[0001] 本発明は、半導体基板加工に用いる CMP (Chemical Mechanical Polishing )装置などに好適なドレッシング用砥石 (パッドコンディショナー)並びにその砥粒保 持に用いられるガラス組成物およびガラスセラミックス組成物に関する。
背景技術
[0002] CMPは、シリコンなどの半導体ウェハ上の多層配線部を平坦化する方法である。 C MPでは、酸性もしくはアルカリ性水溶液に酸化シリコン、酸化セリウム等微粒子を混 濁させたスラリーを用い、研磨パッドは発泡ポリウレタン、ポリエステル不織布等が広く 用いられている。研磨が進行するにあたり、研磨パッドが目づまりを生じたり、パッドの 平面度が劣化するため、常時あるいは定期的に研磨パッドをリフレッシュして、平面 度の精度保持と目づまりの解消をする必要がある。ここに使われるリフレッシュ工具は 、円板状あるいはリング状のステンレスなどの金属製台金の表面にダイヤモンド砥粒 が固着'保持されたもので、ドレッシング用砥石またはパッドコンディショナーと呼ばれ ており、ダイヤモンド砥粒の固着 ·保持には通常 Niなどの金属を電着する方法が広く 用いられている。
[0003] Niなどの金属を電着する方法にお!/、ては、ドレッシング用砥石がパッドリフレッシュ 時に酸性あるいはアルカリ性のスラリーに接触するため、ドレッシング用砥石のダイヤ モンド砥粒を保持して!/、る Niなどの固着成分が溶解し、ダイヤモンド砥粒が脱落し、 その脱落したダイヤモンド砥粒が研磨パッドに固着し、研磨時にシリコンなどの半導 体ウェハ上にスクラッチ傷を生じる問題があった。また、ドレッシング用砥石の固着剤 あるいは金属製台金部分が溶解するとシリコンウェハが汚染され、半導体デバイスと して不良となる問題があった。
[0004] これらの問題を解決するため!/、くつかの方法が提案されて!/、る。
たとえば、ドレッシング用砥石の表面にダイヤモンドあるいはセラミックスのコーティ
ング層を形成する方法が提案されている(特許文献 1参照)。このようなドレッシング用 砥石によれば、砥粒の脱落による半導体ウェハのスクラッチ傷を最小限に抑えること 力できる。し力もながら、砥石表面に上記のようなコーティング層を形成させるには、 イオンプレーティングや CVD法の手法を採用することになる力 S、砥石表面にコーティ ング層を形成させることにより砥石表面から突出した砥粒先端にもダイヤモンド層や セラミックス層が被覆されることになり、ポリウレタン製の研磨パッドのような低弾性の 加工対象物に対しては切れ味が低下する問題がある。また、コーティング処理に多 大な時間とコストを費やす問題も挙げられる。

発明が解決しょうとする課題
[0006] 本発明は、先に述べたようなコーティング層を必要としないドレッシング用砥石、そ のような砥石に使用されるガラス組成物およびそのような砥石の製造に用いられるガ ラスセラミックス組成物の提供を目的とする。
課題を解決するための手段
[0007] 本発明は表面に複数の砥粒を保持しているドレッシング用砥石であって、当該砥 粒がガラスまたは結晶化ガラスとセラミックス粒とから実質的になるガラスセラミックス 複合体によって保持されているドレッシング用砥石を提供する。
[0008] また、本発明は、ガラスまたは結晶化ガラスとセラミックス粒とから実質的になるガラ スセラミックス複合体によって複数の砥粒が表面に保持されているドレッシング用砥 石の当該ガラスまたは結晶化ガラスに用いられるガラス組成物であって、下記酸化物 基準のモル百分率表示で、 SiOを 35〜65%、 Al Oを 3〜; 12%、 MgOを 25〜40

%、 ZnOを 2〜; 12%含有し、 CaOを含有する場合その含有量が 3%以下、 BaOを含 有する場合その含有量が 1 %以下である砥粒保持用ガラス組成物(第 1のガラス組成 物)を提供する。

