화학식 1로 표현되는 부분을 포함하고 말단에 규소 결합된 알케닐 기(Si-Vi)를 가지는 제1 폴리실록산, 그리고 말단에 규소 결합된 수소(Si-H)를 가지는 제2 폴리실록산을 포함하는 봉지재 조성물, 상기 봉지재 조성물을 경화하여 얻은 봉지재 및 상기 봉지재를 포함하는 전자 소자에 관한 것이다.

발광 다이오드(light emitting diode, LED), 유기 발광 장치(organic light emitting diode device, OLED device) 및 광 루미네선스 소자(photoluminescence device, PL device) 등의 발광 소자는 가정용 가전 제품, 조명 장치, 표시 장치 및 각종 자동화 기기 등의 다양한 분야에서 응용되고 있다.
이들 발광 소자는 발광부에서 청색, 적색 및 녹색과 같은 발광 물질의 고유의 색을 표시할 수 있으며, 서로 다른 색을 표시하는 발광부를 조합하여 백색을 표시할 수 있다.
이러한 발광 소자는 일반적으로 패키징(packaging) 또는 밀봉(encapsulation)된 구조의 봉지재(encapsulant)를 포함한다. 이러한 봉지재는 발광부로부터 방출된 빛이 외부로 통과할 수 있는 투광성 수지인 봉지재 조성물로부터 만들어질 수 있다.
일 구현예는 봉지재의 신뢰성을 개선할 수 있는 봉지재 조성물을 제공한다.
다른 구현예는 상기 봉지재 조성물을 경화하여 얻어진 봉지재를 제공한다.

상기 제1 폴리실록산은 상기 봉지재 조성물의 총 함량에 대하여 약 10 내지 50중량%로 포함될 수 있고, 상기 제2 폴리실록산은 상기 봉지재 조성물의 총 함량에 대하여 약 20 내지 60중량%로 포함될 수 있고, 상기 제3 폴리실록산은 상기 봉지재 조성물의 총 함량에 대하여 약 30 내지 70중량%로 포함될 수 있다.
다른 구현예에 따르면, 상기 봉지재 조성물을 경화하여 얻은 봉지재를 제공한다.
또 다른 구현예에 따르면, 상기 봉지재를 포함하는 전자 소자를 제공한다.
봉지재의 내열성을 높이고 투습도 및 산소투과도를 낮춤으로써 봉지재의 신뢰성을 개선할 수 있다.

상기 제1 폴리실록산은 사슬 구조, 망상 구조 또는 이들의 혼합 구조의 실록산 부분이 반복 배열될 수 있으며, 구조 중에 상기 화학식 1로 표현되는 부분을 포함할 수 있다.
상기 제1 폴리실록산은 상기 화학식 1로 표현되는 부분을 포함함으로써 경화시 규소(Si)와 규소(Si) 사이에 위치히는 알케닐렌기에서 가교 반응성을 높일 수 있고 이에 따라 봉지재의 가교 밀도를 높일 수 있다. 이와 같이 봉지재의 가교 밀도를 높임으로써 내열성을 개선할 수 있을 뿐만 아니라 열팽창에 따른 부피 변화에 대하여 완충 역할을 하여 표면에 크랙이 발생하거나 하부막으로부터 이탈되는 것을 방지할 수 있다. 또한 경화시 봉지재 내에 규소(Si)-탄소(C) 결합 개수를 높임으로써 표면에 소수성을 부여할 수 있어서 외부로부터 수분 및/또는 가스가 유입되는 것을 줄여 투습도 및 산소투과도를 현저하게 개선할 수 있다. 따라서 봉지재의 신뢰성을 개선할 수 있다.
상기 제1 폴리실록산은 말단에 규소 결합된 알케닐 기(Si-Vi)를 가진다. 상기 규소 결합된 알케닐 기(Si-Vi)는 경화시 후술하는 제2 폴리실록산과 수소규소화 반응을 일으킬 수 있다.
상기 제1 폴리실록산은 1종 또는 2종 이상이 함께 사용될 수 있다.
상기 제1 폴리실록산의 중량평균분자량은 약 100 내지 30,000 g/mol 일 수 있으며, 그 중에서 약 100 내지 10,000 g/mol 일 수 있다.

