パワー ICデバイス及びその製造方法
技術分野
[0001] 本発明は、 Pチャンネル型トレンチパワー MOS (Metal Oxide Semiconductor)トラン ジスタと表層チャンネル MOS (Metal Oxide Semiconductor)トランジスタとを有するパ ヮー IC (Integrated Circuit)デバイスに関するものである。
[0002] 詳しくは、電源供給、電源変換を行うための、高電圧、高電流でのスィッチング、又 は、リレーとしての負荷スイッチングなどに主に用いられる Pチャンネル型トレンチパヮ — MOS (Metal Oxide Semiconductor)トランジスタと、例えばその制御用として用いら れる表層チャンネル M〇Sトランジスタと力 同一チップ内に形成されるパワー ICデバ イス及びその製造方法に関するものである。
[0003] ここで、表層チャンネル M〇Sトランジスタとは、チャンネル電流が、チップ表面と平 行な方向に流れる MOSトランジスタを意味する。
背景技術
[0004] パワー IC (Integrated Circuit:半導体集積回路)デバイスは、パワー管理及びパヮ 一制御を行うために、高電流及び高電圧の取扱いが可能なパワー M〇S (Metal Oxi de Semiconductor)トランジスタとその制御回路との集積によって進歩してきた。
[0005] 前記パワー ICデバイスに要求される特性として、低い製造コスト、低い〇N抵抗及 び早い処理速度がある。ここで、この低い ON抵抗は、パワー ICデバイスがハイドライ ブサーキットなどに用いられる場合、 ON時に極めて低い電圧降下のみが許容される 力 この低い電圧降下を実現するために必要とされるものである。
[0006] そこで、特許文献 1には、図 10に示すように、パワー M〇Sトランジスタとしての DM OS (Double Diffused Metal Oxide Semiconductor:二重拡散 MOS)トランジスタと、そ の制御回路として用いられる表層チャンネル MOSトランジスタとが集積されたパワー ICデバイス構造が開示されている。この表層チャンネル MOSトランジスタは、 MOSト ランジスタ製造についての汎用的な技術によって形成されるものである。すなわち、 チップの表層にゥエル、ソース及びドレイン、ゲート絶縁膜、並びにゲートが順に積層 されて形成される表層チャンネル MOSトランジスタ構造を有している。
[0007] ここで、前記要求特性の一つである低製造コストを満足するためには、パワー ICデ バイスのパワー MOSトランジスタとして Pチャンネル型パワー MOSトランジスタを用い る必要がある。これは、 Nチャンネル型パワー MOSトランジスタでは、接続時に電源 電圧より高いゲート電圧を供給するためのオーバードライブ回路 (ゲート昇圧回路)が 必要となるに対して、一方の Pチャンネル型パワー M〇Sトランジスタでは、ゲート昇圧 回路は不要であることによる。

[0008] し力、しながら、従来のパワー ICデバイス及びその製造方法では、 Pチャンネル型パ ヮー MOSトランジスタを用いることによって低製造コストを実現することはできるが、 他の要求特性である低い〇N抵抗が得られず、かつ表層チャンネル MOSトランジス タ部分では処理速度が遅レ、とレ、う問題点を有してレ、る。
[0009] Pチャンネル型パワー MOSトランジスタで低い〇N抵抗が得られないのは以下の理 由による。
[0010] 巿場に流通しているのは、シリコン(100)結晶面を表面に有するシリコンウェハであ る。このシリコンウェハを用いて、 Pチャンネル型パワー MOSトランジスタを形成した 場合、一般的にそのチャンネル電流の流れる方向は、シリコンく 100 >結晶方向と なる。そして、 Pチャンネル型パワー MOSトランジスタでは、そのチャンネル電流がシ リコン< 100 >結晶方向に流れる場合には高い移動度が得られず、 ON抵抗が高く なるというものである。
[0011] この現象は、 Pチャンネル型パワー MOSトランジスタとしての Pチャンネル型トレン チパワー MOSトランジスタであっても同様である。
[0012] すなわち、シリコン(100)結晶面を表面に有するシリコンウェハにトレンチを垂直に 穿孔して設けたトレンチパワー MOSトランジスタでは、シリコンウェハの上層部分のソ ース力、らシリコンウェハの下層部分のドレインにチャンネル電流が流れる。この方向 は、前記同様、シリコンく 100 >結晶方向であるので、高い移動度が得られず、 ON 抵抗が高くなるとレ、うものである。
[0013] 一方、パワー ICデバイスの表層チャンネル MOSトランジスタ部分おいて、その処理 速度が低いのは以下の理由による。
[0014] すなわち、表層チャンネル MOSトランジスタは、前記のとおり M〇Sトランジスタ製 造についての汎用的な技術によって形成されるため、表層チャンネル M〇Sトランジ スタが前記シリコンウェハの(100)結晶面に形成された場合には、 P型表層チャンネ ル MOSトランジスタの反転チャンネル電流は、シリコンく 100 >結晶方向に流れる のが一般的である。したがって、 Pチャンネル領域のホールの移動度が低くなり、よつ て処理速度が遅くなるとレ、うものである。
