[0001] 本発明は、インターコネクタ付き太陽電池、太陽電池モジュールおよび太陽電池モ ジュールの製造方法に関し、特に、マイクロクラックの発生を抑制することができるとと もに太陽電池モジュールに適用したときの出力の低下を抑制することができるインタ 一コネクタ付き太陽電池、それを用いた太陽電池モジュールおよびその太陽電池モ ジュールの製造方法に関する。
背景技術
[0002] 近年、エネルギ資源の枯渴の問題や大気中の COの増加のような地球環境問題な

ど力 クリーンなエネルギの開発が望まれており、特に太陽電池を用いた太陽光発 電が新しいエネルギ源として開発、実用化され、発展の道を歩んでいる。
[0003] 図 9 (A)に従来の太陽電池の受光面の模式的な平面図を示し、図 9 (B)に図 9 (A) に示す受光面を有する従来の太陽電池の裏面の模式的な平面図を示し、図 9 (C) に、図 9 (A)および図 9 (B)の IXC— IXCに沿った模式的な断面図を示す。ここで、 従来の太陽電池の受光面においては、図 9 (A)に示すように、 p型シリコン基板 3上 に受光面接続用バスバー電極 1と受光面集電用電極 2とが備えられている。ここで、 従来の太陽電池は、受光面接続用バスバー電極 1の上面に、インターコネクタ 4が接 続されている。
[0004] また、従来の太陽電池の裏面においては、図 9 (B)に示すように、 p型シリコン基板 3上に裏面接続用バスバー電極 5と裏面集電用電極 6とが備えられて 、る。ここで、 裏面接続用バスバー電極 5の上面にも、インターコネクタ 4が接続されて 、る。
[0005] 図 9 (C)に示すように、従来の太陽電池にお!/、ては、 p型シリコン基板 3の受光面と なる方の主面には n型不純物拡散層 8が形成されており、 n型不純物拡散層 8上に反 射防止膜 7が形成されている。また、 p型シリコン基板 3の裏面となる方の主面には p 型不純物拡散層 9が形成されている。
[0006] 上記の従来の太陽電池を複数接続してストリングを形成し、そのストリングを EVA ( エチレンビュルアセテート)などの充填材に封止することによって、太陽電池モジユー ルが得られる。
[0007] 010 (A)に、従来の太陽電池モジュールの受光面の模式的な平面図を示し、図 1 0 (B)に、図 10 (A)に示す XB—XBに沿った模式的な断面図を示す。ここで、従来 の太陽電池モジュールは、図 10 (A)に示すように、インターコネクタ 4同士をバスバ 一インターコネクタ 72で接続して構成されている。また、従来の太陽電池モジュール は、図 10 (B)に示すように、上記の従来の太陽電池が複数接続されたストリングがガ ラス板 21と保護フィルム 24との間に EVA力もなる充填材 22によって封止された構成 となっている。
[0008] また、図 11 (A)に、図 10 (A)に示す XIA—XIAに沿った模式的な断面図を示し、 図 11 (B)に図 11 (A)に示す太陽電池モジュールを上面力 見た模式的な平面図を 示す。ここで、図 11 (A)に示すように、従来の太陽電池モジュールにおいては、受光 面接続用バスバー電極 1によるシャドウロスに起因する変換効率の低下を防止する ために、金属導体 26とその周囲を被覆するはんだ 27と力もなるインターコネクタ 4の 幅 dと受光面接続用バスバー電極 1の幅 Dとが同一になっている。

