従来の熱電変換材料においては未だ熱電変換の性能が十分ではなく、また酸化雰囲気かつ大気中で安定な性能を出現させることが課題となっていた。そこで、本発明では、熱電材料をバナジウム酸化物を主成分とする一般式AxVOx+1.5+dの複合酸化物で構成する。ここでAはアルカリ元素、アルカリ土類元素、希土類元素の中から選ばれる少なくとも一種、xは0.2以上2以下の範囲の数値を示す。dは酸素不定比率で、−1~1の範囲の数値である。

Description

明細書 熱電変換材料及びその製法 技術分野
本発明は、 熱と電気とのエネルギー変換によリ電子冷却あるいは熱発電を行う 熱電変換材料及びその製法に関する。 背景技術
熱電変換素子は、 電荷担体が正負の p型および π型熱電材料を複数個交互に繋 げて幾つかの接合の対を作り、 片側の接合、例えば電流の流れる方向に p nとな る接合と、 もう一方の接合、 電流の流れる方向に n pとなる接合とを空間的に分 離させて配置し、流す電流によリ接合領域部間に温度差を生じさせて冷却を行う、 あるいは接合領域部間に温度差を与えることにより起電力を発生させて発電を行 うというものである。 これまで熱電変換材料として、 主に B i— Te、 P b-T e、 S i—Ge等の半導体材料が研究されてきており、 特定の分野でいくつかの 実用化が進みつつある。
しかし一般民生用の本格的な実用化を拓くためには材料の性能が未だ十分では なく、 熱電変換材料の性能向上が望まれていた。最近、 従来は熱電材料としては 不向きとされてきた酸化物材料において、 層状ブロンズ構造の NayCo02 (y = 0. 2〜 1 ) 等の高い熱電変換特性を示す物質が発見された (特開平 9— 32 Ί 346号公報を参照) 0 この系の熱電変換特性は実用レベルの熱電半導体材料 である B i—Teに迫る性能であり、酸化雰囲気でも安定な酸化物材料による熱 電発電の期待が大きい。
しかし N a yCo02は空気中の湿気に影響を受けやすく、通常の大気中で高性 能熱電特性を出現させることが課題となっていた。
本発明の目的は、 酸化雰囲気かつ大気中で安定な高性能の熱電特性を有する酸 化物材料を提供することにある。 発明の開示
上記課題を解決する本発明の熱電変換材料は、 バナジウム酸化物を主成分とす る一般式 Ax V Ox+ 1. 5 +dの複合酸化物で構成する。 ここで Aはアルカリ元素、ァ ルカリ土類元素、 希土類元素の中から選ばれる少なくとも一種、 Xは 0. 2以上 2以下の範囲の数値を示す。 ィヒ学式中の酸素不定比率 dの値は、 作製環境や周辺 環境によって変動するもので明確に規定することは困難であるが、 およそ一 1以 上 1以下の範囲の数値をとる。
熱電変換性能は、 材料の電気抵抗率 Pおよび単位温度差あたリの熱起電力で表 されるゼーベック係数 Sに依存する。 熱電変換の性能指数である熱電変換出力因 子 Pは、 電気抵抗率 Pと熱起電力 Sを用いて次式で表される。
P = S 2/P
この式よリ、 変換性能の高い熱電変換材料とは、 熱起電力が大きく、 抵抗率が 低い材料であることがわかる。 本発明の構成をとる熱電変換材料では、 大きい熱 起電力を保ったまま比較的低い電気抵抗を示し、 熱電変換電力因子 Pが 1 mW/ K 2mを超える場合がある。熱電変換出力因子の値が 1 mW/K 2m以上であると、 実用的な熱電材料として用いることができ好ましい。
特に結晶構造が酸 i A'ナジゥ厶の層状構造で構成された場合、 熱電変換出力因 子が 1 mWZ K 2m以上となる場合が多く、 好ましい。 また A元素が、 アルカリ 元素、 アルカリ土類元素、 希土類元素の中から選ばれる 2種以上で構成されてい ると、 熱電変換出力因子が安定して高い値を示し 2 mW/K 2m以上となる場合 があり、 好ましい。