[0015] そして、処理速度の遅い表層チャンネル MOSトランジスタがロジック回路などを構 成する場合、パワー ICデバイス全体としても低速となる。
[0016] この問題に対して、特許文献 2及び特許文献 3には、単独の MOSトランジスタにつ いて、その移動度を高める手法が開示されている。しかし、一つのチップ上に機能の 異なる MOSトランジスタが集積される場合に、各々 MOSトランジスタの移動度を同 時に向上させるものではなレ、。すなわち、パワー M〇Sトランジスタと表層チャンネル MOSトランジスタとが集積される場合に、パワー M〇Sトランジスタと表層チャンネル MOSトランジスタとの移動度を同時に高めることはできな力、つた。
[0017] 本発明は、前記の問題に鑑みてなされたものであり、その目的は、パワー M〇Sトラ ンジスタの ON抵抗が低ぐかつ表層チャンネル MOSトランジスタの処理速度が速い パワー ICデバイス及びその製造方法を提供することにある。
[0018] 本発明のパワー ICデバイスは、前記課題を解決するために、表層チャンネル M〇S トランジスタと Pチャンネル型トレンチパワー M〇Sトランジスタとが同一チップに形成さ れているパワー ICデバイスにおいて、前記チップ表面の面方位が、シリコン(110)結 晶面から 8° 以上 + 8° 以下の面方位であり、前記 Pチャンネル型トレンチパワー MOSトランジスタは、前記チップの表面から垂直に穿孔されることによって、その横 壁の少なくとも 1面の面方位力 シリコン(110)結晶面から一 8° 以上 + 8° 以下の 面方位となるように形成されたトレンチと、前記トレンチ内に形成されたゲート領域と、 前記トレンチの横壁部分に形成されたトレンチパワー M〇Sトランジスタ反転チャンネ ノレ領域と、前記トレンチパワー M〇Sトランジスタ反転チャンネル領域の上層における チップの表面層に設けられ、前記ゲート領域とはゲート絶縁膜によって絶縁されたソ ース領域と、前記トレンチパワー M〇Sトランジスタ反転チャンネル領域の下層におけ るチップの裏面層に設けられたドレイン領域とを有し、前記ソース領域から前記ドレイ ン領域に流れる電流が、前記トレンチパワー M〇Sトランジスタ反転チャンネル領域を 、シリコンく 110 >結晶方向から 8° 以上 + 8° 以下の方向に流れる一方、前記 表層チャンネル MOSトランジスタは、反転チャンネル電流力 前記チップの表面部 分を、前記チップの表面と平行な方向に流れるように配設された表層チャンネル MO Sトランジスタ反転チャンネル領域を有することを特徴とする。
また、本発明のパワー ICデバイスの製造方法は、前記課題を解決するために、表 層チャンネル MOSトランジスタと Pチャンネル型トレンチパワー MOSトランジスタとが 同一チップに形成されるパワー ICデバイスの製造方法にぉレ、て、シリコンウェハ表面 の面方位力 シリコン(110)結晶面から 8° 以上 + 8° 以下の面方位であるシリコ ンウェハを用いるとともに、前記 Pチャンネル型トレンチパワー MOSトランジスタの製 造では、前記シリコンウェハ表面を垂直に穿孔して、その横壁の少なくとも 1面の面 方位が、シリコン(110)結晶面一8° 以上 + 8° 以下の面方位となるようにトレンチを 形成する工程と、前記トレンチ内にゲート領域を形成する工程と、前記トレンチの横 壁部分にトレンチパワー M〇Sトランジスタ反転チャンネル領域を形成する工程と、前 記トレンチパワー M〇Sトランジスタ反転チャンネル領域の上層におけるシリコンゥェ ハの表面層に、前記ゲート領域とはゲート絶縁膜によって絶縁されたソース領域を形 成する工程と、前記トレンチパワー MOSトランジスタ反転チャンネル領域の下層にお けるシリコンウェハの裏面層にドレイン領域を形成して、前記ソース領域から前記ドレ イン領域に流れる電流が、前記トレンチパワー MOSトランジスタ反転チャンネル領域 をシリコンく 110 >結晶方向—8° 以上 + 8° 以下の方向に流れるようにする工程と を含む一方、前記表層チャンネル M〇Sトランジスタの製造では、反転チャンネル電 流の方向が、前記シリコンウェハの表面と平行な方向となるように表層チャンネル M OSトランジスタ反転チャンネル領域を配設する工程を有することを特徴とする。
[0020] ここで、シリコン(110)結晶面とは、 z軸に平行な面であって、かつ X軸と 1で、 y軸と
1で交わる面を意味する。そして、シリコン(110)結晶面には、前記面と等価な面も含 む。なお、後述するシリコン(100)結晶面とは、シリコン結晶軸 (X軸、 y軸、 z軸)につ いて、 X軸と y軸とに平行な面、及び、それに等価な面 (y軸と z軸とに平行な面及び z 軸と X軸とに平行な面)を意味する。
[0021] また、シリコンく 110 >結晶方向とは、前記シリコン(110)結晶面及びこのシリコン(
