Description

半導体装置
 本発明は、半導体装置に関し、特に、ガス式加速度センサを搭載した半導体装置に関する。
 近年、スマートフォン、タブレットPC、携帯ゲーム機などの携帯情報機器において、加速度センサが広く利用されている。代表的な加速度センサとして、静電容量式(例えば、特許文献1参照)、ピエゾ抵抗式(例えば、特許文献2参照)、ガス式(例えば、特許文献3、特許文献4、特許文献5参照)が知られている。
 静電容量式とピエゾ抵抗式は、MEMS(Micro-Electro Mechanical Systems)素子を用いた加速度センサである。より詳細には、MEMS素子を利用することにより“機械的な可動部分”が半導体チップ中に形成される。そして、半導体チップの加速による当該可動部分の移動が、容量変化やピエゾ素子を通して検出される。但し、機械的な可動部分を形成しなければならないことは、歩留まりの低下を招き、製造コストの観点から好ましくない。
 ガス式の加速度センサの場合、半導体チップ内の空間にヒータ及び温度センサが設けられ、更に、その空間にガスが封入される。半導体チップの加速により、空間内のガスが移動し、ガスの温度分布が変化する。その温度分布の変化を温度センサで検出することにより、半導体チップの加速が検知される。このガス式加速度センサの場合、“機械的な可動部”は不要であり、歩留まり及び製造コストの観点から好ましい。
 尚、一般的なセンサに関連する技術として、次のものも知られている。特許文献6には、加速度センサのパッケージ全体をプリント基板に対して垂直に実装する方式が開示されている。特許文献7には、テーパー形状の基板上に磁気センサを配置する方式が示されている。

 従来の加速度センサと異なり、複数方向の加速度を検知することができ、構成上及び製造上の観点からより有利な形で構成されるガス式加速度センサが望まれる。
 その他の課題と新規な特徴は、本明細書の記述および添付図面から明らかになるだろう。
 一実施の形態において、半導体装置が提供される。半導体装置は、ヒータ、第1温度センサ及び第2温度センサを構成要素として含むガス式加速度センサを備える。半導体装置は、更に、上記構成要素のうちヒータが第1表面に形成された第1チップと、上記構成要素のうち第1温度センサと第2温度センサが第2表面に形成された第2チップと、第1チップと第2チップとを電気的に接続する接続部材と、を備える。第1チップと第2チップは、第1表面と第2表面が対向するように、接続部材を介して積層されている。第1チップと第2チップの積層方向において、ヒータの位置は、第1温度センサ及び第2温度センサの位置と異なっている。積層方向に直交する第1面内方向において、第1温度センサと第2温度センサは、ヒータを挟んで対向するように配置されている。第1チップと第2チップのうち一方が、ベースチップであり、第1チップと第2チップのうち他方が、ベースチップ上に積層されたキャップチップである。キャップチップに形成されたガス式加速度センサの構成要素は、接続部材と直接接触している。
 他の実施の形態において、半導体装置の製造方法が提供される。半導体装置は、ヒータ、第1温度センサ及び第2温度センサを構成要素として含むガス式加速度センサを備える。製造方法は、(A)第1チップの第1表面上に、構成要素のうちヒータを形成する工程と、(B)第2チップの第2表面上に、構成要素のうち第1温度センサと第2温度センサを形成する工程と、(C)第1チップと第2チップを、第1表面と第2表面が対向するように、接続部材を介してフリップ接続する工程と、を含む。第1チップと第2チップの積層方向において、ヒータの位置は、第1温度センサ及び第2温度センサの位置と異なっている。積層方向に直交する第1面内方向において、第1温度センサと第2温度センサは、ヒータを挟んで対向するように配置される。第1チップと第2チップのうち一方が、ベースチップであり、第1チップと第2チップのうち他方が、ベースチップ上に積層されたキャップチップである。キャップチップに形成されたガス式加速度センサの構成要素は、接続部材と直接接触する。

 1.第1の実施の形態
 1-1.基本構成
 図1は、第1の実施の形態に係る半導体装置の構成を概念的に示す平面図である。図2Aは、図1中の線A-A’に沿った断面構造を概念的に示している。図2Bは、図1中の線B-B’に沿った断面構造を概念的に示している。
 本実施の形態に係る半導体装置は、少なくとも2つの半導体チップを備えており、それら半導体チップが積層されている。下側の半導体チップは、以下「ベースチップ100」と参照され、上側のチップは、以下「キャップチップ200」と参照される。キャップチップ200は、ベースチップ100の上に積層されている。より詳細には、ベースチップ100とキャップチップ200は、ベースチップ100の表面101とキャップチップ200の表面201が対向するように積層されている。つまり、ベースチップ100とキャップチップ200は、フリップ接続されている。
 ベースチップ100とキャップチップ200との間の電気的接続に用いられるのが「接続部材300」である。典型的には、接続部材300は、バンプ(バンプ電極)である。この接続部材300は、ベースチップ100とキャップチップ200との間を電気的に接続するだけでなく、キャップチップ200を機械的に支えるスペーサとしての役割をも果たす。つまり、ベースチップ100とキャップチップ200は、接続部材300を介して積層されている。キャップチップ200を安定的に支えるためには、3個以上の接続部材300が設けられていればよい。また、一部の接続部材300は、実際には電気的接続に寄与しない“ダミーの接続部材”であってもよい。

