Description

混合的基板載具
本揭露案之實施例大致關於半導體基板處理系統。
積體電路生產在數年中已從200mm的基板或晶圓遷移至300mm。此舉允許在單一晶圓上建立高達2.5倍更多的晶片,且可使得晶片製造者降低生產現今的訊息時代應用所需更加強大半導體之成本。然而,發明人相信並非所有的半導體將永遠在300mm晶圓上生產。儘管晶片容量轉換至300mm的晶圓,發明人相信在不久的將來200mm的晶圓仍將不會消失。具體而言,發明人相信至少於不定期之將來可持續使用運作200mm晶圓的工廠以製成各種設備,例如專用記憶體、圖像感測器、顯示驅動器、微控制器、類比產品、及基於MEMS的設備。發明人更相信某些晶片製造者可能需要在300mm及200mm工具上分別運作300mm及200mm晶圓的混合的晶片生產。
因此,發明人已提供在基板處理系統中使用而用於多重尺寸的基板之基板載具之實施例。
此處提供混合的基板載具之實施例。在某些實施例中,基板載具包括:承載環,具有鄰接承載環之中心開口的內部壁架;及承載板,具有大於中心開口之直徑,且配置成放置在內部壁架上,其中承載板包括佈置於支撐表面下方的電極,以將基板靜電夾持至承載板的支撐表面。

以下說明本揭露案的其他及進一步實施例。
此處提供混合基板載具的實施例。本揭露案的實施例有益地使得200mm晶圓能夠以少量或無須硬體修改之方式運作,同時維持在300mm平台及處理腔室上的處理透明度及穩定的缺陷性能。此外,本揭露案的實施例有益地允許在現有可取得之300mm工具上增加200mm晶圓生產的容量,且毫不費力地切換回300mm晶圓生產之彈性。再者,混合基板載具可重複使用,且設計成避免晶圓級電弧。
混合橋接載具的實施例設計成靜電夾持200mm且在300mm平台中無縫傳送橫跨處理腔室。因此,不會招致從300mm切換成200mm晶圓之生產的停機時間。混合橋接載具的實施例為處理透明的,且在微電子設備生產中與大多數300mm多重腔室系統相容。再者,本揭露案的實施例有益地提供顯著的成本節省,且在使得300mm平台及處理腔室能夠生產200mm晶圓中最小化基板操縱轉換的生產計畫停機時間。舉例而言,混合橋接載具的實施例與300mm多重腔室系統相容,例如物理氣相沉積(PVD)腔室、化學氣相沉積(CVD)腔室、蝕刻腔室及類似者。

承載板進一步具有靜電夾持能力,用於極佳地結合晶圓及與下方基板支撐件熱傳輸的往來。舉例而言,承載板104包括電極,例如嵌入式電極,適合用於將基板靜電夾持至承載板104。如第4圖中所顯示之承載板的頂部視圖描繪,承載板104可包括電極402。在某些實施例中且如圖示,電極402可包含第一電極406及第二電極408。舉例而言,第一電極406及第二電極408可為半月形或半圓形電極。亦適合使用其他電極的配置。
靜電夾持能力有益地提供基板極佳地結合至承載板104,且增進固定於承載板104上之基板與基板載具上所佈置之基板支撐件之間的熱傳輸。電極402(或第一電極406及第二電極408)可充電或放電,以在充電/放電站(未顯示)分別從承載板104夾持或鬆脫基板。

Claims (20)

