Description

노광 장치 및 이를 사용한 기판 처리 장치
본 발명은 노광 장치 및 상기 노광 장치를 사용한 기판 처리 장치에 관한 것이다.
최근 이동 단말기에 사용되고 있는 터치스크린의 터치인식 방식은 감압방식에서 정전용량방식으로 변화하고 있다. 정전용량방식의 터치스크린은 광을 투과시키면서 전류가 흐를 수 있는 투명 전극을 사용하여 만들어진다. 현재 이러한 투명 전극은 투명 전극 필름을 시트 형태로 절단하고, 절단된 투명 전극에 패턴을 형성하는 방법으로 제조된다.
그러나, 투명 전극에 패턴을 형성하는 공정은 포토리소그래피나 도전성 물질의 인쇄 등의 방법으로 진행되는데, 이러한 방법은 느린 생산속도, 높은 제조비용 및 패턴의 낮은 한계해상도와 같은 문제점들이 있어 고성능의 터치스크린을 보다 효율적으로 제조하기 위해서는 개선될 필요가 있다.

본 발명의 일 실시예에 따른 노광 장치(100)는, 이동하는 기판(10)에 대하여 원통형으로 형성된 마스크부(12)가 회전을 하고, 상기 마스크부(12) 내에 구비된 광원부(13)가 마스크부(12)의 곡면에 형성된 패턴을 통해 광을 조사하여 기판(10)을 노광시킨다. 또한, 상기 마스크부(12)에 연결된 구동부(14)는 마스크부(12)를 회전시키는 동력을 공급하며, 마스크부(12)와 기판(10) 간의 거리를 조절하기 위해 상기 마스크부(12)를 이동시킬 수 있다.
도 1 및 도 2에 도시된 바와 같이, 본 발명의 일 실시예에 따른 노광 장치(100)는 이동부(11), 마스크부(12), 광원부(13) 및 구동부(14)를 포함할 수 있다.
상기 이동부(11)는 기판(10)을 이동시킬 수 있다. 상기 마스크부(12)는 원통으로 형성되고, 상기 원통의 곡면에 패턴을 가질 수 있다. 상기 광원부(13)는 상기 마스크부(12) 내부에 구비되어 기판(10)에 광을 조사할 수 있다. 상기 구동부(14)는 마스크부(12)를 회전시키며, 상기 마스크부(12)와 상기 기판(10) 간의 거리를 조절하도록 마스크부(12)를 이동시킬 수 있다.
본 발명의 일 실시예에 따르면, 상기 이동부(11)는 기판(10)을 하부에서 지지하며 기 결정된 방향으로 이동하는 컨베이어를 포함할 수 있다. 상기 컨베이어 상에 놓인 기판(10)은 컨베이어의 이동에 따라 노광 장치(100)를 지나가며, 노광 장치(100)에 구비된 마스크부(12) 및 광원부(13)에 의해 기판 표면에 패턴이 형성된다.
도 1에 도시된 실시예에서는 상기 이동부(11)로 컨베이어가 사용되었으나, 기판(10)이 롤투롤(roll-to-roll) 또는 롤투플레이트(roll-to-plate) 공정으로 처리되는 경우, 상기 이동부(11)는 기판(10)이 감긴 롤을 회전시켜 기판을 감거나 푸는 모터를 포함할 수도 있다.
도 2는 본 발명의 일 실시예에 따른 노광 장치(100)의 단면을 도시하는 단면도이다. 도 2에 도시된 바와 같이, 본 발명의 일 실시예에 따르면, 상기 기판(10)은 상면에 감광수단(101)이 제공된 투명 필름(102)일 수 있다. 상기 감광수단(101)은 포토레지스트 및 감광 필름 중 적어도 하나일 수 있다.
본 발명의 일 실시예에 따르면, 상기 마스크부(12)는 광을 투과시키는 원통형 프레임(121), 및 패턴이 형성되고 상기 원통형 프레임(121)의 외주면 상에 위치하는 패턴층(122)을 포함할 수 있다. 상기 원통형 프레임(1212)은 광원부(13)에서 생성된 광이 기판(10)으로 전달될 수 있도록 투명 재질, 예컨대 석영, 투명폴리머, 유리 등으로 만들어질 수 있다.
상기 패턴층(122)에는 패턴이 형성된다. 상기 패턴층(122)은 상기 원통형 프레임(121)의 외주면 상에 위치할 수 있으나, 패턴층(122)의 위치는 이에 제한되지 않고 원통형 프레임(121)의 내주면 상에 위치할 수도 있다. 상기 패턴층(122)은 접착수단을 사용하여 상기 원통형 프레임(121)에 부착될 수 있으며, 일 실시예에 따르면 상기 접착수단은 접착제 및 양면 테이프 중 적어도 하나를 포함할 수 있으나 이에 제한되지는 않는다.
본 발명의 일 실시예에 따르면, 상기 패턴층(122)은 돌출부 및 함몰부 중 적어도 하나가 배열된 투명 시트일 수 있다. 이와 같이, 기저층으로부터 소정 높이로 돌출된 돌출부 또는 소정 깊이로 함몰된 함몰부가 투명 시트의 평면 상에 배열되어 패턴층(122)을 구성하는 경우, 상기 패턴층(122)은 위상 변이 리소그래피(phase shift lithography) 방식으로 기판에 패턴을 형성할 수 있다.
도 3은 본 발명의 일 실시예에 따른 패턴층(122)의 평면도이다.