상기 제3 폴리실록산은 사슬 구조, 망상 구조 및/또는 이들의 혼합 구조일 수 있으나, 예컨대 망상 구조일 수 있다. 상기 제3 폴리실록산이 망상 구조인 경우 T3 및 T4 중 적어도 하나는 0이 아닐 수 있다.
상기 제3 폴리실록산은 예컨대 R11R12R13SiZ17로 표현되는 모노머와 R14R15SiZ18Z19으로 표현되는 모노머, R16SiZ20Z21Z22으로 표현되는 모노머, Z23Z24Z25Si-Y2-SiZ26Z27Z28로 표현되는 모노머 및 SiZ29Z30Z31Z32 로 표현되는 모노머에서 선택된 적어도 하나를 가수분해 및 축중합하여 얻을 수 있다. 여기서 R11 내지 R16 및 Y2의 정의는 전술한 바와 같고, Z17 내지 Z32는 각각 독립적으로 C1 내지 C6 알콕시기, 히드록시기, 할로겐기, 카르복실기 또는 이들의 조합이다.
상기 제3 폴리실록산은 1종 또는 2종 이상이 함께 사용될 수 있다.
상기 제3 폴리실록산의 중량평균분자량은 각각 약 100 내지 30,000 g/mol 일 수 있으며, 그 중에서 약 100 내지 10,000 g/mol 일 수 있다.

상기 충전재는 예컨대 무기 산화물로 만들어질 수 있으며, 예컨대 실리카, 알루미나, 산화티탄, 산화아연 또는 이들의 조합을 포함할 수 있다.
상기 봉지재 조성물은 수소규소화 촉매를 더 포함할 수 있다.
상기 수소규소화 촉매는 상기 제1 폴리실록산, 상기 제2 폴리실록산 및 제3 폴리실록산의 수소규소화 반응을 촉진시킬 수 있으며, 예컨대 백금, 로듐, 팔라듐, 루테늄, 이리듐 또는 이들의 조합을 포함할 수 있다.
상기 수소규소화 촉매는 상기 봉지재 조성물의 총 함량에 대하여 약 0.1ppm 내지 1000ppm 으로 포함될 수 있다.
상기 봉지재 조성물은 소정 온도에서 열처리하여 경화함으로써 봉지재(encapsulant)로 사용될 수 있다.
상기 봉지재는 예컨대 발광 다이오드 및 유기 발광 장치와 같은 전자 소자에 적용될 수 있다.
이하 봉지재를 적용한 전자 소자의 일 예로서 일 구현예에 따른 발광 다이오드를 도 1을 참고하여 설명한다.
도 1은 일 구현예에 따른 발광 다이오드를 개략적으로 도시한 단면도이다.
도 1을 참고하면, 발광 다이오드는 몰드(110); 몰드(110) 내에 배치된 리드 프레임(120); 리드 프레임(120) 상에 실장되어 있는 발광 다이오드 칩(140); 리드 프레임(120)과 발광 다이오드 칩(140)을 연결하는 본딩 와이어(150); 발광 다이오드 칩(140)을 덮고 있는 봉지재(200)를 포함한다.
봉지재(200)는 전술한 봉지재 조성물을 경화하여 얻어진다.
봉지재(200)에는 형광체(190)가 분산되어 있을 수 있다. 형광체(190)는 빛에 의해 자극되어 스스로 고유한 파장 범위의 빛을 내는 물질을 포함하며, 넓은 의미로 반도체 나노결정(semiconductor nanocrystal)과 같은 양자점(quantum dot)도 포함한다. 형광체(190)는 예컨대 청색 형광체, 녹색 형광체 또는 적색 형광체일 수 있으며, 두 종류 이상이 혼합되어 있을 수 있다.
형광체(190)는 발광부인 발광 다이오드 칩(140)에서 공급하는 빛에 의해 소정 파장 영역의 색을 표시할 수 있으며, 이 때 발광 다이오드 칩(140)은 형광체(190)에서 표시하는 색보다 단파장 영역의 색을 표시할 수 있다. 예컨대 형광체(190)가 적색을 표시하는 경우, 발광 다이오드 칩(140)은 상기 적색보다 단파장 영역인 청색 또는 녹색의 빛을 공급할 수 있다.
