Abstract

설치 면적과 설비 비용을 대폭 삭감한 테스트ㆍ헤드 접속 장치를 장비한 반도체 시험 장치를 제공한다. 이 때문에, 레일(120)을 설치하고, 레일(120)위를 이동할 수 있도록 테스터(500)에 자유자재 차륜(161)을 설치한다. 테스터(500)는 본체(160)가 구조물의 기본 부분으로, 웨이퍼ㆍ프로버 장치(90)와 상대하는 방향에, 아암(12)을 본체(160)에 2개 돌출하는 형으로 설치한다. 테스트ㆍ헤드(22)는 2개의 아암(12)을 포함하고, 해당 장치를 상하로 이동시키는 아암(12)과 접속한 체인(130)을 설치하며, 아암(12)의 상하 이동을 위해 아암(12)과 반대측의 체인(130)의 선단에 추(140)을 접속하였다. 테스트ㆍ헤드(22)에 시험을 하는 종류의 퍼포먼스ㆍ보드(32)를 장착하고, 웨이퍼ㆍ프로버 장치(90)의 바로 위로 이동하여 접속과 설치를 행하는 테스트ㆍ헤드 접속 장치를 장비하여 구성한다.

Claims (3)

  1. 중량물인 테스트ㆍ헤드(22)에 퍼포먼스ㆍ보드(32)를 장착하여, 웨이퍼ㆍ프로버 장치(90)에 접근하여 접속과 설치를 하는 테스트ㆍ헤드 접속 장치와 일체화한 반도체 시험 장치에 있어서, 웨이퍼ㆍ프로버 장치(90)에 접근하는 적어도 하나의 레일(120)을 설치하고, 테스터(500)의 뼈대를 구성하고 있는 구조물인 본체(160)를 설치하여 테스터(500)를 레일(120) 위에 자유자재 차륜(161)을 부착하여 설치하고, 본체(160)에 테스트ㆍ헤드(22)에 포함되는 아암(12)을 설치하고, 상하로 이동하는 아암(12)을 유도하는 가이드ㆍ레일(121)을 본체(160)에 설치하고, 아암(12)을 상하로 이동시키는 체인(130)을 추(140)를 접속하여 설치하고, 테스트ㆍ헤드(22)와 테스터(500)을 전기적으로 접속하는 케이블(25)을 접속하여 설치하고, 상기의 구성을 구비하고 있는 것을 특징으로 하는 테스트ㆍ헤드 접속 장치를 장비한 반도체 시험 장치.
  2. 제1항에 있어서, 테스트ㆍ헤드(22)의 교체 부분에 복수의 탄성체(38)를 설치하고, 상기를 구비하고 있는 것을 특징으로 하는 테스트ㆍ헤드 접속 장치를 장비한 반도체 시험 장치.
  3. 제1항에 있어서, 핸들러 장치(91)에 있어서, 테스터(500)가 이동할 수 있는 레일(167,168)을 설치하고, 상기를 구비하고 있는 것을 특징으로 하는 테스트ㆍ헤드 집속 장치를 장비한 반도체 시험 장치.
