- the test object (and the reference image obtained by comparing with the reference image) is used for the fine-tank detection based on the result, especially for semiconductors, tasks, etc.
- the present invention relates to an inspection method and apparatus suitable for a bank.
- the method described in the patent is known as a technique for deriving the image by comparing it with the image reference image. This is to detect the coincidence as a defect by sequentially comparing the images with the time delay by repeated pitches in the target licenser in which repeated tans are regularly arranged.

- 2 (a) 22 Compare the image length () in the region 23 and the like, and detect that the difference is larger than the threshold as a defect. Below, this inspection is listed on the chip. Note 2 compares the length of the images in contact with each other and detects the difference larger than the threshold. Below is a list of these tests.
- the brightness due to may be affected between the internal chips in the array chip shown in 2 or only with a specific chip in the chip. It will significantly reduce the overall condition.
- setting the threshold value according to the brightness of the shore is an unfavorable operation.
- Another factor that hinders sensitivity is inter-chip brightness caused by scattering. If there is such a disparity, it will be an inspection noisy. On the other hand, the defects are diverse and can be broadly classified as necessary to detect them. Then, although it is not a defect, it is mistakenly detected and is called together with () normal turquoise. In the inspection, it is required to extract only desired ones from a huge number of defects.
- the image matching is judged as a defect. It is necessary to realize the inspection with the desired high sensitivity and high speed that is necessary to detect noise. To solve the problem

- step 82 the image generated by the physical unit is subjected to the processing described later to detect defects.
- step 3 the unnecessary noise is excluded from the compensation detected in defect 2, and the necessary ones are extracted.
- scattering 3a 3 is detected by 7 in common. Also, it is not necessary to have the lighting section and 2 or even 3 above.
- 3a and 3b are distributions corresponding to 5a and. 5a case 3a scattering 3b caused by due to different lighting conditions Different.
- the scholarly and symptom generated by a certain thing is called its distribution. More specifically, the distribution refers to a distribution of optical parameter values such as intensity, intensity, etc. with respect to scattering angle.
- Fig. 3 shows the defect location as an example of a specific inspection system that achieves the following.
- the conductor c is set to a stage (XYZ0 stage) 2 capable of in-plane movement and rotational movement, and the XZ0 stage 2 is moved by the mechanical cutter 3.
- the semiconductor wafer is XYZ
- the detection result is obtained as a two-dimensional image by detecting the foreign substances on the inspection object while moving the XZ0 stage 2 in the horizontal direction.
- the long light of the illumination may be a short wavelength, or it may be a long-length (color light).
- the length of the ultraviolet region is increased in order to increase the image to be detected (detailed detection).

- the semiconductor chip is continuously moved by the XZ stage 2 and in synchronization with this, the chip images are sequentially detected.
- 7 Captured and detected chip images are regularly arranged, for example, for image 2 in 2 (a), the region 2 22 24 25 is used as a reference image and features between the detected image and the reference image Compare the defect.
- the same tongue is regularly formed in the conductor c, and it should be the same in 225 shown in 2 (a), but the brightness is actually different.
- detection 4, reference 4 and the difference between these images are explained.
- 4 Reference 42 and 43 indicate the difference in the area 4 corresponding to the detection 4 adjacent chip. The difference in the number is expressed. It is made of multiple layers of conductors, and due to the interchip film, there is a large amount of loss in the image, but this is normal and need not be detected. That is normal tannoy. Compare the brightness with the corresponding value, and detect the difference larger than the threshold where the brightness difference is pre-determined, but set the threshold value high without detecting the necessary noise. Do not miss the brightness difference.
- the image of the chip image that represents the size of the chip image is Image 4 and Image 4, and the combination of these is the match 47 of the detected image and the reference image.
- reference image 45 46 if the threshold value of the specified length is more than the specified threshold value, it is detected as a defect. Furthermore, as inspection equipment becomes more sensitive, defects and defects become larger, and the threshold value is lowered to detect the desired value, and a high sensitivity inspection is performed by comparing the brightness. It becomes difficult to see what you want from the complement. 5 a) shows the detected image and the reference image difference histogram.
- the reference image Since the reference image has a bright part and a dark part, the brightness difference is both positive and negative.
- a threshold 5 is set for each of the histogram plus and negative sides, and the one on that side is detected as a defect compensation.
- These threshold values can be set manually while looking at the noise, or can be automatically set to rametics such as a histogram. If no noise is detected and 5 is set to the outside, the sensitivity will be low and only the large 53 will be detected.
- threshold 5 52 is set further inward, the degree is higher and defects are detected in the difference histogram. As a result, a smaller 54 can be detected, but a large amount of normal tannoy 55 may be detected at the same time. Even if the desired small 54 is detectable, it is buried in the normal tannoy. In addition, it will not be possible to identify it from among the defects.