 本実施の形態に係る半導体装置は、ガス式加速度センサ10を備えている。ガス式加速度センサ10は、空間40内のガスの温度分布の変化を検出することにより、半導体装置の加速度を検知する。より詳細には、ガス式加速度センサ10は、ヒータ20、第1温度センサ30-1及び第2温度センサ30-2を構成要素として備えている。
 ヒータ20は、通電により熱を発生する。典型的には、ヒータ20は、AlやCu等の金属配線で形成される。例えば、図1に示されるように、ヒータ20としての金属配線は、Y方向に延在するように形成されている。また、本実施の形態では、図2Aに示されるように、ヒータ20は、キャップチップ200側に形成されている。より詳細には、ヒータ20は、キャップチップ200の表面201上に形成されており、空間40に露出している。

 また、図1及び図2Aに示されるように、第1温度センサ30-1と第2温度センサ30-2は、熱源であるヒータ20の両側に配置されている。言い換えれば、X方向において、第1温度センサ30-1と第2温度センサ30-2は、ヒータ20を挟んで対向するように配置されている。典型的には、第1温度センサ30-1とヒータ20との間隔は、第2温度センサ30-2とヒータ20との間隔と等しい。つまり、第1温度センサ30-1と第2温度センサ30-2は、ヒータ20を中心として対称な位置に配置されている。
 更に、Z方向において、ヒータ20の位置は、第1温度センサ30-1及び第2温度センサ30-2の位置と異なっている。これは、ヒータ20がキャップチップ200の表面201上に形成されている一方で、第1温度センサ30-1及び第2温度センサ30-2がベースチップ100の表面101上に形成されているからである。
 尚、熱を発生させるために、ヒータ20に通電する必要がある。本実施の形態によれば、図2Bに示されるように、ヒータ20は、異なる2点において、接続部材300と直接接触している。より詳細には、一対の接続部材300がY方向において離間して設けられており、ヒータ20(金属配線)の両端がその一対の接続部材300のそれぞれと直接接触している。一対の接続部材300は、ベースチップ100の表面101上に形成された配線50と接触している。そして、その配線50が、ベースチップ100内部に形成された素子と電気的に接続されている。尚、配線50は必ずしも必要ではなく、接続部材300は、ベースチップ100の表面101上に形成された電極パッドと接触していてもよい。
 このように、キャップチップ200側に形成されたヒータ20に対しては、ベースチップ100から接続部材300を介して直接電流を供給することができる。キャップチップ200側のヒータ20が接続部材300と直接接触していることは、そのヒータ20が電極パッドの役割も兼ねていることを意味する。この場合、キャップチップ200の表面201に電極パッドを別途形成したり、キャップチップ200内部に配線を引き回したりする必要がない。従って、製造が容易であり、又、製造コストも削減される。
 図2Cは、本実施の形態に係る半導体装置の平面配置の一例を概念的に示している。図2Cにおいて、キャップチップ200の周りを囲むように、サイドフィル250(例:ポリイミド)が形成されている。上述の第1温度センサ30-1、第2温度センサ30-2及び配線50は、そのサイドフィル250の外側に突出するように形成されている。また、接続部材300(バンプ)は、ヒータ20と接触し電流を流すバンプと、電気的接続に寄与しないダミーのバンプとを含んでいる。尚、キャップチップ200を安定的に支えるためには、3個以上の接続部材300(バンプ)が設けられていればよい。
 1-2.作用、効果
 図3は、半導体装置に加速がかかっていない状態(例:静止状態)での温度分布を示している。縦軸が温度を表し、横軸がX方向における位置を表している。この状態では、ヒータ20の位置を中心とした対称的な温度分布が形成される。
 図4Aは、半導体装置に「-X方向の加速」がかかった状態を概念的に示している。図4Bは、図4Aで示された状態での温度分布を示している。この場合、空間40内のガスは、半導体装置の動きに追従できない。そのため、空間40内においては、加速方向A(-X方向)とは逆方向(+X方向)にガスの流れ(相対的な動き)が発生する。空間40内で+X方向に熱いガスが流れるため、温度分布も+X方向に偏る。結果として、第2温度センサ30-2の位置では温度が上昇し、その一方で、第1温度センサ30-1の位置では温度が低下する。第1温度センサ30-1及び第2温度センサ30-2を用いることにより、このような温度変化のパターンを検出することができる。逆に言えば、このような温度変化のパターンの検出から、「-X方向の加速」を検知することができる。
 半導体装置に「+X方向の加速」がかかった場合、検出される温度変化のパターンは、図4Bで示されたものと逆になる。従って、「-X方向の加速」と「+X方向の加速」とを区別することができる。