또한 발광 다이오드 칩(140)에서 내는 색 및 형광체(190)에서 내는 색을 조합하여 백색을 표시할 수 있다. 예컨대 발광 다이오드 칩(140)은 청색의 빛을 공급하고 형광체(190)는 적색 형광체 및 녹색 형광체를 포함하는 경우, 상기 전자 소자는 청색, 적색 및 녹색을 조합하여 백색을 표시할 수 있다.
형광체(190)는 생략될 수 있다.
이하 실시예를 통하여 상술한 본 발명의 구현예를 보다 상세하게 설명한다. 다만 하기의 실시예는 단지 설명의 목적을 위한 것이며 본 발명의 범위를 제한하는 것은 아니다.
제1 폴리실록산의 합성
합성예 1
3구 플라스크를 23℃로 유지하면서 디비닐벤젠(divinylbenzene)과 비닐 말단 폴리페닐메틸실록산(vinyl-terminated polyphenylmethylsiloxane)(PMV-9925, Gelest)을 1:1 몰비로 혼합한 혼합물 300g을 투입한 후 하기 화학식 A로 표현되는 촉매(Hoveyda-Grubbs Catalyst 2nd Generation. Aldrich) 0.1g을 첨가하였다. 이어서 160℃로 3시간 동안 가열 환류하면서 Cross Methathesis 중합 반응을 수행하였다. 이어서 실온으로 냉각한 후 여과하여 촉매를 제거하고 하기 화학식 4로 표현되는 폴리실록산을 얻었다.

얻어진 폴리실록산을 겔 투과 크로마토그래피를 사용하여 분자량을 측정한 결과 폴리스티렌 환산 분자량은 8,000g/mol이었다.
합성예 2
디비닐벤젠과 비닐 말단 폴리페닐메틸실록산(PMV-9925, Gelest)을 1.5:1 몰비로 혼합한 것을 제외하고는 합성예 1과 동일한 방법으로 폴리실록산을 합성하였다.
얻어진 폴리실록산을 겔 투과 크로마토그래피를 사용하여 분자량을 측정한 결과 폴리스티렌 환산 분자량은 7,000g/mol이었다.
합성예 3
디비닐벤젠과 비닐 말단 폴리페닐메틸실록산(PMV-9925, Gelest)을 2:1 몰비로 혼합한 것을 제외하고는 합성예 1과 동일한 방법으로 폴리실록산을 합성하였다.
얻어진 폴리실록산을 겔 투과 크로마토그래피를 사용하여 분자량을 측정한 결과 폴리스티렌 환산 분자량은 6,000g/mol이었다.
제2 폴리실록산의 합성
합성예 4
물과 톨루엔을 중량비 5:5로 혼합한 혼합용매 1kg을 3구 플라스크에 투입한 후 23℃를 유지하면서 디페닐디클로로실란(diphenyldichlorosilane) 159.39g과 테트라메틸디실록산(tetramethyldisiloxane) 6.72g의 혼합물을 2시간에 걸쳐 적하하였다. 적하가 완료된 후 20℃로 3시간 가열하면서 축중합 반응을 실시하였다. 이어서 실온으로 냉각한 후 물층을 제거하여 톨루엔에 용해된 실록산 용액을 제조하였다. 이어서 얻어진 실록산 용액을 물로 세정하여 부산물인 염소를 제거하였다. 이어서 중성인 실록산 용액을 감압증류하여 톨루엔을 제거하여 하기 화학식 2a로 표현되는 폴리실록산을 얻었다.

(Me: 메틸기, Ph: 페닐기)
얻어진 화합물을 겔 투과 크로마토그래피를 사용하여 분자량을 측정한 결과 폴리스티렌 환산 분자량이 334 g/mol이었다.
제3 폴리실록산의 합성
합성예 5
물과 톨루엔을 5:5 중량비로 혼합한 혼합용매 1kg을 3구 플라스크에 투입한 후 23℃로 유지하면서 페닐트리클로로실란(phenyltrichlorosilane), 비스(트리클로로실릴)메탄(bis(trichlorosilyl)methane) 및 비닐디메틸클로로실란(vinyldimethylchlorosilane)을 85:5:10 몰비로 혼합한 혼합물 300g을 2시간에 걸쳐 적하하였다. 적하가 완료된 후 90℃로 3시간 가열 환류하면서 축중합 반응을 수행하였다. 이어서 실온으로 냉각한 후 물층을 제거하여 톨루엔에 용해된 고분자 용액을 제조하였다. 얻어진 고분자 용액을 물로 세정하여 반응 부산물인 염소를 제거하였다. 이어서 중성인 고분자 용액을 감압증류하여 톨루엔을 제거하여 하기 화학식 3a로 표현되는 폴리실록산을 얻었다.

