Abstract
본 발명은 고효율 COB LED 패키지에 관한 것으로, LED 칩이 실장되는 금속기판의 상부면에 화이트 PSR(Photosensitive resists)의 반사판을 도포 또는 코팅처리하여 LED 칩에서 발생되는 광의 CRI(Color Rendering Index) 및 반사효율을 증대시킬 수 있으며, LED 칩이 몰딩되기 위하여 반사판에 형성되는 홀의 크기를 LED 칩의 크기보다 크게 하여 여분의 공간을 형성함으로써 홀에 LED 칩의 접착 시 홀 내에 충진된 에폭시가 여분의 공간으로 이동되면서 LED 칩의 하부면에만 위치함과 동시에 LED 칩의 접착 시 에폭시가 LED 칩의 에지로 올라와 LED 칩의 에지 및 측면 간섭을 방지할 수 있어 LED 칩의 발광효율을 증대시킬 수 있는 고효율 COB LED 패키지를 제공하기 위한 것으로서, 그 기술적 구성은, 판형상체로 형성되되, 양극 단자와 음극 단자가 형성되는 금속기판; 금속기판의 상부면 중심부에 도포 및 코팅되는 반사판; 반사판 상에 설치되되, 와이어에 의해 상기 양극 단자와 음극 단자에 전기적으로 연결되는 적어도 하나 이상의 LED 칩; 및 금속기판의 상부면 가장자리에 적층구비되되, 그 중심부에 중공형상의 충진공간을 갖으며, 각 전극의 길이방향 일측 단부를 외부로 노출시키기 위한 전극홈이 형성되는 인쇄회로기판; 을 포함하는 구성으로 이루어지는 것을 특징으로 한다.
Description
본 발명은 LED 패키지에 관한 것으로, 보다 상세하게는 LED 칩에서 발생되는 광의 CRI(Color Rendering Index) 및 반사효율을 증대시키고, LED 칩의 접착 시 에폭시가 LED 칩의 후면에만 도포되어 LED 칩의 발광효율을 증대시킬 수 있는 고효율 COB LED 패키지에 관한 것이다.
일반적으로, LED(Light-Emitting Diode : 발광다이오드)는 갈륨비소 등의 화합물에 전류를 흘려 빛을 발산하는 반도체 소자이다.
이러한 LED(Light-Emitting Diode)는 상, 하부에 전극을 붙인 전도물질에 전류가 통과하면서 전자 및 정공이라고 불리는 플러스 전하입자가 이 전극 중앙에 결합하여 빛의 광자를 발산하는 구조로 이루어지며, 물질의 특성에 따라 빛의 색상이 달라진다.
여기서, 적외선용으로 사용되는 LED(Light-Emitting Diode)는 비소화갈륨(GaAs)이 적용되고, 적외선 또는 붉은색용으로 사용되는 LED(Light-Emitting Diode)는 비소화갈륨알루미늄(GaAlAs)이 적용되며, 붉은색·주황색 또는 노란색용으로 사용되는 LED(Light-Emitting Diode)는 인화갈륨비소(GaAsP)가 적용되고, 붉은색·녹색 또는 노란색용으로 사용되는 LED(Light-Emitting Diode)는 인화갈륨(GaP)이 적용되며, 백색으로 사용되는 LED(Light-Emitting Diode)는 갈륨나이트(GaN)에 희토류 물질인 희토류 물질인 Cr·Tm·Tb를 활성이온으로 하는 형광체가 혼합되어 적용된다.
한편, LED(Light-Emitting Diode)는 램프형(Lamp type) LED와 표면실장형(SMD : Surface Mount Divice type) LED로 분류된다.
여기서, 상기 램프형 LED는 기판의 상측에 2개의 리드 프레임(금속 전극)을 형성하여 LED 모듈(Module)을 실장하고, 그 외측에 수지를 몰딩(Molding)하여 렌즈를 형성한 것으로, 열 저항이 크고, 열 방출이 어려워 고출력용으로의 활용이 어렵다는 문제점이 있었다.
