Description

変位測定装置及び変位測定方法
 本発明は、被測定物までの距離の変位を測定する変位測定装置、及び変位測定方法に関する。
 近年、マイクロマシン技術の発達により、マイクロメートルオーダーの微細形状を有するマイクロ部品の製造が工業的に行われている。これらのマイクロ部品において、例えば、デジタルカメラや携帯電話等の電子機器では、部品サイズが数mmから数百μmのレベルにまで達している。このため、マイクロ部品の製造に用いられる金型には、サブμmからnmオーダーの形状精度が要求される。マイクロ部品の微細形状を計測評価する技術として、本発明者らは、先の特許出願において、「光放射圧によりトラップした微粒子プローブを用いた測定装置及び方法」を提案した(特許文献1を参照)。
 特許文献1の技術は、直径8μmの微粒子にレーザ光を照射し、その光放射圧により当該微粒子をトラップし、レーザ光の強度を変調させながら微粒子を被測定物に接近させ、このときの微粒子の振動状態をモニタし、微粒子が被測定物に接触したときの振動状態の変化から被測定物の位置を求めるものである。この技術により、本発明者らは、被測定物の形状を数十ナノメートルオーダーで測定することに成功した。
特開2004-12244号公報
 特許文献1では、被測定物の位置や形状を測定するためには、上述したように、レーザ光でトラップした微粒子を被測定物の表面に接触させる必要がある。しかしながら、被測定物が高アスペクト比の微細形状(例えば、幅<8μm、深さ>>8μmの微細溝)を有している場合では、微粒子が被測定物の深部(先の例では、微細溝の底部)に接触することができない。このため、特許文献1では、被測定物の位置や形状を高精度に測定することが困難な場合がある。
 また、特許文献1では、上述したように、微粒子が被測定物に接触したときの振動状態の変化から被測定物の位置を求めているが、このときの演算において、検知した振動状態の変化に所定の処理を行い、間接的に被測定物の位置を求めている。つまり、特許文献1は、実際の被測定物の位置をスケールに照らし合わせて直接測定するものではない。
 本発明は、上記問題点に鑑みてなされたものであり、その目的は、被測定物が高アスペクト比の微細形状を有する場合であっても、当該被測定物の位置や形状を精度よく直接的に測定することが可能な変位測定装置、及び変位測定方法を提供することにある。
 上記課題を解決するための本発明に係る変位測定装置の特徴構成は、
 被測定物までの距離の変位を測定する変位測定装置であって、
 前記被測定物の表面から所定距離に配置した光透過性の微粒子にレーザ光を照射する光照射手段と、
 前記微粒子の透過光と前記被測定物からの反射光との干渉により生成した光定在場の中に保持された前記微粒子を前記被測定物に対して相対移動させる移動手段と、
 前記微粒子が前記光定在場による拘束力を超えて相対移動したときに発生する移動信号を検知する検知手段と、
 前記移動信号に基づいて、前記被測定物までの距離の変位を導出する演算手段と、
を備えたことにある。
 被測定物の表面から所定距離に配置した光透過性の微粒子にレーザ光を照射すると、微粒子の透過光と被測定物からの反射光との干渉により光定在場が生成する。この光定在場は、微粒子と被測定物との間に形成される周期的な光エネルギーの分布であり、レーザ光の半波長(z=λ/2)ごとに正弦状の強度分布を有する。光定在場は、空間中で安定に存在する(定在する)ため、光定在場中に微粒子を配置すると、光エネルギー分布が極大となる位置(z=n・λ/2 n:自然数)の近傍で、当該微粒子は拘束される。従って、光定在場は、一種のスケールとなり得る。一方、光透過性の微粒子にレーザ光を照射すると、その光放射圧により当該微粒子をトラップすることができる。