  1. 一種基板載具,包含: 一承載環,具有鄰接該承載環之一中心開口之一內部壁架;及一承載板,具有大於中心開口之一直徑,且配置成放置在該內部壁架上,其中該承載板包括佈置於一支撐表面下方的一電極,以將一基板靜電夾持至該承載板的該支撐表面。
  2. 如請求項1所述之基板載具,進一步包含: 一外部壁架,該外部壁架沿著該承載環之外部周圍邊緣佈置。
  3. 如請求項1所述之基板載具,進一步包含: 該承載環的一上部表面,由該內部壁架徑向向外佈置,其中該承載環的該上部表面抬升至該內部壁架的一上部表面上方。
  4. 如請求項3所述之基板載具,其中該上部表面實質上為平面的。
  5. 如請求項1所述之基板載具,其中該承載環以石英製成。
  6. 如請求項1所述之基板載具,其中該承載環及該承載板並未耦接在一起。
  7. 如請求項1所述之基板載具,其中該承載板以一高導熱材料製造。
  8. 如請求項7所述之基板載具,其中該高導熱材料為氮化鋁或碳化矽。
  9. 如請求項1至8任一項所述之基板載具,其中該承載環配置成藉由300mm基板操縱裝備來操縱,且該承載板配置成徑向向內支撐具有小於300mm之一直徑的一基板於該承載環的一上部表面。
  10. 如請求項9所述之基板載具,其中該承載板配置成支撐具有約200mm之一直徑的一基板。
  11. 如請求項1至8任一項所述之基板載具,其中該電極包含一第一電極及一第二電極。
  12. 如請求項11所述之基板載具,其中該第一電極及該第二電極為半月形或半圓形的電極。
  13. 如請求項1至8任一項所述之基板載具,其中該承載板的外部直徑小於一界面的內部直徑,該界面介於該承載環的一上部表面及該承載環的該內部壁架之間。
  14. 如請求項1至8任一項所述之基板載具,其中該承載環包括一下部表面,該下部表面平行於該承載環的該上部表面,使得該承載環為實質上平坦的。
  15. 如請求項14所述之基板載具,進一步包含:一外部壁架,該外部壁架沿著該承載環之外部周圍邊緣佈置,其中該下部表面從該外部直徑延伸至該承載環的該內部直徑,使得該外部壁架及該內部壁架藉由該承載環的一減少的厚度界定,且使得該外部壁架及該內部壁架之上部表面並非與該上部表面共面。
  16. 如請求項1至8任一項所述之基板載具,其中該承載板的一厚度小於該承載環的一厚度。
  17. 如請求項16所述之基板載具,其中該承載環的該厚度以實質上等於待支撐之一基板的一厚度的一量而大於該承載板的該厚度,使得該承載板及待支撐之該基板的一結合的厚度實質上等於該承載環的該厚度。
  18. 一種基板載具,包含: 一承載環,具有鄰接該承載環之一中心開口之一內部壁架、一外部壁架、及佈置於該內部壁架及該外部壁架之間的一實質上平面上部表面;及一承載板,具有大於中心開口之一直徑,且配置成放置在該內部壁架上,其中該承載板包括一電極,以將一基板靜電夾持至該承載板;其中當該承載板佈置於該內部壁架上時,該承載板的一下部表面及該承載環的一下部表面實質上為共面的;且其中該承載板具有小於該承載環之一厚度的一厚度。
  19. 如請求項18所述之基板載具,其中該承載板具有小於200mm之一直徑,且其中在該上部表面及該內部壁架之界面處的該承載環之一側壁沿著一直徑佈置,該直徑大於200mm。
  20. 一種基板載具,包含: 一承載環,具有鄰接該承載環之一中心開口之一內部壁架、一外部壁架、佈置於該內部壁架及該外部壁架之間的一實質上平面上部表面、及相對於該上部表面之一實質上平面下部表面,其中該內部壁架為階梯狀,且具有一內部部分,該內部部分具有小於該內部壁架之一外部部分的一厚度;及一承載板,具有大於中心開口之一直徑,且配置成放置在該內部壁架上,其中該承載板包括一下部部分,該下部部分具有小於該中心開口的一直徑及徑向延伸的突起,配置成放置在該承載環之該內部壁架的該內部部分上,使得該下部部分座落於該中心開口之中,且其中該承載板包括一電極,以將一基板靜電夾持至該承載板;其中當該承載板佈置於該內部壁架上時,該承載板的一下部表面及該承載環的一下部表面實質上為共面的;且其中該承載板具有小於該承載環之一厚度的一厚度。