以下の発明の詳細な説明に詳しく説明されているように、 このような本発明の 熱電変換材料を用いた発電方法や冷却方法も本発明の趣旨に包含される。 図面の簡単な説明

以下本発明の熱電変換材料について具体的な実施の形態を説明する。
本発明者等はこれまで熱電材料としての可能性が探索された例が少なかった酸 化バナジウムを含む複合酸化物に関して、種々の A元素を用いた A— V— O組成 の物質の合成を試み、 その熱電性能の測定を実施した。作製は原料酸化物を A V 02. 5 +dの組成で秤量 '混合し、 9 2 0°Cで仮焼したのち粉碎する工程を 3度繰 リ返し、 最後に成形して 9 0 0°Cの酸素中で本焼きを実施した。 ここで化学式中 の酸素不定比率 dの値は、 作製環境や周辺環境によって変動するもので明確に親 定することは困難であるが、 およそ一 1から 1の間の数値をとるものであった。 状況によっては d = 1 . 5まで増加させることも可能であつたが、 この場合電気 抵抗が高くなリ、 熱電特性は十分なものではなかった。 焼成後、 室温 6 0 <½の湿 度中で熱電特性を評価した。 比較のため N a C o 02. 5+dの特性とともに結果を 表 1に示した。

この中で、 比較的大きな熱電変換電力因子を示す A VO 2.5+d物質は、 A元素 がしし N a, K, C s等のアルカリ元素の時、 または Ca, S r, B a等のァ ルカリ土類元素の時、 または丫, La, Nd, E r等の希土類元素の時であるこ とが確認された。
中には湿度の高い環境の元で N a C 002より大きい熱電性能を示すものもあ リ、 安定な酸化物熱電材料として好まし t、結果であつた。 これは前記構成の材料 の場合、 高い熱起電力を保ったまま電気抵抗が低くなることに起因したもので、 組成によっては低温で超伝導転移も示す。 このように A元素としてアル力リ元素 やアルカリ土類元素または希土類元素を用いると、 熱電変換電力因子が 1 · Om WZK 2 mを超える場合が認められた。 熱電変換電力因子が 1 · 0mW/K2m以 上であると、 通常の大気中で熱電酸化物 N a C 002の性能を凌ぐものとなリ好 ましい。 なお、 言うまでもないが、 本発明の熱電変換材料は Coを含まない。
A元素の含有比率について、 A元素が C aおよび L aの場合で詳細に変化させ、 合成された物質 Ax VOx+1. 5+dの構造と熱電物性を評価した結果を表 2に示し た。 表 2

この結果 A元素の比率 Xは、 0. 2以上 2. 0以下の場合に比較的大きな熱電 変換電力因子を得ることができることが確認された。 この理由として、 上記組成 比率範囲では酸ィ bA'ナジゥ厶の層状構造が構築され易くなリ、 低次元化の効果で 優れた熱電性能が現出したものと考えられる。 層状べロプスカイト構造では、 バ ナジゥ厶を中心とした酸素八面体が頂点を共有して一面に広がった V 02四角格 子の層から構成される。 また層状ブロンズ構造では、 バナジウム酸素八面体が辺 を共有して一面に広がった v o2三角格子の層から構成された構造となっている。 これら V 02格子の層状構造が構成されると熱電性能に好ましい結果であること が確認された。
以下、 図面を参照しながら、 本発明の熱電変換材料の使用形態について説明す る。