도 3에 도시된 바와 같이, 상기 패턴층(122)은 광을 투과시키는 투명 시트(20)로 구성되며, 상기 투명 시트(20) 상에는 돌출부(201)가 규칙적으로 배열될 수 있다. 본 발명의 다른 실시예에 따르면, 상기 돌출부(201)는 상기 투명 시트(20) 상에서 불규칙적으로 배열될 수도 있다.
도 3에 도시된 바와 같이, 상기 돌출부(201)는 사각형의 윤곽을 가질 수 있으나, 돌출부의 형상은 이에 제한되지 않고, 직선형, 원형, 타원형 또는 다각형의 윤곽을 가질 수도 있다. 또한, 도 3에 도시된 바와 같이, 본 발명의 일 실시예에서 상기 투명 시트(20)에 배열되는 돌출부(201)는 단일 형상으로만 구성될 수 있으나, 다른 실시예에서는 둘 이상의 형상이 혼합되어 구성될 수도 있다.
본 발명의 일 실시예에 따르면, 상기 돌출부(201)는 상기 투명 시트(20) 상에서 서로 이격되어 배열될 수 있다. 도 4는 도 3에 도시된 패턴층(122)을 A-A' 방향으로 절단한 모습을 나타내는 단면도이다. 도 4에 도시된 바와 같이, 상기 돌출부(201)는 투명 시트(20) 상에서 간격 d 만큼 이격되어 배열될 수 있다.
도 3 및 도 4에 도시된 실시예에서는, 상기 투명 시트(20) 상에 돌출부(201)만 배열되어 있으나, 본 발명의 다른 실시예에 따르면, 상기 패턴층(122)은 기저층으로부터 소정 깊이만큼 함몰된 함몰부가 규칙적으로 배열된 투명 시트일 수도 있다.
도 5는 본 발명의 다른 실시예에 따라 투명 시트(20) 상에 함몰부(202)가 규칙적으로 배열된 패턴층(122)의 단면도이다. 본 발명의 일 실시예에 따르면, 상기 함몰부(202)는 투명 시트(20) 상에 규칙적으로 배열될 수 있으나, 이에 제한되지 않고, 상기 함몰부(202)는 투명 시트(20) 상에서 불규칙적으로 배열될 수도 있다.
또한, 도 5에 도시된 바와 같이, 상기 함몰부(202)는 상기 투명 시트(20) 상에서 서로 이격되어 배열될 수 있다. 상기 투명 시트(20)의 평면 상에서 상기 함몰부(202)는 사각형, 삼각형, 오각형과 같은 다각형의 윤곽을 가질 수 있으나, 함몰부(202)의 형상은 이에 제한되지 않고, 원형 또는 타원형으로도 형성될 수 있다. 나아가, 본 발명의 일 실시예에서 상기 함몰부(202)는 단일 형상으로만 구성될 수 있으나, 다른 실시예에서는 둘 이상의 형상이 혼합되어 구성될 수도 있다.
본 발명의 다른 실시예에 따르면, 상기 패턴층(122)은 투명 시트(20)에 돌출부(201)와 함몰부(202) 둘 모두가 배열되도록 구성될 수도 있다.
이와 같이, 위상 변이 리소그래피 방식으로 기판(10)에 패턴을 형성하는 경우, 본 발명의 일 실시예에 따른 마스크부(12)는, 돌출부 및 함몰부 중 적어도 하나가 규칙적으로 또는 불규칙적으로 배열된 투명 시트를 패턴층(122)으로 포함할 수 있다.
본 발명의 다른 실시예에 따르면, 상기 노광 장치(100)는 위상 변이 리소그래피 방식 대신 포토리소그래피(photolithography) 방식을 이용하여 기판에 패턴을 형성할 수 있다. 이 경우, 상기 패턴층(122)은 광을 차단하는 불투명한 물질이 부착된 투명 필름일 수 있다.
도 6은 본 발명의 다른 실시예에 따른 패턴층(122)의 평면도를 도시한다.
도 6에 도시된 바와 같이, 본 발명의 다른 실시예에 따른 패턴층(122)은 광을 차단할 수 있는 불투명한 물질(203)이 규칙적으로 부착된 투명 필름(20)일 수 있다. 도 6의 실시예에서는 불투명한 물질(203)이 규칙적으로 부착되어 있으나, 다른 실시예에서는 불투명한 물질이 불규칙적으로 부착될 수도 있다.
예를 들어, 도 7에 도시된 바와 같이, 상기 패턴층(122)은 기판(10)에 전사하고자 하는 도선이나 회로의 패턴에 따라 불투명한 물질(203)이 투명 필름(20)의 소정 영역에 부착되어 형성될 수 있다.
또한, 도 6의 실시예에서는 불투명한 물질(203)이 사각형 모양의 광 차단 영역을 형성하도록 부착되었으나, 상기 광 차단 영역의 형상은 원형, 타원형 및 다각형 중 적어도 하나일 수 있다. 본 발명의 일 실시예에 따르면, 상기 불투명한 물질이 부착된 투명 필름은, 포토리소그래피, 나노임프린트, 스텝퍼(stepper) 또는 스캐너(scanner)를 사용하여 제조될 수 있다.
본 발명의 일 실시예에 따르면, 상기 마스크부(12)는 기판(10)과 접촉 시 변형되는 쿠션층을 더 포함할 수 있다. 상기 쿠션층은 상기 패턴층(122) 상에 위치하며, 광을 투과시키도록 투명 재질로 만들어질 수 있다.
