 なお、反射防止構造としては開示されていないが、簡易な方法で均一性の高い磁性粒子の周期性パターンを一度に形成できる、微粒子の形成方法を開示した特許文献4が公開されている。
 また、非特許文献1には、Si基板をイオンビームスパッタ装置内に装着し、基板表面に対して斜め方向からArイオンを照射した場合にSi基板上に形成されるリップル形状について開示されている。
 また、非特許文献2には、種々の元素についての二元状態図が示されている。

 特許文献1には、光学素子上にドットアレイ状に金属マスクを形成し、反応性イオンエッチングを施して光学素子上に錘形状を形成する方法が開示されているが、上記金属マスクを形成するために、電子線による描画法を用いている。このため、反射防止構造の形成のためには、光学基板上への電子線レジストの塗布工程、電子線による描画工程、金属の蒸着工程、電子線レジストの除去工程、反応性イオンエッチング工程というように、多くの工程と装置とを用いる必要があり、製造工程及び製造装置が複雑化してしまうという問題が生じる。
 特許文献2の発明では、薄膜物質の凝集作用、分解作用、または、核形成を生じさせて金属体微粒子を島状に形成し、これをマスクとして反応性エッチング処理を施すため、特許文献1に記載されているような電子線による描画は必要としない。
 しかしながら、金属体微粒子を島状に形成するために、熱反応、光反応、または、ガス反応を要しており、一旦薄膜として形成された物質を島状に形状変化を起こさせるためには比較的大きなエネルギーを供給する必要があることから、熱や高強度の光、ガスに対して耐性の低い材料から基材が形成されている場合には、本方式を適用することが難しい。
 また、反射防止効果を得るために、基板上に1層ないしは複数層のエッチング転写層を形成する工程、薄膜物質を形成する工程、薄膜物質を島状化する工程、反応性エッチング工程とを必要とし、特許文献1と同様に製造工程及び装置が複雑化してしまうという問題が生じる。
 特許文献3の発明では、反射防止面にマクロ構造体とミクロ構造体とを形成するために、それぞれ別の工程を必要とする。具体的には、マクロ構造体は、機械的、化学的あるいは適当の形で露出されたフォトレジスト層により被覆されることが記載されており、ミクロ構造体は、このような予備処理をした基材面にフォトレジスト層を必要に応じて被覆した後、露光することで得られることが記載されている。
 このように、特許文献3に記載の技術では、マクロ構造体を形成する工程、フォトレジストを塗布する工程、露光によりミクロ構造体を形成する工程、構造体を伝達する成形工程、を必要とし、特許文献1及び2の発明と同様に製造工程及び製造装置が複雑化してしまうという問題が生じる。
 このように従来の技術では、反射防止構造を形成するための工程及び装置が複雑であり、反射防止構造を簡易に製造することが難しい。特許文献2の発明では、これに加えて熱や高強度の光、ガスに対して耐性の低い材料から基材が構成されている場合に適用することが難しいという問題も生じる。
 また、従来の反射防止構造体の反射防止効果は必ずしも十分であるとは言えず、より反射防止効果の高い反射防止構造体が望まれている。
 本発明は、上記の問題点を解決するためになされたもので、その目的は、簡易な製法で従来よりも反射防止効果の高い反射防止構造体を製造することができる製造方法及び反射防止構造体を提供することにある。
 本発明に係る反射防止構造体は、上記の課題を解決するために、光の反射を防止する反射防止構造体であって、複数の小型凸部をその表面に有する複数の大型凹部を備え、上記複数の小型凸部の間のピッチ、及び上記複数の大型凹部の間のピッチは、上記反射防止構造体に入射する光の波長よりも小さいことを特徴としている。
 上記の構成によれば、本発明の反射防止構造体には、複数の大型凹部が形成されており、その大型凹部の表面には複数の小型凸部が形成されている。必然的に大型凹部の幅は、小型凸部の幅よりも大きい。
 これら小型凸部同士の間のピッチ(凸部の頂点間の距離)及び大型凹部同士の間のピッチ(凹部中央の間の距離)は、反射防止構造体に入射する入射光(換言すれば、反射防止構造体を透過する光)の波長よりも小さい。必然的に小型凸部及び大型凹部の幅も入射光の波長よりも小さい。
 反射防止構造体の表面に複数の大型凹部が入射光の波長よりも小さいピッチで存在することにより、入射光の光の波長よりも小さい大型の凹凸が形成されることになり、この大型の凹凸がモスアイ構造として機能する。
 それとともに、大型凹部の表面に複数の小型凸部が、入射光の波長よりも小さいピッチで存在することにより、入射光の波長よりも小さい小型の凹凸が形成されることになり、この小型の凹凸もモスアイ構造として機能する。
 すなわち、上記反射防止構造体は、大型の凹凸によるモスアイ構造に加え、その表面に形成された小型の凹凸によるモスアイ構造を備えている。
 それゆえ、単一のモスアイ構造が形成されている従来の構成に比べて反射防止効果を高めることができる。実際、紫外域から近赤外光領域に至る範囲の波長を有する入射光の反射防止効果を高められることを本発明の発明者は実験にて確認している。
 一般に凹凸のアスペクト比(凹凸構造の高さ/凹部(または凸部)の幅)が大きいほど反射防止効果は高い。それゆえ、従来の反射防止構造体よりも高い反射防止効果が得られる本発明では、同じ反射防止効果が得られる反射構造体を作る場合に、凹凸構造の高低差を従来よりも小さくできる。
 さらに、本発明の製造方法によれば、小型凸部及び大型凹部を実質的に単一のプロセスを継続して行うことで連続形成することが可能であり、極めて簡易な製法で上記反射防止構造体を製造できる。
 本発明に係る反射防止構造体は、上記の課題を解決するために、光の反射を防止する反射防止構造体であって、複数の小型凹部をその表面に有する複数の大型凸部を備え、上記複数の小型凹部の間のピッチ、及び上記複数の大型凸部の間のピッチは、上記反射防止構造体に入射する光の波長よりも小さいことを特徴としている。
 上記の構成は、複数の小型凸部及び複数の大型凹部を備える上述の反射防止構造体を別の基体に転写した場合の構成に相当し、複数の大型凸部の表面に複数の小型凹部が形成されているものであり、凹凸の関係が逆転しているものである。
 このように凹凸の関係が逆転した場合でも、上述の反射防止構造体と同様の効果が得られる。
 本発明に係る反射防止構造体の製造方法は、上記の課題を解決するために、基体の表面に反射防止構造を形成することにより反射防止構造体を製造する製造方法であって、上記基体の表面をエッチングすることにより当該基体を構成する基体材料を分子または原子として放出するとともに、当該基体材料と混合されることにより粒子を形成する供給材料を供給源から供給する供給工程と、上記供給工程において放出された基体材料と、供給された供給材料とを混合させることにより上記基体の表面に複数の凸部を、上記反射防止構造体に入射する光の波長よりも小さいピッチで形成する凸部形成工程とを含み、上記供給工程と上記凸部形成工程とを継続的に繰り返すことにより、上記凸部を表面に有する複数の凹部を、上記光の波長よりも小さいピッチで上記基体の表面に形成することを特徴としている。
 上記の構成によれば、基体の表面をエッチングすることによって生成された基体材料と、供給源から供給された供給材料とを混合する(より好ましくは化学反応させる)ことにより基体の表面に複数の凸部が形成される。これら複数の凸部は、反射防止構造体に入射する光(入射光)の波長よりも小さいピッチで形成される。換言すれば、複数の凸部の頂点間の距離は、入射光の波長よりも小さい。
 この凸部を形成する工程を継続する(換言すれば、供給工程と凸部形成工程とを継続的に繰り返す)ことにより、凸部を表面に有する複数の凹部が形成される。これら複数の凹部は、反射防止構造体に入射する入射光の波長よりも小さいピッチで形成される。
 複数の凸部によって形成される凹凸及び複数の凹部によって形成される凹凸が、それぞれモスアイ構造として機能する。
 それゆえ、単一のモスアイ構造が形成されている従来の構成に比べて反射防止効果の高い反射防止構造体を製造できる。
 さらに、供給工程及び凸部形成工程は、実質的に単一のプロセスであり、このプロセスを継続して行うことで上記凸部及び凹部を連続形成できる。それゆえ、極めて簡易な製法で従来よりも反射防止効果の高い反射防止構造体を製造できる。
 以上のように、本発明に係る反射防止構造体は、複数の小型凸部をその表面に有する複数の大型凹部を備え、上記複数の小型凸部の間のピッチ、及び上記複数の大型凹部の間のピッチは、上記反射防止構造体に入射する光の波長よりも小さい構成である。
 それゆえ、単一のモスアイ構造が形成されている従来の構成に比べて反射防止効果を高めることができる。
 本発明に係る反射防止構造体の製造方法は、基体の表面をエッチングすることにより当該基体を構成する基体材料を分子または原子として放出するとともに、当該基体材料と混合されることにより粒子を形成する供給材料を供給源から供給する供給工程と、上記供給工程おいて放出された基体材料と、供給された供給材料とを混合させることにより上記基体の表面に複数の凸部を、上記反射防止構造体に入射する光の波長よりも小さいピッチで形成する凸部形成工程とを含み、上記供給工程と上記凸部形成工程とを継続的に繰り返すことにより、上記凸部を表面に有する複数の凹部を、上記光の波長よりも小さいピッチで上記基体の表面に形成する構成である。
 供給工程及び凸部形成工程は、実質的に単一のプロセスであり、このプロセスを継続して行うことで上記凸部及び凹部を連続形成できる。それゆえ、極めて簡易な製法で従来よりも反射防止効果の高い反射防止構造体を製造できる。

 〔実施の形態1〕
 本発明の実施の一形態について図1~図6に基づいて説明すれば、以下のとおりである。
 なお、本明細書における「主体とする」若しくは「主成分とする」とは、当該成分が、全成分中で最も多く含まれていることを意味し、好ましくは当該成分が50質量%以上含まれていることを意味し、最も好ましくは当該成分が100質量%含まれていることを意味する。また、範囲を示す「A~B」は、A以上B以下であることを意味する。
 (a)反射防止構造体10の構造
 まず、本発明の反射防止構造体10の構造を概念的に説明する。図1(a)は本発明の反射防止構造体の初期製造段階における構造を模式的に示す断面図であり、図1(b)は反射防止構造体10の断面を模式的に示す断面図である。図2は、反射防止構造体10の構造を模式的に示す斜視図である。なお、図2は、理解を容易にするために反射防止構造体10の構造を極端にデフォルメした図であり、実際の構造については、後述する図10(a)及び図(b)等を参照されたい。
 図1(b)及び図2に示すように、反射防止構造体10は、光の反射を防止するものであり、複数の凸部1a(小型凸部)をその表面に有する複数の凹部2a(大型凹部)が基体104の表面に形成されているものである。複数の凸部1aによって第1の凸構造1が構成されており、複数の凹部2aによって第2の凹構造2が構成されている。
 複数の凹部2aは、必ずしも、基体104の表面において密に形成されていなくても構わない。すなわち、凹部2aが形成されておらず、凸部1aのみが形成されている部分が基体104の表面に存在してもよい。ただし、反射防止効果を高めるためには、凹部2aが、基体104の表面において密に形成されている方が好ましい。
 基体104は、反射防止構造を形成しようとする光学素子であっても良く、光学素子表面に反射防止構造体を転写形成するための転写マスターであっても構わない。基体104が光学素子の一部である場合には、反射防止構造体10は光学素子そのものであることになる。ただし、反射防止構造体10と光学素子とは別体として形成されてもよい。
 複数の凸部1aの間のピッチ(凸部の頂点間の距離)、及び凹部2aの間のピッチ(凹部中央の間の距離)は、反射防止構造体10に入射する光の波長(または、反射防止構造体10から出射する光の波長)よりも小さい。そのため、必然的に凹部2aの幅(口径)は、凸部1aの幅(基体104の表面に沿う方向の幅)よりも大きく、上記光の波長よりも小さい。
 詳細については後述するが、凹部2aの間の平均ピッチは、凸部1aの間の平均ピッチの例えば1.2倍以上10倍以下である。また、凸部1aの間の平均ピッチは、例えば7nm以上40nm以下であり、凹部2aの間の平均ピッチは、28nm以上250nm以下である。
 また、後述するように、凸部1a及び凹部2aを備える反射防止構造体を別の基体に転写した場合に形成される構造体も本発明の技術的範囲に含まれる。
 基体104の表面に複数の凹部2aが入射光の波長よりも小さいピッチで存在することにより、入射光の光の波長よりも小さい大型の凹凸が形成されることになり、この大型の凹凸がモスアイ構造として機能する。
 さらに、凹部2aの表面に複数の凸部1aが、入射光の波長よりも小さいピッチで存在することにより、入射光の波長よりも小さい小型の凹凸が形成されることになり、この小型の凹凸もモスアイ構造として機能する。
 すなわち、反射防止構造体10は、第1の凸構造1によるモスアイ構造と、第2の凹構造2によるモスアイ構造との2種類のモスアイ構造を備えている。
 それゆえ、単一のモスアイ構造が形成されている従来の構成に比べて反射防止効果を高めることができる。
 特許文献3に記載の発明は、入射光の波長よりも大きな構造体(マクロ構造体)と小さな構造体(ミクロ構造体)とを有しているが、上記マクロ構造体は、第2の凹構造2には相当しない。なぜなら、凹部2aの間のピッチは、反射防止構造体10に入射する光の波長よりも小さいが、上記マクロ構造体の大きさは、入射光の波長よりも大きいからである。それゆえ特許文献3の発明は、本発明とは本質的に異なるものである。
 第2の大型モスアイ構造の表面に第1の小型モスアイ構造を形成するという技術的思想は、上述の特許文献には開示されておらず、新規なものである。
 一般に凹凸のアスペクト比(凹凸構造の高さ/凹部(または凸部)の幅)が大きいほど反射防止効果は高い。それゆえ、従来の反射防止構造体よりも高い反射防止効果が得られる反射防止構造体10では、同じ反射防止効果が得られるものを作る場合に、凹凸構造の高低差(換言すれば、凹部2aの深さ)を従来よりも小さくできる。
 後述するように、第1の凸構造1及び第2の凹構造2を実質的に単一のプロセスを継続して行うことで連続形成することが可能であり、極めて簡易な製法で反射防止構造体10を製造できる。
 (b)反射防止構造体製造装置
 本実施形態に係る反射防止構造体製造装置11の概略構成を図3に示す。
 図3に示すように、反射防止構造体製造装置11は、真空チャンバー101、基体104を支持する基体支持部材102、供給材料を基体104へ供給する供給源103、高周波電源105、整合器106及び真空ポンプ107を備えている。この反射防止構造体製造装置11は、基体104に対してスパッタエッチング処理を施すとともに、供給源103から供給材料を基体104に供給することにより、当該基体104の表面に第1の凸構造1及び第2の凹構造2を有する反射防止構造体10を形成する。
 (真空チャンバー101)
 反射防止構造体製造装置11において、基体104、基体支持部材102、及び供給源103は、真空チャンバー101内に備えられている。真空チャンバー101には、真空ポンプ107が接続され、真空チャンバー101の内部を減圧状態にすることができる。
 また、真空チャンバー101には、ArやKr、Xeに代表される不活性ガスを内部に導入するためのガス配管が接続されている。
 反射防止構造体製造装置11では、上記不活性ガスを導入し、高周波電圧を加えることによって真空チャンバー101内でプラズマ放電を生じさせ、スパッタリング現象を利用して基体104上に反射防止構造体10を形成することが可能となる。
 (基体支持部材102)
 基体支持部材102の表面には供給源103が形成されており、さらに供給源103の上には基体104が取り付けられている。それゆえ、基体支持部材102は、供給源103及び基体104を支持している。
 また、基体支持部材102には、高周波電源105が電気的に接続される。それゆえ、基体支持部材102は、導電性の良い金属材料を用いて形成されることが望ましい。
 基体支持部材102の構成は、基体104を支持できるものであればよく、例えば、基体104をネジやバネで固定する構成、磁石を用いて固定する構成、真空吸着する構成等を用いることができる。
 なお、基体支持部材102では、必ずしも基体104を積極的に固定する必要は無く、基体支持部材102上に基体104を単に載せるものであっても構わない。更に、基体支持部材102は、真空チャンバー101の内部で回転動作を行うものや、高周波電源105から給電される部材と素子を支持する部材とが組み合わされて成るものであっても構わない。
