Abstract

 被検査物に光照射を行う照射手段(ライン照明2)と、該光照射に対する被検査物表面からの光についてその光強度分布を取得する光強度取得手段(エリアセンサ3)と、上記被検査物表面からの光のうち所定の光だけを取得する撮像手段(ラインセンサ4)と、上記光強度取得手段から得られる光強度分布に基づいて、上記照射手段(ライン照明2)を調整する調整手段(画像処理部20および照明駆動制御部21)と、該調整を行った後の撮像手段の撮像結果に基づいて、被検査物表面に形成された起伏の状態を判定する判定手段(欠陥判定処理部23)とを備えている。これにより、大型基板(カラーフィルタ基板等)に対してもその表面起伏の状態(膜厚差)を簡易かつ高精度に検査しうる起伏検査装置を提供することができる。

技術分野
[0001] 本発明は、表面に微細な起伏を有する物体の起伏状態を検査する手法に関する。
背景技術
[0002] 近年、液晶テレビ、液晶モニタ等の液晶表示装置の需要が増大し、また、コストダウ ンに対する要求も年々高まっている。特に、液晶表示装置においてはカラーフィルタ の製造コスト比重が高ぐカラーフィルタの製造コストを削減することが求められている
[0003] ところで、このカラーフィルタにおいて各絵素間で数十 nmの膜厚差が生じると、透 過率やセルギャップの違 、が発生し、カラーフィルタをパネルイ匕したときに色ムラ等の 欠陥が発生する。そこで、カラーフィルタを生成した時点で検査を行い、後工程に不 良品を流さないことで歩留まりの向上を図っている。
[0004] 一方、カラーフィルタの各絵素間に数十 nmの膜厚差があっても、その絵素間の透 過率の差は 1%未満程度のものしかならない。すなわち、直接透過光を撮像しても輝 度変化はほとんどなぐ数十 nmの膜厚差を欠陥として検出することは困難な状態に ある。そこで、特許文献 1には、光源の可干渉光束を 2分し、一方の光束を水平に近 い角度でカラーフィルタに照射し、他方は参照光束とし、カラーフィルタの反射光束と 参照光束を干渉させ、その位相を示す信号から、カラーフィルタの膜厚を測定し、ス ジムラを検出する手法が提案されている。

発明の開示
[0005] し力しながら、カラーフィルタを生成する透明基板 (マザ一ガラス)は 1パネルあたり の製造コストを軽減するべく年々大型化 (例えば 2m角四方)しており、この結果、特 許文献 1開示の技術ではカラーフィルタの反射光束と参照光束を干渉させるように各 撮像系を調整することが困難になっている。
[0006] また、基板を上下左右に動力してレビューできる目視検査装置で検査する手法も 取り入れられているが、マザ一ガラスの大型化に伴って目視検査装置も大型化する 上、目視では数十 nmの膜厚差を検出することが困難であり、また、人による検査精 度の違 、などもあって、歩留まり低下につながって ヽた。
[0007] 本発明は、上記課題に鑑みてなされたものであり、その目的は、例えば 2m角四方 の大型基板 (カラーフィルタ基板等)に対しても、その表面起伏 (膜厚差)を簡易かつ 高精度に検査しうる起伏検査装置を提供する点にある。
[0008] すなわち、本発明の起伏検査装置は、上記課題を解決するために、被検査物の表 面に形成された起伏 (例えば、各部の膜厚差による表面起伏)の状態を判定する起 伏検査装置であって、上記被検査物に光照射を行う照射手段と、該光照射に対する 被検査物表面からの光にっ 、てその光強度分布を取得する光強度取得手段と、上 記被検査物表面からの光のうち所定の光だけを取得する撮像手段と、上記光強度取 得手段から得られる光強度分布に基づいて、上記照射手段あるいは撮像手段を調 整する調整手段と、該調整を行った後の撮像手段の撮像結果に基づいて、被検査 物表面に形成された起伏の状態を判定する判定手段と、を備えることを特徴としてい る。
[0009] 上記構成によれば、上記調整手段は、光強度取得手段から得られる光強度分布に 基づいて、上記照射手段あるいは撮像手段を調整する。したがって、撮像手段は、 被検査物表面から来る様々な光のうち、所望のもの(起伏の状態を判定するのに適 した光)だけを取得できる。これにより、上記判定手段は、該撮像手段の取得結果に 基づいて被検査物表面の起伏状態を容易かつ高精度に判定することができる。さら に、本起伏検査装置は非常に簡易な構成であるため、例えば 2m角四方の大型基板 (カラーフィルタ基板等)の検査に好適である。