- the threshold between the original features is specified to identify the dislocation, and the 5 (b) square threshold.
- Figure 6 shows two examples of detecting complements using the characteristics based on the inspection target, reference 3 and reference 32. It is.
- the detection to be examined 3 Corresponding reference 32 Here we use 22 of 2 as the adjacent chip. ) Detect the gap amount and go to the line (s e 3). Displacement amount detection While shifting one image, it is common to find the amount of displacement that minimizes the difference in brightness between the other and the amount of displacement that maximizes the normal coefficient.
- the feature is calculated between the detection 3 and the reference 32 corresponding to the detection (se 3004). It should be a sign of that. Examples include () Rusa, (2) Trust, (3, (4 Rus, (5 Relations, (6 Russing, (7) 2). If Russ is (xy) and the corresponding reference image is g (x), then
- each feature is formed by putting it in a space centered on, or all (se 305).
- a threshold is set with the desired parameters (described below) (sep 30 6), and is put on the side of the number that forms between the features. (S ep307)
- defect 2 is composed of multiple processors. Then, the set of images corresponding to the divided chips is input to the same processor, and the processor executes processing in parallel.
- 7 (a) is the subject 7 used to determine the threshold
- 7 (b) is an example of the threshold.
- an inspection chip for setting the threshold is set (s e 7).
- the inspection target (7a) may be limited, or the chip (conductor) may be inspected without being fixed to increase the threshold. .
- the appropriate number of parameters is the number of parameters that is set to “Auto”.
- the process is executed (s e 72). In this case, it is not possible to correct defects by simply comparing the brightness. This is called a test.
- the complement detected in the test to confirm the defect (sep73). It may be an image obtained by the instrumental system by Ming, it may be a result of separate inspection by electrons, or it may be different if the defect is different. In addition, when you execute defect detection processing, it will be a defect defect rather than detection.
- a more compatible image is cut out as a set, and it is saved as a defect image. You can check the image. And based on the confirmed supplement
- Teach information (se 74).
- the defect report is a report of defect deviation, which was issued as a defect complement, and teaches the teaching data with the defect report as an optional supplement that it is a defect.
- the calculation without detection is automatically executed (se 75), and the output processing (test) shown in 6 is executed for the check target using the calculated threshold number. (se 6)
- Defects are processed with appropriate parameters, and it is highly possible that half of the detected complement is .Therefore, only the defect is specified, but the defect is included and the defect is taught. This is also possible.
- se 73 se 76 is returned until no defect is detected as a defect complement, and the number of parameters is determined by automatically updating the parameters. Then, a defect generation process is performed on the chip (conductor c) using the threshold number formed based on the determined parameter (se 77).
- 8 is an example of 8 screens that are displayed on the zytaph section motor during the verification.
- step 82 the test object is highlighted (in this case, the middle 5 chips), and the detected defect is put on it.
- a defect (, reference, difference) by specifying the defect on the defect point 82 or the defect point 83 with a mouse.
- Bot 86 is used by the defect compensator to observe the defect while observing the observation display 85 by the university 84.
- select the teaching button 86 with the mouse specify the order of defect and the number of defects. Use when doing.
- select threshold button 87 to perform threshold calculation.
- Teach only and calculate the threshold for defect It is generally treated as a separate class problem, and there are various types. As an example, there is a method that assumes the normality of the characteristics of the taught and obtains the probability of being examined but is different.
- class S upo eco ach e
- This maps between the features that are taught to density. And it has the maximum gin that separates the cloth with density density
- a line surrounding the cloth is used as a threshold.
- the meta is renewed.
- the user repeats a new number of thresholds by teaching until a defect is not detected as a defect. If the test reveals a desired defect, the defect may be taught in 8 88 items. It is via the teaching data 5 shown in 3 above.
- the feature is calculated with the reference image as shown in 6 and the new threshold side outside based on the complement that has been taught, that is, another function.
- a high-sensitivity test was performed with a small number of fine detections (s epg). As a result, as shown in 5, a large number of small noises are generated together with a large number of unnecessary noises.
- the image detected in step 2 is the part of the defect that corresponds to the defect, and the image corresponding to the small and corresponding image is cut out as a defect image as a set, and defect 3 is input.
- step 3 set the number of thresholds to detect these from the taught images (se 3), and calculate the feature for the detected complement (se 94). , Is on the threshold side (i.e., is), is on the side of the threshold (i.e., is), and is determined (se 95, only the ones on the outside are extracted, and overall control 9 is output, (S ep96
- Figure 3 shows an example of the three threshold methods.
- a cut-out image and a corresponding reference that are taught are input (sep 0)
- the feature is calculated (se 002). It may be the one described in ⁇ 4 or other indications. It is also possible to select many that are appropriate for the teachings.