 つまり、基体支持部材102における、基体104を支持する部分が直接電気的に接続された状態であってもよいし、他の部材を介して間接的に電気的に接続された状態であってもよい。例えば、回転体と台座とが組み合わされて成り、回転体に基体104が保持され、台座に高周波電源105からの給電がなされる基体支持部材102であっても構わない。
 (供給源103)
 供給源103は、反射防止構造体10を形成するために基体104の表面へ供給材料を供給するものである。この供給材料は、分子または原子として放出された、基体104の表面を構成する基体材料(以下、単に基体材料と称する)と混合されることにより粒子を形成するものであり、より好ましくは、基体材料と化合物の粒子を形成するものである。
 すなわち、この供給源103は、基体104表面に対して、供給材料を原子若しくは分子(以下、「原子等」と略する場合もある)の状態で供給源103から供給する。当該原子等の状態の供給材料は、基体104表面において微粒子(凸部1a)を形成することが可能なものであり、より好ましくは、基体104表面の材料と化合物を生成し、基体104表面に当該化合物の微粒子を形成することが可能なものである。
 基体材料と供給材料とが、上記化合物を生成するか否かを判断するためには、例えば、状態遷移図(Phase Diagram)を用いることができる。
 つまり、本明細書における「基体材料と化合物を生成可能な供給材料」とは、基体材料との状態遷移図において、基体材料との化合物の領域を有する供給材料を意味する。より好ましくは、基体材料との状態遷移図において、使用する微粒子形成条件(温度、圧力)における基体材料との化合物の領域を有する供給材料を意味する。
 供給源103に用いる材料として、基体材料と化合物を生成可能な供給材料を選択する場合には、特に限定するものではないが、例えば、遷移金属元素を主体とする材料から選択することができる。より具体的には、高融点の遷移金属材料であるV、Cr、Fe、Zr、Nb、Mo、Tc、Ru、Rh、Pd、Hf、Ta、W、Re、Os、Ir及びPtからなる群から選択される何れか1つの金属元素を主体とする材料、当該群から選択される少なくとも1つの元素を含む合金を主体とする材料、またはこれらの材料と基体材料との合金を主体とする材料が挙げられる。
 それゆえ、凸部1aは、V、Cr、Fe、Zr、Nb、Mo、Tc、Ru、Rh、Pd、Hf、Ta、W、Re、Os、IrまたはPtのいずれか1つを含むものとなる。
 この供給材料は、プロセス中に基体104上に連続膜として形成されることが無い程度に、極めて低いレートで供給される。この構成を実現するために、供給源103は、供給材料が基体104表面に直接入射させることができない位置に配置されている。
 なお、本明細書における「供給材料を直接入射させることができない位置」とは、例えば、基体104を、供給源103から放出された供給材料が直線的に到達しない位置に配置することにより実現することができる。また、後述するように、基体104の表面と供給材料を供給する供給源103との間に、供給材料が供給源103から直進して基体104表面に到達することができないように遮蔽物を設けることにより実現しても良い。
 供給源103は、基体支持部材102上に薄膜として形成されたものであってもよく、バルク状に形成されたものであってもよい。また、供給源103は基体支持部材102の全面に形成する必要は無く、少なくとも基体104によって隠される領域以外の領域に部分的に形成されていればよい。供給源103が薄膜として形成される場合には、第1の凸構造1と第2の凹構造2とから成る反射防止構造体10が形成されるスパッタエッチングの過程において供給源103が無くならない厚みで形成する。
 (基体104)
 基体104若しくはその表面を構成する材料としては、供給源103から供給される供給材料が基体104表面で濡れ性が悪い状態を示し、基体104上で微粒子を生成することができる材料を選択する。より好ましくは、供給源103から供給される原子等と化合物を生成することが良く、例えば、SiやGeに代表される元素を主体とする半導体材料や、Alが挙げられる。
 基体104は、これらの材料が表面に形成されていれば良く、その母材は特に限定されない。従って、基体104の母材には、上記の材料以外に、例えば、SiOやAl、ガラスに代表される絶縁体材料、GaAsやGaNに代表される半導体材料、種々の金属材料、及び樹脂基板を用いることができる。
 なお、供給源103に適用する材料と基体材料とを決定するに当っては、供給源103から供給された供給材料が基体104上で凸部1aとなる微粒子を作る際に、生成する微粒子が基体104表面に対して濡れ性が悪い状態を示すように材料選択することが更に望ましい。
 これは、生成される微粒子が基体104表面に対して濡れ性が悪い性質を示すことで、微粒子(微粒子集合体)が、隣り合う微粒子との間に隙間を形成した状態で周期的に形成され、個々の微粒子を孤立させることができるためである。これにより、周期性の高い第1の凸構造1を基体104の表面に渡って形成することが可能となり、引いては、第2の凹構造2の発現に繋がって、最終的に良好な反射防止構造体10を提供することができる。
 なお、第1の凸構造1の周期性が高いとは、凸部1aが形成される間隔(複数の凸部1a間のピッチ)が所定の範囲に収まっていることを意味している。また、第2の凹構造2の周期性が高いとは、凹部2aが形成される間隔(複数の凹部2a間のピッチ)が所定の範囲に収まっていることを意味している。
 このように、基体104上に形成される微粒子が基体104表面に対して濡れ性の悪い性質を示すようにするためには、基体104側の表面エネルギーを小さく、微粒子側の表面エネルギー及び基体104と微粒子との間の界面エネルギーを大きくすることが重要である。従って、表面エネルギーの大きな材料を供給源103の材料として用い、これに比べて表面エネルギーの小さな材料を基体材料として用いることが望ましい。
 表面エネルギーの大きさは、材料(元素)の融点と概ね相関があることが知られており、供給源103に用いる材料(元素)の融点が概ね1500℃を超えるような高融点材料を用いることが特に望ましい。また、基体材料は、供給源103に用いる材料よりも低い融点の材料を用いることが望ましい。
 また、供給源103から供給された供給材料が基体104上で基体材料と化合物微粒子を生成するように、基体材料と供給材料とを選択すれば、供給材料が基体材料と化合物を生成しない場合に形成される微粒子と比較して、得られる微粒子の融点を低下させることができる(供給材料に対して基体材料の融点が低い場合)。これにより、基体104上に形成された微粒子が、基体104表面に対して馴染まない性質を有しつつ、且つ、反射防止構造体10の形成に必要な凸部1aとして適用できる程度に粒子成長させることができる。
 具体的には、例えば、基体材料として、供給材料と化合物を生成することができない材料を用いた場合に、基体104上で1~2nm以下程度の極めて小さな粒子を形成するような高融点材料であっても、基体材料を、供給材料と化合物を生成することができる材料とすることにより、得られる微粒子(化合物)の融点は供給材料の融点と比較して低下し、当該微粒子を基体104上で直径4nm~数十nm程度の粒子にまで成長させることができる。
 (高周波電源105・整合器106)
 高周波電源105は、正負両極性成分を有する高周波電圧を、基体104及び基体支持部材102の少なくとも一方に対して印加する。この高周波電源105は、インピーダンスの調整を行う整合器106を介して基体支持部材102に電気的に接続されている。
 この高周波電源105は、供給源103から供給材料をスパッタリングによって叩き出すことが可能な周波数範囲、具体的には100kHz以上100MHz以下の範囲の高周波電圧を発生する電源であって、接地電圧に対して正負両方の成分を有する高周波電圧を供給可能なものである。例えば、高周波スパッタリングの電源として一般的な13.56MHz近傍の高周波電圧を発生する電源を用いることができる。
 上記正負両方の成分を有する高周波電圧の波形の一例を図4に示す。
 図4に示すように、高周波電源105が発生する高周波電圧は、例えば、略正弦波の形状をしており、接地電圧(図4中の0のライン)に対して正及び負の両方の成分を有している。
 ここで、高周波電圧の最大値と最小値との差をVpp、高周波電圧の平均値から接地電圧を引いた値をVdcとすると、接地電圧に対して正及び負の両方の成分を有するためには、VppがVdcの絶対値よりも大きくなるように設定されていればよい。
 なお、Vdcは図4に示すように負の方向、言い換えれば、基体104表面をスパッタエッチングする方向に加えられる。
 (真空ポンプ107)
 真空ポンプ107は、真空チャンバー101を減圧状態にすることができるポンプであればどのようなものを用いても構わないが、例えば、ロータリーポンプまたはドライポンプと、ターボ分子ポンプ、クライオポンプ、及びディフュージョンポンプから選ばれる何れかのポンプとを組み併せて用いることができる。
 なお、図3では、高周波電源105における基体支持部材102側と反対側は接地状態としてあり、且つ、真空チャンバー101の壁面と同電位として図示してあるが、基体支持部材102に対して高周波電位を印加することができるものであればよく、このような構成に限るものではない。具体的には、例えば、真空チャンバー101内に対向電極を配置し、これを高周波電源105の基体支持部材102側と反対側と同電位としてもよい。
 また、本願における反射防止構造体製造装置には、スパッタエッチング処理が可能なスパッタリング装置を適用しても構わない。
 (c)反射防止構造体の製造方法
 次に、反射防止構造体10の製造方法について説明する。
 <1.真空状態の形成及び不活性ガスの導入>
 まず、真空ポンプ107を用いて真空チャンバー101の真空引きを行い、真空チャンバー101内を減圧状態とする。このときの到達真空度は特に限定するものではないが、汚染物の影響を小さくする観点から、例えば、1×10-3Pa以下、より望ましくは1×10-4Pa以下とする。続いて、ガス配管から不活性ガスを導入する。このときの真空チャンバー101内部の圧力(ガス圧)は、例えば、1×10-2Pa~1Pa程度とする。
 <2.第1の凸構造1の形成>
 続いて、高周波電源105に通電し、基体支持部材102に対して高周波電圧を印加する。このとき、真空チャンバー101内に不活性ガスが導入されていることによってプラズマ放電が生じ、スパッタリングが起こる。
 このときの高周波電圧の最大値と最小値との差(Vpp)は、例えば200V~2000Vに設定する。高周波電圧の平均値から接地電圧を引いた値(Vdc)は、例えば-500V~0Vとする。また、VppとVdcとの関係は、VppがVdcの絶対値よりも大きくなるように設定する。
 これにより、高周波電圧は、接地電圧に対して正及び負の両方の成分を有することになる。なお、上記不活性ガス導入と高周波電圧の印加とは、順序が逆であっても構わない。上記Vdcを負の値とすることにより、プロセス全体で基体104表面をエッチングする向きのスパッタリング(スパッタエッチング)となる。
 上記高周波電圧の大きさは、基体支持部材102に対する入射電力と反射電力とによって制御されるものであっても構わない。上記入射電力は、入射電力を基体支持部材102における基体104取り付け面の面積で割った単位面積当りの入射電力が、例えば0.02W/cm~1.2W/cm程度となるように設定する。反射電力は、できる限り小さいことが望ましいが、例えば入射電力の1割以下程度とする。
 ここで、基体支持部材102に、接地電圧に対して負の電圧が印加されている時間範囲では、真空チャンバー101内の不活性ガスイオンに対し、基体支持部材102に衝突する方向の運動エネルギーが与えられ、不活性ガスイオンは供給源103及び基体104表面に衝突して、それぞれの表面に存在する原子等を物理的に叩き出すエッチングが起こる。
 すなわち、基体104の表面をエッチングすることにより当該基体104を構成する基体材料が分子または原子として放出されるとともに、当該基体材料と混合されることにより粒子を形成する供給材料が供給源103から供給される(供給工程)。
 一方、接地電圧に対して正の電圧が印加されている時間範囲では、真空チャンバー101内の不活性ガスイオンに対し、基体支持部材102から離れる方向の運動エネルギーが与えられ、供給源103及び基体104から叩き出された原子等は基体104の表面に付着する。これに加えて、接地電圧に対して負の電圧が印加されている時間範囲において、供給源103及び基体104表面の原子等は、物理的に叩き出されて周囲に飛び散るスプラッシュ現象を起こすため、これによっても基体104表面に付着する。
 すなわち、供給工程おいて放出された基体材料と、供給された供給材料とが混合されることにより基体104の表面に複数の凸部1aが形成される(凸部形成工程)。このとき、凸部1aは、反射防止構造体10に入射する光の波長よりも小さいピッチで形成される。
 このようにして、供給源103及び基体104表面において叩き出しと付着とを繰り返すことにより、基体104の表面では供給源103から供給された原子等と基体104から叩き出された原子等とが混じり合いながら粒子成長する。
 このとき、供給源103から供給される供給材料が、基体104の表面を構成する材料と比べて融点が高い材料である場合には、基体104上で成長した粒子は、基体104表面に対して濡れ性の悪い性質を示し、図1(a)に示すように、粒子同士の間に隙間を作りながら、凸部1aが周期的に形成されてなる第1の凸構造1が基体104上に形成される。第1の凸構造1を形成する時間は特に限定されないが、例えば、100秒~1時間程度の範囲とすることができる。
 <3.第2の凹構造2の形成>
 第1の凸構造1を形成した後、引き続き、第1の凸構造1を形成する際と同様の高周波電圧を印加してスパッタリングを生じさせ、上記供給材料を基体104表面に供給し続けるとともにスパッタエッチング処理を行うことにより、第1の凸構造1が基体104上に存在することに起因して生じる、第2の凹構造2を基体104表面に形成する。
 すなわち、供給工程と凸部形成工程とを継続的に繰り返すことにより、凸部1aを表面に有する複数の凹部2aを、入射光の波長よりも小さいピッチで基体104の表面に形成する。
 (d)第1の凸構造1の平均周期
 凸部1aの基体104表面に沿う方向の大きさは、供給材料及び基体104表面の材料、高周波電圧を印加する際の条件によって制御可能であるが、例えば、凸部1aを構成する微粒子の粒径が4nm~20nm、平均周期(平均ピッチ)が7nm~40nm程度で形成する。また、凸形状の高さは2nm~15nm程度で形成する。
 反射防止構造体10に入射する光として紫外光から近赤外光(約30~2500nm)を想定する場合、凸部1aの平均周期(7nm~40nm)は反射防止構造体10に入射する光の波長よりも小さいといえる。
 (e)第2の凹構造2の平均周期
 凹部2aの大きさは、供給材料及び基体104表面の材料、高周波電圧を印加する際の条件によっても変化するが、第2の凹構造2は、第1の凸構造1に比べて1.2倍~10倍程度の平均周期で形成され、凹部2aの高さ(深さ)は凸部1aの高さの1.5倍~20倍程度で形成される。
 例えば、第1の凸構造1の平均周期を24nm程度で形成した場合、第2の凹構造2は28nm~250nm程度の平均周期で形成することが出来る。また、第1の周期を有する第1の凸構造1の高さを5nm程度で形成した場合、第2の凹構造2の高さ(深さ)を7nm~100nm程度の大きさで形成できる。このような第2の凹構造2が存在することによって、基体104において、特に青色から紫外光の波長で反射防止効果が高い反射防止構造体10が形成出来る。
 (f)供給源103の位置
 本実施形態では、供給源103から供給される供給材料は、基体104上で連続的な薄膜として形成されない程度に低いレートで供給されていれば良く、供給方法を限定するものではないが、基体104における第1の凸構造1、及び、第2の凹構造2を形成する面(図1に示した基体104の紙面上側の面)に、供給源103から放出された供給原子等が直接入射しない配置(微粒子を形成する面に供給元素が直線的に入射することを妨げられる配置)とすれば、供給原子が基体104上で連続的な薄膜として形成されるのを容易に防ぐことができるためより好ましい。
 例えば、図3に示した構成には、基体104自体に妨げられて、供給源103から放出された供給原子等が直接基体104における第1の凸構造1、及び、第2の凹構造2を形成する面に入射しないようになっている。
