Claims (2)

  1. 반절연성기판(10)위에 이중이헝 접합구조로 제1클래드층(20), 활성층(30)과 제2클래드층(40)이 적층되고 제2클래드층(40)에 N-전극(50)이 형성된 것에 있어서, 제2클래드층(40)과 찰성풍(30)의 일부가 식각됨과 함께 식각으로 노출된 제1클래드층(20)에 P-전극(67)을 형성함을 특징으로 하는 표면방출형 발광다이오드.
  2. 제1항에 있어서, 이중이형 접합구조 대신에 단일이형 접합구조인 것을 특징으로하는 표면방출형 발광다이오드.