 そこで、本構成の変位測定装置では、光定在場による微粒子の拘束力と光放射圧による微粒子のトラップ力とを利用して、微粒子から被測定物までの距離の変位を測定している。すなわち、微粒子を被測定物に対して相対移動させる移動手段を用いて、光定在場中に拘束されている微粒子を移動させる。ここで、微粒子を移動させる力であるトラップ力が、微粒子を留まらせる力である光定在場の拘束力を超えて、微粒子が移動(ジャンプ)すると、その際に移動信号が発生する。この移動信号を検知手段により検知することで、被測定物までの距離の変位を導出することができる。このような測定は、微粒子を被測定物に対して非接触状態のまま行うことができる。従って、被測定物が高アスペクト比の微細形状を有する場合であっても、当該被測定物の位置や形状を精度よく測定することが可能となる。
 また、微粒子が光定在場中で拘束される位置は、レーザ光の半波長(z=λ/2)ごとに存在している。このため、微粒子の移動(ジャンプ)は、レーザ光の半波長(z=λ/2)単位で行われる。従って、本構成の変位測定装置では、レーザ光の波長が明らかであれば、微粒子の移動(ジャンプ)により、被測定物までの距離がどれだけ変位したかを極めて正確に求めることができる。そして、微粒子を被測定物に対して相対移動させることで、被測定物の位置や形状を精度よく測定することができる。しかも、このような測定手法は、被測定物までの距離の変位を、光定在場の周期性を利用して、その場(in-situ)で直接的に測定するものであるから、実際のサイズを反映した極めて信頼性が高い測定結果となる。
 本発明に係る変位測定装置において、
 前記レーザ光の波長を調整する調整手段を備えることが好ましい。
 上述のように、微粒子の移動(ジャンプ)は、レーザ光の半波長(z=λ/2)単位で行われる。そこで、本構成の変位測定装置のように、レーザ光の波長を調整する調整手段を用いれば、微粒子が移動(ジャンプ)する距離(すなわち、スケールの目盛りの長さ)を変更することができる。例えば、レーザ光の波長を短波長側に調整することで、被測定物の位置や形状をより細かく測定することが可能となる。その結果、より高アスペクト比の微細構造を有する被対象物の測定が容易となる。
 本発明に係る変位測定装置において、
 前記光照射手段は、国際標準長さを規定する633nmヨウ素分子吸収線波長安定化He-Neレーザ装置であることが好ましい。
 国際標準長さ(スケール)は、633nmヨウ素分子吸収線波長安定化He-Neレーザ装置によって発生されるレーザ光の波長が基準となっている。そこで、本構成の変位測定装置では、この633nmヨウ素分子吸収線波長安定化He-Neレーザ装置を光照射手段に採用している。これにより、演算手段は、微粒子が光定在場による拘束力を超えて相対移動したときに発生する移動信号に基づいて、被測定物までの距離の変位を、変換処理を行うことなくダイレクトに導出することができる。
 本発明に係る変位測定装置において、
 前記移動手段は、前記光照射手段が前記微粒子に照射するレーザ光の光放射圧によるトラップ力を利用して、前記微粒子を相対移動させることが好ましい。
 本構成の変位測定装置によれば、光照射手段から照射されるレーザ光が、透過光と反射光との干渉による光定在場を生成すると同時に、微粒子に光放射圧によるトラップ力を作用させることができる。そして、このようなトラップ力を利用して、移動手段が微粒子を相対移動させることができる。このように、本構成の変位測定装置では、微粒子の拘束力と微粒子のトラップ力との両方を、同一の光照射手段から照射されるレーザ光で実現することができるため、装置を簡略化することができる。
 本発明に係る変位測定装置において、
 前記移動手段が前記被測定物に対して相対移動させる前記微粒子に追随して、前記光定在場が移動するように構成してあることが好ましい。
 本構成の変位測定装置によれば、移動手段が被測定物に対して相対移動させる微粒子に追随して、スケールとなる光定在場も一緒に移動する。従って、いかなる状況下においても、その場(in-situ)における被測定物までの距離の変位の直接的な測定を実行することができる。
