目前的半導體封裝以及用於形成半導體封裝之方法是不足的,例如其係導致過多的成本、減低的可靠度、或是過大的封裝尺寸。習知及傳統的方式的進一步限制及缺點對於具有此項技術的技能者而言,透過此種方式與如同在本申請案的其餘部分中參考圖式所闡述的本揭露內容的比較將會變成是明顯的。
此揭露內容的各種特點係提供一種電子裝置以及一種製造一電子裝置之方法。作為非限制性的例子的是,此揭露內容的各種特點係提供各種製造電子裝置之方法、以及藉此所製造的電子裝置,其係利用一種膜輔助的模製製程。

本揭露內容的各種特點係提供一種製造電子裝置之方法,其係包含:製備一半導體晶粒,其係包含一焊墊(或是複數個焊墊);形成一銅柱,其電連接至該焊墊;在該銅柱的一上方部分堆疊及加壓一膜;在介於該半導體晶粒與該膜之間的一凹處中形成一囊封材料;以及形成圍繞該銅柱的該上方的部分之一導電球體。

圖1是展示根據本揭露內容的各種特點的一種製造電子裝置之範例的方法1000的流程圖。該範例的方法1000例如可以與在此論述的任何其它方法(例如,圖3的範例的方法3000、圖5的範例的方法5000…等等)共用任一個或是所有的特徵。圖2A-2J展示描繪根據本揭露內容的各種特點的範例的電子裝置以及製造一電子裝置之範例的方法的橫截面圖。在圖2A-2J中所展示的結構可以與在圖4A-4D、圖6A-6E…等等中所示的類似結構共用任一個或是所有的特徵。圖2A-2J例如可以描繪在圖1的範例的方法1000的各種階段(或區塊)的一範例的電子裝置。圖1及2A-2J現在將會一起來加以論述。應注意到的是,該範例的方法1000的範例區塊的順序可以變化,各種的區塊可被省略,且/或各種的區塊可以加入,而不脫離此揭露內容的範疇。
在區塊1010處,該範例的方法1000可以包括設置一電子構件以用於處理。區塊1010可包括用各種方式的任一種來設置該電子構件,其之非限制性的例子係在此加以提供。
該電子構件可包括各種特徵的任一種。例如,該電子構件可包括一主動構件(例如,一半導體電晶體、半導體積體電路、各種的二極體、光電裝置、電源…等等)、一被動構件(例如,一電阻器、電容器、電感器、各種的感測器或換能器…等等)、機電構件、其之組合、其等同物…等等。在各種的範例實施方式中,該電子構件亦可包括一中介體或基板、及/或只具有信號繞線及連接結構(例如,沒有主動或被動構件)的一中介體或基板。

該晶粒介電層可包括一或多層的各種介電材料的任一種,例如是無機介電材料(例如,Si

2、SiON、SiN、氧化物、氮化物、其等同物…等等)及/或有機介電材料(例如,一聚合物、聚醯亞胺(PI)、苯環丁烯(BCB)、聚苯並噁唑(PBO)、雙馬來醯亞胺三嗪(BT)、一模製材料、一苯酚樹脂、一環氧樹脂、其等同物…等等),但是本揭露內容的範疇並不限於此。
該晶粒介電層可以利用各種製程的任一種或是多種(例如,旋轉塗覆、噴霧塗覆、印刷、燒結、熱氧化、物理氣相沉積(PVD)、化學氣相沉積(CVD)、金屬有機化學氣相沉積(MOCVD)、原子層沉積(ALD)、低壓化學氣相沉積(LPCVD)、電漿輔助化學氣相沉積(PECVD)、電漿氣相沉積(PVD)、薄片疊層…等等)來加以形成,但是本揭露內容的範疇並不限於此。注意到的是,該晶粒介電層可以是、或者包括一原生介電材料(例如,一原生氧化層…等等)。
一展示區塊1010的各種特點的範例實施方式200A係被展示在圖2A。該範例實施方式200A(或是組件、子組件、封裝…等等)係包括一半導體晶粒110、一導電襯墊111、以及一晶粒介電層112。注意到的是,儘管只有單一導電襯墊111被展示,但是例如對於單一半導體晶粒及/或對於具有晶圓或面板形式的複數個半導體晶粒而言,應瞭解的是複數個此種導電襯墊111及/或在該晶粒介電層112中之個別的孔可以存在。
一般而言,區塊1010可包括設置一電子構件以用於處理。於是,此揭露內容的範疇不應該受限於任何特定類型的構件的特徵、或是設置及/或製備此種構件的任何特定的方式。

一展示區塊1020的各種特點的範例實施方式200B係被展示在圖2B。該範例實施方式200B(或是組件、子組件、封裝…等等)係包括一第一介電層120,其係被形成在該晶粒介電層112上(例如,直接在其上)、以及在該導電襯墊111的透過該晶粒介電層112藉由一於其中的孔而被露出之一外側的環上(例如,直接在其上)。該第一介電層120係包括一第一孔(或是開口)121,而該導電襯墊111的一中央區域係透過該第一孔121而被露出。該導電襯墊111的一中央區域係透過在該晶粒介電層112中的孔以及透過在該第一介電層120中的第一孔121而被露出;該導電襯墊111的一外側的環係透過在該晶粒介電層112中的孔而被露出,但是被該第一介電層120所覆蓋;並且該導電襯墊111的一最外側的週邊環係被該晶粒介電層112以及第一介電層120兩者所覆蓋。注意到的是,所謂範例的環並不需要是圓形的。例如,該外側的環以及最外側的週邊環可以是方形的、矩形的、卵形或橢圓形的、多邊形的…等等。

