Description
本発明は、有機半導体層及びゲート絶縁層を備えた有機電界効果トランジスタに関する。特に、本発明は、駆動電圧が低く、それでいて、電流増幅率が十分に高く、かつ、応答性が高い有機電界効果トランジスタに関するものである。本発明のトランジスタは、ソース電極-ドレイン電極間を流れる電流を増幅する増幅素子やその電流をON-OFFするスイッチング素子に使用される。
電界効果トランジスタは、ソース電極、ドレイン電極、これら電極に接触している半導体層、該半導体層に隣り合ったゲート絶縁層、及び、該ゲート絶縁層に接触しているゲート電極からなる。
近年、半導体として無機ではなく有機半導体を用い、ゲート絶縁層として誘電体ではなく電解質を使用した有機電界効果トランジスタが盛んに研究されている。有機トランジスタは、軽く薄いだけでなく、柔らかいので曲げることができる利点を有している。そのため、有機トランジスタは、トランジスタの用途を広げる、と期待されている。
そして、電解質として、ポリマーゲル(ポリエチレングリコール)にLiイオンを混ぜたポリマーゲル電解質を用いた研究が行われている。この場合、ポリマーゲルは糊剤又は増粘剤として機能する。そのため、ポリマーゲル電解質は、液状ではなくペースト状である。
ポリマーゲル電解質に電圧を加えるとイオンの移動が起こり、電極から厚さ1nm程度の部分に、正あるいは負のイオンが蓄積されて両電荷のバランスが破れた層(電気二重層)ができると言われている。この層に注目すると、電界は半導体表面の厚さ1nm程度の所に集中し、ゲート電極とソース電極(又はドレイン電極)との間にわずか1V程度の電圧を印加しただけでも、この層には10MV/cmの大きな電界が印加されることになる。従って、このポリマーゲル電解質をトランジスタのゲート絶縁層に用いると、低い電圧でも、より高い電界が印加される。その結果、ゲート絶縁層により多くのキャリアが注入される。そのため、そのようなトランジスタは、駆動電圧が低くとも、電流増幅率が高くなる。
そのような中で、ポリマーゲルにLiイオンの代わりにイオン液体(例えば、1-butyl-3-methylimidazolium hexafluorophosphate)を混ぜたポリマーゲル電解質IIをゲート絶縁層に用いた有機電界効果トランジスタが提案された(非特許文献1参照)。

しかしながら、ポリマーゲル電解質IIをゲート絶縁層に用いた有機電界効果トランジスタは、応答性が低く、また、電流増幅率が比較的高いものの未だ不十分であるという問題点を有する。
本発明の目的は、低い駆動電圧、十分に高い電流増幅率及び高い応答性を備えた有機電界効果トランジスタを提供することにある。
本発明者らは、鋭意研究の結果、ポリマーゲル電解質ではなく、「糊剤又は増粘剤を含まず液状であって、その主要成分がイオン液体である電解質」言わば「イオン液体電解質」をゲート絶縁層の材料として使用すれば、目的とするトランジスタが得られることを見出し、本発明を成すに至った。
本発明は、

この場合、前記基板は弾性を有することが好ましい。基板表面上に「くぼみ」を挟んで対向する位置にソース電極及びドレイン電極が形成される。この場合、ソース電極及びドレイン電極には表面に微細な凹凸が生じる。また、ソース電極及びドレイン電極の上に載置される有機半導体層の表面にも微細な凹凸がある。従って、有機半導体層をソース電極及びドレイン電極の上に載置することにより、半導体層とソース電極との間及び半導体層とドレイン電極との間をそれぞれ電気的に導通させた場合、どうしても、導通が悪い。ところが、弾性を有する基板を使用すると、電流増幅率が非常に高まるのである。おそらく、半導体層とソース電極との間及び半導体層とドレイン電極との間の密着性が高まるので、導通が良くなり、その結果、電流増幅率が非常に高まるものと推測される。
本発明において使用される有機半導体は、特に限定されるものではないが、例えば以下に示すものが使用される。
(1)ペンタセン、テトラセン、アントラセンなどのオリゴアセン分子;
(2)ルブレン、テトラメチルペンタセン、テトラクロロペンタセン、ジフェニルペンタセンなどのオリゴアセン誘導体分子;
(3)セクシチオフェンなどオリゴチオフェン分子及びその誘導体分子;
(4)TCNQ(7,7,8,8-テトラシアノキノジメタン)及びその誘導体分子;
(5)TTF(1,4,5,8-テトラチアフルバレン)及びその誘導体分子;
(6)ペリレン及びその誘導体分子;
(7)ピレン及びその誘導体分子;
(8)C60などフラーレン分子及びその誘導体分子;
(9)フタロシアニン及び銅フタロシアニンなどのメタルフタロシアニン分子及びその誘導体分子;
(10)ポルフィリン及び亜鉛ポルフィリンや鉄ポルフィリンなどのメタルポルフィリン分子及びその誘導体分子;