 本発明に係る変位測定装置において、
 前記移動手段は、前記被測定物に対して前記微粒子を三次元的に相対移動させることが好ましい。
 本構成の変位測定装置によれば、移動手段は、被測定物に対して微粒子を三次元的に(すなわり、XYZ軸に沿って)相対移動させることができる。従って、高アスペクト比の立体的な微細構造を有する被測定物であっても、当該被測定物の位置や形状を精度よく測定することが可能となる。
 本発明に係る変位測定装置において、
 前記検知手段は、前記移動信号として後方散乱光を検知する光検知手段であることが好ましい。
 本構成の変位測定装置によれば、移動信号として後方散乱光を検知する光検知手段を採用している。この後方散乱光は、受光量の変化から容易に解析することができる。このため、光検知手段を用いれば、簡便に精度の良い測定結果を得ることができる。また、このような光検知手段は、照射手段と同じく光学系の機器で構成できるので、照射系及び測定系を光学機器で統一し、装置構成を簡略化することができる。
 本発明に係る変位測定装置において、
 前記所定距離は、10~270μmに設定されていることが好ましい。
 本構成の変位測定装置によれば、微粒子から被測定物の表面までの所定距離を、10~270μmに設定することにより、より信頼性の高い測定が可能となる。
 また、上記課題を解決するための本発明に係る変位測定方法の特徴構成は、
 被測定物までの距離の変位を測定する変位測定方法であって、
 前記被測定物の表面から所定距離に配置した光透過性の微粒子にレーザ光を照射する光照射工程と、
 前記微粒子の透過光と前記被測定物からの反射光との干渉により生成した光定在場の中に保持された前記微粒子を前記被測定物に対して相対移動させる移動工程と、
 前記微粒子が前記光定在場による拘束力を超えて相対移動したときに発生する移動信号を検知する検知工程と、
 前記移動信号に基づいて、前記被測定物までの距離の変位を導出する演算工程と、
を包含することにある。
 本構成の変位測定方法によれば、上述した変位測定装置と同様の作用効果が得られる。本構成の変位測定方法は、光定在場による微粒子の拘束力と、光放射圧による微粒子のトラップ力とを利用して、微粒子から被測定物までの距離の変位を測定している。すなわち、光定在場中に拘束されている微粒子を被測定物に対して相対移動させる。ここで、微粒子を移動させる力であるトラップ力が、微粒子を留まらせる力である光定在場の拘束力を超えて、微粒子が移動(ジャンプ)すると、その際に移動信号が発生する。この移動信号を検知することで、被測定物までの距離の変位を導出することができる。このような測定は、微粒子を被測定物に対して非接触状態のまま行うことができる。従って、被測定物が高アスペクト比の微細形状を有する場合であっても、当該被測定物の位置や形状を精度よく測定することが可能となる。
 また、微粒子が光定在場中で拘束される位置は、レーザ光の半波長(z=λ/2)ごとに存在している。このため、微粒子の移動(ジャンプ)は、レーザ光の半波長(z=λ/2)単位で行われる。従って、本構成の変位測定方法では、レーザ光の波長が明らかであれば、微粒子の移動(ジャンプ)により、被測定物までの距離がどれだけ変位したかを極めて正確に求めることができる。そして、微粒子を被測定物に対して相対移動させることで、被測定物の位置や形状を精度よく測定することができる。しかも、このような測定手法は、被測定物までの距離の変位を、光定在場の周期性を利用して、その場(in-situ)で直接的に測定するものであるから、実際のサイズを反映した極めて信頼性が高い測定結果となる。
 本発明に係る変位測定方法において、
 前記レーザ光の波長を調整する調整工程を包含することが好ましい。