(Me2ViSiO1/2)0.1(PhSiO3/2)0.85(SiO3/2-CH2-SiO3/2)0.05
(Me: 메틸기, Vi: 비닐기, Ph: 페닐기)
얻어진 화합물을 겔 투과 크로마토그래피를 사용하여 분자량을 측정한 결과 폴리스티렌 환산 분자량이 1900g/mol 이었다.
봉지재 조성물의 제조
실시예 1
합성예 1에서 얻은 폴리실록산 23중량%, 합성예 4에서 얻은 폴리실록산 25중량% 및 합성예 5에서 얻은 폴리실록산 52중량%와 수소규소화 촉매 Pt-CS 2.0(Umicore 사 제조)(Pt의 함량이 5ppm이 되도록 첨가)을 혼합한 후 진공으로 탈포하여 봉지재 조성물을 제조하였다.
실시예 2
합성예 2에서 얻은 폴리실록산 23중량%, 합성예 4에서 얻은 폴리실록산 25중량% 및 합성예 5에서 얻은 폴리실록산 52중량%와 수소규소화 촉매 Pt-CS 2.0(Umicore 사 제조)(Pt의 함량이 5ppm이 되도록 첨가)을 혼합한 후 진공으로 탈포하여 봉지재 조성물을 제조하였다.
실시예 3
합성예 3에서 얻은 폴리실록산 23중량%, 합성예 4에서 얻은 폴리실록산 25중량% 및 합성예 5에서 얻은 폴리실록산 52중량%와 수소규소화 촉매 Pt-CS 2.0(Umicore 사 제조)(Pt의 함량이 5ppm이 되도록 첨가)을 혼합한 후 진공으로 탈포하여 봉지재 조성물을 제조하였다.
실시예 4
합성예 3에서 얻은 폴리실록산 15중량%, 합성예 4에서 얻은 폴리실록산 25중량%, 합성예 5에서 얻은 폴리실록산 52중량% 및 폴리페닐메틸실록산(PMV-9925, Gelest) 8중량%와 수소규소화 촉매 Pt-CS 2.0(Umicore 사 제조)(Pt의 함량이 5ppm이 되도록 첨가)을 혼합한 후 진공으로 탈포하여 봉지재 조성물을 제조하였다.
실시예 5
합성예 2에서 얻은 폴리실록산 15중량%, 합성예 4에서 얻은 폴리실록산 25중량%, 합성예 5에서 얻은 폴리실록산 52중량% 및 폴리페닐메틸실록산(PMV-9925, Gelest) 8중량%와 수소규소화 촉매 Pt-CS 2.0(Umicore 사 제조)(Pt의 함량이 5ppm이 되도록 첨가)을 혼합한 후 진공으로 탈포하여 봉지재 조성물을 제조하였다.
비교예 1
합성예 4에서 얻은 폴리실록산 25중량%, 합성예 5에서 얻은 폴리실록산 52중량% 및 폴리페닐메틸실록산(PMV-9925, Gelest) 23중량%와 수소규소화 촉매 Pt-CS 2.0(Umicore 사 제조)(Pt의 함량이 5ppm이 되도록 첨가)을 혼합한 후 진공으로 탈포하여 봉지재 조성물을 제조하였다.
평가
실시예 1 내지 5와 비교예 1에 따른 봉지재 조성물의 투과도, 내열성, 열팽창계수 및 박리율을 평가하였다.
투과도는 실시예 1 내지 5와 비교예 1에 따른 봉지재 조성물을 150℃에서 2시간 경화하여 1mm 두께의 경화물 시편을 준비한 후 UV-spectrophotometer(시마즈사 UV-3600)를 사용하여 600nm 파장에서 측정하였다.
내열성은 투과도 열화율로 평가하였으며, 상기 경화물 시편을 120℃에서 1000시간 열처리 후 동일한 방법으로 투과도를 측정하였다.
