Description

感放射線性樹脂組成物及び化合物
 本発明は感放射線性樹脂組成物及び化合物に関する。更に詳しくは、KrFエキシマレーザー、ArFエキシマレーザー、Fエキシマレーザー、EUV等の(極)遠紫外線、シンクロトロン放射線等のX線、電子線等の荷電粒子線の如き各種の放射線による微細加工に適した化学増幅型レジストとして使用される感放射線性樹脂組成物及びそれに用いる化合物に関する。
 従来、ICやLSI等の半導体デバイスの製造プロセスにおいては、フォトレジスト組成物を用いたリソグラフィーによる微細加工が行われている。近年、集積回路の高集積化に伴い、サブミクロン領域やクオーターミクロン領域の超微細パターン形成が要求されるようになってきている。それに伴い、露光波長もg線から、i線、KrFエキシマレーザー光、更にはArFエキシマレーザー光というように短波長化の傾向が見られる。更に、現在では、エキシマレーザー光以外にも、電子線やX線、或いはEUV光を用いたリソグラフィーも開発が進んでいる。
 EUV光を用いたリソグラフィーは、次世代若しくは次々世代のパターン形成技術として位置付けられ、高感度、高解像性のポジ型レジストが望まれている。特に、ウェハー処理時間の短縮化のために高感度化は非常に重要な課題である。しかし、EUV用のポジ型レジストにおいては、高感度化を追求しようとすると、解像力の低下のみならず、ナノエッジラフネスの悪化が起こるため、これらの特性を同時に満足するレジストの開発が強く望まれている。尚、ナノエッジラフネスとは、レジストのパターンと基板界面のエッジがレジストの特性に起因して、ライン方向と垂直な方向に不規則に変動するために、パターンを真上から見たときに設計寸法と実際のパターン寸法に生じるずれのことを言う。この設計寸法からのずれがレジストをマスクとするエッチング工程により転写され、電気特性を劣化させるため、歩留りを低下させることになる。特に、EUVが適用されようとしている32nm以下の超微細領域では、ナノエッジラフネスは極めて重要な改良課題となっている。高感度と、高解像性、良好なパターン形状及び良好なナノエッジラフネスとはトレードオフの関係にあり、これを如何にして同時に満足させるかが非常に重要である。
 EUV用のポジ型レジストに関しては、これまで主にKrFエキシマレーザー用のレジスト技術が転用されて検討されてきた。例えば、特許文献1には、4-ヒドロキシスチレンと2-メチル-2-アダマンチルアクリレートとの共重合体を含有する感放射線性樹脂組成物が開示されている。また、特許文献2には、光酸発生剤を2種用いる感放射線性樹脂組成物が開示されている。更に、特許文献3には、強酸を発生する光酸発生剤と、弱酸を発生する光酸発生剤を併用する感放射線性樹脂組成物が開示され、特許文献4には、沸点が150℃以上のカルボン酸を発生する化合物と、カルボン酸以外の酸を発生させる化合物とを用いる感放射線性樹脂組成物が開示されている。

 しかしながら、特許文献1~4に開示された感放射線性樹脂組成物を用いても、高感度と、高解像性、良好なパターン形状及び良好なナノエッジラフネスとは同時に満足できないのが現状である。
 本発明は、このような従来技術の有する問題点に鑑みてなされたものであり、その課題とするところは、KrFエキシマレーザー、ArFエキシマレーザー、EUV等の(極)遠紫外線、シンクロトロン放射線等のX線、電子線に有効に感応し、感度に優れ、微細パターンを高精度に且つ安定して形成可能な化学増幅型ポジ型レジスト膜を成膜することができる感放射線性樹脂組成物を提供することにある。
 本発明者らは上記課題を達成すべく鋭意検討した結果、特定の構造式で表されるカルボン酸発生剤を含有することによって、上記課題を達成することが可能であることを見出し、本発明を完成するに至った。
 即ち、本発明によれば、以下に示す感放射線性樹脂組成物及び化合物が提供される。

 本発明の感放射線性樹脂組成物は、KrFエキシマレーザー、ArFエキシマレーザー、EUV等の(極)遠紫外線、シンクロトロン放射線等のX線、電子線に有効に感応し、ナノエッジラフネス、感度及び解像度に優れ、微細パターンを高精度に且つ安定して形成可能な化学増幅型ポジ型レジスト膜を成膜することができるといった効果を奏するものである。
 また、本発明の化合物は、本発明の感放射線性樹脂組成物に好適に用いることができるという効果を奏するものである。

 以下、本発明の実施の形態について説明するが、本発明は以下の実施の形態に限定されるものではない。本発明の趣旨を逸脱しない範囲で、当業者の通常の知識に基づいて、以下の実施の形態に対し適宜変更、改良等が加えられたものも本発明の範囲に含まれることが理解されるべきである。
I.感放射線性樹脂組成物:
 本発明の感放射線性樹脂組成物は、樹脂(A)と、カルボン酸発生剤(C)と、を含有するものであり、酸発生剤(B)と、を更に含有するものであることが好ましい。
1.(A)酸解離性基含有樹脂:
 樹脂(A)は、酸解離性基を有する繰り返し単位を有し、通常、アルカリ不溶性又はアルカリ難溶性であり、酸の作用によりアルカリ易溶性となる樹脂である。尚、ここでいう「アルカリ不溶性又はアルカリ難溶性」とは、樹脂(A)を含有する感放射線性樹脂組成物を用いて形成したレジスト被膜からレジストパターンを形成する際に採用されるアルカリ現像条件下で、レジスト被膜の代わりに樹脂(A)のみを用いた膜厚100nmの被膜を現像した場合に、被膜の初期膜厚の50%以上が現像後に残存する性質をいう。
 感放射線性樹脂組成物が、このような樹脂(A)を含有するため、感度に優れるものとなる。このため、感放射線性樹脂組成物は、リソグラフィープロセスにおいて、電子線又は極紫外線に有効に感応し、低ラフネスであり、感度及び解像度に優れ、微細パターンを高精度に且つ安定して形成することができる化学増幅型ポジ型レジスト膜を成膜可能である。
(1)構成成分:
 樹脂(A)は、前記一般式(6)で表される繰り返し単位、及び一般式(7)で表される繰り返し単位のうちの少なくとも一の繰り返し単位(以下、「繰り返し単位(1)」ともいう)を有することが好ましい。

 前記一般式(6)中、Rとして表される基のうち、炭素数1~4の直鎖状又は分岐状のアルキル基としては、例えば、メチル基、エチル基、n-プロピル基、i-プロピル基、n-ブチル基、2-メチルプロピル基、1-メチルプロピル基、t-ブチル基等がある。また、炭素数4~20の一価の脂環式炭化水素基としては、例えば、ノルボルナン、トリシクロデカン、テトラシクロドデカン、アダマンタンや、シクロブタン、シクロペンタン、シクロヘキサン、シクロヘプタン、シクロオクタン等のシクロアルカン類等に由来する脂環族環からなる基;これらの脂環族環からなる基を、例えば、メチル基、エチル基、n-プロピル基、i-プロピル基、n-ブチル基、2-メチルプロピル基、1-メチルプロピル基、t-ブチル基等の炭素数1~4の直鎖状、分岐状又は環状のアルキル基の1種以上で置換した基等がある。更に、いずれか2つのRが相互に結合して、それぞれが結合している炭素原子と共に形成される二価の脂環式炭化水素基又はその誘導体としては、例えば、ノルボルナン、トリシクロデカン、テトラシクロドデカン、アダマンタン、シクロペンタン、シクロヘキサンに由来する脂環族環からなる基や、これらの脂環族環からなる基を前記アルキル基で置換した基等がある。
 一般式(7)中、R11として表される基の具体例としては、一般式(6)中、Rとして表される基と同様のことがいえる。
 繰り返し単位(1)の中でも、一般式(6-1)~(6-7)で表される繰り返し単位、及び一般式(7-1)で表される繰り返し単位が好ましく、一般式(6-2)~(6-4)で表される繰り返し単位が特に好ましい。

 樹脂(A)は、繰り返し単位(1)のみにより構成されていても良いが、繰り返し単位(1)以外に、前記繰り返し単位(2)、前記繰り返し単位(3)、及び前記繰り返し単位(4)からなる群より選択される少なくとも一の繰り返し単位を有することが更に好ましい。
 繰り返し単位(2)として、前記一般式(3)が挙げられ、該式中、Rとして表される基のうち、炭素数1~12の直鎖状又は分岐状のアルキル基としては、例えば、メチル基、エチル基、n-プロピル基、i-プロピル基、n-ブチル基、2-メチルプロピル基、1-メチルプロピル基、t-ブチル基等がある。また、炭素数1~12の直鎖状又は分岐状のアルコキシ基としては、例えば、メトキシ基、エトキシ基、n-プロポキシ基、i-プロポキシ基、n-ブトキシ基、2-メチルプロポキシ基、1-メチルプロポキシ基、t-ブトキシ基等がある。これらの中でも、Rとして表される基は、メチル基、エチル基、n-ブチル基、t-ブチル基が好ましい。
 一般式(3)中、iは、0~3の整数であり、1又は2であることがより好ましい。また、jは、0~3の整数であり、0~2の整数であることがより好ましい。
 前記一般式(3)で表される繰り返し単位(2)の具体例としては、式(3-1)~(3-4)で表される繰り返し単位等を挙げることができる。なお、樹脂(A)が繰り返し単位(2)を有する場合、樹脂(A)は、繰り返し単位(2)を1種のみ有しても良く、2種以上有しても良い。

