Claims (9)

  1. 광원과 그 광을 마스크에 조사하는 수단과, 상기 마스크의 광이 조사된 부분 패턴을 기판위에 결상하는 1개 또는 복수의 1 : 1 정립투영광학계와, 상기 1개 또는 복수의 1 : 1 정립투영광학계를 주사운동시키는 제1주사 수단과, 상기 마스크 및 기판의 상호간의 상대위치를 바꾸지 않은 상태에서 상기 마스크 및 기판을 주사운동시키는 제2주사수단으로 이루어진 주사형 투영노광 장치.
  2. 제1항에 있어서, 마스크로의 광조사수단이, 1개 또는 복수의 1 : 1 정립투명광학계의 광축부근에 스포트조명하도록 구성된 주사형 투영노광장치.
  3. 제2항에 있어서, 마스크로의 광조사수단이, 집광수단과 그 집광위치에 입사단부가 면하고, 사출단부가 1개 또는 복수로 분기한 광파이버 다발과, 상기 각 사출단부로부터 나온광을 상기 마스크위에 집광하는 1개 또는 복수의 스포트 조명광하계로 이루어진 주사형 투영노광장치.
  4. 제1항 또는 제1항 또는 제3항에 있어서, 제1의 주사수단이, 회전운동게로 이루어진 주사형투영노광장치.
  5. 제1항 또는 제1항 또는 제3항에 있어서, 제1의 주사수단이, 직선운동계로 이루어진 주사형투영노광장치.
  6. 제4항 또는 제 5항에 있어서, 제2의 주사수단이, 회전운동계로 이루어진 주사형 투영노광장치.
  7. 제4항 또는 제5항에 있어서, 상기 제2의 주사수단이, 직선운동계로 이루어진 주사형 투영노광장치.
  8. 광원과 그 광의 집광 광학계와, 그 집광위치에 입사단부가 면하고, 사출단부가 1개 또는 복수로 분기하여, 1개의 원주상에 배열된 광파이버 다발과, 상기 각 사출단부로부터 나온 광을 마스크위에 집광하는 원주상에 배열된 1개 또는 복수의 스포트조명광학게와 ,상기 광파이버 다발과 스포트 조명광학계를 일체적으로 회전시키는 회전구동 장치와, 상기 마스크를 통과한 광을 기판 위에 조사하는 투영광학계와, 상기 마스크 및 기판상호간의 상대위치를 바꾸지 않은 상태에서 상기 마스크 밑 기판을 주사운동시키는 주사수단으로 이루어진 주사형 투영노광장치.
  9. 제8항에 있어서, 투영광학계를 사다리꼴미러, 오목면경 및 블록면경으로 구성한 주사형 투영노광장치.
