Abstract
Die Erfindung bezieht sich auf n-Typ organische Feldeffekt Transistoren. Dabei wurde das Material der Halbleiterschicht so gewählt, dass eine bessere Herstellungsweise, insbesondere durch Prozesse, die lösungsprozessierbare Halbleitermaterialien erfordern, und ein Transistor mit verbesserten Eigenschaften erhalten wurde.

Verwendung eines lösungsprozessierbaren Materials als aktive halbleitende Schicht in einem n-Typ-Transistor
Die Anmeldung betrifft das Gebiet von organischen Feldeffekt- Transistoren, insbesondere von n-Typ organischen Feldeffekt- Transistoren.
Bei elektronischen Schaltungen bzw. bei der Realisierung von Logikverknüpfungen sind bei den meisten Anwendungen sowohl p- Typ als auch n-Typ- Transistoren notwendig.
Aufgrund der fehlenden löslichen Materialien mit ausreichend guten n-leitenden Eigenschaften konnten n-Typ Transistoren bisher nur über Verdampfungsprozesse hergestellt werden. Die dabei verdampften Materialien erfordern für das Erreichen der notwendigen Qualität der Schichten zusätzlich noch äußerst genau definierte Prozessparameter, die den Prozess sehr teuer machen.
Eine lösungsprozessierte Herstellung brächte jedoch den Vorteil einer schnellen und einfachen Produktion. Die Vielfalt der möglichen bereits bekannten und ausgereiften Techniken (Siebdrucken, Rakeln, Tintenstrahldrucken, Sprayen, ...) würden außerdem eine relativ einfache Anpassung der Produktion an die geforderten Eigenschaften der Schicht hinsichtlich der Dicke und Struktur möglich machen.
Es stellt sich somit die Aufgabe, ein organischen n-Typ Feldeffekt-Transistor bereitzustellen, der auf einfache Weise herstellbar ist.
Diese Aufgabe wird durch einen n-Typ Feldeffekt-Transistor gemäß Anspruch 1 gelöst. Ein erfindungsgemäßer N-Typ Feldeffekt-Transistor ist demnach dadurch gekennzeichnet, dass das Halbleitermaterial eine Löslichkeit in organischen Lösemit-
teln von >10 mg/ml und <200 mg/ml sowie eine Mobilität von >10"3 cm2 /Vs und <10 cm2 /Vs besitzt.
Mit „Löslichkeit in organischen Lösemitteln" im Sinne der Er- findung ist insbesondere gemeint, dass das Halbleitermaterial eine Löslichkeit wie angegeben in mindestens einem der Lösemittel ausgewählt aus der Gruppe Chloroform, Aceton, THF, NMP, Ethanol, Dichlormethan, Hexan, Pentan, Toluol, Dichlor- benzol, Chlorbenzol, Xylol, Cyclohexanon, Tetralin, Isopro- pyl-Alkohol, Methanol und/oder Mischungen daraus besitzt. Ein bevorzugtes Lösemittel ist Chloroform.
Es hat sich überraschend herausgestellt, dass mit einem solchen Halbleitermaterial eine einfachere Herstellung des n-Typ Feldeffekt-Transistors bei gleichzeitig guter Leistung des Transistors möglich ist. Insbesondere ist es möglich, den Transistor dadurch herzustellen, dass die Halbleiterschicht durch Spincoating, Rakeln oder durch Drucktechniken aufgetragen wird. Dies ermöglicht eine viel genauere und schnellere Herstellungsweise als bei n-Typ Feldeffekt-Transistoren nach dem Stand der Technik.
Bevorzugt beträgt die Löslichkeit in organischen Lösemitteln >1 mg/ml und <200 mg/ml, noch bevorzugt >2 mg/ml und <100 mg/ml sowie am meisten bevorzugt >5 mg/ml und ≤50 mg/ml.
Nach einer bevorzugten Ausführungsform der Erfindung besitzt das Halbleitermaterial eine Ladungsträgerdichte von >1012/cm3 und ≤ 1015/cm3. Eine solche Ladungsträgerdichte hat sich als vorteilhaft für die Leistung des Feldeffekt-Transistors herausgestellt .