イオン液体は室温で液状である。本発明では、液状のイオン液体をその液状のままゲート絶縁層に使用する。そのため、ゲート絶縁層は液状であり、外観上はオイルから水のような粘度を持つ。数値で言うと、ゲート絶縁層は、150mPas(ミリパスカル セカンド)以下の粘度を持つことが好ましい。
これにより、高い応答性がトランジスタにもたらされる。本発明ではイオン液体に糊剤又は増粘剤を混ぜない。もし、混ぜるとゲート絶縁層が液状にならず、ペースト状になってしまうからである。ゲート絶縁層が液状であることの付加的な利点は、十分に高い電流増幅率をもたらすことである。ゲート絶縁層が液状であるので、有機半導体層の表面(実際には微細な凹凸がある)との接触が良くなり、電流増幅率が十分に高くなると推測される。
イオン液体は、特に限定されるものではないが、例示すれば、以下の陽イオンと陰イオンを組み合わせたものが本発明に使用される。

イオン液体には、その液状を損ねない範囲で、性能(低い駆動電圧、十分に高い電流増幅率、高い応答性)を高める添加剤を添加又は溶解することは是である。そのような添加剤は、例えば、以下の通りである。
(1)酸化アルミニウム、酸化ジルコニウム、酸化ケイ素、酸化チタンなどの無機酸化物のナノ粒子
(2)リチウムイオン、カリウムイオン、ナトリウムイオンなどの無機イオン
(1)酸化アルミニウム、酸化ジルコニウム、酸化ケイ素、酸化チタンなどの無機酸化物のナノ粒子
(2)リチウムイオン、カリウムイオン、ナトリウムイオンなどの無機イオン
本発明では、ゲート絶縁層が液状なので、ゲート絶縁層を形状保持するために、「くぼみ」や所定の隙間を用意することが好ましい。そのため、予め、毛細管現象を示す所定の深さを有する「くぼみ」を備えた基板を用意することが好ましい。
本発明のトランジスタは、駆動電圧が低い。電圧が印加されると、ゲート絶縁層に電気二重層が形成されると推測される。更に、本発明のトランジスタは、電流増幅率が十分に高く、かつ、応答性が高い。応答性は、本発明においては、特定周波数(ゲート電圧の変調周波数10Hzにおける静電容量が1/10に減少する周波数)で評価する。特定周波数はゲート絶縁層の性能として測定するが、静電容量はトランジスタの構造によって変わるので、トランジスタの性能と言える。本発明では、この特定周波数をもってトランジスタの応答性を評価する。本発明のトランジスタは、特定周波数が10kHz以上と高く、即ち、応答性が高いのである。
従来の有機電界効果トランジスタ(Aはポリマーゲル電解質を使用したもの、Bはポリマーゲル電解質IIを使用したもの)と本発明のトランジスタ(C)を性能比較すれば、以下のとおりである。