[0012] また、上記光強度取得手段は、被検査物表面からの光をエリア状に取得するエリア センサを備えることが好ましい。該構成によれば、エリアセンサによる 1度の撮像で光 強度分布を取得することが可能となり、タクトの短縮を図ることが可能になる。
[0013] また、上記照射手段はライン状に光照射を行うライン照明であり、上記撮像手段は 被検査物表面からの光をライン状に取得するラインセンサを備えることが好ましい。 該構成によれば、検査精度を担保しつつ装置 (光強度取得手段および撮像手段)を 小型化でき、加えてタクトの短縮も図ることができる。
[0014] また、上記ライン照明には、石英ロッドが用いられていることが好ましい。該構成によ れば、被検査物表面への照射輝度を均一化でき、検査精度を向上させることができ る。
[0015] また、本起伏検査装置においては、上記被検査物表面からの光が、被検査物表面 での反射光であっても(すなわち、照射手段を被検査物の表面側に配置する構成で も)構わない。また、被検査物が光透過性を有していれば、上記被検査物表面からの 光が、被検査物表面からの光が、被検査物の裏面から表面へ透過するとともに該表 面で反射した光であっても (すなわち、照射手段を被検査物の裏面側に配置する構 成でも)構わない。
[0016] また、上記調整手段は、照射手段あるいは撮像手段を移動(回転含む)させること で両者の相対的位置関係を調整することが好ましい。該構成によれば、照射手段あ るいは撮像手段の調整が容易である。
[0017] また、本発明の起伏検査装置は、上記課題を解決するために、被検査物の表面に 形成された起伏の状態を判定する起伏検査装置であって、上記被検査物に光照射 を行う照射手段と、上記被検査物表面からの光のうち所定の光だけを取得する撮像 手段と、照射手段を移動させつつ上記撮像手段による撮像を行うことで被検査物表 面からの光の光強度分布を取得し、この光強度分布に基づいて上記照射手段およ び撮像手段の相対的位置関係を設定する設定手段と、該設定を行った後の撮像手 段の撮像結果に基づ 、て、被検査物表面に形成された起伏の状態を判定する判定 手段と、を備えることを特徴としている。
[0018] 上記構成によれば、上記設定手段は、光強度取得手段から得られる光強度分布に 基づいて、上記照射手段あるいは撮像手段を調整する。したがって、撮像手段は、 被検査物表面から来る様々な光のうち、所望のもの(起伏の状態を判定するのに適 した光)だけを取得できる。これにより、上記判定手段は、該撮像手段の取得結果に 基づいて被検査物表面の起伏状態を容易かつ高精度に判定することができる。さら に、本起伏検査装置は光強度取得手段を特に要しない非常に簡易な構成であるた め、装置の小型化および製造コストの低減を図ることができる。よって、大型基板 (力 ラーフィルタ基板等)の検査に一層好適である。

[0021] また、本起伏検査装置には、照射光の光束を絞る光束調整手段を設けることが好 ましい。こうすれば、観測すべき点以外力 の光が減少し、光強度分布を精度良く取 得することができる。これにより、照射手段および撮像手段の少なくとも一方の配置を 精度良く調整 (設定)することができ、被検査物表面に形成された起伏の状態を高精 度に判定することができる。この場合、上記光束調整手段はスリットを備えていても良 い。また、スリットの位置および幅の少なくとも一方を調整できるようにしておけば、照 射手段あるいは撮像手段の位置が変わっても被検査物表面に必要な光量を照射す ることがでさる。
[0022] また、本発明の起伏検査方法は、上記課題を解決するために、上記被検査物に光 照射を行う照射手段と上記被検査物表面からの光のうち所定の光だけを取得する撮 像手段とを用い、被検査物の表面に形成された起伏の状態を判定する起伏検査方 法であって、上記被検査物に光照射を行い、該光照射に対する被検査物表面から