110)結晶面と等価な面の法線方向を意味する。シリコン < 100 >結晶方向とは、前 記シリコン(100)結晶面及びこのシリコン(100)結晶面と等価な面の法線方向を意 味する。図 2 (a)及び図 2 (b)に結晶面と結晶方向との関係を示す。
[0022] また、面方位がシリコン(110)結晶面から 8° 以上 + 8° 以下の面とは、面の法 線と、シリコン(110)結晶面の法線とのなす角が 8° 以下である面を意味する。
[0023] また、シリコンく 110 >結晶方向力 一 8° 以上 + 8° 以下の方向とは、シリコンく
110 >結晶方向とのなす角が 8° 以下である方向を意味する。
[0024] 前記の発明によれば、 Pチャンネル型トレンチパワー MOSトランジスタの反転チヤ ンネル領域に流れる電流力 シリコンく 110 >結晶方向 ± 8° の範囲内で流れるの でパワー MOSトランジスタ部分の〇N抵抗が低くなる。
[0025] 詳しくは、本発明のパワー ICデバイスでは、 Pチャンネル型トレンチパワー M〇Sトラ ンジスタ反転チャンネル領域力 Sトレンチの横壁部分に設けられている(縦型反転チヤ ンネル領域)。そして、ソース領域とドレイン領域とは、前記トレンチパワー M〇Sトラン ジスタ反転チャンネル領域を挟んで、各々シリコンウェハの上層部と下層部とに形成 されている。したがって、反転チャンネル領域に誘起されて流れる電流は、シリコンゥ ェハの厚み方向に流れる。 [0026] ここで、本発明の Pチャンネル型トレンチパワー MOSトランジスタは、シリコン(110) 結晶面 ± 8° の範囲内の面を表面に有するシリコンウェハに形成されているので、シ リコンウェハの厚み方向は、シリコンく 110 >結晶方向 ± 8° となる。
[0027] したがって、反転チャンネル領域に流れる電流の方向は、シリコンく 110 >結晶方 向 ± 8° の範囲内となる。
[0028] そして、このシリコンく 110 >結晶方向は、図 3に示すように、シリコンく 100 >結晶 方向である場合に比べて、移動度が高い方向である。
[0029] したがって、 Pチャンネル型トレンチパワー MOSトランジスタの〇N抵抗を低減する こと力 Sできる。具体的には、 30%から 40%の低減が可能となる。
[0030] なお、本発明で、結晶面及び結晶方向に、 ± 8° の範囲を設けたのは、次の理由 による。
[0031] MOSトランジスタにおける移動度は、反転チャンネル領域が形成されたシリコン表 面の粗さに対する依存性が大きぐ表面の粗さが小さいほど、その移動度は大きくな る。
[0032] そして、シリコン表面の粗さは、 MOSトランジスタ製造工程におけるアルカリエッチ ングなどによって生じるが、その粗さの大きさは、非特許文献 1に示すように、シリコン 結晶面によって異なる。
[0033] 具体的には、シリコン(110)結晶面では、粗さはそれほど大きくなレ、が、面がシリコ ン(110)結晶面から傾くのにしたがって、粗さが大きくなる。
[0034] そこで、本発明では、望ましい移動度を得るために、シリコン表面の粗さが大きくな らない範囲として、前記 ± 8° の範囲を設定した。
[0035] 一方、表層チャンネル MOSトランジスタは、その反転チャンネル電流が前記チップ の表面部分を、前記チップの表面と平行な方向に流れるように配設されてレ、るので、 反転チャンネル電流の流れる方向を、シリコン結晶方向の任意の方向に設定するこ とができる。すなわち、表層チャンネル MOSトランジスタを形成する方位を、前記チッ プ表面で回転させることによって、反転チャンネル電流の流れる方向を 0° から 360 。 まで、任意の方位角に設定することができる。
[0036] したがって、形成する表層チャンネル MOSトランジスタに適した、反転チャンネル 電流の流れる方向を実現できるので、処理速度の速い表層チャンネル MOSトランジ スタを得ること力できる。
[0037] よって、パワー MOSトランジスタの ON抵抗が低ぐかつ表層チャンネル MOSトラ ンジスタの処理速度が速いパワー ICデバイス及びその製造方法を得ることができる。
[0038] また、本発明のパワー ICデバイスは、前記課題を解決するために、表層チャンネル MOSトランジスタと Pチャンネル型のトレンチパワー MOSトランジスタとが同一チップ に形成されているパワー ICデバイスにおいて、前記チップ表面は、シリコン(110)結 晶面であり、前記 Pチャンネル型のトレンチパワー MOSトランジスタは、前記チップの 表面から垂直に穿孔されることによって、その横壁の少なくとも 1面がシリコン(110) 結晶面となるように形成されたトレンチと、前記トレンチ内に形成されたゲート領域と、 前記トレンチの横壁部分に形成されたトレンチパワー M〇Sトランジスタ反転チャンネ ノレ領域と、前記トレンチパワー M〇Sトランジスタ反転チャンネル領域の上層における チップの表面層に設けられ、前記ゲート領域とはゲート絶縁膜によって絶縁されたソ ース領域と、前記トレンチパワー MOSトランジスタ反転チャンネル領域の下層におけ るチップの裏面層に設けられたドレイン領域とを有し、前記ソース領域から前記ドレイ ン領域に流れる電流が、前記トレンチパワー MOSトランジスタ反転チャンネル領域を シリコンく 110 >結晶方向に流れる一方、前記表層チャンネル MOSトランジスタは、 反転チャンネル電流が、前記チップの表面部分を、前記チップの表面と平行な方向 に流れるように配設された表層チャンネル MOSトランジスタ反転チャンネル領域を有 していることを特徴とする。

