Description

結晶シリコン系太陽電池の製造方法、および結晶シリコン系太陽電池モジュールの製造方法
 本発明は、結晶シリコン基板を用いた結晶シリコン系太陽電池の製造方法、および結晶シリコン系太陽電池モジュールの製造方法に関する。
 エネルギー問題や地球環境問題が深刻化する中、化石燃料にかわる代替エネルギーとして、太陽電池が注目されている。太陽電池では、半導体接合等からなる光電変換部への光照射により発生したキャリア(電子および正孔)を外部回路に取り出すことにより、発電がおこなわれる。
 単結晶シリコン基板や多結晶シリコン基板を用いた結晶シリコン系の太陽電池は、変換効率の高い太陽電池として注目されている。結晶シリコン系太陽電池の一形態では、一導電型(p型)の結晶シリコン基板の受光面側に、リン原子等の導電性不純物を拡散させ、逆導電型(n型)のシリコン層を形成することにより、半導体接合からなる光電変換部が形成される(以下では、当該形態を「pn接合結晶シリコン系太陽電池」と称する場合がある)。
 また、結晶シリコン系太陽電池の一形態として、結晶シリコン基板の表面に非晶質シリコン系薄膜を製膜することにより、半導体接合を形成した太陽電池も知られている。このような非晶質シリコン系薄膜を備える結晶シリコン系太陽電池において、光電変換部は、一導電型(n型またはp型)の結晶シリコン基板の受光面側に逆導電型(p型またはn型)の非晶質シリコン系薄膜および透明電極層を備え、結晶シリコン基板の裏面側に一導電型の非晶質シリコン系薄膜および透明電極層を備える(以下では、当該形態を「ヘテロ接合太陽電池」と称する場合がある)。
 これらの結晶シリコン系太陽電池では、光電変換部で発生したキャリアを効率的に外部回路へ取出すために、光電変換部の受光面上に、金属集電極が設けられる。太陽電池の集電極は、一般に、スクリーン印刷法により、銀ペーストをパターン印刷することにより形成される。この方法は、工程自体は単純であるが、銀の材料コストが大きいことや、樹脂を含有する銀ペースト材料が用いられるために、集電極の抵抗率が高くなるとの問題がある。銀ペーストを用いて形成された集電極の抵抗率を小さくするためには、銀ペーストを厚く印刷する必要がある。しかしながら、印刷厚みを大きくすると、電極の線幅も大きくなるため、電極の細線化が困難であり、集電極による遮光損が大きくなる。
 これらの課題を解決するための手法として、材料コストおよびプロセスコストの面で優れるめっき法により集電極を形成する方法が知られている。例えば、特許文献1および特許文献2では、光電変換部を構成する透明電極上に、銅等からなる金属層をめっき法により形成する方法が開示されている。この方法においては、まず、光電変換部の透明電極層上に、集電極の形状に対応する開口部を有するレジスト材料層(絶縁層)が形成され、透明電極層のレジスト開口部に、電解めっきにより金属層が形成される。その後、レジストが除去されることで、所定形状の集電極が形成される。
 特許文献3では、透明電極上にSiO等からなる絶縁層を設けた後、絶縁層を貫通する溝を設けて透明電極層の表面または側面を露出させ、透明電極の露出部と導通するように金属集電極を形成する方法が開示されている。具体的には、透明電極層の露出部に光めっき法等により金属シードを形成し、この金属シードを起点として電解めっきにより金属電極を形成する方法が提案されている。
 特許文献4では、金属微粒子を含む導電性シード上に、開口を有する不連続の絶縁層を形成し、この絶縁層の開口を介して、電解めっきにより金属電極を形成する方法が提案されている。
 ところで、結晶シリコン系太陽電池では、結晶シリコン基板の受光面側と裏面側との短絡によるリークが問題となることが知られている。例えば、pn接合結晶シリコン系太陽電池では、一導電型(例えばp型)結晶シリコン基板の受光面側表面に逆導電型(例えばn型)のシリコン層を形成する際に、リン原子等の導電性不純物が、結晶シリコン基板の側面や裏面側にも拡散し、受光面側と裏面側とが短絡するという問題がある。ヘテロ接合太陽電池では、結晶シリコン基板上に、非晶質シリコン層や透明電極層等の薄膜をプラズマCVD法、スパッタ法等により形成する際に、これらの薄膜が、シリコン基板の主形成面のみならず、側面あるいは主形成面と反対側の主面の周端付近に回り込んで形成され、これらを介して表面と裏面の電極や非晶質シリコン層間の短絡が生じるという問題がある。
 このような結晶シリコン基板の表裏での短絡を除去するために、レーザ加工により絶縁処理を行う方法が提案されている。例えば、特許文献5では、一導電型の結晶シリコン基板の受光面側に逆導電型のシリコン層を形成した後、結晶シリコン基板の裏面側の端部をレーザ加工することにより、溝を形成して、逆導電型のシリコン層を除去する方法が開示されている。特許文献6では、レーザ加工により溝を形成して、結晶シリコン基板表面に形成された導電型シリコン系薄膜や透明電極層を除去して、表面と裏面との短絡を除去する方法が開示されている。
 なお、特許文献6では、透明電極層と導電型の半導体層をレーザ照射により除去する形態が図示されているが、レーザ照射によりこれらの層のみを選択的に除去することは困難である。そのため、一般にはレーザ加工により形成された溝は、結晶シリコン基板の表面または内部にまで到達している。特許文献7では、逆導電型の半導体層形成面側からレーザ加工を行う場合に、レーザ加工により形成された溝や端面等のシリコン基板の露出部分が、新たなリーク箇所となり、開放電圧や曲線因子の低下を生じるとの問題が指摘されている。かかる問題に鑑み、特許文献7では、一導電型シリコン基板と同一の導電型を有する一導電型半導体層形成面側からレーザ加工により溝を形成した後、この溝を起点としてシリコン基板を割断する方法が提案されている。
 結晶シリコン系太陽電池に関するものではないが、特許文献8では、薄膜シリコン系太陽電池の集積において、レーザ加工により裏面電極層を除去する溝を形成して、隣接するセル間を絶縁した後に、当該加工部分を加熱することにより、絶縁化する方法が提案されている。この方法によれば、レーザ加工により生じたリーク箇所が絶縁されるため、リーク電流が低減し、集積化薄膜太陽電池の曲線因子を向上できる。

 結晶シリコン系の太陽電池においても、上記特許文献8に記載されているように、レーザ加工により絶縁処理を行った後、レーザ加工部(シリコン基板の露出部分)を加熱処理することにより、リークを抑制できると考えられる。しかしながら、本発明者らの検討によると、めっき法により銅等の金属からなる集電極が形成された結晶シリコン系太陽電池において、レーザ加工により表面と裏面との短絡を除去した後、レーザ加工により生じたリークを低減するために加熱処理を行うと、変換特性が低下することが判明した。
 上記課題に鑑み、本発明は、電解めっき法により金属集電極が形成され、かつ結晶シリコン基板の表裏の短絡およびリークが抑制された結晶シリコン系太陽電池の提供を目的とする。
 結晶シリコン系太陽電池において、レーザ加工により生じたリークを低減するために加熱処理を行った場合に、変換特性が低下する原因について本発明者らが検討の結果、結晶シリコン基板の露出部分(レーザ加工により形成された溝や割断面等の絶縁処理領域)から、銅等の金属が結晶シリコン基板内に拡散することが、その一因であると推定された。
 上記推定原因に基づいてさらに検討の結果、リーク低減のための加熱処理を行う前に、金属集電極の表面および/または絶縁処理領域上に、金属の拡散を防止するための保護層を形成することにより、変換特性の低下が抑制されることを見出し、本発明に至った。
 本発明は、結晶シリコン系太陽電池の製造方法に関する。結晶シリコン系太陽電池は、第一の主面および第二の主面を有する一導電型結晶シリコン基板の第一の主面側に逆導電型シリコン系層を有する光電変換部;および光電変換部の第一の主面上に形成された集電極、を備える。
 本発明の結晶シリコン系太陽電池は、例えばヘテロ接合太陽電池である。ヘテロ接合太陽電池の光電変換部は、一導電型結晶シリコン基板の第一の主面側に、逆導電型シリコン系層として逆導電型シリコン系薄膜を有し、逆導電型シリコン系薄膜上に第一透明電極層を有する。また、ヘテロ接合太陽電池は、一導電型結晶シリコン基板の第二の主面側に、一導電型シリコン系薄膜を有し、一導電型シリコン系薄膜上に第二透明電極層を有する。
 本発明の製造方法は、光電変換部を準備する工程(光電変換部準備工程);光電変換部の第一の主面上に、電解めっき法により集電極が形成される工程(集電極形成工程);光電変換部の一導電型結晶シリコン基板に達するようにレーザ照射を行うことにより、光電変換部の第一の主面と第二の主面との短絡が除去された絶縁処理領域が形成される工程(絶縁処理工程);集電極上および/または絶縁処理領域上に、集電極に含まれる金属の拡散を防止するための保護層が形成される工程(保護層形成工程);および絶縁処理領域が加熱されることにより、前記絶縁処理工程で生じた一導電型結晶シリコン基板と逆導電型シリコン系層とのリークが除去される工程(加熱処理工程)、を有する。加熱処理工程における加熱温度は、例えば150℃~250℃である。
 集電極形成工程では、電解めっき法により、銅を含む集電極が形成されることが好ましい。絶縁処理工程では、光電変換部の第一の主面側または第二の主面側からレーザ照射が行われることにより、光電変換部の逆導電型シリコン系層と、一導電型結晶シリコン基板とが除去され、溝や割断面が形成される。レーザ照射は第一の主面側から行われることが好ましい。
 本発明の製造方法では、保護層形成工程よりも後に、絶縁処理領域でのリークを除去するための加熱処理が行われる。加熱処理が行われる際、集電極上および/または絶縁処理領域上に、集電極に含まれる金属の拡散を防止するための保護層が形成されているため、絶縁処理領域(シリコン基板の露出部分)からのシリコン基板内部への集電極の金属(銅等のめっき金属)の拡散が抑制される。
 本発明の製造方法の第一の形態では、集電極上に保護層が形成される。第一の形態では、光電変換部に集電極が形成された後に、絶縁処理、および集電極上への保護層形成が行われる。その後、加熱処理が実施される。絶縁処理と保護層形成は、どちらが先に行われてもよい。
 本発明の製造方法の第一の形態では、集電極形成工程よりも前に、光電変換部の第一の主面上に金属シードが形成される工程(金属シード形成工程)が行われてもよい。この場合、集電極形成工程では、金属シード上に、電解めっき法により集電極が形成される。
 集電極上の保護層は、導電性材料でも絶縁性材料でもよい。インターコネクタを介して複数の太陽電池を接続してモジュール化する際に、集電極とインターコネクタとの電気的接続を容易とするためには、集電極上に形成される保護層は導電性材料であることが好ましい。一方、集電極層上の保護層が絶縁性材料である場合は、当該保護層を絶縁処理領域上にも形成することにより、絶縁処理領域からシリコン基板内へのめっき金属(例えば銅)の拡散をさらに抑制することができる。
 本発明の製造方法の第二の形態では、絶縁処理工程後に、絶縁処理領域上に保護層が形成される。この場合、絶縁処理領域上に絶縁性の保護層を形成することにより、絶縁処理領域でのリークが抑止されると共に、絶縁処理領域からシリコン基板内へのめっき金属の拡散を抑制できる。
 本発明の製造方法の第二の形態では、例えば、集電極形成工程、絶縁処理工程、保護層形成工程、および加熱処理工程がこの順に行われる。また、保護層形成工程よりも後に、集電極形成工程が行われてもよい。
 本発明の製造方法の第二の形態においても、集電極形成工程よりも前に、光電変換部の第一の主面上に金属シードが形成される工程(金属シード形成工程)が行われ、金属シード上に、電解めっき法により集電極が形成されてもよい。金属シードは、集電極形成領域に選択的に形成されることが好ましい。
 例えば、導電性ペースト材料の塗布により、集電極形成領域に選択的に金属シードを形成することができる。導電性ペースト材料を硬化するための加熱は、絶縁処理領域における一導電型結晶シリコン基板と逆導電型シリコン系層とのリークを除去するための加熱処理を兼ねるものでもよい。