다시 도 1 및 도 2를 참조하면, 상기 광원부(13)는 상기 마스크부(12) 내부에 구비되어 상기 기판(10)에 광을 조사할 수 있다. 본 발명의 일 실시예에 따르면, 상기 광원부(13)는 광을 생성하는 광원(131), 및 광이 기판(10)을 향하도록 반사시키는 반사부재(132)를 포함할 수 있다.
상기 광원(131)은 자외선을 생성할 수 있으나, 패턴의 크기에 따라 X선 또는 전자빔을 생성할 수도 있다. 상기 광원(131)은 원통 형상을 가질 수 있으나, 상기 기판(10)을 향해 선 모양의 광을 생성하는 한 형상에는 제한이 없다.
상기 반사부재(132)는 상기 광원(131)을 둘러싸도록 배치되고, 광이 기판(10)을 향해 조사되도록 상기 기판(10)을 향하는 쪽에 슬릿(133)이 형성될 수 있다. 상기 반사부재(132)의 내측면은 반사물질로 코팅될 수 있어, 광원(131)으로부터 출사되는 광이 기판을 향해 반사되도록 한다. 실시예에 따라, 상기 반사부재(132)의 내측면은 반사물질로 코팅되지 않고, 광의 일부 또는 전부를 흡수할 수도 있다. 도 1 및 도 2에 도시된 실시예에서 상기 반사부재(132)는 상기 광원(131)과 접촉하여 광원의 둘레를 둘러싸지만, 다른 실시예에서 상기 반사부재(132)는 광원(131)으로부터 소정 간격 이격된 채 광원을 둘러쌀 수도 있다.
다시 도 1을 참조하면, 상기 구동부(14)는 마스크부(12)에 연결되어, 상기 마스크부(12)를 회전시키는 동력을 공급할 수 있다. 일 실시예에 따르면, 상기 구동부(14)는 마스크부(12)와 연결된 기어와, 상기 기어에 체결되어 동력을 공급하는 체인을 포함할 수 있다. 상기 체인은 모터와 같이 회전력을 제공하는 회전수단에 연결되어 상기 마스크부(12)를 회전시키는 동력을 전달할 수 있다. 하지만, 상기 구동부(14)의 구성은 기어와 체인으로 제한되지 않고, 모터와 같은 회전수단으로부터 마스크부(12)에 회전력을 전달하는 임의의 다양한 메커니즘으로 구성될 수 있다.
또한, 상기 구동부(14)는 마스크부(12)와 기판(10) 간의 거리를 조절하도록 상기 마스크부(12)를 이동시킬 수 있다. 본 발명의 일 실시예에 따르면, 상기 구동부(14)는 마스크부(12)가 기판(10)에 접촉하거나 마스크부(12)가 기판(10)으로부터 이격되도록 상기 마스크부(12)를 승강시킬 수 있다.
도 8은 본 발명의 일 실시예에 따라 구동부(14)가 마스크부(12)를 이동시켜 마스크부(12)와 기판(10) 간의 거리를 조절하는 과정을 설명하는 도면이다.
도 8에 도시된 바와 같이, 상기 구동부(14)는 마스크부(12)가 기판(10)에 접촉한 상태(도 8의 좌측도면)에서, 상기 마스크부(12)를 위로 들어올려 마스크부(12)가 기판(10)으로부터 이격되도록(도 8의 우측도면) 구동할 수 있다. 반대로, 상기 구동부(14)는 마스크부(12)가 기판(10)으로부터 떨어진 상태에서, 마스크부(12)를 아래로 하강시켜 마스크부(12)가 기판(10)에 접촉하도록 구동할 수도 있다.
다시 말해, 본 발명의 일 실시예에 따르면, 상기 구동부(14)는 구동부를 조작하는 제어신호를 수신하여, 도 8에 도시된 바와 같이 마스크부(12)가 접촉모드(도 8의 좌측)와 이격모드(도 8의 우측) 간에 전환될 수 있도록 마스크부를 이동시킬 수 있다.
일 실시예에 따르면, 상기 구동부(14)는 마스크부(12)를 상하로 이동시키기 위해, 상기 마스크부(12)에 연결된 바(bar)와, 상기 바에 구비된 랙(rack)과 체결되어 회전하는 피니언(pinion)을 포함할 수 있다. 하지만, 상기 구동부(14)의 구성은 랙과 피니언의 조합으로 제한되지 않고, 상기 마스크부(12)를 상하로 이동시킬 수 있는 임의의 다양한 메커니즘으로 구성될 수 있다.
도 9는 본 발명의 일 실시예에 따라 기판(10)과 마스크부(12)가 서로 접촉하여 동작하는 모습을 설명하는 도면이다.
도 9에 도시된 바와 같이, 상기 구동부(14)는, 마스크부(12)가 기판(10)에 접촉하여 회전하는 접촉모드에서, 마스크부(12)의 외주면에서의 선속도(Vl)가 기판(10)의 이동속도(Vs)와 동일하도록 상기 마스크부(12)를 회전시킬 수 있다.
도 10은 본 발명의 일 실시예에 따라 기판(10)과 마스크부(12)가 서로 이격되어 동작하는 모습을 설명하는 도면이다.
도 10에 도시된 바와 같이, 상기 구동부(14)는, 마스크부(12)가 기판(10)으로부터 이격되어 회전하는 이격모드에서, 마스크부(12)의 외주면에서의 선속도(Vl)가 기판(10)의 이동속도(Vs)보다 빠르거나 느리도록 상기 마스크부(12)를 회전시킬 수 있다.