図 1に示すように 本発明の熱電変換材料 Ίを熱電変換素子 1 0として使用す るための最も簡単な構成は、 熱電変換材料 1を挟むように第 1電極 2および第 2 電極 3を接続したものである。 熱電変換素子 1 0は、 これらの電極 2, 3を外部 直流電源 (V) 4と接続すると、 ペルチェ効果を利用する熱電変換冷却素子とし て使用できる。 この場合は、 第 1電極 2および第 2電極 3のいずれか一方が冷却 部、 他方が発熱部となり、 冷却部が周囲よりも低温となると、 外部 (例えば冷却 部に接触する物品、 冷却部に接する雰囲気) から冷却部へと熱が移動する。
熱電変換素子 1 0は、 第 Ί電極 2および第 2電極 3を外部負荷 (R ) 4と接続 すると、 ゼーベック効果を利用する熱電変換発電素子として使用できる。 この場 合は、これら第 1電極 2,第 2電極 3のいずれか一方に熱を供給して高温部とし、 他方を低温部とすると、 負荷 4に直流電流が流れる。 このように、 熱電変換素子 1 0は、 電源または負荷 4を含む回路に組み込まれて使用される。
本発明の熱電変換材料は、 キャリアが電子であるために、 負のゼーベック係数 を有する n型熱電変換材料となる。 このため、 図 2に示すように、 本発明による 熱電変換材料 1 Ίとともに p型熱電変換材料 1 5を用 tゝた熱電変換素子 2 0とす ると、 より優れた熱電性能が得られる。 熱電変換素子 2 0は、 n型熱電変換材料 1 1と P型熱電変換材料 1 5との間に配置された第 3電極 1 6と、 素子 2 0の両 端に配置され、 素子 2 0を電源または負荷 1 4に接続するための第 1電極 1 2, 第 2電極 1 3とをさらに備えている。
図 3に示すように、 第 1絶縁体 1 7, 第 2絶縁体 1 8をさらに配置した熱電変 換素子 3 0としてもよい。 この素子 3 0では、 第 1絶縁体 1 7が電極 1 6に、 第 2絶縁体 1 8が電極 1 2, 1 3に、 それぞれ接続されている。
電源 1 4から熱電変換素子 3 0に図 3の回路において反時計回リに直流電流を 供給すると、 第 3電極 1 6および絶縁体 1 7が低温部となり、 第 1電極 1 2, 第 2電極 1 3および第 2 $色縁体 1 8が高温部となる。 低温部と高温部とを入れ替え るためには電流の向きを反転させればよい。 高温部となる第 2絶縁体 1 8から適 切に放熱を行えば、 低温部となる第 1絶縁体 1 7は外部(例えば絶縁体に接触す る物品、 気体や液体等の流体) から熱を吸収する吸熱部(冷却部) となる。 この 場合、 熱電変換素子 3 0は、 電気工ネルギーを熱エネソレギ一に変換する局部冷却 素子である。 図 3に示した装置は、 熱電変換素子 3 0と、 この素子 3 0に電気的 に接続された直流電源 1 4とを含む冷却装置として使用できる。
第 1絶縁体 1 7, 第 2絶縁体 1 8の間に温度差が生じるように、 例えば第 1絶 縁体 1 7を高温の雰囲気に曝したり高温の流体に接触させると、 第 1電極 1 2, 第 2電極 1 3の間に起電力が生じる。 この起電力は負荷 1 4から電力として取り 出すことができる。 絶縁体 1 7への熱の供給には、 各種装置からの排熱を利用し てもよく、人体等生体の体温を利用してもよい。 この場合、熱電変換素子 3 0は、 第 1絶縁体 1 7に供給される熱エネルギーを電気エネルギーに変換する発電素子 である。 図 3に示した装置は、 熱電変換素子 3 0と、 この素子 3 0に電気的に接 続され、 この素子 3 0から供給される電流により作動する負荷 1 4と、 を含む電 気機器としても使用できる。 負荷 1 4としては、 例えば(モーター, 照明器具、 および各種の抵抗素子) に代表される電子部品が適しているが、 電流により所定 の機能を発揮しうるものであれば特に制限されない。 上記において、 「作動」 と は負荷が所定の機能を発揮することを意味する。 '