 図5Aは、半導体装置に「-Z方向の加速」がかかった状態を概念的に示している。図5Bは、図5Aで示された状態での温度分布を示している。この場合、空間40内のガスは、半導体装置の動きに追従できない。そのため、空間40内においては、加速方向A(-Z方向)とは逆方向(+Z方向)にガスの流れ(相対的な動き)が発生する。空間40内で+Z方向に熱いガスが流れるため、温度分布も+Z方向に偏る。結果として、第1温度センサ30-1と第2温度センサ30-2の両方の位置で温度が低下する。第1温度センサ30-1及び第2温度センサ30-2を用いることにより、このような温度変化のパターンを検出することができる。逆に言えば、このような温度変化のパターンの検出から、「-Z方向の加速」を検知することができる。
 半導体装置に「+Z方向の加速」がかかった場合、検出される温度変化のパターンは、図5Bで示されたものと逆になる。従って、「-Z方向の加速」と「+Z方向の加速」とを区別することができる。
 このように、本実施の形態のガス式加速度センサ10によれば、簡易な構成で、X方向とZ方向の2方向の加速度を検知することができる。X方向の加速度を検知できるのは、X方向において、第1温度センサ30-1と第2温度センサ30-2がヒータ20の両側に配置されているからである。Z方向の加速度を検知できるのは、Z方向において、ヒータ20の位置が、第1温度センサ30-1及び第2温度センサ30-2の位置と異なっているからである。
 更に、本実施の形態によれば、キャップチップ200側のヒータ20が、接続部材300と直接接触している。このことは、ヒータ20が電極パッドの役割も兼ねていることを意味する。この場合、キャップチップ200の表面201に電極パッドを別途形成したり、キャップチップ200内部に配線を引き回したりする必要がない。従って、製造が容易であり、又、製造コストも削減される。
 1-3.構造例
 図6は、本実施の形態に係る半導体装置の構造の一例を示している。
 ベースチップ100において、シリコン基板110上にトランジスタ120が形成されている。シリコン基板110及びトランジスタ120を覆うように絶縁膜130が形成されており、その絶縁膜130の中には、トランジスタ120につながる多層配線140が形成されている。更に、絶縁膜130上に絶縁膜150が形成されており、その絶縁膜150中には、多層配線140につながるビア160が形成されている。更に、絶縁膜150上には、ビア160につながる最上層配線170が形成されている。その最上層配線170は、温度センサ30、配線50、電極パッド等を含んでいる。最上層配線170は、例えば、Alで形成されている。
 キャップチップ200において、シリコン基板210上に絶縁膜220が形成されている。その絶縁膜220上には、ヒータ20として機能する金属配線(例:Al)が形成されている。尚、上述のベースチップ100上の絶縁層の層数は、キャップチップ200上の絶縁層の総数よりも多い。
 ベースチップ100とキャップチップ200との間には、接続部材300としてバンプ(バンプ電極)が形成されている。バンプ300は、ベースチップ100とキャップチップ200との間を電気的に接続するだけでなく、キャップチップ200を機械的に支えるスペーサとしての役割をも果たす。また、上述の通り、本実施の形態では、キャップチップ200側に形成されたヒータ20が、バンプ300と直接接触している。つまり、ヒータ20が電極パッドの役割も兼ねている。ヒータ20には、バンプ300を介して直接電流を供給することができる。
 更に、キャップチップ200の周りを囲むように、サイドフィル250(例:ポリイミド)が形成されている。これにより、ベースチップ100、キャップチップ200及びサイドフィル250で囲まれた空間40が形成される。この空間40にはガスが密封されている。ガス式加速度センサ10は、この空間40内のガスの温度分布の変化を検出することにより、半導体装置の加速度を検知する。
 尚、図6で示された例では、ベースチップ100中にはトランジスタ120が形成されているが、キャップチップ200中にはトランジスタは形成されていない。それは、ヒータ20がバンプ300と直接接触しており、ヒータ20のON/OFFはベースチップ100側から制御可能だからである。キャップチップ200内には、ヒータ20をON/OFF制御するためのトランジスタや多層配線を形成する必要がない。従って、製造コストが削減される。
 また、キャップチップ200内にトランジスタが形成されない場合、キャップチップ200のシリコン基板210としてそれほど高品質、高価なものを用いなくてもよい。つまり、キャップチップ200のシリコン基板210の品質は、トランジスタ120が形成されるベースチップ100のシリコン基板110の品質より低くてもよい。このことも、製造コストの削減に寄与する。
 シリコン基板(半導体基板)の品質の1つの指標は、「欠陥密度」である。欠陥密度が低いほど、品質は高いと言える。図6で示された例では、キャップチップ200のシリコン基板210の欠陥密度は、ベースチップ100のシリコン基板110の欠陥密度より高くてもよい。尚、基板(ウエハ)表面の欠陥の測定方法としては、光散乱法が一般的である。光散乱法によれば、波長400~700nmの収束レーザ光が、基板(ウエハ)表面に照射される。そして、欠陥部分での散乱光が受光素子で検出される。散乱光の検出頻度や検出状態等に基づいて、欠陥密度を求めることができる。