 式(3-1)~(3-3)で表される繰り返し単位を有する重合体は、対応するヒドロキシスチレン誘導体を単量体として用いて重合することにより得ることができる。更には、加水分解することにより、ヒドロキシスチレン誘導体が得られる化合物を単量体として用いて重合することにより得ることもできる。式(3-1)~(3-3)で表される繰り返し単位を有する重合体を得るために用いられる単量体としては、p-アセトキシスチレン、p-(1-エトキシエトキシ)スチレン等が好ましい。これらの単量体を用いた場合には、重合した後、側鎖を加水分解することにより、式(3-1)~(3-3)で表される繰り返し単位を有する重合体が得られる。
 また、式(3-4)、(4-1)、(4-2)、(5-1)、及び(5-2)で表される繰り返し単位を有する重合体は、対応する単量体を用いて重合することにより得ることができる。式(3-4)、(4-1)、(4-2)、(5-1)、及び(5-2)で表される繰り返し単位を有する重合体を得るために用いられる単量体としては、p-イソプロペニルフェノール、4-ヒドロキシフェニルアクリレート、4-ヒドロキシフェニルメタクリレート、N-(4-ヒドロキシフェニル)アクリルアミド、N-(4-ヒドロキシフェニル)メタクリルアミド等が好ましい。
 樹脂(A)は、非酸解離性化合物に由来する繰り返し単位(以下、「繰り返し単位(5)」ともいう)を有していても良い。
 繰り返し単位(5)としては、例えば、スチレン、α-メチルスチレン、4-メチルスチレン、2-メチルスチレン、3-メチルスチレン、イソボロニルアクリレート、トリシクロデカニル(メタ)アクリレート、及びテトラシクロドデセニル(メタ)アクリレート等から得られる繰り返し単位や、前記繰り返し単位(L)及び前記繰り返し単位(C)等がある。これらの中でも、スチレン、α-メチルスチレン、4-メチルスチレン、2-メチルスチレン、3-メチルスチレン、トリシクロデカニルアクリレート等から誘導される繰り返し単位、繰り返し単位(L)、又は繰り返し単位(C)が好ましい。なお、樹脂(A)が繰り返し単位(5)を有する場合、樹脂(A)は、繰り返し単位(5)を1種のみ有しても良く、2種以上有しても良い。また、ここでいう「(メタ)アクリレート」とは、「アクリレート」又は「メタクリレート」を意味する。
 前記一般式(L-1)中、RLcとして表されるラクトン構造を有する1価の有機基の具体例としては、下記一般式(Lc-1)~(Lc-6)で表される基を挙げることができる。

 樹脂(A)中、繰り返し単位(1)の含有率は、樹脂(A)における全繰り返し単位の合計を100mol%とした場合に、1mol%以上であることが好ましく、20~70mol%であることがより好ましく、20~60mol%であることが更に好ましい。繰り返し単位(1)の含有率が1mol%以上であると、ナノエッジラフネスに優れるものとすることができる。
 また、樹脂(A)中、繰り返し単位(2)~(4)の含有率の合計は、樹脂(A)における全繰り返し単位の合計を100mol%とした場合に、1~95mol%であることが好ましく、10~95mol%であることがより好ましく、40~80mol%であることが更に好ましい。繰り返し単位(2)~(4)の含有率の合計が95mol%超であると、ナノエッジラフネスが悪化する場合がある。
 更に、樹脂(A)中、繰り返し単位(1)~(4)の含有率の合計は、樹脂(A)における全繰り返し単位の合計を100mol%とした場合に、10mol%以上であることが好ましく、40~100mol%であることがより好ましく、50~100mol%であることが更に好ましい。繰り返し単位(1)~(4)の含有率の合計が10mol%以上であると、ナノエッジラフネスに優れるものとすることができる。
 また、樹脂(A)中、繰り返し単位(5)の含有率は、樹脂(A)における全繰り返し単位の合計を100mol%とした場合に、通常、60mol%以下であり、50mol%以下であることが好ましい。繰り返し単位(5)の含有率が60mol%以下であると、解像性能とナノエッジラフネスとの性能バランスに優れるものとすることができる。
(2)調製方法:
 樹脂(A)の調製方法は特に限定されないが、例えば、公知のラジカル重合又はアニオン重合により行うことができる。また、繰り返し単位(2)~(4)における側鎖のヒドロキシスチレン単位は、重合反応終了後、有機溶媒中で塩基又は酸の存在下でアセトキシ基等の加水分解を行なうことにより得ることもできる。
 ラジカル重合は、例えば、窒素雰囲気下、適当な有機溶媒中で、ラジカル重合開始剤の存在下において、繰り返し単位(1)を与える単量体等の必要な単量体を攪拌し、加熱することにより実施することができる。
 ラジカル重合開始剤としては、例えば、2,2’-アゾビスイソブチロニトリル、ジメチル-2,2’-アゾビスイソブチレート、2,2’-アゾビス-(2,4-ジメチルバレロニトリル)、2,2’-アゾビス-(4-メトキシ-2,4-ジメチルバレロニトリル)、2,2’-アゾビスメチルブチロニトリル、2,2’-アゾビスシクロヘキサンカルボニトリル、シアノメチルエチルアゾホルムアミド、2,2’-アゾビス(2,4-ジメチルプロピオン酸メチル)、2,2’-アゾビスシアノバレリック酸等のアゾ化合物;過酸化ベンゾイル、ラウロイルペルオキシド、1,1’-ビス-(t-ブチルペルオキシ)シクロヘキサン、3,5,5-トリメチルヘキサノイルパーオキシド、t-ブチルパーオキシ-2-エチルヘキサノエート等の有機過酸化物;過酸化水素等がある。なお、この重合の際には、必要に応じて、2,2,6,6-テトラメチル-1-ピペリジニルオキシ、沃素、メルカプタン、スチレンダイマー等の重合助剤を添加することもできる。
 ラジカル重合における反応温度は特に限定されず、ラジカル重合開始剤の種類等により適宜選定される(例えば、50~200℃)。特に、アゾ系開始剤やパーオキサイド系開始剤を用いる場合には、ラジカル重合開始剤の半減期が10分~30時間程度になる温度が好ましく、ラジカル重合開始剤の半減期が30分~10時間程度になる温度がより好ましい。また、反応時間は、ラジカル重合開始剤の種類や反応温度により異なるが、ラジカル重合開始剤が50%以上消費される反応時間が望ましく、通常、0.5~24時間程度である。
 また、アニオン重合は、例えば、窒素雰囲気下、適当な有機溶媒中で、アニオン重合開始剤の存在下において、繰り返し単位(1)等の必要な単量体を攪拌し、所定の温度で維持することにより実施することができる。
 アニオン重合開始剤としては、例えば、n-ブチルリチウム、s-ブチルリチウム、t-ブチルリチウム、エチルリチウム、エチルナトリウム、1,1-ジフェニルヘキシルリチウム、1,1-ジフェニル-3-メチルペンチルリチウム等の有機アルカリ金属がある。
 アニオン重合における反応温度は特に限定されず、アニオン重合開始剤の種類等により適宜選定される。特に、アルキルリチウムをアニオン重合開始剤として用いる場合には、-100~50℃であることが好ましく、-78~30℃であることがより好ましい。また、反応時間は、アニオン重合開始剤の種類や反応温度により異なるが、アニオン重合開始剤が50%以上消費される反応時間が望ましく、通常、0.5~24時間程度である。
 なお、樹脂(A)の調製においては、重合開始剤を用いずに、加熱により重合反応を行なうことや、カチオン重合を行なうことも可能である。
 樹脂(A)の側鎖を加水分解することでヒドロキシスチレン単位を導入する場合、加水分解の反応に用いられる酸としては、例えば、p-トルエンスルホン酸及びその水和物、メタンスルホン酸、トリフルオロメタンスルホン酸、マロン酸、蓚酸、1,1,1-トリフルオロ酢酸等の有機酸;硫酸、塩酸、リン酸、臭化水素酸等の無機酸;ピリジニウムp-トルエンスルホネート、アンモニウムp-トルエンスルホネート、4-メチルピリジニウムp-トルエンスルホネート等の塩等がある。また、塩基としては、水酸化カリウム、水酸化ナトリウム、炭酸ナトリウム、炭酸カリウム等の無機塩基;トリエチルアミン、N-メチル-2-ピロリドン、ピペリジン、テトラメチルアンモニウムヒドロキシド等の有機塩基等がある。
 また、重合や加水分解に用いられる有機溶剤としては、例えば、アセトン、メチルエチルケトン、メチルアミルケトン等のケトン類;ジエチルエーテル、テトラヒドロフラン(THF)等のエーテル類;メタノール、エタノール、プロパノール等のアルコール類;ヘキサン、ヘプタン、オクタン等の脂肪族炭化水素類;ベンゼン、トルエン、キシレン等の芳香族炭化水素類;クロロホルム、ブロモホルム、塩化メチレン、臭化メチレン、四塩化炭素等のハロゲン化アルキル類;酢酸エチル、酢酸ブチル、乳酸エチル、プロピレングリコールモノメチルエーテル、プロピレングリコールモノメチルエーテルアセテート、セロソルブ類等のエステル類;ジメチルホルムアミド、ジメチルスルホキシド、ヘキサメチルホスホロアミド等の非プロトン性極性溶剤類等がある。これらの中でも、アセトン、メチルアミルケトン、メチルエチルケトン、テトラヒドロフラン、メタノール、エタノール、プロパノール、酢酸エチル、酢酸ブチル、乳酸エチル、プロピレングリコールモノメチルエーテル、プロピレングリコールモノメチルエーテルアセテート等が好ましい。
(3)物性:
 樹脂(A)の、ゲルパーミエーションクロマトグラフィー(GPC)で測定したポリスチレン換算の重量平均分子量(以下、「Mw」ともいう)は、3000~100000であることが好ましく、3000~40000であることがより好ましく、3000~25000であることが更に好ましい。また、樹脂(A)のMwと、GPCで測定したポリスチレン換算の数平均分子量(以下、「Mn」ともいう)との比(Mw/Mn)は、通常、1~5であり、1~3であることが好ましく、1~2.5であることが更に好ましい。
2.(B)感放射線性酸発生剤:
 酸発生剤(B)は、リソグラフィープロセスにおいて、感放射線性樹脂組成物を用いて形成したレジスト被膜に電子線や放射線等を照射することによって、レジスト被膜内でpKaが2以下の酸を発生するものである。また、放射線の照射により発生する酸のpKaは、0以下であることが好ましい。なお、放射線の照射により発生する酸のpKaの下限値は特に限定されるものではないが、通常、-15以上である。
 放射線の照射により発生するpKaが2以下の酸は、感放射線性樹脂組成物に含有される樹脂(A)中に存在する酸解離性基を解離して(保護基を脱離して)、樹脂(A)をアルカリ可溶性にする。その結果、例えば、レジスト被膜の露光部がアルカリ現像液に易溶性となり、ポジ型のレジストパターンが形成される。このような酸発生剤(B)としては、放射線の照射によりスルホン酸を発生するスルホン酸発生剤であることが好ましい。
 酸発生剤(B)としては、前記作用を有するものである限り特に制限はないが、例えば、一般式(9)で表されるスルホン酸発生剤等がある。