Nach einer bevorzugten Ausführungsform der Erfindung besitzt das Halbleitermaterial ein On-Off-Verhältnis von >102 und <107 für 50/0; 50/50. Dies hat den Vorteil, dass dass die Funktionalität des Transistors nämlich das leistungslose Schalten von Strömen gut gewährleistet ist.
„On-Off-Verhältnis für 50/0; 50/50" (oder allgemein für x/yl;x/y2) im Sinne der vorliegenden Erfindung bedeutet insbesondere den Unterschied des Drainstromes für eine Drain Source - Spannung von x bei einer Änderung der Gate-Source- Spannung von yl zu y2 ist, wobei x im Wert meist gleich y2 ist .
Bevorzugt ist das On-Off-Verhältnis für 50/0; 50/50 >103 bis <106, sowie am meisten bevorzugt >104 bis <105.
Bevorzugt ist das On-Off-Verhältnis für 50/-50; 50/50 >102 bis ≤107, mehr bevorzugt >103 bis ≤106, sowie am meisten bevorzugt >104 bis <105.
Bevorzugt ist das On-Off-Verhältnis für 25/-25; 25/25 >102 bis ≤107, mehr bevorzugt >103 bis ≤106, sowie am meisten bevorzugt >104 bis <105.
Bevorzugt ist das On-Off-Verhältnis für 5/0; 5/5 >102 bis
≤107, mehr bevorzugt >103 bis ≤106, sowie am meisten bevorzugt >104 bis <105.
Nach einer bevorzugten Ausführungsform der Erfindung ist das Halbleitermaterial im wesentlichen ein Fullerenderivat . Diese Materialien haben sich in der Praxis als geeignete Materialien für einen erfindungsgemäßen Transistor herausgestellt.
„Im wesentlichen" im Sinne der vorliegenden Erfindung bedeu- tet, dass das Halbleitermaterial zu >95 %, bevorzugt zu >98 % sowie am meisten bevorzugt zu > 99 % und <100 % aus diesem Material besteht.
Nach einer bevorzugten Ausführungsform der Erfindung ist das Halbleitermaterial im wesentlichen ein substituiertes oder unsubstituiertes PCBM-Derivat oder eine Mischung von substituierten oder unsubstituierten PCBM-Derivaten.
„Im wesentlichen" im Sinne der vorliegenden Erfindung bedeutet, dass das Halbleitermaterial zu >95 %, bevorzugt zu >98 % sowie am meisten bevorzugt zu > 99 % und <100 % aus diesem Material besteht.
PCBM im Sinne der vorliegenden Erfindung ist die Abkürzung für [6, 6] -Phenyl-C6i-Buttersäuremethylester, [6, 6] -Phenyl- C7i-Buttersäuremethylester oder Mischungen daraus. Es sei darauf hingewiesen, dass mehrere Isomere des PCBM existieren, die jedoch für die vorliegende Erfindung alle gleich geeignet sind, so dass sämtliche Mischungen der Isomere für die Erfindung benutzt werden können.
Das PCBM kann substituiert oder unsubstituiert verwendet werden. Geeignete Substituentengruppen sind Halogene oder Alkyl- reste. Sämtliche Mischungen von substituierten und unsubsti- tuierten PCBM-Derivaten können für die vorliegende Erfindung benutzt werden.
Überraschenderweise hat sich herausgestellt, dass die Eigenschaften des n-Typ-Feldeffekt-Transistors gemäß der vorliegenden Erfindung nochmals verbessert werden können, wenn zusätzlich zu dem erfindungsgemäßen Halbleitermaterial auch be- stimmte Gateisolatormaterialien, aus denen die Gateisolatorschicht hergestellt oder aufgebaut ist, verwendet werden. Nach einer bevorzugten Ausführungsform ist das Gateisolatormaterial photochemisch aushärtbar und/oder strukturierbar. Mit einem solchen Gateisolatormaterial lassen sich Isolator- schichten herstellen, die die Wirkung des N-Typ-Feldeffekt- Transistors nochmals verbessern. Insbesondere weist ein Feldeffekt-Transistor gemäß einer solchen Ausführungsform der Erfindung eines oder mehrere der folgenden Merkmale auf
- ausgeprägte Sättigung des Source-Drain-Stroms des n- Materials
ausgeprägter ohmscher Bereich des Source-Drain Stroms im Niederspannungsbereichs ausgezeichnetes on-off-verhältnis bei geringen Spannungen - gute kontaktierung des n-typ-Materials durch Ermöglichen des Verwendens unedler Metalle aufgrund des Bottomgate- designs
Nach einer bevorzugten Ausführungsform der vorliegenden Er- findung enthält das Gateisolatormaterial:
- >20 bis <60 Gew.-% γ-Butyrolacton >1 bis <5 Gew.-% Propylencarbonat
- >35 bis <75 Gew.-% Epoxydharz - >1 bis <5 Gew.-% eines Photoinitiators, bevorzugt in Form eines Triarylsulfoniumsalzes .