[0026] 以上のように、本起伏検査装置によれば、上記調整手段は、光強度取得手段から 得られる光強度分布に基づいて、上記照射手段あるいは撮像手段を調整する。した がって、撮像手段は、被検査物表面力 来る様々な光のうち、所望のもの(起伏の状 態を判定するのに適した光)だけを取得できる。これにより、上記判定手段は、該撮 像手段の取得結果に基づいて被検査物表面の起伏状態を容易かつ高精度に判定 することができる。さらに、本起伏検査装置は非常に簡易な構成であるため、大型基 板 (カラーフィルタ基板等)の検査に好適となる。

発明を実施するための最良の形態
本発明の起伏検査装置は、表面に微細な起伏を有する物体であれば、何でも検査 対象にすることができる。この検査対象の例としては、カラーフィルタ基板 (特に、イン クジェット法を用いて形成された基板)、露光レジストが形成された半導体ウェハ、 TF T基板等を挙げることができる。以下では、本発明の起伏検査装置の一実施形態とし て、カラーフィルタ基板を検査対象にする場合について説明する。

[0054] ここで、カラーフィルタの膜厚差検出原理について、図 13〜図 15を参照しながら以 下に説明する。図 13の(a)および (b)は、あるカラーフィルタの膜厚が他のカラーフィ ルタの膜厚よりも薄 、ときのカラーフィルタ表面の反射光量を示す図である。図 14の (a)および (b)は、あるカラーフィルタの膜厚が他のカラーフィルタの膜厚よりも厚いと きのカラーフィルタ表面の反射光量を示す図である。図 15は、輝度差と膜厚差との 関係を示すグラフである。図 14の (b)は、何らかの原因で膜厚が小さくなつた欠陥力 ラーフィルタ(CF)を示す。膜厚差が小さくなると、カラーフィルタの BM (ブラックマトリ タス)界面における傾斜角度が周辺カラーフィルタと比較して小さくなる。よって、図 1 3の(a)のように、膜厚の小さ 、カラーフィルタの反射光量は周辺カラーフィルタと比 較して小さくなる。なお、図 13の (b)において、 CFは傾斜角度の違いを判り易くする ために、誇張して描画している力 具体的には、 BM端面の最大の傾斜角度が 1〜4 度程度であり、傾きに直すと、 10〜50 /ζ πιΖπιπι程度の傾きとなっている。一方、膜 厚が大きくなつた欠陥 CFの場合も、上述した膜厚が小さくなつた欠陥 CFの場合と同 様に説明できる。膜厚が大きくなると、傾斜角度が周辺 CFと比較して大きくなる。よつ て、図 14の(a)に示すように、膜厚の大きい CFからの反射光量は周辺 CFと比較して 大きくなる。このような原理によって、膜厚差 (基準膜厚に対して膜厚が大きいか、あ るいは小さいかを示す値)は、撮像画像の輝度差 (基準膜厚の反射光量と欠陥膜厚 の反射光量との差の絶対値)という形で検出されることになる。そこで、膜厚差を把握 して ヽるサンプルを事前に撮像し、「膜厚差と撮像画像の輝度差の関係」を事前に評 価しておくことで、撮像画像力も欠陥 CFの膜厚差を推定することができる。例えば、 図 15に示すようなグラフ、すなわち膜厚差と輝度差との関係を事前に評価したグラフ を用いることが考えられる。これを利用すれば、欠陥 CF力 求めた輝度差力 容易 に膜厚差を推定することができる。
[0055] また、製造装置が原因で欠陥 (膜厚差)が発生する場合、連続した絵素に欠陥が発 生することが多い。これにより、図 10に示すラインセンサ画像 116には、スジムラ 117 などの欠陥が観測される。この各絵素の膜厚差が数十 nmであれば、液晶パネルを 構成したときにもスジムラ (不具合)のある不良品となってしまう。なお、このスジムラ 1 17をより精度良く抽出する (欠陥を判定する)ためには、ライン照明 2に石英ロッドを 使用した照明を使用することが好ましい。これにより照度ムラの影響が軽減され、欠 陥判定の精度が高まる。なお、ライン照明 2にファイバー照明を使用することも可能で ある。