図 4に示すように、 複数の in型熱電変換材料 5 1と複数の p型熱電変換材料 5 2とを、 交互に、 かつ電気的に直列に接続した熱電変換素子 5 0としてもよい。 この熱電変換素子 5 0は、 外部電極 (取り出し電極) 5 5, 5 6を介して外部電 源または外部負荷へと接続される。 外部電極 5 5、 5 6を厳密に区別する場合、 第 1外部電極 5 5、 第 2外部電極 5 6ということにする。
n型熱電変換材料 5 1 , p型熱電変換材料 5 2の接続部には第 1電極 5 3、 第 2電極 5 4が配置されている。 一方の外部電極 5 5 ( 5 6 ) から他方の外部電極 5 6 ( 5 5 ) へと素子内の電流路を迪つていくと、 第 1電極 5 3 ( 5 4 ) は n型 熱電変換材料 5 1から p型熱電変換材料 5 2への通過点に存在し、 第 2電極 5 4 (53) は p型熱電変換材料 52から n型熱電変換材料 51への通過点に存在す る。 例えば、 この素子 50を直流電源に接続すると、 第 1電極 53, 第 2電極 5 4のいずれか一方が発熱部に、 他方が吸熱部となる。 第 Ί絶縁体 57は第 1電極 53に、 第 2絶縁体 58は第 2電極 54にそれぞれ接触している。 換言すれば、 第 1電極 53, 第 2電極 54は一つおきに同じ第 1絶縁体 57, 第 2絶縁体 58 に接触している。 この素子 50では、 例えば、 第 1絶縁体 57は放熱部として、 第 2絶縁体 58は吸熱部 (冷却部) としてそれぞれ機能する。
P型熱電変換材料としては、 特に制限されないが、 例えば (B し S b) 2T e3合金系、 8 1 -513合金系、 Pb— Te合金系、 Ce— Fe— S b系や Co -S b系のスクッテルダイ卜系化合物、 TAGSと呼ばれる GaTeと AgS b T e 2との擬ニ元系固溶体からなる材料を用いればよい。
環境負荷を軽減するためには、 P型熱電変換材料として、 例えば、 S i -Ge 合金系、 Fe-S i合金系、 Mg-S i合金系、 AMO (Aはアルカリ金属また はアルカリ土類金属、 Mは遷移金属) 系の層状酸化物を用いることが好ましい。 電極の材料としては、 金、 銀、 銅等各種金属材料を用いればよい。 絶縁体の材 料にも特に制限はなく、 用途に応じ、 セラミック基板、 酸化物絶縁体等から適宜 選択するとよい。 難例)
以下に本発明の実施例につ L、て説明する。
(実施例 1 )
一般式 N a V02.5+dの層状ブロンズ構造物質および N aの一部を他の元素で 置換した物質をセラミックス焼成プロセスにより合成した。 主構成成分として N a 2 C 03および V 2 O 5の原料粉を用 L \、添加元素の原料として L i 2 C 03、 C a 02を用いて任意組成に秤量 ·混合し、 890。Cで 3度仮焼きして粉砕した後べ レツ卜に成形し、 同じ温度で本焼成を実施した。 室温 60%の湿度中で熱電性能 の評価を行った結果を表 3にまとめた。 表 3

このように、 A元素を 2種以上で構成した AV02. 5+d物質において、 熱電性 能の向上がみられることが確認された。 2種以上で構成することにより、 イオン 半径や原子価数等の平均値を結晶構造に合わせて最適化できることが関係してい ると考えられるが、 それ以外の不確定な要素もぁリ詳細ははつきりしない。 この結果、 元素置換によリ A元素が 2種以上の元素の組み合わせで構成された 場合に性能の向上が確認され、 好ましい結果であった。 特に熱電変換電力因子 P が 2· 0以上を示す物質が得られる場合もあり、 好ましい。
(実施例 2)