 このような配置を取ることで、スパッタリングによって供給源103から叩き出されたエネルギーやサイズ分散の大きなスパッタリング粒子のうち、高エネルギーの成分が直接基体104表面に到達することを防ぎ、基体104を迂回したエネルギーの低い粒子のみが基体104表面に到達して高周期性の微粒子(第1の凸構造1)及び、これに続く第2の凹構造2が形成されるため特に望ましい。
 (g)第2の凹構造2の形成メカニズム
 ここで、第1の凸構造1が存在することに起因して、第2の凹構造2が形成されるメカニズムについて説明する。第2の凹構造2の形成は、スパッタエッチング時に生じるリップルによるものであることが考えられる。
 本実施形態の反射防止構造体形成プロセスは、基体104に対して負のVdcが印加されるプロセス、すなわち、スパッタエッチングプロセスとなっている。図3に示すような構成の装置においてスパッタエッチングプロセスを行う場合、基体支持部材102とチャンバー壁との間に印加される高周波電圧によってスパッタリングを起こすプラズマが発生し、基体104表面をエッチングする。
 この際、基体104に対して様々な入射角で不活性ガスイオンが飛来しエッチングを行うため、第1の凸構造1が存在しない通常のスパッタエッチングプロセスであれば、基体104表面はスパッタエッチングに伴い平滑化が進む。
 上述したように非特許文献1には、Si基板をイオンビームスパッタ装置内に装着し、基板表面に対して斜め方向からArイオンを照射した場合にSi基板上に形成されるリップル形状について開示されている。
 非特許文献1に開示されているようなイオンビームスパッタ法では、不活性ガスイオンはイオンガンから基板に照射されるため、基板に対してある一方向からのみスパッタリングが行われることになる。非特許文献1によれば、このように、基板に対してある入射角から不活性ガスイオンを入射させ、Si基板をエッチングすると基板上にリップル形状が形成される。
 一方、本願の図3に示したような装置では、基体支持部材102とチャンバー壁との間に高周波電圧が印加されるため、非特許文献1とは異なり、様々な入射角を持った不活性ガスイオンによってスパッタエッチングが行われる。この場合、リップルは打ち消され、第1の凸構造1が形成されていなければ、基体104の表面は平坦なまま維持されることになる。
 ここで、本願では、第1の凸構造1が形成された状態の基体104に対し、引き続いてスパッタエッチング(第2の凹構造形成工程)を行い、当該第2の凹構造2形成工程中にも第1の凸構造1が維持されるように凸部1aを構成する元素が供給し続けられる。
 このような場合には、スパッタエッチングを行っても基体104表面の平坦化は進まず、第1の凸構造1が基体104表面に残ったままとなる。このとき、基体104の元々の表面が現れている部分(第1の凸構造1が無い箇所)では、スパッタエッチングに際して微粒子が存在しないため(供給材料が供給されて来ないため)、凸部1aに比べてエッチングがより強く進行するため凹部2aが現れる。
 さらに、第1の凸構造1に妨げられて、入射角の小さな成分を有する不活性ガスイオンは、一部が凸部1aの存在によってその裏側の基体104の表面への到達を妨げられる。このことにより、スパッタエッチング時の対称性が損なわれ、リップルが打ち消されなくなり、リップルの重ね合わせ(干渉)によりエッチング強度が大きくなった箇所でスパッタエッチングが特に進行して第2の凹構造2が成長していることが考えられる。
 これらのことから考えて、第2の凹構造2が形成されるためには、(i)第1の凸構造1が、数十ナノメートル以下の間隔で密に形成されていること、及び、(ii)第2の凹構造2を形成するスパッタエッチング中に、基体104表面に供給材料が供給され続けること、が重要であると考えられる。
 また、このようなスパッタエッチング処理を施して得られた反射防止構造体10においては、第1のステップで形成された第1の凸構造1が、続く第2のステップで第2の凹構造2が形成された段階においても表面に残ることとなる。
 なお、第1の凸構造1は、必ずしも明確な周期性を持つ必要は無く、第1の凸構造1が、数ナノメートル~数十ナノメートル程度の間隔を持って高い密度で形成されていれば良い。但し、より均一な形状及び周期の第2の凹構造2を形成する観点からは、高い周期性を持つことが特に望ましい。
 (h)本発明の利点
 上述した反射防止構造体10の形成方法は、まず第1の凸構造1を形成し、続いて、第1の凸構造1が存在することによって生じる第2の凹構造2を形成することで反射防止構造体10を得るものであるが、実質的に単一のプロセスを継続して行うことにより、第1の凸構造1と第2の凹構造2とを連続形成出来るものである。
 従って、従来の反射防止構造体製造プロセスと異なり、単一のプロセスで反射防止構造体10を製造可能である。さらに、真空装置内でドライプロセスのみを用いて製造可能であるため、基体104に対する汚染を防ぎ、基体104の特性を劣化させること無く反射防止構造体10を形成することが可能である。
 更に、SiやGeに代表される比較的表面エネルギーが小さく、高融点の遷移金属と化合物を形成する材料によって表面が構成されている基体104に対しては、基体104に特別な処理を施す必要が無く、直接反射防止構造体10を形成することが可能である。従って、これらの材料から成る光学素子上に反射防止構造体10を直接形成するのに特に好適である。
 更に、基体104の加熱を必要とせず、室温下で形成可能であるために、プラスチックに代表される低融点材料の基体104の表面にも反射防止構造体10を形成することが可能である。また、供給するガスは不活性ガスであるために、基体104と反応して劣化させる虞が無い。
 更に、スパッタエッチングを利用して反射防止構造体10を形成するため、基体104の表面が曲面であっても形成可能である。
 (i)特許文献4に記載の発明との差異
 上述の特許文献4には、凸部1aに相当する微粒子の形成方法が開示されている。本発明は、特許文献4に記載の微粒子形成方法において、微粒子を形成する工程(微粒子形成工程)の時間を延ばすか、または、微粒子形成時に基体支持部材102へ印加する高周波電圧を高めることなどによって、凹部2aをさらに形成するものである。
 微粒子形成工程の時間を延ばすことは、製造プロセスの時間を延ばすことになり、一般的には好ましくなく、それゆえ、微粒子形成工程の時間を延ばすという試みは、従来行われて来なかった。従って、微粒子形成工程を延ばせば凹部2aが形成されることを当業者が見出すことは困難であった。
 また、基体支持部材102へ印加する高周波電圧を高めれば製造コストが増加するため、できるだけ少ない電力消費量で凸部1aを形成することが好ましい。それゆえ、凸部1aが十分に形成できる印加電圧の範囲が見出されている状況において、それを超えた印加電圧をあえて印加するという試みは、従来行われて来なかった。従って、微粒子形成工程における印加電圧を増やせば凹部2aが形成されることを当業者が見出すことは困難であった。
 本発明は、このような固定観念を打ち破って、凸部1aの形成工程の時間を延ばすこと、または、凸部1aの形成工程における印加電圧を高めることなどを行った結果想到されたものであり、特許文献4から容易には想到できないものである。
 (j)変更例
 本実施形態において、基体104と基体支持部材102とは電気的に導通していてもよく、導通していなくても構わない。電気的に導通していない場合であっても、基体104の極近傍に基体支持部材102が存在するため、基体支持部材102に向かう運動エネルギーを与えられたイオンが基体104にも到達する。このため、導通している場合と同様の効果が得られる。
 具体的には、例えば、基体104として不導体の母材に、供給源103から供給される原子等と化合物を生成する材料を表面に形成したものを用いる場合でも高い周期性を持った第1の凸構造1が得られる。また、基体支持部材102を介さずに基体104に直接高周波電圧が印加されていても構わない。
 本実施形態において、第1の凸構造1と、第2の凹構造2とを得るためには、次の(i)~(iii)の条件を満たすことが好ましい。これらの条件とは、(i)供給源103を構成する材料(供給源103から供給される供給材料)は、基体104の表面に微粒子を形成できるものあること、言い換えれば、供給材料と基体材料とは、濡れ性が悪い状態となる組み合わせであって、より好ましくは、化合物を形成する組み合わせであること、及び(ii)基体104に対して高周波電圧が印加されることであり、特に好ましくは、(iii)基体104と供給源103との配置が、供給源103から基体104に対して供給される原子等が基体104に直接入射しない配置であること、である。
 従って、これら(i)及び(ii)、より好ましくは(iii)を含めた要素を満足するための装置構成であればよく、本発明は、必ずしも図3に示した装置構成に限定されるものではない。
 例えば、図5に示す反射防止構造体製造装置12のように、基体支持部材102自体が供給源であってもよい。換言すれば、供給源103が基体支持部材としての役割を果たしてもよい。また、図6に示す反射防止構造体形成装置13のように、供給源103が基体支持部材102とは別の部材として、基体支持部材102に隣接する位置に配置されていても構わない。図5及び図6は、反射防止構造体製造装置の変更例を示す概略図である。
 更には、図6に示す構成において、供給源103に電圧(電力)を供給する電源と、基体104に電圧(電力)を供給する電源とが別個の電源であっても構わない。このとき、供給源103に電圧(電力)を供給する電源は高周波電源ではなく、直流電源であっても構わない。また、図3、図5及び図6の構成において、基体支持部材102に対する高周波電圧の印加は、基体104に印加されてもよい。
 図6に示す構成おいて、供給源103には高周波電源105からの電源供給がなされずに、供給源103に対してイオンビームや電子ビームを照射して供給源103から原子等を供給するためのイオン源や電子源が備えられていてもよい。または、供給源103を加熱して分子を蒸発させるための加熱源が備えられたものであってもよい。
 また、基体104の表面よりも前面側(図3、5及び6における紙面上方向)に供給源103が配置されていても、高周波電圧の印加に際して供給源103と基体104との間に、スパッタリングを起こすような電位差が生じない配置になっている場合についても、上記(iii)に記載の、「基体104と供給源103との配置が供給源103から基体104に対して供給される原子等が基体104に直接入射しない配置」となり、第1の凸構造1及び第2の凹構造2をより好ましく形成することができる。
 〔実施の形態2〕
 本実施の形態の他の一例について図7に基づいて説明すれば、以下の通りである。なお、本実施の形態において説明しない構成は、特に断らない限り実施の形態1と同じである。また、説明の便宜上、実施の形態1の図面に示した部材と同一の機能を有する部材については、同一の符号を付し、その説明を省略する。
 図7は、本実施の形態に係る反射防止構造体製造装置21の概略構成を示す断面図である。図7に示すように、反射防止構造体製造装置21は、実施の形態1において示した反射防止構造体製造装置11と同様に、真空チャンバー101と、真空チャンバー101の内部に備えられた基体支持部材102と、基体支持部材102に取り付けられる基体104と、基体支持部材102に対して高周波電圧を印加する高周波電源105と、インピーダンスの調整を行う整合器106と、真空チャンバー101の真空引きを行う真空ポンプ107とを備えている。
 (a)供給源203
 ここで、本実施形態では、基体104に対して原子等を供給する供給源203がスパッタリングのターゲット材として配置され、基体支持部材102に対して高周波電圧を印加する高周波電源105と共通、または高周波電源105とは別のスパッタリング用電源が接続されて、供給源203から原子等がスパッタリングによって放出される。
 なお、上記供給源203を構成する材料は、上述した供給源103と同じである。
 (b)遮蔽部材208
 加えて、本実施形態では、供給源203と基体104とを結ぶ直線上に、供給源203からの原子等が基体104に直接入射することを防ぐ遮蔽部材208が配置されている。
 遮蔽部材208を構成する材料は、供給源203から供給される原子等を遮蔽することができれば特に限定されないが、スパッタリングによるダメージに耐え得る部材を用いることが好ましい。例えば、ステンレスやアルミニウム、アルミニウム合金、ガラス等を用いることができる。
 また、遮蔽部材208がスパッタリングされ、基体104に遮蔽部材208を構成する材料が付着しないようにするために、遮蔽部材208は接地電圧、または基体支持部材102と同電位とすることがより好ましい。
 このように遮蔽部材208が配置されることにより、供給源203から放出された原子等は、基体104に直線的に直接到達することができず、成膜雰囲気中に存在する不活性ガスや供給源203から放出された他の原子等に衝突して散乱された原子等や、遮蔽部材208に衝突して散乱または回折したエネルギーの低い原子等が基体104の表面に到達する。
 (c)反射防止構造体10の形成工程
 ここで実施の形態1と同様に、基体支持部材102に印加された高周波電圧によって基体104の表面で叩き出しと付着とが繰り返し起こることにより、基体104の表面で供給源203から供給された原子等を含んだ微粒子が生成されながら粒子成長し、第1の凸構造1となる。
 このとき、供給源203から供給される供給材料が基体104の表面を構成する材料に比べて融点が高い材料である場合には、基体104上で成長した粒子は、基体104表面に対して濡れ性が悪い性質を示し、粒子同士の間に隙間を作りながら基体104上に周期性を持った孤立微粒子が形成される。これによってナノメートルオーダーの高い周期性を有する第1の凸構造1を形成することができる。
 さらに、引き続き高周波電圧を印加して、第1の凸構造1を形成する場合と同様のスパッタリングを生じさせ、供給材料を基体104表面に供給し続けるとともにスパッタエッチング処理を行うことにより、第1の凸構造1が基体104上に存在することに起因して生じる、第2の凹構造2が基体104表面に形成される。
 (d)電力及び電圧の設定値
 本実施形態において、供給源203に供給するスパッタリング電力は、単位面積当たり例えば、0.2W/cm~8.2W/cm程度とする。供給源203のスパッタリングターゲットとして直径6インチのものを用いる場合には、およそ30W~1.5kWの電力を投入することに相当する。
 基体支持部材102に対して印加する高周波電圧の最大値と最小値との差(Vpp)は、第1実施形態と同様に、例えば200V~2000Vに設定する。高周波電圧の平均値から接地電圧を引いた値(Vdc)についても第1実施形態と同様に、例えば-500V~0Vとする。VppとVdcとの関係は、VppがVdcの絶対値よりも大きくなるように設定する。
 これにより、高周波電圧は、接地電圧に対して正及び負の両方の成分を有することになる。また、上記Vdcを負の値とすることにより、プロセス全体で基体104の表面をエッチングする向きのスパッタリング(スパッタエッチング)となる。
 上記の高周波電圧の大きさは、基体支持部材102に対する入射電力と反射電力との大きさによって制御されるものであっても構わない。上記入射電力と反射電力とで制御する場合、入射電力を基体支持部材102における基体104取り付け面の面積で割った単位面積当りの入射電力が第1実施形態と同様に、例えば、0.02W/cm~1.2W/cm程度となるように設定する。反射電力は、できる限り小さいことが望ましいが、例えば入射電力の1割以下程度とする。
 (e)変更例
 本実施形態において、基体支持部材102の表面は、難スパッタ材料で保護されるか、実施の形態1と同様に、基体支持部材102の表面に供給源203と同じ材料が形成されることが望ましい。または、基体支持部材102自体が供給源203と同じ材料であっても構わない。
 これにより、高周波電圧の印加により基体支持部材102の構成材料が不純物として基体104に供給されることを防ぐことができる。基体支持部材102を基体104と同程度に小さくし、基体支持部材102の構成材料が基体104の表面に到達しないようにしても構わない。
 なお、本実施形態では、遮蔽部材208が存在することによって、基体104の第1の凸構造1、及び、第2の凹構造2を形成しようとする面(図7に示した基体104の上側の面)に対して、供給源203から放出された供給原子等が直接入射しない配置(微粒子を形成する面に供給原子等が直線的に入射することを妨げられる配置))とすることで、供給原子が基体104上で連続的な薄膜として形成されるのを容易に防ぐことができるためより好ましい配置となっている。