 本構成の変位測定方法によれば、レーザ光の波長を調整することにより、微粒子が移動(ジャンプ)する距離(すなわち、スケールの目盛りの長さ)を変更することができる。例えば、レーザ光の波長を短波長側に調整することで、被測定物の位置や形状をより細かく測定することが可能となる。その結果、より高アスペクト比の微細構造を有する被対象物の測定が容易となる。
 本発明に係る変位測定方法において、
 前記光照射工程は、前記微粒子を持ち上げるトラップ力と前記微粒子の重力とが釣り合う基準点の特定を実行することが好ましい。
 本構成の変位測定方法によれば、微粒子にレーザ光を照射する測定初期段階で、トラップ力と微粒子の重力とが釣り合うように微粒子にレーザ光を照射し、釣り合う位置を基準点として特定することができる。基準点を特定した上で微粒子の変位を計測することで、基準点からの変位をより正確に測定し得る。

 本発明の変位測定装置、及び変位測定方法に関する実施形態を図面に基づいて説明する。ただし、本発明は、以下に説明する実施形態や図面に記載される構成に限定されることを意図せず、それらと均等な構成も含む。
〔測定原理〕
 初めに、本発明の測定原理について、図1を参照して説明する。本発明では、被測定物までの距離の変位を測定するためのプローブとして、光透過性の微粒子(例えば、シリカ微粒子)を使用する。図1(a)は、微粒子に作用するトラップ力を説明するための図である。図1(b)は、微粒子を拘束する光定在場を説明するための図である。図1(c)は、微粒子内における反射光のz軸上の強度分布を説明するための図である。
 図1(a)に示すように、微粒子に対物レンズで集光したレーザ光を照射すると、微粒子に入射するレーザ光は、その一部が微粒子と外部(大気)との境界面で屈折する。このとき、微粒子には光放射圧が発生する。この光放射圧は、微粒子をレーザ光の方向(図1(a)では上方)に持ち上げるトラップ力となる。従って、トラップ力を微粒子の自重以上に調整することで、微粒子を空中で保持することが可能となる。
 一方、被測定物の表面から所定距離に光透過性の微粒子を配置した状態で、当該微粒子にレーザ光を照射すると、微粒子の透過光と被測定物からの反射光との干渉により光定在場が生成する。光定在場は、微粒子と被測定物との間に形成される周期的な光エネルギーの分布であり、図1(b)に示すように、レーザ光の半波長(z=λ/2)ごとに正弦状の強度分布を有する。光定在場は、空間中で安定に存在する(定在する)ため、光定在場中に微粒子を配置すると、光エネルギー分布が極大となる位置(z=n・λ/2 n:自然数)で、当該微粒子は拘束される。
 図1(c)に示すように、微粒子にレーザ光を照射すると、被測定物からの反射光は微粒子内を透過する。空気中における反射光強度の強弱の間隔と微粒子内における反射光強度の強弱の間隔とは異なる。空気中の光の屈折率と微粒子の光の屈折率とが異なるからである。
 本発明の測定原理について、図1を参照して説明したが、例えば、微粒子(粒子粒径:8μm、粒子質量:5pN)にレーザ光(波長(λ):1064nm)を照射すると、光定在場(光定在波の間隔(λ/2):532nm)が生成する。当該微粒子には数100pNのトラップ力が作用した。
 本発明の変位測定装置及び変位測定方法では、上述の光定在場による微粒子の拘束力と光放射圧による微粒子のトラップ力とを利用して、微粒子から被測定物までの距離の変位を測定している。この測定について、図2を参照して具体的に説明する。
