Abstract
レーザアニール処理中に照射ムラの検査を並行して行い、照射ムラの発生を検出するとレーザアニール処理を中断する。照射ムラの発生を検出すると、ただちにレーザ光学系の調整を行うことができ、照射ムラを生じた基板に続く基板でも照射ムラが発生するのを防止することが出来る。レーザアニール処理の完了から少しだけ遅れて照射ムラの検査も終わり、照射ムラが発生していないときには次の基板の処理開始にほとんど遅れが出ない。
Description
この発明は、レーザアニール装置に関し、更に詳しくは、照射ムラを生じた基板に続く基板でも照射ムラが発生するのを防止することが出来ると共に照射ムラが発生していないときには次の基板の処理開始に遅れが出ないようにしたレーザアニール装置に関する。
従来、レーザアニール処理した基板表面の紫外線画像を解析してポリシリコン膜の結晶状態を検査するポリシリコン膜評価装置が知られている(例えば特許文献1参照。)。
しかし、上記ポリシリコン膜評価装置は、ポリシリコン膜の結晶状態を検査することは出来たが、照射ムラを検査することは出来なかった。
このため、照射ムラの検査は、レーザアニール処理を完了した基板をレーザアニール装置から取り出した後、目視により行っていた。

一般に、照射ムラは、レーザ光学系の状態変動に起因して発生する。従って、ある基板で照射ムラが生じたら、レーザ光学系の調整を行わなければ、その後続の基板でも照射ムラが発生する確率が高い。
従って、照射ムラを生じた基板に続く基板でも照射ムラが発生するのを防止するためには、ある基板で照射ムラが生じていないことを検査で確認するまで、次の基板の処理開始を待機させる必要がある。
しかし、これでは、照射ムラが発生していないときでも、照射ムラの検査が終わるまで次の基板の処理開始が遅れることになり、生産効率が低下する問題点がある。
そこで、本発明の目的は、照射ムラを生じた基板に続く基板でも照射ムラが発生するのを防止することが出来ると共に照射ムラが発生していないときには次の基板の処理開始に遅れが出ないようにしたレーザアニール装置を提供することにある。
従って、照射ムラを生じた基板に続く基板でも照射ムラが発生するのを防止するためには、ある基板で照射ムラが生じていないことを検査で確認するまで、次の基板の処理開始を待機させる必要がある。
しかし、これでは、照射ムラが発生していないときでも、照射ムラの検査が終わるまで次の基板の処理開始が遅れることになり、生産効率が低下する問題点がある。
そこで、本発明の目的は、照射ムラを生じた基板に続く基板でも照射ムラが発生するのを防止することが出来ると共に照射ムラが発生していないときには次の基板の処理開始に遅れが出ないようにしたレーザアニール装置を提供することにある。
第1の観点では、本発明は、基板(P)を移動可能に支持する基板支持手段(10,11,12,13)と、ライン状のレーザ光(100)を前記基板(P)に照射するためのレーザ照射手段(50)と、レーザ光(100)の照射済基板部分(30)を撮像しうる撮像手段(2,3)と、レーザ照射および基板移動中に前記撮像手段(2,3)で撮像した画像を解析して照射ムラを検出するとレーザ照射および基板移動の中断を前記レーザ照射手段(50)および前記基板支持手段(10,11,12,13)に指示する制御手段(22)とを具備したことを特徴とするレーザアニール装置(1)を提供する。
上記第1の観点によるレーザアニール装置では、レーザアニール処理中に照射ムラの発生を検出するとレーザアニール処理を中断するようにしたので、ただちにレーザ光学系の調整を行うことができ、照射ムラを生じた基板に続く基板でも照射ムラが発生するのを防止することが出来る。また、照射ムラ検出以後の無駄なレーザ照射を回避できる利点もある。さらに、レーザアニール処理と照射ムラの検査とを並行して行うため、レーザアニール処理の完了から少しだけ遅れて照射ムラの検査も終わり、照射ムラが発生していないときには次の基板の処理開始にほとんど遅れは出ない。
上記第1の観点によるレーザアニール装置では、レーザアニール処理中に照射ムラの発生を検出するとレーザアニール処理を中断するようにしたので、ただちにレーザ光学系の調整を行うことができ、照射ムラを生じた基板に続く基板でも照射ムラが発生するのを防止することが出来る。また、照射ムラ検出以後の無駄なレーザ照射を回避できる利点もある。さらに、レーザアニール処理と照射ムラの検査とを並行して行うため、レーザアニール処理の完了から少しだけ遅れて照射ムラの検査も終わり、照射ムラが発生していないときには次の基板の処理開始にほとんど遅れは出ない。
本発明のレーザアニール装置によれば、照射ムラを生じた基板に続く基板でも照射ムラが発生するのを防止することが出来る。また、照射ムラが発生していないときには、ほとんど遅れなく、次の基板の処理を開始でき、生産効率を向上できる。
以下、図に示す実施の形態により本発明をさらに詳細に説明する。なお、これにより本発明が限定されるものではない。
-実施例1-
図1は、実施例1に係るレーザアニール装置1を示す構成説明図である。
このレーザアニール装置1は、レーザ光透過窓8および基板搬入出口9を有するチャンバー51と、チャンバー51の床面にx方向に設置されたx方向レール10と、x方向レール10上をx方向に直線移動しうるXテーブル11と、Xテーブル11の天面にy方向に設置されたy方向レール12と、y方向レール12上をy方向に直線移動しうるステージ13と、ステージ13上に設置されるシールカバー18と、シールカバー18上に載置された基板Pにレーザ光100を照射するためのレーザ光源50と、レーザ光100が照射されている局所をガス雰囲気にするために基板Pへ向けてガス(例えば窒素ガス)を噴出するガス噴射口56を有する局所シールボックス52と、レーザ光100の照射済基板部分30に照明光20を照射する照明光源3と、基板Pの表面に対して約45°の角度で照射済基板部分30を撮像するCCDカメラ2と、レーザ光源50のオン/オフやXテーブル11の直線移動/停止やCCDカメラ2から入力された画像の解析などを行う制御装置22とを具備している。