 このような配置を取ることで、スパッタリングによって供給源203から叩き出されたエネルギーやサイズ分散の大きなスパッタリング粒子のうち、高エネルギーの成分が基体104の表面に到達してしまうことを防ぎ、遮蔽部材208を迂回したエネルギーの低い粒子のみが基体104表面に到達する。従って、高周期性の微粒子(第1の凸構造1)及び、これに続く第2の凹構造2が形成されるため特に好ましい。
 また、本実施形態の反射防止構造体製造装置21においては、供給源203にスパッタリング電源からの電力供給がなされずに、供給源203に対してイオンビームや電子ビームを照射して供給源203から原子等を供給するためのイオン源や電子源が備えられていてもよい。または、供給源203を加熱して分子を蒸発させるための加熱源が備えられたものであってもよい。
 (f)反射防止構造体製造装置21の利点
 本実施形態の反射防止構造体製造装置21を用いて、基体104の表面に第1の凸構造1(微粒子)を作製し、引き続いて第2の凹構造2を作製する方法を用いれば、基体104に印加する高周波電圧の大きさ(Vpp及びVdc)と、供給源203に供給するスパッタリング電力とを、個別に調整することが可能であるため、反射防止構造体の高さ及び周期性をコントロールする自由度が高まる。
 〔実施の形態3〕
 本発明のさらに別の実施形態について図8に基づいて説明すれば、以下の通りである。なお、本実施の形態において説明しない構成は、特に断らない限り上記実施形態1~2と同じである。また、説明の便宜上、実施形態1~2の図面に示した部材と同一の機能を有する部材については、同一の符号を付し、その説明を省略する。
 図8は、本実施の形態に係る反射防止構造体製造装置31の概略構成を示す断面図である。図8に示すように、反射防止構造体製造装置31は、実施形態1~2に示した反射防止構造体製造装置11・21と同様に、真空チャンバー101と、真空チャンバー101の内部に備えられた基体支持部材102と、基体支持部材102に取り付けられる基体104と、基体支持部材102に対して高周波電圧を印加する高周波電源105と、インピーダンスの調整を行う整合器106と、真空チャンバー101の真空引きを行う真空ポンプ107とを備えている。
 また、反射防止構造体製造装置31は、反射防止構造体製造装置21と同様に、基体104に対して原子等を供給する供給源203がスパッタリングのターゲット材として配置され、基体支持部材102に対して高周波電圧を印加する高周波電源105と共通、または高周波電源105とは別のスパッタリング用電源が接続され、供給源203から原子等がスパッタリングによって放出される。
 (a)基体104の配置
 反射防止構造体製造装置31では、図8に示すように、供給源203から放出される原子等の放電プラズマ309の放出範囲を外した位置に基体104が配置されている。
 このように、放電プラズマ309の放出範囲を外した位置に基体104が配置されることによって、供給源203から放出された原子等は、基体104に直線的に直接到達することが無く、成膜雰囲気中に存在する不活性ガスや供給源203から放出された他の原子等、またはチャンバー壁等の真空チャンバー101内に存在する部材に衝突して散乱または反射されたエネルギーの低い原子等が基体104の表面に到達する。
 放電プラズマ309の範囲は供給源203をスパッタリングした際の放電状態を目視で観察することによって概ね判別可能であるが、基体104の位置を少しずつ変えながら高い周期性が得られる範囲を確認することがより好ましい。
 他の判断基準として、図8に示すように、供給源203の基体104に最も近い端部と基体104の供給源203に最も近い端部とを結んだ直線と、供給源203の表面(プラズマが発生する基体104側の表面)の延長線との成す角度をθとしたときに、θを略55度以下にすることによっても本実施形態の反射防止構造体の作製を実現することができる。
 なお、多くのスパッタリング装置では、ターゲット材の周囲をアースシールドと呼ばれる部材が囲んでいる。反射防止構造体製造装置31においても上記アースシールドによって、放電プラズマの一部が遮蔽された状態になっている場合(すなわち、基体104がアースシールドによって囲まれている場合)には、アースシールドが遮蔽部材として機能するため、遮蔽された陰の部分に当る領域では、第2実施形態に示したように高周期性の微粒子(第1の凸構造1)、及び、これに起因する第2の凹構造2が得られる。
 従って、このような場合では、上記θが55度よりも大きい場合であっても供給源203から放出された原子等が基体104に直線的に直接入射することが無く、良好な反射防止構造体を得ることができる。
 (b)供給源103
 本実施形態では、供給源103から供給される供給材料は、基体104上で連続的な薄膜として形成されない程度に低いレートで供給されていれば良く、供給方法を限定するものではないが、放電プラズマ309を外した位置に基体104を配置したことによって、基体104の微粒子を形成しようとする面(図8に示した基体104の上側の面)に供給源203から放出された供給材料が直接入射しない配置(供給材料が直線的には入射しない配置)とし、供給原子が基体104上で連続的な薄膜として形成されるのを容易に防ぐことができるためより好ましい配置となっている。
 このような配置を取ることで、スパッタリングによって供給源203から叩き出されたエネルギーやサイズ分散の大きなスパッタリング粒子のうち、高エネルギーの成分が直接基体104の表面に到達してしまうことを防ぎ、エネルギーの低い粒子のみが基体104表面に到達する。従って、高周期性の微粒子(第1の凸構造1)及び、これに続く第2の凹構造2が形成されるため特に好ましい。
 (c)反射防止構造体10の形成工程
 実施形態1~2と同様に、基体支持部材102に印加された高周波電圧によって、基体104の表面で叩き出しと付着とが繰り返し起こされることにより、基体104の表面で供給源203から供給された原子等とを含んだ微粒子が生成されながら粒子成長し、第1の凸構造1となる。
 このとき、供給源203から供給される供給材料が基体104の表面を構成する基体材料に比べて融点が高い材料である場合には、基体104上で成長した粒子は、基体104の表面に対して濡れ性が悪い性質を示し、粒子同士の間に隙間を作りながら基体104上に周期性を持った孤立微粒子として形成される。これによってナノメートルオーダーの高い周期性を有する第1の凸構造1を形成することができる。
 さらに、引き続き高周波電圧を印加して、第1の凸構造1を形成する場合と同様のスパッタリングを生じさせ、供給材料を基体104表面に供給し続けるとともにスパッタエッチング処理を行うことにより、第1の凸構造1が基体104上に存在することに起因して生じる、第2の凹構造2が基体104の表面に形成される。
 (d)電力及び電圧の設定値
 本実施形態において、供給源203に供給するスパッタリング電力は、単位面積当たり例えば0.05W/cm~5.5W/cm程度とする。供給源203のスパッタリングターゲットとして直径6インチのものを用いる場合には、およそ10W~1kWの電力を投入することに相当する。
 基体支持部材102に対して印加する高周波電圧の最大値と最小値との差(Vpp)は、第1及び第2実施形態と同様に、例えば、200V~2000Vに設定する。高周波電圧の平均値から接地電圧を引いた値(Vdc)についても第1及び第2実施形態と同様に、例えば-500V~0Vとする。VppとVdcとの関係は、VppがVdcの絶対値よりも大きくなるように設定する。これにより、高周波電圧は、接地電圧に対して正及び負の両方の成分を有することになる。また、上記Vdcを負の値とすることにより、プロセス全体で基体104表面をエッチングする向きのスパッタリング(スパッタエッチング)となる。
 上記の高周波電圧の大きさは、基体支持部材102に対する入射電力と反射電力との大きさによって制御されるものであっても構わない。上記入射電力と反射電力とで制御する場合、入射電力を基体支持部材102の基体104にける取り付け面の面積で割った単位面積当りの入射電力が第1及び第2実施形態と同様に、例えば、0.02W/cm~1.2W/cm程度となるように設定する。また、反射電力は、できる限り小さいことが望ましいが、例えば入射電力の1割以下程度とする。
 (e)変更例
 本実施形態においては、供給源203の横方向に放電プラズマ309を外して基体104を配置した場合についてのみ示したが、これ以外にも供給源203の表面と直交する方向(供給源203から離れる方向)に、放電プラズマ309を外して基体104を配置しても構わない。
 これによれば、供給源203から放出された供給材料(原子等)が、スパッタリング雰囲気中に存在するAr等の不活性ガス分子や供給材料(原子等)に衝突して、供給源203から離れる程エネルギーを失っていくので、供給源203から離れる方向に放電プラズマ309を外して基体104を配置した場合においても、供給源203の横方向に放電プラズマ309を外して基体104を配置した場合と同じ効果が得られる。
 このように、供給源203から離れる方向に放電プラズマ309を外して基体104を配置する場合には、特に限定するものではないが、供給源203と基体104との距離を、供給源203から放出される供給材料(原子等)の平均自由行程の2倍以上程度とすることが望ましい。
 また、本実施形態において、基体支持部材102は、放電プラズマ309の範囲外に配置する必要は必ずしもなく、少なくとも基体104が放電プラズマ309の領域外に配置されていればよい。
 また、反射防止構造体製造装置31においても、供給源203にスパッタリング電源からの電力供給がなされずに、供給源203に対してイオンビームや電子ビームを照射して供給源203から原子等を供給するためのイオン源や電子源が備えられていてもよい。または、供給源303を加熱して分子を蒸発させるための加熱源が備えられたものであってもよい。
 〔実施の形態4〕
 本発明のさらに別の実施形態について図1及び図9に基づいて説明すれば、以下の通りである。尚、本実施の形態において説明しない構成は、特に断らない限り実施の形態1~3と同じである。また、説明の便宜上、実施の形態1~3の図面に示した部材と同一の機能を有する部材については、同一の符号を付し、その説明を省略する。
 図9は、本実施形態に係る反射防止構造体製造方法を示す概略図である。反射防止構造体41は、実施の形態1~3に示した製造方法において、基体104の表面に第1の凸構造1、及び第2の凹構造2を形成した後、これをマスターとして、第2の基体(基体)404に対し、公知のナノインプリント法や射出成形法に代表される転写方法を用いて構造を転写し、第2の基体404上に反射防止構造体が形成されたものである。この反射防止構造体41をさらに転写したものが反射防止構造体42である。
 また、必要に応じて第2の基体404上の凹凸構造の高さを大きくして、より大きな反射防止効果が得られるようにしてもよい。
 (a)第2の基体404
 第2の基体404は、反射防止構造体を形成しようとする光学素子であっても構わない。上記第2の基体404を構成する材料は特に限定されるものではなく、例えば、SiOやAl、ガラスに代表される絶縁体材料、Si、Ge、GaAsやGaNに代表される半導体材料、種々の金属材料、及び樹脂基板を用いることができる。
 (b)製造工程
 次に、反射防止構造体41・42の製造方法について説明する。図9は、本実施の形態に係る反射防止構造体の製造方法に含まれる各工程における反射防止構造体の断面を示す断面図である。
 まず、図1(a)及び(b)に示す工程において、実施の形態1~3に示した製法と同じ製法を用い、基体104上に凸部1a及び凹部2aを形成する。
 続いて、図9(a)に示す工程において、ナノインプリント樹脂に代表される転写層405が一方の表面に形成された第2の基体404を用意し、この転写層405を基体104の凹凸構造が形成された面に押圧することにより、基体104の凹凸構造を転写層405に転写する。
 ここで用いる転写層405は、ナノインプリント技術として知られる転写技術に用いられる樹脂を適用することが可能であって、例えば、PMMA(ポリメチルメタクリレート)に代表されるアクリル系樹脂や、SOG(Spin-on-Glass)、HSQ(Hydrogen Silsequioxane)等の塗布液を塗布したもの、UV硬化樹脂等を用いることができる。
 転写時の押圧は、0.1MPa~10MPa程度の圧力を加えて行い、必要に応じて転写層405を軟化または硬化させるために加熱や紫外光照射を行う。また、転写層405上には、転写後の剥離(第2の基体404と転写層405との間の剥離)を容易にするための剥離剤が塗布されていてもよい。
 上記凹凸構造が転写された転写層405を、第2の基体404と共に剥離した後、必要に応じて転写時に付着した残渣を取り除くために軽度のアッシング処理を行う。
 続いて、図9(b)に示す工程で、第2の基体404に対して転写層405側から異方性エッチング処理を行い、転写層405の凹凸構造に対応する凹凸構造を第2の基体404上に形成する。このとき、転写層405の材料として、そのエッチングレートが第2の基体404上のエッチングレートよりも遅い材料を適用すれば、両者のエッチングレート差を利用して、図9(c)に示すように凹凸構造の高さをエンハンスしつつ、第2の基体404上に転写形成することが可能である。
 上記異方性エッチング処理は、例えば、フッ化物や塩化物に代表されるハロゲン系の反応性ガスを導入した状態でプラズマを生じさせて異方性エッチングを行うRIE(Reative Ion Etching)法や異方性ウェットエッチング法を適用することが可能である。
 このようにして、第2の基体404上に形成された反射防止構造体は、その凹凸が基体104上に形成された凹凸と逆転している。すなわち、凹部(小型凹部)3aを表面に有する複数の凸部(大型凸部)4aが、入射光の波長よりも小さいピッチで第2の基体404の表面に形成される。
 この場合、複数の凸部4aの間の平均ピッチは、複数の凹部3aの間の平均ピッチの、例えば1.2倍以上10倍以下であり、複数の凹部3aの間の平均ピッチは、例えば7nm以上40nm以下であり、複数の凸部4aの間の平均ピッチは、例えば28nm以上250nm以下である。
 なお、図9においては、転写層405に転写された凹凸構造を、異方性エッチング処理によって第2の基体404に形成する方法について記載したが、上記異方性エッチング処理は必ずしも必要でなく、凹凸構造が転写層405に転写された反射防止構造体40の状態(図9(b))で工程を終了するものであっても構わない。
 さらには、転写回数は1回である必要は無く、複数回行われるものであっても構わない。例えば、基体104上に形成された凹凸構造(図1(b))を、第2の基体404の転写層405に転写した後、さらに別の基体に形成された転写層に転写するものであっても構わない。
 また、図9(c)に示す第2の基体404上に形成された凹凸構造を、図9(d)に示すように、さらに別の第3の基体(基体)406上に形成された第2の転写層407に転写し、図9(e)に示す反射防止構造体42を形成してもよい。
 また、本実施形態における転写層405や第2の転写層407はナノインプリント樹脂以外にも、基体104の表面の凹凸構造を転写できるものであればこれに限るものではない。例えば、一般的なフォトレジスト材を適用してもよく、射出成形法によってプラスチック製の基体104表面に転写されるものであってもよく、電鋳法によってNi等の金属板上に転写されるものであっても構わない。上記射出成形法や電鋳法を用いる場合には、転写層405と第2の基体404と、及び第2の転写層407と第3の基体406とは同一部材として形成されても構わない。
 このように、本実施形態の反射防止構造体及びその製法を用いれば、基体104や、基体104の凹凸構造を転写した第2の基体404をマスターとして複数の光学素子上に本願の反射防止構造体を転写形成出来るため、大量生産に適した反射防止構造体を提供出来る。
 また、転写層405や第2の転写層407と、第2の基体404や第3の基体406のエッチングレート差を利用して凹凸構造の高さをエンハンスすればより大きな反射防止効果が得られる。
 なお、本実施形態の製法では、反射防止構造体を転写する工程、及び、必要に応じて、異方性エッチングによって高さをエンハンスする工程が増えることになる。しかしながら、基体104上に形成される反射防止構造体が、実質的に単一のプロセスで製造可能であることから、全体の工程を含んでも従来の反射防止構造体製造方法に比べて工程や装置を簡略化出来ることになる。