 図2は、微粒子を被測定物に対して相対移動させ、被測定物までの距離の変位を測定する様子を示した模式図である。図2(a)は、平坦な被測定物に対して微粒子(レーザスポット)を近接方向に移動させるケースを示している。同図において、(1)は光定在場による拘束力(Fstand)が、光放射圧によるトラップ力(Ftrap)よりも十分に大きい状態である。このとき、微粒子は、光定在場中の光エネルギー分布が極大となる位置の近傍で拘束される。次に、(2)に示すように、レーザ光のレーザスポットを被測定物に近接するように移動させると、近接方向(同図では下方向)に作用するトラップ力が徐々に大きくなる。そして、(3)に示すように、トラップ力が拘束力を超えると、微粒子は光定在場の半周期分(λ/2)だけ近接側に移動(ジャンプ)する。また、図2(b)は、傾斜面を有する被測定物に対して微粒子を側方に移動させるケースを示している。同図において、(1)は光定在場による拘束力(Fstand)が、光放射圧によるトラップ力(Ftrap)よりも十分に大きい状態である。このとき、微粒子は、光定在場中の光エネルギー分布が極大となる位置の近傍で拘束される。次に、(2)に示すように、レーザ光のレーザスポットを被測定物の傾斜面に対して側方に移動させると、微粒子は拘束力のため傾斜面から離間する方向にシフトするが、レーザスポットの水平高さ位置は不変であるため、近接方向に作用するトラップ力が徐々に大きくなる。そして、(3)に示すように、トラップ力が拘束力を超えると、微粒子は光定在場の半周期分(λ/2)だけ近接側に移動(ジャンプ)する。変位測定について、図2を参照して具体的に説明したが、本発明の変位測定方法では、微粒子にレーザ光を照射する測定初期段階で、トラップ力と微粒子の重力とが釣り合うように微粒子にレーザ光を照射し、釣り合う位置を基準点として特定する。基準点を特定した上で微粒子の変位を計測することで、基準点からの変位をより正確に測定し得る。また、基準点として、Z軸に直交するxy平面上での位置をも特定しえる。
 ここで、上述したように、光定在場は安定な周期性を有している。図3は、光定在場の周期性を検証した結果を示すグラフである。図3(a)は、光定在場中で微粒子を被測定物に対して相対移動させたときに検知される移動信号(プローブ信号)を示している。この移動信号は、微粒子の後方散乱光の受光量変化から求めることができる。図3(b)は、検知された光定在場の周期性(干渉縞)の分布を示している。図3(a)及び(b)のグラフから、検知された光定在場の周期性(平均534nm)はレーザ光の半波長(532nm)と非常に良く一致していることが確認された。従って、本発明では、この光定在場の周期性を一種のスケールとして利用している。具体的には、微粒子を被測定物に対して相対移動させた場合において、微粒子が光定在場中を半周期分移動(ジャンプ)したことを移動信号として検知する。移動信号は、後述するように、微粒子の後方散乱光の受光量変化として検知される。これにより、被測定物までの距離の変位を、非接触状態で、極めて正確に(ナノメートルオーダーまで)導出することができる。このため、被測定物が高アスペクト比の微細形状を有する場合であっても、その位置や形状を精度よく求めることができる。さらに、このような測定手法は、被測定物までの距離の変位を、光定在場の周期性を利用して、その場(in-situ)で直接的に測定するものであるから、実際のサイズを反映した極めて信頼性が高い測定結果となる。次に、上述の測定原理を利用して実施可能な本発明の具体的構成について説明する。
〔変位測定装置の構成〕
 図4は、本発明の変位測定装置100の概略図である。変位測定装置100は、その基本構成として、光照射手段10、移動手段20、検知手段30、及び演算手段40を備えている。また、変位測定装置100は、光学顕微鏡と組み合わせて構築され、この場合、光学顕微鏡が移動手段20の機能を兼ねている。従って、以下の説明では、光学顕微鏡を参照符号20で示す場合がある。
