Claims (2)

  1. 반도체 소자의 금속선에칭공정후의 이물질 제거방법에 있어서, 순수황산대 순수과산화수소의 부피비가 6대 4가 되는 혼합용액을 제거용액으로 사용하여 이물질을 제거하는 것이 특징인 금속선 에칭후의 이물질 제거방법.
  2. 제1항에 있어서, 상기 이물질 제거 공정후에 탈이온수의 강한 분사압을 이용하여 웨이퍼의 이물질 제거용액을 짧은 시간내에 제거하고, 통상적인 덤프 탈이온수 세턱을 하는 것이 특징인 금속선 에칭후의 이물질 제거방법.