 以下、実施例に基づいて本発明をより詳細に説明するが、本発明は以下の実施例に限定されるものではない。
 <AFM(Atomic Force Microscope)観察>
 本実施例における全てのAFM観察は、Veeco社製のNanoscope DI-3100を用いて行った。
 〔実施例1〕
 実施例1として、図3に示した反射防止構造体製造装置11を用いて、基体104上に第1の凸構造1と、第2の凹構造2とから成る反射防止構造体10を形成した例を示す。
 (設定条件)
 本実施例においては、到達真空度が5×10-5Paの真空チャンバー101を用い、基体支持部材102にステンレスを用いた。基体支持部材102表面には、予めスパッタリング装置を用いてTaを膜厚500nm形成し、これを供給源103として用いた。このときのTa膜は、基体支持部材102における基体104の取り付け面全面に形成した。基体104にはBがドープされたP型Siウエハ(面方位(100))を用いた。基体104は上記Ta薄膜が形成された基体支持部材102上にバネ部材で固定した。
 反射防止構造体形成時に真空チャンバー101に導入する不活性ガスはArガスとし、ガス導入時の圧力が、1.25×10-2Paとなるように設定した。
 高周波電源105には、周波数13.56MHzであり1kWまでの電力印加が可能な電源を使用した。そして、高周波電源105から基体支持部材102への高周波電圧の印加に際しては、図3に示すように、高周波電源105の基体支持部材102側と反対側が電気的に接地され、真空チャンバー101壁と同電位となるように接続し、入射電力が一定となるように制御を行った。なお、本実施例では、基体支持部材102の基体104を載置する面である基体取り付け面に印加される電力である入射電力が300Wとなるように印加した。
 本実施例で用いた基体支持部材102の上記基体取り付け面の直径は550mmであったので、入射電力の単位面積当たりの大きさは0.13W/cmに相当する。加えて、整合器106で調整を行い反射電力は5W以下とした。
 これにより、反射防止構造体を形成している時間中に、Vdcは-160V~-190Vの範囲で、Vppは1000V~1060Vの範囲で、それぞれ変化した。これは、印加した高周波電圧が接地電圧に対して正及び負の両方の成分を有する状態である。
 第1の凸構造1を形成するステップとして、高周波電圧の印加時間は1200秒間とした。これに続いて、第2の凹構造2を形成するステップとして、高周波電圧の印加時間は6000秒間とした。これらの高周波電圧の印加は連続して行い、実操作上は単一のプロセスとして処理を行った。基体支持部材102における基体104取り付け面と、これと対向する真空チャンバー101壁との距離は200mmとした。
 (基体104の表面形状)
 本実施例の方法で形成した反射防止構造体について、第1の凸構造1が形成された段階のもの(印加時間を1200秒で停止したもの)と、第2の凹構造2まで形成したもの(印加時間を合計7200秒間としたもの)について、基体104の表面形状を、AFMを用いて観察した結果を図10及び図11に示す。
 図10(a)は第1の凸構造1が形成された段階のもの、図10(b)は第2の凹構造2まで形成されたものについて、1μm角の走査範囲で表面を観察した結果を示す上面図である。
 図10(a)に示すように、本実施例で作製した第1の凸構造1は、1μm角の範囲での最大高低差が5.2nm、算術平均粗さRaが0.59nmの周期的な微粒子(凸部1a)が並んだ凸形状であった。また、微粒子は互いに孤立して形成されている様子が見られた。
 また、図10(b)に示すように、第2の凹構造2まで形成したものについては、第1の凸構造1を構成する微粒子形状が確認できるとともに、深さが5nm~25nm程度の第2の凹構造2が形成されており、1μm角の範囲での最大高低差が27.9nm、算術平均粗さRaが3.27nmと、第2の凹構造2が形成されたことによって高低差並びにRaが大きくなった。
 図11(a)には、図10(a)に示した第1の凸構造1について、基体104の表面に平行な方向の周期性を確認するために、図10(a)に示した1μm角のAFM測定結果を2次元フーリエ変換したスペクトラム(2D-spectrum)の図を示す。図11(b)には、同じく1μm角の測定結果を2次元フーリエ変換したパワースペクトル密度(Power Spectrum Density:PSD)のグラフを示す。
 図11(a)に示す2次元スペクトラムは、図の明るい箇所ほど強度が強いことを示すものであり、部分的に明るい箇所はその場所(周波数)の周期成分がそれ以外の周期成分に比べて特に強いことを示すものである。
 図11(a)の結果から、13nm~38nmの範囲に相当する周波数の範囲でリング状の明るい部分が見えており、本実施例で作製された第1の凸構造1が13nm~38nmの極めて狭い範囲で強い周期性を有していることが明らかとなった。また、2次元スペクトラムがリング状であることから、凸部1aが基体104の表面に平行な方向に等方的に配置されていることが分かる。
 一方、図11(b)に示したパワースペクトル密度からも、13nm~38nmの範囲に明瞭なピークが現れており、ピークの最も高い位置は24nmであった。
 このように、本願の反射防止構造体において、反射防止効果を発現する第2の凹構造2を得るためには、第1の凸構造1が数ナノメートルから数十ナノメートルオーダーの高い密度で基体104上に形成されていることが望ましく、より望ましくは、図11(a)及び(b)に示したように強い周期性を有することが好ましい。
 このような第1の凸構造1に起因して形成された第2の凹構造2は、図10(b)に観察された範囲で、基体104の表面に平行な方向における個々の凹部2aの長さ(換言すれば、第2の凹構造2に含まれる凹部2a間の平均ピッチ)が28nm~250nm程度であり、第1の凸構造1における周期中心の値(24nm)に対して1.2倍~10倍程度の値であった。なお、凹部2aがまばらに形成されている場合には、凹部2a間の平均ピッチは、上記個々の凹部2aの長さ(凹部2aの口径)よりも長くなるが、本実施例では、凹部2aが密に形成されるため、凹部2a間の平均ピッチは、個々の凹部2aの長さとほぼ等しい。
 なお、本実施例では、P型のSiウエハを基体104として用いたが、N型のSiウエハでも同様の結果が得られた。更にはドープ元素量や面方位の異なるSiウエハにおいても同様の結果が得られた。このように、基体104または基体104表面に形成される材料は、必ずしも純粋な元素である必要は無く、供給源103から供給される供給材料が基体104表面で濡れ性が悪い状態を示し、基体104上で微粒子を生成することができればよい。
 (元素分析)
 本実施例の、第1の凸構造1が形成された基体104の表面を、オージェ分光法を用いて元素分析したところ、基体104の表面材料であるSi以外に、供給源103に用いたTaが検出された。すなわち、本実施例の工程を行うことで基体104表面にTaが付着することが確認できた。
 更にArエッチングを行いながら試料の表面を削り、深さ方向の元素分析(エッチング量:5nm毎)についても行ったところ、5nmエッチングした後では僅かにTaが検出されたが、10nmエッチングしたところではTaが検出されなくなった。この深さは、AFMで観察された微粒子の高さと一致するものであり、供給源103を構成する材料であるTaは基体104の表面に形成された微粒子中に含まれていると考えられる。
 また、第2の凹構造2を形成した基体104上にも、図10(b)に示したように、第1の凸構造1が、第2の凹構造2とともに基体104上に残っていることが分かる。後に示す比較例5の結果にも示すように、第2の凹構造2を得るためには、第2の凹構造2を形成するプロセス中に、供給源103から供給材料を基体104表面に供給し続けることが重要である。従って、第2の凹構造2が形成された後であっても、供給材料を含む微粒子が、第1の凸構造1を構成する凸部1aとして基体104表面に存在することになる。
 (第1の凸構造1の電子顕微鏡観察像)
 基体104上における供給源103から供給されたTaの配置をより詳しく確認するために、図12(a)には、第1の凸構造1が形成された段階の基体104の断面についての透過電子顕微鏡観察像を示し、図12(b)及び(c)に、これに対応するTa及びSiについてのEDX(energy dispersive X-ray analysis)マッピング像を示す。
 図12(a)に示した電子顕微鏡観察像において、白く凸状に見える部分が第1の凸構造1(微粒子)に相当する。図12(b)に示したTaについての組成像では、第1の凸構造1に相当する箇所で像が明るくなっており、供給源103から供給されたTaが第1の凸構造1の位置に、特に選択的に配置されていることが分かる。
 一方、図12(c)に示したSiについての組成像においても、Siが第1の凸構造1部分に存在している様子が分かる。この結果から、第1の凸構造1においては、供給源103から供給されたTaと基体104の表面材料であるSiとが共に存在した状態にあると言える。
 (反射率の測定結果)
 本実施例の反射防止構造を表面に形成した基体104について、分光器を用いて反射率を測定した結果を図13に示す。図13には、本実施例の反射防止構造体を形成する前の基体104(表面が平坦なSiウェハ)を比較試料とし、図10(a)に示した第1の凸構造1が形成された段階の試料を参考試料として、これらの反射率を測定した結果を合せて示す。
 図13に示すように、本実施例の反射防止構造を形成した基体104では、特に400nm以下の紫外光の波長域において反射防止構造を形成しない場合(比較試料)、及び、図10(a)に示した第1の凸構造1が形成された段階の試料(参考試料)に比べて反射率が低下しており、反射防止効果が得られることが明らかとなった。
 (第1の凸構造1の効果)
 ここで、本実施例の反射防止構造体について、第1の凸構造1と第2の凹構造2とがともに形成されている効果をより明らかにするために、図14には、本実施例の試料の反射率の測定結果と、第2の凹構造2のみが形成されたと仮定した場合に推定される反射率を計算で求めた計算値とを合わせて示す。
 図14に示した計算値は以下のようにして求めた。
 反射防止構造を形成した表面の反射率Rは表面粗さにより変化することが知られており、下記(1)式で書き表すことができる。

 (1)式において、Rは表面粗さが無い場合の反射率、λは波長、nは入射側の媒質の屈折率、σは標準偏差であり、平均値が0である場合のRMS(二乗平均平方根)に相当する。
 ここでは、反射防止構造を形成していない平滑なSiウエハについての反射率実測値(図13における比較試料の反射率の実測値)をRとし、空気からの光入射を考えnは1とした。
 本実施例において、第1の凸構造1を有しない、第2の凹構造2のみが形成された表面を再現するために、第2の凹構造2を、第2の凹構造2の平均周期に相当する繰り返し凹凸形状が正弦波状に形成された状態と近似し、RMSの値は図10(b)に示したAFM像から求めた本実施例の試料の実測値(RMS=4.09nm)を適用した。
 すなわち、図14に示した計算値は、第1の凸構造1が形成されず、第2の凹構造2のみが表面に形成された試料であって、RMSが本実施例の試料と同じ大きさであるものについての反射率を再現していることになる。
 図14に示すように、本実施例の試料は、計算値に比べて紫外光領域における反射率の低下が顕著であることが明らかである。これは、第1の凸構造1が第2の凹構造2とともに形成されていることによる効果と考えられ、RMSが同じであっても、本願のように第1の凸構造と第2の凹構造とがともに形成されていることによって、短波長域での反射防止効果を高めることが出来ることが分かる。
 従って、本実施例の反射防止構造は、第2の凹構造2のみが形成されている場合に比べて、より小さな凹凸高さ(深さ)でもって、特に短波長で大きな反射防止効果が得られる構造である。
 (基体材料と供給材料との組み合わせ)
 なお、本実施例で供給源103に用いたTaは、融点が約2996℃であり、298Kにおける表面エネルギーは3018erg/cm程度であることが知られている。これに対し、基体104に用いたSiは、融点が約1414℃であり、298Kにおける表面エネルギーは1107erg/cm程度であることが知られている。
 このように、本実施例で用いた材料(元素)の組み合わせは、供給源103に用いた材料(元素)の表面エネルギーが基体104表面の材料(元素)の表面エネルギーに比べて高く、基体104上に形成される第1の凸構造1としての微粒子が基体104表面に対して濡れ性が悪い材料(元素)の組み合わせとなっている。
 (基体104に対する処理)
 また、本実施例において、予め基板洗浄を行って表面の自然吸着物や自然酸化膜を除去した基体104と、基板洗浄を行わず、自然吸着物や自然酸化膜が表面に付着したままの基体104との両方について表面に第1の凸構造1を作製し、形状をAFM観察で比較したが顕著な差は見られなかった。
 従って、基体104表層の数nm程度に存在する吸着物の影響はさほど無く、その下に形成される数十nm程度(高周波電圧の印加によって材料が叩き出される深さ程度)に存在する材料種が特に重要である。
 なお、本実施例においては、基体104の加熱及び冷却を行わなかったが、形成される微粒子のサイズや間隔を調整するために、基板加熱または基板冷却を行っても構わない。
 (凹凸構造の大きさの調整)
 本発明では、第1の凸構造1及び第2の凹構造2を形成するに当って、入射電力や時間を変化させることにより、第1の凸構造1及び第2の凹構造2の高さ(深さ)を調整することが可能であり、用途に応じて容易に周期及び径を調整することが可能である。
 高周波電圧の最大値と最小値との差(Vpp)は、例えば100V以上2000V以下の範囲内とすることが特に望ましい。Vppが100V以上であれば、供給源103に衝突する不活性ガスイオンの運動エネルギーが十分高くなり、供給源103から供給材料を効率よく叩き出すことができ、基体104上に第1の凸構造1及び第2の凹構造2を安定して形成することができる。
 一方、Vppが2000V以下であれば、基体104に衝突する不活性ガスイオンの運動エネルギーが大きくなりすぎることを抑制することができ、基体104に意図しないダメージを与え、不均一な凹凸構造が形成されることを抑制することができる。このため、基体104上に高い周期性の第1の凸構造1を形成することができ、これに起因して生じる第2の凹構造2を安定して形成することができる。
 また、上記範囲内で入射電力を大きくすることで、本願の反射防止構造体が形成される時間を短くすることができるため、製造時間を短くする観点で望ましい。
 また、本発明では、第1の凸構造1及び第2の凹構造2を形成するに当って、導入する不活性ガスの圧力によっても形状を制御可能である。具体的には、低いガス圧下で形成することにより、第1の凸構造1及び第2の凹構造2の大きさ(径および高さ)についての標準偏差を小さくすることができる。
 具体的には、反射防止構造体を形成する際のガス圧範囲は、1.0×10-2Pa以上1.0Pa以下の範囲内であることが特に望ましい。ガス圧が1.0×10-2Pa以上であれば、安定してプラズマ放電を得ることができる。また、1.0Pa以下であれば、導入した不活性ガスが第1の凸構造1を構成する微粒子中に取り込まれることを抑制することができ、第1の凸構造1の大きさについての均一性をより高くすることができ、引いては、第2の凹構造2の大きさについての均一性を高めることができる。
 但し、供給源103から原子等を叩き出す方法が、本実施例に示したようなスパッタリング法ではなく、イオンビームや電子ビームを照射する方法や、加熱により分子を蒸発させる方法を選択する場合には、より低いガス圧力下で反射防止構造体を安定形成することができる。場合によっては、Arガス等の不活性ガスを導入せずに反射防止構造体の形成を行っても構わない。
 このように、入射電力や時間、ガス圧を調整することにより、第1の凸構造1の周期を変化させることが可能であり、使用した装置で調整可能な範囲で、7nmから40nmまで平均周期を変化させることが可能であった。
 本発明において、反射防止構造体の形成に際しては、Arガス以外の不活性ガスを用いても構わない。具体的には、Ne,Ar,Kr,Xeから選択される1種類または複数のガス種を適用しても構わない。
 (参考例)
 参考例として、実施例1で基体104に用いたSiウエハ(実施例1に記載した処理を行う前の状態)の表面形状をAFMで観察し、上記AFM観察をもとに実施例1と同様に2次元スペクトラム(図15(a))及び2次元のパワースペクトル密度(図15(b))を求めた結果について説明する。
