Claims (3)
- 반도쳬 장치의 제조공정에 있어서, 불화수소증기에 의하여 웨이퍼의 표면의 박막을 녹기 쉬운 반응물로 만든후 다음 스텝의 화학용액으로 제거시키는 것을 특징으로 하는 웨이퍼의 표면세척 방법.
- 외부와 차단을 위한 제1개폐수단을 갖고 웨이퍼(4)를 로딩시키기 위한 웨이퍼로딩부(7)와, 외부와 차단된 상태에서 로딩된 상기 웨이퍼(4)를 불화수소증기(11)로 세척시키기 위한 불화수소증기세척부(12)와, 외부와 차단을 위한 제2개폐수단을 갖고 세척된 상기 웨이퍼(4)를 언로딩시키기 위한 웨이퍼 언로딩부(14)로 구성된 웨이퍼 표면 세척장치.
- 제2항에 있어서, 상기 불화수소증기세척부(13)는 상기 웨이퍼(4)를 지지함과 동시에 불화수소증기(11)를 통과시키기 위한 구멍난 깔판(10)과, 웨이퍼(4)의 로딩 및 언로딩시키기 위한 입출구(8,9)를 구비한 것을 특징으로 하는 웨이퍼 표면세척장치.※ 참고사항 : 최초출원 내용에 의하여 공개하는 것임.