도 9에 도시된 바와 같이, 마스크부(12)의 외주면에서의 선속도(Vl)가 기판(10)의 이동속도(Vs)와 동일하게 회전하는 경우, 기판(10)에 전사되는 패턴은 마스크부(12)의 패턴과 동일하게 형성된다. 반면, 도 10에 도시된 바와 같이, 마스크부(12)의 외주면에서의 선속도(Vl)가 기판(10)의 이동속도(Vs)보다 더 빠르게 회전하는 경우, 기판(10)에 전사되는 패턴은 마스크부(12)의 패턴보다 더 조밀하게 형성될 수 있다. 또한, 마스크부(12)의 외주면에서의 선속도가 기판(11)의 이동속도보다 느리게 회전하는 경우에는, 기판(11)에 전사되는 패턴은 마스크부(12)가 갖는 패턴보다 더 엉성하게 형성될 수 있다.
도 11은 도 6에 도시된 패턴을 갖는 마스크부의 선속도가 기판의 이동 속도와 동일하게 회전하는 경우 기판(10)에 전사된 패턴을 도시하며, 도 12는 상기 마스크부의 선속도가 기판의 이동 속도보다 빠르게 회전하는 경우 기판(10)에 전사되는 패턴을 도시하며, 도 13은 상기 마스크부의 선속도가 기판의 이동 속도보다 느리게 회전하는 경우 기판(10)에 전사되는 패턴을 도시한다.
도 11에 도시된 바와 같이, 마스크부의 선속도와 기판의 이동 속도가 동일하면, 마스크부(12)의 패턴과 기판(10)에 전사된 패턴은 1:1로 매칭이 될 수 있다. 하지만, 도 12에 도시된 바와 같이, 마스크부의 선속도가 기판의 이동 속도보다 빠르면, 마스크부(12)의 패턴에 비해 기판(10)에 전사된 패턴이 기판의 이동 방향으로 보다 조밀하게 형성됨을 확인할 수 있다. 또한, 도 13에 도시된 바와 같이, 마스크부의 선속도가 기판의 이동 속도보다 느리면, 마스크부(12)의 패턴에 비해 기판(10)에 전사된 패턴이 기판의 이동 방향으로 보다 엉성하게 형성됨을 알 수 있다.
본 발명의 일 실시예에 따르면, 상기 노광 장치(100)는 기판(10)을 마스크부(12)에 대하여 정렬시켜 노광할 수 있다. 상기 기판(10)을 다수의 레이어에 걸쳐 처리하는 경우, 원하는 패턴을 얻기 위해서는 각 레이어를 처리할 때마다 기판(10)과 마스크부(12)를 정렬시킬 필요가 있다.
이를 위해, 상기 노광 장치(100)는, 마스크부(12) 및 기판(10)에 표시된 정렬 마크를 촬영하는 촬영부, 및 상기 마스크부(12)에 표시되 정렬 마크와 상기 기판(10)에 표시된 정렬 마크가 일치하도록 상기 마스크부 및 상기 기판 중 적어도 하나의 위치를 조절하는 위치 조절부를 더 포함할 수 있다.
도 14는 본 발명의 일 실시예에 따라 기판(10)에 표시된 정렬 마크를 예시적으로 나타내는 사시도이며, 도 15는 본 발명의 일 실시예에 따라 마스크부(12)에 표시된 정렬 마크를 예시적으로 나타내는 사시도이다.
도 14 및 도 15에 도시된 바와 같이, 일 실시예에 따르면, 기판(10)은 가장자리에 정렬 마크(301)가 표시될 수 있으며, 마스크부(12)는 원통의 가장자리에 정렬 마크(302)가 표시될 수 있으나, 이에 제한되지 않고 상기 정렬 마크는 기판 및 마스크부 원통의 가장자리 외에 다른 부분에 표시될 수도 있다.
또한, 도 14 및 도 15에 도시된 정렬 마크(301, 302)는 십자 모양으로 표시되었으나, 상기 정렬 마크의 형상은 이에 제한되지 않고 다양한 모양을 가질 수 있다.
이하, 도 16 내지 도 20을 참조하여, 본 발명의 일 실시예에 따라 상기 노광 장치(100)가 기판(10)과 마스크부(12)를 정렬시키는 과정을 설명하기로 한다.
마스크부(12)에 구비된 패턴으로 기판(10)을 노광시키기 전에 기판(10)과 마스크부(12)를 정렬시키기 위해, 상기 마스크부(12)는 상기 기판(10)으로부터 이격되어 배치될 수 있다.
이 경우, 도 16에 도시된 바와 같이, 마스크부(12)는 기판(10)과 정렬되지 않은 상태로 배치되어, 상기 기판(10)에 표시된 정렬 마크(301)와 상기 마스크부(12)에 표시된 정렬 마크(302)는 서로 일치되지 않은 상태로 어긋나 있을 수 있다.
일 실시예에 따르면, 상기 노광 장치(100)는 촬영부 및 위치 조절부를 더 포함할 수 있으며, 상기 노광 장치(100)는 상기 촬영부가 촬영한 정렬 마크(301, 302)의 이미지를 처리하고, 이미지 처리 결과를 기반으로 상기 위치 조절부를 이용하여 기판(10) 및 마스크부(12) 중 적어도 하나의 위치를 조절할 수 있다.