 上記Siウエハの表面を1μm角の走査範囲でAFM観察したところ、最大高低差が1.6nm、算術平均粗さRaが0.15nmであった。
 また、図15(a)に示す2次元スペクトラムでは、実施例1で見られたようなリング状の明るい部分は見られず、図15(b)に示したパワースペクトル密度でも、実施例1で見られたような明瞭なピークは見られなかった。
 (比較例1)
 比較例1として、実施例1で用いた基体104と同じSiウエハを基体104とし、実施例1で供給源103の材料として用いたTaを基体104と対向する位置にターゲットとして備えるスパッタリング装置を使用して、Taを基体104にスパッタリング成膜した結果を示す。
 上記Taの成膜に際しては、スパッタリング装置の到達真空度を実施例1と同じ5×10-5Paとし、実施例1と同様にArガスを導入して、ガス導入時の圧力が8.6×10-2Paとなるようにした。Taターゲットは直径6インチのものを用い、放電可能な最小電力であるDC20Wの電力をターゲットに加えて900秒間スパッタリング成膜を行った。ターゲットと基体104との間の距離は160mmとした。基体104並びに基体支持部材102に対しては、実施例1で行ったような高周波電圧の印加は行わなかった。
 上記の方法で作製した比較例1の試料について、表面形状をAFMを用いて観察した結果、比較例1では実施例1に示したようなナノメートルオーダーの周期性の有る凹凸形状は見られず、1μm角の走査範囲で観察した際の最大高低差が2.2nm、算術平均粗さRaが0.16nmと実施例1よりも小さな値であった。
 また、上記AFM観察をもとに2次元スペクトラム及び2次元のパワースペクトル密度を求めた結果、2次元スペクトラムからは、実施例1で見られたリング状の明るい部分は見られず、パワースペクトル密度には、明瞭なピークは現れなかった。これらの結果から、比較例1の試料では第1の凸構造1は形成されていないことが確認された。
 上記のプロセスに引き続いて、3600秒間のスパッタリング成膜を行い、基体104の表面をAFM観察した結果、第2の凹構造2に相当するような形状は見られず、比較例1の方法では反射防止構造体に適用可能な凹凸構造を形成することが出来なかった。また、成膜により、反射率の高い金属Ta膜が基体104表面に形成されてしまうため、本試料を反射防止構造体として適用することは困難である。
 この他に、Arガス圧力、スパッタリング時の入射電力、成膜時間をそれぞれ変化させて試料を作製したが、何れの場合でも実施例1で得られたような、第1の凸構造1、及び、これに続く第2の凹構造2を形成することはできなかった。また、成膜により、反射率の高い金属膜が基体104表面に形成されてしまうため、これらの試料を反射防止構造体として適用することは困難である。
 本比較例の結果は、実施例1で得られたような第1の凸構造1、及び、第2の凹構造2を形成するためには、単に供給源103から基体104に対して原子等を供給するだけでは無く、基体支持部材102に対して(基体104と導通している場合には基体104に対しても)接地電圧に対して正負両方の成分を持った高周波電圧が印加され、表面の叩き出しと再付着とが繰り返し起こることが重要であることを示すものである。
 (比較例2)
 比較例2として、比較例1にターゲット材料として用いたTaに代わり、Alをターゲット材料とした例について示す。本比較例においても、比較例1で用いたSiウエハを基体104とし、基体104と対向する位置にAlターゲットを備えるスパッタリング装置を使用して、Alを基体104にスパッタリング成膜した。
 上記Alの成膜に際しては、スパッタリング装置の到達真空度を比較例1と同じ5×10-5Paとし、比較例1と同様にArガスを導入して、ガス導入時の圧力が8.6×10-2Paとなるようにした。Alターゲットは直径6インチのものを用い、DC400Wの電力をターゲットに加えて10秒間スパッタリング成膜を行った。ターゲットと基体104との間の距離は160mmとした。基体104並びに基体支持部材102に対しては、実施例1で行ったような高周波電圧の印加は行わなかった。
 上記の方法で作製した比較例2の試料について、表面形状をAFMを用いて1μm角の走査範囲で観察した結果、本比較例ではAlの融点が低いために基体104上で粒子の凝集が起こり、凹凸構造が確認された。1μm角の走査範囲で観察した際の最大高低差は7.8nm、算術平均粗さRaは0.58nmであった。但し、実施例1に比べて個々の凹凸の大きさにばらつきが見られる結果であった。
 また、比較例2について、上記AFM観察をもとに2次元スペクトラム及び2次元のパワースペクトル密度を求めた結果、2次元スペクトラムからは、実施例1で見られたようなリング状の明るい部分は見られず、パワースペクトル密度には、明瞭なピークは現れなかった。
 上記のプロセスに引き続いて、3600秒間のスパッタリング成膜を行い、基体104の表面をAFM観察した結果、本比較例においても、比較例1と同様に第2の凹構造2に相当するような形状は見られなかった。また、比較例1と同様に、成膜により、反射率の高い金属Al膜が基体104表面に形成されてしまうため、本試料を反射防止構造体として適用することは困難である。
 これらの結果から、比較例2の試料では、Alの凝集により、基体104の表面に凹凸構造を形成することは可能であるが、形成される凹凸の形状の均一性は低く、また、スパッタエッチングプロセスでは無い為、引き続きスパッタリング成膜を行ったとしても、第2の凹構造2は形成されなかった。
 この他に、Arガス圧力、スパッタリング時の入射電力、成膜時間をそれぞれ変化させて試料を作製したが、何れの場合でも実施例1で得られた、第1の凸構造1、及び、これに続く第2の凹構造2を形成することはできなかった。
 (比較例3)
 本比較例では、実施例1において、供給源103の材料をTaからAlに変更した場合の結果を示す。ただし、本比較例では、Arガス導入時の圧力が、8.6×10-2Paとなるように設定し、Alを基体104に供給する際の入射電力を200Wとした点が実施例1とは異なる。これらの条件は、実施例1のTaを供給源103として適用した場合であれば、第1の凸構造1、及び、第2の凹構造2を形成することが出来た条件である。
 供給源103のAlの形成に際しても、実施例1のTaと同じ方法を用い、予めスパッタリング装置を用いてAlを基体支持部材102表面に膜厚500nm形成し、これを供給源103として用いた。
 上記の方法で900秒間のスパッタリングを行った比較例3の試料について、表面形状を1μm角の走査範囲でAFMを用いて観察した結果、比較例3では実施例1に示したようなナノメートルオーダーの周期性の有る第1の凸構造1は見られず、1μm角の走査範囲で観察した際の最大高低差が2.1nm、算術平均粗さRaが0.13nmと実施例1よりも小さな値であった。
 また、上記AFM観察をもとに2次元スペクトラム及び2次元のパワースペクトル密度を求めた結果、参考例や比較例1と同様に、2次元スペクトラムには実施例1で見られたようなリング状の明るい部分は見られず、パワースペクトル密度には明瞭なピークは現れなかった。これらの結果から、比較例3の試料では周期性を持った第1の凸構造1は形成されていないことが確認された。
 さらに、上記のプロセスに引き続いて、6000秒間の処理を行い、基体104の表面をAFM観察した結果、第2の凹構造2に相当するような形状は見られず、比較例3の方法では反射防止構造体に適用可能な凹凸構造を形成することが出来なかった。
 本比較例で供給源103に用いたAlは、基体104に用いたSiよりも融点が低く、Siと化合物を生成しない材料である。本比較例の結果は、基体104の表面が供給源103に用いる材料に対して濡れ性の悪い状態を示すように、供給源103に用いる材料の融点が基体104の表面の材料よりも高融点であることが望ましいことを示す結果であるとともに、より好ましくは、供給源103に用いる供給材料と基体104の表面の材料とが化合物を生成する材料であることが望ましいことを示す結果である。
 この他に、供給材料として、難スパッタ材料であるMgOについても検討し、Alの場合と同様に、実施例1で得られた第1の凸構造1、及び、第2の凹構造2を形成することはできないことを確認した。即ち、基体104表面に対する他の元素供給がない状態でも、第1の凸構造1、及び、これに起因して形成される第2の凹構造2を形成することはできないことを確認した。
 (比較例4)
 比較例4では、実施例1において、基体104をSiウエハから、Siウエハの表面を熱酸化した熱酸化Siウエハに変更した結果について示す。
 ただし、本比較例では、Arガス導入時の圧力が、8.6×10-2Paとなるように設定し、Taを基体104に供給する際の入射電力を200Wとした点が実施例1とは異なる。これらの条件は、実施例1のSiウエハを基体104として適用した場合であれば、第1の凸構造1、及び、第2の凹構造2を形成することが出来た条件である。
 本実施例で使用した熱酸化Siウエハは、Siウエハを熱酸化し、表面から500nm以上の厚さが酸化Siとなっている熱酸化Siウエハである。
 上記熱酸化Siウエハを基体104に用いて作製した比較例4の試料について、表面形状を1μm角の走査範囲でAFMを用いて観察した。その結果、比較例4では比較例1及び3と同様に、実施例1に示したようなナノメートルオーダーの周期性の有る第1の凸構造1(微粒子)は見られず、最大高低差が2.7nm、算術平均粗さRaが0.19nmと実施例1よりも小さな値であった。
 また、上記AFM観察をもとに2次元スペクトラム及び2次元のパワースペクトル密度を求めた結果、参考例や比較例1~3と同様に、2次元スペクトラムには実施例1で見られたようなリング状の明るい部分は見られず、パワースペクトル密度には明瞭なピークは現れなかった。これらの結果から、比較例4の試料においても周期性を持った第1の凸構造1は形成されていないことが確認された。
 さらに、上記のプロセスに引き続いて、6000秒間の処理を行い、基体104表面をAFM観察した結果でも、第2の凹構造2に相当するような形状は見られず、比較例4の方法では反射防止構造体に適用可能な凹凸構造を形成することが出来なかった。
 本比較例における基体104の表面の酸化Siは、室温下のプロセスにおいて供給源103に用いたTaと化合物を生成しにくい材料であり、本比較例の結果は、比較例2と共に、供給源103に用いる材料と基体104の表面の材料とは化合物を生成する材料であることが望ましいこと示す結果である。
 (比較例5)
 実施例1では、第1の凸構造1を形成する第1のステップと、第2の凹構造2を形成する第2のステップとの両方において、供給源103からTaを供給材料として供給しながら基体104表面のSiをスパッタエッチングして反射防止構造体を形成する場合について示した。本比較例では、第1のステップを実施例1と同様の方法で形成した後、第2のステップにおいてはTaを供給せずにSi基板のスパッタエッチングを行った場合について示す。
 具体的に、本比較例では、第1のステップにおいて、実施例1に示した方法と同じ方法で第1の凸構造1を形成した後、第2のステップにおいて、基体104を保持する基体支持部材102が、基体104の周囲にはみ出す領域が極めて小さい構造を持ったスパッタエッチング装置を適用し、且つ、第1の凸構造1が形成された基体104を保持するのに先立って、供給源としてのTaの層を基体支持部材102に形成することなく、当該第1の凸構造1が形成された基体104を保持して第2のステップの処理を行った。
 この際、第2のステップにおいて投入する電力は、基体支持部材102のサイズの違いを考慮し、基体104に印加される単位面積当たりの電力がほぼ等しくなるよう調整して処理を行った。
 その結果、本比較例のように供給材料としてのTaを供給せずに第2のステップを行った場合、600秒の処理で第1の凸構造1の高さは小さくなり、基体104表面の平坦化が進んだことが分かった。更に処理時間を長くすると基体104表面はより平坦化が進み、実施例1で見られたような第2の凹構造2が得られることは無かった。
 このように、第2のステップにおけるエッチング処理に際しては、第1のステップで形成した凸部1aが、第2のステップの最中に失われてしまうことが無いように、凸部1aを構成する元素を供給しつつスパッタエッチング処理することが重要である。
 換言すれば、第2のステップにおいて反射防止効果を示す第2の凹構造2が発現するためには、第2のステップ中に第1の凸構造1が表面に存在し続けていることが重要である。
 〔実施例2〕
 実施例2では、実施例1において基体104に用いたSiウエハの替わりに、ガラス基板(バリウムホウケイ酸ガラス)の表面に、Si膜を500nmの膜厚で形成した素子を基体104として用いたこと以外は実施例1と同様の操作を行った。
 (基体104の構成)
 本実施例に用いたガラス基板は、比較例4で用いた熱酸化Siウエハと同様に、基体104の表面が供給源103の材料(Ta)と、室温下で化合物を作りにくい材料であるために、Si膜を形成せずに実施例1と同様の操作を行っても第1の凸構造1及び第2の凹構造2が得られることは無かった。
 これに対し、本実施例では、上記ガラス基板上にSi膜を形成しており、基体104の表面が、供給源103の材料(Ta)と化合物を生成する材料(Si)となっている。
 本実施例の基体104は、上記ガラス基板上にスパッタリング法でSi膜を500nm成膜して作製した。到達真空度は5×10-6Paとし、Si成膜時にはArガスを導入した。成膜時のガス圧力は1.0×10-1Paとした。スパッタリングターゲットに用いたSiはBがドープされ、抵抗率が0.1Ωcm以下のSi単結晶ターゲットを用い、RFスパッタリング法で成膜した。
 上記のようにして、表面にSi膜が形成された基体104を実施例1と同様に、予めスパッタリング装置を用いてTaを膜厚500nm形成した基体支持部材102上に保持した。
 (その他の設定)
 反射防止構造体形成時に真空チャンバー101に導入する不活性ガスは実施例1と同様にArガスとし、ガス導入時の圧力が、1.3×10-2Paとなるように設定した。高周波電源105から基体支持部材102への高周波電圧の印加に際しては、入射電力が300Wと一定となるように制御を行った。
 第1の凸構造1を形成するステップとして、高周波電圧の印加時間は1200秒間とした。試料作製中の高周波電圧の最大値と最小値との差(Vpp)は730V~800V程度、高周波電圧の平均値から接地電圧を引いた値(Vdc)は-220V~-250V程度であった。
 (基体104の表面形状の観察)
 本実施例の試料について、実施例1と同様に基体104の表面形状をAFMで観察したところ、第1の凸構造1が形成された段階の基体104の表面は、1μm角の走査範囲での最大高低差が6.4nm、算術平均粗さRaが0.74nmであった。そして、2次元スペクトラムでは、13nm~38nmの範囲に相当する周波数の範囲でリング状の明るい部分が見えており、本実施例で作製された第1の凸構造1が13nm~38nmの極めて狭い範囲において強い周期性を有していることが明らかとなった。
 一方、パワースペクトル密度からも、13nm~38nmの範囲に明瞭なピークが現れており、ピークが最も高い位置が23nmであった。
 (第2の凹構造2が形成される原理)
 このようにして第1の凸構造1を形成した基体104に対して、引き続き、本実施例に記載の処理を行うことにより、実施例1に示したような第2の凹構造2を形成することができる。
 これは、実施例1と同様に、第1の凸構造1が形成された表面に対してスパッタエッチング処理を施すと、スパッタエッチングは基体104の元々の表面に現れている部分(第1の凸構造1が無い部分)で強く進行するとともに、第1の凸構造1に妨げられて、その裏側の基体104表面への到達を妨げられる不活性ガスイオンが発生する。これにより、スパッタエッチング時の対称性が損なわれ、リップルが打ち消されず、複数のリップルの重ね合わせ(干渉)によりエッチング強度が大きくなった箇所でスパッタエッチングが特に進行して第2の凹構造2が成長するためである。
 具体的には、例えば、第2の凹構造2を形成するステップとして、高周波電圧の印加時間を6000秒間とすることで第2の凹構造2を形成できる。第1の凸構造1を形成するステップと、第2の凹構造2を形成するステップとは連続して行うことが可能であり、実操作上は単一のプロセスとして処理を行うことが可能である。また、入射電力を反射防止構造体の形状が損なわれない範囲で大きくすることによりプロセス時間を短縮しても構わない。