 尚、熱源であるヒータ20が上側のキャップチップ200に形成されていることは、次の点で好ましい。まず、最上部のシリコン基板210から上方への放熱が期待できる。また、ヒータ20の位置がベースチップ100中に形成されたトランジスタ120から遠くなるため、ヒータ20の熱がトランジスタ120の動作に与える影響を抑えることができる。
 図7及び図8は、本実施の形態に係る半導体装置のパッケージ構成の一例として、QFP(Quad Flat Package)を概念的に示している。ベースチップ100の表面上の電極パッド(最上層配線170の一部)は、ボンディングワイヤ400を介してリード500に接続されている。更に、モールド樹脂600によって半導体装置が封止されている。
 1-4.製造方法
 図9A~図9Lは、本実施の形態に係る半導体装置の製造方法の一例を示す断面図である。
 まず、図9Aに示されるように、ベースチップ100のシリコン基板110、絶縁膜130及び絶縁膜150の積層構造が形成される。上述の通り、シリコン基板110上にはトランジスタ120(図示されない)が形成されている。絶縁膜130中には多層配線140(図示されない)が形成されている。絶縁膜150中にはビア160(図示されない)が形成されている。
 次に、図9Bに示されるように、絶縁膜150の表面上に最上層配線170が形成される。その最上層配線170は、温度センサ30、配線50、電極パッド等を含んでいる。最上層配線170は、例えば、Alで形成される。
 次に、図9Cに示されるように、絶縁膜150及び最上層配線170を覆うようにレジスト膜310が形成される。更に、後にバンプ300が形成される位置に、開口部が形成される。
 次に、図9Dに示されるように、上記の開口部中の最上層配線170上に、Cuめっき層180が形成される。
 次に、図9Eに示されるように、上記の開口部を埋めるようにはんだ320が形成される。はんだ320は、例えば、Sn合金である。
 次に、図9Fに示されるように、レジスト膜310が除去される。
 続いて、はんだリフローが行われる。その結果、図9Gに示されるように、球状はんだ330が形成される。
 キャップチップ200も、上記のベースチップ100の場合と同様に形成される。図9Hに示されるように、シリコン基板210上に絶縁膜220が形成される。そして、その絶縁膜220の表面上に、ヒータ20として機能する金属配線(例:Al)が形成される。更に、ベースチップ100の場合と同様の方法により、絶縁膜220上に球状はんだ330が形成される。尚、シリコン基板210上にはトランジスタは形成されていない。
 次に、図9Iに示されるように、表面同士が対向するようにベースチップ100とキャップチップ200の重ね合わせが行われる。このとき、ベースチップ100側の球状はんだ330とキャップチップ200側の球状はんだ330とが接触するように重ね合わせが行われる。つまり、ベースチップ100とキャップチップ200は、球状はんだ330の分布位置が一致するように形成されており、球状はんだ330同士が接触するように積層される。
 続いて、はんだリフローが行われる。その結果、図9Jに示されるように、球状はんだ330同士が混ざり合い、バンプ300が形成される。このようにして、ベースチップ100とキャップチップ200は、バンプ300を介してフリップ接続される。
 尚、図9Jに示されるように、X方向において、第1温度センサ30-1と第2温度センサ30-2は、ヒータ20を挟んで対向するように配置されている。また、Z方向において、ヒータ20の位置は、第1温度センサ30-1及び第2温度センサ30-2の位置と異なっている。更に、図示されないが、キャップチップ200に形成されたヒータ20は、バンプ300と直接接触している。
 その後、ベースチップ100とキャップチップ200の積層構造はリードフレーム上にマウントされる。そして、図9Kに示されるように、ベースチップ100の表面上の電極パッド(最上層配線170の一部)が、ボンディングワイヤ400を介してリード500に接続される。
 更に、図9Lに示されるように、モールド樹脂600によって半導体装置が封止される。このとき、バンプ300によってモールド樹脂600の侵入が阻止される。また、モールド樹脂600の封止の際、窒素、アルゴン、ヘリウム等の不活性ガス雰囲気下若しくは空気雰囲気下で封止することで、空間40にガスを封入する。それにより、ガス式加速度センサ10の空間40が形成される。つまり、モールド樹脂600が、図6で示されたサイドフィル250となる。
 サイドフィル250の形成方法は、上記の手法に限られない。図10A~図10Dを参照して、変形例を説明する。
 上記の図9Jで示された構造が得られた後、図10Aに示されるように、ポリイミド350が塗布される。このポリイミド350は感光性である。このとき、バンプ300によってポリイミド350の侵入が阻止される。また、ポリイミド塗布の際、窒素、アルゴン、ヘリウム等の不活性ガス雰囲気下若しくは空気雰囲気下で塗布することで、空間40にガスを封入する。それにより、ガス式加速度センサ10の空間40が形成される。
 続いて、図10Bに示されるように、光露光によりポリイミド350が部分的に除去される。具体的には、ベースチップ100の表面上の電極パッドの部分のポリイミド350が除去される。また、この時、キャップチップ200のシリコン基板210上のポリイミド350も除去される。このようにして残ったポリイミド350が、図6で示されたサイドフィル250となる。