 (一般式(9)中、R14は、水素原子、フッ素原子、水酸基、炭素数1~10の直鎖状若しくは分岐状のアルキル基、炭素数1~10の直鎖状若しくは分岐状のアルコキシ基、又は炭素数2~11の直鎖状若しくは分岐状のアルコキシカルボニル基を示す。また、R15は、炭素数1~10の直鎖状若しくは分岐状のアルキル基、炭素数1~10の直鎖状若しくは分岐状のアルコキシ基、又は炭素数1~10の直鎖状、分岐状、若しくは環状のアルキルスルホニル基を示す。更に、R16は、相互に独立に、炭素数1~10の直鎖状若しくは分岐状のアルキル基、置換されていても良いフェニル基、又は置換されていても良いナフチル基を示す。但し、2つのR16が互いに結合して置換されていても良い炭素数2~10の2価の基を形成していてもよい。また、kは、0~2の整数を示す。rは、0~10の整数を示す。更に、Xは、一般式(10):R172nSO 、又は一般式(11):R18SO (一般式(10)及び(11)中、R17及びR18は、フッ素原子又は置換されていても良い炭素数1~12の炭化水素基又は炭素数3~20の脂環式炭化水素基を示す。また、一般式(10)中、nは、1~10の整数を示す。)で表されるアニオンを示す。)
 一般式(9)中、R14として表される基のうち、炭素数1~10の直鎖状又は分岐状のアルキル基としては、例えば、メチル基、エチル基、n-ブチル基、2-メチルプロピル基、1-メチルプロピル基、t-ブチル基、n-ペンチル基等がある。これらの中でも、メチル基、エチル基、n-ブチル基、t-ブチル基が好ましい。なお、R15及びR16として表される基のうち、炭素数1~10の直鎖状又は分岐状のアルキル基の具体例としても同様のものを例示することができる。
 また、炭素数1~10の直鎖状又は分岐状のアルコキシ基としては、例えば、メトキシ基、エトキシ基、n-プロポキシ基、i-プロポキシ基、n-ブトキシ基、2-メチルプロポキシ基、1-メチルプロポキシ基、t-ブトキシ基等がある。これらの中でも、メトキシ基、エトキシ基、n-プロポキシ基、n-ブトキシ基が好ましい。なお、R15として表される基のうち、炭素数1~10の直鎖状又は分岐状のアルコキシ基の具体例としても同様のものを例示することができる。
 更に、炭素数2~11の直鎖状又は分岐状のアルコキシカルボニル基としては、例えば、メトキシカルボニル基、エトキシカルボニル基、n-プロポキシカルボニル基、i-プロポキシカルボニル基、n-ブトキシカルボニル基、2-メチルプロポキシカルボニル基、1-メチルプロポキシカルボニル基、t-ブトキシカルボニル基等がある。これらの中でも、メトキシカルボニル基、エトキシカルボニル基、n-ブトキシカルボニル基が好ましい。
 また、R15として表される基のうち、炭素数1~10の直鎖状、分岐状、又は環状のアルキルスルホニル基としては、例えば、メチルスルホニル基、エチルスルホニル基、n-プロピルスルホニル基、n-ブチルスルホニル基、tert-ブチルスルホニル基、シクロペンチルスルホニル基、シクロヘキシルスルホニル基等がある。これらの中でも、メチルスルホニル基、エチルスルホニル基、n-プロピルスルホニル基、n-ブチルスルホニル基、シクロペンチルスルホニル基、シクロヘキシルスルホニル基が好ましい。
 更に、rは、0~10の整数であるが、0~2の整数であることが好ましい。
 また、R16として表される基のうち、置換されていても良いフェニル基としては、例えば、フェニル基、4-エチルフェニル基、4-t-ブチルフェニル基、4-シクロヘキシルフェニル基、4-フルオロフェニル基等のフェニル基、又は炭素数1~10の直鎖状、分岐状若しくは環状のアルキル基で置換されたフェニル基;これらのフェニル基又はアルキル置換フェニル基を、アルコキシ基、アルコキシアルキル基、アルコキシカルボニル基、アルコキシカルボニルオキシ基、ヒドロキシル基、カルボキシル基、シアノ基、ニトロ基等の少なくとも1種の基で1個以上置換した基等がある。
 フェニル基又はアルキル置換フェニル基に対する置換基のうち、アルコキシ基としては、例えば、メトキシ基、エトキシ基、n-プロポキシ基、t-ブトキシ基、シクロペンチルオキシ基、シクロヘキシルオキシ基等の炭素数1~20の直鎖状、分岐状、又は環状のアルコキシ基等がある。
 また、アルコキシアルキル基としては、例えば、メトキシメチル基、エトキシメチル基、1-メトキシエチル基、2-メトキシエチル基、1-エトキシエチル基、2-エトキシエチル基等の炭素数2~21の直鎖状、分岐状、又は環状のアルコキシアルキル基等がある。
 更に、アルコキシカルボニル基としては、例えば、メトキシカルボニル基、エトキシカルボニル基、n-プロポキシカルボニル基、i-プロポキシカルボニル基、n-ブトキシカルボニル基、2-メチルプロポキシカルボニル基、1-メチルプロポキシカルボニル基、t-ブトキシカルボニル基、シクロペンチルオキシカルボニル基、シクロヘキシルオキシカルボニル基等の炭素数2~21の直鎖状、分岐状、又は環状のアルコキシカルボニル基等がある。