[0042] また、本発明のパワー ICデバイスの製造方法では、前記表層チャンネル MOSトラ ンジスタは、 P型表層チャンネル MOSトランジスタであり、前記表層チャンネル MOS トランジスタの製造では、反転チャンネル電流の方向が、前記シリコンウェハの表面と 平行な方向であり、かつシリコン < 110 >結晶方向一 8° 以上 + 8° 以下である方向 となるように表層チャンネル MOSトランジスタ反転チャンネル領域を配設する工程を 有することが好ましい。
[0043] これによつて、 P型表層チャンネル M〇Sトランジスタにおいて、反転チャンネル領 域を流れる電流が、シリコン < 110 >結晶方向 ± 8° の方向に流れるので、 P型表層 チャンネル M〇Sトランジスタの移動度が高くなり、処理速度が速くなる。
[0044] 例えば、図 5 (a)に、 P型表層チャンネル MOSトランジスタ(Pチャンネル型 MOSト ランジスタ)のドレイン電流 (反転チャンネル領域を流れる電流)強度について、シリコ ン結晶方向との関係を示す。図 5 (a)に示すように、ドレイン電流は、シリコンく 100 >結晶方向に比べ、シリコン < 110 >結晶方向の方が流れやすレ、。これは、 P型表 層チャンネル M〇Sトランジスタにおいて、ドレイン電流の流れる方向をシリコンく 11 0 >結晶方向にすることによって、処理速度が向上することを示すものである。
[0045] よって、 Pチャンネル型トレンチパワー M〇Sトランジスタの ON抵抗を低減したまま で、その論理回路などをつかさどる表層チャンネル MOSトランジスタの高速化をも同 時に達成することができる。
[0046] また、本発明のパワー ICデバイスでは、前記表層チャンネル M〇Sトランジスタは、 P型表層チャンネル M〇Sトランジスタであり、反転チャンネル電流が、前記チップの 表面部分を、前記チップの表面と平行な方向であり、かつシリコン < 110 >結晶方向 である方向に流れるように配設された表層チャンネル M〇Sトランジスタ反転チャンネ ノレ領域を有することが好ましレヽ。
[0047] また、本発明のパワー ICデバイスの製造方法では、前記表層チャンネル MOSトラ ンジスタは、 P型表層チャンネル MOSトランジスタであり、前記表層チャンネル MOS トランジスタの製造では、反転チャンネル電流の方向が、前記シリコンウェハの表面と 平行な方向であり、かつシリコンく 110 >結晶方向である方向となるように表層チヤ ンネル MOSトランジスタ反転チャンネル領域を配設する工程を有することが好ましい
[0048] これによつて、反転チャンネル領域を流れる電流がシリコンく 110 >結晶方向であ る場合には、前記 P型表層チャンネル MOSトランジスタのホールの移動度がより大き くなり、〇N抵抗をより低くすることができる。
[0049] また、本発明のパワー ICデバイスでは、前記表層チャンネル M〇Sトランジスタは、 N型表層チャンネル M〇Sトランジスタであり、反転チャンネル電流が、前記チップの 表面部分を、前記チップの表面と平行な方向であり、かつシリコン < 100 >結晶方向 から— 8° 以上 + 8° 以下である方向に流れるように配設された表層チャンネル MO Sトランジスタ反転チャンネル領域を有することが好ましい。
[0050] また、本発明のパワー ICデバイスの製造方法では、前記表層チャンネル M〇Sトラ ンジスタは、 N型表層チャンネル M〇Sトランジスタであり、前記表層チャンネル MOS トランジスタの製造では、反転チャンネル電流の方向が、前記シリコンウェハの表面と 平行な方向であり、かつシリコン < 100 >結晶方向 8° 以上 + 8° 以下である方向 となるように表層チャンネル MOSトランジスタ反転チャンネル領域を配設する工程を 有することが好ましい。
[0051] これによつて、 N型表層チャンネル MOSトランジスタにおいて、反転チャンネル領 域を流れる電流が、シリコン < 100 >結晶方向 ± 8° の方向に流れるように形成され ているので、 N型表層チャンネル M〇Sトランジスタの移動度が高くなり、処理速度が 速くなる。

[0122] より詳しくは、本実施の形態のパワー ICデバイス 1では、 Pチャンネル型トレンチパヮ 一 MOSトランジスタ 10の反転チャンネル領域 22がトレンチ 3の横壁近傍部分に設け られている(縦型反転チャンネル領域)。そして、ソース領域 14とドレイン領域 13は、 前記反転チャンネル領域 12を挟んで、各々シリコンウェハ 2の上層部と下層部とに 形成されている。したがって、反転チャンネル領域 12に誘起されて流れる電流は、シ リコンウェハ 2の厚み方向に流れる。一方、本実施の形態のパワー ICデバイス 1は、 シリコン(110)結晶面を表面に有するシリコンウェハ 2に形成されてレ、るので、シリコ ンウェハ 2の厚み方向は、シリコンく 110 >結晶方向となる。よって、反転チャンネル 領域 12に流れる電流の方向は、シリコンく 110 >結晶方向となる。その結果、チャン ネル電流の方向がシリコンく 100 >結晶方向である場合に比べて、移動度が高くな り、 ON抵抗を 30%から 40%抑制することができる。