그리고, 상기 표면실장형 LED는 세라믹 또는 인쇄회로기판(PCB : Printed Circuit Board)으로 형성된 기판 상에 LED 모듈(Module)을 본딩(Bonding)하고, 그 상부에 수지를 몰딩(Molding)하여 렌즈를 형성한 것으로, 램프형 LED에 비하여 LED 모듈(Module)에서 발생되는 열을 용이하게 방출할 수 있다는 장점이 있으며, 휘도가 향상되면서 컬러형 전광판 및 조명 장치 등 여러 분야에서 널리 활용되고 있다.
한편, 상술한 바와 같은 LED 패키지는 도 1에서 도시하고 있는 바와 같이, 판형상체로 형성되되, 양극 단자와 음극 단자가 형성되는 금속기판(110)의 중심부에 적어도 하나 이상의 LED 칩(150)이 다이본딩(Die Bonding)되고, 상기 금속기판(110)의 상부면 가장자리에 테두리부로 이루어지는 프레임형상의 몰딩부(170)가 형성되며, 상기 LED 칩(150)이 와이어(151)에 의해 각 단자와 와이어본딩(Wire Bonding)되어 전기적으로 연결되는 구성으로 이루어진다.
그리고, 상기 LED 패키지(100)의 금속기판(110) 상부 및 몰딩부(170)의 내측에 실리콘 충진액 및 형광물질(Phosphor) 등의 액상물질이 충진되기 위한 중공형태의 충진공간(171)이 형성된다.
여기서, 상기 LED 패키지(100)는 외부에서 공급되는 전원의 인가로 인해 LED 칩(150)이 발광하고, 상기 LED 칩(150)에서 발생되는 광이 실리콘 충진액 및 형광물질(Phosphor) 등의 액상물질을 통하여 외부로 발광하도록 이루어진다. 즉, 상기 LED 패키지(100)의 LED 칩(150)이 발광하는 경우, 상기 LED 칩(150)을 기준으로 전면과 각 측면에서 광이 발생하고, 상기 LED 칩(150) 전체에서 발생되는 광이 실리콘 충진액 및 형광물질(Phosphor) 등의 액상물질을 통하여 발광한다.
그러나, 상술한 바와 같은 구조를 갖는 LED 패키지는 LED 칩 전체에서 발생되는 전체 광이 LED 패키지의 전면측으로 발광하기 어렵다는 문제점이 있었다.
즉, 상기 LED 패키지의 LED 칩 전면에서 발생하는 전체 광이 실리콘 충진액 및 형광물질(Phosphor)을 통하여 LED 패키지의 전면측으로 발광하는 구조로 이루어지나, 상기 LED 칩의 각 측면에서 발생하는 광의 일부만이 실리콘 충진액 및 형광물질(Phosphor)을 통하여 LED 패키지의 전면측으로 발광하고, 상기 LED 칩의 후면에서 발생하는 광의 대부분은 LED 패키지의 전면측으로 발광하지 못한다는 문제점이 있었다.
다시 말하면, 상기 LED 칩의 전면에서 발생하는 광은 실리콘 충진액 및 형광물질(Phosphor)을 통하여 LED 패키지의 전면측으로 발광하나, 상기 LED 칩의 각 측면에서 발생하는 광 중 일부는 실리콘 충진액 및 형광물질(Phosphor)을 통하여 LED 패키지의 전면측으로 발광하고, 나머지 일부는 금속기판을 통하여 손실되며, 상기 LED 칩의 후면에서 발생하는 광은 LED 칩이 설치되는 금속기판에 의해 대부분 손실되는 등 LED 칩에서 발생하는 광의 상당 부분이 손실되어 LED 패키지의 발광 효율이 저하된다는 문제점이 있었다.
한편, 상기 LED 패키지의 금속기판 상부면에 LED 칩의 접착 시 상기 금속기판 상에 LED 칩을 설치하기 위한 홀을 형성하고, 상기 홀에 에폭시를 도포한 후 LED 칩을 접착처리한다.
그러나, 상술한 바와 같이, 상기 금속기판의 상부면에 LED 칩을 설치하기 위한 홀을 형성한 후 상기 홀에 에폭시를 도포하고, 홀에 LED 칩을 접착시킬 경우, 상기 홀 내부에 충진되어 있는 에폭시가 홀 외부로 누출되고, 누출된 에폭시의 일부가 LED 칩의 에지 및 측면에 들러 붙어 LED 칩을 오염시킴과 동시에 LED 칩의 발광 부분을 가림으로써 LED 칩의 발광 효율을 저하시킨다는 문제점이 있었다.