 R16として表される基のうち、置換されていても良いナフチル基としては、例えば、1-ナフチル基、2-メチル-1-ナフチル基、3-メチル-1-ナフチル基、4-メチル-1-ナフチル基、5-メチル-1-ナフチル基、6-メチル-1-ナフチル基、7-メチル-1-ナフチル基、8-メチル-1-ナフチル基、2,3-ジメチル-1-ナフチル基、2,4-ジメチル-1-ナフチル基、2,5-ジメチル-1-ナフチル基、2,6-ジメチル-1-ナフチル基、2,7-ジメチル-1-ナフチル基、2,8-ジメチル-1-ナフチル基、3,4-ジメチル-1-ナフチル基、3,5-ジメチル-1-ナフチル基、3,6-ジメチル-1-ナフチル基、3,7-ジメチル-1-ナフチル基、3,8-ジメチル-1-ナフチル基、4,5-ジメチル-1-ナフチル基、5,8-ジメチル-1-ナフチル基、4-エチル-1-ナフチル基、2-ナフチル基、1-メチル-2-ナフチル基、3-メチル-2-ナフチル基、4-メチル-2-ナフチル基等のナフチル基、又は炭素数1~10の直鎖状、分岐状、若しくは環状のアルキル基で置換されたナフチル基;これらのナフチル基又はアルキル置換ナフチル基を、ヒドロキシル基、カルボキシル基、シアノ基、ニトロ基、アルコキシ基、アルコキシアルキル基、アルコキシカルボニル基、アルコキシカルボニルオキシ基等の少なくとも1種の基で1個以上置換した基等がある。
 ナフチル基又はアルキル置換ナフチル基を置換する置換基の具体例としては、フェニル基又はアルキル置換フェニル基に対する置換基として例示したものと同様の置換基を例示することができる。
 置換されていても良いナフチル基の中でも、1-ナフチル基、1-(4-メトキシナフチル)基、1-(4-エトキシナフチル)基、1-(4-n-プロポキシナフチル)基、1-(4-n-ブトキシナフチル)基、2-(7-メトキシナフチル)基、2-(7-エトキシナフチル)基、2-(7-n-プロポキシナフチル)基、2-(7-n-ブトキシナフチル)基が好ましい。
 2つのR16が互いに結合して形成された、置換されていても良い炭素数2~10の二価の基としては、一般式(9)で表される化合物中の硫黄カチオンと共に、5員環又は6員環を形成する基が好ましく、5員環(即ち、テトラヒドロチオフェン環)を形成する基が更に好ましい。
 炭素数2~10の二価の基の置換基としては、例えば、ヒドロキシル基、カルボキシル基、シアノ基、ニトロ基、アルコキシ基、アルコキシアルキル基、アルコキシカルボニル基、アルコキシカルボニルオキシ基等がある。
 R16として表される基は、これらの中でも、メチル基、エチル基、フェニル基、4-メトキシフェニル基、1-ナフチル基、2つのR16が互いに結合して硫黄カチオンと共にテトラヒドロチオフェン環構造を形成する二価の基であることが好ましい。
 Xが、一般式(10):R172nSO で表されるアニオンである場合、このうち「-C2n-」は、炭素数nのパーフルオロアルキレン基であるが、この基は直鎖状であっても良く、分岐状であっても良い。ここで、nは、1、2、4又は8であることが好ましい。
 R17として表される基のうち、置換されていても良い炭素数1~12の炭化水素基としては、炭素数1~12のアルキル基、シクロアルキル基、有橋脂環式炭化水素基が好ましい。具体的には、メチル基、エチル基、n-プロピル基、i-プロピル基、n-ブチル基、2-エチルヘキシル基、n-ノニル基、n-デシル基、ノルボルニル基、ノルボルニルメチル基、ヒドロキシノルボルニル基、アダマンチル基が好ましい。なお、一般式(11)中の、R18として表される基のうち、置換されていても良い炭素数1~12の炭化水素基の具体例としても同様のものを例示することができる。
 Xとして表されるアニオンとしては、トリフルオロメタンスルホネートアニオン、パーフルオロ-n-ブタンスルホネートアニオン、パーフルオロ-n-オクタンスルホネートアニオン、2-ビシクロ[2.2.1]ヘプタ-2-イル-1,1,2,2-テトラフルオロエタンスルホネートアニオン、2-ビシクロ[2.2.1]ヘプタ-2-イル-1,1-ジフルオロエタンスルホネートアニオンが好ましい。

 酸発生剤(B)の含有量は、樹脂(A)100質量部に対して、0.1~40質量部であることが好ましく、10~35質量部であることが更に好ましい。含有量がこの範囲であると、形成したレジスト被膜の感度及び現像性を維持することができる。含有量が0.1質量部未満であると、感度及び現像性が低下するおそれがある。一方、40質量部超であると、放射線に対する透明性が低下して、矩形のレジストパターンを得られ難くなるおそれがある。
3.カルボン酸発生剤(C):
 カルボン酸発生剤(C)は、通常、塩基性を示すが、リソグラフィープロセスにおいて、レジスト被膜に電子線や放射線等を照射することによって、レジスト被膜内でカルボン酸を発生し、塩基性を失う物質であり、前記一般式(1)で表される化合物である。
 前記一般式(2)中、Rとして表される基のうち、フッ素原子で置換若しくは非置換の炭素数1~12の直鎖状若しくは分岐状のアルキル基、又は炭素数1~12の直鎖状若しくは分岐状のアルコキシ基としては、例えば、メチル基、エチル基、n-プロピル基、i-プロピル基、n-ブチル基、2-メチルプロピル基、1-メチルプロピル基、t-ブチル基、メトキシ基、エトキシ基、n-プロポキシ基、i-プロポキシ基、n-ブトキシ基、2-メチルプロポキシ基、1-メチルプロポキシ基、t-ブトキシ基、トリフルオロメチル基、ペンタフルオロエチル基、ヘプタフルオロプロピル基、ノナフルオロブチル基、ドデカフルオロペンチル基、パーフルオロオクチル基等がある。これらの中でも、メチル基、トリフルオロメチル基、ペンタフルオロエチル基、ヘプタフルオロプロピル基、ノナフルオロブチル基が好ましく、トリフルオロメチル基が特に好ましい。nは、1又は2であり、1であることが好ましい。
 前記一般式(1)中、Mは一価のオニウムカチオンであり、スルホニウムカチオン、ヨードニウムカチオンであることが好ましいが、一般式(12)で表されるカチオンであることが特に好ましい。

 (合成方法)
 カルボン酸発生剤(C)の合成方法は特に限定されるものではないが、例えば、下記反応式で表されるように、一般式(13)で表される化合物を、水溶液中、炭酸ナトリウムと反応させることにより、一般式(14)で表される化合物とし、更に、所望のオニウムカチオンMのハロゲン化物(例えば、MBr)と水溶液中にて反応させることにより合成することができる。

 カルボン酸発生剤(C)の含有量は、樹脂(A)100質量部に対して、30質量部以下であることが好ましく、2~25質量部であることがより好ましく、2~20質量部であることが更に好ましい。カルボン酸発生剤(C)の含有量が30質量部超であると、形成したレジスト被膜の解像度が低下するおそれがある。一方、2質量部未満であると、解像度が低下するおそれがある。
4.酸拡散制御剤(D):
 本発明の感放射線性樹脂組成物は、酸拡散制御剤(D)を更に含有することが好ましい。酸拡散制御剤(D)は、露光により酸発生剤(B)から生じる酸の、レジスト被膜中における拡散現象を制御し、非露光領域における好ましくない化学反応を抑制する作用を有するものである。
 このような酸拡散制御剤(D)を含有させることにより、得られる感放射線性樹脂組成物の貯蔵安定性が向上し、また、形成したレジスト被膜の解像度が更に向上するとともに、露光後から露光後の加熱処理までの引き置き時間(PED)の変動に起因するレジストパターンの線幅変化を抑えることができ、プロセス安定性に極めて優れる感放射線性樹脂組成物が得られる。
 酸拡散制御剤(D)としては、例えば、含窒素有機化合物又は感光性塩基性化合物がある。含窒素有機化合物としては、例えば、一般式(16)で表される化合物(以下、「含窒素化合物(i)」という)、同一分子内に窒素原子を2個有する化合物(以下、「含窒素化合物(ii)」という)、窒素原子を3個以上有するポリアミノ化合物や重合体(以下、これらをまとめて「含窒素化合物(iii)」という)、アミド基含有化合物、ウレア化合物、含窒素複素環化合物等がある。

