゲット用圧延板に対し、従来法である全面押しによる型鍛造を実施した。チタンの加熱温度は800℃、フランジ部の鍛造圧下率は30%とした。スパッタ面中心部の硬さがHv=100に対し、フランジ部の硬さはHv=100~120であった。ターゲット外周部は最外周から3.0mmの範囲が鍛造時の歪みにより、硬さHv=110~120であった。
スパッタ評価を行った結果、パーティクルは12個/wafer、使用後のターゲット反りは0.4mmと大きく、ユニフォーミティは約6%と悪かった。
<スパッタ条件>
・パワー20kW
・厚さ20nmのTiN膜をSiO2基板上に成膜
・ユニフォーミティはKLAテンコール社製オムニマップ(RS-100)で測定
・パーティクルはKLAテンコール社製パーティクルカウンター(Surfscan SP1-DLS)で測定。0.2μm以上のものを測定した。
Claims (9)
- バッキングプレート一体型の金属製スパッタリングターゲットであって、周囲がバッキングプレートとなるターゲットと一体のフランジ部を備え、該フランジ部は部分的な鍛造を繰り返し行った組織を備えることを特徴とするバッキングプレート一体型の金属製スパッタリングターゲット。
- 鍛造した後のターゲットの外周を切削し、鍛造により歪みの入った部分を除去したターゲットであることを特徴とする請求項1に記載のバッキングプレート一体型金属製スパッタリングターゲット。
- 円盤型、楕円型又は矩形であることを特徴とする請求項1~2のいずれか一項に記載のバッキングプレート一体型の金属製スパッタリングターゲット。
- バッキングプレート一体型の金属製スパッタリングターゲットが、チタン又はチタン合金からなり、バッキングプレートとなるフランジ部のビッカース硬度Hvが110以上であることを特徴とする請求項1~3のいずれか一項に記載のバッキングプレート一体型の金属製スパッタリングターゲット。
- バッキングプレート一体型の金属製スパッタリングターゲットを製造する方法であって、バッキングプレートとなるフランジ部を鍛造する際に、部分的な鍛造を行い、最終的に材料の全外周を鍛造してフランジ部とすることを特徴とするバッキングプレート一体型金属製スパッタリングターゲットの製造方法。
- 1回の鍛造で、金属材料の全周の1/5以下とすることを特徴とする請求項5に記載のバッキングプレート一体型金属製スパッタリングターゲットの製造方法。
- 鍛造後、ターゲットの外周を切削し、鍛造により歪みの入った部分を除去することを特徴とする請求項5~6のいずれか一項に記載のバッキングプレート一体型金属製スパッタリングターゲットの製造方法。
- 円盤型、楕円型又は矩形に成型することを特徴とする請求項5~7のいずれか一項に記載のバッキングプレート一体型金属製スパッタリングターゲットの製造方法。
- バッキングプレート一体型の金属製スパッタリングターゲットがチタン又はチタン合金からなり、バッキングプレートとなるフランジ部のビッカース硬度Hvを110以上とすることを特徴とする請求項5~8のいずれか一項に記載のバッキングプレート一体型金属製スパッタリングターゲットの製造方法。
