Abstract
トンネル磁気記録素子及びそれを用いた低消費電力不揮発性メモリに関し、磁気情報読み出し時の誤書込みの発生を低減することを目的とする。 情報読出し時に、電界印加あるいは光照射により交換結合磁界を変調し、磁気記録層2002のダンピング定数αを増大させることにより、読出し時の誤書込み率を低減する。交換結合磁界を変調させる手段は、トンネル磁気記録素子の磁気記録層にマルチフェロイックス層を隣接させ電界を印加することにより、あるいは、磁気記録層に反強磁性層を介してレーザダイオードを備えレーザ光を照射することによって行う。書込みは、磁気固定層、トンネル障壁層、磁気記録層に流れる電流によって作用するスピントランスファートルクにより行い、読出しは、磁気記録層の磁化方向をトンネル磁気抵抗効果によって電気的に検出することにより行う。
Description
本発明は、電流により磁気情報の書込みを行うトンネル磁気記録素子及びそれを装備した低消費電力不揮発性磁気メモリに関するものである。
将来の高集積磁気メモリに適用されるトンネル磁気抵抗効果素子として、絶縁膜に酸化マグネシウムを用いたトンネル磁気抵抗効果素子がS. Yuasa. et al., Nature Material 3, 868(2004)(非特許文献1)や特開2007-59879号公報(特許文献1)に開示されている。また、従来の不揮発性磁気メモリは、MOSFET上にトンネル磁気抵抗効果素子を形成したメモリセルにより構成される。スイッチングはMOSFETを利用し、ビット線とワード線に通電させることにより発生する電流誘起の空間磁場を使ってトンネル磁気抵抗効果素子の磁化方向を回転させて情報を書込み、トンネル磁気抵抗効果素子の出力電圧により情報を読み出す方式である。また、上記電流誘起の空間磁場を使った磁化回転のほかに、直接磁気抵抗効果素子に電流を流すことにより磁化を回転させるいわゆるスピントランスファートルク磁化反転あるいは同義であるスピン注入磁化反転方式があり、例えば米国特許第5,695,864号明細書(特許文献2)あるいは特開2002-305337号公報(特許文献3)に開示されている。強磁性膜の磁気特性をレーザ光で変調し電気的な手段を用いない方式として、M. C. Weber et al., Journal of Applied Physics 95, 6613 (2004) (非特許文献2)が開示されている。
汎用性不揮発性磁気メモリの実現には、低消費電力と高い熱安定性とを同時に満足する技術が最も大きな開発要素の一つである。しかし、通常はこれら2つの特性を同時に実現することは困難とされてきた。本発明は、磁気記録層に必要とされる熱安定の大きさを従来よりも低減できるトンネル磁気記録素子とそれを用いた不揮発性磁気メモリを提供することを目的とする。特に、スピントランスファートルク磁化反転による磁気書込みが可能なトンネル磁気記録素子を提供する。
本発明は、磁気記録層に反強磁性層あるいはマルチフェロイックス層を隣接させ、磁気記録層と反強磁性層あるいはマルチフェロイックス層との間に働く交換結合磁界の大きさを電界あるいは光照射により読出し時に変調増大させることにより、磁気記録層のダンピング定数αを増大させ、読出し時の実効的な誤書込を10桁以上低減させることができる。ここでマルチフェロイックス層は、反強磁性体の性質と強誘電体の性質を併せ持つ層である。
本発明のトンネル磁気記録素子は、磁気記録層、トンネル障壁層、磁気固定層がこの順に隣接し、磁気記録層の他方の面に隣接して設けられたマルチフェロイックス層と、磁気固定層側に設けられた第1の電極層と、マルチフェロイックス層側に設けられた第2の電極層と、磁気記録層に接続された第3の電極とを有し、磁気記録層は、前記マルチフェロイックス層との間に作用する磁気交換結合により、磁化方向が固定され、磁気固定層と前記磁気記録層の磁化方向に応じて変化する電気抵抗を読出しの信号として検出し、その電気抵抗を読み出す際に、第1の電極層と第2の電極層を介してマルチフェロイックス層に電界を印加することにより、磁気記録層の磁化回転の確率を低減させるものである。