 含窒素化合物(ii)としては、例えば、エチレンジアミン、N,N,N’,N’-テトラメチルエチレンジアミン、テトラメチレンジアミン、ヘキサメチレンジアミン、4,4’-ジアミノジフェニルメタン、4,4’-ジアミノジフェニルエーテル、4,4’-ジアミノベンゾフェノン、4,4’-ジアミノジフェニルアミン、2,2-ビス(4-アミノフェニル)プロパン、2-(3-アミノフェニル)-2-(4-アミノフェニル)プロパン、1,4-ビス〔1-(4-アミノフェニル)-1-メチルエチル〕ベンゼン、1,3-ビス〔1-(4-アミノフェニル)-1-メチルエチル〕ベンゼン、ビス(2-ジメチルアミノエチル)エーテル、ビス(2-ジエチルアミノエチル)エーテル、1-(2-ヒドロキシエチル)-2-イミダゾリジノン、2-キノキサリノール、N,N,N’,N’-テトラキス(2-ヒドロキシプロピル)エチレンジアミン等がある。
 含窒素化合物(iii)としては、例えば、ポリエチレンイミン、ポリアリルアミン、2-ジメチルアミノエチルアクリルアミドの重合体等がある。
 アミド基含有化合物としては、例えば、N-t-ブトキシカルボニルジ-n-オクチルアミン、N-t-ブトキシカルボニルジ-n-ノニルアミン、N-t-ブトキシカルボニルジ-n-デシルアミン、N-t-ブトキシカルボニルジシクロヘキシルアミン、N-t-ブトキシカルボニル-1-アダマンチルアミン、N-t-ブトキシカルボニル-2-アダマンチルアミン、N-t-ブトキシカルボニル-N-メチル-1-アダマンチルアミン、(S)-(-)-1-(t-ブトキシカルボニル)-2-ピロリジンメタノール、(R)-(+)-1-(t-ブトキシカルボニル)-2-ピロリジンメタノール、N-t-ブトキシカルボニル-4-ヒドロキシピペリジン、N-t-ブトキシカルボニルピロリジン、N-t-ブトキシカルボニルピペラジン、N,N-ジ-t-ブトキシカルボニル-1-アダマンチルアミン、N,N-ジ-t-ブトキシカルボニル-N-メチル-1-アダマンチルアミン、N-t-ブトキシカルボニル-4,4’-ジアミノジフェニルメタン、N,N’-ジ-t-ブトキシカルボニルヘキサメチレンジアミン、N,N,N’,N’-テトラ-t-ブトキシカルボニルヘキサメチレンジアミン、N,N’-ジ-t-ブトキシカルボニル-1,7-ジアミノヘプタン、N,N’-ジ-t-ブトキシカルボニル-1,8-ジアミノオクタン、N,N’-ジ-t-ブトキシカルボニル-1,9-ジアミノノナン、N,N’-ジ-t-ブトキシカルボニル-1,10-ジアミノデカン、N,N’-ジ-t-ブトキシカルボニル-1,12-ジアミノドデカン、N,N’-ジ-t-ブトキシカルボニル-4,4’-ジアミノジフェニルメタン、N-t-ブトキシカルボニルベンズイミダゾール、N-t-ブトキシカルボニル-2-メチルベンズイミダゾール、N-t-ブトキシカルボニル-2-フェニルベンズイミダゾール等のN-t-ブトキシカルボニル基含有アミノ化合物の他、ホルムアミド、N-メチルホルムアミド、N,N-ジメチルホルムアミド、アセトアミド、N-メチルアセトアミド、N,N-ジメチルアセトアミド、プロピオンアミド、ベンズアミド、ピロリドン、N-メチルピロリドン、N-アセチル-1-アダマンチルアミン、イソシアヌル酸トリス(2-ヒドロキシエチル)等がある。
 ウレア化合物としては、例えば、尿素、メチルウレア、1,1-ジメチルウレア、1,3-ジメチルウレア、1,1,3,3-テトラメチルウレア、1,3-ジフェニルウレア、トリ-n-ブチルチオウレア等がある。
 含窒素複素環化合物としては、例えば、イミダゾール、4-メチルイミダゾール、4-メチル-2-フェニルイミダゾール、ベンズイミダゾール、2-フェニルベンズイミダゾール、1-ベンジル-2-メチルイミダゾール、1-ベンジル-2-メチル-1H-イミダゾール等のイミダゾール類;ピリジン、2-メチルピリジン、4-メチルピリジン、2-エチルピリジン、4-エチルピリジン、2-フェニルピリジン、4-フェニルピリジン、2-メチル-4-フェニルピリジン、ニコチン、ニコチン酸、ニコチン酸アミド、キノリン、4-ヒドロキシキノリン、8-オキシキノリン、アクリジン、2,2’:6’,2’’-ターピリジン等のピリジン類;ピペラジン、1-(2-ヒドロキシエチル)ピペラジン等のピペラジン類の他、ピラジン、ピラゾール、ピリダジン、キノザリン、プリン、ピロリジン、ピペリジン、ピペリジンエタノール、3-ピペリジノ-1,2-プロパンジオール、モルホリン、4-メチルモルホリン、1-(4-モルホリニル)エタノール、4-アセチルモルホリン、3-(N-モルホリノ)-1,2-プロパンジオール、1,4-ジメチルピペラジン、1,4-ジアザビシクロ[2.2.2]オクタン等がある。
 なお、感放射線性樹脂組成物は、酸拡散制御剤(D)を1種単独で又は2種以上を組み合わせて含有しても良い。
 酸拡散制御剤(D)の含有量は、樹脂(A)100質量部に対して、15質量部以下であることが好ましく、0.001~10質量部であることが更に好ましく、0.005~5質量部であることが特に好ましい。酸拡散制御剤(D)の含有量が15質量部超であると、形成したレジスト被膜の感度や露光部の現像性が低下するおそれがある。一方、0.001質量部未満であると、プロセス条件によっては、形成したレジスト被膜のパターン形状や寸法忠実度が低下するおそれがある。
5.その他の成分:
 本発明の感放射線性樹脂組成物は、樹脂(A)、酸発生剤(B)、及びカルボン酸発生剤(C)を、溶剤に溶解させたものであることが好ましい。即ち、その他の成分として溶剤を更に含有することが好ましい。また、本発明の感放射線性樹脂組成物は、その他の成分として、必要に応じて、界面活性剤、増感剤、脂肪族添加剤等の各種の添加剤を更に含有させることができる。
 溶剤としては、直鎖状又は分岐状のケトン類、環状のケトン類、プロピレングリコールモノアルキルエーテルアセテート類、2-ヒドロキシプロピオン酸アルキル類、3-アルコキシプロピオン酸アルキル類、及びγ-ブチロラクトン等からなる群から選択される少なくとも1種であることが好ましい。
 溶剤の含有量は、感放射線性樹脂組成物中の全固形分濃度が、1~70質量%となる量であることが好ましく、1~15質量%となる量であることがより好ましく、1~10質量%となる量であることが更に好ましい。
 本発明の感放射線性樹脂組成物は、樹脂(A)、酸発生剤(B)、カルボン酸発生剤(C)、及び必要によりその他の成分(溶剤を除く)を、全固形分濃度が前記範囲となるように、溶剤に均一に溶解して調製することができる。尚、このように調製した後、例えば、孔径0.2μm程度のフィルターでろ過することが好ましい。
 界面活性剤は、塗布性、ストリエーション、現像性等を改良する作用を示す成分である。このような界面活性剤としては、例えば、ポリオキシエチレンラウリルエーテル、ポリオキシエチレンステアリルエーテル、ポリオキシエチレンオレイルエーテル、ポリオキシエチレンn-オクチルフェニルエーテル、ポリオキシエチレンn-ノニルフェニルエーテル、ポリエチレングリコールジラウレート、ポリエチレングリコールジステアレート等のノニオン系界面活性剤の他、以下商品名で、KP341(信越化学工業社製)、ポリフローNo.75、同No.95(以上、共栄社化学社製)、エフトップEF301、同EF303、同EF352(以上、トーケムプロダクツ社製)、メガファックF171、同F173(以上、大日本インキ化学工業社製)、フロラードFC430、同FC431(以上、住友スリーエム社製)、アサヒガードAG710、サーフロンS-382、同SC-101、同SC-102、同SC-103、同SC-104、同SC-105、同SC-106(以上、旭硝子社製)等がある。なお、これらの界面活性剤は、1種単独で用いても良く、2種以上を組み合わせて用いても良い。また、界面活性剤の含有量は、樹脂(A)100質量部に対して、0.001~2質量部であることが好ましい。
 増感剤は、放射線のエネルギーを吸収して、そのエネルギーを酸発生剤(B)に伝達し、それにより酸の生成量を増加させる作用を示すもので、感放射線性樹脂組成物のみかけの感度を向上させる効果を有する。このような増感剤としては、例えば、カルバゾール類、アセトフェノン類、ベンゾフェノン類、ナフタレン類、フェノール類、ビアセチル、エオシン、ローズベンガル、ピレン類、アントラセン類、フェノチアジン類等がある。なお、これらの増感剤は、1種単独で用いても良く、2種以上を組み合わせて用いても良い。また、増感剤の含有量は、樹脂(A)100質量部に対して、0.1~10質量部であることが好ましい。
 また、染料又は顔料を配合することにより、露光部の潜像を可視化させて、露光時のハレーションの影響を緩和することができる。また、接着助剤を含有させることにより、レジスト被膜と基板との接着性を改善することができる。
 脂環族添加剤は、ドライエッチング耐性、パターン形状、基板との接着性等を更に改善する作用を有する成分である。このような脂環族添加剤としては、例えば、1-アダマンタンカルボン酸、2-アダマンタノン、1-アダマンタンカルボン酸t-ブチル、1-アダマンタンカルボン酸t-ブトキシカルボニルメチル、1-アダマンタンカルボン酸α-ブチロラクトンエステル、1,3-アダマンタンジカルボン酸ジ-t-ブチル、1-アダマンタン酢酸t-ブチル、1-アダマンタン酢酸t-ブトキシカルボニルメチル、1,3-アダマンタンジ酢酸ジ-t-ブチル、2,5-ジメチル-2,5-ジ(アダマンチルカルボニルオキシ)ヘキサン等のアダマンタン誘導体類;デオキシコール酸t-ブチル、デオキシコール酸t-ブトキシカルボニルメチル、デオキシコール酸2-エトキシエチル、デオキシコール酸2-シクロヘキシルオキシエチル、デオキシコール酸3-オキソシクロヘキシル、デオキシコール酸テトラヒドロピラニル、デオキシコール酸メバロノラクトンエステル等のデオキシコール酸エステル類;リトコール酸t-ブチル、リトコール酸t-ブトキシカルボニルメチル、リトコール酸2-エトキシエチル、リトコール酸2-シクロヘキシルオキシエチル、リトコール酸3-オキソシクロヘキシル、リトコール酸テトラヒドロピラニル、リトコール酸メバロノラクトンエステル等のリトコール酸エステル類や、3-〔2-ヒドロキシ-2,2-ビス(トリフルオロメチル)エチル〕テトラシクロ[6.2.1.13,6.02,7]ドデカン等がある。なお、これらの脂環族添加剤は、1種単独で用いても良く、2種以上を組み合わせて用いても良い。
 脂環族添加剤の含有量は、樹脂(A)100質量部に対して、0.5~20質量部であることが好ましい。この脂環族添加剤の含有量が20質量部超であると、形成したレジスト被膜の耐熱性が低下するおそれがある。
 更に、これ以外にも、アルカリ可溶性重合体、酸解離性の保護基を有する低分子のアルカリ溶解性制御剤、ハレーション防止剤、保存安定化剤、消泡剤等を含有させることができる。
 (レジストパターンの形成方法)
 本発明の感放射線性樹脂組成物は、化学増幅型ポジ型レジスト膜を成膜可能な材料として有用である。化学増幅型ポジ型レジスト膜においては、露光により酸発生剤(B)から発生した酸の作用によって、樹脂(A)中の酸解離性基が脱離し、樹脂(A)がアルカリ可溶性となる。即ち、レジスト被膜に、アルカリ可溶性部位が生じる。このアルカリ可溶性部位は、レジストの露光部であり、この露光部はアルカリ現像液によって溶解、除去することができる。このようにして所望の形状のポジ型のレジストパターンを形成することができる。以下、具体的に説明する。
 本発明の感放射線性樹脂組成物を用いてレジストパターンを形成するには、先ず、本発明の感放射線性樹脂組成物によってレジスト被膜を形成する。感放射線性樹脂組成物としては、例えば、上述したように、全固形分濃度を調整した後、孔径0.2μm程度のフィルターでろ過したものを用いることができる。この感放射線性樹脂組成物を、回転塗布、流延塗布、ロール塗布等の適宜の塗布手段によって、例えば、シリコンウエハー、アルミニウムで被覆されたウェハー等の基板上に塗布することにより、レジスト被膜を形成する。その後、場合により、予め70~160℃程度の温度で加熱処理(以下、「PB」という)を行っても良い。次いで、所定のレジストパターンが形成されるように、このレジスト被膜を露光する。この露光に使用することができる放射線としては、例えば、KrFエキシマレーザー(波長248nm)、ArFエキシマレーザー(波長193nm)、EUV(極紫外線、波長13.5nm等)等の(極)遠紫外線、シンクロトロン放射線等のX線、電子線等の荷電粒子線等がある。また、露光量等の露光条件は、感放射線性樹脂組成物の配合組成や添加剤の種類等に応じて適宜選定することができる。なお、この露光は、液浸露光とすることもできる。
 露光後には、加熱処理(以下、「PEB」という)を行うことが好ましい。このPEBにより、樹脂(A)の酸解離性基の脱離を円滑に進行させることが可能となる。PEBの加熱条件は、感放射線性樹脂組成物の配合組成によって適宜選定することができるが、30~200℃であることが好ましく、50~170℃であることがより好ましい。
 本発明においては、感放射線性樹脂組成物の潜在能力を最大限に引き出すため、例えば、特公平6-12452号公報(特開昭59-93448号公報)等に開示されているように、使用される基板上に有機系又は無機系の反射防止膜を形成することもできる。また、環境雰囲気中に含まれる塩基性不純物等の影響を防止するため、例えば、特開平5-188598号公報等に開示されているように、レジスト被膜上に保護膜を設けることもできる。なお、これらの技術は併用することもできる。
 次いで、露光したレジスト被膜を現像することにより、所定のレジストパターンを形成する。現像に使用される現像液としては、例えば、水酸化ナトリウム、水酸化カリウム、炭酸ナトリウム、けい酸ナトリウム、メタけい酸ナトリウム、アンモニア、エチルアミン、n-プロピルアミン、ジエチルアミン、ジ-n-プロピルアミン、トリエチルアミン、メチルジエチルアミン、エチルジメチルアミン、トリエタノールアミン、テトラメチルアンモニウムヒドロキシド、ピロール、ピペリジン、コリン、1,8-ジアザビシクロ-[5.4.0]-7-ウンデセン、1,5-ジアザビシクロ-[4.3.0]-5-ノネン等のアルカリ性化合物の少なくとも一種を溶解したアルカリ性水溶液が好ましい。
 アルカリ性水溶液の濃度は、10質量%以下であることが好ましい。アルカリ性水溶液の濃度が10質量%超であると、非露光部も現像液に溶解するおそれがある。また、現像液は、pH8~14であることが好ましく、pH9~14であることがより好ましい。
 また、アルカリ性水溶液からなる現像液には、例えば、有機溶媒を添加することもできる。有機溶媒としては、例えば、アセトン、メチルエチルケトン、メチルi-ブチルケトン、シクロペンタノン、シクロヘキサノン、3-メチルシクロペンタノン、2,6-ジメチルシクロヘキサノン等のケトン類;メタノール、エタノール、n-プロピルアルコール、i-プロピルアルコール、n-ブチルアルコール、t-ブチルアルコール、シクロペンタノール、シクロヘキサノール、1,4-ヘキサンジオール、1,4-ヘキサンジメチロール等のアルコール類;テトラヒドロフラン、ジオキサン等のエーテル類;酢酸エチル、酢酸n-ブチル、酢酸i-アミル等のエステル類;トルエン、キシレン等の芳香族炭化水素類や、フェノール、アセトニルアセトン、ジメチルホルムアミド等がある。これらの有機溶媒は、1種単独で用いても良く、2種以上を組み合わせて用いても良い。
 有機溶媒の配合量は、アルカリ性水溶液100体積部に対して、100体積部以下が好ましい。有機溶媒の配合量が100体積部超であると、現像性が低下して、露光部の現像残りが多くなるおそれがある。また、アルカリ性水溶液からなる現像液には、界面活性剤等を適量添加することもできる。なお、アルカリ性水溶液からなる現像液で現像した後は、水で洗浄して乾燥することもできる。
II.化合物:
 本発明の化合物は、「I.感放射線性樹脂組成物」の「3.カルボン酸発生剤(C)」に記載したものである。
 以下、本発明を実施例に基づいて具体的に説明するが、本発明はこれらの実施例に限定されるものではない。なお、実施例、比較例中の「部」及び「%」は、特に断らない限り質量基準である。また、各種物性値の測定方法、及び諸特性の評価方法を以下に示す。
 [重量平均分子量(Mw)及び数平均分子量(Mn)]:東ソー社製GPCカラム(G2000HXL2本、G3000HXL1本、G4000HXL1本)を用い、流量:1.0ミリリットル/分、溶出溶剤:テトラヒドロフラン、カラム温度:40℃の分析条件で、単分散ポリスチレンを標準とするゲルパーミエーションクロマトグラフィー(GPC)により測定した。また、分散度Mw/Mnは測定結果より算出した。
 [13C-NMR分析]:日本電子社製、型式「JNM-EX270」を用いて測定した。
 実施例1~5及び比較例1~3については以下の方法により評価した。
 [感度(L/S)(μC/cm)]:線幅150nmのライン部と、隣り合うライン部によって形成される間隔が150nmのスペース部(即ち、溝)と、からなるパターン(いわゆる、ライン・アンド・スペースパターン(1L1S))を1対1の線幅に形成する露光量を最適露光量とし、この最適露光量により感度を評価した。
 [ナノエッジラフネス(nm)]:設計線幅150nmのライン・アンド・スペースパターン(1L1S)のラインパターンを、半導体用走査電子顕微鏡(高分解能FEB測長装置、商品名「S-9220」、日立製作所社製)にて観察した。観察された形状について、図1及び図2に示すように、シリコンウエハー1上に形成したレジスト被膜のライン部2の横側面2aに沿って生じた凹凸の最も著しい箇所における線幅と、設計線幅150nmとの差「ΔCD」を、CD-SEM(日立ハイテクノロジーズ社製、「S-9220」)にて測定することにより、ナノエッジラフネスを評価した。なお、図1及び図2で示す凹凸は、実際より誇張している。
 [解像度(L/S)(nm)]:ライン・アンド・スペースパターン(1L1S)について、最適露光量により解像されるラインパターンの最小線幅を解像度とした。
 (合成例1:樹脂(A-1)の調製)
 p-アセトキシスチレン56g、式(M-1)で表される化合物(以下、「化合物(M-1)」ともいう)44g、アゾビスイソブチロニトリル(以下、「AIBN」という)4g、及びt-ドデシルメルカプタン1gを、プロピレングリコールモノメチルエーテル100gに溶解した後、窒素雰囲気下、反応温度を70℃に保持して、16時間重合させた。重合後、反応溶液を1000gのn-ヘキサン中に滴下して、共重合体を凝固精製した。次いで、この共重合体に、再度プロピレングリコールモノメチルエーテル150gを加えた後、更に、メタノール150g、トリエチルアミン35g、及び水7gを加えて、沸点にて還流させながら、8時間加水分解反応を行なった。反応後、溶剤及びトリエチルアミンを減圧留去し、得られた共重合体をアセトン150gに溶解した後、2000gの水中に滴下して凝固させ、生成した白色粉末をろ過して、減圧下50℃で一晩乾燥した。得られた共重合体は、Mwが11000であり、Mw/Mnが2.0であり、13C-NMR分析の結果、p-ヒドロキシスチレンに由来する繰り返し単位及び化合物(M-1)に由来する繰り返し単位の含有比(mol比)が65:35の共重合体であった。以下、この共重合体を、樹脂(A-1)とする。