以下、図面を引用して、本発明に係る電界効果トランジスタの好適な実施例を詳細に説明する。しかし、本発明はこれらに限定されるものではない。
まず、実施例1に係るデユアルゲートトランジスタの構造について説明する。図1は、このトランジスタの構造を示す概念図である。このトランジスタは、上下に2つのトランジスタがある。上側のトランジスタが本発明にかかるものである。下側のトランジスタは従来のものである。
このトランジスタは、ドープシリコンからなる下側ゲート電極1、下側ゲート電極1上に形成されたSiO2からなる下側ゲート絶縁層2、下側ゲート絶縁層2上に形成された金のドレイン電極4、金のソース電極5、下側ゲート絶縁層2上に形成された有機ルブレン単結晶からなる有機半導体層3、有機半導体層3の上に形成されたイオン液体からなる(上側)ゲート絶縁層6、及び金線からなる(上側)ゲート電極7から構成される。
下側ゲート電極1、下側ゲート絶縁層2、有機半導体層3、ドレイン電極4及びソース電極5で構成される下側の電界効果トランジスタは、従来と同様にSiO2をゲート絶縁層に使用している。
それに対して、(上側)ゲート電極7、(上側)ゲート絶縁層6、有機半導体層3、ドレイン電極4及びソース電極5で構成される上側の電界効果トランジスタ(本発明の一例)は、イオン液体をゲート絶縁層に使用している。
このように、イオン液体をゲート絶縁層の主要成分として用いることによって、上側のトランジスタは、ゲート電極7とソース電極5(又はドレイン電極4)との間にゲート電圧が印加されると、イオン液体―半導体界面に電気二重層が生じる。そのため、トランジスタを低電圧で駆動させることができる。また、ゲート絶縁層として通常よく用いられるSiO2(電解質ではなく誘電体)を使用したトランジスタに比べて、上側のトランジスタは、図2に示すように、低い駆動電圧で十分に多くの電流が流すことができる。即ち、電流増幅率が十分に高い。
図2は、実施例1のトランジスタについて、ゲート電圧VGに対するドレイン電流IDSの変化を示すグラフである。●は、下側のトランジスタ(SiO2をゲート絶縁層に用いたもの)のグラフである。ドレイン電極-ソース電極間の電圧は、-1.0Vである。
ここでは、イオン液体として、下記(1)又は(2)を使用した。
(1)EMI(CF3SO2)2N すなわち、
1-ethyl-3-methylimidazolium bis(trifluoromethanesulfonyl)imideと、
(2)EMI(FSO2)2N すなわち、
1-ethyl-3-methylimidazolium bis(fluorosulfonyl)imide
を用いた。なお、図3に上記EMI(CF3SO2)2NとEMI(FSO2)2Nの構造式を示す。
(1)EMI(CF3SO2)2N すなわち、
1-ethyl-3-methylimidazolium bis(trifluoromethanesulfonyl)imideと、
(2)EMI(FSO2)2N すなわち、
1-ethyl-3-methylimidazolium bis(fluorosulfonyl)imide
を用いた。なお、図3に上記EMI(CF3SO2)2NとEMI(FSO2)2Nの構造式を示す。
図2に示すように、イオン液体(液状の電解質)をゲート絶縁層に用いると、SiO2をゲート絶縁層に用いた場合に比べ、低いスイッチング電圧VG(ゲート電極とソース電極との間の電圧)をゲート電極に印加するだけで、十分に大きな電流IDSを流すことができる。従って、トランジスタの消費電力が低減する。
実施例1の上側のトランジスタは高い応答性(周波数応答性)を示す。図4(a)は、上側のトランジスタの応答性を示すグラフである。○はEMI(FSO2)2Nを用いたトランジスタで、●はEMI(CF3SO2)2Nを用いたトランジスタである。縦軸は、単位がF/cm2で、単位面積あたりの静電容量を表し、横軸は、単位がHzで、周波数を表す。
図4(b)は、同じく応答性を示すグラフである。実線は、実施例1のEMI(FSO2)2Nを用いた上側トランジスタの応答性を示し、破線は、従来例II(ポリマーゲル電解質IIを使用したトランジスタ)のそれを示す。縦軸は、単位面積あたりの静電容量を10Hzにおける単位面積あたりの静電容量で規格化した値が単位であり、高周波における単位面積あたりの静電容量の変化量を表す。横軸は、単位がHzで、周波数を表す。
両トランジスタについて、特定周波数を比較すると、以下の通りである。特定周波数が高いほど、トランジスタの応答性は高い。