[0012] また、本発明は、焼成されることによって、ガラスまたは結晶化ガラスとセラミックス粒 とから実質的になるガラスセラミックス複合体によって複数の砥粒が表面に保持され ているドレッシング用砥石の当該ガラスセラミックス複合体となるガラスセラミックス組 成物であって、質量百分率表示で 48〜85%のガラス粉末および 15〜52%のセラミ ックス粉末から実質的になり、ガラス粉末が、第 3のガラス組成物であるガラスの粉末 である砥粒保持用ガラスセラミックス組成物を提供する。
発明の効果
[0013] 本発明によれば、先に述べたようなコーティング層のないドレッシング用砥石が得ら れる。
また、耐酸性 (耐薬品性)に優れたドレッシング用砥石が得られる。

発明を実施するための最良の形態
[0016] 図 1は本発明のドレッシング用砥石(以下、本発明の砥石という。)の断面の概念図 であるが、本発明はこれに限定されない。
本発明の砥石 10は、複数の砥粒 2と、ガラスまたは結晶化ガラスとセラミックス粒と 力、ら実質的になりその表面に砥粒 2を保持しているガラスセラミックス複合体 1とから なり、砥石支持体 3と接着、融着等によって一体化されている。
[0017] 砥粒 2は、たとえばダイヤモンド砥粒または立方晶窒化ホウ素砥粒であり、典型的 にはダイヤモンド砥粒である。
[0018] ガラスセラミックス複合体 1にお!/、ては!/、わばガラスもしくは結晶化ガラスからなるマ トリタス中に多数のセラミックス粒が分散している。
ガラスセラミックス複合体 1の厚みは、後述する好ましい態様に係るものにおいては 典型的には 0. ;!〜 0. 5mmである。
[0019] ガラスセラミックス複合体 1を構成するガラスもしくは結晶化ガラス(表面または内部 に結晶が析出しているガラス)は、砥粒 2を強固に保持する作用を有する。すなわち、 ガラスセラミックス複合体 1は、ガラス粉末およびセラミックス粉末から実質的になるガ ラスセラミックス組成物が典型的には 800〜900°Cで焼成されたものである力 ガラス 粉末が軟化してマトリクス(ガラスマトリクス)を形成する際にその軟化したガラスマトリ タス中にセラミックス粒を介してまたは介さずに砥粒 2がー部埋まるようにされたもので
あるので、砥粒 2はガラスマトリクスによって直接または間接に強固に保持される。ま た、ガラスセラミックス複合体 1が結晶化ガラスを含むものであれば、前記ガラスマトリ タスには結晶が析出しており砥粒 2を強固に保持するガラスの強度を高くすることが 可能になる、または結晶化することによってガラスの流動性が低下し砥粒 2の位置が 安定化し良好な砥粒の配置を維持することが可能になる。
[0020] 前記ガラスもしくは結晶化ガラス(以下これらを総称して砥粒保持ガラスと!/、うこと力 S ある。)に用いられるガラス組成物、すなわち焼成されて砥粒保持ガラスとなるガラス 組成物は、 目的に応じて適切に選ばれるべきものである力 S、前記ガラスセラミックス組 成物をガラスセラミックス複合体 1にするべく焼成する温度を 1000°C未満、典型的に は 900°C以下にでき、耐酸性など耐薬品性に優れているものであることが好ましぐ たとえば本発明の砥粒保持用ガラス組成物またはその好ましい態様のものが挙げら れる。
[0021] ガラスセラミックス複合体 1を構成するセラミックス粒は典型的な大きさが 1〜; 10 m であり、ガラスセラミックス複合体 1のチッビング (欠け)や割れを防止してその強度を 高くする、ガラス粉末が軟化した際の流動性を抑制して適切なものとし砥粒 2がガラス マトリクス中に完全に埋まるのを抑制する、セラミックス粒がたとえば耐酸性に優れる ものであればガラスセラミックス複合体 1の耐酸性を高くする、などの作用を有する。