 (合成例2:樹脂(A-2)の調製)
 p-アセトキシスチレン55g、式(M-2)で表される化合物(以下、「化合物(M-2)」ともいう)45g、AIBN4g、及びt-ドデシルメルカプタン1gを、プロピレングリコールモノメチルエーテル100gに溶解した後、窒素雰囲気下、反応温度を70℃に保持して、16時間重合させた。重合後、反応溶液を1000gのn-ヘキサン中に滴下して、共重合体を凝固精製した。次いで、この共重合体に、再度プロピレングリコールモノメチルエーテル150gを加えた後、更に、メタノール150g、トリエチルアミン34g、及び水6gを加えて、沸点にて還流させながら、8時間加水分解反応を行なった。反応後、溶剤及びトリエチルアミンを減圧留去し、得られた共重合体をアセトン150gに溶解した後、2000gの水中に滴下して凝固させ、生成した白色粉末をろ過して、減圧下50℃で一晩乾燥した。得られた共重合体は、Mwが10000であり、Mw/Mnが2.1であり、13C-NMR分析の結果、p-ヒドロキシスチレンに由来する繰り返し単位及び化合物(M-2)に由来する繰り返し単位の含有比(mol比)が65:35の共重合体であった。以下、この共重合体を、樹脂(A-2)とする。

