本発明は、炭酸エチレン及び/又は炭酸プロピレンを主成分とする剥離液と長時間接液する装置の部位が劣化することなく、安定に基体表面上の有機被膜を除去できる方法及び装置を提供する。本発明は、液状の炭酸エチレン、炭酸プロピレン、又は炭酸エチレンと炭酸プロピレンとの混合物を主成分とする剥離液を基体表面上の有機被膜と接触させて、前記有機被膜を除去するに際して、剥離液が接液する装置の部位に用いる樹脂材質として、4フッ化エチレン樹脂、ポリエーテルエーテルケトン、又はシリコーンゴムを用いる。

明 細 書
基体表面上の有機被膜の除去方法及び除去装置
技術分野
[0001] 本発明は、基体表面上の有機被膜の除去方法及び除去装置に関する。更に詳細 には、本発明は、液晶、半導体、及び光材料等の微細加工工程に用いられるレジス ト榭脂を剥離するために好適に使用される基体表面上の有機被膜の除去方法及び 除去装置に関する。
背景技術
[0002] 液晶、半導体、及び光素子の電極、配線、及び導波路等を形成する際には、微細 加工技術が用いられる。この微細加工では、基体表面にフォトレジストと呼ばれる感 光性の榭脂被膜を形成する。次いで、パターンを露光して感光部分又は未感光部分 のいずれかを選択的に除去する。その後、露出した基体表面材料をエッチングする 。このような感光性榭脂材料を利用して基体表面上に微細加工を施す技術は、フォト リソグラフィ一と呼ばれる。フォトリソグラフィ一は、いまや微細配線パターンの形成が 必要な各種基板類の製造技術として必須である。また、フォトリソグラフィ一は、ナノマ シン及びマイクロリアクターと呼ばれる微細加工を必要とする分野への応用技術とし て、広く産業一般に用いられるようとしている。
[0003] このようなフォトリソグラフィーでは、エッチング工程後に不要になったレジスト被膜( フォトレジスト)を除去する剥離工程が多くの場合に必要不可欠となる。レジスト被膜 の剥離液としては、苛性ソーダ及び苛性カリ等の無機強アルカリ水溶液、硫酸及び 過酸化水素の混合物、 IPA (イソプロピルアルコール)及び NMP (N—メチルピロリド ン)等の有機溶剤、並びにモノエタノールァミン及び TMAH (テトラメチルアンモ-ゥ ムノ、イドライド)等の有機塩基物質等が用いられてきた。
[0004] し力しながら、 V、ずれの方法でも、剥離液自体の危険性や有害性が無視できな!/、。
また、大量のレジスト榭脂が混入した使用済みの剥離液を処理することは、環境問題 の点からも好ましくな 、と 、う問題があった。
[0005] これらの問題点に対し、剥離液として、炭酸エチレン及び Z又は炭酸プロピレンを
使用し、剥離液中に混入したレジスト榭脂をオゾン分解することにより、剥離液の再 利用を可能にする剥離方法が提案されている (特許文献 1)。また、この剥離方法を 具体ィ匕するための装置力 ^、くつ力提案されている。この剥離方法を具体化するため の装置として、例えば、オゾン処理装置等を組合せた剥離装置 (特許文献 2)、オゾン 処理により再生処理した剥離液を循環再利用する手段等を組み合わせた剥離装置( 特許文献 3)、更には二段階の除去装置等を組合せた剥離装置 (特許文献 4)が開 示されている。

[0007] これらの剥離方法において重要なことは、剥離液として使用される炭酸エチレン及 び Z又は炭酸プロピレンが、有機被膜に対して極めて優れた除去性能を有すると ヽ う特徴 (特許文献 1)と、オゾンによる分解を受け難いという特徴 (特許文献 2)とを合わ せ持っていることである。この二つの特徴を有する剥離液を選定することが、この剥離 方法の効果を発現させるための必要条件と言える。
[0008] 中でも、有機被膜に対する溶解能力が高いという特徴は、各種の榭脂ゃ高分子化 合物に対する溶解性が高いということでもある。例えば、炭酸エチレンは、この特徴を 生かして各種合成樹脂の溶剤として利用されており、特に、合成繊維の染色助剤及 び腰付け剤としてかねてより広く使用されてきた。
発明の開示
発明が解決しょうとする課題