照射ムラ検査処理のステップB2では、画像を解析し、照射ムラを検出しなければステップB1に戻り、新たな画像を取得する。照射ムラを検出したらステップB3へ進む。

照射ムラ検査処理のステップB3では、レーザアニール処理に対して中断指令を発行する。
照射ムラ検査処理のステップB4では、照射ムラを検出した旨のメッセージをオペレータに対して報知する。そして、照射ムラ検査処理を終了する。

実施例1のレーザアニール処理装置1によれば次の効果が得られる。
(1)レーザアニール処理中に照射ムラの発生を検出するとレーザアニール処理を中断するので、ただちにレーザ光学系の調整を行うことができ、照射ムラを生じた基板に続く基板でも照射ムラが発生するのを防止することが出来る。また、当該基板Pに対する照射ムラ検出以後の無駄なレーザ照射を回避できる。
(2)レーザアニール処理と照射ムラ検査とを並行して行うため、レーザアニール処理の完了から少しだけ遅れて照射ムラの検査も終わり、照射ムラが発生していないときには次の基板の処理開始にほとんど遅れが出ない。

Claims (1)
- 基板(P)を移動可能に支持する基板支持手段(10,11,12,13)と、ライン状のレーザ光(100)を前記基板(P)に照射するためのレーザ照射手段(50)と、レーザ光(100)の照射済基板部分(30)を撮像しうる撮像手段(2,3)と、レーザ照射および基板移動中に前記撮像手段(2,3)で撮像した画像を解析して照射ムラを検出するとレーザ照射および基板移動の中断を前記レーザ照射手段(50)および前記基板支持手段(10,11,12,13)に指示する制御手段(22)とを具備したことを特徴とするレーザアニール装置(1)。