열팽창계수는 실시예 1 내지 5와 비교예 1에 따른 봉지재 조성물을 경화시킨 시편(1cm x 1cm x 0.4cm)을 TA社 TMA 장비로 측정하였다.
박리율은 7030PKG(LED 패키지)에 실시예 1 내지 5와 비교예 1에 따른 봉지재 조성물을 디스펜싱하여 열경화한 후 상기 LED패키지를 PCB에 연결하고 조립된 PCB를 T/C장비에 넣어서 -45℃에서 15분, 125℃에서 15분을 교대로 100회 반복하여 열충격을 준 후 PCB를 통전시켜 점등된 개수를 파악함으로써 확인하였다.
그 결과는 표 1과 같다.

표 1을 참고하면, 실시예 1 내지 4에 따른 봉지재 조성물은 비교예 1에 따른 봉지재 조성물과 비교하여 고온에서 장시간 방치된 후의 투과도 열화율이 현저하게 낮은 것을 확인할 수 있다. 또한 실시예 1 내지 4에 따른 봉지재 조성물은 비교예 1에 따른 봉지재 조성물과 비교하여 열팽창계수 및 열충격 후 박리율 또한 현저하게 개선되는 것을 확인할 수 있다. 이로부터 실시예 1 내지 4에 따른 봉지재 조성물은 신뢰성이 개선된 것을 확인할 수 있다.
이상에서 본 발명의 바람직한 실시예들에 대하여 상세하게 설명하였지만 본 발명의 권리 범위는 이에 한정되는 것은 아니고 다음의 청구 범위에서 정의하고 있는 본 발명의 기본 개념을 이용한 당업자의 여러 변형 및 개량 형태 또한 본 발명의 권리 범위에 속하는 것이다.
Claims (9)
- 하기 화학식 1로 표현되는 부분을 포함하고 말단에 규소 결합된 알케닐 기(Si-Vi)를 가지는 제1 폴리실록산, 그리고말단에 규소 결합된 수소(Si-H)를 가지는 제2 폴리실록산을 포함하는 봉지재 조성물:[화학식 1]상기 화학식 1에서,A는 치환 또는 비치환된 C1 내지 C20 알킬렌기, 치환 또는 비치환된 C3 내지 C20 사이클로알킬렌기, 치환 또는 비치환된 C6 내지 C20 아릴렌기, 치환 또는 비치환된 C2 내지 C20 헤테로아릴렌기, 치환 또는 비치환된 C2 내지 C20 알케닐렌기, 치환 또는 비치환된 C2 내지 C20 알키닐렌기 또는 이들의 조합이고,R1 내지 R4는 각각 독립적으로 수소, 치환 또는 비치환된 C1 내지 C30 알킬기, 치환 또는 비치환된 C3 내지 C30 사이클로알킬기, 치환 또는 비치환된 C6 내지 C30 아릴기, 치환 또는 비치환된 C7 내지 C30 아릴알킬기, 치환 또는 비치환된 C1 내지 C30 헤테로알킬기, 치환 또는 비치환된 C2 내지 C30 헤테로사이클로알킬기, 치환 또는 비치환된 C2 내지 C30 알케닐기, 치환 또는 비치환된 C2 내지 C30 알키닐기, 치환 또는 비치환된 C1 내지 C30 알콕시기, 치환 또는 비치환된 C1 내지 C30 카르보닐기, 히드록시기 또는 이들의 조합이다.
- 제1항에서,상기 A는 치환 또는 비치환된 C6 내지 C20 아릴렌기인 봉지재 조성물.