 本発明の製造方法の第二の形態の一態様では、金属シード形成後に、絶縁処理領域上に保護層が形成される。この際、金属シード上にも保護層が形成される。その後、金属シード上の保護層の開口部を起点として、電解めっき法により集電極が形成される。例えば、金属シード形成工程において、低融点材料を含有する金属シードが形成される場合、保護層形成工程よりも後、かつ集電極形成工程よりも前に、金属シード中の低融点材料が熱流動を生じるように加熱(アニール)が行われることにより、金属シード上の保護層に開口部を形成することができる。金属シード上の保護層に開口部を形成するためのアニールは、絶縁処理領域における一導電型結晶シリコン基板と逆導電型シリコン系層とのリークを除去するための加熱処理を兼ねるものでもよい。
 さらに、本発明は上記方法により製造された結晶シリコン系太陽電池の複数を電気的に接続することにより、結晶シリコン系太陽電池モジュールを製造する方法に関する。結晶シリコン系太陽電池のモジュール化では、結晶シリコン系太陽電池の複数が電気的に接続され、太陽電池ストリングが形成される。太陽電池ストリングが封止樹脂材料やガラス板により封止され、太陽電池モジュールが得られる。
 本発明によれば、レーザ加工により、光電変換部の第一の主面と第二の主面との短絡が除去された絶縁処理領域が形成され、絶縁処理領域が加熱されることによりリークが低減される。そのため、変換特性(特に曲線因子)の高い結晶シリコン系太陽電池が得られる。また、本発明では、電解めっき法により金属集電極が形成されるため、材料コストおよびプロセスコスト面で優れる。電解めっき法により形成された集電極は、銀ペースト等の導電性ペーストを用いて形成された集電極よりも低抵抗であるため、太陽電池の曲線因子向上に寄与し得る。
 さらに、本発明では、レーザ加工により形成された絶縁処理領域の加熱処理が行われる前に、金属集電極の表面および/または絶縁処理領域上に、金属の拡散を防止するための保護層が形成される。そのため、結晶シリコン基板内への金属の拡散が抑制され、加熱処理による変換特性の低下が抑制される。本発明の製造方法によれば、高効率の結晶シリコン系太陽電池を安価に提供することができる。

 本発明は、光電変換部上に集電極を備える結晶シリコン系太陽電池の製造方法に関する。光電変換部は、受光面である第一の主面と裏面である第二の主面とを有する一導電型結晶シリコン基板の第一の主面上に、逆導電型シリコン系層が形成されている。集電極は、光電変換部の第一の主面上に、電解めっき法により形成される。
 本発明の製造方法では、光電変換部の第一の主面側または第二の主面側から一導電型結晶シリコン基板に達するようにレーザ照射を行うことにより、光電変換部の第一の主面と第二の主面との短絡が除去された絶縁処理領域が形成される。ヘテロ接合太陽電池では、第一の主面(受光面)側の透明電極層と第二の主面(裏面)側の透明電極層間の短絡、および第一の主面側の逆導電型シリコン系薄膜と第二の主面側の一導電型シリコン系薄膜との短絡が除去されるように、絶縁処理領域が形成される。pn接合結晶シリコン系太陽電池では、第一の主面側の逆導電型シリコン系層と第二の主面側の一導電型シリコン系薄膜との短絡が除去されるように、絶縁処理領域が形成される。
 また、本発明の製造方法では、金属の拡散を防止するための保護層が形成される。本発明の第一の形態では、集電極上に、金属の拡散を防止するための保護層が形成される。本発明の第二の形態では、絶縁処理領域上に、金属の拡散を防止するための保護層として絶縁性材料層が形成される。
 さらに、本発明の製造方法では、レーザ照射により形成された絶縁処理領域が加熱されることにより、絶縁処理工程で生じた一導電型結晶シリコン基板と逆導電型シリコン系層とのリークが除去される。集電極上に保護層が形成される第一の形態、および絶縁処理領域上に保護層が形成される第二の形態のいずれにおいても、加熱処理によるリークの除去が、保護層形成よりも後に行われる。
 以下、ヘテロ接合太陽電池の例を中心に、本発明をより詳細に説明する。ヘテロ接合太陽電池は、一導電型(p型またはn型)の単結晶シリコン基板の表面に、p型およびn型のシリコン系薄膜を有することで、拡散電位が形成された結晶シリコン系太陽電池である。中でも、導電型(p型またはn型)シリコン系薄膜と結晶シリコン基板との間に、薄い真性の非晶質シリコン層を介在させたものは、変換効率の最も高い結晶シリコン系太陽電池の形態の一つとして知られている。
[第一の形態]
 図1は、集電極上に保護層を備える第一の形態のヘテロ接合太陽電池の一例を示す模式的断面図である。図1に示すヘテロ接合太陽電池101は、光電変換部50の受光面側透明電極層6a上に集電極7を備え、集電極7は保護層5bで覆われている。光電変換部50には、絶縁処理領域4aが形成されている。
<光電変換部の構成>
 ヘテロ接合太陽電池101は、光電変換部50として、一導電型結晶シリコン基板1の一方の面(受光面、あるいは第一の主面)に、一導電型結晶シリコン基板と異なる導電型を有する逆導電型シリコン系薄膜3a、および受光面側透明電極層6aをこの順に有する。一導電型結晶シリコン基板1の他方の面(裏面、あるいは第二の主面)には、一導電型結晶シリコン基板と同一の導電型を有する一導電型シリコン系薄膜3b、および裏面側透明電極層6bをこの順に有する。
 一導電型結晶シリコン基板1と導電型シリコン系薄膜3a,3bとの間には、真性シリコン系薄膜2a,2bを有することが好ましい。裏面側透明電極層6b上には裏面金属電極8を有することが好ましい。
 まず、ヘテロ接合太陽電池に用いられる一導電型結晶シリコン基板1について説明する。一般的に結晶シリコン基板は、導電性を持たせるために、シリコンに対して電荷を供給する不純物を含有している。結晶シリコン基板は、シリコン原子に電子を導入するための原子(例えばリン)を含有させたn型と、シリコン原子に正孔を導入する原子(例えばボロン)を含有させたp型がある。すなわち、本発明における「一導電型」とは、n型またはp型のどちらか一方であることを意味する。
 ヘテロ接合太陽電池では、単結晶シリコン基板へ入射した光が最も多く吸収される受光面側のへテロ接合を逆接合として強い電場を設けることで、電子・正孔対を効率的に分離回収することができる。そのため、本発明にかかるヘテロ接合太陽電池では、受光面側のヘテロ接合が逆接合となるように、導電型シリコン系薄膜が形成される。
 正孔と電子とを比較した場合、有効質量および散乱断面積の小さい電子の方が、一般的に移動度が大きい。以上の観点から、本発明のヘテロ接合太陽電池に用いられる一導電型結晶シリコン基板1は、n型単結晶シリコン基板であることが好ましい。一導電型結晶シリコン基板1は、光閉じ込めの観点から、表面にテクスチャ構造を有することが好ましい。
 テクスチャ構造が形成された一導電型結晶シリコン基板1の表面に、シリコン系薄膜が製膜される。シリコン系薄膜の製膜方法としては、プラズマCVD法が好ましい。プラズマCVD法によるシリコン系薄膜の形成条件としては、基板温度100~300℃、圧力20~2600Pa、高周波パワー密度0.004~0.8W/cm2が好ましく用いられる。シリコン系薄膜の形成に使用される原料ガスとしては、SiH4、Si26等のシリコン系ガス、またはシリコン系ガスとH2との混合ガスが好ましく用いられる。
 導電型シリコン系薄膜3a,3bは、一導電型または逆導電型のシリコン系薄膜である。例えば、一導電型結晶シリコン基板1としてn型シリコン基板が用いられる場合、一導電型シリコン系薄膜、および逆導電型シリコン系薄膜は、各々n型、およびp型となる。p型またはn型シリコン系薄膜を形成するためのドーパントガスとしては、B26またはPH3等が好ましく用いられる。また、PやB等の不純物の添加量は微量でよいため、予めSiH4やH2で希釈された混合ガスを用いることが好ましい。導電型シリコン系薄膜の製膜時に、CH4、CO2、NH3、GeH4等の異種元素を含むガスを添加して、シリコン系薄膜を合金化することにより、シリコン系薄膜のエネルギーギャップを変更することもできる。
 シリコン系薄膜としては、非晶質シリコン薄膜、微結晶シリコン(非晶質シリコンと結晶質シリコンとを含む薄膜)等が挙げられる。中でも非晶質シリコン系薄膜を用いることが好ましい。例えば、一導電型結晶シリコン基板1としてn型単結晶シリコン基板を用いた場合の光電変換部50の好適な構成としては、受光面側透明電極層6a/p型非晶質シリコン系薄膜3a/i型非晶質シリコン系薄膜2a/n型単結晶シリコン基板1/i型非晶質シリコン系薄膜2b/n型非晶質シリコン系薄膜3b/裏面側透明電極層6bの順の積層構成が挙げられる。この場合、前述の理由から、p層側(逆接合側)を受光面とすることが好ましい。
 真性シリコン系薄膜2a,2bとしては、シリコンと水素で構成されるi型水素化非晶質シリコンが好ましい。単結晶シリコン基板上に、CVD法によってi型水素化非晶質シリコンが製膜されると、単結晶シリコン基板へのドープ不純物等の拡散を抑えつつ、表面パッシベーションを有効に行うことができる。また、膜中の水素量を変化させることで、エネルギーギャップにキャリア回収を行う上で有効なプロファイルを持たせることができる。
 p型シリコン系薄膜は、p型水素化非晶質シリコン層、p型非晶質シリコンカーバイド層、またはp型非晶質シリコンオキサイド層であることが好ましい。ドープ不純物等の拡散抑制や直列抵抗低減の観点から、p型水素化非晶質シリコン層が好ましい。一方、p型非晶質シリコンカーバイド層およびp型非晶質シリコンオキサイド層は、ワイドギャップの低屈折率層であるため、光学的なロスを低減できる点において好ましい。
 ヘテロ接合太陽電池101の光電変換部50は、導電型シリコン系薄膜3a,3b上に、透明電極層6a,6bを備えることが好ましい。透明電極層6a,6bは、導電性酸化物を主成分とすることが好ましい。導電性酸化物としては、例えば、酸化亜鉛や酸化インジウム、酸化錫を単独または混合して用いることができる。導電性、光学特性、および長期信頼性の観点から、酸化インジウムを含むインジウム系酸化物が好ましく、中でも酸化インジウム錫(ITO)を主成分とするものが好ましく用いられる。透明電極層は、単層でもよく、複数の層からなる積層構造でもよい。
 ここで、本明細書において、特定の物質を「主成分とする」とは、含有量が50重量%より多いことを意味し、70重量%以上が好ましく、90%重量以上がより好ましい。
 透明電極層には、ドーピング剤を添加することができる。例えば、透明電極層として酸化亜鉛が用いられる場合、ドーピング剤としては、アルミニウムやガリウム、ホウ素、ケイ素、炭素等が挙げられる。透明電極層として酸化インジウムが用いられる場合、ドーピング剤としては、亜鉛や錫、チタン、タングステン、モリブデン、ケイ素等が挙げられる。透明電極層として酸化錫が用いられる場合、ドーピング剤としては、フッ素等が挙げられる。
 ドーピング剤は、受光面側透明電極層6aおよび裏面側透明電極層6bの一方もしくは両方に添加することができる。特に、受光面側透明電極層6aにドーピング剤を添加することが好ましい。受光面側透明電極層6aにドーピング剤を添加することで、透明電極層自体が低抵抗化されるとともに、透明電極層6aと集電極7との間の抵抗による電気的ロスを低減することができる。
 受光面側透明電極層6aの膜厚は、透明性、導電性、および光反射低減の観点から、10nm以上140nm以下であることが好ましい。受光面側透明電極層6aの役割は、集電極7へのキャリアの輸送であり、そのために必要な導電性があればよく、膜厚は10nm以上であることが好ましい。膜厚を140nm以下にすることにより、受光面側透明電極層6aでの吸収ロスが小さく、透過率の低下に伴う光電変換効率の低下を抑制することができる。また、透明電極層6aの膜厚が上記範囲内であれば、透明電極層内のキャリア濃度上昇も防ぐことができるため、赤外域の透過率低下に伴う光電変換効率の低下も抑制される。
 透明電極層の製膜方法は特に限定されないが、スパッタ法等の物理気相堆積法や、有機金属化合物と酸素または水との反応を利用した化学気相堆積(MOCVD)法等が好ましい。いずれの製膜方法においても、熱やプラズマ放電によるエネルギーを利用することもできる。
 透明電極層製膜時の基板温度は、適宜設定される。例えば、シリコン系薄膜として非晶質シリコン系薄膜が用いられる場合、透明電極層製膜時の基板温度は、200℃以下が好ましい。基板温度を200℃以下とすることにより、非晶質シリコン系薄膜からの水素の脱離や、それに伴うシリコン原子へのダングリングボンドの発生を抑制でき、結果として変換効率を向上させることができる。