본 발명은 상기한 바와 같은 문제점을 해결하기 위하여 안출된 것으로, LED 칩이 실장되는 금속기판의 상부면에 화이트 PSR(Photosensitive resists)의 반사판을 도포 또는 코팅처리하여 LED 칩에서 발생되는 광의 CRI(Color Rendering Index) 및 반사효율을 증대시킬 수 있는 고효율 COB LED 패키지를 제공하는 것을 목적으로 한다.
또한, 본 발명은, LED 칩이 몰딩되기 위하여 반사판에 형성되는 홀의 크기를 LED 칩의 크기보다 크게 하여 여분의 공간을 형성함으로써 홀에 충진되는 에폭시의 균일한 도포가 가능하고, 홀에 LED 칩의 접착 시 홀 내에 충진된 에폭시가 여분의 공간으로 이동되면서 LED 칩의 하부면에만 위치함과 동시에 LED 칩의 접착 시 에폭시가 LED 칩의 에지로 올라와 LED 칩의 에지 및 측면 간섭을 방지할 수 있어 LED 칩의 발광효율을 증대시킬 수 있는 고효율 COB LED 패키지를 제공하는 것을 목적으로 한다.
상기한 바와 같은 목적을 달성하기 위하여 본 발명은, 판형상체로 형성되되, 양극 단자와 음극 단자가 형성되는 금속기판; 금속기판의 상부면 중심부에 도포 및 코팅되는 반사판; 반사판 상에 설치되되, 와이어에 의해 상기 양극 단자와 음극 단자에 전기적으로 연결되는 적어도 하나 이상의 LED 칩; 및 금속기판의 상부면 가장자리에 적층구비되되, 그 중심부에 중공형상의 충진공간을 갖으며, 각 전극의 길이방향 일측 단부를 외부로 노출시키기 위한 전극홈이 형성되는 인쇄회로기판; 을 포함하는 구성으로 이루어지는 것을 특징으로 한다.
바람직하게는, 반사판은 화이트 PSR(Photosensitive resists)로 이루어진다.
여기서, 반사판에 LED 칩이 설치되기 위한 적어도 하나 이상의 홀이 관통형성되되, 홀이 LED 칩 보다 크게 형성된다.
*이때, 홀은 그 중심부에 사각형상의 LED 칩 실장홀이 형성되고, LED 칩 실장홀에 충진되는 에폭시가 이동되도록 LED 칩 실장홀의 양 측에 슬롯형태의 여분의 공간이 형성되어 십자형상으로 이루어진다.
그리고, 홀은 그 중심부에 원형상의 LED 칩 실장홀이 형성되고, LED 칩 실장홀에 충진되는 에폭시가 이동되도록 LED 칩 실장홀에 원주방향으로 적어도 하나 이상의 슬롯형태의 여분의 공간이 형성된다.
또한, 홀은 그 중심부에 타원형상의 LED 칩 실장홀이 형성되고, LED 칩 실장홀에 충진되는 에폭시가 이동되도록 LED 칩 실장홀에 원주방향으로 적어도 하나 이상의 슬롯형태의 여분의 공간이 형성된다.
이상에서 설명한 바와 같이 상기와 같은 구성을 갖는 본 발명은, 화이트 PSR(Photosensitive resists)의 반사판을 도포 또는 코팅처리하여 LED 칩의 각 측면 및 후면에서 발생되는 광을 LED 칩의 전면으로 반사하기가 용이하고, 이로 인해 광의 CRI(Color Rendering Index) 및 반사효율을 증대시킬 수 있으며, LED 칩이 접착되기 위해 에폭시가 충진되는 홀에 여분의 공간을 형성함으로써 홀에 충진되는 에폭시의 균일한 도포가 가능하고, 홀 내에 충진되는 에폭시가 LED 칩의 에지로 올라와 LED 칩을 오염시키는 것을 방지함과 동시에 에폭시에 의한 LED 칩의 에지 및 측면 간섭을 방지할 수 있어 LED 패키지의 발광효율을 증대시킬 수 있다는 등의 효과를 거둘 수 있다.