도 17은 본 발명의 일 실시예에 따라 상기 촬영부가 상기 정렬 마크(301, 302)를 촬영하는 모습을 설명하기 위한 예시적인 도면이다.
도 17에 도시된 바와 같이, 상기 촬영부(151, 152)는 노광 공정이 개시되기 전에 상기 마스크부(12)의 내부로 인입되어 상기 정렬 마크(301, 302)를 촬영할 수 있다. 일 실시예에 따르면, 상기 촬영부(151, 152)는 상기 정렬 마크(301, 302)를 고배율로 확대 촬영할 수 있는 카메라를 포함할 수 있다.
본 발명의 일 실시예에 따르면, 상기 촬영부(151, 152)는 상기 정렬 마크(301, 302)의 수직 상방향에 위치하도록 이동될 수 있으나, 이에 제한되지 않고 상기 정렬 마크를 촬영할 수 있는 임의의 위치로 이동될 수도 있다.
도 17에 도시된 실시예에서, 상기 촬영부(151, 152)는 기판(10) 및 마스크부(12) 원통의 가장자리에 표시된 정렬 마크(301, 302)를 촬영하기 위해 두 대의 카메라를 포함하지만, 상기 카메라의 개수는 정렬 마크의 개수에 따라 변경될 수 있다.
도 18은 정렬 공정 전에 촬영된 정렬 마크(301, 302)의 모습을 예시적으로 나타내는 도면이고, 도 19는 본 발명의 일 실시예에 따라 기판(10) 또는 마스크부(12)를 병진 이동시킨 후 촬영된 정렬 마크(301, 302)의 모습을 나타내는 도면이고, 도 20은 본 발명의 일 실시예에 따라 기판(10) 또는 마스크부(12)를 회전 이동시킨 후 촬영된 정렬 마크(301, 302)의 모습을 나타내는 도면이다.
도 18에 도시된 바와 같이, 기판(10)과 마스크부(12)가 서로 정렬되지 않은 상태인 경우, 기판(10)에 표시된 정렬 마크(301)와 마스크부(12)에 표시된 정렬 마크(302)는 서로 어긋나 있다.
일 실시예에 따르면, 상기 위치 조절부는 상기 정렬 마크를 촬영하여 얻은 이미지를 처리한 결과를 기반으로 상기 마스크부(12) 및 상기 기판(10)을 지지하는 컨베이어(11) 중 적어도 하나를 병진 또는 회전 이동시켜, 상기 정렬 마크(301, 302)를 일치시킬 수 있다.
일 예로, 상기 위치 조절부는 상기 마스크부(12)를 x축 방향으로 -x1만큼 병진 이동시키고 y축 방향으로 y1만큼 병진 이동시켜, 도 19에 도시된 바와 같이 두 정렬 마크(301, 302)의 중심을 일치시킬 수 있다. 다른 예로, 상기 위치 조절부는 상기 기판(10)을 지지하는 컨베이어(11)를 x축 방향으로 x1만큼 병진 이동시키고 y축 방향으로 -y1만큼 병진 이동시킬 수도 있다. 실시예에 따라, 상기 위치 조절부는 마스크부(12)와 컨베이어(11) 둘 모두를 이동시킬 수도 있다.
그러고 나서, 상기 위치 조절부는 상기 마스크부(12)를 반시계 방향으로 θ1만큼 회전 이동시켜, 도 20에 도시된 바와 같이 상기 정렬 마크(301, 302)를 완전히 일치시킬 수 있다. 실시예에 따라, 상기 위치 조절부는 상기 컨베이어(11)를 시계 방향으로 θ1만큼 회전 이동시킬 수도 있으며, 상기 마스크부와 상기 컨베이어 둘 모두를 회전시킬 수도 있다.
상기 위치 조절부는 마스크부(12) 및 컨베이어(11) 중 적어도 하나에 연결되어 병진 또는 회전 이동시키는 기계장치를 포함할 수 있다.
일 실시예에 따르면, 상기 위치 조절부는 상기 노광 장치(100)의 사용자가 상기 정렬 마크(301, 302)를 촬영한 이미지를 보면서 입력한 조작 입력을 기반으로 컨베이어 및 마스크부 중 적어도 하나를 이동시킬 수 있으나, 실시예에 따라 상기 노광 장치(100)는 상기 이미지를 처리하여 두 정렬 마크(301, 302) 간의 이격 거리 및 각도를 계산하고, 계산 결과를 기반으로 상기 컨베이어 및 상기 마스크부 중 적어도 하나를 자동으로 이동시킬 수도 있다.
상기 정렬 마크(301, 302)가 일치하게 되어 기판(10) 및 마스크부(12) 간의 정렬 공정이 완료되면, 상기 촬영부(151, 152)는 상기 마스크부(12)의 외부로 인출될 수 있으며, 그 뒤 전술한 노광 공정이 진행될 수 있다.
도 21은 본 발명의 일 실시예에 따른 기판 처리 장치를 개략적으로 도시하는 도면이다.
도 21에 도시된 바와 같이, 상기 기판 처리 장치(200)는 기판(10)을 이동시키는 이동부, 상기 기판(10)에 감광수단을 제공하는 감광수단 제공부(23), 상기 감광수단이 제공된 기판에 광을 조사하는 노광부(24), 상기 광이 조사된 기판(10)을 현상하는 현상부(25), 및 상기 현상된 기판에 도전성 물질을 제공하는 도전성 물질 제공부(26)를 포함할 수 있다.