- a non-teaching complement is put on the space with the selected feature as the axis to form the feature interval (sep 03), and the number of other (another surface) is calculated to include these (se 004) To do.
- the calculation method can be in accordance with 5 and 6 above, or in class. Even if the threshold of 3 is the same as the test set by the test shown in 7, after the 7 se 77 chip () test, only the hope is detected. It is also possible to save the defect compensation image, add the defect compensation while looking at the results of the chip inspection, reset the threshold to a high level, and check the defect 83 treatment.
- Threshold 2 is used, and the 2 points taught are also extracted. In this way, it is possible to set a more precise number and to extract the desired with high sensitivity by additionally indicating “not shown”.
- Defect 3 is composed of multiple processors, and the settings for the defect image are executed in parallel.
- 2 (a) shows that 8 chips to 8 are formed on the semiconductor wafer. Conductor core is less normal between the chips in the images to be compared. As shown in 2 (), it is possible to detect defects by comparing the brightness with the adjacent chip (3 4) (0). On the other hand, the chip is close to the edge of the semiconductor wafer (in the case of 78, the size is large, and in the image, the size of the normal noise is large (2c)). As a result, there is a possibility that the defect cannot be detected by being buried in the difference in the background roughness (02).
- Figure 3 shows an example of detection based on light, which is difficult to detect with the original inter-chip feature. Met 2 shown in 2 is called, and the same minute data is repeatedly created. For this reason, Met 20 part 0 is taught (se 302). At this time, teach that the defect is not included. When the area is taught, the taught normal area is calculated for defect 2 (se 303).
- the number of separations in the normal region between the features is calculated (se 304). In this way, calculate the threshold number to identify the head region in advance. Then, in the chip inspection, each merit part is calculated (se 305), and the normal data that is taught is characteristically different, that is, it is compensated for defects on the feature side. (Se 06). In this way, it is difficult to detect with the conventional chip-to-chip characteristics (especially brightness) by comparing the characteristics with the taught normal range and detecting the characteristic deviation (existing outside the threshold) by correcting the defects. Defects are detected.
- the number of thresholds is calculated by hidden, and the cloths taught above are detected as defects.
- sensitivity adjustment is also possible.
- 0 in 4 (a) is the threshold number given from the teaching data.
- the threshold teaching data is output in almost all states. Sensitivity can be adjusted by applying tension and contraction.
- 02 in 4b) is the threshold value when non-additional teaching is performed for the complement on the side of the threshold value issued in 4a). In this way, it is possible to give sensitivity to some characteristics by providing additional teaching.
- Figure 5 shows an example in which the detection optical system is 2 in the position shown. 5 (output optical system) 30, and in the same manner as the detection optical system 6, the semiconductor substrate is imaged and converted into an image signal by a scattering imager.
- the obtained image is input to the same logical unit 8 and processed.
- the image taken with the detection of 2 is naturally different, and is the part that is detected. For this reason, it is possible to publish more diverse information by integrating the information.
- the defect detection process and the defect detection process are each performed in parallel by several processors, and images obtained by different detection optical systems at the same position are input to the processor as a set, and the defect detection process is performed.
- the detection optical system 6 output optical system image was taken at the time, the detection deviation amount is calculated in the same way (se 603. Then, the detection optical system 6 and 0 image are taken into account Select the image, or, and form the feature (se 60 4), (1) Rusa, (2) Intrasto, (3), (4), (5) Number of relations, (6) Reduce the loss, (7) 2, from the set of each image. It is also characterized by (a, reference a, inspection 6b, reference 6b). It is also possible to integrate the images and find the values of () to (7) from the detection ab and the reference a 6 b average, for example.
- the detection 6 and the output brightness a and the detection b reference 6 b and the output brightness Bb 2 are selected as features.
- the displacement of the detection position with respect to a is (x)
- the feature and value are set to Ba (xy) and the value is set to Bb (xxyy).
- the number of margins surrounding the teaching data distribution is calculated between the two (se 65)
- the wavy line is the number of thresholds.
- the feature Ba b is calculated in the same manner as the inspection object (sep 06), and the chip put on the side of the number of outsets is used as the defect compensation (se 6 7. 7 b ), It is assumed that only 702 was put, and other 703 put is detected as a defect.
- the feature 2 is the threshold () on the two-way feature and described above, but it is also possible to select the three-up feature and expand it between the N-way features.
- the numbers obtained by different detection optical systems are input to the processor to perform defect management.
- the detection optical system is naturally different, and it is a part that is detected by processing, so by combining the information from the different detection optical systems It becomes possible to exist.
- each defect is composed of multiple processors and performs parallel processing.
- a test is taught, it is detected relatively easily when taught.