[0022] 前記セラミックス粒は目的に応じて適切に選ばれるべきものである力 S、融点またはガ ラス転移点が 1000°C以上であるセラミックスの粒子であるもの、または耐酸性など耐 薬品性に優れているものであることが好ましぐたとえばアルミナ、ジルコユアおよび 石英からなる群から選ばれる 1種以上のセラミックスの粒子が挙げられる。
[0023] ガラスセラミックス複合体 1は実質的に砥粒保持ガラスおよびセラミックス粒からなる 、その他の成分を本発明の目的を損なわない範囲たとえば質量百分率表示で 3% 以下の割合で含有してもよレ、。
そのような成分としては、ガラスセラミックス組成物に関して後述するように銀、金、 パラジウム、銅などの金属粒子が例示される力 ニッケル、鉄、クロムなどシリコンゥェ ハなど半導体ウェハを汚染するおそれがあるものは含有しないことが好ましい。
[0024] 次に、焼成されてガラスセラミックス複合体 1となるガラスセラミックス組成物の組成
について質量百分率表示を用いて説明する。そのようなガラスセラミックス組成物とし て、たとえば本発明の砥粒保持用ガラスセラミックス組成物が挙げられる。
ガラス粉末は必須成分であり、その含有量は 48〜85%であることが好ましい。 48 %未満ではガラスセラミックス複合体 1を緻密にするために焼成温度を高くしなけれ ばならなくなってダイヤモンド砥粒など砥粒 2を劣化させる、または砥粒 2を強固に保 持することが困難になるおそれがある。ガラス粉末が前記第 1または第 2のガラス組成 物のガラスの粉末である場合には、好ましくは 60%以上、より好ましくは 65%以上、 典型的には 70%以上である。 85%超ではガラスセラミックス複合体 1の強度が低下 するおそれがある。より好ましくは 80%以下である。
[0025] セラミックス粉末は必須成分であり、その含有量は好ましくは 15〜52%である。ガラ ス粉末が前記第 1または第 2のガラス組成物のガラスの粉末である場合には、好まし く (ま 15〜400/0、より好ましく (ま 15〜350/0、典型白勺 ίこ (ま 20〜300/0である。セラミックス 粉末の平均粒径は好ましくは 1〜10 mである。 1 μ m未満ではセラミックス粉末の 分散性が低下するおそれがあり、より好ましくは 2 m以上、特に好ましくは 3 m以 上である。 10 m超では焼結性が低下し、より好ましくは 5 m以下、特に好ましくは 4 μ m以下(、ある。
セラミックス粉末は、典型的にはアルミナ、ジルコユアおよび石英からなる群から選 ばれる 1種以上のセラミックスの粉末である。
[0026] このガラスセラミックス組成物は実質的にガラス粉末およびセラミックス粉末からなる 、その他の成分を本発明の目的を損なわない範囲たとえば質量百分率表示で 3% 以下の割合で含有してもよレ、。
そのような成分としては、ガラスセラミックス組成物の焼成時における流動性を増大 させることを目的とする銀、金、パラジウム、銅などの金属の粉末が例示されるが、二 ッケル、鉄、クロムなどシリコンウェハなど半導体ウェハを汚染するおそれがあるもの は含有しないことが好ましい。銀、金、パラジウム、銅などの金属の粉末を含有する場 合、その含有量は 0· 05〜3%であることが好ましい。 3%超ではガラスセラミックス複 合体 1の耐酸性または強度を低下させるおそれがある。
[0027] 本発明の砥粒保持用ガラスセラミックス組成物のガラス粉末としては前記第 1、第 2
または第 3のガラス組成物が例示される。以下、これらの組成についてモル百分率表 示を用いて説明する。
まず、第 1のガラス組成物について説明する。
SiOはネットワークフォーマであり、また耐薬品性を高める成分であり、必須である

。 35%未満では耐薬品性が低下する。好ましくは 40%以上である。 65%超では軟 化点が高くなつて焼成温度を高くしなければならなくなり、砥粒 2を焼成時に劣化させ るおそれが生じる。好ましくは 60%以下である。
Al Oはガラスを安定化させる、またはガラスの強度を大きくする成分であり、必須