[0062] なお、ライン照明 2からの光束が大きな幅をもっと、取得するべき点以外の反射光も 撮像されるため、カラーフィルタ基板端面の傾斜角の違いを判断する際に誤差が生 じゃすい。そこで、図 16の(a)に示すように、図 1,図 6,図 7および図 11等において 、ライン照明 2からの光束を絞る光束調節部 70 (光束調整手段)を設けても良い。光 束調節部 70はスリット 71を有しており、ライン照明 2のカラーフィルタ基板側に設けら れる。こうすれば、図 16の(a)に示すように光束の幅が狭まり(図 16の(a)参照、図中 2点破線はスリットがない場合の光束を示す)、撮像するべき点以外からの反射光を 制限することができる。これにより、傾斜角の違い (起伏状態)を判断する際の誤差が 減少し、欠陥検出精度を向上させることができる。この場合、光束調整部 70を、その スリット 71の幅および位置が可変となるように構成しておいても良い。こうすれば、ライ ン照明 2が移動しても、これに応じてスリット 71の幅および位置を変更させることで撮 像すべき点に必要な光量の照射することができる(図 16の (b)参照)。なお、光束調 整部 70の制御は、図 17に示すように、照明駆動制御部(21および 21x)が行う。
[0063] また、ライン照明 2からの光に指向性をもたせることもできる。例えば、図 18に示すよ うに、図 1,図 6,図 7および図 11等において、ライン照明 2と観察点 (カラーフィルタ 基板 10)との間に凸型のシリンドリカルレンズ 77を配置することで照明光の指向性を 上げる。これにより、撮像するべき点以外からの反射光を制限することができ、欠陥検 出精度を向上させることができる。なお、観察点 (カラーフィルタ基板 10)に照射され る光は必ずしも平行光でなくてもよぐ観察点に向力つてやや収束するような光であつ ても構わない。
[0064] また、図 19に示すように、図 1,図 6,図 7および図 11等において、ライン照明 2の力 ラーフィルタ基板側に、指向フィルタ 80 (指向性調節手段)を設けることで照明光の 指向性を上げても良い。フィルタ指向 80は、枠体にライン照明の延伸方向(ライン方 向)に直角な格子 (縦格子) 81を設けた構成を有する。このように縦格子 (ライン方向 に直角の仕切り) 81を設けることで照射光のライン方向の指向性が向上し、撮像する べき点以外力 の反射光を制限することができる。これにより、欠陥検出精度を高め ることができる。さらに、図 20に示すように、縦格子 81をもつ指向フィルタ 80に、横格 子(ライン方向の仕切り) 91をもつ指向フィルタ 90を重ねることも可能である。こうすれ ば、ライン方向およびこれに直角な方向の双方の指向性が向上し、欠陥検出精度を さらに高めることができる。また、図 21のように縦格子 (仕切り) 81に可動性 (例えば、 ライン方向の可動性)をもたせ、指向フィルタ 80の透過光の角度を調整できるようにし ても良い。もちろん、指向フィルタ 80の設置角度自体を変更して透過光の角度を調 整しても良い。
[0065] また、照射光の光束を調節する、あるいは照射光に指向性をもたせるために、ライ ン照明 2と観察点 (カラーフィルタ基板 10)との間に透過型の液晶パネルを配置する ことも可能である。例えば液晶パネルにスリットを表示すれば、これが光束調節部(図 16の(a)および (b)参照)と同様に機能する。液晶パネルであるため、スリット(表示) の配置の変更やスリット幅の変更が自在である。

[1] 被検査物の表面に形成された起伏の状態を判定する起伏検査装置であって、 上記被検査物に光照射を行う照射手段と、
該光照射に対する被検査物表面からの光についてその光強度分布を取得する光 強度取得手段と、
上記被検査物表面からの光のうち所定の光だけを取得する撮像手段と、 上記光強度取得手段から得られる光強度分布に基づいて、上記照射手段および 撮像手段の少なくとも一方を調整する調整手段と、
該調整を行った後の撮像手段の撮像結果に基づ!/ヽて、被検査物表面に形成され た起伏の状態を判定する判定手段と、を備えることを特徴とする起伏検査装置。