 その後、ベースチップ100とキャップチップ200の積層構造はリードフレーム上にマウントされる。そして、図10Cに示されるように、ベースチップ100の表面上の電極パッド(最上層配線170の一部)が、ボンディングワイヤ400を介してリード500に接続される。
 更に、図10Dに示されるように、モールド樹脂600によって半導体装置が封止される。
 2.第2の実施の形態
 上記の第1の実施の形態では、ヒータ20が上側のキャップチップ200に形成され、温度センサ30が下側のベースチップ100に形成されていた。この関係は逆であってもよい。すなわち、ヒータ20が下側のベースチップ100に形成され、温度センサ30が上側のキャップチップ200に形成されてもよい。第2の実施の形態では、この場合を説明する。尚、第1の実施の形態と重複する説明は適宜省略する。
 図11は、第2の実施の形態に係る半導体装置の構成を概念的に示す平面図である。図12Aは、図11中の線A-A’に沿った断面構造を概念的に示している。図12Bは、図11中の線B-B’に沿った断面構造を概念的に示している。
 図12Aに示されるように、ヒータ20は、ベースチップ100の表面101上に形成されており、空間40に露出している。一方、第1温度センサ30-1と第2温度センサ30-2は、キャップチップ200の表面201上に形成されており、空間40に露出している。X方向において、第1温度センサ30-1と第2温度センサ30-2は、ヒータ20を挟んで対向するように配置されている。また、Z方向において、ヒータ20の位置は、第1温度センサ30-1及び第2温度センサ30-2の位置と異なっている。
 また、図12Bに示されるように、上側のキャップチップ200に形成された第1温度センサ30-1は、接続部材300と直接接触している。より詳細には、一対の接続部材300がY方向において離間して設けられており、第1温度センサ30-1(金属配線)の両端がその一対の接続部材300のそれぞれと直接接触している。第2温度センサ30-2も同様である。
 このように、キャップチップ200側に形成された温度センサ30に対しては、ベースチップ100から接続部材300を介して直接信号を送ることができる。キャップチップ200側の温度センサ30が接続部材300と直接接触していることは、その温度センサ30が電極パッドの役割も兼ねていることを意味する。この場合、キャップチップ200の表面201に電極パッドを別途形成したり、キャップチップ200内部に配線を引き回したりする必要がない。従って、製造が容易であり、又、製造コストも削減される。
 また、キャップチップ200内には、温度センサ30を制御するためのトランジスタや多層配線を形成する必要がない。従って、製造コストが削減される。また、キャップチップ200内にトランジスタが形成されない場合、キャップチップ200のシリコン基板210としてそれほど高品質、高価なものを用いなくてもよい。つまり、キャップチップ200のシリコン基板210の品質は、トランジスタ120が形成されるベースチップ100のシリコン基板110の品質より低くてもよい。このことも、製造コストの削減に寄与する。
 加速度の検知に関しても、第1の実施の形態と同様である。本実施の形態に係る構成によっても、X方向とZ方向の2方向の加速度を検知することができる。
 3.第3の実施の形態
 図13は、第3の実施の形態に係る半導体装置の構成を概念的に示している。第1の実施の形態(図2A参照)と比較して、ガス式加速度センサ10は、更に、第3温度センサ30-3及び第4温度センサ30-4を構成要素として備えている。尚、第1の実施の形態と重複する説明は適宜省略する。
 第1温度センサ30-1と第2温度センサ30-2がベースチップ100側に形成されているのに対し、第3温度センサ30-3と第4温度センサ30-4はキャップチップ200側に形成されている。より詳細には、第3温度センサ30-3と第4温度センサ30-4は、キャップチップ200の表面201上に形成されており、空間40に露出している。
 X方向において、第3温度センサ30-3と第4温度センサ30-4は、ヒータ20を挟んで対向するように配置されている。典型的には、第3温度センサ30-3とヒータ20との間隔は、第4温度センサ30-4とヒータ20との間隔と等しい。つまり、第3温度センサ30-3と第4温度センサ30-4は、ヒータ20を中心として対称な位置に配置されている。また、X方向の位置が、第1温度センサ30-1と第3温度センサ30-3とで同じであり、また、第2温度センサ30-2と第4温度センサ30-4とで同じであってもよい。つまり、第1温度センサ30-1と第3温度センサ30-3が対向しており、また、第2温度センサ30-2と第4温度センサ30-4が対向していてもよい。
 また、ヒータ20の場合と同様に、第3温度センサ30-3及び第4温度センサ30-4のそれぞれも接続部材300に直接接触するように形成されていることが好ましい。