[0123] さらに、本実施の形態の表層チャンネル M〇Sトランジスタ 20 (CMOSトランジスタ) の反転チャンネル領域 22は、その反転チャンネル領域 22を流れる電流がシリコンく 110 >結晶方向に流れるように形成されている。したがって前記の通り、特に P型 M OSトランジスタ部分のホールの移動度が高くなり、処理速度が速くなる。

[0126] また、本実施の形態のパワー ICデバイス 1では、 Pチャンネル型トレンチパワー MO Sトランジスタ 10は、トレンチ 3内壁面に第一層と第二層とからなるゲート絶縁膜 16を 有し、前記第一層は、 Arラジカル雰囲気下又は Krラジカル雰囲気下でトレンチ内部 をプラズマ酸化することによって形成された層であり、前記第二層は、前記第一層の 上に CVD酸化によって積層された層である。したがって、トレンチ 3内壁のシリコン(1 10)結晶面にゲート絶縁膜 16が形成される場合であっても、絶縁破壊が起こりにくく 、大電流を扱うことができる。
[0127] また、本実施の形態のパワー ICデバイス 1では、 Pチャンネル型トレンチパワー MO Sトランジスタ 10のゲート絶縁膜 16の第一層は、 5〜8nmの厚みを有する一方、前記 ゲート絶縁膜の第二層は、 30〜: !OOnmの厚みを有している。したがって、大電流の 取扱い可能なゲート絶縁膜 16を、より効果的に形成することができる。
[0128] また、本実施の形態のパワー ICデバイス 1は、表層チャンネル MOSトランジスタ 20
(CMOSトランジスタ)が、 Pチャンネル型トレンチパワー MOSトランジスタ 10の制御 用として形成されている。したがって、一つのチップ 2aのみで、 Pチャンネル型トレン チパワー MOSトランジスタ 10の安全な作動を確保することができる。
[0129] なお、本発明は上述した実施の形態に限定されるものではなぐ請求項に示した範 囲で種々の変更が可能である。すなわち、請求項に示した範囲で適宜変更した技術 的手段を組み合わせて得られる実施形態についても本発明の技術的範囲に含まれ る。
[0130] 例えば、前記実施の形態においては、トレンチ 3の個数を 4個とした力 これに限定 されることなく、 1個又は 4個以外の複数個とすることも可能である。トレンチ 3の個数 を少なくすると、パワー ICデバイス 1を高密度化することが可能となり、一方、トレンチ 3の個数を多くすると、ドレイン領域 13を流れる電流を多くすることが可能となる。そこ で、パワー ICデバイス 1を高密度化する点とドレイン領域 13を流れる電流を確保する 点とを両立させるという観点から、 2個から 10個が好ましい。さらには、製造工程が容 易になり、製造コストが低くなるとの観点から、 2個から 5個がより好ましい。
[0131] また、前記実施の形態においては、ゲート絶縁膜 16を、プラズマ酸化と CVD酸化 とによって形成しているが、これに限定されることはなぐ例えばプラズマ酸化のみで 形成することも可能である。
[0132] さらに、 Pチャンネル型トレンチパワー MOSトランジスタ 10と同一チップ 2a内に形成 外)に付いては、特に限定するものではない。本発明のパワー ICデバイス 1は、 (110 )結晶面を表面に有するシリコンウェハ 2に形成されている。したがって、シリコンゥェ ハ表面に形成された Nチャンネル型 MOSトランジスタは、 (100)結晶面を表面に有 するシリコンウェハに形成された場合と比較して、移動度が低下する可能性がある。 そこで、 目的に応じて適宜、 Nチャンネル型 MOSトランジスタと Pチャンネル型 MOS トランジスタとの割合を変更するなどして設計変更をすることが可能である。
[0133] また、上記実施の形態では、表層チャンネル M〇Sトランジスタ 20としての CMOSト ランジスタにおける、 P型部分と N型部分とでの反転チャンネル電流の流れる方向は 、互いに平行な方向であった。し力し、表層チャンネル M〇Sトランジスタ 20としての CMOSトランジスタにおける、 P型部分と N型部分との反転チャンネル電流の流れる 方向は、上記実施の形態に記載した平行な方向に限られず、例えば、互いに直交し た方向などとすることもできる。
[0134] また、本発明の表層チャンネル MOSトランジスタは、上記 CMOSトランジスタに限 定されず、例えば、 P型表層チャンネル MOSトランジスタ単独や、 N型表層チャンネ ル MOSトランジスタ単独、又は、それらの組合せとしてもよレ、。