である。 3%未満ではガラスとしての強度または耐薬品性が低下する。好ましくは 5% 以上である。 12%超では焼成温度を高くしなければならなくなる。好ましくは 10%以 下である。
[0028] MgOはガラスを安定化させる、または軟化点を低下させる成分であり、必須である 。 25%未満では焼成温度を高くしなければならなくなる。好ましくは 30%以上である 。 40%超ではかえつてガラスが不安定になる、または耐薬品性が低下する。
ZnOはガラスを安定化させる、または軟化点を低下させる成分であり、必須である。

なお、 PbOは含有しない。
また、 CaOを含有する場合その含有量は 3%以下である。 3%超では耐薬品性が 低下する。
また、 BaOを含有する場合その含有量は 1 %以下である。 1 %超では耐薬品性が 低下する。
[0030] 第 1のガラス組成物のガラス転移点 (Tg)、軟化点 (Ts)はそれぞれ 750°C以下、 90 0°C以下が典型的である。
第 1のガラス組成物は、そのガラス粉末をたとえば 870〜900°Cのいずれかの温度 で焼成したときにエンスタタイト(MgO · SiO )結晶またはフォルステライト(2MgO · Si

o )結晶が析出するものであることが好ましい。そのようなものでないと耐薬品性が低

耐薬品性またはガラス強度が低下するおそれがある。
なお、 PbOは含有しない。
また、 BaOを含有する場合その含有量は 1 %以下である。 1 %超では耐薬品性が 低下する。
第 2のガラス組成物の Tg、 Tsはそれぞれ 700°C以下、 900°C以下が典型的である

第 3のガラス組成物の Tg、 Tsはそれぞれ 550°C以下、 800°C以下が典型的である

[0039] 砥石支持体 3は前記ガラスセラミックス組成物と同じものを予め焼成して得た焼結体 が典型的である。砥石支持体 3の厚みは典型的には 3〜8mmである。
[0040] ガラスセラミックス複合体 1は、ガラス粉末およびセラミックス粉末から実質的になる ガラスセラミックス組成物を含有するグリーンシート表面に複数の砥粒を押し込んで 表面から複数の砥粒が凸状に突き出しているグリーンシートを作製し、このグリーンシ ートを焼成して得られたものであることが好ましレ、。
この好ましい態様に係る製造方法を図 2を用いて以下で説明する力 S、本発明は図 2 に限定されない。
[0041] 焼成されてガラスセラミックス複合体 1となるガラスセラミックス組成物を含有するダリ ーンシート 11を作製する。
グリーンシート 11の上に複数の砥粒 2を置き、その上にアルミナ粉末で作製したダリ ーンシート(アルミナシート) 15を載せ、それら全体について等方圧プレスを行い、図 2の(a)に示すような砥粒包埋シート 20を作製する。各砥粒 2はグリーンシート 11の 表面に押し込まれ、各砥粒 2はその一部がグリーンシート 11の表面から凸状に突き 出している。
[0042] 次に、図 2の(b)に示すように砥粒包埋シート 20を砥石支持体 3の上に載せ、砥粒 包埋シート 20を上方力も加圧しながら焼成する。焼成は典型的には 800〜900°Cで 行う。
焼成後、バインダが抜けて (焼失して)ばらばらになったアルミナを除去し、砥石支 持体 3の上に本発明の砥石が形成された砥石を得る。なお、砥粒 2は焼成時アルミ ナシートによって被覆されているので、砥粒 2がダイヤモンド砥粒である場合などにお いてこれら砥粒の酸化が抑制される。また、本発明の砥石は砥石支持体 3と通常は 融着されている。
砥石支持体 3は前記加圧または焼成時に形状が維持されるものであればよぐダリ ーンシート 11が含有するガラスセラミックス組成物と同じものを予め焼成して得た焼
結体が例示される。