 (実施例1)
 合成例1で調製した樹脂(A-1)100部、酸発生剤(B-1)15部、カルボン酸発生剤(C-1)5部、酸拡散制御剤(D-1)2部、溶剤(E-1)1100部、及び溶剤(E-2)2500部を混合し、得られた混合液を孔径200nmのメンブランフィルターでろ過することにより、感放射線性樹脂組成物の組成物溶液を調製した。
 (実施例2~5及び比較例1~3)
 表1に示す仕込み量にて、樹脂(A)、酸発生剤(B)、カルボン酸発生剤(C)、酸拡散制御剤(D)、溶剤(E)を混合し、得られた混合液を孔径200nmのメンブランフィルターでろ過することにより、各感放射線性樹脂組成物の組成物溶液を調製した。

 (感放射線性樹脂組成物の評価)
 半導体製造装置(東京エレクトロン社製のクリーントラックACT-8)内で、シリコンウエハー上に感放射線性樹脂組成物の組成物溶液をスピンコートした後、表2に示す条件でPB(加熱処理)を行い、膜厚50nmのレジスト被膜を形成した。その後、簡易型の電子線描画装置(日立製作所社製、型式「HL800D」、出力;50KeV、電流密度;5.0アンペア/cm)を用いてレジスト被膜に電子線を照射した。電子線の照射後、表2に示す条件でPEBを行った。その後、2.38%テトラメチルアンモニウムヒドロキシド水溶液を用い、23℃で1分間、パドル法により現像した後、純水で水洗し、乾燥して、レジストパターンを形成した。このようにして形成したレジストパターンについて評価試験を行った。評価結果を表2に示す。

 表2からわかるように、カルボン酸発生剤(C-1)又は(C-3)を含有する実施例1~5の感放射線性樹脂組成物は、カルボン酸発生剤(C)を含有しない比較例1の感放射線性樹脂組成物に比べて、電子線又は極紫外線に有効に感応し、低ラフネスであると共に感度にも優れており、微細パターンを高精度に且つ安定して形成することが可能な化学増幅型ポジ型レジスト膜を成膜することができる。また、カルボン酸発生剤(C-1)又は(C-3)を含有する実施例1~5の感放射線性樹脂組成物は、カルボン酸発生剤(C-2)を含有する比較例2~3の感放射線性樹脂組成物と比較して、低ラフネスであると共に感度にも優れており、微細パターンを高精度に且つ安定して形成することが可能な化学増幅型ポジ型レジスト被膜を成膜することができる。
 実施例6~19及び比較例4~6は、以下の方法により評価基板を作製し、評価を行なった。
 先ず、12インチのシリコンウェハ上に、下層反射防止膜(商品名「ARC66」、ブルワーサイエンス社製)を、コータ/デベロッパ(商品名「CLEAN TRACK ACT12」、東京エレクトロン社製)を使用してスピンコートした後、205℃で60秒の条件でPBを行うことにより膜厚105nmの塗膜を形成した。次に、前記コータ/デベロッパを使用して後述する感放射線性樹脂組成物をスピンコートし、表6に示す条件でベークを行った後、23℃で30秒間冷却することにより膜厚80nmの塗布膜を形成した。
 次に、形成した塗布膜に、ArF液浸露光装置(商品名「NSR-S610C」、Nikon社製)を使用し、NA:1.30の光学条件にて、48nmライン/2×48nmピッチ用のマスクサイズのマスクを介して露光した。その後、半導体製造装置(商品名「CLEAN TRACK LITHIUS PROI」、東京エレクトロン社製)のホットプレート上で表6に示すPEB条件にてPEBを行った後、23℃で30秒間冷却し、現像カップのGPノズルにて、2.38%テトラメチルアンモニウムヒドロキシド水溶液を現像液としてパドル現像(10秒間)し、超純水でリンスした。その後、2000rpmで15秒間振り切り、スピンドライすることにより、レジストパターンが形成された評価用基板を得た。
 [感度(L/S)(mJ/cm)]:線幅48nmのライン部と、隣り合うライン部によって形成される間隔が48nmのスペース部(即ち、溝)と、からなるパターン(いわゆる、ライン・アンド・スペースパターン(1L1S))を1対1の線幅に形成する露光量を最適露光量とし、この最適露光量により感度を評価した。
 [ラインラフネス(LWR)]:感度の評価の最適露光量にて解像した48nmのライン・アンド・スペースパターンを、走査型電子顕微鏡(商品名「CG-4000」、日立ハイテクノロジーズ社製)を用いてパターン上部から観察した。そして、線幅(ラインの幅)を任意のポイントで測定し、その測定のばらつきを3σ(nm)で評価した。測定した結果、LWRの値が、7nm未満である場合を「良好」と評価し、7nm以上である場合を「不良」と評価した。
 [パターン形状]:感度の評価で得たレジスト膜の48nmライン・アンド・スペースパターンの断面形状を、前記走査型電子顕微鏡で観察し、レジストパターンの中間での線幅Lbと、膜の上部での線幅Laを測定した。測定した結果、La/Lbで算出される値が、0.9≦La/Lb≦1.1の範囲内である場合を「良好」と評価し、範囲外である場合を「不良」と評価した。
 [最小倒壊前寸法]:感度の評価の最適露光量よりも段階的に大きな露光量で順次露光を行った。このとき、得られるパターンの線幅は次第に細くなるため、ある露光量に対応する線幅で最終的にレジストパターンの倒壊が観察される。そこで、レジストパターンの倒壊が確認されない最大の露光量に対応する線幅を最小倒壊前寸法と定義してパターン倒れ耐性の指標とした。最小倒壊前寸法の測定は前記走査型電子顕微鏡を用いた。なお、線幅が小さい程良好なレジスト膜である。測定した結果、最小倒壊前寸法の値が、40nm未満である場合を「良好」と評価し、40nm以上である場合を「不良」と評価した。
 合成例3~15で用いた化合物の種類((M-1)~(M-10))を以下に示す。