さらに、本発明のもう一つのトンネル磁気記録素子は、反強磁性層、磁気記録層、トンネル障壁層、磁気固定層がこの順に隣接し、反強磁性層の他方の面に隣接して設けられたレーザダイオード層と、磁気固定層側に設けられた第1の電極層と、レーザダイオード層側に設けられた第2の電極層と、磁気記録層に接続された第3の電極とを有し、磁気記録層は反強磁性層との間に作用する磁気交換結合により磁化方向が固定され、磁気固定層と磁気記録層の磁化方向に応じて変化する電気抵抗を読出しの信号として検出し、その電気抵抗を読み出す際に、レーザダイオードからレーザを照射することにより、磁気記録層の磁化回転の確率を低減させるものである。
これらのトンネル磁気記録素子においては、特に、第1の電極層と第3の電極を介して電流を印加することにより、スピントランスファートルク磁化反転による磁気書込みが可能なトンネル磁気記録素子を提供する。
また、本発明の磁気メモリセルは、上記のトンネル磁気記録素子と、当該トンネル磁気記録素子の電気抵抗を読み出す際にマルチフェロイックス層に電界を印加することにより、磁気記録層の磁化回転の確率を低減させて、前記トンネル磁気記録素子の電気抵抗に応じた信号を得る読出し回路と、前記トンネル磁気記録素子の磁気記録層の磁化方向をスピントランスファートルクにより回転して磁気情報を書込む書込み回路とを有するものである。
さらに、本発明のもう一つの磁気メモリセルは、上記もう一つのトンネル磁気記録素子と、当該トンネル磁気記録素子の電気抵抗を読み出す際にレーザダイオード層に電圧を印加し、レーザダイオード層からトンネル磁気記録素子にレーザが照射されることにより、磁気記録層の磁化回転の確率を低減させて、前記トンネル磁気記録素子の電気抵抗に応じた信号を得る読出し回路と、前記トンネル磁気記録素子の磁気記録層の磁化方向をスピントランスファートルクにより回転して磁気情報を書込む書込み回路とを有するものである。
また、本発明の磁気ランダムアクセスメモリは、複数の磁気メモリセルと、所望の磁気メモリセルを選択する手段とを備え、磁気メモリセルとして上記した本発明の磁気メモリセルを用いるものである。
本発明によると、磁気情報の読出し時の誤書込みの発生確率を従来に比べ1/10低減することが可能である。本発明のトンネル磁気記録素子は、磁気メモリセルや磁気ランダムアクセスメモリに適用し、汎用性低消費電力不揮発性磁気メモリを実現することが可能となる。

以下、図面を参照して本発明の実施の形態を説明する。
図1は、本発明によるトンネル磁気記録素子の一例を示す断面模式図である。本実施例のトンネル磁気記録素子は、スパッタリング法を用いて作製したが、分子線原子層成長法など他の方法を用いて作製してもかまわない。
トンネル磁気記録素子1は、第1の電極層501側から、磁気固定層201、トンネル障壁層202、磁気記録層2002、マルチフェロイックス層301、第2の電極層502がこの順に積層された構造を有する。第2の電極層502は、トンネル磁気記録素子1の磁気情報を電気的に読み出す際に使用する。図1に示した積層順とは逆に、第2の電極502を基板側に配置し、マルチフェロイックス層301、磁気記録層2002、トンネル障壁層202、磁気固定層201、第1の電極層501、がこの順に積層された構成を用いることも可能である。マルチフェロイックス層301は、反強磁性体の性質と強誘電体の性質を併せ持つ材料層である。従って、磁気記録層2002の磁化は、反強磁性体としてのマルチフェロイックス層301との磁気交換結合により一定方向に固定される。第2の電極層502には、第1の電源10と第1のスイッチング素子11を含む回路が接続されており、読出し時に使用される。読出し時には、第2のスイッチング素子21を閉じて第2の電源20からトンネル磁気記録素子1の磁気記録層2002に接続する第3の電極503を通じて電流印加を行い検出器22でトンネル磁気記録素子1の抵抗を電流あるいは電圧出力で読み出す。検出器22としては、電圧計あるいは電流計を用いることができる。この際に、第1のスイッチング素子11は閉じられており、マルチフェロイック層301と磁気記録層2002に第1の電源10から電圧または電界が印加された状態になっている。一方、書込み時には、第2のスイッチング素子21を閉じて、第2の電源20からトンネル磁気記録素子1の磁気記録層2002に接続する第3の電極503を通じてトンネル磁気記録素子に電流供給を行いスピントランスファーにより磁気記録層2002の磁化方向を任意の方向に向ける。この際に、第1のスイッチング素子11は開いた状態にしておくことが望ましい。