発明の開示
発明が解決しょうとする課題
[0009] 近年、低コストで太陽電池を生産するため、 p型シリコン基板 3の薄型化が必要とさ れている。し力しながら、図 11 (A)に示すように、インターコネクタ 4の幅 dと受光面接 続用バスバー電極 1の幅 Dとが同一である場合には、インターコネクタ 4の接続時に お!、て、 p型シリコン基板 3とインターコネクタ 4との熱膨張の違 、から受光面接続用 バスバー電極 1のエッジに沿った部分に応力が集中し、図 11 (A)および図 11 (B)に 示すように、 p型シリコン基板 3の受光面にマイクロクラック 51が発生するという問題が あった。また、 p型シリコン基板 3の厚さが厚い場合にはマイクロクラック 51はほとんど 発生しないが、 p型シリコン基板 3の薄型化を進める中で、 p型シリコン基板 3の厚さが
特に 160 m以下となった場合にはマイクロクラック 51の発生量が増加することがわ かった。
[0010] たとえば、特許文献 1には、インターコネクタ 4と受光面接続用バスバー電極 1との 接着強度を向上させるために、受光面接続用バスバー電極 1を分割または幅広にし 、はんだフィレットを形成しやすくすることが提案されている。しかしながら、この方法 においては、インターコネクタ 4と受光面接続用バスバー電極 1との接着強度を向上 させる効果しかなぐマイクロクラック 51の発生を抑制することはできない。
[0011] また、特許文献 2には、受光面接続用ノ スバー電極 1のエッジ部と太陽電池モジュ ールの充填材 22とを接触させることによってマイクロクラック 51の発生を抑制する方 法が開示されている。これは、受光面接続用バスバー電極 1のエッジ部を充填材若し くははんだレジストなどで被覆することで応力を緩和するものである。し力しながら、こ の方法においては、 p型シリコン基板 3の厚さが 160 m以下の薄型になると、インタ 一コネクタ 4と p型シリコン基板 3との熱膨張の差により、はんだ付けするときの p型シリ コン基板 3とインターコネクタ 4の熱膨張の違いによる応力でマイクロクラック 51が発 生することが明ら力となった。はんだレジストなどを受光面接続用バスバー電極 1の周 辺に塗布する場合は、その分追加工程が必要となり、製造コストが高くなる。また、特 許文献 2には、受光面接続用ノ スバー電極 1のエッジ部を剛性の高いはんだで被覆 しないため応力が緩和されると記載されているが、 p型シリコン基板 3の厚さを 160 m以下としたときは、受光面接続用バスバー電極 1のエッジ部をはんだで被覆しない 場合でも受光面接続用バスバー電極 1の周辺にマイクロクラック 51が発生することが 判明した。
[0012] 上記事情に鑑みて、本発明の目的は、マイクロクラックの発生を抑制することができ るとともに太陽電池モジュールに適用したときに出力の低下を抑制することができるィ ンターコネクタ付き太陽電池、それを用いた太陽電池モジュールおよびその太陽電 池モジュールの製造方法を提供することにある。
課題を解決するための手段
[0013] 本発明は、受光面にバスバー電極と集電用電極とが備えられており、インターコネ クタがバスバー電極の上面に接続されたインターコネクタ付き太陽電池であって、バ
スバー電極の幅がインターコネクタの幅よりも広ぐバスバー電極の上面の幅方向の インターコネクタが接続されて 、な 、領域に、はんだが形成されて ヽな 、箇所がある ことを特徴とするインターコネクタ付き太陽電池である。
[0014] ここで、本発明のインターコネクタ付き太陽電池においては、バスバー電極の幅が インターコネクタの幅の 120%以上であることが好ましい。
[0015] また、本発明のインターコネクタ付き太陽電池においては、バスバー電極の幅がィ ンターコネクタの幅の 140%以下であることが好ましい。
[0016] また、本発明のインターコネクタ付き太陽電池において、インターコネクタは、導体と
、導体を被覆するはんだと、力も構成されていることが好ましい。
[0017] また、本発明は、上記のインターコネクタ付き太陽電池が複数接続されており、充 填材により封止されていることを特徴とする太陽電池モジュールである。
[0018] さらに、本発明は、上記の太陽電池モジュールを製造する方法であって、半導体基 板の一主面上にバスバー電極および集電用電極をそれぞれ形成する工程と、インタ 一コネクタをバスバー電極に接続してインターコネクタ付き太陽電池を形成する工程 と、インターコネクタ付き太陽電池を複数接続して充填材により封止する工程と、を含 む、太陽電池モジュールの製造方法である。
発明の効果
[0019] 本発明によれば、マイクロクラックの発生を抑制することができるとともに太陽電池モ ジュールに適用したときの出力の低下を抑制することができるインターコネクタ付き太 陽電池、それを用いた太陽電池モジュールおよびその太陽電池モジュールの製造 方法を提供することができる。

発明を実施するための最良の形態
[0022] 以下、本発明の実施の形態について説明する。なお、本発明の図面において、同 一の参照符号は、同一部分または相当部分を表わすものとする。