[0135] そして、上記のように、例えば CMOSトランジスタにおいて、 P型部分と N型部分と の反転チャンネル電流の流れる方向を異ならせる場合や、表層チャンネル MOSトラ ンジスタを、 CMOSトランジスタとしてではなぐ例えば P型表層チャンネル MOSトラ ンジスタ単独や、 N型表層チャンネル MOSトランジスタ単独などとする場合には、そ の各々の反転チャンネル電流の方向を下記のようにすることが好ましい。
[0136] すなわち、 P型における反転チャンネル電流の流れる方向は、シリコンく 110 >結 晶方向から 8° 以上 + 8° 以下である方向が好ましぐ一方 N型における反転チヤ ンネル電流の流れる方向は、シリコンく 100 >結晶方向から 8° 以上 + 8° 以下 である方向が好ましい。
[0137] さらには、 P型における反転チャンネル電流の流れる方向は、シリコンく 110 >結 晶方向であることがより好ましぐ一方 N型における反転チャンネル電流の流れる方 向は、シリコンく 100 >結晶方向であることがより好ましい。
[0138] チップの表面はシリコン(110)結晶面上に形成されており、表層チャンネル MOSト ランジスタ反転チャンネル領域及び Pチャンネル型トレンチパワー M〇Sトランジスタ 反転チャンネル領域は、各反転チャンネル領域に流れる電流がシリコンく 110 >結 晶方向に流れるように設けられている。 [0139] 本発明のパワー ICデバイス及びその製造方法では、以上のように、前記チップ表 面の面方位力 シリコン(110)結晶面から 8° 以上 + 8° 以下の面方位であり、前 記表層チャンネル MOSトランジスタは、反転チャンネル電流力 前記チップの表面 部分を、前記チップの表面と平行な方向に流れるように配設されている。
[0140] それゆえ、パワー MOSトランジスタの〇N抵抗が低ぐかつ表層チャンネル MOSト ランジスタの処理速度が速いパワー ICデバイス及びその製造方法を提供することが できるという効果を奏する。
産業上の利用の可能性
[0141] 本発明は、移動度が高くかつ耐高電圧及び耐高電圧特性を有する Pチャンネル型 トレンチパワー MOSトランジスタ 10と表層チャンネル MOSトランジスタ 20とを低コス トで提供するものである。すなわち、高電流及び高電圧の取扱いが可能なパワー IC デバイス 1を提供するものである。したがって、高電圧、高電流でのスイッチングが必 要な回路などに適用できる。

Claims

請求の範囲
[1] 表層チャンネル MOSトランジスタと Pチャンネル型トレンチパワー M〇Sトランジスタ とが同一チップに形成されているパワー ICデバイスにおいて、
前記チップ表面の面方位力 S、シリコン(110)結晶面から一 8° 以上 + 8° 以下の面 方位であり、
前記 Pチャンネル型トレンチパワー MOSトランジスタは、
前記チップの表面から垂直に穿孔されることによって、その横壁の少なくとも 1面の 面方位が、シリコン(110)結晶面から 8° 以上 + 8° 以下の面方位となるように形 成されたトレンチと、
前記トレンチ内に形成されたゲート領域と、
前記トレンチの横壁部分に形成されたトレンチパワー MOSトランジスタ反転チャン ネル領域と、
前記トレンチパワー MOSトランジスタ反転チャンネル領域の上層におけるチップの 表面層に設けられ、前記ゲート領域とはゲート絶縁膜によって絶縁されたソース領域 と、
前記トレンチパワー M〇Sトランジスタ反転チャンネル領域の下層におけるチップの 裏面層に設けられたドレイン領域とを有し、
前記ソース領域から前記ドレイン領域に流れる電流力 S、前記トレンチパワー M〇Sト ランジスタ反転チャンネル領域を、シリコンく 110 >結晶方向から— 8° 以上 + 8° 以下の方向に流れる一方、
前記表層チャンネル MOSトランジスタは、
反転チャンネル電流が、前記チップの表面部分を、前記チップの表面と平行な方 向に流れるように配設された表層チャンネル M〇Sトランジスタ反転チャンネル領域を 有してレ、ることを特徴とするパワー ICデバイス。 あり、
反転チャンネル電流が、前記チップの表面部分を、前記チップの表面と平行な方 向であり、かつシリコンく 110 >結晶方向から 8° 以上 + 8° 以下である方向に流 れるように配設された表層チャンネル MOSトランジスタ反転チャンネル領域を有して レ、ることを特徴とする請求項 1に記載のパワー ICデバイス。 あり、
反転チャンネル電流が、前記チップの表面部分を、前記チップの表面と平行な方 向であり、かつシリコンく 100 >結晶方向から— 8° 以上 + 8° 以下である方向に流 れるように配設された表層チャンネル MOSトランジスタ反転チャンネル領域を有して レ、ることを特徴とする請求項 1に記載のパワー ICデバイス。
[4] 前記 Pチャンネル型トレンチパワー MOSトランジスタは、トレンチの横壁の面方位が 、シリコン(1 10)結晶面から一 8° 以上 + 8° 以下の面方位と平行となるように並設さ れた複数のトレンチを有していることを特徴とする請求項 1から 3のいずれか一項に記 載のパワー ICデバイス。