図2は、図1に示したトンネル磁気記録素子の変形例を示すものである。図2に示した素子は第2の電極502とマルチフェロイック層301の間に絶縁層401を形成することにより第1の電源10から電界を効率良くかつ安定にマルチフェロイックス層301に印加できる。また、所望最適化された電界値になるように絶縁層401の膜厚を設定することが可能となる。
図3は、図1に示したトンネル磁気記録素子の変形例を示すものである。図3に示したトンネル磁気記録素子3は、磁気固定層201の磁化方向を固定する手段として、MnIr,MnPt,CrMnPt,CrMnIr,MnFeなどの反強磁性層601を用いて、磁気固定層と反強磁性層の間に交換結合を働かせることにより、磁気固定層の磁化の固定力を安定させたものである。また、磁気固定層201を、CoFeB/Ru/CoFeのような、非磁性層2012を挟んで第1の磁性層2011と第2の磁性層2013が積層され、2層の磁性層2011,2013の磁化が反平行に結合した積層フェリ構造として磁気固定層の磁化の固定力を安定させる構造としている。
図4に示したトンネル磁気記録素子4は、図3に示したトンネル磁気記録素子の変形例を示し、磁気記録層2002に、2層の磁性層20021,20023で非磁性層20022を挟んだ構造を有し、2層の磁性層20021,20023の磁化が反平行に結合した積層フェリ構造を適用したものである。このときに使用する非磁性層としてはRuなどを用いることが望ましい。
ここで、図1に示すトンネル磁気記録素子の典型的な作製方法について説明する。
まず、マルチフェロイックス層301について述べる。マルチフェロイックスは、磁気的性質と誘電体の性質の両方を合わせ持つ材料を指し、主として酸化物により形成される。本発明の磁気記録層に電界印加機構を備えたトンネル磁気記録素子に用いるマルチフェロイックス層としては、BiFeO3,YMnO3,CoFeO2,Cr2O3など、反強磁性と強誘電的性質の両方を備える材料が望ましい。
磁気記録層2002及び磁気固定層201には、Co,Fe,Niの少なくとも一つの元素を含む材料を用いるが、特にトンネル障壁層202にMgOを使用した場合には、それらにBを含有する材料を用いることが望ましく、その例を表1に示す。
まず、マルチフェロイックス層301について述べる。マルチフェロイックスは、磁気的性質と誘電体の性質の両方を合わせ持つ材料を指し、主として酸化物により形成される。本発明の磁気記録層に電界印加機構を備えたトンネル磁気記録素子に用いるマルチフェロイックス層としては、BiFeO3,YMnO3,CoFeO2,Cr2O3など、反強磁性と強誘電的性質の両方を備える材料が望ましい。
磁気記録層2002及び磁気固定層201には、Co,Fe,Niの少なくとも一つの元素を含む材料を用いるが、特にトンネル障壁層202にMgOを使用した場合には、それらにBを含有する材料を用いることが望ましく、その例を表1に示す。
また、磁気記録層2002と磁気固定層201は、その磁化方向が素子の膜面垂直方向に向いた強磁性層を用いることも可能である。例えば、TbFeCo、GdFeCo、CoPt、FePt、CoFeBPt、CoFeBCr、CoCrPt、CoCr、CoPtB、FePtB、CoGd、CoFeBCrなどの材料を適用することができる。また、Co/Pt多層膜、CoFe/Pt多層膜、Fe/Pt多層膜、Co/Pd多層膜などを使用することが可能である。