面図を示し、図 1 (B)に図 1 (A)に示す受光面を有する本発明のインターコネクタ付 き太陽電池の裏面の模式的な平面図を示し、図 1 (C)に、図 1 (A)および図 1 (B)の I C—ICに沿った模式的な断面図を示す。
[0024] ここで、本発明のインターコネクタ付き太陽電池の受光面においては、図 1 (A)に示 すように、たとえば半導体基板の一例である p型シリコン基板 3上に受光面接続用バ スバー電極 1と受光面集電用電極 2とが備えられている。また、本発明のインターコネ クタ付き太陽電池においては、受光面接続用バスバー電極 1の上面にインターコネク タ 4が接続されている。
[0025] また、本発明のインターコネクタ付き太陽電池の裏面においては、図 1 (B)に示すよ うに、 P型シリコン基板 3上に裏面接続用ノ スバー電極 5と裏面集電用電極 6とが備え られている。ここで、裏面接続用バスバー電極 5の上面にもインターコネクタ 4が接続 されている。
[0026] 図 1 (C)に示すように、本発明のインターコネクタ付き太陽電池においては、 p型シリ コン基板 3の受光面には n型不純物拡散層 8が形成されており、 n型不純物拡散層 8 上に反射防止膜 7が形成されている。また、 p型シリコン基板 3の裏面には p型不純物 拡散層 9が形成されている。この p型不純物拡散層 9は BSF (Back Surface Field ;裏面電界)層と呼ばれ、 p型シリコン基板 3の裏面近傍に pp+層の障壁を形成する 。これにより、 p型シリコン基板 3内で生成された少数キャリアが p型シリコン基板 3の裏 面に向かわないようにすることができるため、 pn接合部に到達するものが増加し、光 電流を増加させる。さらに、 PP+層間のエネルギ差が開放電圧の増大をもたらす。
[0027] 図 2に、図 1 (A)の II IIに沿った模式的な拡大断面図を示す。本発明のインター コネクタ付き太陽電池の受光面にぉ 、て、受光面接続用バスバー電極 1の上面に接 続されているインターコネクタ 4は、金属導体 26とそれを被覆する導電体としてのは んだ 27とから構成されている。ここで、本発明のインターコネクタ付き太陽電池にお いては、受光面接続用バスバー電極 1の幅 Dがインターコネクタ 4の幅 dよりも広ぐ受 光面接続用バスバー電極 1の上面の幅方向のインターコネクタ 4が接続されて!、な!/、 領域 Rに、はんだ 27が形成されていない箇所がある(すなわち、受光面接続用バス バー電極 1の上面の幅方向のインターコネクタ 4が接続されていない領域 Rの少なく
とも一部が露出している)ことを特徴としている。これは、本発明者が鋭意検討した結 果、受光面接続用ノ スバー電極 1の幅 Dをインターコネクタ 4の幅 dよりも広くすること で受光面接続用ノ スバー電極 1のエッジ部に力かる応力を分散してマイクロクラック の発生を抑制することができることを見いだしたことによるものである。
[0028] また、図 3の太陽電池モジュールの模式的拡大断面図に示すように、本発明のイン ターコネクタ付き太陽電池を受光面保護部材の一例であるガラス板 21と裏面保護部 材の一例である保護フィルム 24との間にたとえば EVAなど力もなる充填材 22によつ て封止して太陽電池モジュールを作製した場合には、受光面接続用バスバー電極 1 の上面の幅方向のインターコネクタ 4が接続されて 、な 、領域 Rで反射した入射光 2 5を再度ガラス板 21で反射させることによって本発明のインターコネクタ付き太陽電 池に入射させることができる。これにより、本発明のインターコネクタ付き太陽電池を 太陽電池モジュールに適用した場合には、出力の低下を抑制することができる。
[0029] ここで、本発明のインターコネクタ付き太陽電池においては、受光面接続用バスバ 一電極 1の幅 Dがインターコネクタ 4の幅 dの 120%以上であることが好ましい。受光 面接続用バスバー電極 1の幅 Dがインターコネクタ 4の幅 dの 120%以上である場合 には、マイクロクラックの発生をより抑制することができる傾向にある。
[0030] また、受光面接続用バスバー電極 1の幅 Dはインターコネクタ 4の幅 dの 140%以下 であることが好まし 、。受光面接続用バスバー電極 1の幅 Dがインターコネクタ 4の幅 dの 140%以下である場合には、マイクロクラックの発生を特に抑制することができる とともに、本発明のインターコネクタ付き太陽電池を太陽電池モジュールに適用した ときのシャドウロスによる出力の低下を特に抑制することができる傾向にある。
[0031] 図 4 (A)〜 (H)に、本発明のインターコネクタ付き太陽電池の製造方法の一例を図 解する模式的な断面図を示す。以下、図 4 (A)〜(H)を参照して、本発明のインター コネクタ付き太陽電池の製造方法の一例について説明する。
[0032] まず、図 4 (A)に示すように、たとえばワイヤーソーなどを用いて多結晶の p型シリコ ンインゴットをたとえば 160 m程度の厚さに切り出すことによって、 p型シリコン基板 3を形成する。ここで、 p型シリコン基板 3の表面にはワイヤーソーなどによってダメー ジ層 10が形成される。なお、 p型シリコン基板 3としては単結晶シリコンを用いることも
できる。
[0033] 次に、図 4 (B)に示すように、たとえばフッ酸と水と硝酸とからなる酸溶液を用いたェ ツチングによって、ダメージ層 10を除去するとともに、 p型シリコン基板 3の受光面およ び裏面に大きな段差を有する凹凸(図示せず)を形成する。なお、 p型シリコン基板 3 としては単結晶シリコンを用いた場合には、 KOH (水酸ィ匕カリウム)または NaOHにィ ソプロピルアルコールを添カ卩したアルカリ溶液を用いた異方性エッチングを行なって 凹凸を形成することもできる。
[0034] 次 、で、図 4 (C)に示すように、 pn接合分離を目的として、 p型シリコン基板 3の裏 面となる方の主面の周縁部にたとえばシリコンおよびチタンを含む溶液力 なるマス ク材 11をスピンコータにより塗布する。
[0035] そして、図 4 (D)に示すように、 p型シリコン基板 3の受光面となる方の主面に、拡散 源としてたとえば P O (五酸ィ匕ニリン)を含むドーパント液 12をスピンコータにより塗