を調合、混合し、その混合された原料を白金ルツボに入れて 1500°Cで 120分間溶 融後、溶融ガラスを流し出し冷却し、ガラス A〜Qを得た。得られた各ガラスをアルミ ナ製ボールミルで 30時間粉砕してガラス粉末とした(平均粒径 = 3. 8 m)。
ガラス A〜Hは本発明の第 1の組成物、ガラス Iは第 2の組成物、ガラス J、 Kは第 3の 組成物であり、ガラス L〜Qは比較例である。
[0044] これらガラス粉末を 900°Cに 60分間保持して得られた焼成体を粉砕し、粉末 X線回 折法により析出結晶を同定したところ、ガラス A、 G、 H、 L、 M、 N、 Oについてはェン スタタイト、フォルステライトの結晶析出が認められ、エンスタタイトが主要な析出結晶 であった。
[0045] また、ガラス A、 C〜L、 Pの粉末については示差熱分析計を用いて Tg、 Tsを測定 した。結果を表 1、 2に示す(単位 : °C)。
[0046] 次に、表 3、 4のガラスの欄に示すガラスの粉末とアルミナ粉末を同表のガラス量と セラミックス量の欄に質量百分率表示で示す割合で混合した(例;!〜 23)。例;!〜 13
、 15は本発明の砥粒保持用ガラスセラミックス組成物であり、例 14、 16〜23は比較 例である。
[0047] 例 10、 11以外の混合粉末(ガラスセラミックス組成物)と有機溶剤(トルエンとイソプ 口ピルアルコールを質量比で 3 : 1に混合したもの)、可塑剤(フタル酸ジ 2—ェチル へキシル)および樹脂(電気化学工業社製ポリビュルブチラール PVK # 3000k)を 混合し、これを PETフィルム上にドクターブレード法によって塗布、乾燥しグリーンシ ートを作製した。
このグリーンシートを 50mmX 50mmに切断し、 12枚積層して、 20MPaで 1分間 圧着プレスした。この圧着プレス品を 550°Cに 5時間保持後、 870°Cに 1時間保持す る焼成を行って焼成体を作製した。
[0048] 得られた焼成体を pHl . 68、温度 85°Cのシユウ酸水溶液 700cm3の中に浸漬し 1
時間経過後の質量減少量を測定した。なお、浸漬後の質量は 100°Cで 1時間乾燥し て力、ら行った。焼成体の単位表面積あたりの質量減少量(単位: g/cm2)を表 3、 4 の溶出量の欄に示す。
比較のために厚み 0. 5mm、大きさ 50mm X 50mmのステンレス板に 3 111の Niメ ツキを施した金属片を用意し、これについて上記質量減少量を測定したところ 27 g /cm2であった。このことから、例;!〜 5、 7は耐薬品性を求められる場合に好適なもの であることがわかり、例 6、 8、 9、 12、 13、 15は Niメツキ品と概ね同等の耐薬品性を 有すると推定されることがわかる。
[0049] 先に述べたと同様にして得られた焼成体を 4mm X 20mmに切断し、表面を # 100 0の Si N研磨剤で仕上げ、クロスヘッドスピード 0. 5mm/分、スパン 15mmの条件

で 3点曲げ強度(単位: MPa)を測定した。測定は 5回行!/、それら測定結果の平均を 表 3、 4の強度の欄に示す。 3点曲げ強度は 150MPa以上であることが好ましい。
[0050] なお、例 14、 16の焼成体は未焼結の状態、すなわち JIS— R1634「ファインセラミ ッタスの焼結体密度、開気孔率測定方法」により測定した開気孔率が 3%以上であり 吸水が認められる状態であったので、上記質量減少量および 3点曲げ強度の測定は fiわなかった。
また、表 3の例 10、 11の質量減少量 (溶出量)および 3点曲げ強度の値(*印)は 組成から推定した値である。