 また、本実施例の方法で第1の凸構造1を形成したのち、実施形態2または3に記載の方法を用いて第2の凹構造2を形成しても構わない。
 このように、基体104の表面が供給源103の材料(本実施例ではTa)と化合物を生成する材料(本実施例ではSi)となっていることで良質な反射防止構造体が形成できる。
 (基体材料としての薄膜の厚み)
 なお、本実施例のように、基体104の表面に供給源103の材料と化合物を生成する材料を薄膜で形成する場合、基体104の表面が高周波電圧の印加によってエッチングされることを考慮に入れる必要がある。具体的には、反射防止構造体を形成するプロセスの間で基体104からエッチングされる膜厚よりも厚い膜厚で表面に薄膜を形成しておく。これにより、エッチングによって薄膜が全て無くなり、プロセス中に下地材料が露出してしまうことを防ぐことができる。
 (変更例)
 また、本実施例においては、Bがドープされ、抵抗率が0.1Ωcm以下のSi単結晶ターゲットを用いたが、所望の反射防止構造体が形成できるものであればこれに限るものではない。添加材料や添加量が異なっていてもよく、添加物を含まないものであっても構わない。また、スパッタリングで形成された膜は単結晶ではないため、ターゲット材が必ずしも単結晶である必要は無い。
 また、本実施例においては、バリウムホウケイ酸ガラス基板上にSi膜を形成した例について示したが、この他にも、SiO基板、熱酸化Si基板、ポリカーボネート基板上にSi膜を形成した場合でも同じように第1の凸構造1と第2の凹構造2とを備えた反射防止構造体が確認できた。
 このように、本発明の反射防止構造体を得るためには基体104の母材は特に限定されるものではなく、基体104の表面(表面から深さ方向に数十nm程度の範囲)に形成されている材料種が重要であることが分かる。更に、不導体材料を基体104の母材として用いても第1の凸構造1及び第2の凹構造2が得られたことから、基体支持部材102と基体104とは必ずしも電気的に導通していなくても構わない。
 また、本実施例においては、基板加熱及び基板冷却を行わなかったが、形成される微粒子のサイズや間隔を調整するために、基板加熱または基板冷却を行っても構わない。
 〔実施例3〕
 実施例3として、図7に示した遮蔽部材208を有する反射防止構造体製造装置21を用いて第1の凸構造1を作製した一例を示す。
 (各部材の構成)
 本実施例においては、実施例1と同様に到達真空度が5×10-5Paの真空チャンバー101を用い、基体支持部材102にはステンレスを用いた。基体支持部材102表面には、予めスパッタリング装置を用いて難スパッタ材料であるMgOを膜厚200nmで形成し、高周波電圧印加時に基体支持部材102から基体104に対して原子等が供給され難いようにした。
 このときのMgO膜は、基体支持部材102の基体104取り付け面の全面に形成した。基体104は実施例1と同様に、BがドープされたP型Siウエハ(面方位(100))を用いた。基体104の直径は76mmとし、上記MgO薄膜が形成された基体支持部材102上にバネ部材で固定した。供給源203であるスパッタリングターゲット材には直径152mmのTaを用いた。供給源203は、基体104と対向するように配置し、基体104までの距離を160mmとした。
 (遮蔽部材208の配置及び意義)
 遮蔽部材208はステンレスからなる直径216mm、厚み3mmの円盤を使用し、供給源203と基体104とを結ぶ直線上に供給源203から30mmの位置に供給源203に対向させて配置した。遮蔽部材208は電気的に接地状態とした。
 このように遮蔽部材208を配置することにより、供給源203からスパッタリングによって放出された原子等(Ta)は、遮蔽部材208によって基体104に直線的に直接入射することが妨げられ、成膜雰囲気中に存在する不活性ガスや供給源203から放出された他の原子等に衝突して散乱された原子等や、遮蔽部材208に衝突して散乱または回折したエネルギーの低い原子等が基体104に到達する。
 (その他の設定)
 反射防止構造体形成時に真空チャンバー101に導入する不活性ガスはArガスとし、ガス導入時の圧力が、8.6×10-2Paとなるように設定した。高周波電源105についても実施例1と同様に、周波数13.56MHzであり1kWまでの電力印加が可能な電源を使用し、高周波電源105から基体支持部材102への高周波電圧の印加に際しては、図7に示すように、高周波電源105の基体支持部材102側と反対側が電気的に接地され、真空チャンバー101側壁と同電位となるように接続し、入射電力が一定となるように制御を行った。
 本実施例では、入射電力が200Wとなるように印加した。本実施例で用いた基体支持部材102の基体104取り付け面の直径は550mmであったので、入射電力の単位面積当たりの大きさは0.08W/cmに相当する。加えて、整合器106で調整を行い反射電力は5W以下とした。これにより、反射防止構造体を形成している時間中に、Vdcは-70V~-140Vの範囲で、Vppは820V~850Vの範囲で、それぞれ変化した。これは、印加した高周波電圧が接地電圧に対して正及び負の両方の成分を有する状態である。
 高周波電圧の印加時間は、第1の凸構造1の形成に際して600秒間連続とした。供給源203にはDCスパッタリング電源を電気的に接続し、450Wの電力を投入してTaターゲットのスパッタリングを行った。Taターゲットには直径152mmのものを用いたので、ターゲットに投入された単位面積当たりの電力は、2.5W/cmに相当する。基体支持部材102における基体104取り付け面と、これと対向する真空チャンバー101壁との距離は200mmとした。
 (基体104の表面形状の観察)
 本実施例の試料について、表面形状をAFMで観察したところ、第1の凸構造1が形成された段階の基体104の表面は、1μm角の走査範囲での最大高低差が7.3nm、算術平均粗さRaが0.70nmであった。2次元スペクトラムでは、11nm~31nmの範囲に相当する周波数の範囲でリング状の明るい部分が見えており、本実施例で作製された第1の凸構造1が11nm~31nmの極めて狭い範囲で強い周期性を有していることが明らかとなった。
 一方、パワースペクトル密度からも、11nm~31nmの範囲に明瞭なピークが現れており、ピークが最も高い位置が20nmであった。
 (第2の凹構造2が形成される原理)
 このようにして第1の凸構造1を形成した基体104に対して、引き続き、本実施例に記載の処理を行うことにより、実施例1と同様に第2の凹構造2を形成することができる。
 これは、実施例1と同様に、第1の凸構造1が形成された表面に対してスパッタエッチング処理を施すと、スパッタエッチングは基体104の元々の表面に現れている部分(第1の凸構造1が無い部分)で強く進行するとともに、第1の凸構造1に妨げられて、その裏側の基体104の表面への到達を妨げられる不活性ガスイオンが発生する。これにより、スパッタエッチング時の対称性が損なわれ、リップルが打ち消されず、複数のリップルの重ね合わせ(干渉)によりエッチング強度が大きくなった箇所でスパッタエッチングが特に進行して第2の凹構造2が成長するためである。
 具体的には、例えば、第2の凹構造2を形成するステップとして、高周波電圧の印加時間を3000秒間とすることで第2の凹構造2を形成できる。
 第1の凸構造1を形成するステップと、第2の凹構造2を形成するステップとは連続して行うことが可能であり、実操作上は単一のプロセスとして処理を行うことが可能である。また、入射電力を反射防止構造体の形状が損なわれない範囲で大きくすることによりプロセス時間を短縮しても構わない。
 また、本実施例の方法で第1の凸構造1を形成した後、実施形態1または3に記載の方法を用いて第2の凹構造2を形成しても構わない。
 なお、本実施例においても、基板加熱及び基板冷却を行わなかったが、形成される微粒子のサイズや間隔を調整するために、基板加熱または基板冷却を行っても構わない。
 〔実施例4〕
 実施例4として、図8に示した反射防止構造体製造装置31を用いて第1の凸構造1を作製した一例を示す。
 (各部材の構成)
 本実施例においては、実施例1と同様に到達真空度が5×10-5Paの真空チャンバー101を用い、基体支持部材102にステンレスを用いた。基体支持部材102表面には、予めスパッタリング装置を用いて難スパッタ材料であるMgOを膜厚200nmで形成し、高周波電圧印加時に基体支持部材102から基体104に対して原子等が供給され難いようにした。このときのMgO膜は、基体支持部材102における基体104取り付け面全面に形成した。
 基体104は実施例1と同様に、BがドープされたP型Siウエハ(面方位(100))を用いた。基体104の直径76mmとし、上記MgO薄膜が形成された基体支持部材102上にバネ部材で固定した。
 (供給源203の配置)
 供給源203であるスパッタリングターゲット材には直径152mmのTaを用いた。供給源203と基体104とは互いの表面が平行となるように配置し、図8中の角度θが55度となるように配置した。供給源203と基体支持部材102との距離は160mmとした。
 (その他の設定)
 反射防止構造体形成時に真空チャンバー101に導入する不活性ガスはArガスとし、ガス導入時の圧力が、1.7×10-2Paとなるように設定した。
 高周波電源105についても実施例1と同様に、周波数が13.56MHzであり1kWまでの電力印加が可能な電源を使用し、高周波電源105から基体支持部材102への高周波電圧の印加に際しては、図8に示すように、高周波電源105の基体支持部材102側と反対側が電気的に接地され、真空チャンバー101壁と同電位となるように接続し、入射電力が一定となるように制御を行った。
 本実施例では入射電力が400Wとなるように印加した。本実施例で用いた基体支持部材102における基体104取り付け面の直径は550mmであるので、入射電力の単位面積当たりの大きさは0.17W/cmに相当する。加えて、整合器106で調整を行い反射電力は5W以下とした。
 これにより、反射防止構造体を形成している時間中に、Vdcは-259V~-300Vの範囲で、Vppは1000V~1080Vの範囲で、それぞれ変化した。これは、印加した高周波電圧が接地電圧に対して正及び負の両方の成分を有する状態である。
 高周波電圧の印加時間は、第1の凸構造1の形成に際して300秒間連続とした。供給源203にはDCスパッタリング電源を電気的に接続し、20Wの電力を投入して上記高周波電圧印加に併せてTaターゲットのスパッタリングを行った。
 Taターゲットには直径152mmのものを用いたので、ターゲットに投入された単位面積当たりの電力は、0.11W/cmに相当する。基体支持部材102における基体104取り付け面と、これと対向する真空チャンバー101壁との距離は200mmとした。
 (基体104の表面形状の観察)
 本実施例の試料について、表面形状をAFMで観察したところ、第1の凸構造1が形成された段階の基体104表面は、1μm角の走査範囲での最大高低差が5.7nm、算術平均粗さRaが0.63nmであり、2次元スペクトラムでは、15nm~38nmの範囲に相当する周波数の範囲でリング状の明るい部分が見えており、本実施例で作製された第1の凸構造1が15nm~38nmの極めて狭い範囲で強い周期性を有していることが明らかとなった。
 一方、パワースペクトル密度からも、15nm~38nmの範囲に明瞭なピークが現れており、ピークが最も高い位置が25nmであった。
 (第2の凹構造2が形成される原理)
 このようにして第1の凸構造1を形成した基体104に対して、引き続き、本実施例に記載の処理を行うことにより、実施例1と同様に第2の凹構造2を形成することができる。
 これは、実施例1と同様に、第1の凸構造1が形成された表面に対してスパッタエッチング処理を施すと、スパッタエッチングは基体104の元々の表面に現れている部分(第1の凸構造1が無い部分)で強く進行するとともに、第1の凸構造1に妨げられて、その裏側の基体104表面への到達を妨げられる不活性ガスイオンが発生する。これにより、スパッタエッチング時の対称性が損なわれ、リップルが打ち消されず、複数のリップルの重ね合わせ(干渉)によりエッチング強度が大きくなった箇所でスパッタエッチングが特に進行して第2の凹構造2が成長するためである。
 具体的には、例えば、第2の凹構造2を形成するステップとして、高周波電圧の印加時間を1500秒間とすることで第2の凹構造2を形成できる。第1の凸構造1を形成するステップと、第2の凹構造2を形成するステップとは連続して行うことが可能であり、実操作上は単一のプロセスとして処理を行うことが可能である。また、入射電力を反射防止構造体の形状が損なわれない範囲で大きくすることによりプロセス時間を短縮しても構わない。
 また、本実施例の方法で第1の凸構造1を形成したのち、実施形態1または2に記載の方法を用いて第2の凹構造2を形成しても構わない。
 (角度θの意義)
 本実施例において、供給源203の基体104に最も近い端部と基体104の供給源203に最も近い端部とを結んだ直線と、供給源203の表面の延長線との成す角度θを変化させたところ、角度θが55度を超える場合には、第1の凸構造1を作製した基体104の表面は凸凹形状が形成されているものの、基体104上で成長した粒子同士が結合し、基体104の面方向にランダムに細長く繋がった形状となっていた。このときのAFM測定結果(走査範囲:1μm)を2次元フーリエ変換したパワースペクトル密度のグラフからは、明瞭なピークは見られず、高い周期性は得られなかった。
 これは、基体104に対して供給源203からの原子等(Ta)が直接供給されたために、基体104へ到達した際の原子等の運動エネルギーが大きすぎ、基体104上で形成された微粒子が隣接する微粒子と衝突し、これら微粒子同士が不規則に結合したことによるものと考えられる。
 一方、角度θが25度~55度の範囲では、パワースペクトル密度のグラフに明瞭なピークが現れ、高い周期性を持った微粒子(凸凹形状)が第1の凸構造1として形成されていることが確認された。また、微粒子は互いに孤立して形成されている様子が見られた。
 本検討を行った装置では装置構成上、角度θを25度よりも小さくすることが不可能であったが、更に角度θを小さくした場合でも、必要に応じて供給源203に投入する電力を調整し、高い周期性を持った第1の凸構造1を作製することができる。
 本実施例においても、基板加熱及び基板冷却を行わなかったが、形成される微粒子のサイズや間隔を調整するために、基板加熱または基板冷却を行っても構わない。
 〔実施例5〕
 実施例1~4では、基体104の表面の基板材料としてSiを、供給材料(供給源103または203)としてTaを、それぞれ用いた例について示したが、これ以外にも化合物を生じ易く、基体104上でナノメートルオーダーの微粒子を形成できる材料を選択すれば同様の結果が得られる。本実施例では、第1~第3の実施形態に適用可能な材料の組み合わせについて示す。
 上述したように非特許文献2には、種々の元素についての二元状態図が示されている。この文献に記載されている、SiとTaとの二元状態図、SiとWとの二元状態図、SiとMoとの二元状態図を参照すると、実施例1~4で用いたSiとTaとの組み合わせを含め、何れの組み合わせについても幅広い組成範囲で化合物が生成される系であることが分かる。この他、非特許文献2の二元状態図によれば、Siに替えてGeやAlを適用した場合や、Ta、W、Moに替えて元素周期表上で遷移金属材料を用いた場合の組み合わせにおいて、化合物が生成され易いことが分かる。
 また、基体104表面上で濡れ性が悪い性質を強めるためには、生成される化合物の融点が高く、生成される化合物の融点と基体材料(元素)の融点との温度差が大きいことが概ね望ましい。
 これらのことから、供給源103(203)に適用する供給材料として、遷移金属のうちで高い融点を持つV、Cr、Fe、Zr、Nb、Mo、Tc、Ru、Rh、Pd、Hf、Ta、W、Re、Os、Ir及びPtからなる群から選択される元素を主体とする材料とするか、またはこれらの合金を主体とする材料を用い、基体104の表面の基体材料として、Al、Si、Geから選ばれる元素を主体とする材料、またはこれらの合金を主体とする材料を用いることが特に望ましい。また、供給源103(203)に適用する材料は、供給材料として好適な材料と基体材料として好適な材料との化合物であっても構わない。
 〔実施例6〕
 実施例5に示した、第1~第3の実施形態において適用可能な材料の組み合わせの一例として、基体104にSiを、供給源103にWを用いた場合について実際に第1の凸構造1を作製した結果を実施例6として示す。