Dieses Gateisolatormaterial hat sich als besonders vorteilhaft herausgestellt.
Die vorliegende Erfindung bezieht sich ebenfalls auf ein Herstellungsverfahren eines erfindungsgemäßen Transistors. Dieses Verfahren umfasst die Schritte
Aufbringen einer Gateelektrode,
Aufbringen des Gateisolators, bevorzugt durch Drucken,
Photostrukturieren des Gateisolators entsprechend den Deviceerfordernissen,
Aufbringen des Halbleitermaterials, bevorzugt durch Drucken,
Aufbringen der Elektroden, bevorzugt durch Aufdampfen oder Drucken .
Die vorgenannten sowie die beanspruchten und in den Ausführungsbeispielen beschriebenen erfindungsgemäß zu verwendenden Bauteile unterliegen in ihrer Größe, Formgestaltung, Materialauswahl und technischen Konzeption keinen besonderen Aus- nahmebedingungen, so dass die in dem Anwendungsgebiet bekannten Auswahlkriterien uneingeschränkt Anwendung finden können.
Weitere Einzelheiten, Merkmale und Vorteile des Gegenstandes der Erfindung ergeben sich aus den Unteransprüchen sowie aus der nachfolgenden Beschreibung der zugehörigen Zeichnungen, in denen - beispielhaft - ein Ausführungsbeispiel des erfindungsgemäßen Transistors dargestellt sind. In den Zeichnungen zeigt :
Fig.l eine perspektivische - sehr schematische - Darstel- lung eines organischen n-Typ Feldeffekt-Transistor in Bottom-Gate Struktur gemäß einer Ausführungsform der vorliegenden Erfindung; sowie Fig.2 eine - sehr schematische - ausschnittsweise
Schnittdarstellung des Transistors aus Fig. 1 etwa entlang der Linie I-I aus Fig. 1.
Fig. 1 zeigt einen organischen n-Typ Feldeffekttransistor 1 in Bottom-Gate Struktur gemäß einer Ausführungsform der vorliegenden Erfindung, Fig. 2 zeigt denselben Transistor in ei- ner Schnittansicht. Es sei angemerkt, dass die meisten Strukturen des Transistors an sich Stand der Technik sind; jedoch können alle auf dem Gebiet der organischen Feldeffekt- Transistoren bekannten Strukturen und Materialien für die vorliegende Erfindung benutzt werden.
Der Transistor 1 besteht aus einem Substrat 50, auf welchem die weiteren Strukturen aufgebracht sind. Das Substrat 50 besteht aus Glas oder einer geeigneten Folie, wie PET. Weiterhin verfügt der Transistor über eine Gate-Elektrode 40, wel- che aus Gold oder einem geeigneten Oxid wie ITO (Indium-Zinn- Mischoxid) bestehen kann. Die Gateelektrode 40 ist von der
erfindungsgemäßen Gateisolatorschicht 30 umgeben, die wie o- ben beschrieben aufgebaut ist. In der Gateisolatorschicht 30 ist ein Zugang 70 zur Gateelektrode 40 vorgesehen, um die Gateelektrode ansteuern zu können.