 光照射手段10は、光透過性の微粒子50にレーザ光を照射する装置である。本実施形態において、微粒子50は8μmのシリカ球を使用し、これを被測定物Sの表面から10~270μm離間して配置した。微粒子50をこのような離間距離で配置する理由は、離間距離が10μm未満であると被測定物Sからの反射光の強度が大きいため、微粒子50の拘束力が大きくなり、それに伴ってトラップ力が拘束力を上回る力も大きくなって、半周期(干渉縞)を倍飛び越える(すなわち、λジャンプする)確率が高くなるためである。一方、離間距離が270μmを超えると、光定在場の周期性(干渉縞)のコントラストが弱くなり、微粒子50が変動する間隔にばらつきが生じるからである。微粒子50から被測定物Sまでの離間距離と微粒子50の変動間隔との関係を示すグラフを図5に示した。光照射手段10には、例えば、連続光を発信するCWレーザが使用される。レーザ光の波長は任意の値に設定することができる。本実施形態では、レーザ光の波長λを1064nmとしている。ただし、光照射手段10に調整手段(図示せず)を設け、レーザ光の波長を可変としても構わない。この場合、微粒子50が移動(ジャンプ)する距離(すなわち、スケールの目盛りの長さ)を変更することができる。例えば、レーザ光の波長を短波長側に調整することで、被測定物Sの位置や形状をより細かく測定することが可能となる。その結果、より高アスペクト比の微細構造を有する被対象物Sの測定が容易となる。また、光照射手段10として、国際標準長さを規定する633nmヨウ素分子吸収線波長安定化He-Neレーザ装置を採用することも有効である。この場合、後述する演算手段40が、微粒子50が光定在場による拘束力を超えて相対移動したときに発生する移動信号に基づいて、被測定物Sまでの距離の変位を、変換処理を行うことなくダイレクトに導出することができる。光照射手段10から照射されたレーザ光は、音響光学偏光器(AOD)11を通過した後、レーザ側リレーレンズ系12、反射プリズム13、及びハーモニックセパレータ14を経由し、光学顕微鏡20の対物レンズ20dに入射する。対物レンズ20dは、微粒子50に収束したレーザ光を照射する。そして、微粒子50の透過光と被測定物Sでの反射光とが干渉し、微粒子50と被測定物Sとの間に光定在場が形成される。
 光学顕微鏡20は、CCDカメラ20a、顕微鏡側リレーレンズ系20b、チューブレンズ20c、対物レンズ20d、ステージ20e、ライト20f、及びミラー20gから構成される。変位測定装置100の使用者は、トラップした微粒子50の位置をCCDカメラ20aにて確認した後、移動手段である光学顕微鏡20を操作し、微粒子50の透過光と被測定物Sからの反射光との干渉により生成した光定在場の中に保持された微粒子50を被測定物Sに対して相対移動させる。例えば、被測定物Sを載置した光学顕微鏡20のステージ20eを、微粒子に対して三次元的に(すなわり、XYZ軸に沿って)相対移動させる。これにより、被測定物Sが高アスペクト比の立体的な微細構造を有するものであっても、当該被測定物Sの位置や形状を精度よく測定することができる。一方、対物レンズ20d自体を移動可能な構成にしても構わない。これらの場合、対物レンズ20dからのレーザ光照射によりトラップされている微粒子50の移動に追随して、スケールとなる定在場も移動する。このように、本実施形態では、その場(in-situ)における被測定物Sまでの距離の変位の直接的な測定が可能となる。
 検知手段30は、検知用レーザ30a、コリメータレンズ30b、第1ハーフプリズム30c、ハーフミラー30d、第2ハーフプリズム30e、第1ミラー30f、第2ミラー30g、干渉フィルタ30h、レンズ30i、及び光検知器(PD)30jで構成される。検知手段30は、微粒子50が光定在場による拘束力を超えて相対移動したときに発生する移動信号を検知する。具体的には、検知用レーザ30aから、光照射手段10から照射されるレーザ光とは異なる波長のレーザ光(例えば、λ=640nm)を測定中の微粒子50に照射し、このとき発生する後方散乱光を光検知器(PD)30jで検知している。検知結果は、演算手段40に送られて解析される。