 図14は、半導体装置に「-Z方向の加速」がかかった状態を概念的に示している。この場合、空間40内のガスは、半導体装置の動きに追従できない。そのため、空間40内においては、加速方向A(-Z方向)とは逆方向(+Z方向)にガスの流れ(相対的な動き)が発生する。結果として、第1温度センサ30-1と第2温度センサ30-2の両方の位置で温度が低下する。一方、第3温度センサ30-3と第4温度センサ30-4の両方の位置では温度が上昇する。このような温度変化のパターンの検出から、「-Z方向の加速」を検知することができる。
 特に、本実施の形態では、対向する第1温度センサ30-1(第2温度センサ30-2)と第3温度センサ30-3(第4温度センサ30-4)との間で測定温度の差分を取ることによって、温度変化のパターンをよりクリアに検出することが可能となる。このような絶対値ではなく差分に基づく方式によって、ガス式加速度センサ10の感度及び精度が向上する。例えば、周辺環境の変化によりオフセット値が変動した場合であっても、差分に基づく本方式であれば、正確な加速度検知が可能となる。
 尚、第2の実施の形態と第3の実施の形態の組み合わせも可能である。
 4.第4の実施の形態
 図15は、第4の実施の形態に係る半導体装置の構成を概念的に示している。第1の実施の形態(図2A参照)と比較して、ガス式加速度センサ10は、2つのヒータ20(第1ヒータ20Aと第2ヒータ20B)を構成要素として備えている。尚、第1の実施の形態と重複する説明は適宜省略する。
 第1ヒータ20Aは、キャップチップ200側に形成されており、第1の実施の形態におけるヒータ20と同じである。
 一方、第2ヒータ20Bは、ベースチップ100側に形成されている。より詳細には、第2ヒータ20Bは、ベースチップ100の表面101上に形成されており、空間40に露出している。X方向において、第1温度センサ30-1と第2温度センサ30-2は、第2ヒータ20Bを挟んで対向するように配置されている。また、第1ヒータ20Aと第2ヒータ20Bは対向するように設けられていてもよい。
 図16は、半導体装置に「-Z方向の加速」がかかった状態を概念的に示している。この場合、空間40内のガスは、半導体装置の動きに追従できない。そのため、空間40内においては、加速方向A(-Z方向)とは逆方向(+Z方向)にガスの流れ(相対的な動き)が発生する。
 ここで、本実施の形態では、図17に示されるように、第1ヒータ20Aと第2ヒータ20Bは、交互に通電(ON)される。つまり、第1ヒータ20AがONのとき、第2ヒータ20BはOFFであり、第1ヒータ20AがOFFのとき、第2ヒータ20BはONである。第1ヒータ20AがONしている場合、第1ヒータ20Aは温度センサ30から離れた位置にあるため、Z方向の加速が印加された際に温度センサ30で検出される温度変化は大きい。一方、第2ヒータ20BがONしている場合、第2ヒータ20Bは温度センサ30の真横にあるため、Z方向の加速が印加された際に温度センサ30で検出される温度変化は小さい。
 従って、両者の場合の測定温度の差分を取ることによって、温度変化のパターンをよりクリアに検出することが可能となる。このような絶対値ではなく差分に基づく方式によって、ガス式加速度センサ10の感度及び精度が向上する。例えば、周辺環境の変化によりオフセット値が変動した場合であっても、差分に基づく本方式であれば、正確な加速度検知が可能となる。
 尚、矛盾しない限りにおいて、本実施の形態を既出の実施の形態と組み合わせることも可能である。
 5.第5の実施の形態
 第5の実施の形態では、半導体装置に、複数のガス式加速度センサ10が設けられる。ここでは、例として、2個のガス式加速度センサ10(第1ガス式加速度センサ10-1と第2ガス式加速度センサ10-2)が設けられている場合を考える。尚、第1の実施の形態と重複する説明は適宜省略する。
 図18に示されるように、単一のベースチップ100上に2つのキャップチップ200(第1キャップチップ200-1と第2キャップチップ200-2)がマウントされている。第1キャップチップ200-1の周囲はサイドフィル250-1で囲まれており、第2キャップチップ200-2の周囲はサイドフィル250-2で囲まれている。これら第1キャップチップ200-1と第2キャップチップ200-2が、それぞれ、第1ガス式加速度センサ10-1と第2ガス式加速度センサ10-2に対応する。
 より詳細には、第1ガス式加速度センサ10-1のヒータ20が、第1キャップチップ200-1に形成されている。一方、第2ガス式加速度センサ10-2のヒータ20が、第2キャップチップ200-2に形成されている。第1ガス式加速度センサ10-1の温度センサ30及び第2ガス式加速度センサ10-2の温度センサ30は、単一のベースチップ100に形成されている。第1ガス式加速度センサ10-1と第2ガス式加速度センサ10-2のそれぞれの動作は、第1の実施の形態の場合と同じである。
 図18で示される例では、第1ガス式加速度センサ10-1と第2ガス式加速度センサ10-2の各々が、X方向とZ方向の2方向の加速度を検知することができるように配置されている。第1ガス式加速度センサ10-1と第2ガス式加速度センサ10-2のそれぞれによる検知結果を用いることによって、例えば補正処理を行うことが可能となる。