도면에서 도시하고 있는 바와 같이, 본 발명에 의한 고효율 COB(Chip On Board) LED(Light-Emitting Diode) 패키지(1)는 금속기판(10)과 반사판(30)과 LED(Light-Emitting Diode) 칩(50) 및 인쇄회로기판(PCB : Printed Circuit Board : 70)을 포함하여 구성된다.
상기 금속기판(10)은 판형상체로서, 양극 단자와 음극 단자가 형성되고, 열전도도가 우수한 금속 재질로 이루어진다. 이를 위하여 상기 금속기판(10)은 구리(Cu), 스테인레스강(Stainless Steel), 알루미늄(Al), 니켈(Ni), 마그네슘(Mg), 아연(Zn) 및 탄탈륨(Ta) 중 어느 하나의 재질로 형성된다.
본 발명의 일 실시예에서는 상기 금속기판이 구리(Cu), 스테인레스강(Stainless Steel), 알루미늄(Al), 니켈(Ni), 마그네슘(Mg), 아연(Zn) 및 탄탈륨(Ta) 중 어느 하나의 재질로 이루어져 있으나, 상기 금속기판(10)이 구리(Cu), 스테인레스강(Stainless Steel), 알루미늄(Al), 니켈(Ni), 마그네슘(Mg), 아연(Zn) 및 탄탈륨(Ta) 중 적어도 어느 하나 이상의 합금 재질로 이루어지는 것도 가능하ㄱ고, 보다 바람직하게는 상기 금속기판은 특성상 알루미늄(Al) 재질로 이루어진다.
상기 반사판(30)은 상기 금속기판의 상부면 중심부에 도포 및 코팅된다. 즉, 상기 반사판(30)은 상기 금속기판에 설치되는 LED 칩(50)에서 발생되는 광을 반사하기 위하여 상기 금속기판(10)의 상부면 중심부에 도포 및 코팅되고, 상기 반사판(30)에 의하여 LED 칩(50)의 측면 및 후면에서 발생되는 광이 LED 칩(50)의 전면측으로 반사되어 발광효율을 향상시킨다.
여기서, 상기 반사판(30)은 화이트 PSR(White Photosensitive resists)로 이루어진다. 즉, 상기 반사판(30)은 LED 칩(50)의 각 측면 및 후면에서 발생되는 광을 전면측으로 반사시키 위하여 화이트 PSR(Photosensitive resists)로 이루어진다.
본 발명의 일 실시예에서는 상기 반사판(30)이 화이트 PSR로 이루어져 있으나, 상기 LED 칩(50)의 각 측면 및 후면에서 발생되는 광을 전면측으로 반사하기 용이하다면 상기 반사판(30)이 기타 다양한 색상 또는 화이트(White) 도료 등 기타 다양한 재질로 이루어지는 것도 가능하고, 요구되는 LED 패키지(1)의 사양에 따라 다양하게 적용가능하다.
상기 LED 칩(50)은 적어도 하나 이상으로 구비되되, 상기 금속기판(10) 상에 형성되는 반사판(30)에 설치된다.
여기서, 상기 LED 칩(50)은 와이어(51)에 의해 상기 반사판(30)의 양 측에 각각 구비되는 전극(32)에 전기적으로 연결된다. 즉, 상기 LED 칩(50)은 반사판(30)의 양 측에 각각 구비되되, 상기 금속기판(10)의 상부면 상에 구비되는 전극(32)과 와이어(51)에 의해 전기적으로 연결되며, 외부로부터 인가되는 전기가 LED 칩(50)에 공급된다.
상기 인쇄회로기판(PCB : Printed Circuit Board : 70)은 회로 패턴을 갖으며, 상기 금속기판(10)의 가장자리에 적층설치되되, 테두리부로만 구성된 프레임형상체로 형성된다. 즉, 상기 인쇄회로기판(70)은 상기 금속기판(10)의 상부면에 적층설치되되, 상기 금속기판(10)의 가장자리 상부면에 위치하도록 테두리부만으로 구성된 프레임형상체로서, 상기 테두리부의 내측에 실리콘 충진액 또는 형광물질(Phosphor) 등의 액상물질이 충진되기 위한 충진공간(71)이 중공형태로 형성된다.