 演算手段40は、検知手段30が検知した移動信号(後方散乱光の受光量)に基づいて、被測定物Sまでの距離の変位を導出する。例えば、演算手段40は、光検知器(PD)30jに入射する後方散乱光の受光量の変化から、微粒子50から被測定物Sまでの距離の変位を解析する。このような解析手法を用いれば、簡便に精度の良い測定結果を得ることができる。演算手段40は、例えば、汎用のパーソナルコンピュータで構成することができる。
 次に、本発明の変位測定装置100を用いた実施例について説明する。
 図6は、実施例1として行った「平面の変位測定」における測定条件、及び測定結果を説明する図である。本実施例では、被測定物Sとしてθ=1度の傾斜面を有するシリコンウェハを選択し、本発明の変位測定装置100を使用して、このシリコンウェハの微細構造をどの程度正確に測定できるか確認した。
 光学顕微鏡のステージ20eにシリコンウェハを載置し、ここにプローブとなる微粒子50を配置し、照射手段10から微粒子50にレーザ光を照射して、光定在場中に拘束された微粒子を光放射圧によるトラップ力を利用して相対移動させた。測定条件は、(a)に示すように、微粒子50とシリコンウェハの表面との距離(走査高さ)を40μm以上とし、移動方向をX軸方向とし、移動速度(走査速度)を5.6μm/sとし、移動距離を1000μmとした。測定の結果、(b)のグラフに示す移動信号が、微粒子50からの後方散乱として検知された。これを、X軸に対するZ軸方向の変位としてプロットすると、(c)のグラフが得られた。(c)において、変位検出点をフィッティングし、フィッティング直線から傾斜角度を演算するとθ=0.97度であった。また、フィッティング直線との誤差は30nmであった。この演算で求めた傾斜角度の値(θ=0.97度)は、実際のシリコンウェハの傾斜面の角度(θ=1度)に非常に近いものであった。このように、本実施例により、平面の変位を高精度に測定できることが明らかとなった。
 図7は、実施例2として行った「自由曲面の二次元変位測定」における測定条件、及び測定結果を説明する図である。本実施例では、被測定物Sとしてシリコン球を選択し、本発明の変位測定装置100を使用して、このシリコン球の自由曲面の二次元的な微細構造を変位測定により求めた。
 測定対象であるシリコン球の直径は1mmである。測定条件は、(a)に示すように、シリコン球の頂点をカバーする範囲(X軸方向に-200μm~200μm)を測定範囲とし、微粒子50とシリコン球の表面との距離(走査高さ)を10μm以上とし、微粒子50の相対移動速度(走査速度)を5.6μm/sとした。測定の結果、(b)のグラフに示す移動信号が、微粒子50からの後方散乱として検知された。これを、X軸に対するZ軸方向の変位としてプロットすると、(c)のグラフが得られた。(c)において、変位検出点をフィッティングし、フィッティング曲線から曲率半径を演算すると559μmであった。この演算で求めた曲率半径の値(559μm)は、実際のシリコンウェハの曲率半径の理論値(500マイクロm)に近いものであった。このように、本実施例により、自由曲面の二次元変位測定を高精度に実施できることが明らかとなった。
 図8は、実施例3として行った「自由曲面の三次元変位測定」における測定条件、及び測定結果を説明する図である。本実施例では、被測定物Sとしてマイクロ平凸レンズを選択し、本発明の変位測定装置100を使用して、このマイクロ平凸レンズの自由曲面の三次元的な微細構造を変位測定により求めた。
 測定対象であるマイクロ平凸レンズは、円筒状部材の上面に凸面を有する円盤状部材を一体化した形状を有している。マイクロ平凸レンズの素材はドイツ国ショット(Schott)社製のLaSFN9であり、直径は2mmである。測定条件は、(a)に示すように、上方視でマイクロ平凸レンズの頂部をカバーする範囲(X軸方向に1000μm、Y軸方向に1000μm)を測定範囲とし、測定間隔を100μmとし、微粒子50とマイクロ平凸レンズの表面との距離(走査高さ)を10μmとし、微粒子50の相対移動速度(走査速度)を5.6μm/sとした。測定結果を三次元的にプロットすると、(b)のグラフが得られた。(b)において、データのフィッティングから曲率半径を演算すると、2692μmとなった。