該導電層例如可以被直接形成在該導電襯墊上(例如,具有或是不具有一晶種層)、或是該導電層可被形成在該導電層之前先被形成於該導電襯墊上的介於中間的金屬的層上。該導電層例如可以包括一被形成在該第一介電層中的第一孔中的第一部分、以及一被形成在該第一介電層的頂表面上的第二部分。

一展示區塊1030的各種特點的範例實施方式200C係被展示在圖2C。該範例實施方式200C(或是組件、子組件、封裝…等等)係包括一導電層130,其係被形成在該第一介電層120上(例如,直接在其上)、以及在該導電襯墊111的一透過在該第一介電層120中的第一孔以及在該晶粒介電層112中的孔而被露出的中央區域上。在該範例實施方式200C中,該導電層130並未直接接觸該導電襯墊111的被該第一介電層120所覆蓋的外側的環,而且並未直接接觸該導電襯墊111的被該晶粒介電層112以及第一介電層120兩者所覆蓋的最外側的週邊環。

該導電柱350的橫向的側表面的一下方端部分以及一中間的部分係被露出(例如,未被該膜360所覆蓋),例如是被曝露到在一稍後的製程所形成的囊封材料。在該範例實施方式中,該導電柱350的橫向的側表面的大約一半或是至少一半係被露出。在另一範例的實施方式中(未顯示),該導電柱350的橫向的側表面的至少三分之一可被露出。該導電柱350的此被露出的部分例如可以對應於一在該膜360的底表面(例如,其之第三區域363)與該晶粒介電層112及導電層130的頂表面之間的空間(或間隙)。此空間(或間隙)例如可以利用一囊封材料來加以填入。
如同在圖6C中所示,該膜360的第二區域362的一部分係被直接垂直地設置在該導電柱350的一部分(例如,一頂端部分)與該半導體晶粒110、晶粒介電層112、以及導電層130之間。例如,該膜360可以底切該導電柱350的一頂端部分,但是此種底切不是必要的。
一般而言,區塊5060可包括施加一膜。於是,此揭露內容的範疇不應該受限於任何特定類型的膜的特徵、或是受限於施加一膜的任何特定的方式。
在區塊5070,該範例的方法5000可以包括形成一囊封層。區塊5070可包括用各種方式的任一種來形成該囊封層,其之非限制性的例子係在此加以提供。區塊5070例如可以與在此論述的圖1的範例的方法1000的區塊1070(例如,在無該第二介電層被形成在區塊1040以及在無該第一介電層被形成在區塊1020下)、及/或圖3的範例的方法3000的區塊3070(例如,在無該第一介電層被形成在區塊3020下)共用任一個或是所有的特徵。
區塊5070例如可以包括在該膜(例如,其係在區塊5060被施加)與該晶粒介電層以及該導電層(例如,其係在區塊5030被形成)之間的空間(或間隙)中形成該囊封層。然而,區塊5070可以不形成該囊封層來覆蓋被在區塊5060所施加的膜覆蓋的該導電柱的頂端面及/或該導電柱的橫向的側表面的上方的頂端部分。例如,該導電柱的頂端(例如,其係包含被該膜所覆蓋的頂端面及/或橫向的側表面的上方的部分)可以從該囊封層的頂表面向上延伸。
該囊封層可包括各種囊封或模製材料的任一種(例如,樹脂、環氧樹脂、聚矽氧烷樹脂、聚合物、聚合物複合材料(例如,具有填充物的環氧樹脂、具有填充物的環氧丙烯酸酯、或是具有一適當的填充物的聚合物)、其之組合、其等同物…等等,但是此揭露內容的範疇並不限於此。該囊封層例如可以包括在此論述的介電材料的任一種。注意到的是,該囊封層可包括一或多層的相同或是不同的囊封材料。
區塊5070例如可以包括用各種方式的任一種,例如是一種膜輔助的模製製程(例如,轉移模製、液體囊封材料模製、壓縮模製…等等)來形成該囊封層,但是此揭露內容的範疇並不限於此。如同在此論述的,區塊5070(或大致是在此論述的製程的任一個或是全部)可以在該半導體晶圓層級或面板層級、或是在個別的晶粒(或構件)層級加以執行。

例如,該範例的互連結構380係(例如,直接或間接)接觸該導電柱350。例如,如同在此論述的,該導電柱350的一上方部分可以從該囊封層370的頂表面突出。在該範例實施方式600E中,該導電柱350的從該囊封層370的頂表面突出的整個部分係被該互連結構380所圍繞。再者,該互連結構380例如可以接觸該囊封層370的頂表面的一在該導電柱350的周邊周圍的一區域中的部分。
該範例的互連結構380係具有一垂直的高度(或是上方端至下方端的距離)是等於或大於該導電柱350的一垂直的高度(或是上方端至下方端的距離)。在另一實施方式中,該互連結構380可以是短於該導電柱350。
該互連結構380的一部分(例如,在該導電柱350的橫向的側表面的上方端部分的周圍)係被直接垂直地設置在該導電柱350(例如,其之一上方的部分)與該半導體晶粒110之間。例如,該互連結構380的一部分係底切該導電柱350的頂端面。