[0009] し力しながら、榭脂に対する溶解性が高いという上記剥離液の特徴は、言い換えれ ば、これらの剥離液を使った剥離装置の榭脂材質部分を溶解させる可能性があると いうことでもある。つまり、これらの剥離液を使った剥離装置の装置設計において、材 質選定は大きな問題であった。そして、榭脂材質の選定を誤ると、最悪の場合には 剥離液によって材質が溶解してしまうという潜在的な問題もあった。一方で、これまで に、この剥離方法を具体ィ匕する剥離装置において、どのような材質を選定すれば良
いかについての具体的な提案はな力つた。実際、本剥離方法を活用した剥離装置に 関する上記特許文献 2〜4の何れにおいても、材質に関する記載は全く開示されて いない。この材質の選択は、装置設計上大きな支障となっていた。
[0010] 本発明は、炭酸エチレン及び Z又は炭酸プロピレンを主成分とする剥離液と長時 間接液する装置の部位が劣化することなぐ安定に基体表面上の有機被膜を除去で きる方法及び装置を提供するものである。
課題を解決するための手段
[ooii] 本発明者らは、上記問題点を解決するために、炭酸エチレン及び Z又は炭酸プロ ピレンが榭脂材質に及ぼす影響を材質試験により種々評価した。その結果、本発明 者らは、特定の材質が炭酸エチレン及び Z又は炭酸プロピレンに溶解しな 、ことを 見出し、本発明を完成するに至った。
[0012] すなわち、本発明は、液状の炭酸エチレン、炭酸プロピレン、又は炭酸エチレンと 炭酸プロピレンとの混合物を主成分とする剥離液を基体表面上の有機被膜と接触さ せて、前記有機被膜を除去するに際して、剥離液が接液する装置部位に用いる榭脂 材質として、 4フッ化工チレン榭脂、ポリエーテルエーテルケトン、又はシリコーンゴム を用いることを特徴とする有機被膜の除去方法である。
[0013] 本発明の第 2発明は、上記 4フッ化工チレン榭脂が、 PTFE (ポリテトラフルォロェチ レン)、 PFA (テトラフルォロエチレン パーフルォロアルコキシエチレンコポリマー)、 FEP (テトラフルォロエチレン一へキサフルォロプロペンコポリマー)、又は ETFE (テ トラフルォロエチレン エチレンコポリマー)である前記有機被膜の除去方法である。
[0014] 本発明の第 3発明は、液状の炭酸エチレン、炭酸プロピレン、又は炭酸エチレンと 炭酸プロピレンとの混合物を主成分とする剥離液を基体表面上の有機被膜と接触さ せて、前記有機被膜の除去を行う有機被膜の除去装置において、該装置の剥離液 が接液する部位に用いる榭脂材質力 4フッ化工チレン榭脂、ポリエーテルエーテル ケトン、又はシリコーンゴムであることを特徴とする有機被膜の除去装置である。
発明の効果
[0015] 本発明では、液状の炭酸エチレン、炭酸プロピレン、または炭酸エチレンと炭酸プ ロピレンの混合物を主成分とする剥離液を用いて基体表面上の有機被膜を除去する
に際して、剥離液が接液する装置部位に用いる榭脂材質として 4フッ化工チレン榭脂 、ポリエーテルエーテルケトンまたはシリコーンゴムを用いる。本発明は、この構成を 有することにより、当該剥離液による装置部位の劣化を防止して長時間安定に基体 表面上の有機被膜を除去することができる。
発明を実施するための最良の形態
[0016] 以下に本発明を詳細に説明する。
本発明にお 、て剥離液として使用される炭酸エチレンと炭酸プロピレンは、 V、ずれ も炭酸アルキレンと呼称される一連の化学物質に属する。炭酸アルキレンとは、アル キレンカーボネートとも呼ばれる。前記炭酸アルキレンとして具体的には、炭酸ェチレ ン、炭酸プロピレン、炭酸プチレン、炭酸ペンテン、及び炭酸へキセン等が挙げられ る。前記炭酸アルキレンの中でも、炭素数 5以下の炭酸アルキレンは榭脂の溶解性 が高ぐ特に炭酸エチレン及び炭酸プロピレンの 2種は、榭脂分の溶解性が高く工業 的に安価に得られることから、本発明における剥離液として特に適するものである。 前記炭酸アルキレンは単独あるいは混合しても何れでも使用することができる。