 図1に示すように、裏面側透明電極層6b上には、裏面金属電極8が形成されることが好ましい。裏面金属電極8には、導電性や化学的安定性が高い材料を用いることが望ましい。また、裏面側透明電極層6b上の全面に裏面金属電極8が形成される場合、裏面金属電極の材料は、近赤外から赤外域の反射率が高いものが好ましく用いられる。このような特性を満たす材料としては、銀やアルミニウム等が挙げられる。
 なお、図1では、裏面側透明電極層6b上の全面に裏面金属電極8が形成された例が図示されているが、裏面金属電極は、受光面側の集電極7と同様のパターン状や、グリッド状に形成されてもよい。裏面金属電極の製膜方法は特に限定されず、スパッタ法や真空蒸着法等の物理気相堆積法や、スクリーン印刷等の印刷法等が適用可能である。
<集電極>
 光電変換部50の第一の主面上には、集電極7が形成される。集電極は、櫛形等の所定形状にパターン化されていることが好ましい。ヘテロ接合太陽電池では、光電変換部50の受光面側透明電極層6a上に集電極7が形成される。本発明においては、電解めっき法により集電極が形成される。電解めっき法は、金属の析出速度を大きくできるため、短時間で集電極を形成することが可能となる。また、電解めっきにより形成された集電極は、導電性ペースト材料を用いた集電極に比べて抵抗率が低いため、光電変換部で生成したキャリアの取出し効率が高められ、太陽電池の変換効率(特に曲線因子)を向上できる。
 電解めっき法により析出させる金属としては、例えば、銅、ニッケル、錫、アルミニウム、クロム、銀、金、亜鉛、鉛、パラジウム、タングステン、あるいはこれらの合金等が挙げられる。これらの中でも、電解めっきによる析出速度が大きく、導電率が高く、かつ材料が安価であることから、集電極を構成する金属は、銅、または銅を主成分とする合金であることが好ましい。
 銅を主成分とする集電極は、例えば酸性銅めっきにより形成される。酸性銅めっきに用いられるめっき液は、銅イオンを含むものであり、硫酸銅、硫酸、水等を主成分とする公知の組成のものが使用可能である。このめっき液に、0.1~10A/dmの電流を流すことにより、銅を析出させることができる。適切なめっき時間は、集電極の面積、電流密度、陰極電流効率、設定膜厚等に応じて適宜設定される。
 受光面側透明電極層6a上に、直接、銅等の金属を電解めっきにより析出させることにより、集電極を形成できる。図2のA1~A4は、透明電極層6a上に、電解めっきによるパターン集電極を形成する工程の一例を模式的に表す工程概念図である。なお、図2および図3の各図では、シリコン基板1の第二の主面側の構成および光電変換部の周端付近の構成の図示が省略されている。
 図2 A1は、シリコン基板の第一の主面側にシリコン系薄膜2a,3a、および受光面側透明電極層6aを備える光電変換部を表す。まず、透明電極層6a上に、集電極の形状に対応した開口部を有する絶縁層901が形成される(図2 A2)。絶縁層901としては、例えばレジスト材料が用いられ、フォトリソグラフィーにより、集電極の形状に対応した開口部が形成される。このように、透明電極層6a上に、開口部を有する絶縁層901が形成されている場合、集電極形成工程において、電解めっき法により、透明電極層6a上の絶縁層901で覆われていない部分(開口部)に、選択的に金属層72を析出させることができる(図2 A3)。その後、必要に応じて絶縁層901が除去される(図2 A4)。
 集電極7は、電解めっきにより形成された金属層(めっき金属層)72のみからなるものでもよく、他の金属層を含むものでもよい。例えば、集電極形成工程の前に金属シード形成工程を実施して、透明電極層6a上に金属シード71を形成してもよい。電解めっきの下地層として金属シード71を設けることで、透明電極層と集電極との接触抵抗を低減させ、太陽電池の変換効率(特に曲線因子)を向上できる。また、金属シードを設けることにより、透明電極層と集電極との密着性の向上を図ることもできる。
 図2 B1~B5は、透明電極層6a上に、金属シード形成工程において金属シード71を形成し、集電極形成工程において金属シード71上にめっき金属層72を形成することにより、金属シード71およびめっき金属層72からなる集電極7を形成する工程の一例を模式的に表す工程概念図である。まず、透明電極層6a上に、集電極の形状に対応した開口部を有する絶縁層901が形成される(図2 B2)。次に、金属シード形成工程において、透明電極層6a上の絶縁層901の開口部に、金属シード71が形成される(図2 B3)。集電極形成工程において、金属シード71上に、電解めっき法により金属層72を析出させ(図2 B4)、その後、絶縁層が除去される(図2 B5)。
 金属シード71の形成方法は特に限定されず、スパッタ、蒸着、CVD等のドライプロセス、印刷等のウェットプロセス等が適用できる。また、めっき法により金属シードを形成してもよい。例えば、電解めっき法により、金属層72とは異なる材料からなる金属シードが形成されてもよい。また、光めっきや無電解めっきにより、金属シードを形成することもできる。
 金属層72として、銅を主成分とする金属が電解めっきにより析出される場合、金属シード71として、例えばニッケルを主成分とする金属層を無電解めっきにより形成することにより、透明電極層6aとめっき金属層72との接触抵抗を低減することができる。一例として、透明電極層6aの表面に、次亜リン酸ソーダおよび硫酸ニッケルを含むめっき液を所定時間接触させることにより、透明電極層6a上にNiPからなる金属シード71を形成することができる。無電解めっきにより金属シードを形成する場合、めっきに先立って、活性化処理を行うことが好ましい。例えば、無電解めっきによりNiP金属シードを形成する場合、透明電極層の表面を、塩化パラジウムおよび塩化第一錫を含む触媒液に接触させた後、酸性溶液に接触させることにより、酸活性化を行うことができる。
 金属シード71は、電解めっきにより金属層72が形成される際の導電性下地層として機能する層である。そのため、金属シードは電解めっきの下地層として機能し得る程度の導電性を有していればよい。金属シード71の膜厚は0.1μm以上が好ましく、0.2μm以上がより好ましい。一方、コスト的な観点から、金属シードの膜厚は、5μm以下が好ましく、3μm以下がより好ましい。
 金属シード71は導電性であり、体積抵抗率が10-2Ω・cm以下であればよい。金属シード71の体積抵抗率は、10-4Ω・cm以下であることが好ましい。なお、本明細書においては、体積抵抗率が10-2Ω・cm以下であれば導電性であると定義する。また、体積抵抗率が、102Ω・cm以上であれば、絶縁性であると定義する。
 図2のA1~A4およびB1~B5では、レジスト等の絶縁層の開口部に、金属層を析出させてパターン集電極を形成する例について説明したが、集電極の形成方法は、上記に限定されない。集電極形成領域よりも広い領域(例えば、光電変換部の第一の主面の全面)に、金属シード層715やめっき金属層725を形成し、その後、エッチング等のパターニング技術を用いて、集電極形成領域以外の領域の金属層を除去することにより、パターン集電極7を形成してもよい。
 一例として、図3 C1~C5に示す工程により、パターン集電極を形成することができる。この例では、まず、透明電極層6a上に、金属シード形成工程において金属シード層715が形成され、集電極形成工程において、電解めっき法により金属シード層715上に金属層725が形成される(図3 C2)。この際、金属シード形成工程を行わず、集電極形成工程において、透明電極層6aの直上に、電解めっき法により金属層725が形成されてもよい。
 金属層725上に、集電極のパターン形状に対応したバリア層903が形成される(図3 C3)。バリア層としては、金属層725との密着性に優れ、次工程に用いられるエッチング液に対する耐溶剤性を有する材料(例えばエッチングレジスト)が好ましく用いられる。
 金属層725上に、バリア層903を形成後、バリア層で覆われていない部分の金属層725および金属シード層715を除去することにより、パターニングされた金属層72および金属シード71が形成される(図3 C4)。金属層725および金属シード層715のパターニングは、ブラストや研磨等の物理的処理や、ウェットエッチング等の化学的処理により行われる。最後に、バリア層903を除去することにより、パターン集電極7が得られる(図3 C5)。
 図3 D1~D5に示す工程により、パターン集電極を形成することもできる。この例では、まず、金属シード形成工程において、透明電極層6a上に、金属シード層715が形成される(図3 D2)。次に、金属シード層715上に、集電極の形状に対応した開口部を有する絶縁層901が形成される(図3 D3)。集電極形成工程では、金属シード層715上の絶縁層901の開口部に、電解めっき法により、金属層72を析出させることができる(図3 D4)。最後に、金属シード層715がエッチングによりパターニングされる。このようにして、金属シード形成工程において金属シード71が形成され、その上に集電極形成工程においてめっき金属層72が形成されることにより、金属シード71およびめっき金属層72からなる集電極7が形成される(図3 D5)。この形態では、集電極の膜厚の大半を占める金属層72が事前にパターニングされているため、金属シード層715のみをエッチングによりパターニングすればよい。そのため、エッチング深さやエッチング時間が大幅に短縮され、パターニングの際のサイドエッチングを抑制できる。
<絶縁処理領域>
 絶縁処理領域は、光電変換部の受光面(第一の主面)と裏面(第二の主面)との短絡が除去された領域である。図1に示す形態では、絶縁処理領域4aは、光電変換部50の受光面側から、受光面側透明電極層6a,逆導電型シリコン系薄膜3a,真性シリコン系薄膜2aを貫通し、結晶シリコン基板1に達する溝状に形成されている。
 ここで、光電変換部の受光面と裏面との短絡について説明する。図4は、結晶シリコン基板1の第一の主面上に、シリコン系薄膜2a,3aおよび透明電極層6aが形成され、結晶シリコン基板1の第二の主面上に、シリコン系薄膜2b,3b、裏面側透明電極層6bおよび裏面金属電極8が形成された光電変換部の端面付近の状態を模式的に表す断面図である。図4では、一導電型(n型)結晶シリコン基板1の第二の主面上に真性シリコン系薄膜2bおよび一導電型(n型)シリコン系薄膜3bが形成された後、第一の主面上に真性シリコン系薄膜2aおよび逆導電型(p型)シリコン系薄膜3bが形成され、その後、受光面側透明電極層6a、ならびに裏面側透明電極層6bおよび裏面金属電極8が形成された場合の構造を模式的に示している(なお、ヘテロ接合太陽電池の各層の形成順は、図4に示す形態に限定されるものではない)。
 マスクを使用せずに、CVD法やスパッタ法等により上記各層が形成された場合、結晶シリコン基板1の裏面側の真性シリコン系薄膜2b、一導電型シリコン系薄膜3b、裏面側透明電極層6bおよび裏面金属電極8は、製膜時の回り込みによって、結晶シリコン基板1の側面および受光面にまで形成されている。また、結晶シリコン基板1の受光面に形成された真性シリコン系薄膜2a、逆導電型シリコン系薄膜3a、および受光面側透明電極層6aは、製膜時の回り込みによって、結晶シリコン基板1の側面および裏面側にまで形成されている。
 このような回り込みが生じた場合、図4からも理解されるように、受光面側の半導体層や電極層と裏面側の半導体層や電極層とが短絡した状態となり、太陽電池の特性が低下する傾向がある。本発明の製造方法では、絶縁処理を行うことにより、製膜時の回り込みに起因する光電変換部の第一の主面と第二の主面との短絡が除去される。
 光電変換部の第一の主面側または第二の主面側から結晶シリコン基板1に達するようにレーザを照射することにより、絶縁処理がおこなわれる。例えば、図5Aに示すように、第一の主面側からレーザを照射することにより、受光面側透明電極層6a,逆導電型シリコン系薄膜3a,真性シリコン系薄膜2aを貫通する溝状の絶縁処理領域(太線で描かれた領域)が形成される。この際、シリコン系薄膜の短絡を確実に除去するために、シリコン基板1に達するように溝が形成される。