[5] 表層チャンネル MOSトランジスタと Pチャンネル型のトレンチパワー MOSトランジス タとが同一チップに形成されているパワー ICデバイスにおいて、
前記チップ表面は、シリコン(1 10)結晶面であり、
前記 Pチャンネル型のトレンチパワー MOSトランジスタは、
前記チップの表面から垂直に穿孔されることによって、その横壁の少なくとも 1面が シリコン(1 10)結晶面となるように形成されたトレンチと、
前記トレンチ内に形成されたゲート領域と、
前記トレンチの横壁部分に形成されたトレンチパワー MOSトランジスタ反転チャン ネル領域と、
前記トレンチパワー M〇Sトランジスタ反転チャンネル領域の上層におけるチップの 表面層に設けられ、前記ゲート領域とはゲート絶縁膜によって絶縁されたソース領域 と、
前記トレンチパワー M〇Sトランジスタ反転チャンネル領域の下層におけるチップの 裏面層に設けられたドレイン領域とを有し、
前記ソース領域から前記ドレイン領域に流れる電流力 S、前記トレンチパワー M〇Sト ランジスタ反転チャンネル領域をシリコンく 1 10 >結晶方向に流れる一方、 前記表層チャンネル MOSトランジスタは、
反転チャンネル電流が、前記チップの表面部分を、前記チップの表面と平行な方 向に流れるように配設された表層チャンネル MOSトランジスタ反転チャンネル領域を 有してレ、ることを特徴とするパワー ICデバイス。 あり、
反転チャンネル電流が、前記チップの表面部分を、前記チップの表面と平行な方 向であり、かつシリコン < 110 >結晶方向である方向に流れるように配設された表層 チャンネル M〇Sトランジスタ反転チャンネル領域を有していることを特徴とする請求 項 5に記載のパワー ICデバイス。 あり、
反転チャンネル電流が、前記チップの表面部分を、前記チップの表面と平行な方 向であり、かつシリコンく 100 >結晶方向である方向に流れるように配設された表層 チャンネル MOSトランジスタ反転チャンネル領域を有していることを特徴とする請求 項 5に記載のパワー ICデバイス。
[8] 前記 Pチャンネル型のトレンチパワー MOSトランジスタは、トレンチの横壁がシリコ ン(110)結晶面と平行となるように並設された複数のトレンチを有してレ、ることを特徴 とする請求項 5から 7のいずれか一項に記載のパワー ICデバイス。
[9] 前記表層チャンネル MOSトランジスタは、 P型表層チャンネル MOSトランジスタと N型表層チャンネル MOSトランジスタとが一対として形成された表層チャンネル CM OSトランジスタであることを特徴とする請求項 1又は 5に記載のパワー ICデバイス。
[10] 前記 Pチャンネル型トレンチパワー MOSトランジスタは、
トレンチ内壁面に第一層と第二層とからなるゲート絶縁膜を有し、
前記第一層は、 Arラジカル雰囲気下又は Krラジカル雰囲気下でトレンチ内部をプ ラズマ酸化することによって形成された層であり、
前記第二層は、前記第一層の上に CVD酸化によって積層された層であることを特 徴とする請求項 1から 3及び 5から 7の、レ、ずれか一項に記載のパワー ICデバイス。 [11] 前記 Pチャンネル型トレンチパワー MOSトランジスタは、
トレンチ内壁面に第一層と第二層とからなるゲート絶縁膜を有し、
前記第一層は、 Arラジカル雰囲気下又は Krラジカル雰囲気下でトレンチ内部をプ ラズマ酸化することによって形成された層であり、
前記第二層は、前記第一層の上に CVD酸化によって積層された層であることを特 徴とする請求項 4に記載のパワー ICデバイス。
[12] 前記 Pチャンネル型トレンチパワー MOSトランジスタは、
トレンチ内壁面に第一層と第二層とからなるゲート絶縁膜を有し、
前記第一層は、 Arラジカル雰囲気下又は Krラジカル雰囲気下でトレンチ内部をプ ラズマ酸化することによって形成された層であり、
前記第二層は、前記第一層の上に CVD酸化によって積層された層であることを特 徴とする請求項 8に記載のパワー ICデバイス。
[13] 前記 Pチャンネル型トレンチパワー MOSトランジスタは、
トレンチ内壁面に第一層と第二層とからなるゲート絶縁膜を有し、
前記第一層は、 Arラジカル雰囲気下又は Krラジカル雰囲気下でトレンチ内部をプ ラズマ酸化することによって形成された層であり、
前記第二層は、前記第一層の上に CVD酸化によって積層された層であることを特 徴とする請求項 9に記載のパワー ICデバイス。
[14] 前記ゲート絶縁膜の第一層は、 5〜8nmの厚みを有する一方、
前記ゲート絶縁膜の第二層は、 30〜100nmの厚みを有することを特徴とする請求 項 10に記載のパワー ICデバイス。
[15] 前記ゲート絶縁膜の第一層は、 5〜8nmの厚みを有する一方、
前記ゲート絶縁膜の第二層は、 30〜100nmの厚みを有することを特徴とする請求 項 11から 13のいずれか一項に記載のパワー ICデバイス。
[16] 前記表層チャンネル MOSトランジスタ力 前記 Pチャンネル型トレンチパワー MOS トランジスタの制御用として形成されていることを特徴とする請求項 1又は 5に記載の パワー ICデバイス。
