U L S I用の貴金属薄膜電極の製造方法 技術分野
本発明は、 0 1 八:^等の1;]^ S I用の薄膜電極を製造する方法に関 する。 詳しくは、 ステップカバレッジの良好な高品質の貴金属薄膜電 極を高効率且つ低コストで製造することができる方法に関する。 背景技術
近年の電子機器の小型化、 高性能化への要求に応えるべく、 これら に搭載される D R A M等いわゆる U L S Iの微小化、 高密度化が急速 に進んでいる。 このような U L S Iの微小化、 高密度化に際しては、 一般的には構造上の設計変更により対応されるものであるが、 近年で は構造的改良のみでは十分に対応できないため、 その材料の変更が検 討されており、 現在では構造的改良と材質変更の双方の観点からの改 良が試みられている。
白金、 ルテニウム、 イリジウム等の貴金属及びこれらの合金は、 科 学的特性のみならず電気的特性にも特徴があり、 高誘電材料又は強誘 電材料として上記 U L S Iの電極材料としての利用が期待されている 例えば白金は、 これら貴金属の中でも現在のところ試用例のある金属 であり、 今後の利用が期待されている。
従来、 薄膜電極の製造にあたっては、 スパッタリング法又は C V D 法 (化学気相蒸着法) が適用されることが多く、 貴金属薄膜電極につ いても同様であるが、 これら従来の薄膜形成技術を用いた電極作製に は次のような問題がある。
スパッタリング法は、 比較的高純度の薄膜を製造することができる という利点がある。 しかし、 スパッタリング法はステップカバレッジ (段差被覆能) に劣るという問題がある。 これは、 スパッタリング法 では夕一ゲットからはじき飛ばされる金属原子の運動が直線的である
からであり、 これは特に、 凹凸を有する基板に対しては陰部分の薄膜 形成は困難とするものである。 これに対し、 近年の U L S Iの電極構 造は上述のように構造的改良により、 トレンチ (溝) 構造、 スタック 構造といつた立体構造が採用されていることが多いことから、 スパッ 夕リング法は今後の U L S Iの電極製造に適用するのは困難であると 考えられる。
一方、 C V D法は、 ステップカバレッジはスパッタリング法に比べ て良好であるが、 薄膜純度の制御が困難であり薄膜中に微量の炭素の コン夕ミネーションが生じる場合がある。 この炭素のコンタミネーシ ョンは薄膜の比抵抗に影響を与えることから、 C V D法により製造さ れる薄膜電極にはその電気特性に問題が生じるおそれがある。
また、 C V D法で使用される原料ソース (プレカーサ一) には、 一 般に低融点で高い蒸気圧を有する有機金属化合物が使用されることが 多いが、 貴金属の有機化合物は高価である。 これは、 貴金属自体が高 価であることに加えて、 C V D法に適用可能な有機金属化合物の合成 が困難であることによる。 そして、 これに加えて C V D法における原 料利用率 (投入された原料ソース量に対して薄膜として消費された原 料ソースの量) は低く、 大半が廃棄物として処理されていることを併 せて考えると、 C V D法による薄膜の製造コストは比較的高価である という問題がある。 このことは、 U L S Iの量産に際しその製造コス 卜を上昇させることが懸念される。 以上を鑑みれば、 今後の U L S Iの小型化、 高密度化への要求及び その量産に対して応えるためには、 その薄膜電極作製技術について、 ステツプカバレツジに優れると共に、 より低コストで実施可能な技術 の確立が望まれるといえる。
本発明は以上のような背景の下になされたものであり、 ステツプカ バレッジに優れ、 低コス卜で貴金属薄膜電極を製造することのできる 方法を提供することを目的とする。
発明の開示
本発明者等は、 上記課題を解決すべく検討を行なった結果、 ステツ プカバレッジに優れる薄膜形成技術としてのめっき法に着目した。 め つき法は、 液体 (めっき液) と基板との相互作用及びめつき液の自己 触媒性により、 めっき液中の金属イオンを還元させて析出 ·堆積させ る湿式の薄膜形成技術であるが、 このような湿式法ならば微小なトレ ンチゃ複雑形状の物体にもめつき液が浸透し、 均一な薄膜形成が可能 であると考えられるからである。
そして、 本発明者は、 めっき法を薄膜電極作製に適用する場合にお いては、 無電解めつき法が適当であるとした。 本発明者が電解めつき 法を考慮しなかったのは、 電解めつき法によっても当然に貴金属を析 出させることは可能ではあるが、 貴金属の電解めつきは、 大量'の水素 ガスが発生することが多く、 この水素ガスが薄膜に浸入しボイ ドの原 因となり、 薄膜の形態を悪化させると共にその物性も悪化させ、 薄膜 電極の生産歩留まりを悪化させることが懸念されるからである。 そし て、 本発明者によれば、 この水素ガス発生による薄膜中のポイ ド形成 は、 本発明が目的とする立体構造の薄膜を形成する場合に顕著である と考えられたからである。 .