 次に、比較のため、共焦点レーザ顕微鏡を使用して、同じマイクロ平凸レンズの曲率半径の測定を行った。図9は、共焦点レーザ顕微鏡による測定条件、及び測定結果を説明する図である。この比較試験の測定条件は、(a)に示すように、上方視でマイクロ平凸レンズの全体をカバーする範囲(X軸方向に2200μm、Y軸方向に2000μm)を測定範囲とし、測定間隔を10μmとし、測定点数を44421点とした。測定結果を三次元的にプロットすると、(b)のグラフが得られた。(b)において、中心線における曲率半径を演算すると、2600μmとなった。
 本実施例による測定結果(曲率半径:2692μm)は、比較のために実施した共焦点レーザ顕微鏡による測定結果(曲率半径:2600μm)と近い値が得られた。このように、本実施例により、自由曲面の三次元変位測定を高精度に実施できることが明らかとなった。
 本発明の変位測定装置、及び変位測定方法は、非接触で物体の三次元形状を評価する超高精度の三次元座標測定機(Nano-CMM)において好適に利用することができる。

Claims (11)

  1.  被測定物までの距離の変位を測定する変位測定装置であって、
     前記被測定物の表面から所定距離に配置した光透過性の微粒子にレーザ光を照射する光照射手段と、
     前記微粒子の透過光と前記被測定物からの反射光との干渉により生成した光定在場の中に保持された前記微粒子を前記被測定物に対して相対移動させる移動手段と、
     前記微粒子が前記光定在場による拘束力を超えて相対移動したときに発生する移動信号を検知する検知手段と、
     前記移動信号に基づいて、前記被測定物までの距離の変位を導出する演算手段と、
    を備えた変位測定装置。
  2.  前記レーザ光の波長を調整する調整手段を備えた請求項1に記載の変位測定装置。
  3.  前記光照射手段は、国際標準長さを規定する633nmヨウ素分子吸収線波長安定化He-Neレーザ装置である請求項1に記載の変位測定装置。
  4.  前記移動手段は、前記光照射手段が前記微粒子に照射するレーザ光の光放射圧によるトラップ力を利用して、前記微粒子を相対移動させる請求項1~3の何れか一項に記載の変位測定装置。
  5.  前記移動手段が前記被測定物に対して相対移動させる前記微粒子に追随して、前記光定在場が移動するように構成してある請求項1~4の何れか一項に記載の変位測定装置。
  6.  前記移動手段は、前記被測定物に対して前記微粒子を三次元的に相対移動させる請求項1~5の何れか一項に記載の変位測定装置。
  7.  前記検知手段は、前記移動信号として後方散乱光を検知する光検知手段である請求項1~6の何れか一項に記載の変位測定装置。
  8.  前記所定距離は、10~270μmに設定されている請求項1~7の何れか一項に記載の変位測定装置。
  9.  被測定物までの距離の変位を測定する変位測定方法であって、
     前記被測定物の表面から所定距離に配置した光透過性の微粒子にレーザ光を照射する光照射工程と、
     前記微粒子の透過光と前記被測定物からの反射光との干渉により生成した光定在場の中に保持された前記微粒子を前記被測定物に対して相対移動させる移動工程と、
     前記微粒子が前記光定在場による拘束力を超えて相対移動したときに発生する移動信号を検知する検知工程と、
     前記移動信号に基づいて、前記被測定物までの距離の変位を導出する演算工程と、
    を包含する変位測定方法。
  10.  前記レーザ光の波長を調整する調整工程を包含する請求項9に記載の変位測定方法。
  11.  前記光照射工程は、前記微粒子を持ち上げるトラップ力と前記微粒子の重力とが釣り合う基準点の特定を実行する、請求項9又は請求項10に記載の変位測定方法。