In Fig. 1 ist die Gateelektrode 40 zum besseren Verständnis des Transistors eingezeichnet, obwohl sie sich in Wahrheit unterhalb des Isolatormaterials 30 befindet. Die genauen Verhältnisse sind besser aus Fig. 2 ersichtlich. Die beiden Fi- guren sind jedoch rein schematisch und die Größenverhältnisse zwischen den einzelnen Strukturen sind in Wahrheit je nach Anwendung zum Teil drastisch von den Darstellungen in den Figuren verschieden.
Auf der Gateisolatorschicht 30 befindet sich die erfindungsgemäße Halbleiterschicht 10. Diese besteht aus einem wie oben beschriebenen Material und wurde in dieser Ausführungsform durch Drucken aufgebracht. Jedoch kommen prinzipiell auch alle anderen oben beschriebenen Auftragungsmöglichkeiten in Frage.
Oberhalb der Halbleiterschicht befinden sich zwei Elektroden, die Drain-Elektrode 20 und die Source-Elektrode 60.
Die Gate-Elektrode 40 wirkt als Basis des Transistors 1. Wird an die Gate-Elektrode ein Feld angelegt, so wirken die Halbleiterschicht 10, die Gateisolatorschicht 30 und die Gate- Elektrode 40 als eine Art Kondensator, der einen Stromfluß zwischen Drain 20 und Source 60 bewirkt, wodurch der Transis- tor 1 gesteuert werden kann.
Dadurch, dass die Halbleiterschicht 10 und die Gateisolatorschicht 30 bei der Steuerung des Transistors zusammenwirken, ist es besonders vorteilhaft und in dieser Ausführungsform auch vorgesehen, dass die Gateisolatorschicht 30 aus einem Gateisolatormaterial, welches photochemisch aushärtbar und/oder strukturierbar ist, hergestellt wurde. In diesem
Fall erhält man einen wie oben beschriebenen besonders vorteilhaften Feldeffekt-Transistor .
Claims
1. N-Typ organischer Feldeffekt-Transistor, dadurch gekennzeichnet, dass das Halbleitermaterial eine Löslichkeit in or- ganischen Lösemitteln von >10 mg/ml und ≤200 mg/ml sowie eine Mobilität von >10"3 cm2 /Vs und <10 cm2 /Vs besitzt.
2. Feldeffekt-Transistor nach Anspruch 1, dadurch gekennzeichnet, dass das Halbleitermaterial ein On-Off-Verhältnis von >102 und <107 für 50/0;50/50 besitzt.
3. Feldeffekt-Transistor nach einem der Ansprüche 1 oder 2, dadurch gekennzeichnet, dass das Halbleitermaterial eine Ladungsträgerdichte von >1012/cm3 und < 1015/cm3 aufweist.
4. eldeffekt-Transistor nach einem der Ansprüche 1 bis 3, dadurch gekennzeichnet, dass das Halbleitermaterial im wesentlichen ein Fullerenderivat ist.
5. Feldeffekt-Transistor nach einem der Ansprüche 1 bis 4, dadurch gekennzeichnet, dass das Halbleitermaterial im wesentlichen ein substituiertes oder unsubstituiertes PCBM- Derivat oder eine Mischung von substituierten oder unsubsti- tuierten PCBM-Derivaten ist.
6. Feldeffekt-Transistor nach einem der Ansprüche 1 bis 5, dadurch gekennzeichnet, dass das Gateisolatormaterial photochemisch aushärtbar und/oder strukturierbar ist.
7. Feldeffekt-Transistor nach Anspruch 6, dadurch gekennzeichnet, dass Gateisolatormaterial enthält:
>20 bis <60 Gew.-% γ-Butyrolacton
>1 bis <5 Gew.-% Propylencarbonat
>35 bis <75 Gew.-% Epoxydharz - ≥l bis ≤5 Gew.-% eines Photoinitiators, bevorzugt in Form eines Triarylsulfoniumsalzes .
8. Verfahren zur Herstellung eines Transistors nach einem der Ansprüche 1 bis 7, enthaltend die Schritte: Aufbringen einer Gateelektrode,
Aufbringen des Gateisolators, bevorzugt durch Drucken, - Photostrukturieren des Gateisolators entsprechend den Deviceerfordernissen,
Aufbringen des Halbleitermaterials, bevorzugt durch Drucken,
Aufbringen der Elektroden, bevorzugt durch Aufdampfen oder Drucken.