次に、トンネル障壁層202の材料選択について述べる。トンネル障壁層202としては、MgOを用いることが最も望ましいが、AlO,SiO2のような酸化物、あるいはGaAsやZnSeなどの半導体材料、AlN,SiNなどの窒化物を用いてもよい。特に、トンネル障壁層202にMgOを用いた場合、磁気記録層2002及び磁気固定層201に体心立方格子構造のCoFeBを用いることにより、大きなトンネル磁気抵抗効果つまり読出し出力信号を得ることができる。この場合、MgOもCoFeBも(100)配向性の高い薄膜で構成し、CoFeBの組成をCo20Fe60B20とするのが最も望ましい。
図2のトンネル磁気記録素子2に備えた絶縁層401に用いる材料は、SiOやAl2O3のようなSi又はAlの酸化物など、誘電率の大きい材料を用いることが望ましい。他の材料として、SiNなどの窒化物を用いてよい。
第1の電極層501及び第2の電極層502は、WやTiN又はTiNとAlCuなどの2層膜あるいは多層膜で形成してもよい。
図4に示したトンネル磁気記録素子の磁気記録層2002に使用する磁性層の材料としても、表1に示した材料を用いることが望ましい。
このように形成した電界書込み磁気記録膜は、フォトリソグラフィーとイオンミリング、反応性エッチング法などを用いることによって、0.1μm×0.15μmの面積をもつトンネル磁気記録素子に形成されるが、さらに微細化された素子においても動作が可能である。
次に、トンネル障壁層202の材料選択について述べる。トンネル障壁層202としては、MgOを用いることが最も望ましいが、AlO,SiO2のような酸化物、あるいはGaAsやZnSeなどの半導体材料、AlN,SiNなどの窒化物を用いてもよい。特に、トンネル障壁層202にMgOを用いた場合、磁気記録層2002及び磁気固定層201に体心立方格子構造のCoFeBを用いることにより、大きなトンネル磁気抵抗効果つまり読出し出力信号を得ることができる。この場合、MgOもCoFeBも(100)配向性の高い薄膜で構成し、CoFeBの組成をCo20Fe60B20とするのが最も望ましい。
図2のトンネル磁気記録素子2に備えた絶縁層401に用いる材料は、SiOやAl2O3のようなSi又はAlの酸化物など、誘電率の大きい材料を用いることが望ましい。他の材料として、SiNなどの窒化物を用いてよい。
第1の電極層501及び第2の電極層502は、WやTiN又はTiNとAlCuなどの2層膜あるいは多層膜で形成してもよい。
図4に示したトンネル磁気記録素子の磁気記録層2002に使用する磁性層の材料としても、表1に示した材料を用いることが望ましい。
このように形成した電界書込み磁気記録膜は、フォトリソグラフィーとイオンミリング、反応性エッチング法などを用いることによって、0.1μm×0.15μmの面積をもつトンネル磁気記録素子に形成されるが、さらに微細化された素子においても動作が可能である。
次に、本実施例のトンネル磁気記録素子の書込み、読出し方法について説明する。図8は、トンネル磁気記録素子のマルチフェロイックス層301と磁気記録層2002に電界を印加したとき、その2層間に働く交換結合磁界Hexの挙動について示す。Hexは電界に対して比例して増大する。ここで、Hexは交換結合エネルギーの大きさを磁界で表した値と定義し、VSM(試料振動型磁化測定装置)などを用いて磁化の外部磁界依存性を測定することにより評価ができる。
次に図9に、磁気記録層2002にNiFeを使用した場合のHexと磁気記録層のダンピング定数αの関係を示す。αはHexに比例して増大することがわかる。例えば、120Oe程度のHexを生じるとHex=0に比べて、5倍ほどαを増大させることができる。スピントランスファートルクによる磁化反転電流Icは、磁気記録層2002のαに比例する。したがって、αが大きい状態は磁気記録層2002のIcが大きい状態であることを意味しており、電流を印加したときに磁気記録層2002の磁化が反転しにくいことを示す。読出しは、通常書込み電流以下の電流値をトンネル磁気記録素子に印加し、そのときの素子の電流あるいは電圧出力を検出することにより実施されるが、読出し時に電流を印加されるため、読出し電流が微小な電流でもスピントランスファートルクが磁気記録層2002に作用し、確率的に磁気記録層2002の磁化方向が反転してしまう。