- 제1항에서,상기 제2 폴리실록산은 하기 화학식 2로 표현되는 봉지재 조성물:[화학식 2](R5R6R7SiO1/2)M1(R8R9SiO2/2)D1(R10SiO3/2)T1(SiO3/2-Y1-SiO3/2)T2(SiO4/2)Q1상기 화학식 2에서,R5 내지 R10은 각각 독립적으로 수소, 치환 또는 비치환된 C1 내지 C30 알킬기, 치환 또는 비치환된 C3 내지 C30 사이클로알킬기, 치환 또는 비치환된 C6 내지 C30 아릴기, 치환 또는 비치환된 C7 내지 C30 아릴알킬기, 치환 또는 비치환된 C1 내지 C30 헤테로알킬기, 치환 또는 비치환된 C2 내지 C30 헤테로사이클로알킬기, 치환 또는 비치환된 C2 내지 C30 알키닐기, 치환 또는 비치환된 C1 내지 C30 알콕시기, 치환 또는 비치환된 C1 내지 C30 카르보닐기, 히드록시기 또는 이들의 조합이고,R5 내지 R10 중 적어도 하나는 수소를 포함하고,Y1은 단일결합, 치환 또는 비치환된 C1 내지 C20 알킬렌기, 치환 또는 비치환된 C3 내지 C20 사이클로알킬렌기, 치환 또는 비치환된 C6 내지 C20 아릴렌기, 치환 또는 비치환된 C2 내지 C20 헤테로아릴렌기, 치환 또는 비치환된 C2 내지 C20 알케닐렌기, 치환 또는 비치환된 C2 내지 C20 알키닐렌기 또는 이들의 조합이고,0<M1<1, 0≤D1<1, 0≤T1<1, 0≤T2<1, 0≤Q1<1이고,M1+D1+T1+T2+Q1=1이다.
- 제1항에서,상기 제1 폴리실록산은 상기 봉지재 조성물의 총 함량에 대하여 10 내지 80 중량%로 포함되고,상기 제2 폴리실록산은 상기 봉지재 조성물의 총 함량에 대하여 20 내지 90 중량%로 포함되는봉지재 조성물.
- 제1항에서,하기 화학식 3으로 표현되는 제3 폴리실록산을 더 포함하는 봉지재 조성물:[화학식 3](R11R12R13SiO1/2)M2(R14R15SiO2/2)D2(R16SiO3/2)T3(SiO3/2-Y2-SiO3/2)T4(SiO4/2)Q2상기 화학식 3에서,R11 내지 R16은 각각 독립적으로 치환 또는 비치환된 C1 내지 C30 알킬기, 치환 또는 비치환된 C3 내지 C30 사이클로알킬기, 치환 또는 비치환된 C6 내지 C30 아릴기, 치환 또는 비치환된 C7 내지 C30 아릴알킬기, 치환 또는 비치환된 C1 내지 C30 헤테로알킬기, 치환 또는 비치환된 C2 내지 C30 헤테로사이클로알킬기, 치환 또는 비치환된 C2 내지 C30 알케닐기, 치환 또는 비치환된 C2 내지 C30 알키닐기, 치환 또는 비치환된 C1 내지 C30 알콕시기, 치환 또는 비치환된 C1 내지 C30 카르보닐기, 히드록시기 또는 이들의 조합이고,R11 내지 R16 중 적어도 하나는 치환 또는 비치환된 C2 내지 C30 알케닐기를 포함하고,Y2는 단일결합, 치환 또는 비치환된 C1 내지 C20 알킬렌기, 치환 또는 비치환된 C3 내지 C20 사이클로알킬렌기, 치환 또는 비치환된 C6 내지 C20 아릴렌기, 치환 또는 비치환된 C2 내지 C20 헤테로아릴렌기, 치환 또는 비치환된 C2 내지 C20 알케닐렌기, 치환 또는 비치환된 C2 내지 C20 알키닐렌기 또는 이들의 조합이고,0<M2<1, 0≤D2<1, 0≤T3<1, 0≤T4<1, 0≤Q2<1이고,M2+D2+T3+T4+Q2=1이다.
- 제5항에서,상기 화학식 3의 T3 및 T4 중 적어도 하나는 0이 아닌 봉지재 조성물.
- 제5항에서,상기 제1 폴리실록산은 상기 봉지재 조성물의 총 함량에 대하여 10 내지 50 중량%로 포함되고,상기 제2 폴리실록산은 상기 봉지재 조성물의 총 함량에 대하여 20 내지 60 중량%로 포함되고,상기 제3 폴리실록산은 상기 봉지재 조성물의 총 함량에 대하여 30 내지 70 중량%로 포함되는봉지재 조성물.
- 제1항 내지 제7항 중 어느 한 항에 따른 봉지재 조성물을 경화하여 얻은 봉지재.
- 제8항에 따른 봉지재를 포함하는 전자 소자.