即ち、 本発明は、 少なくとも貴金属イオンと還元剤とを含んでなる 無電解貴金属めつき液とウェハーと接触させることにより、 貴金属を 析出させる U L S I用の薄膜電極の製造方法である。
ここで、 本発明は、 貴金属の薄膜電極を製造するものであるが、 本 発明は、 貴金属として特に、 白金、 イリジウム、 ルテニウムといった 貴金属及びこれらの貴金属合金の薄膜電極製造に好適である。そして、 これらの貴金厲薄膜を製造するための無電解めつき液としては、 白金 めっき液については、 ジニトロジァミン白金溶液、 テトラアンミン白 金水酸塩溶液、 へキサアミノ白金水酸塩溶液等を適用することができ る。 また、 イリジウムめっき液については硫酸イリジウム溶液、 ペン 夕アンミンアクアイリジウム塩酸等が適用される。 そして、 ルテニゥ
ムめっき液としては、 硫酸ルテニウム溶液、 テトラアンミンジアクア ルテニウムリン酸塩溶液が適用できる。 これらのめっき液の原料とな る貴金属塩は、 合成も比較的容易であり、 その価格は C V D法で使用 される有機金属化合物よりもかなり安価である。 従って、 これらのめ つき液を適用することにより貴金属薄膜電極を安価に製造することが できる。
また、 これらの無電解めつき液に添加される還元剤としては、 ヒド ラジン、 シユウ酸、 ギ酸、 次亜リン酸、 ジメチルァミンボロンハイ ド ライ ド等が添加される。これらの還元剤は、めっき液の種類に応じて、 また、 めっき液の安定性を害さない程度に添加される。
尚、 これらの無電解めつき液を用いた薄膜電極製造においては、 め つき進行中に液組成の分解が生じるのを抑制するため適宜に安定化剤 を添加しても良い。 この安定化剤としては、 有機硫黄化合物、 有機力 ルボン酸、 有機アミン化合物がある。 また、 本発明が対象とする薄膜 電極は n mオーダ一の極めて微小な範囲での膜厚制御が要求されるも のであることから、製造される薄膜のモホロジーを良好とするために、 レべリング剤 (平滑剤) を添加しても良い。 このレべリング剤として は、 イオン系、 非イオン系の界面活性剤が適用できる。
ここで、 めっき液をウェハ一に接触させる方法としては、 被めつき 物であるウェハーをめつき液が充填されためつき槽に浸漬する浸漬法 により行なうのが一般的である。 これに対し、 より効率的で高品質の 薄膜電極の作製を考慮すれば、 ウェハーを回転させながらこれにめつ き液を滴下して、 めっき液を接触させるのが好ましい。 ウェハーを回 転させることによりその表面に均一にめっき液が行き渡り均一な薄膜 を形成することができるからである。 また、 微細なトレンチや立体構 造を有するウェハーに対しても所望の箇所にめっき液を浸透させ確実 に薄膜を形成することができる。
また、 本発明における薄膜電極製造法においては、 ウェハー上の電 極作製を行なう篚所について、 触媒処理、 即ち、 予め電極とする貴金
属と同じ貴金属を触媒層として生成させておくのが好ましい。 この触 媒層の厚さは薄いもので良く、 数 nm程度で良い。 また、 触媒層の形 成方法は、スパッ夕リング法、 C VD法により形成するのが好ましい。 図面の簡単な説明
図 1は、 第 1実施形態で製造された白金薄膜電極の S EM像である。 図 2は、 第 7実施形態で使用した電極作製装置の概略図である。 発明を実施するための最良の形態