これをいわゆるリードディスターブという。リードディスターブを回避するため従来は磁気記録層2002の熱安定性を向上させる試みがなされてきたが材料の限界などもあり非常に困難な一面があった。本発明では、特に読出し時にマルチフェロイックス層301と磁気記録層2002に電界を印加し上記のとおり磁気記録層のダンピング定数αをHexをとおして増大することによりリードディスターブを回避する。読出し時には、第2のスイッチング素子21を閉じて第2の電源20から電流印加を行い検出器22でトンネル磁気記録素子1の抵抗を電流あるいは電圧出力で読み出す。この際に、第1のスイッチング素子11は閉じられており、マルチフェロイック層301と磁気記録層2002に第1の電源10から電圧または電界が印加された状態になり、磁気記録層2002のダンピング定数αが増大し磁化反転電流Icが増大された状態になっている。一方、書込み時には、第2のスイッチング素子21を閉じて、第2の電源20からトンネル磁気記録素子に電流供給を行いスピントランスファーにより磁気記録層2002の磁化方向を任意の方向に向ける。この際に、第1のスイッチング素子11は開いた状態にしておくことが望ましい。
ここで、本発明の効果について図10を使って述べる。図10は、上記のトンネル磁気記録素子1~4について磁気記録層2002の磁化の反転確率の熱安定定数E/kBT依存性を示したものである。ここで、Eは磁化反転エネルギー、kBはボルツマン定数、Tは温度を表す。図中の実線aは、マルチフェロイック層301に電界を印加しない場合の特性を示す。一方点線bは、電界を印加し、ダンピング定数が5~50倍間で増大した状態の特性を示す。これによると、例えばE/kBTが60の磁気記録層2002をもつトンネル磁気記録素子においてダンピング常数αを5倍にすると読出し時の反転確率が1桁以上低減できる。
本発明によるトンネル磁気記録素子の実施例2について説明する。実施例2のシリーズは、レーザダイオードを用いてトンネル磁気記録素子の反強磁性層と磁気記録層にレーザ光を照射することにより磁気記録層のダンピング定数αを制御し、リードディスターブを回避するタイプの磁気記録素子である。
図5に示すトンネル磁気記録素子5は、第1の電極層501側から、磁気固定層201、トンネル障壁層202、磁気記録層2002、反強磁性層602、レーザダイオード800、第2の電極層502がこの順に積層された構造を有する。第2の電極層502は、トンネル磁気記録素子5の磁気情報を電気的に読み出す際に使用する。図5に示した積層順とは逆に、第2の電極502を基板側に配置し、レーザダイオード800、反強磁性層602、磁気記録層2002、トンネル障壁層202、磁気固定層201、第1の電極層501、がこの順に積層された構成を用いることも可能である。従って、磁気記録層2002の磁化は、反強磁性体602との磁気交換結合により一定方向に固定される。第2の電極層502には、第1の電源10と第1のスイッチング素子11を含む回路が接続されており、読出し時に使用される。読出し時には、第2のスイッチング素子21を閉じて第2の電源20からトンネル磁気記録素子5の磁気記録層2002に接続する第3の電極503を通じて電流印加を行い検出器22でトンネル磁気記録素子5の抵抗を電流あるいは電圧出力で読み出す。検出器22としては、電圧計あるいは電流計を用いることができる。この際に、第1のスイッチング素子11は閉じられており、第1の電源10からレーザダイオードに電圧が印加された状態になり反強磁性層602と磁気記録層2002にレーザ光が照射された状態になっている。一方、書込み時には、第2のスイッチング素子21を閉じて、第2の電源20からトンネル磁気記録素子5の磁気記録層2002に接続する第3の電極503を通じてトンネル磁気記録素子に電流供給を行いスピントランスファーにより磁気記録層2002の磁化方向を任意の方向に向ける。この際に、第1のスイッチング素子11は開いた状態にし、レーザダイオードからレーザ光照射がオフされた状態にしておくことが望ましい。