 ここで、絶縁処理が行われない場合は、図4の楕円で囲まれた領域Rに示されるように、第一の主面側の周端付近において、一導電型(n型)結晶シリコン基板1と逆導電型(p型)シリコン系薄膜3aとのpn接合(逆接合)に加えて、一導電型(n型)シリコン系薄膜3bが第一の主面に廻りこむことにより逆導電型(p型)シリコン系薄膜3aとの逆接合が形成されている。この第一の主面における不所望の逆接合部分がリークとなり、太陽電池の変換特性(主に開放電圧および曲線因子)を低下させる原因となる。そのため、絶縁処理工程においては、第一の主面の周端付近における不所望の逆接合を除去するように、絶縁処理領域が形成されることが好ましい。また、ヘテロ接合太陽電池では、受光面側透明電極層6aと裏面側透明電極層6bや裏面金属電極8との短絡による特性低下が大きいため、これらの透明電極層間の短絡を除去するように、絶縁処理領域が形成される。
 絶縁処理領域は、図1や図5Aに図示されているような溝状のものに限定されない。例えば、図5Bおよび図5Cに示すように、第一の主面側または第二の主面側からレーザを照射して割断線(光電変換部の第一の主面から第二の主面までを貫通する孔が、線状に連結されたもの)を形成することにより、光電変換部の周端を割断により除去してもよい。また、第一の主面側または第二の主面側からのレーザ照射により溝を形成し、この溝を起点としてシリコン基板を折り割ることによって、光電変換部を割断することもできる。
 集電極の形成位置と溝との位置あわせを容易にする観点から、レーザ光は、第一の主面側から照射されることが好ましい。また、図1に示すように、第二の主面側の全面に裏面金属電極8が形成される場合に、第二の主面側からレーザ照射が行われると、絶縁処理領域への金属材料の付着(融着)や、絶縁処理領域からの金属の拡散が生じる場合がある。したがって、裏面電極の金属の拡散抑制の観点からも、第一の主面側からレーザ照射が行われることが好ましい。生産工程を短縮するためには、レーザ加工のみで絶縁処理領域が形成されることが好ましい。そのため、図5Bに示すように、第一の主面の周端付近に、絶縁処理領域として、透明電極層6aおよびシリコン系薄膜3a,2aを貫通し、結晶シリコン基板1に達する溝が形成されることが好ましい。
 なお、絶縁処理領域は、光電変換部の第一の主面と側面とに跨るように形成されてもよい。例えば、図6Aに示すように、光電変換部の第一の主面側の周端付近からレーザを照射することにより、光電変換部の第一の主面上の周端付近における、シリコン系薄膜2a,3aおよび透明電極層6a、ならびに裏面からの廻りこみによって第一の主面の周端付近に製膜されたシリコン系薄膜2b,3bおよび電極層6b,8が除去される。また、シリコン基板1の側面に形成されていたシリコン系薄膜および電極層もレーザ加工により除去される。この際、図6Bに示すように、第一の主面から第二の主面にかけて、側面に形成されていた表裏のシリコン系薄膜および電極層の全てを除去してもよい。また、図6Cに示すように、シリコン基板1の第一の主面と側面のコーナー部分を加工するように、斜め方向からレーザ照射を行うことにより、絶縁処理領域を形成することもできる。
 絶縁処理に用いられるレーザとしては、結晶シリコン基板に溝や割断線を形成できるものであれば特に限定されない。レーザのパワーは、例えば、1~40W程度が好ましい。レーザ光の光径としては、例えば、20~200μmのものを用いることができる。このような条件でレーザ光を照射することにより、レーザ光の光径とほぼ同じ幅を有する溝や割断線を形成することができる。溝の深さは、適宜に設定することができる。溝形成後に折り割りによって割断を行う場合、溝に沿って割断を行いやすいように、溝の深さを適宜設定することができる。
 レーザ照射により溝が形成される場合は、形成された溝が絶縁処理領域4aに該当する(図5A参照)。レーザ照射により光電変換部が割断される場合(レーザ照射により溝を形成後に基板を折り割る場合を含む)は、割断面(光電変換部の側面)が絶縁処理領域4bに該当する(図5B,5C参照)。いずれにおいても、レーザ加工がシリコン基板1の内部にまで及ぶため、絶縁処理領域(図5A~5C、および図6A~6Cの太線部分)では、シリコン基板1が露出している。
 絶縁処理領域の結晶シリコン基板の露出部から、シリコン基板内に金属等の不純物が侵入し拡散すると、太陽電池の特性が低下する傾向がある。特に、銅等の拡散性の高い金属材料により集電極が形成される場合は、絶縁処理領域からシリコン基板内部への金属の拡散を抑制する必要がある。本発明では、絶縁処理領域からの金属の拡散を抑制するために、保護層が設けられる。
 レーザ照射により絶縁処理領域が形成されると、光電変換部の表裏の短絡が除去される一方で、レーザ加工面(図5A~C、および図6A~Cの領域x)での抵抗率の低下や、導電性材料の付着により、一導電型シリコン基板と逆導電型シリコン系薄膜との間に新たなリーク経路が発生する。例えば、半導体の新規表面は不安定であるため、レーザ照射により形成された絶縁処理領域では、僅かな不純物の付着により抵抗率が低くなる傾向がある。また、非晶質シリコンはレーザ照射により微結晶化するため、レーザ照射により形成された絶縁処理領域では、逆導電型シリコン系薄膜3aおよび真性シリコン系薄膜2aが微結晶化されて抵抗率が低くなる傾向がある。さらには、レーザ加工の際の透明電極層6aの導電性材料の拡散や、加工面(絶縁処理領域)への融着が生じる場合がある。本発明においては、絶縁処理により生じた新たなリークを除去するために、加熱処理が行われる。
<保護層の形成および加熱処理>
 上記のように、レーザ照射により絶縁処理領域が形成されることにより、第一の主面と第二の主面との短絡が除去されるため、太陽電池の変換効率を高めることができる。しかし、絶縁処理領域が形成されることにより、一導電型シリコン基板と逆導電型シリコン系薄膜との間のリーク経路の発生、および絶縁処理領域からシリコン基板内部への金属の拡散が生じるために、変換効率向上効果が十分に得られない場合がある。
 これに対して、本発明の製造方法の第一の形態では、集電極7上に、集電極に含まれる金属の拡散を防止するための保護層5bが形成される。そのため、集電極の金属の遊離が抑制され、絶縁処理領域から結晶シリコン基板内への金属の拡散を低減できる。また、絶縁処理領域が加熱されることにより、絶縁処理工程で生じた一導電型結晶シリコン基板と逆導電型シリコン系層とのリークを除去できる。
 本発明の製造方法の第一の形態では、集電極上に保護層が形成された後に、絶縁処理領域のリークを除去するための加熱処理が行われる。後に詳述するように、絶縁処理領域のリークを除去するための加熱処理は、150℃程度あるいはそれ以上の高温で行われるため、加熱処理工程の際に集電極を形成する銅等のめっき金属が拡散する場合がある。これに対して、本発明の製造方法では、集電極7上に金属の拡散を抑制するための保護層5bが設けられた状態で加熱処理が行われるため、集電極からの金属の遊離が抑制される。
(集電極上の保護層の形成)
 集電極7上の保護層5bは、集電極7に含まれる金属の遊離を抑制し、絶縁処理領域4aからシリコン基板1内への金属の拡散(侵入)を防止する目的で設けられる。また、集電極上に保護層を形成することにより、後述の熱処理工程での金属シード71やめっき金属層72の酸化等による変質を抑制することもできる。集電極7に含まれる金属の遊離を抑制するために、保護層5bは、集電極7の表面全体を覆うように形成されることが好ましい。
 ただし、保護層5bが絶縁性の場合は、モジュール化の際に、集電極とインターコネクタとの電気的接続を容易とするために、保護層5bは、インターコネクタとの接続箇所に開口を有していてもよい。この場合は、インターコネクタとの接続により開口部を塞いだ後に加熱処理工程が実施されることが好ましい。
 保護層5bの材料は、導電性材料でも絶縁性材料でもよい。導電性材料を用いれば、集電極の抵抗を低下させることができるため、集電極での電流ロスを低減できる。また、保護層5bが導電性材料であれば、太陽電池をモジュール化する際に、集電極とタブやバスバー等のインターコネクタとの電気的接続を容易に行い得る。
 保護層5bの導電性材料としては、集電極7のめっき金属層72を構成する金属材料よりも、シリコン基板1内へ拡散し難い材料が用いられる。例えば、電解めっきによりCuを主成分とする金属層72が形成される場合、保護層5bの導電性材料としては、Ti、Cr、Ni、Sn、Ag等の金属が好ましく用いられる。さらには、モジュール化の際のはんだ接着性を高める観点から、保護層5bの導電性材料としては、AgやSnが特に好ましく用いられる。保護層5bの膜厚は特に限定されない。集電極の金属の拡散を抑制する観点から、保護層5bの膜厚は、0.5μm以上が好ましく、1μm以上がより好ましい。また、集電極の側面に形成された保護層5bによる遮光損を抑制する観点から、保護層5bの膜厚は、5μm以下が好ましく、3μm以下がより好ましい。
 集電極7上への保護層5bの形成方法は特に限定されず、スパッタ、蒸着、CVD等のドライプロセス、印刷等のウェットプロセス、電解めっき、無電解めっき等を採用できる。中でも、透明電極層6a上には導電性材料が形成されず、集電極7上に選択的に導電性材料からなる保護層5bを形成できる方法が好ましい。例えば、集電極のパターン形状に対応した開口を有するマスクを用いれば、ドライプロセスによって、集電極7上に選択的に導電性材料からなる保護層5bを形成できる。また、電解めっきによる集電極の形成に、レジスト等の絶縁層が用いられる場合、電解めっき後、絶縁層の除去前(図2 A3,B4:および図3 D3 等)に、ドライプロセス、ウェットプロセス、めっき法等により、めっき金属層72上に選択的に導電性材料からなる保護層を形成することもできる。
 集電極の金属の拡散を抑止する観点から、図7A~Cに示すように、保護層5bは、集電極7の側面にも形成されることが好ましい。集電極7の表面および側面に選択的に導電性の保護層5bを形成するためには、無電解めっきの一種である置換めっき(浸漬めっき)が好ましく採用される。置換めっきは、異種金属のイオン化傾向の差を利用する無電解めっきであり、電気化学的に卑な金属(被着体)を、貴な金属のイオンが溶解した置換めっき液に浸漬することにより、被着体の卑な金属が置換めっき液中に溶解し、貴な金属が被着体の表面に析出する。
 置換めっきでは、置換めっき液中に金属と錯形成可能な化合物を添加することにより、貴な金属の被着体の表面に卑な金属を析出させることも可能である。例えば、銅は錫に比べて貴な金属であるが、チオ尿素等の銅と錯体を形成し得る化合物を含む置換めっき液を用いれば、銅の酸化還元電位が低下するため、銅の表面に錫を置換析出させることができる。

 透明電極層6a上への錫の析出を抑制する観点から、置換めっき液は酸性溶液であることが好ましい。そのため、置換めっき液は、錫イオンおよび銅の錯化剤の他に、硫酸等の酸を含む溶液であることが好ましい。置換めっき液は、安定剤、界面活性剤等を含んでいてもよい。保護層5bのはんだ接着性向上等の目的で、錫イオンに加えて銀イオンを含有する置換めっき液を用いてもよい。また、置換めっきにより集電極表面に錫層を形成した後、その表面に置換めっきにより銀層等の他の金属層を形成してもよい。
 なお、保護層5bは、集電極上(集電極形成領域)以外の領域に形成されてもよい。また、光電変換部の第一の主面と第二の主面との短絡を除去可能な限りにおいて、保護層5bは、光電変換部の裏面側に回り込むように形成されていてもよい。例えば、保護層5bが絶縁性材料である場合は、図7Bに示すように、絶縁処理領域4a上にも保護層5bが形成されてもよい。この場合、絶縁処理領域4aも保護層5bで被覆されているため、集電極7上の保護層5bにより集電極からの金属の遊離を抑制できるとともに、絶縁処理領域4a上の保護層5bにより、シリコン基板1の内部への遊離金属等の不純物の侵入や、太陽電池がモジュール化された際のEVA等の封止材表面を介する水分等のシリコン基板1内への侵入も抑制できる。そのため、太陽電池の長期信頼性を高めることができる。なお、集電極7上の保護層5bとは別に、絶縁処理領域上に絶縁性の保護層が設けられてもよい。