布する。続いて、この p型シリコン基板 3を拡散炉で 800〜900°C程度に加熱すること によって、 p型シリコン基板 3の受光面となる方の主面に n型ドーパントが拡散して、図 4 (E)に示すように p型シリコン基板 3の受光面となる方の主面に不純物拡散層である n型不純物拡散層 8を形成する。このとき、 p型シリコン基板 3の裏面となる方の主面 のマスク材 11が塗布された領域にはマスク材 11が加熱されて生じた TiO (酸化チタ
2 ン)と SiO (酸ィ匕シリコン)とが混在したマスク膜 11aが形成されるとともに、ドーパント

液 12が加熱されて生じた PSG (リンシリケートガラス)層 12aが形成される。
[0036] そして、 p型シリコン基板 3をフッ酸に浸漬させることで、上記のマスク膜 11aと PSG 層 12aとを除去することによって、図 4 (F)に示す p型シリコン基板 3を得る。次いで、 図 4 (G)に示すように、太陽光の反射防止およびパッシベーシヨンを目的として、ブラ ズマ CVD法により、 p型シリコン基板 3の受光面となる方の主面上にたとえば厚さ 70η m〜100nmの窒化シリコン力もなる反射防止膜 7を形成する。
[0037] 次に、 p型シリコン基板 3の裏面となる方の主面に裏面接続用バスバー電極 5用の 銀ペーストをスクリーン印刷し、 150〜200°C程度で乾燥させる。さらに、この銀ぺー ストと一部が重なるように裏面集電用電極 6用のアルミニウムペーストをスクリーン印 刷して、 150〜200°C程度で乾燥させる。次いで、受光面接続用バスバー電極 1と受
光面集電用電極の形成のために銀ペーストをスクリーン印刷し、これを 150〜200°C 程度で乾燥させた後に 700〜750°C程度で焼成する。
[0038] これにより、図 4 (H)に示すように、 p型シリコン基板 3の受光面となる方の主面上に n型不純物拡散層 8とォーミック接触をとる受光面接続用バスバー電極 1および受光 面集電用電極がフアイヤースルーにより形成され、 p型シリコン基板 3の裏面となる方 の主面にはアルミニウムを多量に含んだ p型不純物拡散層 9が形成されるとともに p 型不純物拡散層 9上に裏面接続用バスバー電極 5と裏面集電用電極 6とが形成され る。なお、図示はしていないが、裏面集電用電極 6と p型不純物拡散層 9との間には アルミニウムとシリコンの合金層が形成される。