[0017] 剥離液を用いた剥離の方法としては、従来公知の!/、ずれの方法でもよ!/、。剥離を 行う基体表面に対し、浸漬法、シャワー法、及び蒸気洗浄法等の方法で剥離液を作 用させることにより、有機被膜を剥離することができる。この時に、超音波や振動を与 えて剥離力を高める場合もある。純粋な炭酸エチレンは融点が 36°Cと高い。よって、 剥離液が炭酸エチレンを高濃度に含む場合は、剥離工程の雰囲気温度を剥離液の 融点以上に高くする必要がある。前記雰囲気温度が高いほど、剥離液の粘度が下が り、微細配線パターン間又は複雑な形状の配線パターン間にも浸入しやすくなる。よ つて、剥離作用を促進する点からは、前記雰囲気温度が高いことが好ましい。前記雰 囲気温度を高くしすぎると、剥離液の蒸発量が多くなり、剥離工程中の剥離液の液 量減少や引火等の問題を起こす。そのため、好ましい前記雰囲気温度範囲は、剥離 液の融点以上で引火点以下である。
炭酸エチレンを用いる場合、好ましい剥離液温度は 60〜100°Cである。また、炭酸 エチレンをシャワー法で用いる場合、好ましいスプレイ圧力は、 0. 3〜3MPaである。
[0018] 上述した各剥離方法に必要な各種機能を有する剥離装置を設計する際、剥離液
が接液する装置部位に用いられる材質としては榭脂ゃ金属等が考えられるが、特に 透明性、軽量性、柔軟性等が要求される部位については榭脂材料が必要になる場 合がある。そのような場合に使用される榭脂材料は、装置を稼動させている際に、該 剥離液に対して十分な耐性を持つことが必須である。本発明において使用される榭 脂材質は、 4フッ化工チレン榭脂、ポリエーテルエーテルケトンまたはシリコーンゴム である。
好ましい 4フッ化工チレン榭脂は、 PTFE (ポリテトラフルォロエチレン)、 PFA (テト ラフルォロエチレン パーフルォロアルコキシエチレンコポリマー)、 FEP (テトラフル ォロエチレン一へキサフルォロプロペンコポリマー)、及び ETFE (テトラフルォロェチ レン エチレンコポリマー)である。
[0019] 上記に示した 4フッ化工チレン榭脂とは、—CF -CF 構造を基本骨格とし、場

合により、他の骨格成分と共重合した構造を有する化合物のことである。共重合する 好ましい骨格成分としては、パーフルォロアルコキシエチレン、 6フッ化プロペン、及 びエチレン等が挙げられる。
[0020] 好ましい 4フッ化工チレン榭脂は、フッ素含有割合が 50質量%以上の 4フッ化工チ レン榭脂であり、より好ましくは 60質量%以上であり、熱可塑性を有する 4フッ化工チ レン榭脂である。
好ましい 4フッ化工チレン榭脂は、成形品が多孔質ではなぐ水蒸気及び窒素に対 するノ リヤー性が大きい 4フッ化工チレン榭脂である。具体的には、 25°Cにおける相 対湿度差 90%での水蒸気透過係数が 0. 02 (g-mm) / (m2-day)以下のものであり 、 25°Cにおける 0. 2MPaの窒素の透過係数が 6. 8 X 10"8 (cm3 - cm) / (cm2 - sec •MPa)以下の 4フッ化工チレン榭脂である。
上記「水蒸気透過係数」は、 JIS Z 0208に準じて測定して得られる値を意味する 上記「窒素透過係数」は、以下のようにして得られる値を意味する。即ち、榭脂成形 体の測定試料を境界膜として仕切られた二つの密閉された空間の一方に窒素を入 れて加圧状態にし、もう一方の密閉空間に空気を入れて大気圧に保つようにして差 圧を設け、大気圧側に透過してきた気体量を測定し、測定試料の厚み lcm当りの透
過量に換算する。このような測定は、例えば加圧式ガス透過測定機(商品名: Gaspe rm— 100、 日本分光社製)を用い、差圧を 0. 2MPaにして測定することにより容易に 実施できる。
[0021] 上記のようなノ リヤー性の高い成形品とするためには、 4フッ化工チレン榭脂の成 形品は、比重が 2. 1以上であり、結晶化度が 78%以上 98%以下であることが望まし い。上記「結晶化度」は、 X線回折法を用いて得られる値を意味する。即ち、ブラッグ 反射角(2 0 )が 16° にピークをもつ非晶部由来の信号の面積〔a〕と、 2 Θ力 18° に ピークをもつ結晶部由来の信号の面積〔c〕を求め、以下の式により算出される。

一 (特に基体との接触部位)、ギヤ;各種シール剤;剥離液用フィルター;剥離液槽; 剥離液スプレイノズル等がある。
[0026] 尚、本発明において対象となる基体は、液晶や半導体'光素子等の電極、 IC回路 等がフォトリソグラフィ一等によって形成される基体である。該基体として具体的には 、ガラス板上に金属薄膜の設けられた基体等が挙げられる。レジスト榭脂は、その金 属薄膜上に設けられる。