여기서, 상기 인쇄회로기판(70)의 테두리부 내측에 형성되는 중공형태의 충진공간(71)에 실리콘 충진액 또는 형광물질(Phosphor)을 충진하여 LED 칩(50)에서 발생되는 광의 굴절률을 향상시키도록 이루어지는 것이 바람직하나, 상기 충진공간(71)에 투명 EMC(Epoxy Molding Compound), 글래스(Glass), 실리콘, 에폭시 또는 기타 투명한 수지 등이 충진되도록 이루어지는 것도 가능하다.
한편, 상기 인쇄회로기판(70)에는 상기 각 전극(32)의 길이방향 일측 단부를 외부로 노출시키기 위한 전극홈(73)이 각각 형성된다.
상기한 바와 같이 상기 인쇄회로기판(70)에 전극홈(73)이 형성됨으로써 상기 금속기판(10) 상에 구비되는 각 전극(32)의 단부가 외부로 노출되며, 상기 전극홈(73)에 의해 노출되는 각 전극(32)을 통하여 외부의 전기가 공급되고, 외부로 부터 공급되는 전기가 와이어(51)에 의해 전기적으로 연결되는 LED 칩(50)에 공급된다.
여기서, 상기 인쇄회로기판(70)의 테두리부의 폭 및 높이는 LED 칩(50)의 크기 및 실장효율을 고려하여 제작되는 것이 바람직하며, 상기 테두리부의 폭은 금속기판(10) 면적의 0.5 내지 10.0% 정도로 이루어지는 것이 바람직하고, 보다 바람직하게는 상기 테두리부(51)의 폭은 1.5 내지 5.0% 정도로 이루어진다.
한편, 상기 금속기판(10) 상에 형성되는 반사판(30)에 상기 LED 칩(50)이 설치되기 위한 홀(31)이 적어도 하나 이상 관통형성되되, 상기 홀(31)은 LED 칩(50) 보다 크게 형성된다.
즉, 상기 금속기판(10) 상부면에 도포 및 코팅형성되는 반사판(30)에 LED 칩(50)이 실버 에폭시 등의 에폭시에 의해 접착설치되기 위한 홀(31)이 형성되되, 상기 홀(31)의 크기가 상기 LED 칩(50)의 크기보다 크게 형성된다.
상기한 바와 같이, 상기 LED 칩(50)이 설치되기 위한 홀(31)의 크기를 상기 LED 칩(50)의 크기 보다 크게하여 홀(31)에 여분의 공간(35)을 형성함으로써 상기 홀(31)에 LED 칩(50)의 접착설치 시 상기 홀(31) 내에 충진되어 있는 실버 에폭시가 여분의 공간(35)으로 이동되면서 LED 칩(50)의 후면에만 접착 및 부착된다.
이렇게 상기 홀(31)에 여분의 공간(35)을 형성함으로써 실버 에폭시로 LED 칩(50)을 홀(31)에 접착설치 시 실버 에폭시가 여분의 공간(35)으로 이동되는 등 유동 범위가 커져 상기 홀(31)에 LED 칩(50)의 설치 시 LED 칩(50)의 에지 및 측면에 부착되거나, LED 칩(50)을 오염시키지 않으며, LED 칩(50)의 발광 부분을 가리거나, 저해시키지 않아 발광효율을 향상시킬 수 있다.
이를 위하여 도 5에서 도시하고 있는 바와 같이, 상기 홀(31)은 그 중심부에 사각형상의 LED 칩 실장홀(33)이 형성되고, 상기 LED 칩 실장홀(33)에 LED 칩(50)의 설치 시 LED 칩 실장홀(33)에 충진되는 에폭시가 이동되도록 상기 LED 칩 실장홀(33)의 양 측에 슬롯형상의 여분의 공간(35)이 형성되는 십자형상으로 이루어진다.
상기한 바와 같은 구조에 의하여 상기 홀(31)에 LED 칩(50)의 설치 시 사각형상으로 형성되는 상기 LED 칩 실장홀(33)에 충진된 실버 에폭시가 LED 칩(50)의 가압에 의해 LED 칩 실장홀(33)에서 그 양 측에 슬롯형태로 형성되는 여분의 공간(35)으로 이동됨으로써 상기 LED 칩 실장홀(33)에 충진된 실버 에폭시가 LED 칩 실장홀(33) 내부에서 외부로 이동되어 누출되거나, 이로 인해 LED 칩(50)의 에지 및 각 측면에 부착되어 LED 칩(50)을 오염시키는 것이 방지된다.