상기 노광부(24)는 전술한 본 발명의 일 실시예에 따른 노광 장치(100)에 대응할 수 있다. 다시 말해, 상기 노광부(24)는, 원통으로 형성되고 상기 원통의 곡면에 패턴을 가지는 마스크부, 상기 마스크부 내부에 구비되어 기판에 광을 조사하는 광원부, 및 상기 마스크부를 회전시키며 마스크부와 기판 간의 거리를 조절하도록 마스크부를 이동시키는 구동부를 포함할 수 있다.
본 발명의 일 실시예에 따르면, 상기 기판(10)은 전도성 물질이 덮인 투명 필름일 수 있다. 상기 전도성 물질은 알루미늄, 몰리브덴, 알루미늄과 몰레브덴의 합금, 금, 은, 철, 텅스텐, 크롬, 니켈, 구리, 니켈과 구리의 합금, 알루미늄 합금 및 구리 합금으로 구성된 그룹으로부터 선택된 물질일 수 있으나, 이에 제한되지 않고 전류가 흐를 수 있는 임의의 물질일 수 있다.
상기 투명 필름은 PET(polyethylene terephthalate) 또는 TAC(tri-acetyl cellulose)로 만들어질 수 있으나, 이에 제한되지 않고 광을 투과할 수 있는 임의의 투명 재질로 만들어질 수 있다.
본 발명의 일 실시예에 따르면, 상기 기판 처리 장치(200)는 처리 전의 기판(10)을 감아 보관하는 제 1 롤(21)을 더 포함할 수 있다. 이 경우, 상기 이동부는 제 1 롤(21)을 회전시키는 모터를 포함할 수 있다. 모터에 의해 제 1 롤(21)이 회전함으로써, 제 1 롤(21)에 감긴 기판(10)이 풀려나와 감광수단 제공부(23), 노광부(24) 및 현상부(25)로 이동하게 된다.
본 발명의 일 실시예에 따르면, 상기 기판 처리 장치(200)는 처리 후의 기판(10)을 감아 보관하는 제 2 롤(22)을 더 포함할 수 있다. 이 경우, 상기 이동부는 제 2 롤(22)을 회전시키는 모터를 포함할 수 있다. 모터에 의해 제 2 롤(22)이 회전함으로써, 기판(10)이 감광수단 제공부(23), 노광부(24) 및 현상부(25)를 거쳐 이동하게 되고, 처리가 끝난 기판(10)은 최종적으로 제 2 롤(22)에 감기게 된다.
본 발명의 일 실시예에 따르면, 상기 기판 처리 장치(200)는 제 1 롤(21) 및 제 2 롤(22) 중에서 어느 하나만 포함할 수 있으나, 실시예에 따라 상기 기판 처리 장치(200)는 제 1 롤(21) 및 제 2 롤(22) 둘 모두를 포함할 수도 있다. 상기 기판처리 장치(200)가 하나의 롤만을 포함하는 경우, 롤 투 플레이트 또는 플레이트 투 롤 공정으로 기판을 처리할 수 있다. 반면, 상기 기판 처리 장치(200)가 두 개의 롤을 포함하는 경우, 롤 투 롤 공정으로 기판을 처리할 수 있다.
실시예에 따라, 상기 기판 처리 장치(200)는 롤을 포함하지 않을 수도 있으며, 이 경우 상기 기판(10)은 기판을 지지하여 일 방향으로 이동시키는 컨베이어에 의해 이동될 수 있다.
본 발명의 일 실시예에 따르면, 상기 감광수단 제공부(23)는 기판(10)에 포토레지스트를 도포하는 도포부를 포함할 수 있다. 일 실시예에 따르면, 상기 도포부는 블레이드를 이용하여 기판(10)에 공급된 포토레지스트를 일정 두께로 균일하게 펴 바르는 블레이딩 방식으로 포토레지스트를 기판(10)에 도포할 수 있다. 다른 실시예에 따르면, 상기 도포부는 포토레지스트를 기판(10)에 분사하는 스프레잉 방식으로 기판(10)에 포토레지스트를 제공할 수 있다.
본 발명의 일 실시예에 따르면, 상기 감광수단 제공부(23)는 기판(10)에 감광 필름을 부착하는 부착부를 포함할 수 있다. 이 실시예에서, 상기 부착부는 감광수단으로 포토레지스트 대신 감광 필름을 기판(10)에 부착하여 기판에 패턴을 전사할 수 있다. 실시예에 따라, 상기 감광수단 제공부(23)는 상기 도포부 및 상기 부착부 중 어느 하나를 포함하거나, 둘 모두를 포함할 수도 있다.
상기 노광부(24)는 원통형의 마스크를 기판(10)에 대하여 회전시키면서 마스크 내에 장착된 광원으로 기판(10)에 광을 조사하여, 마스크의 패턴을 기판(10)에 전사할 수 있다. 상기 노광부(24)에 구비된 구동부는 마스크에 연결되어, 상기 마스크가 기판(10)에 접촉하거나 기판(10)으로부터 이격되도록 마스크를 승강시킬 수 있다.
상기 구동부는, 마스크가 기판(10)에 접촉하여 회전하는 경우, 마스크의 외주면에서의 선속도(Vl)가 기판의 이동속도(Vs)와 동일하도록 마스크를 회전시킬 수 있다. 또한, 상기 구동부는, 마스크가 기판(10)으로부터 이격되어 회전하는 경우, 마스크의 외주면에서의 선속도(Vl)가 기판의 이동속도(Vs)보다 빠르거나 느리도록 마스크를 회전시킬 수 있다.