[0027] 本発明の剥離液で除去できる基体に付着した榭脂の種類は、レジスト榭脂としては ポジ型でもネガ型でも何れでもよい。また、本発明は、永久レジストと呼ばれるフォトリ ソグラフィーをしない保護レジスト及び保護膜にも応用できる。また、本発明は、ポリエ ステル樹脂、ポリアミド榭脂、ポリアミド榭脂、エポキシ榭脂、ウレタン榭脂などの多く の汎用榭脂にも使用できる。榭脂の種類によって剥離液への溶解速度及び溶解量 は異なり、溶解速度の低い榭脂では、溶解よりも膨潤によって剥離が起こる場合もあ る。
[0028] 剥離されたレジスト被膜等の有機被膜を含んだ剥離液にオゾンを作用させることに よって、榭脂分を分解させ、榭脂分を取り除いた状態の剥離液を循環再利用すること が出来る。オゾン処理の方法としては、オゾン発生器によって発生させたオゾンと剥 離液とを接触させる方法が一般的である。接触方法にはパブリング、シャワー、及び 隔膜透過方式等がある。本発明では、いずれの接触方式も好ましく用いることができ る。剥離液へのオゾンの溶解度は、温度と反比例する。よって、オゾンの溶解度を上 げるためには剥離液の温度は低い方がよい。しかし、この温度があまり低すぎると剥 離液が固化したり、剥離速度が低下する等の弊害がある。従って、従って、オゾン処 理は剥離液の融点以上で実施することが好ましい。好ましい温度範囲は、室温から 1 00°Cまでの間である。
[0029] オゾン発生器におけるオゾン発生方式には、無声放電方式及び電解方式等の各 種の方式がある。本発明では、いずれの方式でも好ましく用いることができる。剥離 液に溶解させるオゾンの量に限定はなぐオゾン処理を行う時の剥離液の温度にお ける飽和濃度に近 、量まで溶解させることが好ま 、。剥離液に溶解させるオゾンの 量は、最低限 lOwtppb以上、好ましくは lwtppm以上溶存しているときに、速やかに
榭脂成分を分解することができる。
実施例
[0030] 以下、実施例を示して本発明を詳細に説明する。
[材質試験]
材質の評価は、浸漬試験により実施した。 80°Cに加温した 100%炭酸エチレン又 は 100%炭酸プロピレンに、材質試験用の評価サンプルを浸漬し、評価サンプルの 経時変化を観察した。観察方法は評価サンプルの外観観察(目視観察、重量変化 観察)を行うと共に、浸漬した炭酸エチレンまたは炭酸プロピレンの液変化も目視に より観察した。
但し、 目視観察は、評価サンプルの表面において、変色、侵食、膨潤、亀裂、剥が れ、荒れ、紛ィ匕等の変化がない場合に「変化なし」とし、重量変化については、 ± 2% 以内である場合に「変化なし」と判断した。

各種の 4フッ化工チレン榭脂(PTFE、 PFA、 FEP)及びポリエーテルエーテルケト ンのサンプル片を、 80°Cの 100%炭酸エチレンに浸漬し、上述の材質試験を行った 。結果を表 1にまとめる。

Claims
[1] 液状の炭酸エチレン、炭酸プロピレン、又は炭酸エチレンと炭酸プロピレンとの混 合物を主成分とする剥離液を基体表面上の有機被膜と接触させて、前記有機被膜 を除去するに際して、剥離液が接液する装置部位に用いる榭脂材質として、 4フッ化 エチレン榭脂、ポリエーテルエーテルケトン、又はシリコーンゴムを用いることを特徴と する有機被膜の除去方法。
[2] 上記 4フッ化工チレン榭脂が、 PTFE (ポリテトラフルォロエチレン)、 PFA (テトラフ ルォロエチレン パーフルォロアルコキシエチレンコポリマー)、 FEP (テトラフルォロ エチレン一へキサフルォロプロペンコポリマー)、又は ETFE (テトラフルォロエチレン エチレンコポリマー)である請求項 1に記載の有機被膜の除去方法。
[3] 液状の炭酸エチレン、炭酸プロピレン、又は炭酸エチレンと炭酸プロピレンとの混 合物を主成分とする剥離液を基体表面上の有機被膜と接触させて、前記有機被膜 の除去を行う有機被膜の除去装置において、該装置の剥離液が接液する部位に用 いる榭脂材質力 4フッ化工チレン榭脂、ポリエーテルエーテルケトン、又はシリコー ンゴムであることを特徴とする有機被膜の除去装置。