 保護層5bが導電性材料である場合も、集電極7以外の領域に保護層5bが形成されてもよい。この場合、絶縁処理領域上には保護層が形成されないようにする必要がある。例えば、集電極7上および透明電極層6a上の全面に導電性の保護層5bを形成後に、絶縁処理を行えば、レーザ照射により、透明電極層6a、シリコン系薄膜2a,3aおよび結晶シリコン基板1とともに、保護層5bも除去されるため、絶縁処理領域4a上には保護層が形成されないようにすることができる(図7C)。
(加熱処理)
 本発明の製造方法では、絶縁処理領域のリークを除去するために、加熱処理が行われる。加熱処理により、絶縁処理領域の表面が絶縁化されるため、リークを除去できる。リークの除去を確実に行う観点から、加熱処理温度は、150℃以上が好ましく、170℃以上がより好ましい。一方、透明電極層やシリコン系薄膜の熱劣化やドープ不純物の拡散等を抑制するためには、加熱処理温度は、250℃以下が好ましく、230℃以下がより好ましい。
 加熱処理は、上記温度に加熱することにより絶縁処理領域の表面を不導化できる限りにおいて、雰囲気や圧力等の他の条件は特に限定されず、大気圧、減圧雰囲気、真空中、加圧雰囲気のいずれで行うこともできる。加熱処理は、例えばオーブン等を用い、大気中で実施することができる。加熱時間は、加熱温度に応じて、絶縁処理領域の不導化によりリークを除去可能な範囲で適宜に設定できる。例えば、加熱処理が大気中で行われる場合、加熱温度が150℃の場合は20分以上、加熱温度が160℃の場合は15分以上の加熱時間が好ましい。
<各工程の順序>
 上述のように、本発明の第一の形態では、光電変換部の形成(光電変換部準備工程)、電解めっき法による集電極の形成(集電極形成工程)、レーザ照射による絶縁処理領域の形成(絶縁処理工程)、集電極上への保護層の形成(保護層形成工程)、および絶縁処理領域のリーク除去のための加熱処理(加熱処理工程)が行われる。本発明の製造方法では、保護層形成工程よりも後に、加熱処理工程が行われる。すなわち、集電極7上に、めっき金属の遊離拡散を抑制するための保護層5bが設けられた状態で加熱が行われるため、加熱処理工程において、金属成分が絶縁処理領域からシリコン基板内へ拡散することが抑制される。
 また、集電極7上に保護層5bが設けられているため、加熱処理工程における集電極の酸化等による変質も抑制され得る。さらに、電解めっきにより形成された電極は、加熱により低抵抗化する傾向があるため、加熱処理工程によって、集電極を低抵抗化し、集電極での電流ロスをさらに低減する効果も得られうる。
 保護層形成後に加熱処理が行われれば、それ以外は上記各工程の順序は特に制限されない。絶縁処理領域がめっき液に曝されると、めっき液中の金属イオンが、絶縁処理領域からシリコン基板内部へ侵入する場合がある。そのため、電解めっきによる集電極形成工程は、絶縁処理工程よりも前に行われることが好ましい。これらを加味すると、本発明の製造方法の第一の形態では、光電変換部準備工程、集電極形成工程、絶縁処理工程、保護層形成工程、加熱処理工程の順;あるいは、光電変換部準備工程、集電極形成工程、保護層形成工程、絶縁処理工程、加熱処理工程の順に各工程が実施されることが好ましい。なお、金属シード71上に、電解めっきによる集電極(めっき金属層)72が形成される場合は、光電変換部準備工程後、集電極形成工程前に、金属シード形成工程が行われる。
 また、導電性の保護層5bが、電解めっきや無電解めっき(置換めっきを含む)により形成される場合は、導電性保護層形成用のめっき液中の金属成分のシリコン基板内部へ侵入を抑制することが好ましい。そのため、導電性の保護層5bがめっき法により形成される場合は、保護層形成工程後に絶縁処理工程および加熱処理工程が行われることが好ましい。
 なお、めっき液中の金属成分が絶縁処理領域からシリコン基板内へ侵入することを抑制できる場合は、レーザ照射による絶縁処理後に、電解めっきによる集電極形成工程や、電解または無電解めっきによる導電性保護層の形成を実施してもよい。例えば、絶縁処理領域4a上に絶縁性の保護層が形成されている場合は、絶縁処理工程後に電解めっきによる集電極形成工程を行ったとしても、絶縁処理領域からの金属の侵入を抑制できる。
 集電極形成後、その上に保護層が形成されるまでの間は、集電極の金属の遊離拡散を抑制するために、シリコン基板が高温環境に曝されないようにすることが好ましい。具体的には、集電極の形成後、保護層形成までの間に、150℃以上の加熱が行われないことが好ましい。また、150℃以上の加熱が行われる場合であっても、加熱時間は5分以内が好ましく、3分以内がより好ましい。
 そのため、集電極7上に、スパッタ、蒸着、CVD等のドライプロセスにより保護層5bが形成される場合は、保護層5b形成時の基板温度は150℃未満であることが好ましい。なお、集電極の金属成分の拡散を抑制可能な程度の膜厚で保護層が形成された後は、150℃以上の温度で保護層の形成を行うこともできる。集電極の金属成分の拡散を抑制可能な膜厚は、集電極7を構成する金属の種類や、保護層5bの材料により異なるが、例えば100nm以上、好ましくは300nm以上、より好ましくは500nm以上である。例えば、保護層5bの形成初期は低温で製膜を行い、上記膜厚に達した後は高温で製膜を行ってもよい。また、保護層5bの高温製膜の際に、絶縁処理領域の加熱処理を同時に行うこともできる。この場合は、保護層5bの初期の低温製膜の段階で、保護層形成工程が完了しており、その後の高温製膜が加熱処理工程に相当するとみなすことができる。
 絶縁処理領域のリークを除去するための加熱処理工程は、太陽電池の製造における他のプロセスを兼ねるものであってもよい。例えば、太陽電池をモジュール化する際のセルのアニールや、封止のための樹脂材料の硬化のための加熱により、絶縁処理領域のリークを除去することもできる。また、集電極上にインターコネクタを接続後に加熱処理工程が行われてもよい。例えば、集電極上の保護層5bが絶縁材料である場合、インターコネクタとの接続箇所に開口を有する保護層5bを形成し、集電極上にインターコネクタを接続することにより、この開口を塞いだ後に加熱処理を実施すれば、加熱処理の際の集電極の金属成分の遊離拡散を防止できる。
<モジュール化>
 上記により製造された結晶シリコン系太陽電池は、実用に供するに際して、モジュール化されることが好ましい。太陽電池のモジュール化は、適宜の方法により行われる。例えば、集電極にタブ等のインターコネクタを介してバスバーが接続されることによって、複数の太陽電池が直列または並列に接続された太陽電池ストリングが形成される。この太陽電池ストリングが、封止剤およびガラス板等により封止されることにより、太陽電池モジュールが得られる。
 前述のように、集電極7上に導電性の保護層5bが形成されている場合は、保護層5b上に、そのままタブ等のインターコネクタを接続すればよい。保護層5bが絶縁性である場合は、熱圧着等によって、保護層5bを溶融させることにより、集電極7とインターコネクタとを電気的に接続することができる。また、加熱処理工程により絶縁処理領域4aのリークを除去後に、集電極7上の保護層5bに開口を設けたり、保護層5bを除去した後、集電極7とインターコネクタとを電気的に接続してもよい。
<pn接合結晶シリコン系太陽電池への適用例>
 以上、ヘテロ接合太陽電池の製造工程を中心に、本発明の製造方法の第一の形態について説明したが、本発明は、ヘテロ接合太陽電池以外の結晶シリコン系太陽電池の製造にも適用できる。
 図8は、本発明の第一の形態により製造されたpn接合結晶シリコン系太陽電池の周端付近の構成を表す模式的断面図である。pn接合結晶シリコン系太陽電池は、一導電型(例えばp型)の結晶シリコン基板1の第一の主面(受光面側)に、逆導電型(例えばn型)シリコン系層(拡散層)3xが形成されている。また、結晶シリコン基板1の第二の主面には、一導電型結晶シリコン基板と同一の導電型を有し、一導電型結晶シリコン基板よりも導電性不純物濃度が高い一導電型シリコン系層3y(例えばp層)が形成されている。p層3y上には、裏面金属電極8が形成されてもよい。この光電変換部の第一の主面の拡散層3x上に、集電極7が形成される。
 この構成では、光電変換部の第一の主面側の逆導電型シリコン系層(n型拡散層)3xと、第二の主面側の一導電型シリコン系層(p層)3yとの間に短絡が生じるため、レーザ照射により絶縁処理領域4aが形成され、表裏の短絡が除去される。この際、絶縁処理領域4aに新たなリーク経路が生じる場合があるが、加熱処理を行うことにより、絶縁処理領域4aのリークを除去できる。ヘテロ接合太陽電池の例で説明したのと同様に、絶縁処理領域4aのリーク除去のための加熱処理が行われる前に、電解めっきにより形成された集電極7上に保護層5bが形成されていれば、集電極の金属成分の遊離が抑制されるために、絶縁処理領域4aからシリコン基板1内への金属の侵入を防止できる。
 このように、pn接合結晶シリコン系太陽電池の製造に本発明を適用した場合も、リークが抑制され、かつ集電極の金属成分のシリコン基板内への拡散が抑制されるため、変換効率の高い太陽電池が得られる。なお、図8では、第一の主面側から結晶シリコン基板に達するように溝4aが形成された例が図示されているが、第二の主面側から結晶シリコン基板に達するようにレーザ照射を行い、第二の主面側に溝を形成して表裏の短絡を除去することもできる。
[第二の形態]
 本発明の製造方法の第二の形態では、集電極の金属の拡散を防止するための保護層として、絶縁処理領域上に絶縁性材料層が形成される。図9は、絶縁処理領域4a上に絶縁性の保護層5aを備える第二の形態のヘテロ接合太陽電池の一例を示す模式的断面図である。図9に示すヘテロ接合太陽電池102は、光電変換部50の受光面側透明電極層6a上に集電極7を備える。光電変換部50には、溝状の絶縁処理領域4aが形成されており、絶縁処理領域4aの表面には、絶縁性の保護層5aが形成されている。
 この第二の形態において、光電変換部50,集電極7および絶縁処理領域4aは、上記第一の形態と同様に形成できる。第二の形態においても、保護層5a形成後に、絶縁処理領域のリークを除去するための加熱処理が行われる。絶縁処理領域4a上に絶縁性の保護層5aが設けられた状態で加熱処理が行われるため、集電極7から金属成分の遊離が生じた場合でも、保護層5aが拡散バリア層として作用し、絶縁処理領域4aからシリコン基板1内への金属成分の拡散(侵入)を抑制できる。
 第二の形態では、光電変換部準備工程、絶縁処理工程、保護層形成工程、および加熱処理工程がこの順に行われることが好ましい。電解めっきによる集電極形成工程は、光電変換部準備工程と絶縁処理工程との間、絶縁処理工程と保護層形成工程との間、保護層形成工程と加熱処理工程との間、および加熱処理工程後、のいずれかに行われる。中でも、集電極の形成は、絶縁処理領域上への保護層形成よりも後に行われることが好ましい。絶縁処理により光電変換部の第一の主面と第二の主面との短絡が除去された後に、電解めっきによる集電極の形成が行われる場合、第二の主面側へのめっき金属の析出が抑制される。また、絶縁処理領域4a上に保護層5aが形成された後に電解めっきによる集電極の形成が行われる場合、絶縁処理領域4aからめっき液中の金属イオンがシリコン基板1の内部へ侵入することを抑制できる。
 したがって、本発明の製造方法の第二の形態では、光電変換部準備工程、絶縁処理工程、保護層形成工程、集電極形成工程、加熱処理工程の順;あるいは光電変換部準備工程、絶縁処理工程、保護層形成工程、加熱処理工程、集電極形成工程の順に、各工程が実施されることが好ましい。なお、金属シード71上に、電解めっきによる集電極(めっき金属層)72が形成される場合は、光電変換部準備工程後、集電極形成工程前に、金属シード形成工程が行われる。
 第二の形態においても、上記第一の形態と同様に、光電変換部の形成(準備)および絶縁処理領域の形成が行われ、その後、絶縁処理領域上に保護層として絶縁性材料層が形成される。
<絶縁処理領域上の保護層>
 絶縁処理領域4a上に、絶縁性の保護層5aを形成することにより、その後の加熱処理工程や太陽電池の長期動作時における、集電極からの遊離金属等の不純物の絶縁処理領域4aからシリコン基板1内への拡散が抑制され、太陽電池性能の低下を防ぐことが可能となる。シリコン基板への不純物の拡散は、シリコン基板が露出した領域で生じやすいため、保護層5aは、絶縁処理領域4aの全面を覆うように形成されることが好ましい。