図6は、図5に示したトンネル磁気記録素子の変形例を示すものである。図6に示したトンネル磁気記録素子6は、磁気固定層201の磁化方向を固定する手段として、MnIr,MnPt,CrMnPt,CrMnIr,MnFeなどの反強磁性層601を用いて、磁気固定層と反強磁性層の間に交換結合を働かせることにより、磁気固定層の磁化の固定力を安定させたものである。また、磁気固定層201を、CoFeB/Ru/CoFeのような、非磁性層2012を挟んで第1の磁性層2011と第2の磁性層2013が積層され、2層の磁性層2011,2013の磁化が反平行に結合した積層フェリ構造として磁気固定層の磁化の固定力を安定させる構造としている。
図7に示したトンネル磁気記録素子7は、図6に示したトンネル磁気記録素子の変形例を示し、磁気記録層2002に、2層の磁性層20021,20023で非磁性層20022を挟んだ構造を有し、2層の磁性層20021,20023の磁化が反平行に結合した積層フェリ構造を適用したものである。このときに使用する非磁性層としてはRuなどを用いることが望ましい。
ここで、図5に示すトンネル磁気記録素子の典型的な作製方法について説明する。
まず、レーザダイオード800について述べる。レーザダイオードは電圧印加によりレーザ発振する機能を有する。例えばMgO/ZnO/MgO、GaAs/GaAlAsなどの半導体へテロ接合を用いることができる。
反強磁性層602には、MnIr,MnPt,CrMnPt,CrMnIr,MnFeなどの材料を用いることが可能である。
磁気記録層2002及び磁気固定層201には、Co,Fe,Niの少なくとも一つの元素を含む材料を用いるが、特にトンネル障壁層202にMgOを使用した場合には、それらにBを含有する材料を用いることが望ましく、その例を前記表1に示す。
また、磁気記録層2002と磁気固定層201は、その磁化方向が素子の膜面垂直方向に向いた強磁性層を用いることも可能である。例えば、TbFeCo、GdFeCo、CoPt、FePt、CoFeBPt、CoFeBCr、CoCrPt、CoCr、CoPtB、FePtB、CoGd、CoFeBCrなどの材料を適用することができる。また、Co/Pt多層膜、CoFe/Pt多層膜、Fe/Pt多層膜、Co/Pd多層膜などを使用することが可能である。
次に、トンネル障壁層202の材料選択について述べる。トンネル障壁層202としては、MgOを用いることが最も望ましいが、AlO,SiO2のような酸化物、あるいはGaAsやZnSeなどの半導体材料、AlN,SiNなどの窒化物を用いてもよい。特に、トンネル障壁層202にMgOを用いた場合、磁気記録層2002及び磁気固定層201に体心立方格子構造のCoFeBを用いることにより、大きなトンネル磁気抵抗効果つまり読出し出力信号を得ることができる。この場合、MgOもCoFeBも(100)配向性の高い薄膜で構成し、CoFeBの組成をCo20Fe60B20とするのが最も望ましい。
第1の電極層501及び第2の電極層502は、WやTiN又はTiNとAlCuなどの2層膜あるいは多層膜で形成してもよい。
図7に示したトンネル磁気記録素子の磁気記録層2002に使用する磁性層の材料としても、表1に示した材料を用いることが望ましい。
このように形成した電界書込み磁気記録膜は、フォトリソグラフィーとイオンミリング、反応性エッチング法などを用いることによって、0.1μm×0.15μmの面積をもつトンネル磁気記録素子に形成されるが、さらに微細化された素子においても動作が可能である。
まず、レーザダイオード800について述べる。レーザダイオードは電圧印加によりレーザ発振する機能を有する。例えばMgO/ZnO/MgO、GaAs/GaAlAsなどの半導体へテロ接合を用いることができる。
反強磁性層602には、MnIr,MnPt,CrMnPt,CrMnIr,MnFeなどの材料を用いることが可能である。
磁気記録層2002及び磁気固定層201には、Co,Fe,Niの少なくとも一つの元素を含む材料を用いるが、特にトンネル障壁層202にMgOを使用した場合には、それらにBを含有する材料を用いることが望ましく、その例を前記表1に示す。