以下、 本発明の好適な実施形態を図面と共に説明する。
第 1実施形態 :本実施形態では、 予め卜レンチが刻まれた S iウェハ 一に無電解めっき処理を行なって白金電極を作製し、 その白金純度及 びステップカバレッジを確認することとした。幅 0. 5 m、深さ 1. 5 mのトレンチが刻まれたシリコンウェハーに、 スパッタリングに てチタンを 1 O nm蒸着した後、 触媒層として白金 5 nmをスパッタ リングで蒸着した。 そして、 このウェハーを下記に示す組成の無電解 白金めつきに浸漬して白金薄膜を製造した。めっき液への浸漬時間は、 1分 3 0秒とした。 テトラアンミン白金水酸塩 2 g/L (P t換算)

液温 6 OX: この結果、 析出速度 2 mZhで 5 0 nmの白金薄膜が得られ、 そ の純度は 9 9. 9 6 %であった。 また、 その厚さも均一で、 ステップ カバレッジは 1 0 0 %と極めて良好な値であることが確認された。 図 1は、 この際製造された白金薄膜電極の S EM像を示すものである。
図 1中の白色部分が白金を示すものであるが、 トレンチ内部壁面も白 金で被覆されており、 良好なステツプカバレツジを有することが確認 された。 第 2実施形態 :本実施形態では、 第 1実施形態と同様の S iウェハー を下記組成の無電解白金めつき液に浸潰して、 白金薄膜電極を製造し た。 S i ウェハ一の前処理は第 1実施形態と同様である。 また、 めつ き液への浸漬時間は、 1分 4 0秒とした。 ジニトロアンミン白金水酸塩 2 g/L (P t換算)

液温 6 0 °C この結果、析出速度 1. 8 mZhで 5 0 nmの白金薄膜が得られ、 その純度は 9 9. 9 7 %であった。 また、 その厚さも均一で、 ステツ プカバレツジは 1 0 0 %と極めて良好な値であることが確認された。 第 3実施形態 :本実施形態では、 第 1実施形態と同様の S iウェハー を下記組成の無電解ィリジゥムめっき液に浸漬して、 ィリジゥム薄膜 電極を製造した。 S iウェハーの前処理は第 1実施形態と同様である。 めっき液への浸漬時間は、 1 0分とした。 硫酸ィリジゥム 4 g/L ( I r換算)
硫酸 1 0 mL/L
シユウ酸 3 0 g/L
PH 1. 0以下
この結果、 析出速度 0. 3 m/hで 5 0 nmのイリジウム薄膜が 得られ、 その純度は 9 9. 9 6 %で、 その厚さも均一であった。 第 4実施形態 :本実施形態では、 第 1実施形態と同様の S iウェハー を下記組成の無電解ィリジゥムめっき液に浸漬して、 ィリジゥム薄膜 電極を製造した。 S iウェハーの前処理は第 1実施形態と同様である。 めっき液への浸漬時間は、 2分 3 0秒とした。 ペン夕アンミ リジゥム塩酸 3 g/L ( I r換算) アンモニア水 5 OmL/L
ヒドラジン一水和物 3 mL/L

液温 6 0 °C この結果、 析出速度 1 2 / mZhで 5 O nmのイリジウム薄膜が 得られ、 その純度は 9 9 9 6 %で、 その厚さも均一であった。 第 5実施形態:本実施形態では、 第 1実施形態と同様の S iウェハー を下記組成の無電解ルテニウムめっき液に浸漬して、 ルテニウム薄膜 電極を製造した。 S iウェハーの前処理は第 1実施形態と同様である。 めっき液への浸漬時間は、 3分 4 5秒とした。 テ卜ラアンミン 二ゥムリン酸塩 2 gZL (Ru換算) 2 8 %アンモニア水 5 OmL/L