 (合成例3:樹脂(A-3)の調製)
 まず、前記式(M-3)で表される化合物(化合物(M-3))50.4g(50mol%)、前記式(M-6)で表される化合物(化合物(M-6))12.4g(15mol%)、及び前記式(M-1)で表される化合物(化合物(M-1))37.2g(35mol%)を、2-ブタノン200gに溶解して溶解溶液を得た。得られた溶解溶液にAIBN7.45gを投入して単量体溶液を得た。
 次に、2-ブタノン100gを投入した1000mLの三口フラスコを30分窒素パージした。窒素パージ後、反応釜を攪拌しながら80℃に加熱し、事前に準備した前記単量体溶液を滴下漏斗を用いて三口フラスコ内に3時間かけて滴下した。滴下開始を重合開始時間とし、重合反応を6時間行って重合溶液を得た。重合終了後、重合溶液を水冷して30℃以下に冷却し、2000gのメタノールに投入して白色物質を析出させた。析出した白色物質をろ別し、ろ別された白色物質を800gのメタノールで洗浄した。その後、再度白色物質をろ別し、50℃で17時間乾燥して白色粉末(共重合体)を得た(60.2g、収率60%)。
 この共重合体は、重量平均分子量(Mw)が4100であり、Mw/Mnが1.12であり、13C-NMR分析の結果、化合物(M-3)、化合物(M-6)、及び化合物(M-1)に由来する各繰り返し単位の含有比(mol比)が、51.2:14.6:34.2の共重合体であった。この共重合体を、樹脂(A-3)とする。
 (合成例4~6:樹脂(A-4)~(A-6)の調製)
 表3に示す配合処方としたこと以外は合成例3と同様にして各共重合体を得た。なお、各共重合体の収量及び収率を表3に併せて記す。得られた共重合体をそれぞれ樹脂(A-4)~(A-6)とし、各樹脂の物性値を表4に記す。
 (合成例7):
 前記式(M-6)で表される化合物(化合物(M-6))31.6g(35mol%)、前記式(M-7)で表される化合物(化合物(M-7))6.5g(10mol%)、及び前記式(M-3)で表される化合物(化合物(M-3))45.83g(45mol%)を、2-ブタノン200gに溶解して溶解溶液を得た。得られた溶解溶液にAIBN8.1gを投入して単量体溶液を得た。
 次に、前記式(M-2)で表される化合物(化合物(M-2))12.3g(10mol%)及び2-ブタノン100gを投入した1000mLの三口フラスコを30分窒素パージした。窒素パージ後、反応釜を攪拌しながら80℃に加熱し、事前に準備した前記単量体溶液を滴下漏斗を用いて三口フラスコ内に3時間かけて滴下した。滴下開始を重合開始時間とし、重合反応を6時間行って重合溶液を得た。重合終了後、重合溶液を水冷して30℃以下に冷却し、2000gのメタノールに投入して白色物質を析出させた。析出した白色物質をろ別し、ろ別された白色物質を800gのメタノールで洗浄した。その後、再度白色物質をろ別し、50℃で17時間乾燥して白色粉末(共重合体)を得た(63.0g、収率63%)。
 この共重合体は、重量平均分子量(Mw)が3900であり、Mw/Mnが1.28であり、13C-NMR分析の結果、化合物(M-6)、化合物(M-7)、化合物(M-3)及び化合物(M-2)に由来する各繰り返し単位の含有比(mol比)が、35.5:10.0:45.2:9.3の共重合体であった。この共重合体を樹脂(A-7)とする。
 (合成例8:樹脂(A-8)の調製)
 表3に示す配合処方としたこと以外は合成例3と同様にして共重合体を得た。なお、共重合体の収量及び収率を表3に併せて記す。得られた共重合体を樹脂(A-8)とし、その物性値を表4に記す。
 (合成例9~10:樹脂(A-9)~(A-10)の調製)
 表3に示す配合処方としたこと以外は合成例7と同様にして各共重合体を得た。なお、各共重合体の収量及び収率を表3に併せて記す。得られた各共重合体をそれぞれ樹脂(A-9)~(A-10)とし、各樹脂の物性値を表4に記す。
 (合成例11:樹脂(A-11)の調製)
 表3に示す配合処方としたこと以外は合成例3と同様にして共重合体を得た。なお、共重合体の収量及び収率を表3に併せて記す。得られた共重合体を樹脂(A-8)とし、その物性値を表4に記す。
 (合成例12~14:樹脂(A-12)~(A-14)の調製)
 表3に示す配合処方としたこと以外は合成例7と同様にして各共重合体を得た。なお、各共重合体の収量及び収率を表3に併せて記す。得られた各共重合体をそれぞれ樹脂(A-12)~(A-14)とし、各樹脂の物性値を表4に記す。
 (合成例15:樹脂添加剤(F-1)の調製)
 前記式(M-9)で表わされる化合物(化合物(M-9))37.4g(40mol%)、及び前記式(M-10)で表わされる化合物(化合物(M-10))62.6g(60mol%)を、2-ブタノン100gに溶解して溶解溶液を得た。得られた溶解溶液にジメチル-2,2’-アゾビスイソブチレート4.8gを投入して単量体溶液を準備した。
 次に、2-ブタノン100gを投入した500mLの三口フラスコを30分窒素パージした。窒素パージ後、反応釜を攪拌しながら80℃に加熱し、事前に準備した前記単量体溶液を滴下漏斗を用いて三口フラスコ内に3時間かけて滴下した。滴下開始を重合開始時間とし、重合反応を6時間行って重合溶液を得た。重合終了後、重合溶液を水冷して30℃以下に冷却し、800gのメタノールと水の混合液(メタノール/水=19/1(容量比))に投入して白色物質を析出させた。上澄み溶液を除去した後、再度800gのメタノールと水の混合液で洗浄した。その後、プロピレングリコールモノメチルエーテルアセテートで溶剤置換して樹脂溶液を得た(固形分換算で収量47.0g、収率47%)。
 この共重合体は、重量平均分子量(Mw)が4000であり、Mw/Mnが1.35であり、13C-NMR分析の結果、化合物(M-9)、及び化合物(M-10)に由来する各繰り返し単位の含有比(mol比)が、40.2:59.8の共重合体であった。この共重合体を樹脂添加剤(F-1)とする。

 (実施例6~19及び比較例4~6)
 表5に示す配合量で調整した後、孔径0.05μmのフィルターでろ過して実施例6~19及び比較例4~6の感放射線性樹脂組成物を得た。得られた感放射線性樹脂組成物について各種評価を行った。評価結果を表6に示す。
 なお、表5に示す酸発生剤(B)、カルボン酸発生剤(C)、酸拡散制御剤(D)、及び溶剤(E)の種類を以下に示す。

 表6からわかるように、カルボン酸発生剤(C-1)を含有する実施例6~19の感放射線性樹脂組成物は、カルボン酸発生剤(C)を含有しない比較例4~6の感放射線性樹脂組成物に比べて、ArFエキシマレーザーに有効に感応し、ラインラフネス特性、感度、パターン形状が優れており、微細パターンを高精度に且つ安定して形成することが可能であるとともに、最小倒壊前寸法に優れるので、パターン倒れ特性に優れる化学増幅型ポジ型レジスト膜を成膜することができる。
 本発明の感放射線性樹脂組成物は、レジストパターン形成時におけるライン・アンド・スペースパターンの解像度に優れるだけでなく、ナノエッジラフネスにも優れるので、ArFエキシマレーザー、EB、EUVやX線による微細パターン形成に有用である。従って、本発明の感放射線性樹脂組成物は、今後更に微細化が進行すると予想される半導体デバイス製造用の化学増幅型レジストを形成可能なものとして極めて有用である。

Claims (7)

  1.  (A)酸解離性基含有樹脂と、
     (C)下記一般式(1)で表される化合物と、を含有する感放射線性樹脂組成物。

     (前記一般式(1)中、Zは、下記一般式(2)で表される一価のアニオンを示す。Mは、一価のオニウムカチオンを示す。)

     (前記一般式(2)中、Rは、フッ素原子で置換若しくは非置換の炭素数1~12の直鎖状若しくは分岐状のアルキル基、又は炭素数1~12の直鎖状若しくは分岐状のアルコキシ基を示す。nは、1又は2を示す。)
  2.  (B)放射線の照射によりpKaが2以下の酸を発生する感放射線性酸発生剤を更に含有する請求項1に記載の感放射線性樹脂組成物。
  3.  前記(B)感放射線性酸発生剤が、放射線の照射によりスルホン酸を発生するスルホン酸発生剤である請求項2に記載の感放射線性樹脂組成物。
  4.  前記(A)酸解離性基含有樹脂が、
     下記一般式(3)で表される繰り返し単位、下記一般式(4)で表される繰り返し単位、及び下記一般式(5)で表される繰り返し単位からなる群より選択される少なくとも一の繰り返し単位を有するものである請求項1~3のいずれか一項に記載の感放射線性樹脂組成物。

     (前記一般式(6)中、Rは、水素原子、メチル基、トリフルオロメチル基、又はヒドロキシメチル基を示す。複数のRは、相互に独立に、炭素数4~20の一価の脂環式炭化水素基若しくはその誘導体、又は炭素数1~4の直鎖状若しくは分岐状のアルキル基を示す。但し、いずれか2つのRが相互に結合して、それぞれが結合している炭素原子と共に二価の脂環式炭化水素基又はその誘導体を形成していてもよい。)
  6.  前記(A)酸解離性基含有樹脂が、下記一般式(L-1)で表される繰り返し単位及び下記一般式(C-1)で表される繰り返し単位の少なくともいずれかを更に有するものである請求項5に記載の感放射線性樹脂組成物。