[0055] 本発明により、 CMP装置などに好適 7 '用砥石が得られ なお、 2006年 11月 22曰に出願された曰本特許出願 2006— 315121号の明糸田書 、特許請求の範囲、図面及び要約書の全内容をここに引用し、本発明の明細書の開 示として、取り入れるものである。
Claims
[1] 表面に複数の砥粒を保持しているドレッシング用砥石であって、当該砥粒がガラス または結晶化ガラスとセラミックス粒とから実質的になるガラスセラミックス複合体によ つて保持されてレ、るドレッシング用砥石。
[2] 前記ガラスセラミックス複合体力、ガラス粉末およびセラミックス粉末から実質的にな るガラスセラミックス組成物を含有するグリーンシートの表面に複数の砥粒を押し込ん で表面から複数の砥粒が凸状に突き出しているグリーンシートを作製し、このグリーン シートを焼成して得られたものである請求項 1に記載のドレッシング用砥石。
[3] 砥粒がダイヤモンド砥粒または立方晶窒化ホウ素砥粒である請求項 1または 2に記 載のドレッシング用砥石。
[4] ガラスまたは結晶化ガラスとセラミックス粒とから実質的になるガラスセラミックス複合 体によって複数の砥粒が表面に保持されているドレッシング用砥石の当該ガラスまた は結晶化ガラスに用いられるガラス組成物であって、下記酸化物基準のモル百分率 表示で、 SiOを 35〜65%、 Al Oを 3〜; 12%、 MgOを 25〜40%、 ZnOを 2〜; 12

%含有し、 CaOを含有する場合その含有量が 3%以下、 BaOを含有する場合その含 有量が 1 %以下である砥粒保持用ガラス組成物。
[5] 請求項 4に記載の砥粒保持用ガラス組成物であって、 SiOを 40〜60%、 Al Oを

5—10%, MgOを 30〜40%、 ZnOを 5〜; 10%含有する砥粒保持用ガラス組成物。
[6] ガラスまたは結晶化ガラスとセラミックス粒とから実質的になるガラスセラミックス複合 体によって複数の砥粒が表面に保持されているドレッシング用砥石の当該ガラスまた は結晶化ガラスに用いられるガラス組成物であって、下記酸化物基準のモル百分率 表示で、 SiOを 60〜65%、 B Oを 5〜; 10%、 Al Oを 5〜; 10%、 MgOを 5〜; 10%

[7] ガラスまたは結晶化ガラスとセラミックス粒とから実質的になるガラスセラミックス複合 体によって複数の砥粒が表面に保持されているドレッシング用砥石の当該ガラスまた は結晶化ガラスに用いられるガラス組成物であって、下記酸化物基準のモル百分率 表示で、 SiOを 50〜85%、 B Oを 10〜20%、 Al Oを 0〜20%、 CaOを 0〜; 10%
、 Na O + K Oを 1〜4%含有する砥粒保持用ガラス組成物。

[8] 焼成されることによって、ガラスおよびセラミックス粒から実質的になるガラスセラミツ タス複合体によって複数の砥粒が表面に保持されているドレッシング用砥石の当該 ガラスセラミックス複合体となるガラスセラミックス組成物であって、質量百分率表示で 60〜85%のガラス粉末および 15〜40%のセラミックス粉末から実質的になり、ガラ ス粉末が、請求項 4〜7の!/、ずれかに記載の砥粒保持用ガラス組成物であるガラス の粉末である砥粒保持用ガラスセラミックス組成物。
[9] 焼成されることによって、ガラスおよびセラミックス粒から実質的になるガラスセラミツ タス複合体によって複数の砥粒が表面に保持されているドレッシング用砥石の当該 ガラスセラミックス複合体となるガラスセラミックス組成物であって、質量百分率表示で 48〜85%のガラス粉末および 15〜52%のセラミックス粉末から実質的になり、ガラ ス粉末が、請求項 7に記載の砥粒保持用ガラス組成物であるガラスの粉末である砥 粒保持用ガラスセラミックス組成物。
[10] セラミックス粉末力 アルミナ、ジルコユアおよび石英からなる群から選ばれる 1種以 上のセラミックスの粉末である請求項 8または 9に記載の砥粒保持用ガラスセラミック ス組成物。