 本実施例では実施例1に記載の作製方法を用いたが、供給源103としてTaの替わりにWを用いたこと以外に、真空チャンバー101の到達真空度を8.5×10-5Pa、Arガス導入時の圧力を1.3×10-1Pa、高周波電源105の入射電力を100Wとした点が実施例1とは異なる。
 本実施例の方法で高周波電圧の印加時間を900秒間として作製した第1の凸構造1について、AFMを用いて観察した。その結果、供給源103にWを用いた場合でも、周期的な凸形状が並んだ表面形状が得られ、1μm角の走査範囲での最大高低差は4.0nm、算術平均粗さRaは0.34nmであった。また、微粒子は互いに孤立して形成されている様子が見られた。
 2次元フーリエ変換したスペクトラム、及び2次元フーリエ変換したパワースペクトル密度を求めたところ、2次元フーリエ変換したスペクトラムからは、12nm~31nmの範囲に相当する周波数の範囲でリング状の明るい部分が見えており、本実施例で作製された微粒子(凸部1a)が12nm~31nmの極めて狭い範囲で強い周期性を有していることが明らかとなった。またリング状であることから基板面に平行な方向に等方的に配置されていることが分かった。また、パワースペクトル密度からも、12nm~31nmの範囲に明瞭なピークが現れており、ピークが最も高い位置が20nmであった。
 以上の結果から、本実施例で作製された第1の凸構造1が12nm~31nmの極めて狭い範囲で強い周期性を有していることが確認できた。
 このようにして第1の凸構造1を形成した基体104に対して、引き続き、本実施例に記載の処理を行うことにより、実施例1と同様に第2の凹構造2を形成することができる。
 これは、実施例1と同様に、第1の凸構造1が形成された表面に対してスパッタエッチング処理を施すと、スパッタエッチングは基体104の元々の表面に現れている部分(第1の凸構造1が無い部分)で強く進行するとともに、第1の凸構造1に妨げられて、その裏側の基体104表面への到達を妨げられる不活性ガスイオンが発生する。これにより、スパッタエッチング時の対称性が損なわれ、リップルが打ち消されず、複数のリップルの重ね合わせ(干渉)によりエッチング強度が大きくなった箇所でスパッタエッチングが特に進行して第2の凹構造2が成長するためである。
 具体的に例えば、第2の凹構造2を形成するステップとして、高周波電圧の印加時間を4500秒間とすることで第2の凹構造2を形成できる。第1の凸構造1を形成するステップと、第2の凹構造2を形成するステップとは連続して行うことが可能であり、実操作上は単一のプロセスとして処理を行うことが可能である。また、入射電力を反射防止構造体の形状が損なわれない範囲で大きくすることによりプロセス時間を短縮しても構わない。
 また、本実施例の方法で第1の凸構造1を形成したのち、実施形態1または2に記載の方法を用いて第2の凹構造2を形成しても構わない。
 本実施例で供給源103に用いたWは、融点が3387℃程度であり、298Kにおける表面エネルギーは3468erg/cm程度であることが知られている。
 これに対し、基体104に用いたSiは、融点が約1414℃であり、298Kにおける表面エネルギーは1107erg/cm程度であることが知られている。
 このように、本実施例で用いた材料(元素)の組み合わせは、供給源103に用いた材料(元素)の表面エネルギーが基体104表面の材料(元素)の表面エネルギーに比べて高く、基体104上に形成される微粒子が基体104表面上で濡れ性の悪い性質を示すような材料(元素)の組み合わせとなっている。
 〔実施例7〕
 実施例7として、実施の形態4に示したように、本発明の反射防止構造を基体104に形成した後、転写材料を用いて第2の基体404上に転写し、異方性エッチングにより、高さを大きくしてより大きな反射防止効果を得る例について示す。
 実施例1でも説明したように、反射防止構造体を形成した表面の反射率Rは(1)式で書き表すことができる。
 図16は、上記(1)式を用いて、第2の基体404がSiである場合に、異方性エッチングによって凹凸高さ(深さ)をエンハンスした際、表面粗さの変化に伴って反射率Rがどのように変化するかを示した図である。ここで、反射防止構造を形成していない平滑なSiウエハについての反射率実測値をRとし、空気からの光入射を考えnは1とした。
 図16に示すように、RMS(平均値を0とした)の増加に伴って反射率Rは単調に減少し、低減できる波長は長波長側にも広がることが分かる。計算の結果、RMSが4nm程度から顕著な反射率の低下が見られ始め、RMSが90nm以上では、190~900nmの波長範囲で反射率Rが10%以下とすることが可能である。
 このとき、表面粗さを作り出す凹凸構造を正弦波状の形状で近似すると、上記のRMSが4nmの場合は、高さ(深さ)が14nmの繰り返し凹凸構造に相当する。また、RMSが90nmの場合は、高さ(深さ)が250nm程度の繰り返し凹凸構造に相当する。このような高さ(深さ)の繰り返し凹凸構造を、第2の基体404表面に沿う方向の平均周期が、使用する光の波長以下となるような大きさで形成すれば、紫外光から近赤外光までの波長範囲に渡って極めて良好な反射防止構造体として機能することが分かる。
 このような高さ(深さ)の凹凸形状は、異方性エッチング時のエッチングレートが、第2の基体404の構成材料におけるエッチングレートに比べて、1/10程度の転写層405を適用することで実現可能である。
 このように、本発明の反射防止構造体は、第4の実施形態に示したように、形成された反射防止構造体を、ナノインプリント法に代表される転写方法を利用して、他の基板や素子上に転写した後、ドライまたはウェットエッチングを施すことによって高さを大きくすることで、紫外光のみならず、より広い波長の光学素子に適用可能であり、且つ、更に大きな反射防止効果を得ることが出来るものである。
 また、実施例1の図14でも示したように、第1の凸構造1と第2の凹構造2とがともに形成されていることによって、第2の凹構造2よりも小さな周期の第1の凸構造1の存在により、第2の凹構造2のみが形成された場合に比べて短波長域での反射防止効果をより高めることができる。
 上記ナノインプリント法に代表される転写方法を用いて、さらに他の基体や光学素子上に本願の反射防止構造体を転写した場合には、転写回数が奇数回である場合には、第1の凸構造1は反転して凹構造として形成され、第2の凹構造2は同じく反転して凸構造として形成される。
 以上のように、上記複数の大型凹部の間の平均ピッチは、上記複数の小型凸部の間の平均ピッチの1.2倍以上10倍以下であることが好ましい。
 また、上記複数の小型凸部の間の平均ピッチは、7nm以上40nm以下であることが好ましい。
 また、上記複数の大型凹部の間の平均ピッチは、28nm以上250nm以下であることが好ましい。
 本発明の製造方法では、小型凸部間のピッチに応じて大型凹部間のピッチが規定され、大型凹部間の平均ピッチは、小型凸部間の平均ピッチの1.2倍以上10倍以下の範囲内のものとなる。
 具体的には、小型凸部間の平均ピッチを7nm以上40nm以下とすることができ、大型凹部間の平均ピッチを28nm以上250nm以下とすることができる。
 この構成により、小型凸部間及び大型凹部間の平均ピッチを紫外域から近赤外領域(約30~2500nm)に至る範囲の波長よりも小さくすることができ、紫外域から近赤外領域の光の反射防止効果を高めることができる。
 なお、小型凸部間及び大型凹部間の平均ピッチは、入射光(または出射光)の波長に応じて設定すればよい。例えば、入射光の波長が100nmであれば、小型凸部間及び大型凹部間の平均ピッチを100nmよりも小さくすればよい。
 本発明は上述した各実施形態に限定されるものではなく、請求項に示した範囲で種々の変更が可能であり、異なる実施形態にそれぞれ開示された技術的手段を適宜組み併せて得られる実施形態についても本発明の技術的範囲に含まれる。
 また、上記複数の大型凸部の間の平均ピッチは、上記複数の小型凹部の間のピッチの1.2倍以上10倍以下であることが好ましい。
 また、上記複数の小型凹部の間の平均ピッチは、7nm以上40nm以下であることが好ましい。
 また、上記複数の大型凸部の間の平均ピッチは、28nm以上250nm以下であることが好ましい。
 複数の大型凸部の間の平均ピッチ及び複数の小型凹部の間の平均ピッチについても、上述の反射防止構造体における複数の大型凹部の間の平均ピッチ及び複数の小型凸部の間の平均ピッチと同様の構成を好適に適用できる。
 また、上記小型凸部は、V、Cr、Fe、Zr、Nb、Mo、Tc、Ru、Rh、Pd、Hf、Ta、W、Re、Os、Ir及びPtのいずれか1つを含んでいることが好ましい。
 上記の材料は、表面エネルギーが高いため、表面エネルギーが低い基体に対して上記材料を蒸着させた場合には、濡れ性が悪くなる。すなわち、上記材料は基体表面に対して均一に広がらず、ドット状になる。
 小型凸部を形成するための材料として上記材料を用いることにより、基体表面に対して小型凸部をドット状に形成することができ、小型凸部間のピッチを一定の範囲に収めることが容易になる。
 また、上記小型凸部が形成される基体を備え、上記基体の表面には、Al、Si及びGeのうちのいずれか1つ、または、これらの合金が含まれていることが好ましい。
 Al、Si及びGeは、融点が低く、表面エネルギーが低い。表面エネルギーの差の大きい物質同士はその表面において馴染み難い傾向がある。そのため、小型凸部を形成するための材料を表面エネルギーの大きいものにした場合、小型凸部の材料は、基体表面に対して濡れ性が悪くなる。その結果、基体表面に対して小型凸部をドット状に形成することができ、複数の小型凸部間のピッチを均一にすることが容易になる。
 また、上記反射防止構造体を表面に有する光学素子も本発明の技術的範囲に含まれる。この構成により、光学素子に入射する光または光学素子から出射する光の反射を効果的に防止できる。なお、反射防止構造体と光学素子とを別体として形成した後、両者を合体させてもよいし、光学素子の表面に反射防止構造体を形成してもよい。
 なお、本発明は、以下のようにも表現できる。
 すなわち、本発明に係る反射防止構造は、光学素子表面における反射を防止するため形成された反射防止構造であって、上記反射防止構造の形成面に沿う方向の長さが、前記光学素子に対して入射、または、前記光学素子から出射させようとする光の波長よりも小さな第1の凸部または第1の凹部を、上記形成面に沿う方向に繰り返し形成した第1の凸構造または第1の凹構造と、前記第1の凸部または第1の凹部よりも上記形成面に沿う方向のサイズが大きく、且つ、上記光の波長よりも小さな第2の凹部または第2の凸部を、上記形成面に沿う方向に繰り返し形成した第2の凹構造または第2の凸構造と、を備えることを特徴としている。
 また、本発明に係る反射防止構造は、上記の構成に加えて、上記第1の凸構造または第1の凹構造と、上記第2の凹構造または第2の凸構造とが、それぞれ互いに反対の凸構造または凹構造から構成されていることを特徴としている。
 これらの反射防止構造によれば、上記第1の凸構造が形成された後、前記第1の凸構造が存在することによって生じる、第1の凸部よりも大きな第2の凹部の繰り返し(第2の凹構造)が形成され、上記第2の凹構造が、紫外域から近赤外光領域に至る範囲で反射を防止する効果を発現することにより、反射防止構造が得られる。また、上記第1の凸構造と上記第2の凹構造とは、単一のプロセスを継続して行うことで連続形成することが可能であり、極めて簡易な製法で反射防止構造が得られる。このような構造を別の基体上に転写形成した場合には、上記凸構造と凹構造とは逆転して形成される。
 更に、本発明に係る反射防止構造は、これに加えて、上記第2の凹構造または第2の凸構造の、上記形成面に沿う方向の平均周期が、上記第1の凸構造または第1の凹構造の1.2倍以上10倍以下であることを特徴としている。
 更に、本発明に係る反射防止構造は、これに加えて、上記第1の凸構造または第1の凹構造の、上記形成面に沿う方向の平均周期が、7nm以上40nm以下であることを特徴としている。
 更に、本発明に係る反射防止構造は、これに加えて、上記第2の凹構造または第2の凸構造の、上記形成面に沿う方向の平均周期が、28nm以上250nm以下であることを特徴としている。
 これらの反射防止構造によれば、スパッタエッチングのみを用いた簡易な製造法において、第1の凸構造が形成された後、前記第1の凸構造が存在することに起因して、反射防止効果を発現する第2の凹構造を作製可能である。これにより極めて容易に製造可能な反射防止構造を提供できる。このような構造を別の基体上に転写形成した場合には、上記凸構造と凹構造とは逆転して形成される。
 更に、本発明に係る反射防止構造は、これに加えて、上記第1の凸部がV、Cr、Fe、Zr、Nb、Mo、Tc、Ru、Rh、Pd、Hf、Ta、W、Re、Os、Ir及びPtからなる元素の何れかを含んでいることを特徴としている。
 更に、本発明に係る反射防止構造は、これに加えて、上記反射防止構造を形成する基体の表面が、Al、Si、Geの何れかまたは、これらの合金を主体とする材料から成ることを特徴としている。
 これらの反射防止構造によれば、スパッタエッチングを用いた製造法において、周期性の高い第1の凸構造を得ることが可能となり、引いては、前記第1の凸構造が存在することに起因して生じる、反射防止効果を発現する第2の凹構造を得ることが可能となる。
 光の反射を防止することが望まれる光学素子の表面における反射防止構造体、または各種の透光性部材の表面に配される反射防止膜として利用できる。

Claims (12)

  1.  光の反射を防止する反射防止構造体であって、
     複数の小型凸部をその表面に有する複数の大型凹部を備え、
     上記複数の小型凸部の間のピッチ、及び上記複数の大型凹部の間のピッチは、上記反射防止構造体に入射する光の波長よりも小さいことを特徴とする反射防止構造体。
  2.  上記複数の大型凹部の間の平均ピッチは、上記複数の小型凸部の間の平均ピッチの1.2倍以上10倍以下であることを特徴とする請求項1に記載の反射防止構造体。
  3.  上記複数の小型凸部の間の平均ピッチは、7nm以上40nm以下であることを特徴とする請求項1または2に記載の反射防止構造体。
  4.  上記複数の大型凹部の間の平均ピッチは、28nm以上250nm以下であることを特徴とする請求項1~3のいずれか1項に記載の反射防止構造体。
  5.  光の反射を防止する反射防止構造体であって、
     複数の小型凹部をその表面に有する複数の大型凸部を備え、
     上記複数の小型凹部の間のピッチ、及び上記複数の大型凸部の間のピッチは、上記反射防止構造体に入射する光の波長よりも小さいことを特徴とする反射防止構造体。
  6.  上記複数の大型凸部の間のピッチは、上記複数の小型凹部の間の平均ピッチの1.2倍以上10倍以下であることを特徴とする請求項5に記載の反射防止構造体。
  7.  上記複数の小型凹部の間の平均ピッチは、7nm以上40nm以下であることを特徴とする請求項5または6に記載の反射防止構造体。
  8.  上記複数の大型凸部の間の平均ピッチは、28nm以上250nm以下であることを特徴とする請求項5~7のいずれか1項に記載の反射防止構造体。
  9.  上記小型凸部は、V、Cr、Fe、Zr、Nb、Mo、Tc、Ru、Rh、Pd、Hf、Ta、W、Re、Os、Ir及びPtのいずれか1つを含んでいることを特徴とする請求項1~4のいずれか1項に記載の反射防止構造体。
  10.  上記小型凸部が形成される基体を備え、
     上記基体の表面には、Al、Si及びGeのうちのいずれか1つ、または、これらの合金が含まれていることを特徴とする請求項1~4、9のいずれか1項に記載の反射防止構造体。
  11.  請求項1~10のいずれか1項に記載の反射防止構造体を表面に有することを特徴とする光学素子。
  12.  基体の表面に反射防止構造を形成することにより反射防止構造体を製造する製造方法であって、
     上記基体の表面をエッチングすることにより当該基体を構成する基体材料を分子または原子として放出するとともに、当該基体材料と混合されることにより粒子を形成する供給材料を供給源から供給する供給工程と、
     上記供給工程において放出された基体材料と、供給された供給材料とを混合させることにより上記基体の表面に複数の凸部を、上記反射防止構造体に入射する光の波長よりも小さいピッチで形成する凸部形成工程とを含み、
     上記供給工程と上記凸部形成工程とを継続的に繰り返すことにより、上記凸部を表面に有する複数の凹部を、上記光の波長よりも小さいピッチで上記基体の表面に形成することを特徴とする、反射防止構造体の製造方法。