 他の例として、加速度を検知可能な方向が、第1ガス式加速度センサ10-1と第2ガス式加速度センサ10-2とで異なっていてもよい。図19に示される例では、加速度を検知可能な面内方向が、第1ガス式加速度センサ10-1と第2ガス式加速度センサ10-2とで異なっている(交差している)。より詳細には、第1ガス式加速度センサ10-1は、X方向とZ方向の2方向の加速度を検知することができるように配置されている。それに対し、第2ガス式加速度センサ10-2は、Y方向とZ方向の2方向の加速度を検知することができるように配置されている。これにより、全方向の加速度を検知することが可能となる。
 尚、矛盾しない限りにおいて、本実施の形態を既出の実施の形態と組み合わせることも可能である。
 6.第6の実施の形態
 第6の実施の形態では、上記の第5の実施の形態と同様に、半導体装置に、複数のガス式加速度センサ10が設けられる。但し、第5の実施の形態とは異なり、単一のベースチップ100と単一のキャップチップ200を用いて複数のガス式加速度センサ10が形成される。尚、第5の実施の形態と重複する説明は適宜省略する。
 図20に示されるように、単一のベースチップ100上に単一のキャップチップ200がマウントされている。キャップチップ200の周囲はサイドフィル250で囲まれている。第1ガス式加速度センサ10-1のヒータ20と第2ガス式加速度センサ10-2のヒータ20は、単一のキャップチップ200に形成されている。第1ガス式加速度センサ10-1の温度センサ30及び第2ガス式加速度センサ10-2の温度センサ30は、単一のベースチップ100に形成されている。
 ここで、第1ガス式加速度センサ10-1と第2ガス式加速度センサ10-2のそれぞれを独立して動作させるためには、それぞれの空間40を確保する必要がある。そのために、本実施の形態によれば、第1ガス式加速度センサ10-1と第2ガス式加速度センサ10-2との間に、第1ガス式加速度センサ10-1と第2ガス式加速度センサ10-2を隔離するための「パーティション」が形成される。
 パーティションとして、絶縁膜が形成されてもよい。あるいは、バンプ300を利用することによりパーティションが形成されてもよい。具体的には、図20に示されるように、隙間なく一列に配置された複数のバンプ300によって「バンプ列300A」が形成される。このバンプ列300Aがパーティションとして用いられてもよい。尚、バンプ例300Aは導電性であるため、バンプ列300Aとベースチップ100側の温度センサ30とが接触しないように注意する必要がある。また、バンプ列300Aは隣接するガス式加速度センサに影響しないのであれば、多少の隙間があるように並んでいてもよい。
 図20で示される例では、第1ガス式加速度センサ10-1と第2ガス式加速度センサ10-2の各々が、X方向とZ方向の2方向の加速度を検知することができるように配置されている。第1ガス式加速度センサ10-1と第2ガス式加速度センサ10-2のそれぞれによる検知結果を用いることによって、例えば補正処理を行うことが可能となる。
 他の例として、加速度を検知可能な方向が、第1ガス式加速度センサ10-1と第2ガス式加速度センサ10-2とで異なっていてもよい。図21に示される例では、加速度を検知可能な面内方向が、第1ガス式加速度センサ10-1と第2ガス式加速度センサ10-2とで異なっている(交差している)。より詳細には、第1ガス式加速度センサ10-1は、X方向とZ方向の2方向の加速度を検知することができるように配置されている。それに対し、第2ガス式加速度センサ10-2は、Y方向とZ方向の2方向の加速度を検知することができるように配置されている。これにより、全方向の加速度を検知することが可能となる。
 尚、矛盾しない限りにおいて、本実施の形態を既出の実施の形態と組み合わせることも可能である。
 以上、本発明者によってなされた発明を実施の形態に基づき具体的に説明したが、本発明は前記実施の形態に限定されるものではなく、その要旨を逸脱しない範囲で種々変更可能であることはいうまでもない。

Claims (18)

  1.  ヒータ、第1温度センサ及び第2温度センサを構成要素として含むガス式加速度センサと、
     前記構成要素のうち前記ヒータが第1表面に形成された第1チップと、
     前記構成要素のうち前記第1温度センサと前記第2温度センサが第2表面に形成された第2チップと、
     前記第1チップと前記第2チップとを電気的に接続する接続部材と
     を備え、
      前記第1チップと前記第2チップは、前記第1表面と前記第2表面が対向するように、前記接続部材を介して積層されており、
      前記第1チップと前記第2チップの積層方向において、前記ヒータの位置は、前記第1温度センサ及び前記第2温度センサの位置と異なっており、
      前記積層方向に直交する第1面内方向において、前記第1温度センサと前記第2温度センサは、前記ヒータを挟んで対向するように配置されており、
      前記第1チップと前記第2チップのうち一方が、ベースチップであり、
      前記第1チップと前記第2チップのうち他方が、前記ベースチップ上に積層されたキャップチップであり、
      前記キャップチップに形成された前記ガス式加速度センサの前記構成要素は、前記接続部材と直接接触している
     半導体装置。
  2.  請求項1に記載の半導体装置であって、
     前記第1チップが前記キャップチップであり、
     前記第2チップが前記ベースチップである
     半導体装置。
  3.  請求項1に記載の半導体装置であって、