상기 현상부(25)는 기판(10)에 전사된 패턴을 현상한다. 본 발명의 일 실시예에 따르면, 상기 현상부(25)는 상기 광이 조사된 기판(10)을 현상액에 담금으로써 기판을 현상할 수 있다. 상기 현상부(25)는 기판(10)이 현상에 필요한 시간만큼 현상액을 지나 이동하도록 구성되어, 기판에 전사된 패턴을 현상할 수 있다.
도 22 내지 도 24는 본 발명의 일 실시예에 따른 현상부(25)의 단면도이다.
도 22에 도시된 바와 같이, 본 발명의 일 실시예에 따른 현상부(25)는 현상액(251)을 수용하는 수용부(252)를 포함할 수 있다. 상기 수용부(252)에는 기판(10)이 인입되는 인입구(253), 및 기판(25)이 인출되는 인출구(254)가 구비될 수 있다. 상기 인입구(253)를 통해 진입된 기판(10)은, 수용부(252) 내에 구비된 제 1 롤러(255)를 지나 현상액(251)을 향해 이동하며, 수용부(252) 내에서 현상액(251)에 잠기도록 구비된 제 2 롤러(256)를 지나 현상액(251) 밖을 향해 이동하며, 수용부(252) 내에 구비된 제 3 롤러(257)를 지나 인출구(254)를 통해 수용부(252) 밖으로 인출될 수 있다.
도 22에 도시된 본 발명의 일 실시예에 따른 현상부(25)는 세 개의 롤러(255, 256, 257)를 구비하지만, 실시예에 따라 상기 현상부(25)는 그 이상의 롤러를 구비할 수도 있다. 예를 들어, 도 23에 도시된 바와 같이, 상기 현상부(25)는 현상액(251)에 잠기도록 구비된 제 2 롤러(256)를 두 개 포함하여, 기판(10)이 현상액(251)에 보다 오래 잠기도록 할 수 있다.
나아가, 도 24에 도시된 바와 같이, 상기 현상부(25)는 현상액(251)에 잠긴 제 2 롤러(256)를 셋 이상 포함하고 롤러가 배치되는 높이를 상이하게 하여, 현상액(251) 내에서 기판이 이동하는 경로를 구불구불하게 형성할 수도 있다. 그 결과, 기판(10)은 기판에 전사된 패턴이 현상되기에 충분한 시간 동안 현상액(251)에 잠길 수 있다.
본 발명의 일 실시예에 따르면, 상기 이동부는 기판 처리 장치(200)의 동작을 제어하는 제어부로부터 제어신호를 수신하고, 상기 제어신호에 따라 기판(10)의 이동속도를 조절할 수 있다. 일 예로, 상기 이동부가 제 1 롤(21) 및 제 2 롤(22)을 회전시키는 모터를 포함하는 경우, 모터는 상기 제어부로부터 전송된 제어신호에 따라 모터의 회전속도를 제어하여, 기판(10)이 풀리고 감기는 속도를 조절할 수 있다.
다른 예로, 상기 이동부가 기판(10)을 지지하여 일 방향으로 이동시키는 컨베이어를 포함하는 경우, 상기 컨베이어를 이동시키는 모터는 상기 제어부로부터 전송된 제어신호에 따라 모터의 회전속도를 제어하여, 컨베이어가 이동하는 속도를 조절할 수 있다.
본 발명의 일 실시예에 따르면, 상기 도전성 물질 제공부(26)는 현상된 기판에 도전성 잉크를 도포하는 도전성 잉크 도포부, 및 상기 기판에 전사된 패턴을 채우고 남은 잉여 도전성 잉크를 제거하는 잉여 도전성 잉크 제거부를 포함할 수 있다.
일 실시예에 따르면, 상기 잉여 도전성 잉크 제거부는, 기판으로부터 상기 잉여 도전성 잉크를 긁어내는 닥터 블레이드를 이용하여 잉여 도전성 잉크를 제거할 수 있다.
다른 실시예에 따르면, 상기 잉여 도전성 잉크 제거부는, 기판으로부터 상기 잉여 도전성 잉크를 떼어내는 접착 테잎을 이용하여 잉여 도전성 잉크를 제거할 수 있다. 상기 접착 테잎을 이용하는 경우, 기판에 도전성 잉크가 도포된 뒤 기판 위에 남아있는 잉여 도전성 잉크가 굳어지면, 상기 잉여 도전성 잉크 제거부는 접착 테잎을 기판 위에 부착하여 떼어냄으로써, 기판으로부터 잉여 도전성 잉크를 제거할 수 있다.
또 다른 실시예에 따르면, 상기 잉여 도전성 잉크 제거부는, 기판으로부터 잉여 도전성 잉크를 닦아내기 위해 상기 잉여 도전성 잉크를 용해시키는 용해제를 이용할 수 있다. 상기 잉여 도전성 잉크 제거부는, 기판 위에 남아있는 잉여 도전성 잉크를 닦아낼 때, 상기 용해제를 이용하여 이미 굳어버린 잉여 도전성 잉크를 용해시켜 제거할 수 있다.