本発明の効果のひとつである十分に高い電流増幅率は、高いキャリア移動度によってもたらされる。キャリア移動度は、図2の特性曲線の傾きを静電容量で割った値に相応する。従って、図2及び図4からEMI(CF3SO2)2NとEMI(FSO2)2Nを比較すると、EMI(CF3SO2)2Nのキャリア移動度がEMI(FSO2)2Nのキャリア移動度より高いことがわかる。すなわち、イオン液体のマイナスイオンの分子サイズが大きくなるとキャリア移動度は高くなることが分かる。
ポリマーゲル電解質IIとの比較においても、実施例1の上側トランジスタは高いキャリア移動度を示す。特にイオン液体として、EMI(CF3SO2)2Nを用いた場合、キャリア移動度を5.0cm2/Vsとすることができる。それに対して、ポリマーゲル電解質IIを用いた場合、キャリア移動度は1.0cm2/Vsと低かった。
実施例1のように、ゲート絶縁層として液状のものを使用する場合には何らかの手段でそれをトランジスタ内に保持することが好ましい。そこで、実施例2では、ゲート絶縁層(液状)を形状保持する「くぼみ」構造を持つ有機電界効果トランジスタについて説明する。
まず、その構造について、図5を引用して説明する。同図(a)は平面図を示し、同図(b)は図(a)に示すA-A’における断面図を示す。
図5(b)に示すように、この有機電界効果トランジスタは、「くぼみ」を備えた基板11を有する。「くぼみ」は、所定の深さ(例えば、深さ0.1μm~100μm)を有し、「くぼみ」の底面にはゲート電極12が形成されている。「くぼみ」の中には、ゲート絶縁層13として機能するイオン液体が充填されている。
基板11の表面には、「くぼみ」を挟んで対向する位置にソース電極14とドレイン電極15が金薄膜で形成されている。
そして、「くぼみ」の上を大きめの有機半導体層(有機ルブレン単結晶)16が載置されている。従って、有機半導体層16の左端領域はソース電極14と接触し、同16の右端領域はドレイン電極15と接触し、これにより有機半導体層16とソース電極との間、有機半導体層16とドレイン電極15との間は、それぞれ電気的に導通が図られている。
このような構造のトランジスタは、以下の手順で製造される。
まず、フォトレジストを塗布したシリコン基板を用意する。所定のマスクを介して紫外線を照射することにより、フォトレジストを所定パターンに露光する。これにより露光された部分のフォトレジストは硬化する。次いで、露光されなかった部分のフォトレジストを溶剤で溶解して除去する。これにより、フォトレジストに所定の孔があく。底面はシリコン基板が露出している。換言すれば、これにより、「くぼみ」ができる。この「くぼみ」の形状はほぼ直方体で、寸法は、例えば、幅0.1μm~1mm、長さ0.1μm~1mm、深さ0.1μm~100μmである。この「くぼみ」を有するシリコン基板が原型である。
まず、フォトレジストを塗布したシリコン基板を用意する。所定のマスクを介して紫外線を照射することにより、フォトレジストを所定パターンに露光する。これにより露光された部分のフォトレジストは硬化する。次いで、露光されなかった部分のフォトレジストを溶剤で溶解して除去する。これにより、フォトレジストに所定の孔があく。底面はシリコン基板が露出している。換言すれば、これにより、「くぼみ」ができる。この「くぼみ」の形状はほぼ直方体で、寸法は、例えば、幅0.1μm~1mm、長さ0.1μm~1mm、深さ0.1μm~100μmである。この「くぼみ」を有するシリコン基板が原型である。
次にシリコンゴムの一種であるpoly-dimethylsiloxane(PDMS)のプレポリマーと硬化剤を用意する。このプレポリマーと硬化剤との混合液を原型の上に流し込み、次いで加熱して混合液を硬化させる。硬化すると、シリコンゴムが生じる。このシリコンゴムを原型から剥がすと、「くぼみ」を備えた基板11が得られる。この基板11はシリコンゴムでできているので、弾性がある。
次に「くぼみ」及びその周辺にクロムその上に金を順にマスク蒸着することにより、ゲート電極12、ソース電極14及びドレイン電極15を作成する。それから、「くぼみ」より大きい有機半導体層(有機ルブレン単結晶)16を「くぼみ」を覆うように載置する。これで、「くぼみ」が隙間に変わり、所定の隙間が形成される。この隙間は毛細管現象を示す。
最後にこの隙間にイオン液体を充填することによりゲート絶縁層13を形成する。イオン液体は毛細管現象を示す隙間にいるので、毛管力(キャピラリーフォース)により隙間にとどまる。その意味で、隙間は開放系のままであっても良い。しかし、耐久性など実用性を考えると、隙間は封止して密閉系に変えることが好ましい。こうして、有機電界効果トランジスタが製造される。
なお、有機半導体層16を載置するだけで、ソース電極14、ドレイン電極15との接触ができ、これにより有機半導体層16とソース電極14との間及び有機半導体層16とドレイン電極15との間を電気的に導通させる方法は、既に例えば、特開2005-268715号公報に開示されている。実施例2では、基板11がシリコンゴム製なので、有機半導体層16を機械的に押し付けると、前記接触が良好になる。
実施例2に係るトランジスタの出力特性を図6に、伝達特性を図7に示す。図6のグラフは、図5のソース電極14とドレイン電極15の間にドレイン電圧(VD)を印加した際の、ソース電極14とドレイン電極15との間を流れる電流(ID)の変化(出力特性)を示す。この結果から、低い駆動電圧及び十分に高い電流増幅率が示唆される。図7のグラフは、図5のゲート電極12とドレイン電極15との間にゲート電圧(VG)を印加した際の、ソース電極14とドレイン電極15との間を流れる電流(ID)の変化(伝達特性)を示す。この結果から、低い駆動電圧及び十分に高い電流増幅率が示唆される。
本発明に係る有機電界効果トランジスタは、低い駆動電圧で動作し、それでいて、十分に高い電流増幅率及び高い応答性を示す。そのため、本発明のトランジスタは、増幅素子やスイッチング素子に使用される。

- 前記基板が弾性を有することを特徴とする請求項12記載の第2中間体。