[7] 上記被検査物は光透過性を有し、被検査物表面からの光が、被検査物の裏面から 表面へ透過するとともに該表面で反射した光であることを特徴とする請求の範囲第 1 項に記載の起伏検査装置。
[8] 上記調整手段は、照射手段あるいは撮像手段を移動させることで両者の相対的位 置関係を調整することを特徴とする請求の範囲第 1項に記載の起伏検査装置。
[9] 被検査物の表面に形成された起伏の状態を判定する起伏検査装置であって、 上記被検査物に光照射を行う照射手段と、
上記被検査物表面からの光のうち所定の光だけを取得する撮像手段と、 照射手段を移動させつつ上記撮像手段による撮像を行うことで被検査物表面から の光の光強度分布を取得し、この光強度分布に基づ 、て上記照射手段および撮像 手段の相対的位置関係を設定する設定手段と、
該設定を行った後の撮像手段の撮像結果に基づいて、被検査物表面に形成され た起伏の状態を判定する判定手段と、を備えることを特徴とする起伏検査装置。
[10] 上記設定手段は、上記光強度分布に基づ!、て正反射領域、乱反射領域および低 反射領域を識別するとともに上記撮像手段が上記乱反射領域および低反射領域の 境界近傍領域の光を取得できるように、上記照射手段および撮像手段の相対的位 置関係を設定することを特徴とする請求の範囲第 9項に記載の起伏検査装置。
[11] 上記照射手段はライン状に光照射を行うライン照明であり、上記撮像手段は被検査 物表面からの光をライン状に取得するラインセンサを備えることを特徴とする請求の 範囲第 9項に記載の起伏検査装置。
[12] 上記被検査物に光照射を行う照射手段と上記被検査物表面からの光のうち所定の 光だけを取得する撮像手段とを用い、被検査物の表面に形成された起伏の状態を 判定する起伏検査方法であって、
上記被検査物に光照射を行い、該光照射に対する被検査物表面からの光につい てその光強度分布を取得する光強度取得ステップと、
上記光強度取得ステップで得られる光強度分布に基づ 、て、上記照射手段ある 、 は撮像手段を調整する調整ステップと、
該調整を行った後の上記撮像手段の撮像結果に基づ!ヽて、被検査物表面に形成 された起伏の状態を判定する判定ステップと、含むことを特徴とする起伏検査方法。
[13] 上記調整ステップでは、上記光強度分布に基づ!、て正反射領域、乱反射領域およ び低反射領域を識別し、上記撮像手段が上記乱反射領域および低反射領域の境 界近傍領域の光を取得できるように、上記照射手段ある!ヽは撮像手段を調整するこ とを特徴とする請求の範囲第 12項に記載の起伏検査方法。
[14] 上記照射手段の照射光の光束を絞る光束調整手段を備えることを特徴とする請求 の範囲第 1項または第 9項に記載の起伏検査装置。
[15] 上記光束調整手段はスリットを有することを特徴とする請求の範囲第 14項に記載の 起伏検査装置。
[16] 上記スリットの位置および幅の少なくとも一方が可変であることを特徴とする請求の 範囲第 15項に記載の起伏検査装置。
[17] 請求の範囲第 1項に記載の起伏検査装置を制御する、起伏検査装置の制御プロ グラムであって、
被検査物表面からの光の光強度分布を算出する工程と、
上記光強度分布に基づいて、上記照射手段および撮像手段の少なくとも一方を調 整する工程と、
該調整を行った後の撮像手段の撮像結果に基づ!ヽて、被検査物表面に形成され た起伏の状態を判定する工程とを、コンピュータに実行させることを特徴とする起伏 検査装置の制御プログラム。
[18] 請求の範囲第 17項にに記載の起伏検査装置の制御プログラムが記録されている ことを特徴とするコンピュータの読み取り可能な記録媒体。