この結果、 析出速度 1. 6 /xm/hで 5 0 nmのルテニウム薄膜が 得られ、 その純度は 9 9. 9 7 %で、 その厚さも均一であった。 第 6実施形態 :本実施形態では、 第 1実施形態と同様の S i ウェハー を下記組成の無電解ルテニウムめっき液に浸漬して、 ルテニウム薄膜 電極を製造した。 S iウェハーの前処理は第 1実施形態と同様である。 めっき液への浸漬時間は、 1 0分とした。 硫酸ルテニウム 2 g/L (R u換算)
硫酸 2 0 mL/L
ギ酸 5 0 mL/L
p H 1. 0以下
液温 8 0。C この結果、 析出速度 0. 5 mZhで 5 0 nmのルテニウム薄膜が 得られ、 その純度は 9 9. 9 7 %で、 その厚さも均一であった。 第 7実施形態 : 本実施形態では、 第 1実施形態で製造した無電解白金 めっき液を用いて、 図 2に示す薄膜電極製造装置 1を用いて、 白金薄 膜の製造を行なった。 図 2において、 調製タンク 2から導入させるめ つき液は、 ヒーター 3にて加熱され所定温度となった後フィルター 4 を通過してウェハー 5上に滴下される。 ウェハ一 5は、 回転板 (スピ ンコ一夕一) 6上に載置されて回転している。 そして、 滴下されため つき液はウェハー 5に付着しつつ拡散して白金を析出させる。 尚、 未 反応のめっき液及び反応後のめっき液は、 回収タンク 7で回収し、 調 整タンク 2に戻され再利用される。 また、 調製タンク 2では、 白金濃 度、 還元剤濃度。 pHを分析してこれらの値が適正値となるようにめ つき液の補充がなされる。
そして、 この薄膜電極製造装置 1において、 めっき液の滴下速度を 5 0 0mL/h、 スビンコ一ターの回転速度を 1 0 0 rpm、 めっき時 間 5分としてめつき処理を行なったところ、 第 1実施形態と同様にト レンチ内部にまで白金薄膜が生成しているのが確認された。 産業上の利用可能性
以上説明したように本発明によれば、 ステップカバレッジを良好な 状態で UL S I用の貴金属薄膜電極を効率的に製造することができる 特に、 本発明は、 今後立体構造の採用に伴う UL S Iの高密度化に対 応可能なものである。 また、 本発明は比較的安価な無電解めつき液を 基に白金を析出させて薄膜電極とする方法であるから、 薄膜の製造コ ストを低減化することができる。 従って、 本発明によれば、 今後の U L S Iの量産化による製造コストの低減という要求にも応えることが できる。
Claims
1 . 少なくとも貴金属イオンと還元剤とを含んでなる無電解貴金属め つき液とウェハーと接触させることにより、 貴金属を析出させる U L S I用の薄膜電極の製造方法。
2 . ウェハ一を回転させると共に、 該ウェハー上にめっき液を滴下し て貴金属を析出させる請求項 1記載の U L S I用の薄膜電極の製造方 法。
3 . ウェハー上の電極を製造する部位に、 電極と同一の金属からなる 触媒層を形成した後に、 貴金属を析出させる請求項 1又は請求項 2記 載の U L S I用の薄膜電極の製造方法。
4 . 貴金属は、 白金、 イリジウム、 ルテニウム及びこれらの合金であ る請求項 1〜請求項 3記載の U L S I用の薄膜電極の製造方法。