본 발명의 일 실시예에서는 상기 홀(31)의 중심부에 사각형상의 LED 칩 실장홀(33)이 형성되고, 상기 LED 칩 실장홀(33)의 양 측에 슬롯형태의 여분의 공간(35)이 형성되는 십자형상으로 이루어져 상기 LED 칩 실장홀(33)에 충진되는 에폭시가 LED 칩(50)의 접착에 따른 가압에 의해 여분의 공간(35)으로 이동되도록 이루어져 있으나, 도 6에서 도시하고 있는 바와 같이, 상기 홀(31)의 중심부에 원형상의 LED 칩 실장홀(33)이 형성되고, 상기 LED 칩 실장홀(33)의 원주방향에 상기 LED 칩 실장홀(33) 내에 충진되는 에폭시가 이동되기 위한 슬롯형상의 여분의 공간(35)이 적어도 하나 이상 형성되도록 이루어지는 것도 가능하다.
즉, 상기 홀(31)의 중심부에 실버 에폭시가 충진되기 위한 원형상의 LED 칩 실장홀(33)이 형성되고, 상기 LED 칩 실장홀(33)의 원주방향에 슬롯형태의 여분의 공간(35)이 십자형상으로 형성되어 상기 홀(31)의 LED 칩 실장홀(33)에 LED 칩(50)의 설치 시 원형상의 LED 칩 실장홀(33) 내에 충진된 실버 에폭시가 LED 칩(50)의 가압에 의해 LED 칩 실장홀(33)의 원주방향에 슬롯형태로 형성되는 여분의 공간(35)으로 이동되도록 이루어지는 것도 가능하다.
본 실시예에서는 상기 홀(31)의 중심부에 원형상의 LED 칩 실장홀(33)이 형성되고, 상기 LED 칩 실장홀(33)의 원주방향에 슬롯형태의 여분의 공간(35)이 십자형상으로 형성되는 구조로 이루어져 있으나, 상기 홀(31)의 중심부에 원형상으로 형성되는 LED 칩 실장홀(33)의 원주방향에 슬롯형태의 여분의 공간(35)이 "×" 형상으로 형성되는 것도 가능하다.
또한, 본 실시예에서는 상기 홀(31)의 중심부에 원형상으로 형성되는 LED 칩 실장홀(33)의 원주방향에 슬롯형태의 여분의 공간(35)이 4개 형성되어 있으나, 상기 여분의 공간(35)의 갯수는 이에 한정하지 아니한다.
한편, 본 실시예에서는 상기 홀(31)의 LED 칩 실장홀(33)이 원형상으로 형성되고, 상기 원형상으로 형성되는 LED 칩 실장홀(33)의 원주방향에 슬롯형태의 여분의 공간(35)이 십자형상으로 형성되는 구조로 이루어져 있으나, 도 7에서 도시하고 있는 바와 같이, 상기 홀(31)의 LED 칩 실장홀(33)이 타원형상으로 형성되고, 상기 LED 칩 실장홀(33)의 원주방향에 슬롯형태의 여분의 공간(35)이 십자형상으로 형성되는 것도 가능하다.
본 실시예에서도, 상기 홀(31)의 중심부에 형성되되, 실버 에폭시가 충진되는 타원형상의 LED 칩 실장홀(33)에 LED 칩(50)의 설치 시 타원형상의 LED 칩 실장홀(33) 내에 충진된 실버 에폭시가 LED 칩(50)의 접착을 위한 가압에 의해 LED 칩 실장홀(33)에서 그 원주방향으로 형성되는 슬롯형상의 여분의 공간(35)으로 이동되도록 이루어진다.
또한, 본 실시예에서도 상기 홀(31)의 중심부에 타원형상으로 형성되는 LED 칩 실장홀(33)의 원주방향에 슬롯형태의 여분의 공간(35)이 "×" 형상으로 형성되는 것도 가능하며, 상기 타원형상으로 형성되는 LED 칩 실장홀(33)의 원주방향에 여분의 공간(35)의 갯수 또한 다양하게 변경가능하게 이루어진다.