 保護層を介したリークを生じさせないために、絶縁処理領域上に形成される保護層5aの材料は、絶縁性であることが求められる。加熱処理工程での不純物拡散を抑制する観点から、保護層5aは、加熱による変質が少ない材料により形成されることが望ましい。また、絶縁処理領域4a上に保護層5aを形成した後に、電解めっき法により集電極を形成する場合、保護層5aは、めっき液に対する化学的安定性を有する材料であることが望ましい。めっき液に対する化学的安定性が高い絶縁性材料を用いれば、電解めっきによる集電極形成工程中に、保護層5aが変質しにくいため、結晶シリコン基板1へのダメージが抑制される。ヘテロ接合太陽電池のように光電変換部50の表面に透明電極層6aが形成されている場合は、絶縁処理領域4aに加えて、透明電極層6aの表面にも、めっき液に対する化学的安定性が高い保護層5bが形成されることにより、透明電極層6aとめっき液との接触が抑止され、透明電極層6a上へのめっき金属層の析出を防止できる。
 保護層5aの材料は、上記特性を満たすものであれば、無機絶縁性材料でも、有機絶縁性材料でもよい。無機絶縁性材料としては、例えば、酸化シリコン、窒化シリコン、酸化チタン、酸化アルミニウム、酸化マグネシウム、酸化亜鉛等の材料を用いることができる。有機絶縁性材料としては、例えば、ポリエステル、エチレン酢酸ビニル共重合体、アクリル、エポキシ、ポリウレタン等の材料を用いることができる。めっき液耐性や透明性の観点からは、酸化シリコン、窒化シリコン、酸化窒化シリコン、酸化アルミニウム、サイアロン(SiAlON)、酸化イットリウム、酸化マグネシウム、チタン酸バリウム、酸化サマリウム、タンタル酸バリウム、酸化タンタル、フッ化マグネシウム、酸化チタン、チタン酸ストロンチウム等が好ましく用いられる。
 保護層5aは、公知の方法を用いて形成できる。例えば、酸化シリコンや窒化シリコン等の無機絶縁性材料の場合は、プラズマCVD法、スパッタ法等の乾式法が好ましく用いられる。また、有機絶縁性材料の場合は、スピンコート法、スクリーン印刷法等の湿式法が好ましく用いられる。これらの方法によれば、ピンホール等の欠陥が少なく、緻密な構造の膜を形成することが可能となる。中でも、より緻密な構造の膜を形成する観点から、保護層5aはプラズマCVD法で形成されることが好ましい。
 保護層5aは、絶縁処理領域4a以外の領域にも形成されてもよい。例えば、透明電極層6a上に保護層5aが形成される場合、めっき液から透明電極層6aを保護することができる。集電極7上にも保護層5aが形成される場合、集電極からの金属の遊離拡散を抑制することができる。集電極の形成に際して金属シード71が設けられる場合、金属シード71上にも保護層5aを設けた後、その上に電解めっきによりめっき金属層72を形成することもできる。
 金属シード71の形成前に、透明電極層6a上に絶縁性の保護層5bが形成される場合、保護層5bは、集電極形成領域に対応する開口を有していることが好ましい。例えば、保護層5bがドライプロセスにより形成される場合、保護層5bの形成時に、集電極形成領域の形状に対応した形状のマスクを用いればよい。また、透明電極層6a上に金属シードを介さずに電解めっきにより金属層が形成される場合も、保護層5bは、集電極形成領域に対応する開口を有していることが好ましい。
 金属シード71を形成後、電解めっきにより金属層72を形成する前に、保護層5bを形成してもよい。この場合も、集電極形成領域の形状(すなわち、金属シードの形状)に対応した開口を有する保護層5bを形成することが好ましい。また、後に詳述するように、金属シード71上の全面に保護層5bを形成した後、金属シード上の保護層に開口を形成し、その開口を起点として、電解めっきにより金属層72を形成することもできる。
<集電極>
 第二の形態においても、上記第一の形態と同様に、光電変換部の第一の主面上に電解めっき法により集電極7(めっき金属層72)が形成される。前述のように、絶縁処理領域4a上に絶縁性の保護層5aが形成された後に、電解めっきによる集電極の形成が行われることで、めっき液中の金属成分が、絶縁処理領域4aからシリコン基板1の内部へ拡散することを抑制できる。また、透明電極層6a上にも保護層5aが形成されている場合は、透明電極層6aをめっき液から保護することができる。電解めっきによる集電極の形成よりも前に、光電変換部の第一の主面上に金属シード71が形成されてもよい。この場合、金属シード71上に、電解めっき法により金属層72が形成される。
<加熱処理>
 第二の形態においても、第一の形態と同様に、絶縁処理領域4aのリークを除去するために、加熱処理が行われる。絶縁処理領域4a上に保護層5aを形成後に加熱処理が行われることにより、絶縁処理領域4aからシリコン基板1内への金属等の不純物の拡散を抑制できる。なお、集電極の形成前に加熱処理を行うこともできる。また、金属シード71の形成と電解めっきによる金属層72の形成との間や、これらの工程と同時に加熱処理を行ってもよい。後に詳述するように、加熱処理によって、絶縁処理領域4aのリークを除去すると同時に、金属シードの硬化や、金属シード上の保護層5aへの開口部の形成(アニール)等を行うこともできる。
<各工程の順序>
 上述のように、本発明の第二の形態では、光電変換部の形成(光電変換部準備工程)、電解めっき法による集電極の形成(集電極形成工程)、レーザ照射による絶縁処理領域の形成(絶縁処理工程)、絶縁処理領域上への保護層の形成(保護層形成工程)、および絶縁処理領域のリーク除去のための加熱処理(加熱処理工程)が行われる。本発明の第二の形態においても、保護層形成工程よりも後に加熱処理工程が行われる。すなわち、絶縁処理領域4a上に、金属等の不純物のシリコン基板1の内部への侵入を防止するための保護層5aが設けられた状態で加熱が行われるため、加熱処理工程において、金属等の不純物が絶縁処理領域からシリコン基板内へ拡散することが抑制される。
 特に、第二の形態においては、電解めっきによる集電極の形成よりも前に絶縁処理領域4aの形成を行えば、光電変換部の表裏の短絡が除去された状態で電解めっきが行われるため、第二の主面側への不所望の金属成分の析出を抑制できる。また、絶縁処理領域4aに加えて、光電変換部の第一の主面上(シリコン基板上や透明電極層上)にも保護層5aを形成した後に、電解めっきによる集電極の形成を行えば、透明電極層6aやシリコン基板1をめっき液から保護することができる。なお、図10に示すように、絶縁処理領域4a上の保護層5aとは別の絶縁層9を、光電変換部50の第一の主面上に形成することにより、透明電極層6aやシリコン基板1をめっき液から保護することもできる。
<絶縁層の開口部を起点とする集電極の形成>
 上述のように、本発明の製造方法においては、光電変換部の第一の主面上に金属シード71として第一導電層を形成した後、この第一導電層上に絶縁性の保護層5aあるいは絶縁層9を設けることもできる。この場合、第一導電層71上に、第二導電層72(めっき金属層)を電解めっきにより形成するためには、第一導電層71上の保護層5aや絶縁層9に開口部9hを設け、この開口部9hを起点として、第二導電層72を析出させることが好ましい。この方法によれば、マスクやレジストを用いることなく、保護層5aや絶縁層9に開口部を設けることができるため、集電極の形状に対応する第二導電層を容易に形成でき、太陽電池の製造工程を簡素化できる。以下、第一導電層(金属シード)71上の保護層(絶縁層)に開口部9hを形成した後、電解めっきにより第二導電層(めっき金属層)72を形成する方法について説明する。
 図11 A1~A3は、第一導電層71上の絶縁層9(絶縁処理領域4a上の保護層5aと同一でもよい)に開口部9hを形成し、当該開口部9hを起点として電解めっき法により第二導電層72を形成する方法について説明するための工程概念図である。図11 B1~B3では、溝状の絶縁処理領域4aに代えて、割断面からなる絶縁処理領域4bを有する形態の工程概念図が示されている。
 図11 A1~A3に示す形態では、まず、光電変換部50へのレーザ照射による絶縁処理領域4aの形成、および光電変換部50上への第一導電層71の形成が行われる。絶縁処理と第一導電層形成の順序は特に限定されない。
 絶縁処理領域4a上には、絶縁性の保護層5aが形成され、第一導電層71上には絶縁層9が形成される(図11 A1)。マスクやレジストを用いずに、光電変換部の第一の主面上に保護層5aを形成すれば、第一導電層71上にも保護層5aが形成される。そのため、絶縁層9の形成を別途行う必要がなく、工程を簡素化できる。なお、以下では、光電変換部の第一の主面上(絶縁処理領域を除く)および第一導電層上に形成された絶縁層を絶縁層9、絶縁処理領域上に形成された絶縁層を保護層5a、と記載するが、絶縁層9と保護層5aとは、同一の材料を用い同一の工程で形成された1つの層であることが好ましい。絶縁層9と保護層5aとが同一である場合、以下における「絶縁層9」を「保護層5a」と読み替えることができる。
(第一導電層(金属シード))
 第一導電層71は、めっき法により第二導電層72が形成される際の導電性下地層として機能する層である。そのため、第一導電層は電解めっきの下地層として機能し得る程度の導電性を有していればよい。前述のように、体積抵抗率が10-2Ω・cm以下であれば導電性であると定義する。また、体積抵抗率が、10Ω・cm以上であれば、絶縁性であると定義する。
 第一導電層71の膜厚は、コスト的な観点から20μm以下が好ましく、10μm以下がより好ましい。一方、第一導電層71のライン抵抗を所望の範囲とする観点から、膜厚は0.5μm以上が好ましく、1μm以上がより好ましい。
 第一導電層71は、導電性材料を含む。導電性材料としては、特に限定されず、例えば、銀、銅、ニッケル、錫、アルミニウム、クロム、銀、金、亜鉛、鉛、パラジウム、タングステンなどを用いることができる。導電性材料は、熱流動開始温度T1の低融点材料を含むことが好ましい。熱流動開始温度とは、加熱により材料が熱流動を生じ、低融点材料を含む層の表面形状が変化する温度であり、典型的には融点である。高分子材料やガラスでは、融点よりも低温で材料が軟化して熱流動を生じる場合がある。このような材料では、熱流動開始温度=軟化点と定義できる。軟化点とは、粘度が4.5×106Pa・sとなる温度である(ガラスの軟化点の定義に同じ)。
 低融点材料は、後述するアニール処理において熱流動を生じ、第一導電層71の表面形状に変化を生じさせるものであることが好ましい。そのため、低融点材料の熱流動開始温度T1は、後述のアニール温度Taよりも低温であることが好ましい。また、本発明においては、光電変換部50の耐熱温度よりも低温のアニール温度Taでアニール処理が行われることが好ましい。したがって、低融点材料の熱流動開始温度T1は、光電変換部の耐熱温度よりも低温であることが好ましい。
 光電変換部の耐熱温度とは、当該光電変換部を備える太陽電池あるいは太陽電池を用いて作製した太陽電池モジュールの特性が不可逆的に低下する温度である。例えば、ヘテロ接合太陽電池では、光電変換部50を構成する結晶シリコン基板は、500℃以上の高温に加熱された場合でも特性変化を生じ難いが、透明電極層や非晶質シリコン系薄膜は250℃程度に加熱されると、熱劣化を生じたり、ドープ不純物の拡散を生じ、太陽電池特性の不可逆的な低下を生じる場合がある。そのため、ヘテロ接合太陽電池においては、第一導電層71は、熱流動開始温度T1が250℃以下の低融点材料を含むことが好ましい。
 低融点材料の熱流動開始温度T1の下限は特に限定されない。アニール処理時における第一導電層の表面形状の変化量を大きくして、絶縁層9に開口部9hを容易に形成する観点から、第一導電層の形成時(金属シード形成工程)において、低融点材料は熱流動を生じないことが好ましい。例えば、塗布や印刷により第一導電層が形成される場合は、乾燥のために加熱が行われることがある。この場合は、低融点材料の熱流動開始温度T1は、第一導電層の乾燥のための加熱温度よりも高温であることが好ましい。かかる観点から、低融点材料の熱流動開始温度T1は、80℃以上が好ましく、100℃以上がより好ましい。