     前記キャップチップの半導体基板の欠陥密度は、前記ベースチップの半導体基板の欠陥密度よりも高い
     半導体装置。
  4.  請求項3に記載の半導体装置であって、
     前記ベースチップはトランジスタを有し、
     前記キャップチップはトランジスタを有さない
     半導体装置。
  5.  請求項1に記載の半導体装置であって、
     前記接続部材はバンプである
     半導体装置。
  6.  請求項1に記載の半導体装置であって、
     前記積層方向と直交し且つ前記第1面内方向と交差する方向は、第2面内方向であり、
     前記ガス式加速度センサの前記構成要素は、前記第2面内方向に延在するように形成された金属配線である
     半導体装置。
  7.  請求項6に記載の半導体装置であって、
     前記接続部材は、前記第2面内方向において離間して設けられた一対の接続部材を含み、
     前記キャップチップに形成された前記ガス式加速度センサの前記構成要素の各々は、前記一対の接続部材と直接接触している
     半導体装置。
  8.  請求項1に記載の半導体装置であって、
     前記ガス式加速度センサは、更に、第3温度センサと第4温度センサを前記構成要素として含み、
     前記第3温度センサ及び前記第4温度センサは、前記第1チップの前記第1表面に形成されており、
     前記第1面内方向において、前記第3温度センサと前記第4温度センサは、前記ヒータを挟んで対向するように配置されている
     半導体装置。
  9.  請求項1に記載の半導体装置であって、
     前記ガス式加速度センサは、更に、他のヒータを前記構成要素として含み、
     前記他のヒータは、前記第2チップの前記第2表面に形成されており、
     前記第1面内方向において、前記第1温度センサと前記第2温度センサは、前記他のヒータを挟んで対向するように配置されている
     半導体装置。
  10.  請求項9に記載の半導体装置であって、
     前記ヒータと前記他のヒータは交互に通電される
     半導体装置。
  11.  請求項1に記載の半導体装置であって、
     前記ガス式加速度センサの数は複数であり、
     前記複数のガス式加速度センサの各々が、前記構成要素を含んでいる
     半導体装置。
  12.  請求項11に記載の半導体装置であって、
     前記複数のガス式加速度センサは、第1ガス式加速度センサと第2ガス式加速度センサとを含み、
     前記第1ガス式加速度センサに関する前記第1面内方向は、前記第2ガス式加速度センサに関する前記第1面内方方向と交差している
     半導体装置。
  13.  請求項11に記載の半導体装置であって、
     前記キャップチップの数は複数であり、
     前記複数のキャップチップのそれぞれが前記複数のガス式加速度センサに対応している
     半導体装置。
  14.  請求項11に記載の半導体装置であって、
     前記複数のガス式加速度センサ間には、前記複数のガス式加速度センサのそれぞれを隔離するパーティションが形成されている
     半導体装置。
  15.  請求項14に記載の半導体装置であって、
     前記パーティションは、複数のバンプで形成されている
     半導体装置。
  16.  請求項1に記載の半導体装置であって、
     前記ベースチップ上と前記キャップチップ上には絶縁層が形成されており、前記ベースチップ上の絶縁層の層数は前記キャップチップ上の絶縁層の層数より多い
     半導体装置。
  17.  加速度センサを構成する温度センサが配置された第1チップと、
     前記加速度センサを構成するヒータが配置された第2チップと、
     前記第1チップと前記第2チップとの間に配置され、前記温度センサと前記ヒータが配置される空間を区画する接続部材とを有し、
     前記ヒータの両端は前記接続部材と直接接触して前記第1チップと電気的に接続される
     半導体装置。
  18.  半導体装置の製造方法であって、
     前記半導体装置は、ヒータ、第1温度センサ及び第2温度センサを構成要素として含むガス式加速度センサを備え、
     前記製造方法は、
      第1チップの第1表面上に、前記構成要素のうち前記ヒータを形成する工程と、
      第2チップの第2表面上に、前記構成要素のうち前記第1温度センサと前記第2温度センサを形成する工程と、
      前記第1チップと前記第2チップを、前記第1表面と前記第2表面が対向するように、接続部材を介してフリップ接続する工程と
     を含み、
     前記第1チップと前記第2チップの積層方向において、前記ヒータの位置は、前記第1温度センサ及び前記第2温度センサの位置と異なっており、
      前記積層方向に直交する第1面内方向において、前記第1温度センサと前記第2温度センサは、前記ヒータを挟んで対向するように配置され、
      前記第1チップと前記第2チップのうち一方が、ベースチップであり、
      前記第1チップと前記第2チップのうち他方が、前記ベースチップ上に積層されたキャップチップであり、
      前記キャップチップに形成された前記ガス式加速度センサの前記構成要素は、前記接続部材と直接接触する
     半導体装置の製造方法。