また、磁気記録層2002と磁気固定層201は、その磁化方向が素子の膜面垂直方向に向いた強磁性層を用いることも可能である。例えば、TbFeCo、GdFeCo、CoPt、FePt、CoFeBPt、CoFeBCr、CoCrPt、CoCr、CoPtB、FePtB、CoGd、CoFeBCrなどの材料を適用することができる。また、Co/Pt多層膜、CoFe/Pt多層膜、Fe/Pt多層膜、Co/Pd多層膜などを使用することが可能である。
次に、トンネル障壁層202の材料選択について述べる。トンネル障壁層202としては、MgOを用いることが最も望ましいが、AlO,SiO2のような酸化物、あるいはGaAsやZnSeなどの半導体材料、AlN,SiNなどの窒化物を用いてもよい。特に、トンネル障壁層202にMgOを用いた場合、磁気記録層2002及び磁気固定層201に体心立方格子構造のCoFeBを用いることにより、大きなトンネル磁気抵抗効果つまり読出し出力信号を得ることができる。この場合、MgOもCoFeBも(100)配向性の高い薄膜で構成し、CoFeBの組成をCo20Fe60B20とするのが最も望ましい。
第1の電極層501及び第2の電極層502は、WやTiN又はTiNとAlCuなどの2層膜あるいは多層膜で形成してもよい。
図7に示したトンネル磁気記録素子の磁気記録層2002に使用する磁性層の材料としても、表1に示した材料を用いることが望ましい。
このように形成した電界書込み磁気記録膜は、フォトリソグラフィーとイオンミリング、反応性エッチング法などを用いることによって、0.1μm×0.15μmの面積をもつトンネル磁気記録素子に形成されるが、さらに微細化された素子においても動作が可能である。
次に、本実施例のトンネル磁気記録素子の書込み、読出し方法について説明する。図11に、トンネル磁気記録素子の反強磁性層602と磁気記録層2002にレーザ光を照射したとき、照射時間に対する2層間に働く交換結合磁界Hexの挙動について示す。照射時間が1000ピコ秒(=1ナノ秒)以下の領域で照射時間psとともにHexは増大し、その後飽和する。したがって、照射時間を調整することによりHexを制御することができる。Hexを制御することにより、実施例1で述べたと同様に、磁気記録層2002のダンピング定数αを増大させることが可能であり、リードディスターブを回避する。読出し時には、第2のスイッチング素子21を閉じて第2の電源20から電流印加を行い検出器22でトンネル磁気記録素子5の抵抗を電流あるいは電圧出力で読み出す。この際に、第1のスイッチング素子11は閉じられており、第1の電源10からレーザダイオードに電圧が印加された状態になり反強磁性層602と磁気記録層2002にレーザ光が照射され、磁気記録層2002のダンピング定数αが増大し磁化反転電流Icが増大された状態になっている。一方、書込み時には、第2のスイッチング素子21を閉じて、第2の電源20からトンネル磁気記録素子に電流供給を行いスピントランスファーにより磁気記録層2002の磁化方向を任意の方向に向ける。この際に、第1のスイッチング素子11は開いた状態にし、レーザダイオードからレーザ光照射がオフされた状態にしておくことが望ましい。
本実施例の効果については実施例1と同様であり、読出し時にレーザを照射し、照射しないときに比べてαを5~50倍増大した状態にすることにより読出し時の反転確率が1桁以上低減できる。
図12と図13は、本発明による磁気メモリセルの構成例を示す断面模式図である。この磁気メモリセルは、メモリセルとして実施例1あるいは実施例2に示したトンネル磁気記録素子200を搭載したものである。図12は、トンネル磁気記録素子200が電極142の直上から電極層501を介してずらして配置された構造を有する磁気メモリセルの構成例を示す。また図13は、トンネル磁気記録素子200が電極142の直上に電極層501を介して配置された構造を有する磁気メモリセルの構成例を示したものである。