 低融点材料は、熱流動開始温度T1が上記範囲であれば、有機物であっても、無機物であってもよい。低融点材料は、導電性でも絶縁性でもよいが、導電性を有する金属材料であることが望ましい。低融点材料が金属材料であれば、第一導電層の抵抗値を小さくできるため、電解めっきにより第二導電層が形成される場合に、第二導電層の膜厚の均一性を高めることができる。また、低融点材料が金属材料であれば、光電変換部50と集電極7との間の接触抵抗を低下させることも可能となる。低融点材料としては、低融点金属材料の単体もしくは合金、複数の低融点金属材料の混合物を好適に用いることができ、例えば、インジウムやビスマス、ガリウム等が挙げられる。
 第一導電層71は、導電性材料として、上記の低融点材料に加えて、低融点材料よりも相対的に高温の熱流動開始温度T2を有する高融点材料を含有することが好ましい。第一導電層71が高融点材料を有することで、第一導電層と第二導電層とを効率よく導通させることができ、太陽電池の変換効率を向上させることができる。
 高融点材料の熱流動開始温度T2は、アニール温度Taよりも高いことが好ましい。すなわち、第一導電層71が低融点材料および高融点材料を含有する場合、低融点材料の熱流動開始温度T1、高融点材料の熱流動開始温度T2、およびアニール処理におけるアニール温度Taは、T1<Ta<T2を満たすことが好ましい。高融点材料は、絶縁性材料であっても導電性材料であってもよいが、第一導電層の抵抗をより小さくする観点から導電性材料が好ましい。また、低融点材料の導電性が低い場合は、高融点材料として導電性の高い材料を用いることにより、第一導電層全体としての抵抗を小さくすることができる。導電性の高融点材料としては、例えば、銀、アルミニウム、銅などの金属材料の単体もしくは、複数の金属材料を好ましく用いることができる。
 第一導電層71が低融点材料と高融点材料とを含有する場合、その含有比は、上低融点材料の粗大化による断線の抑止や、第一導電層の導電性、絶縁層への開口部の形成容易性(第二導電層の金属析出の起点数の増大)等の観点から、適宜に調整される。その最適値は、用いられる材料や粒径の組合せに応じて異なるが、例えば、低融点材料と高融点材料の重量比(低融点材料:高融点材料)は、5:95~67:33の範囲である。低融点材料:高融点材料の重量比は、10:90~50:50がより好ましく、15:85~35:65がさらに好ましい。
 第一導電層71の材料として、金属粒子等の粒子状低融点材料が用いられる場合、アニール処理による絶縁層への開口部の形成を容易とする観点から、低融点材料の粒径DLは、第一導電層の膜厚dの1/20以上であることが好ましく、1/10以上であることがより好ましい。低融点材料の粒径DLは、0.25μm以上が好ましく、0.5μm以上がより好ましい。なお、粒子が非球形の場合、粒径は、粒子の投影面積と等面積の円の直径(投影面積円相当径、Heywood径)により定義される。
 低融点材料の粒子の形状は特に限定されないが、扁平状等の非球形が好ましい。また、球形の粒子を焼結等の手法により結合させて非球形としたものも好ましく用いられる。一般に、金属粒子が液相状態となると、表面エネルギーを小さくするために、表面形状が球形となりやすい。アニール処理前の第一導電層の低融点材料が非球形であれば、アニール処理により熱流動開始温度T1以上に加熱されると、粒子が球形に近付くため、第一導電層の表面形状の変化量がより大きくなる。そのため、第一導電層71上の絶縁層9への開口部の形成が容易となる。
 第一導電層71の材料として上記のような低融点材料と高融点材料との組合せ以外に、材料の大きさ(例えば、粒径)等を調整することにより、アニール処理時の加熱による第一導電層の断線を抑制し、変換効率を向上させることも可能である。例えば、銀、銅、金等の高い融点を有する材料も、粒径が1μm以下の微粒子であれば、融点よりも低温の200℃程度あるいはそれ以下の温度T1’で焼結ネッキング(微粒子の融着)を生じるため、本発明の「低融点材料」として用いることができる。このような焼結ネッキングを生じる材料は、焼結ネッキング開始温度T1’以上に加熱されると、微粒子の外周部付近に変形が生じるため、第一導電層の表面形状を変化させ、絶縁層9に開口部を形成することができる。また、微粒子が焼結ネッキング開始温度以上に加熱された場合であっても、融点T2’未満の温度であれば微粒子は固相状態を維持するため、材料の粗大化による断線が生じ難い。すなわち、金属微粒子等の焼結ネッキングを生じる材料は、本発明における「低融点材料」でありながら、「高融点材料」としての側面も有しているといえる。
 第一導電層の形成材料には、上記の導電性材料(例えば、低融点材料および/または高融点材料)に加えて、絶縁性材料を含むことが好ましい。絶縁性材料としては、バインダー樹脂等を含有するペースト等を好ましく用いることができる。また、スクリーン印刷法により形成された第一導電層の導電性を十分向上させるためには、熱処理により第一導電層を硬化させることが望ましい。したがって、ペーストに含まれるバインダー樹脂としては、上記乾燥温度にて硬化させることができる材料を用いることが好ましく、エポキシ系樹脂、フェノール系樹脂、アクリル系樹脂等が適用可能である。第一導電層のペースト材料の硬化条件は、バインダーの種類等に応じて設定される。なお、導電性ペースト材料の硬化は、絶縁処理領域4aにおける一導電型結晶シリコン基板と逆導電型シリコン系層とのリーク除去のための加熱処理を兼ねるものでもよい。
 導電性材料が低融点材料を含む場合、バインダー樹脂の硬化とともに低融点材料の形状が変化し、アニール処理時に、低融点材料近傍の絶縁層に開口部(き裂)が生じやすくなる。なお、バインダー樹脂と導電性材料の比率は、いわゆるパーコレーションの閾値(導電性が発現する導電性材料含有量に相当する比率の臨界値)以上になるように設定すればよい。
 以上、第一導電層が印刷法により形成される場合を中心に説明したが、第一導電層の形成方法は印刷法に限定されるものではない。例えば、第一導電層は、パターン形状に対応したマスクを用いて、蒸着法やスパッタ法により形成されてもよい。第一導電層は、複数の層から構成されてもよい。例えば、光電変換部表面の透明電極層との接触抵抗が低い下層と、導電性材料を含む上層からなる積層構造であっても良い。このような構造によれば、透明電極層との接触抵抗の低下に伴う太陽電池の曲線因子向上が期待できる。また、低融点材料含有層と、高融点材料含有層との積層構造や、導電性材料の含有量が多い下層と、導電性材料の含有量が少ない上層の積層構造とすることにより、第一導電層のさらなる低抵抗化が期待できる。
(絶縁層)
 光電変換部50の第一の主面上に第一導電層71を形成後、その上に絶縁層9が形成される。前述のように、絶縁層9と保護層5aとは、同一の材料を用い同一の工程で形成された1つの層であることが好ましい。また、絶縁層9が、保護層5aとは別に形成される場合においても、絶縁層9の材料や形成方法は、保護層5aの材料や形成方法として前述したものが好ましい。
 絶縁層9が第一導電層形成領域(集電極形成領域)以外の領域にも形成される場合、光吸収が少ない材料を用いることが好ましい。絶縁層9は、光電変換部50の光入射面側に形成されるため、絶縁層による光吸収が小さければ、より多くの光を光電変換部へ取り込むことが可能となる。例えば、絶縁層9が透過率90%以上の十分な透明性を有する場合、絶縁層での光吸収による光学的な損失が小さいため、第二導電層形成後に絶縁層を除去することなく、そのまま太陽電池として使用することができる。そのため、太陽電池の製造工程を単純化でき、生産性をより向上させることが可能となる。絶縁層9が除去されることなくそのまま太陽電池として使用される場合、絶縁層9は、透明性に加えて、十分な耐候性、および熱・湿度に対する安定性を有する材料を用いることがより望ましい。
 また、絶縁層9の材料として、めっき液に対する化学的安定性が高い材料を用いれば、第二導電層形成時に、絶縁層がめっき液に溶解しにくいため、光電変換部表面へのダメージが生じにくくなる。また、第一導電層非形成領域上にも絶縁層9が形成される場合、絶縁層は、光電変換部50との付着強度が大きいことが好ましい。例えば、ヘテロ接合太陽電池では、絶縁層9は、光電変換部50表面の透明電極層6aとの付着強度が大きいことが好ましい。透明電極層と絶縁層との付着強度を大きくすることにより、第二導電層形成時に、絶縁層が剥離しにくくなり、透明電極層6a上への金属の析出を防ぐことができる。
 また、アニール処理における第一導電層の表面形状の変化に伴って生じる界面の応力等による開口部の形成を容易とする観点から、絶縁層9の材料は、破断伸びが小さい無機材料であることが好ましい。このような無機材料としては、酸化シリコン、窒化シリコン、酸化窒化シリコン、酸化アルミニウム、サイアロン(SiAlON)、酸化イットリウム、酸化マグネシウム、チタン酸バリウム、酸化サマリウム、タンタル酸バリウム、酸化タンタル、フッ化マグネシウム等が好ましく、屈折率を適宜に調整し得る観点からは、酸化シリコンや窒化シリコン等が特に好ましく用いられる。なお、これらの無機材料は、化学量論的(stoichiometric)組成を有するものに限定されず、酸素欠損等を含むものであってもよい。
 ヘテロ接合太陽電池やpn接合結晶シリコン系太陽電池等の結晶シリコン系太陽電池は、光閉じ込めのために、図1および図9に示すように、光電変換部50の表面にテクスチャ構造(凹凸構造)が形成される場合が多い。テクスチャの凹部や凸部にも精度よく膜形成できる観点からも、絶縁層はプラズマCVD法により形成されることが好ましい。緻密性が高い絶縁層を用いることにより、めっき処理時の透明電極層へのダメージを低減できることに加えて、透明電極層上への金属の析出を防止することができる。このように緻密性が高い絶縁膜は、光電変換部50内部の層(例えば、シリコン系薄膜3a,2a)に対しても、水や酸素などのバリア層として機能し得るため、太陽電池の長期信頼性の向上の効果も期待できる。
 また、絶縁層9は、第一導電層71と第二導電層72との付着力の向上にも寄与し得る。例えば、下地電極層であるAg層上にめっき法によりCu層が形成される場合、Ag層とCu層との付着力は小さいが、酸化シリコン等からなる絶縁層9上に電解めっきによりCu層(第二導電層)が形成されることにより、第一導電層と第二導電層の付着力が高められ、太陽電池の信頼性の向上が期待される。
 絶縁層9の膜厚は、絶縁層の材料や形成方法に応じて適宜設定される。低融点材料を含む第一導電層が形成される場合、絶縁層9の膜厚は、アニール処理における第一導電層の表面形状の変化に伴って生じる界面の応力等によって、絶縁層に開口部が形成され得る程度に薄いことが好ましい。かかる観点から、絶縁層9の膜厚は、1000nm以下であることが好ましく、500nm以下であることがより好ましい。また、第一導電層非形成領域における絶縁層9の光学特性や膜厚を適宜設定することで、光反射特性を改善し、光電変換部へ導入される光量を増加させ、変換効率をより向上させることが可能となる。このような効果を得るためには、絶縁層9の屈折率が、光電変換部50の表面(例えば透明電極層6a)の屈折率よりも低いことが好ましい。また、好適な反射防止特性を付与する観点から、絶縁層9の膜厚は30nm~250nmの範囲内で設定されることが好ましく、50nm~250nmの範囲内で設定されることがより好ましい。なお、第一導電層非形成領域にも絶縁層9が形成される場合、第一導電層形成領域上の絶縁層の膜厚と第一導電層非形成領域上の絶縁層の膜厚は異なっていてもよい。
(アニール処理)
 第一導電層71上に絶縁層9が形成された後、アニール処理により、絶縁層9に開口部9hが形成される(図11 A2)。アニール処理の際、第一導電層71が低融点材料の熱流動開始温度T1よりも高温のアニール温度Taに加熱され、低融点材料701が流動状態となるために、第一導電層71の表面形状が変化する。この変化に伴って、第一導電層71上の絶縁層9に変形が生じ、開口部9hが形成される。開口部9hは、例えばき裂状に形成される。絶縁層9に開口部9hが形成されると、電解めっきの際に、第一導電層71の表面の一部が、めっき液に曝されて導通するため、この導通部を起点として金属を析出させることが可能となる。
 アニール処理時のアニール温度(加熱温度)Taは、低融点材料の熱流動開始温度T1よりも高温、すなわちT1<Taであることが好ましい。アニール温度Taは、T1+1℃≦Ta≦T1+100℃を満たすことがより好ましく、T1+5℃≦Ta≦T1+60℃を満たすことがさらに好ましい。アニール温度は、第一導電層の材料の組成や含有量等に応じて適宜設定され得る。