상기한 바와 같은 구조에 의하여 상기 반사판(30)에 형성되는 홀(31)에 LED 칩(50)의 접착설치 시 LED 칩 실장홀(33)에 충진되는 실버 에폭시가 여분의 공간(35)으로 이동되면서 퍼짐으로써 상기 LED 칩 실장홀(33)에 충진된 실버 에폭시가 외부로 누출되지 않으며, 이로 인해 실버 에폭시가 LED 칩(50)의 에지 및 측면에 실버 에폭시가 부착되지 않아 LED 칩(50)의 발광효율을 향상시킬 수 있다.
본 발명의 일 실시예에서는 상기 홀(31)이 사각형상, 원형상 또는 타원형상의 LED 칩 실장홀(33)과 상기 LED 칩 실장홀(33)에 여분의 공간(35)이 형성되는 구조로 이루어져 있으나, 상기 홀(31)이 상기 LED 칩 실장홀(33)의 크기보다 크게 형성되고, 상기 홀(31)에 충진되는 에폭시가 LED 칩(50)의 접착설치 시 홀(31) 내부에서 외부로 누출되지 않는다면 상기 홀(31)이 단순히 LED 칩(50) 보다 크기가 큰 사각형상, 원형상 또는 타원형상으로 형성되는 것도 가능하며, 상기 홀(31)의 형상, 크기 등은 다양하게 변경실시가능하다.
이상, 본 발명은 특정의 실시예와 관련하여 도시 및 설명하지만, 첨부 특허청구의 범위에 나타난 발명의 사상 및 영역으로부터 벗어나지 않는 한도 내에서 다양한 개조 및 변화가 가능하다는 것은 당업계에서 통상의 지식을 가진 자라면 누구나 쉽게 알 수 있을 것이다.

Claims (6)
- 판형상체로 형성되되, 양극 단자와 음극 단자가 형성되는 금속기판;상기 금속기판의 상부면 중심부에 도포 및 코팅되는 반사판;상기 반사판 상에 설치되되, 와이어에 의해 상기 양극 단자와 음극 단자에 전기적으로 연결되는 적어도 하나 이상의 LED 칩; 및상기 금속기판의 상부면 가장자리에 적층구비되되, 그 중심부에 중공형상의 충진공간을 갖으며, 상기 각 전극의 길이방향 일측 단부를 외부로 노출시키기 위한 전극홈이 형성되는 인쇄회로기판;을 포함하는 구성으로 이루어지는 것을 특징으로 하는 고효율 COB LED 패키지.
- 청구항 1에 있어서,상기 반사판은 화이트 PSR(Photosensitive resists)로 이루어지는 것을 특징으로 하는 고효율 COB LED 패키지.
- 청구항 1에 있어서,상기 반사판에 LED 칩이 설치되기 위한 적어도 하나 이상의 홀이 관통형성되되, 상기 홀이 LED 칩 보다 크게 형성되는 것을 특징으로 하는 고효율 COB LED 패키지.
- 청구항 3에 있어서,상기 홀은 그 중심부에 사각형상의 LED 칩 실장홀이 형성되고, 상기 LED 칩 실장홀에 충진되는 에폭시가 이동되도록 LED 칩 실장홀의 양 측에 슬롯형태의 여분의 공간이 형성되어 십자형상으로 이루어지는 것을 특징으로 하는 고효율 COB LED 패키지.
- 청구항 3에 있어서,상기 홀은 그 중심부에 원형상의 LED 칩 실장홀이 형성되고, 상기 LED 칩 실장홀에 충진되는 에폭시가 이동되도록 LED 칩 실장홀에 원주방향으로 적어도 하나 이상의 슬롯형태의 여분의 공간이 형성되는 것을 특징으로 하는 고효율 COB LED 패키지.
- 청구항 3에 있어서,상기 홀은 그 중심부에 타원형상의 LED 칩 실장홀이 형성되고, 상기 LED 칩 실장홀에 충진되는 에폭시가 이동되도록 LED 칩 실장홀에 원주방향으로 적어도 하나 이상의 슬롯형태의 여분의 공간이 형성되는 것을 특징으로 하는 고효율 COB LED 패키지.