一般式 L a2V03. 5+dの層状べロブスカイ卜構造物質および L aの一部を他 の元素で置換した物質をセラミックス焼成プロセスによリ合成した。 主構成成分 として L a203および V205の原料粉を用い、 添加元素の原料として S rO 2、 P r2O3、 C a O2を用いて任意組成に秤量-混合し、 920°Cで 3度仮焼きし て粉砕した後ペレツ卜に成形し、 同じ温度で本焼成を実施した。 室温 60%の湿 度中で熱電性能の評価を行った結果を表 4にまとめた。 表 4

同様に元素置換で A元素が 2種以上の元素の組み合わせで構成された場合に性 能の向上が確認され、 好ましい結果であった。 ここで A元素として希土類元素の Laを用いたが、 これ以外の他の希土類元素やアルカリ土類元素、 アルカリ元素 の場合にも性能に優れた熱電変換材料が構成できることは勿論である。
(実施例 3 )
層状ブロンズ構造の (Na0.9Ca0. ) 0. 5V02+dを、 スパッタリング法に よリサフアイァ基板上に薄膜として形成した。 バナジウムの量を化学量論比よリ 減らした N a: Ca: V=9 : 1 : 1 5の複合酸化物焼結体をターゲットとして 用い、 700°Cに加熱したサファイア c面基板に 1 0 %酸素含有のアルゴンスパ ッタガス雰囲気中で 500 nmの膜成長を実施した。 薄膜は c軸が基板に垂直に 立ってェピタキシャル成長していることが確認された。 室温での熱電性能を測定 したところ、 熱電変換電力因子 Pが 3. 3mW/K2mと大きい値を示し、 焼結 体の 2. 2mW/K2mを超える結果となった。 この理由として、 薄膜試料では 単結晶的にェピタキシャル成長していることと、 層状構造が基板に平行に成長し やすく良質な構造が容易にできやす t \ことが関係していると考えられる。
(実施例 4)
層状べロブスカイ卜構造の (S r 0. 8La0.2) 2V03 5+dを、 S rT i 03 (1 00) 面基板上にスパッタリング法により形成した。 S r : La: V = 8 : 2 : 5の複合酸化物焼結体ターゲットをアルゴン雰囲気中でスパッタリングを行 い、 7 5 0 °Cに加熱した基板上に 5 0 0 n mの薄膜成長を行った。 薄膜は c軸が 基板面に垂直に配向したェピタキシャル成長膜であることが確認された。 室温で の電気特性を測定したところ、 セラミックスでは Ί Ω c m以上の高い電気抵抗を 示すのに対し、ェピタキシャル薄膜試料では 5 ΓΠ Ω c mと良好な電気伝導を示し、 その結果熱電変換電力因子 Pが 3 · Ί mWZK amと優れた熱電材料となること が確認された。 ェピタキシャル薄膜は基板から応力を受けており、 その結果電気 抵抗が低下して優れた熱電特性を示すものと理解される。
なお本実施例ではスパッタリング法による薄膜作製について示したが、 レーザ 一アブレーション法ゃ反応性蒸着などの他の手法でも、 性能に優れた熱電変換材 料薄膜が得られること勿論である。 産業上の利用可能性
以上のように本発明によれば、 熱電変換特性に優れた材料を提供し、 電子冷却 ゃ熱電発電などの熱と電気とのエネルギー変換の応用を促進させるものであリ、 本発明の工業的価値は高い。

Claims

請求の範囲
1. 一般式 AxVOx+1.5+dで表される熱電変換材料。 ここで、 Aはアルカリ元素、 アル力リ土類元素、希土類元素の中から選ばれる少なくとも 1種であリ、 Xは 0. 2以上 2以下であリ、 dは酸素の不定比率であり— 1以上 1以下である。
2. Coを含まない、 請求項 1に記載の熱電変換材料。
3. A元素がアルカリ元素である、 請求項 Ίに記載の熱電変換材料。
4. A元素がアルカリ土類元素である、 請求項 Ίに記載の熱電変換材料。