 また、前述のごとく、アニール温度Taは、光電変換部50の耐熱温度よりも低温であることが好ましい。光電変換部の耐熱温度は、光電変換部の構成により異なる。例えば、透明電極層や非結晶質シリコン系薄膜を有するヘテロ接合太陽電池の耐熱温度は250℃程度である。そのため、ヘテロ接合太陽電池では、非晶質シリコン系薄膜およびその界面での熱ダメージ抑制の観点から、アニール温度は250℃以下に設定されることが好ましい。より高性能の太陽電池を実現するためにはアニール温度は200℃以下にすることがより好ましく、180℃以下にすることがさらに好ましい。これに伴って、第一導電層71の低融点材料の熱流動開始温度T1は、250℃未満であることが好ましく、200℃未満がより好ましく、180℃未満がさらに好ましい。
 一方、一導電型結晶シリコン基板の一主面上に逆導電型の拡散層を有するpn接合結晶シリコン系太陽電池は、非晶質シリコン薄膜や透明電極層を有していないため、耐熱温度は800℃~900℃程度である。そのため、250℃よりも高温のアニール温度Taでアニール処理が行われてもよい。
 絶縁層9に開口部9hを形成するためのアニール処理は、絶縁処理領域4aにおける一導電型結晶シリコン基板と逆導電型シリコン系層とのリーク除去のための加熱処理を兼ねるものでもよい。これにより、太陽電池の製造工程を簡素化し、生産性を高めることができる。
 なお、上記のようなアニール処理以外の方法でも、絶縁層に、第一導電層と第二導電層とを導通させるための開口部を形成することができる。例えば、第一導電層上に絶縁層を形成後、レーザ照射、機械的な孔開け、化学エッチング等の方法により、開口部を形成してもよい。また、第一導電層の形状(集電極のパターン形状)に対応する形状のマスクを用いて絶縁層を形成する場合や、第一導電層非形成領域に絶縁層材料をパターン印刷することにより、絶縁層9の形成と同時に開口部9hを形成できる。第一導電層71の表面凹凸構造を、光電変換部の表面凹凸構造よりも大きくして、その上に比較的薄膜の絶縁層を形成することによっても、絶縁層9の形成と同時に開口部9hを形成できる。これらの方法では、第一導電層71として低融点材料を含まない材料を用いた場合でも、絶縁層に開口部を形成できる。
 また、基板を加熱しながら絶縁層を形成することにより、絶縁層の形成と略同時に開口部を形成することもできる。例えば、絶縁層9の形成時に、第一導電層71の低融点材料701の熱流動開始温度T1よりも高い温度Tbに基板を加熱しながら、第一導電層71上に絶縁層9を製膜すれば、低融点材料が流動状態となっている第一導電層上に絶縁層9が製膜されるため、製膜と同時に製膜界面に応力が生じ、絶縁層に開口部が形成される。
 なお、絶縁層形成時の基板温度Tbとは、絶縁層の製膜開始時点の基板表面温度(「基板加熱温度」ともいう)を表す。一般に、絶縁層の製膜中の基板表面温度の平均値は、通常製膜開始時点の基板表面温度以上となる。したがって、絶縁層形成温度Tbが、低融点材料の熱流動開始温度Tよりも高温であれば、絶縁層に開口部等の変形を形成することができる。
(第二導電層(めっき金属層))
 絶縁層9に開口部9hを形成後に、電解めっき法により第二導電層72が形成される(図11 A3)。第一導電層71は絶縁層9により被覆されているが、絶縁層9に開口部9hが形成された部分では、第一導電層71が露出した状態である。そのため、第一導電層がめっき液に曝されることとなり、この開口部9hを起点として金属の析出が可能となる。このような方法によれば、集電極の形状に対応する開口部を有するレジスト材料層を設けずとも、集電極の形状に対応する第二導電層を電解めっき法により形成することができる。
 第二導電層は、複数の層から構成させても良い。例えば、Cu等の導電率の高い材料からなるめっき金属層72を、絶縁層の開口部を介して第一導電層71上に形成した後、その表面に化学的安定性に優れる金属層を形成することにより、低抵抗で化学的安定性に優れる集電極を形成することができる。例えば、第一の形態に関して前述したように、電解めっきにより形成されたCu等の金属層上に、その遊離拡散の抑制や集電極とインターコネクタとの接着性向上等の目的で、錫等の金属層を形成してもよい。
 電解めっきによる第二導電層形成後に、光電変換棒の表面に残留しためっき液を除去することにより、絶縁層9の開口部9h以外を起点として析出した金属を除去することができる。開口部9h以外を起点として析出する金属としては、例えば絶縁層9のピンホール等を起点とするものが挙げられる。このような不所望の析出金属が除去されることにより、遮光損が低減され、太陽電池特性をより向上させることが可能となる。
 本実施形態では、第二導電層形成後に、絶縁層9が除去されてもよい。例えば、保護層9として光吸収の大きい材料が用いられる場合は、保護層の光吸収による太陽電池特性の低下を抑制するために、保護層が除去されることが好ましい。保護層の除去方法は、化学的なエッチングや機械的研磨により行い得る。また、材料によってはアッシング(灰化)法も適用可能である。
 加熱処理による絶縁処理領域4aのリーク除去後であれば、絶縁処理領域4a上の保護層5aが除去されてもよい。ただし、モジュール化の際の加熱等により、集電極の金属等の不純物が絶縁処理領域からシリコン基板内部へ混入することを抑制するためには、絶縁層の除去が行われる場合でも、絶縁処理領域4a上の保護層5aは除去されないことが好ましい。絶縁処理領域は、発電には直接寄与しない領域であるため、絶縁処理領域上に光吸収の大きい材料からなる保護層が形成されていても、太陽電池特性の大幅な低下が生じることはない。なお、保護層9として光吸収の小さい材料が用いられる場合は、絶縁層9を除去する必要はない。
 図11 A1~A3では、溝状の絶縁処理領域4aが設けられた形態が図示されているが、図11 B1~B3に示すように、シリコン基板の割断により生じた絶縁処理領域(割断面)4bが設けられる場合でも、同様の工程により、絶縁層9の開口部9hを介して、第一導電層71上に電解めっきにより第二導電層72を形成できる。
<pn接合結晶シリコン系太陽電池への適用例>
 本発明の第二の形態も、ヘテロ接合太陽電池以外の結晶シリコン系太陽電池(例えばpn接合結晶シリコン系太陽電池)の製造に適用できる。pn接合結晶シリコン系太陽電池においても、絶縁処理領域4a上に絶縁性の保護層5aが形成されることにより、リーク除去のための加熱処理時のシリコン基板内部への不純物の混入を抑制できる。また、一導電型結晶シリコン基板表面の逆導電型シリコン系層上に絶縁層9(保護層5a)を形成後に、電解めっきにより第二導電層が形成されるため、めっき液中の不純物のシリコン基板内部への混入を抑制できる。
<モジュール化>
 上記第一の形態と同様、第二の形態により製造される太陽電池も、実用に供するに際して、モジュール化されることが好ましい。

Claims (15)

  1.  第一の主面および第二の主面を有する一導電型結晶シリコン基板の第一の主面側に逆導電型シリコン系層を有する光電変換部;および前記光電変換部の第一の主面上に形成された集電極、を備える結晶シリコン系太陽電池の製造方法であって、
     光電変換部を準備する光電変換部準備工程;
     光電変換部の第一の主面上に、電解めっき法により集電極が形成される集電極形成工程;
     前記光電変換部の第一の主面側または第二の主面側から前記一導電型結晶シリコン基板に達するようにレーザ照射を行うことにより、前記光電変換部の第一の主面と第二の主面との短絡が除去された絶縁処理領域が形成される絶縁処理工程;
     前記集電極上および/または前記絶縁処理領域上に、前記集電極に含まれる金属の一導電型結晶シリコン基板内への拡散を防止するための保護層が形成される保護層形成工程;および
     前記絶縁処理領域が加熱されることにより、前記絶縁処理工程で生じた一導電型結晶シリコン基板と逆導電型シリコン系層とのリークが除去される加熱処理工程、を有し、
     前記保護層形成工程よりも後に前記加熱処理工程が行われる、結晶シリコン系太陽電池の製造方法。
  2.  前記保護層形成工程において、前記集電極上に、前記保護層が形成される、請求項1に記載の結晶シリコン系太陽電池の製造方法。
  3.  前記光電変換部準備工程、前記集電極形成工程、前記絶縁処理工程、前記保護層形成工程、および前記加熱処理工程がこの順に行われる、請求項2に記載の結晶シリコン系太陽電池の製造方法。
  4.  前記光電変換部準備工程、前記集電極形成工程、前記保護層形成工程、前記絶縁処理工程、および前記加熱処理工程がこの順に行われる、請求項2に記載の結晶シリコン系太陽電池の製造方法。
  5.  前記集電極形成工程よりも前に、前記光電変換部の第一の主面上に金属シードが形成される、金属シード形成工程を有し、
     前記集電極形成工程において、前記金属シード上に、電解めっき法により集電極が形成される、請求項2~4のいずれか1項に記載の結晶シリコン系太陽電池の製造方法。
  6.  前記保護層形成工程において、前記集電極上に、導電性材料からなる保護層が形成される、請求項2~5のいずれか1項に記載の結晶シリコン系太陽電池の製造方法。
  7.  前記保護層形成工程よりも前に、前記絶縁処理工程;および前記光電変換部の第一の主面上に金属シードが形成される金属シード形成工程、を有し、
     前記保護層形成工程において、前記絶縁処理領域上および前記金属シード上に、前記保護層として絶縁性材料層が形成され、
     前記集電極形成工程において、前記金属シード上に、電解めっき法により集電極が形成される、請求項1に記載の結晶シリコン系太陽電池の製造方法。
  8.  前記金属シード形成工程において、低融点材料を含有する金属シードが形成され、
     前記保護層形成工程よりも後、かつ前記集電極形成工程よりも前に、前記金属シード中の低融点材料が熱流動を生じるように加熱が行われることにより、前記金属シード上の前記保護層に開口部が形成されるアニール工程が行われ、
     前記集電極形成工程において、前記開口部を起点として、電解めっき法により集電極が形成される、請求項7に記載の結晶シリコン系太陽電池の製造方法。
  9.  前記アニール工程は、一導電型結晶シリコン基板と逆導電型シリコン系層とのリーク除去のための前記加熱処理工程を兼ねて行われる、請求項8に記載の結晶シリコン系太陽電池の製造方法。
  10.  前記金属シードは、導電性ペースト材料の塗布により形成され、
     前記加熱処理工程において、一導電型結晶シリコン基板と逆導電型シリコン系層とのリークが除去されるとともに、前記導電性ペースト材料の硬化が行われる、請求項7~9のいずれか1項に記載の結晶シリコン系太陽電池の製造方法。
  11.  前記集電極形成工程において、電解めっき法により、銅を含む集電極が形成される、請求項1~10のいずれか1項に記載の太陽電池の製造方法。
  12.  前記絶縁処理工程において、光電変換部の第一の主面側からレーザ照射が行われることにより、前記光電変換部の前記逆導電型シリコン系層と、前記一導電型結晶シリコン基板とが除去された絶縁処理領域が形成される、請求項1~11のいずれか1項に記載の太陽電池の製造方法。
  13.  前記加熱処理工程における加熱温度が、150℃~250℃である、請求項1~12のいずれか1項に記載の太陽電池の製造方法。
  14.  前記光電変換部は、
      前記一導電型結晶シリコン基板の第一の主面側に、前記逆導電型シリコン系層として逆導電型シリコン系薄膜を有し、前記逆導電型シリコン系薄膜上に第一透明電極層を有し、
      前記一導電型結晶シリコン基板の第二の主面側に、一導電型シリコン系層および第二透明電極層を有する、
     請求項1~13のいずれか1項に記載の結晶シリコン系太陽電池の製造方法。
  15.  複数の結晶シリコン系太陽電池が電気的に接続された結晶シリコン系太陽電池モジュールの製造方法であって、
     請求項1~14のいずれか1項に記載の方法により結晶シリコン系太陽電池が製造される工程;
     前記結晶シリコン系太陽電池の複数が電気的に接続され、太陽電池ストリングが形成される工程;および
     前記太陽電池ストリングが封止される工程、
    をこの順に有する、結晶シリコン系太陽電池モジュールの製造方法。