[17] 表層チャンネル MOSトランジスタと Pチャンネル型トレンチパワー M〇Sトランジスタ とが同一チップに形成されるパワー ICデバイスの製造方法において、
シリコンウェハ表面の面方位が、シリコン(110)結晶面から 8° 以上 + 8° 以下 の面方位であるシリコンウェハを用いるとともに、
前記 Pチャンネル型トレンチパワー MOSトランジスタの製造では、
前記シリコンウェハ表面を垂直に穿孔して、その横壁の少なくとも 1面の面方位が、 シリコン(110)結晶面— 8° 以上 + 8° 以下の面方位となるようにトレンチを形成する 工程と、
前記トレンチ内にゲート領域を形成する工程と、
前記トレンチの横壁部分にトレンチパワー M〇Sトランジスタ反転チャンネル領域を 形成する工程と、
前記トレンチパワー M〇Sトランジスタ反転チャンネル領域の上層におけるシリコン ウェハの表面層に、前記ゲート領域とはゲート絶縁膜によって絶縁されたソース領域 を形成する工程と、
前記トレンチパワー MOSトランジスタ反転チャンネル領域の下層におけるシリコン ウェハの裏面層にドレイン領域を形成して、前記ソース領域から前記ドレイン領域に 流れる電流が、前記トレンチパワー MOSトランジスタ反転チャンネル領域をシリコン < 110 >結晶方向 8° 以上 + 8° 以下の方向に流れるようにする工程とを含む一 方、
前記表層チャンネル MOSトランジスタの製造では、
反転チャンネル電流の方向が、前記シリコンウェハの表面と平行な方向となるように 表層チャンネル MOSトランジスタ反転チャンネル領域を配設する工程を有することを 特徴とするパワー ICデバイスの製造方法。 あり、
前記表層チャンネル MOSトランジスタの製造では、
反転チャンネル電流の方向が、前記シリコンウェハの表面と平行な方向であり、か つシリコンく 110 >結晶方向— 8° 以上 + 8° 以下である方向となるように表層チヤ ンネル MOSトランジスタ反転チャンネル領域を配設する工程を有することを特徴とす る請求項 17に記載のパワー ICデバイスの製造方法。 あり、
前記表層チャンネル MOSトランジスタの製造では、
反転チャンネル電流の方向が、前記シリコンウェハの表面と平行な方向であり、か つシリコンく 100 >結晶方向— 8° 以上 + 8° 以下である方向となるように表層チヤ ンネル MOSトランジスタ反転チャンネル領域を配設する工程を有することを特徴とす る請求項 17に記載のパワー ICデバイスの製造方法。
[20] 表層チャンネル MOSトランジスタと Pチャンネル型トレンチパワー M〇Sトランジスタ とが同一チップに形成されるパワー ICデバイスの製造方法において、
シリコンウェハ表面力 シリコン(110)結晶面であるシリコンウェハを用いるとともに 前記 Pチャンネル型トレンチパワー MOSトランジスタの製造では、
前記シリコンウェハ表面を垂直に穿孔して、その横壁の少なくとも 1面がシリコン(1 10)結晶面となるようにトレンチを形成する工程と、
前記トレンチ内にゲート領域を形成する工程と、
前記トレンチの横壁部分にトレンチパワー MOSトランジスタ反転チャンネル領域を 形成する工程と、
前記トレンチパワー MOSトランジスタ反転チャンネル領域の上層におけるシリコン ウェハの表面層に、前記ゲート領域とはゲート絶縁膜によって絶縁されたソース領域 を形成する工程と、
前記トレンチパワー M〇Sトランジスタ反転チャンネル領域の下層におけるシリコン ウェハの裏面層にドレイン領域を形成して、前記ソース領域から前記ドレイン領域に 流れる電流が、前記トレンチパワー M〇Sトランジスタ反転チャンネル領域をシリコン < 110 >結晶方向に流れるようにする工程とを含む一方、
前記表層チャンネル MOSトランジスタの製造では、
反転チャンネル電流の方向が、前記シリコンウェハの表面と平行な方向となるように 表層チャンネル M〇Sトランジスタ反転チャンネル領域を配設する工程を有することを 特徴とするパワー ICデバイスの製造方法。 あり、
前記表層チャンネル MOSトランジスタの製造では、
反転チャンネル電流の方向が、前記シリコンウェハの表面と平行な方向であり、か つシリコンく 110 >結晶方向である方向となるように表層チャンネル M〇Sトランジス タ反転チャンネル領域を配設する工程を有することを特徴とする請求項 20に記載の パワー ICデバイスの製造方法。 あり、
前記表層チャンネル MOSトランジスタの製造では、
反転チャンネル電流の方向が、前記シリコンウェハの表面と平行な方向であり、か つシリコンく 100〉結晶方向である方向となるように表層チャンネル MOSトランジス タ反転チャンネル領域を配設する工程を有することを特徴とする請求項 20に記載の パワー ICデバイスの製造方法。
[23] 前記 Pチャンネル型トレンチパワー MOSトランジスタのゲート絶縁膜の製造では、
Arラジカル雰囲気下又は Krラジカル雰囲気下でトレンチ内部をプラズマ酸化して 第一層を形成する第一層形成工程と、
前記第一層の上に CVD酸化して第二層を形成する第二層形成工程とを含むこと を特徴とする請求項 17又は 20に記載のパワー ICデバイスの製造方法。