실시예에 따라, 상기 잉여 도전성 잉크 제거부는 상기 닥터 블레이드, 상기 접착 테잎 및 상기 용해제 중 어느 하나만을 이용하거나, 이들을 조합하여 이용함으로써 잉여 도전성 잉크를 제거할 수도 있다. 예를 들어, 상기 잉여 도전성 잉크 제거부는, 일차적으로 닥터 블레이드를 이용하여 기판으로부터 잉여 도전성 잉크를 긁어낸 뒤, 이차적으로 접착 테잎을 이용하여 기판에 남아있는 잉여 도전성 잉크를 떼어낼 수 있다. 다른 예로, 상기 잉여 도전성 잉크 제거부는, 기판 위에서 굳어버린 잉여 도전성 잉크를 용해제로 용해시킨 뒤, 닥터 블레이드를 이용하여 기판으로부터 긁어낼 수도 있다.
본 발명의 다른 실시예에 따르면, 상기 도전성 물질 제공부(26)는 도전성 물질을 기판에 증착시키는 증착부를 포함할 수도 있다.
본 발명의 일 실시예에 따르면, 상기 기판 처리 장치(200)는 도전성 물질이 제공된 기판으로부터 감광수단을 제거하는 감광수단 제거부(27)를 더 포함할 수 있다. 실시예에 따라, 기판에 도전성 물질로 형성된 도선과 함께 감광수단이 구비되어 사용되는 것이 요구되는 경우, 상기 감광수단 제거부(27)는 상기 기판으로부터 감광수단을 제거하지 않고 기판을 다음 스테이지로 통과시킬 수도 있다.

도 25에 도시된 바와 같이, 상기 기판 처리 방법(300)은, 기판을 이동시키는 단계(S31), 원통 형상의 마스크를 상기 기판에 대하여 회전시키는 단계(S32), 상기 마스크를 통해 기판에 광을 조사하는 단계(S33), 상기 기판과 상기 마스크 간의 간격을 변경하는 단계(S34), 및 상기 마스크를 통해 기판에 광을 조사하는 단계(S35)를 포함할 수 있다.
상기 단계(S31)는, 전술한 기판 처리 장치(200)의 이동부에 의해 수행될 수 있다. 처리 전 또는 후의 기판이 롤에 감겨 보관되는 경우, 상기 이동부는 롤을 회전시키는 모터를 포함할 수 있다. 기판이 롤 투 롤 공정으로 처리되지 않는 경우, 상기 이동부는 기판을 아래에서 지지하여 일 방향으로 이동시키는 컨베이어를 포함할 수 있다.

이상, 원통형 마스크를 기판에 대하여 회전시키면서 마스크를 통해 기판에 광을 조사하는 노광 장치, 기판 처리 장치 및 방법이 설명되었다. 전술한 본 발명의 일 실시예에 따른 노광 장치, 기판 처리 장치 및 방법에 따르면, 기판에 패턴을 전사하기 전에 기판을 시트 형태로 절단할 필요가 없어져, 연속적인 기판 처리 공정을 구현할 수 있다. 나아가, 본 발명의 일 실시예에 따르면, 기판 처리 공정의 수율이 개선될 수 있고, 대면적의 기판을 처리 가능하며, 기판 처리 공정의 속도가 빨라지고 비용이 절감되는 효과를 얻을 수 있다.
본 발명의 일 실시예에 따른 노광 장치, 기판 처리 장치 및 방법은, 상기 마스크를 기판에 접촉시켜 회전시키는 접촉모드와, 상기 마스크를 기판으로부터 이격시켜 회전시키는 이격모드로 동작할 수 있다.
또한, 본 발명의 일 실시예에 따르면, 기판에 패턴을 다양한 반복 주기로 전사시킬 수 있다. 마스크를 기판으로부터 이격시켜 마스크의 회전속도를 증가시키거나 기판의 이동속도를 감소시키는 경우, 기판에 전사되는 패턴의 반복 주기는 짧아질 수 있으며, 반대로 마스크의 회전속도를 감소시키거나 기판의 이동속도를 증가시키는 경우에는, 기판에 전사되는 패턴의 반복 주기는 길어질 수 있다.

  1. 기판을 이동시키는 이동부;
    원통으로 형성되고, 상기 원통의 곡면에 패턴을 가지는 마스크부;
    상기 마스크부 내부에 구비되어 상기 기판에 광을 조사하는 광원부; 및
    상기 마스크부를 회전시키며, 상기 마스크부와 상기 기판 간의 거리를 조절하도록 상기 마스크부를 이동시키는 구동부;

  21. 제 16 항에 있어서,
    상기 도전성 물질 제공부는:
    상기 현상된 기판에 도전성 잉크를 도포하는 도전성 잉크 도포부; 및
    상기 기판에 전사된 패턴을 채우고 남은 잉여 도전성 잉크를 제거하는 잉여 도전성 잉크 제거부;
    를 포함하는 기판 처리 장치.
  22. 제 21 항에 있어서,
    상기 잉여 도전성 잉크 제거부는:
    상기 기판으로부터 상기 잉여 도전성 잉크를 긁어내는 닥터 블레이드;
    상기 기판으로부터 상기 잉여 도전성 잉크를 떼어내는 접착 테잎; 및
    상기 기판으로부터 상기 잉여 도전성 잉크를 닦아내기 위해 상기 잉여 도전성 잉크를 용해시키는 용해제;
    중 적어도 하나를 이용하는 기판 처리 장치.
  23. 제 16 항에 있어서,
    상기 도전성 물질이 제공된 기판으로부터 상기 감광수단을 제거하는 감광수단 제거부를 더 포함하는 기판 처리 장치.