実施例
[0051] (実施例 1)
まず、多結晶の P型シリコンインゴットをワイヤーソーを用いて、幅 155mm、長さ 15
5mmおよび厚さ 160 /z mの平板状に切り出した。次に、この平板状の p型シリコン基 板の表面をフッ酸と水と硝酸とからなる酸溶液を用いてエッチングして、微細な凹凸 を形成した。
[0052] 次いで、 p型シリコン基板の裏面となる方の主面の周縁部にシリコンおよびチタンを 含む溶液力もなるマスク材をスピンコータにより塗布した。そして、 p型シリコン基板の 受光面となる方の主面の全面に、拡散源として P Oを含むドーパント液をスピンコー

タにより塗布した。続いて、この p型シリコン基板を拡散炉で 850°Cに加熱することに よって、 p型シリコン基板の受光面となる方の主面の全面にリンが拡散して、 p型シリコ ン基板の受光面となる方の主面の全面に表面抵抗率が約 50 Ωの不純物拡散層で ある n型不純物拡散層を形成した。
[0053] そして、 p型シリコン基板をフッ酸に浸漬させることで、上記のマスク膜と、ドーパント 液が加熱されて生じた PSG層とを除去した。次いで、太陽光の反射防止およびパッ シベーシヨンを目的として、プラズマ CVD法により、 p型シリコン基板の受光面となる 方の主面上にたとえば厚さ 80nmの窒化シリコン力もなる反射防止膜を形成した。
[0054] 次に、 p型シリコン基板の裏面となる方の主面に裏面接続用バスバー電極用の銀 ペーストをスクリーン印刷し、 175°Cで乾燥させた。さらに、この銀ペーストと一部が重 なるように裏面集電用電極用のアルミニウムペーストをスクリーン印刷して、 175°Cで 乾燥させた。次いで、受光面接続用バスバー電極と受光面集電用電極の形成のた めに銀ペーストをスクリーン印刷し、これを 175°Cで乾燥させた後に 725°Cで焼成し た。これにより、 p型シリコン基板の受光面となる方の主面上に n型不純物拡散層とォ 一ミック接触をとる受光面接続用ノ スバー電極および受光面集電用電極をフアイャ 一スルーにより形成し、 p型シリコン基板の裏面となる方の主面にはアルミニウムを多 量に含んだ p型不純物拡散層を形成するとともに p型不純物拡散層上に裏面接続用 バスバー電極と裏面集電用電極とを形成した。なお、裏面集電用電極と p型不純物 拡散層との間にはアルミニウムとシリコンの合金層が形成された。
[0055] その後、 Sn— Ag— Cuからなるはんだとそのはんだで被覆された幅 2. 5mmで厚さ 0. 2mmの銅箔とから構成される 2本のインターコネクタをフラックスが塗布された受 光面接続用バスバー電極の上面および裏面接続用バスバー電極の上面にそれぞ れ設置し、これら 2本のインターコネクタで p型シリコン基板を挟み込んでリフロー炉に て 240°Cの熱処理を行なうことで受光面接続用バスバー電極の上面および裏面接 続用バスバー電極の上面にそれぞれインターコネクタを接続した。これにより、実施 例 1のインターコネクタ付き太陽電池を 10枚作製した。
[0056] 実施例 1のインターコネクタ付き太陽電池においては、受光面接続用バスバー電極 の幅 Dがインターコネクタの幅 dよりも広ぐその比(lOO X DZd)は 160%であった。 また、実施例 1のインターコネクタ付き太陽電池の受光面接続用バスバー電極の上 面の幅方向のインターコネクタが接続されて ヽな 、領域に、はんだが形成されて 、な V、箇所があることが確認された。
[0057] 続いて、実施例 1のインターコネクタ付き太陽電池をすベて接続してストリングを形 成し、その後、このストリングをガラス板と PET (ポリエチレンテレフタレート)力もなる保 護フィルムとの間に EVAからなる充填材により封止した。これにより、実施例 1の太陽 電池モジュールを作製した。