C-MOSトランジスタ100は、2つのn型半導体101,102と一つのp型半導体103からなる。n型半導体101にドレインとなる電極121が電気的に接続され、電極141,147を介してグラウンドに接続されている。n型半導体102には、ソースとなる電極122が電気的に接続されている。ゲート電極123のON/OFFによりソース電極122とドレイン電極121の間の電流のON/OFFを制御する。ソース電極122には電極145,144,143,142,501が積層され、トンネル磁気記録素子200が接続されている。
ビット線505はトンネル磁気記録素子200の磁気記録層2002に接続されている。ビット線505からトランジスタ100を介して電流あるいは電圧を印加することにより読出しを行う。特に、読出し層として障壁層と磁気固定層を適用したときは、トンネル磁気抵抗効果により読出しを行う。本実施例の磁気メモリセルでは、トンネル磁気記録素子200の電極502に印加する電圧により、磁気記録層2002の磁化方向を制御する。
図14は、上記磁気メモリセルを配置した磁気ランダムアクセスメモリの構成例を示す図であり、磁気メモリセルとして実施例1のトンネル磁気記録素子を搭載した磁気ランダムアクセスメモリである。ゲート電極123とビット線505が磁気メモリセル700に電気的に接続されている。記録動作は、ゲート電極とビット線により選択されたメモリセルに電圧あるいは電流を印加することにより行う。また、トランジスタで選択されたメモリセルにおいて、ビット線とトランジスタ100の間の電圧あるいは抵抗変化によりメモリセルの情報を読み出す。特に、この読出し動作のときに電界制御ドライバー701と電極線504により磁気メモリセルに電界を印加することにより、磁気メモリセルの磁気記録層のダンピング定数を制御して、読出し動作時の誤書込みを抑制する。上記実施例に記載した磁気メモリセルを配置することにより高速・低消費電力で動作が可能であり、ギガビット級の高密度磁気メモリを実現可能である。
図15は、上記磁気メモリセルを配置した磁気ランダムアクセスメモリの構成例を示す図であり、磁気メモリセルとして実施例2のトンネル磁気記録素子を搭載した磁気ランダムアクセスメモリである。ゲート電極123とビット線505が磁気メモリセル700に電気的に接続されている。記録動作は、ゲート電極とビット線により選択されたメモリセルに電圧あるいは電流を印加することにより行う。また、トランジスタで選択されたメモリセルにおいて、ビット線とトランジスタ100の間の電圧あるいは抵抗変化によりメモリセルの情報を読み出す。特に、この読出し動作のときにレーザダイオード制御ドライバー702と電極線504により磁気メモリセルにレーザ照射することにより、磁気メモリセルの磁気記録層のダンピング定数を制御して、読出し動作時の誤書込みを抑制する。上記実施例に記載した磁気メモリセルを配置することにより誤書込み率が従来の磁気ランダムアクセスメモリに比べて1桁以上提言された高速・低消費電力で動作が可能であり、ギガビット級の高密度磁気メモリを実現可能である。
図16は、図15の磁気ランダムアクセスメモリにおいてレーザダイオードを任意のサブアレイ単位で具備し、磁気情報読出し時にサブアレイ単位でレーザ光照射を行う方式の磁気ランダムアクセスメモリの構成例を示す図である。レーザ照射は、図16のようにレーザ照射部703に覆われた複数個の磁気メモリセルに同時に照射される。レーザ照射は、任意の単位の読出しを行いたい磁気メモリセルを含むエリアに行われる。レーザ照射中に、目的とする磁気メモリセルの磁気記録状態をトランジスタ100とビット線505のパスにより読み取る。レーザ照射中は、レーザ照射された任意の磁気メモリセルの磁気記録層のダンピング定数が増大し、その磁気メモリセルにおける読出し時の誤書込みの確率が低減できる。誤書込みの低減の程度は図11に示した程度であり、約2桁の誤書込み低減の効果が可能である。この構成により、高速・低消費電力で動作が可能であり、ギガビット級の高密度磁気ランダムアクセスメモリを実現可能である。

任意の複数個の磁気メモリセルにレーザを照射させるレーザダイオードを備えることを特徴とする磁気ランダムアクセスメモリ。