5. A元素が希土類元素である、 請求項 1に記載の熱電変換材料。
6. A元素が、 アルカリ元素、 アルカリ土類元素、 希土類元素から選ばれる 2種 類以上の異なる元素から構成されている、 請求項 Ίに記載の熱電変換材料。
7. 前記熱電変換材料の少なくとも一部が層状ブロンズ結晶構造を有している、 請求項 Ίに記載の熱電変換材料。
8. 前記熱電変換材料の全部が層状ブロンズ結晶構造を有している、 請求項 1に 記載の熱電変換材料。
9.前記熱電変換材料の少なくとも一部がベロブスカイ卜結晶構造を有している、 請求項 1に記載の熱電変換材料。
1 0. 前記熱電変換材料の全部がぺロプスカイ卜結晶構造を有している、 請求項 1に記載の熱電変換材料。
1 1. 前記熱電変換材料の熱起電力が 9 Oi V/K以上である、 請求項 1に記載 の熱電変換材料。
1 2. 前記熱電変換材料の熱起電力が 1 30 zV/K以上である、 請求項 1に記 載の熱電変換材料。
1 3. 前記熱電変換材料の熱起電力が 1 40^V/K以上である、 請求項 1に記 載の熱電変換材料。
1 4. 前記熱電変換材料の熱電変換電力因子が 0. 5mWZK2m以上である、 請求項 1に記載の熱電変換材料。
1 5. 前記熱電変換材料の熱電変換電力因子が 0. 8mWZK2m以上である、 請求項 1に記載の熱電変換材料。
1 6. 前記熱電変換材料の熱電変換電力因子が 1 · OmWZKam以上である、 請求項 1に記載の熱電変換材料。
1 7. 前記熱電変換材料の熱電変換電力因子が 2· 0mWZK2m以上である、 請求項 1に記載の熱電変換材料。
1 8.前記熱電変換材料が単結晶薄膜からなる、請求項 1に記載の熱電変換材料。
1 9. 前記熱電変換材料の熱電変換電力因子が 3· OmWZKZm以上である、 請求項 1 8に記載の熱電変換材料。
20. 前記熱電変換材料の電気抵抗が 5 ιτιΩ cm以下である、 請求項 1 8に記載 の熱電変換材料。
21. 前記単結晶薄膜が基板上にェピタキシャル成長されて形成されている、 請 求項 1 8に記載の熱電変換材料。
2 2. 請求項 1に記載の熱電変換材料と、 前記熱電変換材料に接続された第 1電 極および第 2電極とを具備する熱電変換素子。
2 3 · 複数の n型熱電変換材料と複数の p型熱電変換材料とを具備し、

2 7. 熱電変換材料と、 前記熱電変換材料に接続された第 1電極および第 2電極 とを具備する熱電変換素子を用 t、、
前記第 1電極と前記第 2電極との間に電位差を与えることにより、 前記第 1電 極と前記第 2電極との間に温度差を生じさせ、 前記第 1電極および前記第 2電極 のいずれか一方を低温部とする冷却方法であつて、
前記熱電変換材料が、一般式 AxVOx+1.5+dで表される熱電変換材料(ここで、 Aはアル力リ元素、 アル力リ土類元素、 希土類元素の中から選ばれる少なくとも 1種であり、 Xは 0. 2以上 2以下であり、 dは酸素の不定比率であリー 1以上 1以下である) である、 冷却方法。 28.—般式 A xVOx+1.5+dで表される複合酸化物の熱電変換材料としての使用。 ここで、 Aはアルカリ元素、 アルカリ土類元素、希土類元素の中から選ばれ る少なくとも 1種であり、 Xは 0. 2以上 2以下であり、 dは酸素の不定比率 であリー 1以上 1以下である。 29. 熱電変換素子の製造における一般式 AxVOx + 1.5 + dで示される複合酸 化物の使用。
ここで、 Aはアルカリ元素、 アルカリ土類元素、 希土類元素の中から選ばれる 少なくとも 1種でぁリ、 Xは 0. 2以上 2以下であり、 dは酸素の不定比率であ リ— 1以上 1以下である。