[0065] 図 6に示すマイクロクラックの平均長の値は、実施例 1〜3および比較例 1〜4のそ れぞれのインターコネクタ付き太陽電池につ!/、て、各 10枚のインターコネクタ付き太 陽電池にそれぞれ発生しているマイクロクラックの長さを総和し、その総和を 10で割 ることにより算出した。
[0066] 図 6に示すように、受光面接続用バスバー電極の幅 Dとインターコネクタの幅 dとの 比(lOO X DZd)が 100%以下である比較例 1〜4のインターコネクタ付き太陽電池 においては、その比が増加するにつれてマイクロクラックの平均長が増加する(特に、 比較例 1のインターコネクタ付き太陽電池では 10mmを超えている) 1S その比が 10 0%を超えている実施例 1〜3のインターコネクタ付き太陽電池においては、その比が 増加するにつれてマイクロクラックの平均長の値が大きく減少することが確認された。 特に、その比が 120%以上である場合にはマイクロクラックの平均長の値が大きく減 少しており、その比が 140%以上である場合にはマイクロクラックは全く発生していな かった。

実施例 1〜3および比較例 1〜4のそれぞれのインターコネクタ付き太陽電池の作 製時において、受光面接続用バスバー電極の剥がれが発生する率(%)についても 調査した。その結果を図 7に示す。なお、図 7において、横軸は受光面接続用バスバ 一電極の幅 Dとインターコネクタの幅 dとの比(100 X D/d)を示し、縦軸は受光面接 続用バスバー電極の剥がれ発生率(%)を示して 、る。
[0068] 図 7に示すように、受光面接続用バスバー電極の幅 Dとインターコネクタの幅 dとの 比(lOO X DZd)が 100%以下である比較例 1〜4のインターコネクタ付き太陽電池 の作製時においては、その比が減少するにつれて受光面接続用バスバー電極の剥 がれ発生率が増加する力 その比が 100%を超えている実施例 1〜3のインターコネ
クタ付き太陽電池の作製時にぉ 、ては、受光面接続用バスバー電極の剥がれは発 生しなかった。
[0069] なお、図 6に示すように、受光面接続用バスバー電極の幅 Dとインターコネクタの幅 dとの比(lOO X DZd)が 100%よりも小さい比較例 2〜4のインターコネクタ付き太陽 電池においては、その比が小さくなるにつれてマイクロクラックの平均長の値が小さく なっている。しかしながら、図 7に示すように、比較例 2〜4のインターコネクタ付き太 陽電池においては、受光面接続用バスバー電極の幅が狭くなるために接着強度が 低下し、インターコネクタの長手方向の応力に耐え切れずに、受光面接続用バスバ 一電極の剥がれが増加する傾向にあった。

コネクタの幅 dとの比(lOO X DZd)が 100%を超えて増加していく場合の実施例 1 〜3の太陽電池モジュールのシャドウロスによる太陽電池モジュールの出力の低下は 、比較例 5〜7の場合と比べて抑制できていることが確認された。これは、実施例 1〜 3の太陽電池モジュールにお!/、ては、受光面接続用バスバー電極の上面の幅方向 のインターコネクタが接続されて 、な 、領域にぉ 、て反射した入射光が再度ガラス板 で反射してインターコネクタ付き太陽電池に入射したためと考えられる。
[0084] また、表 1および図 6に示すように、受光面接続用バスバー電極の幅 Dとインターコ ネクタの幅 dとの比(100 X DZd)を 120%以上 140%以下とした場合にはクラックの 平均長が小さくなるとともにシャドウロスによる太陽電池モジュールの出力の低下を抑 制することができることが確認された。

[1] 受光面にバスバー電極(1)と集電用電極(2)とが備えられており、インターコネクタ
(4)が前記バスバー電極(1)の上面に接続されたインターコネクタ付き太陽電池であ つて、
前記バスバー電極(1)の幅が前記インターコネクタ(4)の幅よりも広ぐ
前記バスバー電極(1)の上面の幅方向の前記インターコネクタ (4)が接続されてい ない領域に、はんだ(27)が形成されていない箇所があることを特徴とする、インター コネクタ付き太陽電池。
[2] 前記バスバー電極(1)の幅が前記インターコネクタ(4)の幅の 120%以上であるこ とを特徴とする、請求の範囲 1に記載のインターコネクタ付き太陽電池。
[3] 前記バスバー電極(1)の幅が前記インターコネクタ(4)の幅の 140%以下であるこ とを特徴とする、請求の範囲 1に記載のインターコネクタ付き太陽電池。
[4] 前記インターコネクタ (4)は、導体 (26)と、前記導体 (26)を被覆するはんだ (27)と
